半導体装置
本発明の一態様は、半導体装置および電子機器に関する。
なお、本発明の一態様は、上記の技術分野に限定されない。本明細書等で開示する本発明の一態様の技術分野としては、半導体装置、表示装置、発光装置、蓄電装置、記憶装置、電子機器、照明装置、入力装置、入出力装置、それらの駆動方法、又はそれらの製造方法、を一例として挙げることができる。
本明細書等において、半導体装置とは、半導体特性を利用した装置であり、半導体素子(トランジスタ、ダイオード、フォトダイオード等)を含む回路、同回路を有する装置等をいう。また、半導体特性を利用することで機能しうる装置全般をいう。例えば、集積回路、集積回路を備えたチップ、パッケージにチップを収納した電子部品は半導体装置の一例である。また、記憶装置、表示装置、発光装置、照明装置および電子機器等は、それ自体が半導体装置であり、かつ、半導体装置を有している場合がある。
近年、表示装置は高解像度の画像を表示するために高精細化が求められている。また、スマートフォン、タブレット型端末、またはノート型PC(パーソナルコンピュータ)などの情報端末機器の表示は、高精細化に加えて、低消費電力化が求められている。さらに、タッチパネルとしての機能、または認証のために指紋を撮像する機能など、画像を表示するだけでなく、様々な機能が付加された表示装置が求められている。
表示装置としては、例えば、発光素子を有する発光装置が開発されている。エレクトロルミネッセンス(Electroluminescence、以下ELと記す)現象を利用した発光素子(EL素子とも記す)は、薄型軽量化が容易である、入力信号に対し高速に応答可能である、直流定電圧電源を用いて駆動可能である等の特徴を有し、表示装置に応用されている。例えば、特許文献1に、タッチパネルとしての機能を有し、有機EL素子が適用された表示装置が開示されている。
また、特許文献2に、マイクロLED(Light Emitting Diode)を有する表示パネルの例が開示されている。

第1の基板上で発光ダイオード(以下、LEDとも呼ぶ)を作製した後、ピックアップして、第2の基板に実装する。また、受光素子もピックアップして、発光ダイオードが実装された第2の基板に実装し、受光素子を囲むように複数の発光ダイオードを配置し、発光領域の隙間に受光領域を有する表示装置を実現する。
発光ダイオードを作製する場合、半導体基板またはサファイア基板を用いる。半導体基板(単結晶シリコン基板、炭化シリコン基板)またはサファイア基板を初期成長基板として、基板上に公知の方法によって発光ダイオードが製造される。
また、フルカラー表示のため、赤色、青色、緑色のそれぞれの発光色を得るためにはそれぞれの基板を用意する。その場合、第1の基板は赤色の発光ダイオードを複数製造し、第2の基板は青色の発光ダイオードを複数製造し、第3の基板は緑色の発光ダイオードを複数製造する。この場合には、一つずつピックアップしてそれぞれ実装する。或いは、ある程度の集合、例えば3種類の発光ダイオードを1セットとして仮接着テープで固定し、その後、実装する。
また、青色の発光ダイオードを用い、色変換層を用いることで、3つの青色の発光ダイオードのうち、2つの青色の発光ダイオードから発光を赤色または緑色とすることでフルカラー表示を実現してもよい。この方法を用いる場合には3つの青色の発光ダイオードを1セットとしてピックアップし、実装することができる。
本明細書で開示する構成は、基板上に、複数の第1の端子電極及び複数の第2の端子電極を有し、第1の端子電極上に発光ダイオードと、第2の端子電極上に光電変換層を有する受光素子と、を有し、発光ダイオードは第1の電極及び第2の電極を有し、第1の電極は、第1の端子電極上に重なり、第1の端子電極は、発光ダイオードの駆動回路と電気的に接続され、第2の端子電極は、受光素子の駆動回路と電気的に接続される半導体装置である。
上記構成において、発光ダイオードまたは受光素子の実装の際には、基板に設けられている端子電極と、ダイオードチップの電極とを位置合わせして、ボンディングまたは圧着などを行い、接続層にて電気的に接続させる。ワイヤ素材としてCuまたはAuを用いたワイヤボンディングを用いることもできる。なお、接続層は、半田、または金属ナノ粒子(Cu、Ag、Ni、Sn、Znなど)、または異方性導電フィルムを用いることができる。異方性導電フィルム(ACF)は、熱硬化性のエポキシ樹脂の中に導電性粒子を分散させた樹脂材料である。
上記構成において、基板はガラス基板または石英基板またはプラスチック基板または半導体基板である。
また、受光素子としては、単結晶半導体基板にn型またはp型のドーパントを添加した領域を光電変換層に有するフォトダイオード、非晶質半導体膜(代表的にはアモルファスシリコン膜)を光電変換層に有するフォトダイオード、微結晶半導体膜を光電変換層に有するフォトダイオード、多結晶半導体膜(代表的にはポリシリコン膜)を光電変換層に有するフォトダイオード、または有機化合物を光電変換層に有する有機フォトダイオードを用いることができる。
また、予め半導体基板にフォトダイオードを形成し、その半導体基板に発光ダイオードを実装する構成としてもよく、その構成は、半導体基板の第1の領域に重なる第1の発光ダイオードと、半導体基板の第2の領域に重なる第2の発光ダイオードと、半導体基板の第3の領域に重なる第3の発光ダイオードと、を有し、半導体基板は、第1の領域、第2の領域、または第3の領域のいずれか一または複数と隣接する第4の領域とを有し、半導体基板の第4の領域は、光電変換層を有し、受光素子として機能する半導体装置である。
上記構成において、第1の領域上に第1の電極、及び第2の電極を有し、第1の発光ダイオードは、第1の電極または第2の電極と一方の端子が接続された発光ダイオードチップである。
上述した半導体装置は、複数の発光素子の間に受光素子を有する、言い換えると、複数の発光領域の隙間に受光領域を有する構成となる。従って、表示領域において、表示と受光の両方が行えるため、様々な応用製品に用いることができる。例えば、携帯情報端末、ウェアラブル端末、車載製品などが挙げられる。具体的には、赤外線センサ(IRセンサ)により認証することのできる表示画面を有する携帯情報端末、LiDAR(Light Detection and Ranging)などの車載製品である。なお、LiDARは垂直共振器面発光レーザと、近赤外線を受光できるCMOS(Complementary Metal Oxide Semiconductor)イメージセンサを有する。
複数の発光素子の間に受光素子を有する、新規な表示装置を提供することができる。

以下では、本発明の実施の形態について図面を用いて詳細に説明する。ただし、本発明は以下の説明に限定されず、その形態および詳細を様々に変更し得ることは、当業者であれば容易に理解される。また、本発明は以下に示す実施の形態の記載内容に限定して解釈されるものではない。
また、本明細書等において、XとYとが接続されていると記載されている場合は、XとYとが電気的に接続されている場合と、XとYとが機能的に接続されている場合と、XとYとが直接接続されている場合とが、本明細書等に開示されているものとする。したがって、所定の接続関係、例えば、図または文章に示された接続関係に限定されず、図または文章に示された接続関係以外のものも、図または文章に開示されているものとする。X、Yは、対象物(例えば、装置、素子、回路、配線、電極、端子、導電膜、層など)であるとする。
XとYとが電気的に接続されている場合の一例としては、XとYとの電気的な接続を可能とする素子(例えば、スイッチ、トランジスタ、容量素子、インダクタ、抵抗素子、ダイオード、表示デバイス、発光デバイス、負荷など)が、XとYとの間に1個以上接続されることが可能である。なお、スイッチは、オン状態とオフ状態が制御される。つまり、スイッチは、導通状態(オン状態)、または、非導通状態(オフ状態)になり、電流を流すか流さないかを制御する機能を有している。
XとYとが機能的に接続されている場合の一例としては、XとYとの機能的な接続を可能とする回路(例えば、論理回路(インバータ、NAND回路、NOR回路など)、信号変換回路(デジタルアナログ変換回路、アナログデジタル変換回路、ガンマ補正回路など)、電位レベル変換回路(電源回路(昇圧回路、降圧回路など)、信号の電位レベルを変えるレベルシフタ回路など)、電圧源、電流源、切り替え回路、増幅回路(信号振幅または電流量などを大きく出来る回路、オペアンプ、差動増幅回路、ソースフォロワ回路、バッファ回路など)、信号生成回路、記憶回路、制御回路など)が、XとYとの間に1個以上接続されることが可能である。なお、一例として、XとYとの間に別の回路を挟んでいても、Xから出力された信号がYへ伝達される場合は、XとYとは機能的に接続されているものとする。
なお、XとYとが電気的に接続されている、と明示的に記載する場合は、XとYとが電気的に接続されている場合(つまり、XとYとの間に別の素子または別の回路を挟んで接続されている場合)と、XとYとが直接接続されている場合(つまり、XとYとの間に別の素子または別の回路を挟まずに接続されている場合)とを含むものとする。
また、例えば、「XとYとトランジスタのソース(または第1の端子など)とドレイン(または第2の端子など)とは、互いに電気的に接続されており、X、トランジスタのソース(または第1の端子など)、トランジスタのドレイン(または第2の端子など)、Yの順序で電気的に接続されている」と表現することができる。または、「トランジスタのソース(または第1の端子など)は、Xと電気的に接続され、トランジスタのドレイン(または第2の端子など)はYと電気的に接続され、X、トランジスタのソース(または第1の端子など)、トランジスタのドレイン(または第2の端子など)、Yは、この順序で電気的に接続されている」と表現することができる。または、「Xは、トランジスタのソース(または第1の端子など)とドレイン(または第2の端子など)とを介して、Yと電気的に接続され、X、トランジスタのソース(または第1の端子など)、トランジスタのドレイン(または第2の端子など)、Yは、この接続順序で設けられている」と表現することができる。これらの例と同様な表現方法を用いて、回路構成における接続の順序について規定することにより、トランジスタのソース(または第1の端子など)と、ドレイン(または第2の端子など)とを、区別して、技術的範囲を決定することができる。なお、これらの表現方法は、一例であり、これらの表現方法に限定されない。ここで、X、Yは、対象物(例えば、装置、素子、回路、配線、電極、端子、導電膜、層、など)であるとする。
なお、回路図上は独立している構成要素同士が電気的に接続しているように図示されている場合であっても、1つの構成要素が、複数の構成要素の機能を併せ持っている場合もある。例えば配線の一部が電極としても機能する場合は、一の導電膜が、配線の機能、および電極の機能の両方の構成要素の機能を併せ持っている。したがって、本明細書における電気的に接続とは、このような、一の導電膜が、複数の構成要素の機能を併せ持っている場合も、その範疇に含める。
また、本明細書等において、「容量素子」とは、例えば、0Fよりも高い静電容量の値を有する回路素子、0Fよりも高い静電容量の値を有する配線の領域、寄生容量、トランジスタのゲート容量などとすることができる。そのため、本明細書等において、「容量素子」は、1対の電極と、当該電極の間に含まれている誘電体と、を含む回路素子だけでなく、配線と配線との間に生じる寄生容量、トランジスタのソースまたはドレインの一方とゲートとの間に生じるゲート容量などを含むものとする。また、「容量素子」「寄生容量」「ゲート容量」などという用語は、「容量」などの用語に言い換えることができ、逆に、「容量」という用語は、「容量素子」「寄生容量」「ゲート容量」などの用語に言い換えることができる。また、「容量」の「1対の電極」という用語は、「一対の導電体」「一対の導電領域」「一対の領域」などに言い換えることができる。なお、静電容量の値としては、例えば、0.05fF以上10pF以下とすることができる。また、例えば、1pF以上10μF以下としてもよい。
また、本明細書等において、トランジスタは、ゲート、ソース、およびドレインと呼ばれる3つの端子を有する。ゲートは、トランジスタの導通状態を制御する制御端子である。ソースまたはドレインとして機能する二つの端子は、トランジスタの入出力端子である。二つの入出力端子は、トランジスタの導電型(nチャネル型、pチャネル型)およびトランジスタの3つの端子に与えられる電位の高低によって、一方がソースとなり他方がドレインとなる。このため、本明細書等においては、ソースおよびドレインの用語は、言い換えることができるものとする。また、本明細書等では、トランジスタの接続関係を説明する際、「ソースまたはドレインの一方」(または第1電極、または第1端子)、「ソースまたはドレインの他方」(または第2電極、または第2端子)という表記を用いる。なお、トランジスタの構造によっては、上述した3つの端子に加えて、バックゲートを有する場合がある。この場合、本明細書等において、トランジスタのゲートまたはバックゲートの一方を第1ゲートと呼称し、トランジスタのゲートまたはバックゲートの他方を第2ゲートと呼称することがある。更に、同じトランジスタにおいて、「ゲート」と「バックゲート」の用語は互いに入れ換えることができる場合がある。また、トランジスタが、3以上のゲートを有する場合は、本明細書等においては、それぞれのゲートを第1ゲート、第2ゲート、第3ゲートなどと呼称することがある。
また、本明細書等において、「ノード」は、回路構成、デバイス構造等に応じて、端子、配線、電極、導電層、導電体、不純物領域等と言い換えることが可能である。また、端子、配線等を「ノード」と言い換えることが可能である。
また、本明細書等において、「第1」、「第2」、「第3」という序数詞は、構成要素の混同を避けるために付したものである。従って、構成要素の数を限定するものではない。また、構成要素の順序を限定するものではない。例えば、本明細書などの実施の形態の一において「第1」に言及された構成要素が、他の実施の形態、あるいは特許請求の範囲などにおいて「第2」に言及された構成要素とすることもありうる。また例えば、本明細書等の実施の形態の一において「第1」に言及された構成要素を、他の実施の形態、あるいは特許請求の範囲などにおいて省略することもありうる。
また、本明細書等において、「上に」、「下に」、「上方に」、または「下方に」などの配置を示す語句は、構成要素同士の位置関係を、図面を参照して説明するために、便宜上用いている場合がある。また、構成要素同士の位置関係は、各構成を描写する方向に応じて適宜変化するものである。従って、明細書等で説明した語句に限定されず、状況に応じて適切に言い換えることができる。例えば、「導電体の上面に位置する絶縁体」の表現では、示している図面の向きを180度回転することによって、「導電体の下面に位置する絶縁体」と言い換えることができる。
また、「上」および「下」の用語は、構成要素の位置関係が直上または直下で、かつ、直接接していることを限定するものではない。例えば、「絶縁層A上の電極B」の表現であれば、絶縁層Aの上に電極Bが直接接して形成されている必要はなく、絶縁層Aと電極Bとの間に他の構成要素を含むものを除外しない。
また、本明細書等において、「重なる」などの用語は、構成要素の積層順などの状態を限定するものではない。例えば、「絶縁層Aに重なる電極B」の表現であれば、絶縁層Aの上に電極Bが形成されている状態に限らず、絶縁層Aの下に電極Bが形成されている状態または絶縁層Aの右側(もしくは左側)に電極Bが形成されている状態などを除外しない。
また、本明細書等において、「隣接」および「近接」の用語は、構成要素が直接接していることを限定するものではない。例えば、「絶縁層Aに隣接する電極B」の表現であれば、絶縁層Aと電極Bが直接接して形成されている必要はなく、絶縁層Aと電極Bの間に他の構成要素を含むものを除外しない。

また、本明細書等において「電極」「配線」「端子」などの用語は、これらの構成要素を機能的に限定するものではない。例えば、「電極」は「配線」の一部として用いられることがあり、その逆もまた同様である。さらに、「電極」または「配線」の用語は、複数の「電極」または「配線」が一体となって形成されている場合なども含む。また、例えば、「端子」は「配線」または「電極」の一部として用いられることがあり、その逆もまた同様である。更に、「端子」の用語は、複数の「電極」「配線」「端子」などが一体となって形成されている場合なども含む。そのため、例えば、「電極」は「配線」または「端子」の一部とすることができ、また、例えば、「端子」は「配線」または「電極」の一部とすることができる。また、「電極」「配線」「端子」などの用語は、場合によって、「領域」などの用語に置き換える場合がある。

本明細書において、「平行」とは、二つの直線が−10°以上10°以下の角度で配置されている状態をいう。したがって、−5°以上5°以下の場合も含まれる。また、「略平行」または「概略平行」とは、二つの直線が−30°以上30°以下の角度で配置されている状態をいう。また、「垂直」とは、二つの直線が80°以上100°以下の角度で配置されている状態をいう。したがって、85°以上95°以下の場合も含まれる。また、「略垂直」または「概略垂直」とは、二つの直線が60°以上120°以下の角度で配置されている状態をいう。

本明細書等において、複数の要素に同じ符号を用いる場合、特に、それらを区別する必要があるときには、符号に“A”、“b”、“_1”、“[n]”、“[m,n]”などの識別用の符号を付記して記載する場合がある。
(実施の形態1)
本実施の形態では、ガラス基板201上に画素回路または駆動回路を形成し、端子電極を複数形成する。形成された複数の端子電極に発光素子及び受光素子を実装して表示装置を作製する。
発光素子は、サファイア基板に形成された発光ダイオードを用いる。予め、サファイア基板を初期成長基板として、基板上に公知の方法によって所望のサイズの発光ダイオードが複数製造される。発光ダイオードの発光色によって、発光層の材料が異なるため、発光色と同じ数のサファイア基板を用意する。
本実施の形態では、図1A1に示す赤色の発光ダイオードの基板901と、図1A2に示す緑色の発光ダイオードの基板902と、図1A3に示す青色の発光ダイオードの基板903とを用意する。それぞれの基板には矩形状の平面形状の少なくともその一辺が0.1mm未満のチップサイズのマイクロLED、或いは、矩形状の平面形状の少なくともその一辺が0.1mm以上のチップサイズであるミニLEDが縦方向、横方向に連続して配置されている。
また、単結晶シリコンウエハ904に形成された受光素子を用意する。なお、図1A4は受光素子が設けられた基板の斜視図である。
まず、ガラス基板201上に受光素子212をマトリクス状に配置された端子電極上に実装し、その後、発光ダイオードを一つずつ実装する。なお、図1Bは、実装途中の斜視図を示しており、受光素子212が実装されたガラス基板201に対して、赤色の発光ダイオード11R、緑色の発光ダイオード11G、青色の発光ダイオード11Bをそれぞれ一つずつ実装する段階を示している。
図1Bでは副画素として、赤色の発光ダイオード11R、緑色の発光ダイオード11G、青色の発光ダイオード11Bの3つが一つの画素として設けられることでフルカラー表示を可能とし、さらに加えて受光素子212が設けられている。なお、副画素の配置位置、発光領域の大きさに関しては図1Bの例に特に限定されず、設計者が適宜設定すればよい。
また、副画素として、青色波長帯(ピーク波長400nm以上500nm以下)の励起光を放出する発光ダイオード11Bのみを用い、色変換層(蛍光体層ともよぶ)と組み合わせてフルカラー表示を実現することもできる。
また、副画素として、紫外光(ピーク波長200nm以上400nm未満)の発光ダイオードのみを用い、色変換層及び着色層と組み合わせてフルカラー表示を実現することもできる。色変換層(または着色層)は蛍光色素(顔料または染料)を含有する樹脂層である。
ガラス基板201上に形成する画素回路または駆動回路は薄膜トランジスタを用いて構成すればよく、薄膜トランジスタの半導体層の材料としては、非晶質半導体膜、多結晶半導体膜、または酸化物半導体膜を用いることができる。多結晶半導体膜としては多結晶シリコン膜(ポリシリコン膜とも呼ぶ)を用いることができ、酸化物半導体膜としてはIGZO膜を用いることができる。また、ガラス基板201上に多結晶半導体膜を用いた第1の薄膜トランジスタと、酸化物半導体膜を用いた第2の薄膜トランジスタを組み合わせて、画素回路または駆動回路を構成することもできる。
発光ダイオード及び受光素子を実装した後は、保護基板を配置する。保護基板としては、発光ダイオードからの光を透過する材料及び受光素子への受光を遮断しない材料を用いることが好ましく、例えば、石英基板、ガラス基板、またはフィルムを用いる。
こうして作製された表示パネル200の断面模式図を図2Aに示す。
[表示装置の構成例1]
〔構成例1−1〕
図2Aに示すように、表示パネル200は、ガラス基板201上には画素回路または駆動回路を含む機能層203が設けられ、その上に発光ダイオード及び受光素子が設けられ、保護基板202が設けられる。機能層203は、スイッチ、トランジスタ、容量、配線、及び端子電極203aを有し、端子電極203aは、発光ダイオードの電極11aと電気的に接続する。端子電極と発光ダイオード及び受光素子の電極との接続に半田または導電性微粒子を含む接続層を用いてもよい。
保護基板202とガラス基板201との間の隙間には、樹脂などを充填してもよいし、乾燥気体を充填してもよい。保護基板202とガラス基板201との間隔を保持するギャップ材を配置してもよいし、保護基板202とガラス基板201の周縁部をシール材で固定してもよい。
表示パネル200は、マトリクス状に配置された複数の画素を有する。1つの画素は、1つ以上の副画素を有する。1つの副画素は、1つの発光ダイオードを有する。例えば、画素には、副画素を3つ有する構成(R、G、Bの3色、または、黄色(Y)、シアン(C)、及びマゼンタ(M)の3色など)、または、副画素を4つ有する構成(R、G、B、白色(W)の4色、または、R、G、B、Yの4色など)を適用できる。さらに、画素は、受光素子212を有する。受光素子212は、全ての画素に設けられていてもよく、一部の画素に設けられていてもよい。また、1つの画素が複数の受光素子212を有していてもよい。
図2Aには、保護基板202の表面に指220が触れる様子を示している。発光ダイオード11Gが発する光の一部は、保護基板202と指220との接触部で反射される。そして、反射光の一部が、受光素子212に入射されることにより、指220が保護基板202に接触したことを検出することができる。すなわち、表示パネル200はタッチパネルとして機能することができる。
ここで、図2B乃至図2Dに、表示パネル200に適用可能な画素の一例を示す。
図2B、及び図2Cに示す画素は、それぞれ赤色(R)の発光ダイオード11R、緑色(G)の発光ダイオード11G、青色(B)の発光ダイオード11Bと、受光素子212を有する。
図2Bは、2×2のマトリクス状に、3つの発光ダイオードと1つの受光素子が配置されている例である。図2Cは、3つの発光ダイオードが一列に配列し、その下側に、横長の1つの受光素子212が配置されている例である。
図2Dに示す画素は、白色(W)の発光ダイオード11Wを有する例である。白色(W)の発光ダイオード11Wは、青色の発光ダイオードを用い、黄色蛍光体を光らせることで白色発光させる。ここでは、4種の発光ダイオードが一列に配置され、その下側に受光素子212が配置されている。
なお、画素の構成は上記に限られず、様々な配置方法を採用することができる。
〔構成例1−2〕
以下では、可視光を呈する発光ダイオードと、赤外光を呈する発光ダイオードと、受光素子と、を備える表示パネル200Aの構成の例について説明する。
図2Eに示す表示パネル200Aは、図2Aで例示した構成に加えて、発光ダイオード11IRを有する。発光ダイオード11IRは、赤外光IRを発する発光ダイオードである。またこのとき、受光素子212には、少なくとも発光ダイオード11IRが発する赤外光IRを受光することのできる素子を用いることが好ましい。
図2Eに示すように、保護基板202に指220が触れると、発光ダイオード11IRから発せられた赤外光IRが指220により反射され、当該反射光の一部が受光素子212に入射されることにより、指220の位置情報を取得することができる。
図2F乃至図2Hに、表示パネル200Aに適用可能な画素の一例を示す。
図2Fは、3つの発光ダイオードが一列に配列し、その下側に、発光ダイオード11IRと、受光素子212とが横に並んで配置されている例である。また、図2Gは、発光ダイオード11IRを含む4種の発光ダイオードが一列に配列し、その下側に、受光素子212が配置されている例である。
また、図2Hは、発光ダイオード11IRを中心にして、四方に3種の発光ダイオードと、受光素子212が配置されている例である。
なお、図2F乃至図2Hに示す画素において、発光ダイオード同士、及び発光ダイオードと受光素子とは、それぞれの位置を交換可能である。
〔構成例1−3〕
以下では、青色光を発する発光ダイオードと、赤外光を発する発光ダイオードと、赤外光を受光する受光素子と、を備える表示パネル200Bの構成の例について説明する。
図3Aに示す表示パネル200Bは、発光ダイオード11Bと重なる色変換層202Rを有する。また、発光ダイオード11Bと重なる色変換層202Gを有する。実装する際には、同じ発光ダイオード11Bを複数実装するため、まとめて実装することもできる。
〔構成例1−4〕
以下では、紫外光を発する発光ダイオードと、紫外光を受光する受光素子と、を備える表示パネル200Cの構成の例について説明する。
図3Bに示す表示パネル200Cは、発光ダイオード11UVのみを用いてフルカラー表示が可能であり、且つ、紫外線を受光することができる。発光ダイオード11UVは、紫外光UVを発する発光ダイオードである。
図3Bに示す表示パネル200Cは、発光ダイオード11UVと重なる色変換層202rを有する。また、発光ダイオード11UVと重なる色変換層202bを有する。また、発光ダイオード11UVと重なる色変換層202gを有する。実装する際には、同じ発光ダイオード11UVを複数実装するため、まとめて実装することもできる。
〔構成例1−5〕
図3Cには、ペンタイル配列が適用された4つの画素を示しており、隣接する2つの画素は組み合わせの異なる2色の光を呈する発光ダイオードを有する。なお、図3Cでは、発光ダイオードの上面形状を示している。
図3Cに示す左上の画素と右下の画素は、発光ダイオード11Rと発光ダイオード11Gを有する。また右上の画素と左下の画素は、発光ダイオード11Gと発光ダイオード11Bを有する。すなわち、図3Cに示す例では、各画素に発光ダイオード11Gが設けられている。それぞれの発光ダイオードは副画素を構成し、発光ダイオード11Rと発光ダイオード11Gの組み合わせの画素と、発光ダイオード11Gと発光ダイオード11Bの組み合わせの画素の2種類を用いて配列している。
発光ダイオードの上面形状は特に限定されず、円、楕円、多角形、角の丸い多角形等とすることができる。図3Cでは、発光ダイオードの上面形状として、略45度傾いた正方形(ひし形)である例を示している。なお、各色の発光ダイオードの上面形状は、互いに異なっていてもよく、一部または全ての色で同じであってもよい。
また、各色の発光ダイオードの発光領域のサイズは、互いに異なっていてもよく、一部または全ての色で同じであってもよい。例えば図3Cにおいて、各画素に設けられる発光ダイオード11Gの発光領域の面積を他の素子の発光領域よりも小さくしてもよい。
図3Dは、図3Cに示す画素配列の変形例である。図3Dに示す左上の画素と右下の画素は、発光ダイオード11Rと発光ダイオード11Gを有する。また右上の画素と左下の画素は、発光ダイオード11Rと発光ダイオード11Bを有する。すなわち、図3Dに示す例では、各画素に発光ダイオード11Rが設けられている。それぞれの発光ダイオードは副画素を構成し、発光ダイオード11Rと発光ダイオード11Gの組み合わせの画素と、発光ダイオード11Rと発光ダイオード11Bの組み合わせの画素の2種類を用いて配列している。
また、図3C及び図3Dでは、受光素子を図示していないが、発光ダイオードの間であれば特に限定されず、例えば、隣り合う2つの副画素間に一つ配置する構成とすればよい。
以上のように、本実施の形態の表示パネルを有する表示装置には、様々な配列の画素を適用することができる。
本実施の形態は、少なくともその一部を本明細書中に記載する他の実施の形態と適宜組み合わせて実施することができる。
(実施の形態2)
表示装置は、3種類の発光ダイオード11R、11G、11Bと、受光デバイスを有する。また、光源となる近赤外光を発する発光ダイオード11IRを有していてもよい。受光デバイスは、可視光または近赤外光の光源が発し、対象物で反射された光を感知する機能を有する。近赤外光の光源を用いる場合は、実質的に視感度がないため、第1、第2、及び第3の発光デバイスからの光を表示部から高輝度で発しても表示の視認に影響を与えない。
図4Aは、表示パネル200における受光素子212及び駆動回路のブロック図を示している。また、図4Bは、表示パネル200における発光ダイオード及び駆動回路のブロック図を示している。それぞれ独立して受光素子212と発光ダイオードを駆動させるため、それぞれ駆動回路が必要であり、わかりやすくするためそれぞれ分けて図4A及び図4Bに図示しているが、実際には、図2Aに示す機能層203または外付けの駆動ICで構成する。なお、図2Aの表示パネル200と対応する部分には、図4A及び図4Bにおいても同じ符号を用いて説明することとする。
図4Aにおいて、表示パネル200は、画素アレイ17、受光素子212、第1駆動回路部13、第2駆動回路部14、読み出し回路部15、配線131、配線132、配線133および制御回路部16を備える。受光素子212と重ねて、複数のマイクロレンズを含むマイクロレンズアレイを備える構成としてもよい。また、受光素子212は、発光ダイオードと重ならないように、列方向および行方向に実装する。なお、図4Aにおいて、端子OUTは出力端子を示している。
受光素子212としては、例えば、pn型またはpin型のフォトダイオードを用いることができる。結晶性のシリコン(単結晶シリコン、多結晶シリコン、微結晶シリコンなど)を用いたフォトダイオードチップを受光デバイスに用いることもできる。受光デバイスには、入射する光を検出し電荷を発生させる光電変換素子を用いることができる。受光デバイスでは、入射する光量に基づき、発生する電荷量が決まる。
受光素子212としては、有機化合物を光電変換層に有する有機フォトダイオードを用いることもできる。有機フォトダイオードは、薄型化、軽量化および大面積化が容易である。また、形状およびデザインの自由度が高いため、様々な表示装置に適用できる。
図4Bにおいて、表示パネル200は、画素アレイ17、3種類の発光ダイオード11R、11G、11B、第1駆動回路部231、及び第2駆動回路部232を備える。なお、図4Bにおいては受光素子212の実装位置を点線で示し、一つの画素10において、3つの副画素、即ち、3種類の発光ダイオード11R、11G、11Bの実装位置との位置関係を示している。また、表示パネル200は、一つの画素10において、3つの表示画素と一つの撮像画素を有しているとも言える。
なお、本明細書では、一つの「画素」の中で独立した動作が行われる最小単位を便宜的に「副画素」と定義して説明を行うが、「画素」を「領域」と置き換え、「副画素」を「画素」と置き換えてもよい。
3種類の発光ダイオード11R、11G、11Bとしては、マイクロLEDなどのLEDを用いる。マイクロLEDは矩形状の平面形状の少なくともその一辺が0.1mm未満のチップサイズを有している。また、矩形状の平面形状の少なくともその一辺が0.1mm以上のチップサイズであるミニLEDを用いてもよい。
受光素子212は、緑色の発光ダイオード11Gが発し、対象物で反射された光を感知する機能を有する。受光素子212は、近赤外光に感度を有する受光デバイスとしてもよい。また、画素10に赤外光を発する発光ダイオードをさらに設けてもよい。
受光素子212による撮像のための駆動回路は、表示を行う駆動回路とは独立して設ける。具体的には、撮像のための駆動回路を図5A及び図5Bに示す。また、表示を行う駆動回路を図6A、図6B、図6C及び図6Dに示す。
<撮像画素の回路構成例>
図5Aは、受光素子212の回路構成例を説明する回路図である。受光素子212を含む駆動回路は、トランジスタ102と、トランジスタ103と、トランジスタ104と、トランジスタ105と、キャパシタ108を備える。なお、キャパシタ108を設けない構成としてもよい。また、トランジスタのばらつき補正回路を設けてもよく、トランジスタのばらつきを外部補正してもよい。
受光素子212の一方の電極(カソード)は、トランジスタ102のソースまたはドレインの一方と電気的に接続される。トランジスタ102のソースまたはドレインの他方は、トランジスタ103のソースまたはドレインの一方と電気的に接続される。トランジスタ103のソースまたはドレインの一方は、キャパシタ108の一方の電極と電気的に接続される。キャパシタ108の一方の電極は、トランジスタ104のゲートと電気的に接続される。トランジスタ104のソースまたはドレインの一方は、トランジスタ105のソースまたはドレインの一方と電気的に接続される。
ここで、トランジスタ102のソースまたはドレインの他方、キャパシタ108の一方の電極、トランジスタ104のゲートを接続する配線をノードFDとする。ノードFDは電荷検出部として機能させることができる。
受光素子212の他方の電極(アノード)は、配線121と電気的に接続される。トランジスタ102のゲートは、配線127と電気的に接続される。トランジスタ103のソースまたはドレインの他方は、配線122と電気的に接続される。トランジスタ104のソースまたはドレインの他方は、配線123に電気的に接続される。トランジスタ103のゲートは、配線126と電気的に接続される。トランジスタ105のゲートは、配線128と電気的に接続される。キャパシタ108の他方の電極は、例えばGND配線などの基準電位線と電気的に接続される。トランジスタ105のソースまたはドレインの他方は、配線352と電気的に接続される。
配線127、配線126、配線128は、各トランジスタのオン状態オフ状態を制御する信号線としての機能を備える。配線352は出力線としての機能を備える。
配線121、配線122、配線123は、電源線としての機能を備える。図5Aに示す構成では受光素子212のカソード側がトランジスタ102と電気的に接続する構成であり、ノードFDを高電位にリセットして動作させる構成である。よって、配線122は高電位(配線121よりも高い電位)とする。
なお、図5Aでは、受光素子212のカソードがノードFDと電気的に接続する構成を示したが、受光素子212のアノード側がトランジスタ102のソースまたはドレインの一方と電気的に接続する構成としてもよい。この場合は、ノードFDを低電位にリセットして動作させる構成であるため、配線122は低電位(配線121よりも低い電位)とすればよい。
トランジスタ102は、ノードFDの電位を制御する機能を備える。トランジスタ102を「転送トランジスタ」ともいう。トランジスタ103は、ノードFDの電位をリセットする機能を備える。トランジスタ103を「リセットトランジスタ」ともいう。トランジスタ104はソースフォロア回路として機能し、ノードFDの電位を画像データとして配線352に出力することができる。トランジスタ105は画像データを出力する画素を選択する機能を備える。トランジスタ104を「増幅トランジスタ」ともいう。トランジスタ105を「選択トランジスタ」ともいう。
また、図5Bに示すように、受光素子212とトランジスタ102を一組として、複数組の受光素子212とトランジスタ102をノードFDと接続してもよい。図5Bに示す回路構成によれば、受光素子212の1つ当たりの占有面積を低減することができる。よって、受光素子212の実装密度を高めることができる。
図5Bでは、1組目の受光素子212とトランジスタ102を、受光素子212_1、トランジスタ102_1と示している。トランジスタ102_1のゲートは配線127_1と電気的に接続される。また、2組目の受光素子212とトランジスタ102を、受光素子212_2、トランジスタ102_2と示している。トランジスタ102_2のゲートは配線127_2と電気的に接続される。また、k組目(kは1以上の整数)の受光素子212とトランジスタ102を、受光素子212_k、トランジスタ102_kと示している。トランジスタ102_kのゲートは配線127_kと電気的に接続される。
<表示画素の回路構成例1>
図6Aは、1つの画素10のうち、副画素の回路構成例を示す図である。本実施の形態では、赤色の発光をする副画素を例に説明する。副画素は、表示画素回路431および発光ダイオード11Rを有する。他の副画素は青色の発光をする副画素と、緑色の発光をする副画素であり、3種の発光ダイオードを1つの画素10とし、m行n列に配設されて表示領域を構成する。m、nは、ともに1以上の整数である。
表示画素回路431は、トランジスタ436と、容量素子433と、トランジスタ251と、トランジスタ434と、を有する。また、表示画素回路431は、発光ダイオード11Rと電気的に接続されている。
トランジスタ436のソース電極およびドレイン電極の一方は、データ信号(「ビデオ信号」ともいう。)が与えられる配線(以下、信号線DL_nという)に電気的に接続される。さらに、トランジスタ436のゲート電極は、ゲート信号が与えられる配線(以下、走査線GL_mという)に電気的に接続される。信号線DL_nと走査線GL_mはそれぞれ(図4Bにおける)配線237と配線236に相当する。
トランジスタ436は、データ信号のノード435への書き込みを制御する機能を有する。
容量素子433の一対の電極の一方は、ノード435に電気的に接続され、他方は、ノード437に電気的に接続される。また、トランジスタ436のソース電極およびドレイン電極の他方は、ノード435に電気的に接続される。
容量素子433は、ノード435に書き込まれたデータを保持する保持容量としての機能を有する。
トランジスタ251のソース電極およびドレイン電極の一方は、電位供給線VL_aに電気的に接続され、他方はノード437に電気的に接続される。さらに、トランジスタ251のゲート電極は、ノード435に電気的に接続される。
トランジスタ434のソース電極およびドレイン電極の一方は、電位供給線V0に電気的に接続され、他方はノード437に電気的に接続される。さらに、トランジスタ434のゲート電極は、走査線GL_mに電気的に接続される。
発光ダイオード11Rのアノードまたはカソードの一方は、電位供給線VL_bに電気的に接続され、他方は、ノード437に電気的に接続される。
なお、電源電位としては、例えば相対的に高電位側の電位または低電位側の電位を用いることができる。高電位側の電源電位を高電源電位(「VDD」ともいう)といい、低電位側の電源電位を低電源電位(「VSS」ともいう)という。また、接地電位を高電源電位または低電源電位として用いることもできる。例えば高電源電位が接地電位の場合には、低電源電位は接地電位より低い電位であり、低電源電位が接地電位の場合には、高電源電位は接地電位より高い電位である。
例えば、電位供給線VL_aまたは電位供給線VL_bの一方には、高電源電位VDDが与えられ、他方には、低電源電位VSSが与えられる。
表示画素回路431を有する表示装置では、周辺駆動回路に含まれる回路によって各行の表示画素回路431を順次選択し、トランジスタ436、およびトランジスタ434をオン状態にしてデータ信号をノード435に書き込む。
ノード435にデータが書き込まれた表示画素回路431は、トランジスタ436、およびトランジスタ434がオフ状態になることで保持状態になる。さらに、ノード435に書き込まれたデータの電位に応じてトランジスタ251のソース電極とドレイン電極の間に流れる電流量が制御され、発光ダイオード11Rは、流れる電流量に応じた輝度で赤色に発光する。これを行毎に順次行うことにより、赤色の画像を表示できる。さらに、発光ダイオード11B、及び発光ダイオード11Gも同様にそれぞれ駆動させることでフルカラーの画像を表示できる。
また、トランジスタのばらつき補正回路を設けてもよく、トランジスタのばらつきを外部補正してもよい。
<表示画素の回路構成例2>
図6Bに、図6Aに示した表示画素の回路構成の変形例を示す。図6Bに示す回路構成は、トランジスタ436のゲート電極が第1走査信号が与えられる線(以下、走査線GL1_mという)に電気的に接続されている。また、トランジスタ434のゲート電極が第2走査信号が与えられる線(以下、走査線GL2_mという)に電気的に接続されている。
また、図6Bに示す回路構成は、図6Aに示す回路構成に加えてトランジスタ438を有する。トランジスタ438のソース電極およびドレイン電極の一方は、電位供給線V0に電気的に接続され、他方はノード435に電気的に接続される。さらに、トランジスタ438のゲート電極は第3走査信号が与えられる線(以下、走査線GL3_mという)に電気的に接続されている。
走査線GL1_mは図4Bに示す配線236に相当する。図4Bでは走査線GL2_mおよび走査線GL3_mのそれぞれに対応する配線を図示していないが、走査線GL2_mおよび走査線GL3_mは第1駆動回路部231と電気的に接続される。
例えば、発光ダイオード11Rを黒表示にしたい場合に、トランジスタ434とトランジスタ438の双方をオン状態にする。すると、トランジスタ251のソース電極とゲート電極の電位が等しくなる。よって、トランジスタ251のゲート電圧が0Vになり、発光ダイオード11Rに流れる電流を遮断できる。
また、表示画素回路431を構成するトランジスタの一部または全部を、バックゲートを有するトランジスタで構成してもよい。図6Bに示す回路構成では、トランジスタとしてバックゲートを有するトランジスタを用いている。例えば、トランジスタ434、トランジスタ436、およびトランジスタ438のそれぞれは、ゲートとバックゲートが電気的に接続する例を示している。また、図6Bに示すトランジスタ251では、バックゲートがノード437と電気的に接続する例を示している。
また、トランジスタのばらつき補正回路を設けてもよく、トランジスタのばらつきを外部補正してもよい。
<表示画素の回路構成例3>
図6Cに、図6Aに示した表示画素の回路構成の変形例を示す。図6Cに示す回路構成は、図6Aに示した回路構成からトランジスタ434および電位供給線V0を除いた構成を有する。その他の構成については、図6Aに示す回路構成の説明を参酌すれば理解できる。よって、説明の繰り返しを低減するため、図6Cに示す回路構成の詳細な説明は省略する。
また、前述した通り、表示画素回路431を構成するトランジスタの一部または全部を、バックゲートを有するトランジスタで構成してもよい。例えば、図6Dに示すように、トランジスタ436にバックゲートを有するトランジスタを用いて、バックゲートとゲートを電気的に接続してもよい。また、図6Dに示すトランジスタ251のように、バックゲートとトランジスタのソースまたはドレインの一方を電気的に接続してもよい。
なお、発光ダイオード11R、11G、11Bのコモン配線と、受光素子212のコモン配線を共通として配線数を低減する構成としてもよい。
また、受光素子212を用いて、指紋、掌紋、または虹彩などの撮像データを取得することができる。つまり、表示装置に生体認証機能を付加させることができる。なお、対象物を表示装置に接触させて撮像データの取得を行ってもよい。
また、受光素子212を用いて、ユーザの表情、目の動き、または瞳孔径の変化などの撮像データを取得することができる。当該画像データを解析することで、ユーザの心身の情報を取得することができる。当該情報をもとに表示装置が出力する表示および音声の一方または双方を変化させるなど、ユーザの心身の状態に合わせた動作を行うことができる。これらの動作は、例えば、VR(Virtual Reality)向け機器、AR(Augmented Reality)向け機器、またはMR(Mixed Reality)向け機器に有効である。
また、トランジスタのばらつき補正回路を設けてもよく、トランジスタのばらつきを外部補正してもよい。
(実施の形態3)
本実施の形態では、発光ダイオードの構成について以下に説明する。個別に切り出した発光ダイオードチップはLEDチップ51と呼ぶ場合がある。
発光ダイオードの構成は特に限定されず、MIS(Metal Insulator Semiconductor)接合でもよく、PN接合又はPIN接合を有するホモ構造、ヘテロ構造又はダブルヘテロ構造などを用いることができる。また、超格子構造、量子効果を生ずる薄膜を積層した単一量子井戸構造又は多重量子井戸(MQW:Multi Quantum Well)構造であってもよい。また、ナノコラムを用いたLEDチップを用いてもよい。
LEDチップの例を、図7A及び図7Bに示す。図7AはLEDチップ51の断面図、図7BはLEDチップ51の上面図を示している。LEDチップ51は、半導体層81等を有する。半導体層81は、n型半導体層75と、n型半導体層75上の発光層77と、発光層77上のp型半導体層79とを有する。p型半導体層79の材料としては、発光層77よりバンドギャップエネルギーが大きく、発光層77へのキャリアの閉じ込めができる材料を用いることができる。また、LEDチップ51は、n型半導体層75上にカソードとして機能する電極85と、p型半導体層79上にコンタクト電極として機能する電極83と、電極83上にアノードとして機能する電極87とが設けられる。また、電極83の上面及び側面が絶縁層89で覆われていることが好ましい。絶縁層89は、LEDチップ51の保護膜として機能する。
半導体層81の拡大図の例を、図7Cに示す。図7Cに示すように、n型半導体層75は、基板71側のn型コンタクト層75aと発光層77側のn型クラッド層75bとを有してもよい。p型半導体層79は、発光層77側のp型クラッド層79aとp型クラッド層79a上のp型コンタクト層79bとを有してもよい。
発光層77は、障壁層77aと井戸層77bとが複数回に渡って積層された多重量子井戸(MQW)構造を用いることができる。障壁層77aは、井戸層77bよりバンドギャップエネルギーが大きい材料を用いることが好ましい。このような構成とすることで、エネルギーを井戸層77bに閉じ込めることができ、量子効率が向上し、LEDチップ51の発光効率を向上させることができる。
フェイスアップ型のLEDチップ51において電極83は光を透過する材料を用いることができ、例えば、ITO(In−SnO)、AZO(Al−ZnO)、In−Zn酸化物(In−ZnO)、GZO(GeO−ZnO)、ICO(In−CeO)等の酸化物を用いることができる。フェイスアップ型のLEDチップ51では、光が主に電極87側に射出される。フェイスダウン型のLEDチップ51において電極83は光を反射する材料を用いることができ、例えば、銀、アルミニウム、ロジウムなどの金属を用いることができる。フェイスダウン型のLEDチップ51では、光が主に基板71側に射出される。
基板71としては、サファイア単結晶(Al)、スピネル単結晶(MgAl)、ZnO単結晶、LiAlO単結晶、LiGaO単結晶、MgO単結晶等の酸化物単結晶、Si単結晶、SiC単結晶、GaAs単結晶、AlN単結晶、GaN単結晶、ZrB等のホウ化物単結晶等を用いることができる。フェイスダウン型のLEDチップ51において基板71は光を透過する材料を用いることが好ましく、例えば、光を透過するサファイア単結晶などを用いることができる。
基板71とn型半導体層75との間にバッファ層(図示せず)を設けてもよい。バッファ層は、基板71とn型半導体層75との格子定数の違いを緩和する機能を有する。
発光ダイオードチップとして用いることができるLEDチップ51は、図7Aに示すような電極85及び電極87が同じ面側に配置される水平構造が好ましい。LEDチップ51の電極85及び電極87が同じ面側に設けられることにより、端子電極との接続が容易となり、端子電極の構造を簡易にすることができる。さらに、発光ダイオードチップとして用いることができるLEDチップ51は、フェイスダウン型が好ましい。フェイスダウン型のLEDチップ51を用いることにより、LEDチップ51から射出される光が効率良く表示装置の表示面側に射出され、輝度が高い表示装置とすることができる。LEDチップ51として、市販のLEDチップを用いてもよい。
白色発光を得る場合には、色変換層を用いる。色変換層が有する蛍光体としては、蛍光体が表面に印刷または塗装された有機樹脂層、蛍光体が混合された有機樹脂層などを用いることができる。色変換層は、LEDチップ51が射出する光により励起され、LEDチップ51の発光色の補色の光を射出する材料を用いることができる。このような構成とすることにより、発光ダイオードチップが射出する光と蛍光体が発する光が合わさり、色変換層から白色光を射出できる。
例えば、青色光を射出するLEDチップ51と、青色の補色である黄色光を射出する蛍光体とを用いることにより、色変換層から白色光が射出される構成とすることができる。青色光の射出が可能なLEDチップ51としては、13族窒化物系化合物半導体からなるダイオードが代表的であり、一例としてはInAlGa1−x−yN(xは0以上1以下、yは0以上1以下、x+yは0以上1以下)の式で表されるGaN系を有するダイオードがある。青色光で励起され、黄色光を射出する蛍光体の代表例としては、YAl12:Ce(YAG:Ce)、(Ba,Sr,Mg)SiO:Eu,Mn等がある。
例えば、青緑色光を射出するLEDチップ51と、青緑色の補色である赤色光を射出する蛍光体とを用い、色変換層から白色光が射出される構成とすることができる。
色変換層は、複数種類の蛍光体を有してもよく、該蛍光体がそれぞれ異なる色の光を射出する構成とすることもできる。例えば、青色光を射出するLEDチップ51と、赤色光を射出する蛍光体、緑色光を射出する蛍光体とを用いて、色変換層から白色光が射出される構成とすることができる。青色光で励起され、赤色光を射出する蛍光体の代表例としては、(Ca,Sr)S:Eu、SrSiAlON13:Eu等がある。青色光で励起され、緑色光を射出する蛍光体の代表例としては、SrGa:Eu、SrSi13Al21:Eu等がある。
また、近紫外光または紫色光を射出するLEDチップ51と、赤色光を射出する蛍光体、緑色光を射出する蛍光体及び青色光を射出する蛍光体とを用いて、色変換層から白色光が射出される構成とすることができる。近紫外光または紫色光で励起され、赤色光を射出する蛍光体の代表例としては、(Ca,Sr)S:Eu、SrSiAlON13:Eu、LaS:Eu等がある。近紫外光または紫色光で励起され、緑色光を射出する蛍光体の代表例としては、SrGa:Eu、SrSi13Al21:Eu等がある。近紫外光または紫色光で励起され、青色光を射出する蛍光体の代表例としては、Sr10(POCl:Eu、(Sr,Ba,Ca)10(POCl:Eu等がある。
なお、近紫外光は発光スペクトルにおいて、波長が200nm乃至380nmに最大ピークを有する。また、紫色光は発光スペクトルにおいて、波長が380nm乃至430nmに最大ピークを有する。また、青色光は発光スペクトルにおいて、波長が430nm乃至490nmに最大ピークを有する。また、緑色光は発光スペクトルにおいて、波長が490nm乃至550nmに最大ピークを有する。また、黄色光は発光スペクトルにおいて、波長が550nm乃至590nmに最大ピークを有する。また、赤色光は発光スペクトルにおいて、波長が640nm乃至770nmに最大ピークを有する。
色変換層が黄色光を射出する蛍光体を有し、青色光を射出するLEDチップ51を用いる場合、LEDチップ51が射出する光は発光スペクトルにおいて、波長が330nm乃至500nmに最大ピークを有することが好ましく、波長が430nm乃至490nmに最大ピークを有することがさらに好ましく、波長が450nm乃至480nmに最大ピークを有することがさらに好ましい。これにより、蛍光体を効率よく励起できる。また、LEDチップ51が射出する光が発光スペクトルにおいて、430nm乃至490nmに最大ピークを有することにより、励起光である青色光と蛍光体からの黄色光とを混色させて白色光とすることができる。更に、LEDチップ51が射出する光が450nm乃至480nmに最大ピークを有することにより、純度の高い白色とすることができる。
以上が、LEDチップ51の構成例についての説明である。
本実施の形態は、少なくともその一部を本明細書中に記載する他の実施の形態と適宜組み合わせて実施できる。
(実施の形態4)
本実施の形態1では、矩形のサファイア基板を用いる例を示したが、本実施の形態では、単結晶シリコン基板を用いる例を示す。単結晶シリコン基板を用いる場合、発光ダイオードの駆動回路(例えばデマルチプレクサ回路またはデジタルアナログ変換回路)を形成することもでき、さらにはセンサの駆動回路も形成することもできる。
図8A1に単結晶シリコン基板71Rの斜視図を示す。赤色用のLEDチップは、単結晶シリコン基板71Rに、n型半導体層、発光層及びp型半導体層等を有する半導体層、カソードとして機能する電極及びアノードとして機能する電極が形成される。
単結晶シリコン基板71Rには複数の赤色用のLEDチップが形成され、単結晶シリコン基板71RをLEDチップ区画に沿って分離することにより、複数の赤色用のLEDチップを作製できる。
図8A2に単結晶シリコン基板71Gの斜視図を示す。緑色用のLEDチップは、単結晶シリコン基板71Gに、n型半導体層、発光層及びp型半導体層等を有する半導体層、カソードとして機能する電極及びアノードとして機能する電極が形成される。
単結晶シリコン基板71Gには複数の緑色用のLEDチップが形成され、単結晶シリコン基板71GをLEDチップ区画に沿って分離することにより、複数の緑色用のLEDチップを作製できる。
図8A3に単結晶シリコン基板71Bの斜視図を示す。青色用のLEDチップは、単結晶シリコン基板71Bに、n型半導体層、発光層及びp型半導体層等を有する半導体層、カソードとして機能する電極及びアノードとして機能する電極が形成される。
単結晶シリコン基板71Bには複数の青色用のLEDチップが形成され、単結晶シリコン基板71BをLEDチップ区画に沿って分離することにより、複数の青色用のLEDチップを作製できる。
また、単結晶シリコン基板71Sには、CMOSイメージセンサを形成する。CMOSイメージセンサは公知の技術を用いて作製することができる。上面照射型のCMOSイメージセンサを用いる。また、受光領域82を形成する。受光領域82には、受光領域82と重なる領域にマイクロレンズまたは着色層を設ける構成としてもよい。
この受光領域82と重ならないように、赤色用のLEDチップ、緑色用のLEDチップ、及び青色用のLEDチップをそれぞれ実装する。図8Bは、それぞれの発光ダイオードを一つずつピックアップして単結晶シリコン基板71Sに実装する様子を斜視図としている。
また、単結晶シリコン基板71Sには、赤色用のLEDチップ、緑色用のLEDチップ、及び青色用のLEDチップをそれぞれ実装するため、端子電極及び該端子電極に電気的に接続する駆動回路を設ける。勿論、単結晶シリコン基板71SにCMOSセンサの駆動回路も設けてもよい。また、これらの駆動回路は、別途、半導体基板に形成し、半導体基板同士を貼り合わせて電気的接続を行ってもよい。
例えば、図9Aに示すプレーナー型トランジスタを用いて駆動回路を形成した単結晶シリコン基板を貼り合わせてもよい。また、フィン型のトランジスタを用いて駆動回路を形成した単結晶シリコン基板を貼り合わせてもよい。
または、図9Bに示すように、シリコン薄膜の半導体層545を有するトランジスタであってもよい。半導体層545は、例えば、シリコン基板211上の絶縁層546上に形成された単結晶シリコン(SOI(Silicon on Insulator))とすることができる。
[OSトランジスタの構成例]
また、単結晶シリコン基板上にOSトランジスタを設けて駆動回路を形成した単結晶シリコン基板を貼り合わせてもよい。
図10AにOSトランジスタの詳細を示す。図10Aに示すOSトランジスタは、酸化物半導体層および導電層の積層上に絶縁層を設け、当該酸化物半導体層に達する開口部を設けることでソース電極705およびドレイン電極706を形成するセルフアライン型の構成である。
OSトランジスタは、酸化物半導体層に形成されるチャネル形成領域、ソース領域703およびドレイン領域704のほか、ゲート電極701、ゲート絶縁膜702を有する構成とすることができる。当該開口部には少なくともゲート絶縁膜702およびゲート電極701が設けられる。当該開口部には、さらに酸化物半導体層707が設けられていてもよい。
OSトランジスタは、図10Bに示すように、ゲート電極701をマスクとして半導体層にソース領域703およびドレイン領域704を形成するセルフアライン型の構成としてもよい。
または、図10Cに示すように、ソース電極705またはドレイン電極706とゲート電極701とが重なる領域を有するノンセルフアライン型のトップゲート型トランジスタであってもよい。
OSトランジスタはバックゲート535を有する構造を示しているが、バックゲートを有さない構造であってもよい。バックゲート535は、図10Dに示すトランジスタのチャネル幅方向の断面図のように、対向して設けられるトランジスタのフロントゲートと電気的に接続してもよい。なお、図10Dは図10Aに示すB1−B2の断面を例として示しているが、その他の構造のトランジスタも同様である。また、バックゲート535にフロントゲートとは異なる固定電位を供給することができる構成であってもよい。
OSトランジスタに用いる半導体材料としては、エネルギーギャップが2eV以上、好ましくは2.5eV以上、より好ましくは3eV以上である金属酸化物を用いることができる。代表的には、インジウムを含む酸化物半導体などであり、例えば、後述するCAAC−OSまたはCAC−OSなどを用いることができる。CAAC−OSは結晶を構成する原子が安定であり、信頼性を重視するトランジスタなどに適する。また、CAC−OSは、高移動度特性を示すため、高速駆動を行うトランジスタなどに適する。
OSトランジスタは半導体層のエネルギーギャップが大きいため、数yA/μm(チャネル幅1μmあたりの電流値)という極めて低いオフ電流特性を示す。また、OSトランジスタは、インパクトイオン化、アバランシェ降伏、および短チャネル効果などが生じないなどSiトランジスタとは異なる特徴を有し、高耐圧で信頼性の高い回路を形成することができる。また、Siトランジスタでは問題となる結晶性の不均一性に起因する電気特性のばらつきもOSトランジスタでは生じにくい。
OSトランジスタが有する半導体層は、例えばインジウム、亜鉛およびM(アルミニウム、チタン、ガリウム、ゲルマニウム、イットリウム、ジルコニウム、ランタン、セリウム、スズ、ネオジムまたはハフニウム等の金属の一つまたは複数)を含むIn−M−Zn系酸化物で表記される膜とすることができる。In−M−Zn系酸化物は、代表的には、スパッタリング法で形成することができる。または、ALD(Atomic layer deposition)法を用いて形成してもよい。
In−M−Zn系酸化物をスパッタリング法で形成するために用いるスパッタリングターゲットの金属元素の原子数比は、In≧M、Zn≧Mを満たすことが好ましい。このようなスパッタリングターゲットの金属元素の原子数比として、In:M:Zn=1:1:1、In:M:Zn=1:1:1.2、In:M:Zn=3:1:2、In:M:Zn=4:2:3、In:M:Zn=4:2:4.1、In:M:Zn=5:1:6、In:M:Zn=5:1:7、In:M:Zn=5:1:8等が好ましい。なお、成膜される半導体層の原子数比はそれぞれ、上記のスパッタリングターゲットに含まれる金属元素の原子数比のプラスマイナス40%の変動を含む。
半導体層としては、キャリア密度の低い酸化物半導体を用いる。例えば、半導体層は、キャリア密度が1×1017/cm以下、好ましくは1×1015/cm以下、さらに好ましくは1×1013/cm以下、より好ましくは1×1011/cm以下、さらに好ましくは1×1010/cm未満であり、1×10−9/cm以上の酸化物半導体を用いることができる。そのような酸化物半導体を、高純度真性または実質的に高純度真性な酸化物半導体と呼ぶ。当該酸化物半導体は欠陥準位密度が低く、安定な特性を有する酸化物半導体であるといえる。
なお、これらに限られず、必要とするトランジスタの半導体特性および電気特性(電界効果移動度、しきい値電圧等)に応じて適切な組成のものを用いればよい。また、必要とするトランジスタの半導体特性を得るために、半導体層のキャリア密度および不純物濃度、欠陥密度、金属元素と酸素の原子数比、原子間距離、密度等を適切なものとすることが好ましい。
半導体層を構成する酸化物半導体において、第14族元素の一つであるシリコンまたは炭素が含まれると、酸素欠損が増加し、n型化してしまう。このため、半導体層におけるシリコンまたは炭素の濃度(二次イオン質量分析法により得られる濃度)を、2×1018atoms/cm以下、好ましくは2×1017atoms/cm以下とする。
また、アルカリ金属およびアルカリ土類金属は、酸化物半導体と結合するとキャリアを生成する場合があり、トランジスタのオフ電流が増大してしまうことがある。このため、半導体層におけるアルカリ金属またはアルカリ土類金属の濃度(二次イオン質量分析法により得られる濃度)を、1×1018atoms/cm以下、好ましくは2×1016atoms/cm以下にする。
また、半導体層を構成する酸化物半導体に窒素が含まれていると、キャリアである電子が生じてキャリア密度が増加し、n型化しやすい。この結果、窒素が含まれている酸化物半導体を用いたトランジスタはノーマリーオン特性となりやすい。このため半導体層における窒素濃度(二次イオン質量分析法により得られる濃度)は、5×1018atoms/cm以下にすることが好ましい。
また、半導体層を構成する酸化物半導体に水素が含まれていると、金属原子と結合する酸素と反応して水になるため、酸化物半導体中に酸素欠損を形成する場合がある。酸化物半導体中のチャネル形成領域に酸素欠損が含まれていると、トランジスタはノーマリーオン特性となる場合がある。さらに、酸素欠損に水素が入った欠陥はドナーとして機能し、キャリアである電子が生成されることがある。また、水素の一部が金属原子と結合する酸素と結合して、キャリアである電子を生成する場合がある。したがって、水素が多く含まれている酸化物半導体を用いたトランジスタは、ノーマリーオン特性となりやすい。
酸素欠損に水素が入った欠陥は、酸化物半導体のドナーとして機能しうる。しかしながら、当該欠陥を定量的に評価することは困難である。そこで、酸化物半導体においては、ドナー濃度ではなく、キャリア濃度で評価される場合がある。よって、本明細書等では、酸化物半導体のパラメータとして、ドナー濃度ではなく、電界が印加されない状態を想定したキャリア濃度を用いる場合がある。つまり、本明細書等に記載の「キャリア濃度」は、「ドナー濃度」と言い換えることができる場合がある。
よって、酸化物半導体中の水素はできる限り低減されていることが好ましい。具体的には、酸化物半導体において、二次イオン質量分析法(SIMS:Secondary Ion Mass Spectrometry)により得られる水素濃度を、1×1020atoms/cm未満、好ましくは1×1019atoms/cm未満、より好ましくは5×1018atoms/cm未満、さらに好ましくは1×1018atoms/cm未満とする。水素などの不純物が十分に低減された酸化物半導体をトランジスタのチャネル形成領域に用いることで、安定した電気特性を付与することができる。
また、半導体層は、例えば非単結晶構造でもよい。非単結晶構造は、例えば、c軸に配向した結晶を有するCAAC−OS(C−Axis Aligned Crystalline Oxide Semiconductor)、多結晶構造、微結晶構造、または非晶質構造を含む。非単結晶構造において、非晶質構造は最も欠陥準位密度が高く、CAAC−OSは最も欠陥準位密度が低い。
非晶質構造の酸化物半導体膜は、例えば、原子配列が無秩序であり、結晶成分を有さない。または、非晶質構造の酸化物半導体膜は、例えば、完全な非晶質構造であり、結晶部を有さない。
なお、半導体層が、非晶質構造の領域、微結晶構造の領域、多結晶構造の領域、CAAC−OSの領域、単結晶構造の領域のうち、二種以上を有する混合膜であってもよい。混合膜は、例えば上述した領域のうち、いずれか二種以上の領域を含む単層構造、または積層構造を有する場合がある。
以下では、非単結晶の半導体層の一態様であるCAC(Cloud−Aligned Composite)−OSの構成について説明する。
CAC−OSとは、例えば、酸化物半導体を構成する元素が、0.5nm以上10nm以下、好ましくは、1nm以上2nm以下、またはその近傍のサイズで偏在した材料の一構成である。なお、以下では、酸化物半導体において、一つあるいはそれ以上の金属元素が偏在し、該金属元素を有する領域が、0.5nm以上10nm以下、好ましくは、1nm以上2nm以下、またはその近傍のサイズで混合した状態をモザイク状、またはパッチ状ともいう。
なお、酸化物半導体は、少なくともインジウムを含むことが好ましい。特にインジウムおよび亜鉛を含むことが好ましい。また、それらに加えて、アルミニウム、ガリウム、イットリウム、銅、バナジウム、ベリリウム、ホウ素、シリコン、チタン、鉄、ニッケル、ゲルマニウム、ジルコニウム、モリブデン、ランタン、セリウム、ネオジム、ハフニウム、タンタル、タングステン、またはマグネシウムなどから選ばれた一種、または複数種が含まれていてもよい。
例えば、In−Ga−Zn酸化物におけるCAC−OS(CAC−OSの中でもIn−Ga−Zn酸化物を、特にCAC−IGZOと呼称してもよい。)とは、インジウム酸化物(以下、InOX1(X1は0よりも大きい実数)とする。)、またはインジウム亜鉛酸化物(以下、InX2ZnY2Z2(X2、Y2、およびZ2は0よりも大きい実数)とする。)と、ガリウム酸化物(以下、GaOX3(X3は0よりも大きい実数)とする。)、またはガリウム亜鉛酸化物(以下、GaX4ZnY4Z4(X4、Y4、およびZ4は0よりも大きい実数)とする。)などと、に材料が分離することでモザイク状となり、モザイク状のInOX1、またはInX2ZnY2Z2が、膜中に均一に分布した構成(以下、クラウド状ともいう。)である。
つまり、CAC−OSは、GaOX3が主成分である領域と、InX2ZnY2Z2、またはInOX1が主成分である領域とが、混合している構成を有する複合酸化物半導体である。なお、本明細書において、例えば、第1の領域の元素Mに対するInの原子数比が、第2の領域の元素Mに対するInの原子数比よりも大きいことを、第1の領域は、第2の領域と比較して、Inの濃度が高いとする。
なお、IGZOは通称であり、In、Ga、Zn、およびOによる1つの化合物をいう場合がある。代表例として、InGaO(ZnO)m1(m1は自然数)、またはIn(1+x0)Ga(1−x0)(ZnO)m0(−1≦x0≦1、m0は任意数)で表される結晶性の化合物が挙げられる。
上記結晶性の化合物は、単結晶構造、多結晶構造、またはCAAC構造を有する。なお、CAAC構造とは、複数のIGZOのナノ結晶がc軸配向を有し、かつa−b面においては配向せずに連結した結晶構造である。
一方、CAC−OSは、酸化物半導体の材料構成に関する。CAC−OSとは、In、Ga、Zn、およびOを含む材料構成において、一部にGaを主成分とするナノ粒子状に観察される領域と、一部にInを主成分とするナノ粒子状に観察される領域とが、それぞれモザイク状にランダムに分散している構成をいう。したがって、CAC−OSにおいて、結晶構造は副次的な要素である。
なお、CAC−OSは、組成の異なる二種類以上の膜の積層構造は含まないものとする。例えば、Inを主成分とする膜と、Gaを主成分とする膜との2層からなる構造は、含まない。
なお、GaOX3が主成分である領域と、InX2ZnY2Z2、またはInOX1が主成分である領域とは、明確な境界が観察できない場合がある。
なお、ガリウムの代わりに、アルミニウム、イットリウム、銅、バナジウム、ベリリウム、ホウ素、シリコン、チタン、鉄、ニッケル、ゲルマニウム、ジルコニウム、モリブデン、ランタン、セリウム、ネオジム、ハフニウム、タンタル、タングステン、またはマグネシウムなどから選ばれた一種、または複数種が含まれている場合、CAC−OSは、一部に該金属元素を主成分とするナノ粒子状に観察される領域と、一部にInを主成分とするナノ粒子状に観察される領域とが、それぞれモザイク状にランダムに分散している構成をいう。
CAC−OSは、例えば基板を意図的に加熱しない条件で、スパッタリング法により形成することができる。また、CAC−OSをスパッタリング法で形成する場合、成膜ガスとして、不活性ガス(代表的にはアルゴン)、酸素ガス、および窒素ガスの中から選ばれたいずれか一つまたは複数を用いればよい。また、成膜時の成膜ガスの総流量に対する酸素ガスの流量比は低いほど好ましく、例えば酸素ガスの流量比を0%以上30%未満、好ましくは0%以上10%以下とすることが好ましい。
CAC−OSは、X線回折(XRD:X−ray diffraction)測定法のひとつであるOut−of−plane法によるθ/2θスキャンを用いて測定したときに、明確なピークが観察されないという特徴を有する。すなわち、X線回折測定から、測定領域のa−b面方向、およびc軸方向の配向は見られないことが分かる。
また、CAC−OSは、プローブ径が1nmの電子線(ナノビーム電子線ともいう。)を照射することで得られる電子線回折パターンにおいて、リング状に輝度の高い領域(リング領域)と、該リング領域に複数の輝点が観測される。したがって、電子線回折パターンから、CAC−OSの結晶構造が、平面方向、および断面方向において、配向性を有さないnc(nano−crystal)構造を有することがわかる。
また、例えば、In−Ga−Zn酸化物におけるCAC−OSでは、エネルギー分散型X線分光法(EDX:Energy Dispersive X−ray spectroscopy)を用いて取得したEDXマッピングにより、GaOX3が主成分である領域と、InX2ZnY2Z2、またはInOX1が主成分である領域とが、偏在し、混合している構造を有することが確認できる。
CAC−OSは、金属元素が均一に分布したIGZO化合物とは異なる構造であり、IGZO化合物と異なる性質を有する。つまり、CAC−OSは、GaOX3などが主成分である領域と、InX2ZnY2Z2、またはInOX1が主成分である領域と、に互いに相分離し、各元素を主成分とする領域がモザイク状である構造を有する。
ここで、InX2ZnY2Z2、またはInOX1が主成分である領域は、GaOX3などが主成分である領域と比較して、導電性が高い領域である。つまり、InX2ZnY2Z2、またはInOX1が主成分である領域を、キャリアが流れることにより、酸化物半導体としての導電性が発現する。したがって、InX2ZnY2Z2、またはInOX1が主成分である領域が、酸化物半導体中にクラウド状に分布することで、高い電界効果移動度(μ)が実現できる。
一方、GaOX3などが主成分である領域は、InX2ZnY2Z2、またはInOX1が主成分である領域と比較して、絶縁性が高い領域である。つまり、GaOX3などが主成分である領域が、酸化物半導体中に分布することで、リーク電流を抑制し、良好なスイッチング動作を実現できる。
したがって、CAC−OSを半導体素子に用いた場合、GaOX3などに起因する絶縁性と、InX2ZnY2Z2、またはInOX1に起因する導電性とが、相補的に作用することにより、高いオン電流(Ion)、および高い電界効果移動度(μ)を実現することができる。
また、CAC−OSを用いた半導体素子は、信頼性が高い。したがって、CAC−OSは、様々な半導体装置の構成材料として適している。
なお、デバイス間の電気的な接続に用いられる配線、電極およびプラグとして用いることのできる導電体には、アルミニウム、クロム、銅、銀、金、白金、タンタル、ニッケル、チタン、モリブデン、タングステン、ハフニウム、バナジウム、ニオブ、マンガン、マグネシウム、ジルコニウム、ベリリウム、インジウム、ルテニウム、イリジウム、ストロンチウム、ランタンなどから選ばれた金属元素、または上述した金属元素を成分とする合金か、上述した金属元素を組み合わせた合金等を適宜選択して用いればよい。当該導電体は単層に限らず、異なる材料で構成された複数の層であってもよい。
発光ダイオードを行方向または列方向に複数並べて実装し、それらが表示領域を構成するように区画に沿って単結晶シリコン基板71Sを分離することにより、表示パネルを作製できる。なお、単結晶シリコン基板を用いる表示パネルは、単結晶シリコン基板のサイズよりも小さいサイズとなり、小型の表示パネルに限定される。また、隣り合う表示領域の間隔を狭め、小型の表示パネルを行方向または列方向に複数並べることで大型の表示パネルを実現することもできる。
本実施の形態は、少なくともその一部を本明細書中に記載する他の実施の形態と適宜組み合わせて実施できる。
(実施の形態5)
本実施の形態では、受光素子212として、有機化合物を光電変換層に有する有機フォトダイオードを用いる例を示す。有機フォトダイオードは、薄型化、軽量化および大面積化が容易である。また、形状およびデザインの自由度が高いため、様々な表示装置に適用できる。
図11に、本発明の一態様の表示装置50Aの断面概略図を示す。表示装置50Aは、受光領域110、発光領域190および発光領域180を有する。発光領域190は、色変換層797G及び青色の発光ダイオード11Bが有する発光ダイオードを有する。発光領域180は、色変換層797G及び青色の発光ダイオード11Bが有する発光ダイオード(緑色光を発光)に相当する。
発光領域190および発光領域180、およびその周辺の構成において、色変換層以外の構成は同じとすることができる。したがって、ここでは発光領域190の詳細を説明し、発光領域180の説明は省略する。
発光領域190は、端子電極191、導電層774、導電性のバンプ791及びバンプ793を有する。図11に示す表示装置50Aにおいては、バンプ791とバンプ793の高さが異なる構成を示している。なお、青色の発光ダイオード11Bが有する陰極側の電極と陽極側の電極の高さが同じの場合は、バンプ791とバンプ793の高さが概略同じとなる構成とすることができる。
受光領域110は、画素電極111、共通層112、光電変換層113、共通層114、および共通電極115を有する。
画素電極111、端子電極191、共通層112、光電変換層113、共通層114および共通電極115は、それぞれ、単層構造であってもよく、積層構造であってもよい。
画素電極111、端子電極191、及び導電層774は、絶縁層214上に位置する。画素電極111、端子電極191、及び導電層774は、同一の材料および同一の工程で形成することができる。
共通層112は、画素電極111上に位置する。共通層112は、各画素に配置されている受光素子212に共通で用いられる層である。
光電変換層113は、共通層112を介して画素電極111と重なる領域を有する。光電変換層113は、第1の有機化合物を有する。
共通層114は、共通層112上、光電変換層113上に位置する。共通層114は、各画素に配置されている受光素子212に共通で用いられる層である。
共通電極115は、共通層112、光電変換層113および共通層114を介して、画素電極111と重なる領域を有する。共通電極115は、各画素に配置されている受光素子212に共通で用いられる層である。
本実施の形態の表示装置では、受光素子212の光電変換層113に有機化合物を用いる。また、発光領域190と受光領域110とを同一基板上に形成することができる。したがって、表示装置に受光領域110を内蔵することができる。
表示装置50Aは、一対の基板(絶縁性を有する基板151および絶縁性を有する基板152)間に、受光領域110、発光領域190、トランジスタ41、およびトランジスタ42等を有する。
絶縁性を有する基板151および絶縁性を有する基板152としては、ガラス基板、石英基板、またはプラスチックフィルムを用いることができる。プラスチックフィルムとしては、ポリエチレンテレフタレート(PET)、ポリエチレンナフタレート(PEN)等のポリエステル樹脂、ポリアクリロニトリル樹脂、アクリル樹脂、ポリイミド樹脂、ポリメチルメタクリレート樹脂、ポリカーボネート(PC)樹脂、ポリエーテルスルホン(PES)樹脂、ポリアミド樹脂(ナイロン、アラミド等)、ポリシロキサン樹脂、シクロオレフィン樹脂、ポリスチレン樹脂、ポリアミドイミド樹脂、ポリウレタン樹脂、ポリ塩化ビニル樹脂、ポリ塩化ビニリデン樹脂、ポリプロピレン樹脂、ポリテトラフルオロエチレン(PTFE)樹脂、ABS樹脂、セルロースナノファイバー等を用いることができる。
受光領域110において、それぞれ画素電極111および共通電極115の間に位置する共通層112、光電変換層113および共通層114は、有機層(有機化合物を含む層)ということもできる。画素電極111は、近赤外光を反射する機能を有することが好ましい。共通電極115は、可視光および近赤外光を透過する機能を有する。
受光素子212は、光を検出する機能を有する。具体的には、受光素子212は、入射される光22を電気信号に変換する光電変換素子である。
基板152の基板151側の面には、遮光層148が設けられている。遮光層148は、受光領域110と重なる位置および発光領域190と重なる位置に開口部を有する。遮光層148を設けることで、受光領域110が光を検出する範囲を制御することができる。
遮光層148としては、発光ダイオード11Bが発する光を遮る材料を用いることができる。遮光層148は、可視光および近赤外光を吸収することが好ましい。遮光層148として、例えば、金属材料、または、顔料(カーボンブラックなど)もしくは染料を含む樹脂材料等を用いて形成することができる。遮光層148は、赤色のカラーフィルタ、緑色のカラーフィルタおよび青色のカラーフィルタの積層構造であってもよい。
また、遮光層148の受光領域110と重なる位置に設けられる開口部には、(受光素子212で受光する)光の波長(近赤外光)よりも短波長側の光をカットするフィルタ149が設けられることが好ましい。フィルタ149としては、例えば、近赤外光よりも短波長側の光をカットするロングパスフィルタ、少なくとも可視光領域の波長をカットするバンドパスフィルタなどを用いることができる。可視光をカットするフィルタとしては、色素を含む樹脂膜などのほか、非晶質シリコン薄膜などの半導体膜を用いることができる。フィルタ149を設けることで、受光素子212への可視光の入射を抑えることができ、低ノイズで近赤外光を感知することができる。
なお、フィルタ149は、受光素子212と積層されて設けられていてもよい。
または、フィルタ149はレンズ型の形状であってもよい。レンズ型のフィルタ149は、基板151側に凸面を有する凸レンズである。なお、基板152側が凸面となるように配置してもよい。基板152の同一面上に遮光層148とレンズ型のフィルタ149との双方を形成する場合、形成順は問わない。
また、フィルタ149を設けない構成としてもよい。受光素子212の特性において、可視光に感度がない、または、可視光よりも近赤外光の感度が十分に高い場合はフィルタ149を省くことができる。この場合、レンズ型のフィルタ149と同様の形状のレンズを受光素子212と重ねて設けてもよい。当該レンズは、可視光が透過する材料で形成されていてもよい。
ここで、受光領域110は、図11に示すように発光ダイオード11Bが発した光21のうち、指などの対象物60によって反射された光22を感知することができる。しかし、発光ダイオード11Bが発した光の一部が、表示装置50A内で反射され、対象物60を介さずに受光領域110に入射されてしまう場合がある。
遮光層148は、このような迷光の影響を抑制することができる。例えば、遮光層148が設けられていない場合、発光ダイオード11Bが発した光23aは、基板152等で反射され、反射光23bが受光領域110に入射することがある。遮光層148を設けることで、反射光23bが受光素子212に入射することを抑制できる。これにより、ノイズを低減し、受光素子212の光感知精度を高めることができる。
発光領域190は、緑色光を発する機能を有する。具体的には、発光ダイオード11Bは、端子電極191と導電層774との間に電圧を印加することで、基板152側に青色の発光を射出して色変換層797Gを通過することにより緑色の光21を射出する電界発光デバイスである。
発光領域190において、基板152の基板151側には、発光ダイオード11Bと重なる位置に、色変換層797Gが設けられる。発光領域180において、基板152の基板151側には、発光ダイオード11Bと重なる位置に、色変換層797Rが設けられる。
本実施の形態では、青色の発光ダイオード11Bを用いる例を示したが特に限定されない。3種類の発光ダイオード11R、11B、11Gを用いる場合は、色変換層を設けなくともよい。また、発光ダイオード11Bに代えて紫外光を発する発光ダイオードを用いることもできる。紫外光を発する発光ダイオードを用いる場合には、白色光に色変換が可能な色変換層と、着色層の積層としてもよい。紫外光が色変換層を通過すると白色光が射出され、赤色を透過する着色層を通過すると赤色光として表示面側に射出される。
受光素子212と電気的に接続される回路の少なくとも一部は、発光ダイオード11Bと電気的に接続される回路と同一の材料および同一の工程で形成されることが好ましい。これにより、2つの回路を別々に形成する場合に比べて、表示装置の厚さを薄くすることができ、また、作製工程を簡略化できる。
受光素子212は、保護層195に覆われていることが好ましい。また、接着層142によって、保護層195と基板152とが貼り合わされている。接着層142は、発光を通過させるために、光透過性の高い材料を用いることが好ましい。
また、発光ダイオード11Bは、接着層142によって隣り合う発光ダイオード間が充填され、基板152と基板151が貼り合わされる。
また、遮光層148を設けない構成としてもよい。
基板152として、散乱板などの光学部材、タッチセンサパネルなどの入力装置、またはこれらを2つ以上積層した構成を適用してもよい。
画素電極111は、絶縁層214に設けられた開口を介してトランジスタ41が有するソースまたはドレインと電気的に接続される。
端子電極191は、絶縁層214に設けられた開口を介して、トランジスタ42が有するソースまたはドレインと電気的に接続される。トランジスタ42は、発光ダイオード11Bの駆動を制御する機能を有する。
トランジスタ41とトランジスタ42とは、同一の層(図11では基板151)上に設けている。
[トランジスタの構成例]
以下では、上記表示装置50Aに適用することのできるトランジスタ41、42の断面構成例について説明する。
〔構成例1〕
図12Aは、トランジスタ410を含む断面図である。
トランジスタ410は、基板401上に設けられ、半導体層に多結晶シリコンを適用したトランジスタである。例えばトランジスタ410は、トランジスタ42に対応する。また、トランジスタ42が図6Aの回路におけるトランジスタ251に対応する。すなわち、図12Aは、トランジスタ410のソース及びドレインの一方が、発光ダイオードと電気的に接続されている例である。なお、半導体層に多結晶シリコンを適用したトランジスタの1つとして、低温ポリシリコン(LTPS(Low Temperature Poly Silicon))を有するトランジスタ(以下、LTPSトランジスタともいう)を用いることができる。LTPSトランジスタは、電界効果移動度が高く、周波数特性が良好である。
トランジスタ410は、半導体層411、絶縁層412、導電層413等を有する。半導体層411は、チャネル形成領域411i及び低抵抗領域411nを有する。半導体層411は、シリコンを有する。半導体層411は、多結晶シリコンを有することが好ましい。絶縁層412の一部は、ゲート絶縁層として機能する。導電層413の一部は、ゲート電極として機能する。
なお、半導体層411は、半導体特性を示す金属酸化物(酸化物半導体ともいう)を含む構成とすることもできる。このとき、トランジスタ410は、OSトランジスタと呼ぶことができる。
低抵抗領域411nは、不純物元素を含む領域である。例えばトランジスタ410をnチャネル型のトランジスタとする場合には、低抵抗領域411nにリン、ヒ素などを添加すればよい。一方、pチャネル型のトランジスタとする場合には、低抵抗領域411nにホウ素、アルミニウムなどを添加すればよい。また、トランジスタ410のしきい値電圧を制御するため、チャネル形成領域411iに、上述した不純物が添加されていてもよい。
基板401上に、絶縁層421が設けられている。半導体層411は、絶縁層421上に設けられている。絶縁層412は、半導体層411及び絶縁層421を覆って設けられている。導電層413は、絶縁層412上の、半導体層411と重なる位置に設けられている。
また、導電層413及び絶縁層412を覆って絶縁層422が設けられる。絶縁層422上には、導電層414a及び導電層414bが設けられる。導電層414a及び導電層414bは、絶縁層422及び絶縁層412に設けられた開口部において、低抵抗領域411nと電気的に接続されている。導電層414aの一部は、ソース電極及びドレイン電極の一方として機能し、導電層414bの一部は、ソース電極及びドレイン電極の他方として機能する。また、導電層414a、導電層414b、及び絶縁層422を覆って、絶縁層423が設けられている。
絶縁層423上には、画素電極として機能する導電層427が設けられる。導電層427は、絶縁層423上に設けられ、絶縁層423に設けられた開口において、導電層414bと電気的に接続されている。ここでは省略するが、導電層427上にLEDの電極と電気的に接続させることで、駆動回路上にLEDを実装することができる。
〔構成例2〕
図12Bには、一対のゲート電極を有するトランジスタ410aを示す。図12Bに示すトランジスタ410aは、導電層415、及び絶縁層416を有する点で、図12Aと主に相違している。
導電層415は、絶縁層421上に設けられている。また、導電層415及び絶縁層421を覆って、絶縁層416が設けられている。半導体層411は、少なくともチャネル形成領域411iが、絶縁層416を介して導電層415と重なるように設けられている。
図12Bに示すトランジスタ410aにおいて、導電層413の一部が第1のゲート電極として機能し、導電層415の一部が第2のゲート電極として機能する。またこのとき、絶縁層412の一部が第1のゲート絶縁層として機能し、絶縁層416の一部が第2のゲート絶縁層として機能する。
ここで、第1のゲート電極と、第2のゲート電極とを電気的に接続する場合、図示しない領域において、絶縁層412及び絶縁層416に設けられた開口部を介して導電層413と導電層415とを電気的に接続すればよい。また、第2のゲート電極と、ソースまたはドレインとを電気的に接続する場合、図示しない領域において、絶縁層422、絶縁層412、及び絶縁層416に設けられた開口部を介して、導電層414aまたは導電層414bと、導電層415とを電気的に接続すればよい。
画素を構成するトランジスタの全てに、LTPSトランジスタを適用する場合、図12Aで例示したトランジスタ410、または図12Bで例示したトランジスタ410aを適用することができる。このとき、画素を構成する全てのトランジスタに、トランジスタ410aを用いてもよいし、全てのトランジスタにトランジスタ410を適用してもよいし、トランジスタ410aと、トランジスタ410とを組み合わせて用いてもよい。
〔構成例3〕
以下では、半導体層にシリコンが適用されたトランジスタと、半導体層に金属酸化物が適用されたトランジスタの両方を有する構成の例について説明する。
図12Cに、トランジスタ410a及びトランジスタ450を含む、断面概略図を示している。
トランジスタ410aについては、上記構成例2を援用できる。なお、ここではトランジスタ410aを用いる例を示したが、トランジスタ410とトランジスタ450とを有する構成としてもよいし、トランジスタ410、トランジスタ410a、トランジスタ450の全てを有する構成としてもよい。
トランジスタ450は、半導体層に金属酸化物を適用したトランジスタである。図12Cに示す構成は、例えばトランジスタ450が図6Aの回路におけるトランジスタ436に対応し、トランジスタ410aがトランジスタ251に対応する例である。すなわち、図12Cは、トランジスタ410aのソース及びドレインの一方が、LEDの電極と電気的に接合する導電層427と電気的に接続されている例である。
また、図12Cには、トランジスタ450が一対のゲートを有する例を示している。
トランジスタ450は、導電層455、絶縁層422、半導体層451、絶縁層452、導電層453等を有する。導電層453の一部は、トランジスタ450の第1のゲートとして機能し、導電層455の一部は、トランジスタ450の第2のゲートとして機能する。このとき、絶縁層452の一部はトランジスタ450の第1のゲート絶縁層として機能し、絶縁層422の一部は、トランジスタ450の第2のゲート絶縁層として機能する。
導電層455は、絶縁層412上に設けられている。絶縁層422は、導電層455を覆って設けられている。半導体層451は、絶縁層422上に設けられている。絶縁層452は、半導体層451及び絶縁層422を覆って設けられている。導電層453は、絶縁層452上に設けられ、半導体層451及び導電層455と重なる領域を有する。
また、絶縁層426が絶縁層452及び導電層453を覆って設けられている。絶縁層426上には、導電層454a及び導電層454bが設けられる。導電層454a及び導電層454bは、絶縁層426及び絶縁層452に設けられた開口部において、半導体層451と電気的に接続されている。導電層454aの一部は、ソース電極及びドレイン電極の一方として機能し、導電層454bの一部は、ソース電極及びドレイン電極の他方として機能する。また、導電層454a、導電層454b、及び絶縁層426を覆って、絶縁層423が設けられている。
ここで、トランジスタ410aと電気的に接続する導電層414a及び導電層414bは、導電層454a及び導電層454bと、同一の導電膜を加工して形成することが好ましい。図12Cでは、導電層414a、導電層414b、導電層454a、及び導電層454bが、同一面上に(すなわち絶縁層426の上面に接して)形成され、且つ、同一の金属元素を含む構成を示している。このとき、導電層414a及び導電層414bは、絶縁層426、絶縁層452、絶縁層422、及び絶縁層412に設けられた開口を介して、低抵抗領域411nと電気的に接続する。これにより、作製工程を簡略化できるため好ましい。
また、トランジスタ410aの第1のゲート電極として機能する導電層413と、トランジスタ450の第2のゲート電極として機能する導電層455とは、同一の導電膜を加工して形成することが好ましい。図12Cでは、導電層413と導電層455とが、同一面上に(すなわち絶縁層412の上面に接して)形成され、且つ、同一の金属元素を含む構成を示している。これにより、作製工程を簡略化できるため好ましい。
図12Cでは、トランジスタ450の第1のゲート絶縁層として機能する絶縁層452が、半導体層451の端部を覆う構成としたが、図12Dに示すトランジスタ450aのように、絶縁層452が、導電層453と上面形状が一致または概略一致するように加工されていてもよい。
図12C、及び図12Dに示すように、半導体層にシリコンが適用されたトランジスタと、半導体層に金属酸化物が適用されたトランジスタと、の双方を有する構成とすることで、消費電力が低く、駆動能力の高い半導体装置を実現することができる。また、LTPSトランジスタと、OSトランジスタとを、組み合わせる構成をLTPOと呼称する場合がある。なお、より好適な例としては、配線間の導通、非導通を制御するためのスイッチとして機能するトランジスタ等にOSトランジスタを適用し、電流を制御するトランジスタ等にLTPSトランジスタを適用することが好ましい。
なお、本明細書等において「上面形状が概略一致」とは、積層した層と層との間で少なくとも輪郭の一部が重なることをいう。例えば、上層と下層とが、同一のマスクパターン、または一部が同一のマスクパターンにより加工された場合を含む。ただし、厳密には輪郭が重なり合わず、上層が下層の内側に位置すること、または、上層が下層の外側に位置することもあり、この場合も「上面形状が概略一致」という。
なお、ここではトランジスタ410aが、トランジスタ251に対応し、画素電極と電気的に接続する例を示したが、これに限られない。例えば、トランジスタ450またはトランジスタ450aが、トランジスタ251に対応する構成としてもよい。このとき、トランジスタ410aは、トランジスタ436、トランジスタ434、またはその他のトランジスタに対応する。
本実施の形態は、少なくともその一部を本明細書中に記載する他の実施の形態と適宜組み合わせて実施できる。
(実施の形態6)
本実施の形態では、本発明の一態様に係る半導体装置を適用可能な電子機器について説明する。
本発明の一態様に係る半導体装置を、電子機器の表示部に適用することができる。したがって、表示品位の高い電子機器を実現できる。または、極めて高精細な電子機器を実現できる。または、信頼性の高い電子機器を実現できる。
本発明の一態様に係る半導体装置などを用いた電子機器として、テレビ、モニタ等の表示装置、照明装置、デスクトップ型或いはノート型のパーソナルコンピュータ、ワードプロセッサ、DVD(Digital Versatile Disc)などの記録媒体に記憶された静止画又は動画を再生する画像再生装置、ポータブルCDプレーヤ、ラジオ、テープレコーダ、ヘッドホンステレオ、ステレオ、置き時計、壁掛け時計、コードレス電話子機、トランシーバ、自動車電話、携帯電話、携帯情報端末、タブレット型端末、携帯型ゲーム機、パチンコ機などの固定式ゲーム機、電卓、電子手帳、電子書籍端末、電子翻訳機、音声入力機器、ビデオカメラ、デジタルスチルカメラ、電気シェーバ、電子レンジ等の高周波加熱装置、電気炊飯器、電気洗濯機、電気掃除機、温水器、扇風機、毛髪乾燥機、エアコンディショナー、加湿器、除湿器などの空調設備、食器洗い器、食器乾燥器、衣類乾燥器、布団乾燥器、電気冷蔵庫、電気冷凍庫、電気冷凍冷蔵庫、DNA保存用冷凍庫、懐中電灯、チェーンソー等の工具、煙感知器、透析装置等の医療機器などが挙げられる。さらに、誘導灯、信号機、ベルトコンベア、エレベータ、エスカレータ、産業用ロボット、電力貯蔵システム、電力の平準化とスマートグリッドのための蓄電装置等の産業機器が挙げられる。また、燃料を用いたエンジン、または蓄電体からの電力を用いた電動機により推進する移動体なども、電子機器の範疇に含まれる場合がある。上記移動体として、例えば、電気自動車(EV)、内燃機関と電動機を併せ持ったハイブリッド車(HV)、プラグインハイブリッド車(PHV)、これらのタイヤ車輪を無限軌道に変えた装軌車両、電動アシスト自転車を含む原動機付自転車、自動二輪車、電動車椅子、ゴルフ用カート、小型又は大型船舶、潜水艦、ヘリコプター、航空機、ロケット、人工衛星、宇宙探査機、惑星探査機、宇宙船などが挙げられる。
本発明の一態様に係る電子機器は、二次電池(バッテリ)を有していてもよく、非接触電力伝送を用いて、二次電池を充電することができると好ましい。
二次電池としては、例えば、リチウムイオン二次電池、ニッケル水素電池、ニカド電池、有機ラジカル電池、鉛蓄電池、空気二次電池、ニッケル亜鉛電池、銀亜鉛電池などが挙げられる。
本発明の一態様に係る電子機器は、アンテナを有していてもよい。アンテナで信号を受信することで、表示部で映像および情報等の表示を行うことができる。また、電子機器がアンテナ及び二次電池を有する場合、アンテナを、非接触電力伝送に用いてもよい。
本発明の一態様に係る電子機器は、センサ(力、変位、位置、速度、加速度、角速度、回転数、距離、光、液、磁気、温度、化学物質、音声、時間、硬度、電場、電流、電圧、電力、放射線、流量、湿度、傾度、振動、においまたは赤外線を測定する機能を含むもの)を有していてもよい。
本発明の一態様に係る電子機器は、様々な機能を有することができる。例えば、様々な情報(静止画、動画、テキスト画像など)を表示部に表示する機能、タッチパネル機能、カレンダー、日付または時刻などを表示する機能、様々なソフトウェア(プログラム)を実行する機能、無線通信機能、記録媒体に記録されているプログラムまたはデータを読み出す機能等を有することができる。
さらに、複数の表示部を有する電子機器においては、表示部の一部を主として画像情報を表示し、別の一部を主として文字情報を表示する機能、または複数の表示部に視差を考慮した画像を表示することで立体的な画像を表示する機能等を有することができる。さらに、受像部を有する電子機器においては、静止画または動画を撮影する機能、撮影した画像を自動または手動で補正する機能、撮影した画像を記録媒体(外部または電子機器に内蔵)に保存する機能、撮影した画像を表示部に表示する機能等を有することができる。なお、本発明の一態様の電子機器が有する機能はこれらに限定されず、様々な機能を有することができる。
本発明の一態様に係る半導体装置は、高精細な画像を表示することができる。そのため、特に携帯型の電子機器、装着型の電子機器(ウェアラブル機器)、及び電子書籍端末などに好適に用いることができる。例えば、VR機器またはAR機器などのxR機器に好適に用いることができる。
図13Aは、ファインダー8100を取り付けた状態のカメラ8000の外観を示す図である。
カメラ8000は、筐体8001、表示部8002、操作ボタン8003、シャッターボタン8004等を有する。またカメラ8000には、着脱可能なレンズ8006が取り付けられている。なお、カメラ8000は、レンズ8006と筐体とが一体となっていてもよい。
カメラ8000は、シャッターボタン8004を押す、またはタッチパネルとして機能する表示部8002をタッチすることにより撮像することができる。
筐体8001は、電極を有するマウントを有し、ファインダー8100のほか、ストロボ装置等を接続することができる。
ファインダー8100は、筐体8101、表示部8102、ボタン8103等を有する。
筐体8101は、カメラ8000のマウントと係合するマウントにより、カメラ8000に取り付けられている。ファインダー8100はカメラ8000から受信した映像等を表示部8102に表示させることができる。
ボタン8103は、電源ボタン等としての機能を有する。
カメラ8000の表示部8002、及びファインダー8100の表示部8102に、本発明の一態様に係る半導体装置を適用できる。なお、ファインダー8100は、カメラ8000に内蔵されていてもよい。表示部8002及び表示部8102の表示領域のサイズ、即ち画面サイズは0.5インチ以上10インチ以下である。
図13Bは、ヘッドマウントディスプレイ8200の外観を示す図である。
ヘッドマウントディスプレイ8200は、装着部8201、レンズ8202、本体8203、表示部8204、ケーブル8205等を有している。また装着部8201には、バッテリ8206が内蔵されている。
ケーブル8205は、バッテリ8206から本体8203に電力を供給する。本体8203は無線受信機等を備え、受信した映像情報を表示部8204に表示させることができる。また、本体8203はカメラを備え、使用者の眼球またはまぶたの動きの情報を入力手段として用いることができる。
また、装着部8201には、使用者に触れる位置に、使用者の眼球の動きに伴って流れる電流を検知可能な複数の電極が設けられ、視線を認識する機能を有していてもよい。また、当該電極に流れる電流により、使用者の脈拍をモニタする機能を有していてもよい。また、装着部8201には、温度センサ、圧力センサ、加速度センサ等の各種センサを有していてもよく、使用者の生体情報を表示部8204に表示する機能、使用者の頭部の動きに合わせて表示部8204に表示する映像を変化させる機能などを有していてもよい。
表示部8204に、本発明の一態様に係る半導体装置を適用できる。表示部8204の表示領域の大きさ、即ち画面サイズは0.5インチ以上3インチ以下である。
図13C乃至図13Eは、ヘッドマウントディスプレイ8300の外観を示す図である。ヘッドマウントディスプレイ8300は、筐体8301と、表示部8302と、バンド状の固定具8304と、一対のレンズ8305と、を有する。
使用者は、レンズ8305を通して、表示部8302の表示を視認することができる。なお、表示部8302を湾曲して配置させると、使用者が高い臨場感を感じることができるため好ましい。また、表示部8302の異なる領域に表示された別の画像を、レンズ8305を通して視認することで、視差を用いた3次元表示等を行うこともできる。なお、表示部8302を1つ設ける構成に限られず、表示部8302を2つ設け、使用者の片方の目につき1つの表示部を配置してもよい。
表示部8302に、本発明の一態様に係る半導体装置を適用できる。本発明の一態様に係る半導体装置は、極めて高い精細度を実現することも可能である。例えば、図13Eのようにレンズ8305を用いて表示を拡大して視認される場合でも、使用者に画素が視認されにくい。つまり、表示部8302を用いて、使用者に現実感の高い映像を視認させることができる。
図13Fは、ゴーグル型のヘッドマウントディスプレイ8400の外観を示す図である。ヘッドマウントディスプレイ8400は、一対の筐体8401と、装着部8402と、緩衝部材8403と、を有する。一対の筐体8401内には、それぞれ、表示部8404及びレンズ8405が設けられる。一対の表示部8404に互いに異なる画像を表示させることで、視差を用いた3次元表示を行うことができる。
使用者は、レンズ8405を通して表示部8404を視認することができる。レンズ8405はピント調整機構を有し、使用者の視力に応じて位置を調整することができる。表示部8404は、正方形または横長の長方形であることが好ましい。これにより、臨場感を高めることができる。
装着部8402は、使用者の顔のサイズに応じて調整でき、かつ、ずれ落ちることのないよう、可塑性及び弾性を有することが好ましい。また、装着部8402の一部は、骨伝導イヤフォンとして機能する振動機構を有していることが好ましい。これにより、別途イヤフォン、スピーカなどの音響機器を必要とせず、装着しただけで映像と音声を楽しむことができる。なお、筐体8401内に、無線通信により音声データを出力する機能を有していてもよい。
装着部8402と緩衝部材8403は、使用者の顔(額、頬など)に接触する部分である。緩衝部材8403が使用者の顔と密着することにより、光漏れを防ぐことができ、より没入感を高めることができる。緩衝部材8403は、使用者がヘッドマウントディスプレイ8400を装着した際に使用者の顔に密着するよう、柔らかな素材を用いることが好ましい。例えばゴム、シリコーンゴム、ウレタン、スポンジなどの素材を用いることができる。また、スポンジ等の表面を布、革(天然皮革または合成皮革)、などで覆ったものを用いると、使用者の顔と緩衝部材8403との間に隙間が生じにくく光漏れを好適に防ぐことができる。また、このような素材を用いると、肌触りが良いことに加え、寒い季節などに装着した際に、使用者に冷たさを感じさせないため好ましい。緩衝部材8403または装着部8402などの、使用者の肌に触れる部材は、取り外し可能な構成とすると、クリーニングまたは交換が容易となるため好ましい。
図14Aにテレビジョン装置の一例を示す。テレビジョン装置7100は、筐体7101に表示部7000が組み込まれている。ここでは、スタンド7103により筐体7101を支持した構成を示している。
表示部7000に、本発明の一態様の半導体装置を適用することができる。表示部8204の表示領域の大きさ、即ち画面サイズは8インチ以上100インチ以下である。
図14Aに示すテレビジョン装置7100の操作は、筐体7101が備える操作スイッチ、及び、別体のリモコン操作機7111により行うことができる。または、表示部7000にタッチセンサを備えていてもよく、指等で表示部7000に触れることでテレビジョン装置7100を操作してもよい。リモコン操作機7111は、当該リモコン操作機7111から出力する情報を表示する表示部を有していてもよい。リモコン操作機7111が備える操作キーまたはタッチパネルにより、チャンネル及び音量の操作を行うことができ、表示部7000に表示される映像を操作することができる。
なお、テレビジョン装置7100は、受信機及びモデムなどを備えた構成とする。受信機により一般のテレビ放送の受信を行うことができる。また、モデムを介して有線または無線による通信ネットワークに接続することにより、一方向(送信者から受信者)または双方向(送信者と受信者間、あるいは受信者間同士など)の情報通信を行うことも可能である。
図14Bに、ノート型パーソナルコンピュータの一例を示す。ノート型パーソナルコンピュータ7200は、筐体7211、キーボード7212、ポインティングデバイス7213、外部接続ポート7214等を有する。筐体7211に、表示部7000が組み込まれている。
表示部7000に、本発明の一態様の半導体装置を適用することができる。
図14C及び図14Dに、デジタルサイネージの一例を示す。
図14Cに示すデジタルサイネージ7300は、筐体7301、表示部7000、及びスピーカ7303等を有する。さらに、LEDランプ、操作キー(電源スイッチ、または操作スイッチを含む)、接続端子、各種センサ、マイク等を有することができる。
図14Dは円柱状の柱7401に取り付けられたデジタルサイネージ7400である。デジタルサイネージ7400は、柱7401の曲面に沿って設けられた表示部7000を有する。
図14C及び図14Dにおいて、表示部7000に、本発明の一態様の半導体装置を適用することができる。
表示部7000が広いほど、一度に提供できる情報量を増やすことができる。また、表示部7000が広いほど、人の目につきやすく、例えば、広告の宣伝効果を高めることができる。
表示部7000にタッチパネルを適用することで、表示部7000に画像または動画を表示するだけでなく、使用者が直感的に操作することができ、好ましい。また、路線情報もしくは交通情報などの情報を提供するための用途に用いる場合には、直感的な操作によりユーザビリティを高めることができる。
また、図14C及び図14Dに示すように、デジタルサイネージ7300またはデジタルサイネージ7400は、ユーザが所持するスマートフォン等の情報端末機7311または情報端末機7411と無線通信により連携可能であることが好ましい。例えば、表示部7000に表示される広告の情報を、情報端末機7311または情報端末機7411の画面に表示させることができる。また、情報端末機7311または情報端末機7411を操作することで、表示部7000の表示を切り替えることができる。
また、デジタルサイネージ7300またはデジタルサイネージ7400に、情報端末機7311または情報端末機7411の画面を操作手段(コントローラ)としたゲームを実行させることもできる。これにより、不特定多数のユーザが同時にゲームに参加し、楽しむことができる。
図14Eに示す情報端末7550は、筐体7551、表示部7552、マイク7557、スピーカ部7554、カメラ7553、および操作スイッチ7555などを有する。表示部7552に、本発明の一態様に係る半導体装置を適用できる。また、表示部7552は、タッチパネルとしての機能を有する。また、情報端末7550は、筐体7551の内側にアンテナ、バッテリなどを備える。情報端末7550は、例えば、スマートフォン、携帯電話、タブレット型情報端末、タブレット型パーソナルコンピュータ、電子書籍端末等として用いることができる。
図14Fに腕時計型の情報端末の一例を示す。情報端末7660は、筐体7661、表示部7662、バンド7663、バックル7664、操作スイッチ7665、入出力端子7666などを備える。また、情報端末7660は、筐体7661の内側にアンテナおよびバッテリなどを備える。情報端末7660は、移動電話、電子メール、文章閲覧及び作成、音楽再生、インターネット通信、コンピュータゲームなどの種々のアプリケーションを実行することができる。
また、表示部7662はタッチセンサを備え、指またはスタイラスなどで画面に触れることで操作できる。例えば、表示部7662に表示されたアイコン7667に触れることで、アプリケーションを起動できる。操作スイッチ7665は、時刻設定のほか、電源のオン、オフ動作、無線通信のオン、オフ動作、マナーモードの実行及び解除、省電力モードの実行及び解除など、様々な機能を持たせることができる。例えば、情報端末7660に組み込まれたオペレーティングシステムにより、操作スイッチ7665の機能を設定することもできる。
また、情報端末7660は、通信規格された近距離無線通信を実行することが可能である。例えば無線通信可能なヘッドセットと相互通信することによって、ハンズフリーで通話することもできる。また、情報端末7660は入出力端子7666を備え、入出力端子7666を介して他の情報端末とデータの送受信を行うことができる。また入出力端子7666を介して充電を行うこともできる。なお、充電動作は入出力端子7666を介さずに無線給電により行ってもよい。
本実施の形態に示す構成は、他の実施の形態などに示した構成と適宜組み合わせて用いることができる。

Claims (10)

  1.  基板上に、複数の第1の端子電極及び複数の第2の端子電極を有し、
     前記第1の端子電極上に発光ダイオードと、
     前記第2の端子電極上に光電変換層を有する受光素子と、を有し、
     前記発光ダイオードは第1の電極及び第2の電極を有し、
     前記第1の電極は、前記第1の端子電極上に重なり、
     前記第1の端子電極は、前記発光ダイオードの駆動回路と電気的に接続され、
     前記第2の端子電極は、前記受光素子の駆動回路と電気的に接続される半導体装置。
  2.  請求項1において、前記第1の電極は、接続層を介して前記第1の端子電極と電気的に接続される半導体装置。
  3.  請求項1において、前記基板はガラス基板または石英基板またはプラスチック基板または半導体基板である半導体装置。
  4.  請求項1において、前記受光素子は、フォトダイオードチップである半導体装置。
  5.  請求項1において、前記基板上に酸化物半導体層を有するトランジスタと、多結晶シリコンを有するトランジスタとを有する半導体装置。
  6.  請求項1において、さらに前記発光ダイオード上に色変換層を有し、前記発光ダイオードからの発光は、前記色変換層を通過する半導体装置。
  7.  半導体基板の第1の領域に重なる第1の発光ダイオードと、
     前記半導体基板の第2の領域に重なる第2の発光ダイオードと、
     前記半導体基板の第3の領域に重なる第3の発光ダイオードと、を有し、
     前記半導体基板は、前記第1の領域、前記第2の領域、または前記第3の領域のいずれか一または複数と隣接する第4の領域とを有し、
     前記半導体基板の前記第4の領域は、光電変換層を有し、受光素子として機能する半導体装置。
  8.  請求項7において、前記第1の領域上に第1の電極、及び第2の電極を有し、
     前記第1の発光ダイオードは、前記第1の電極または前記第2の電極と一方の端子が接続された発光ダイオードチップである半導体装置。
  9.  請求項7において、前記第1の発光ダイオード、前記第2の発光ダイオード、前記第3の発光ダイオードのそれぞれの発光色は異なる半導体装置。
  10.  請求項7において、さらに前記第2の発光ダイオード上に色変換層を有し、前記第2の発光ダイオードからの発光は、前記色変換層を通過する半導体装置。
