Description
本発明は、反射型マスクブランクおよびその製造方法、ならびに該マスクブランク用の反射層付き基板に関する。
近年、半導体デバイスを構成する集積回路の微細化に伴い、可視光や紫外光(波長193~365nm)またはArFエキシマレーザ光(波長193nm)等を用いた従来の露光技術に代わる露光方法として、極端紫外光(Etreme Ultra Violet:以下、「EUV」と呼ぶ。)リソグラフィが検討されている。
EUVリソグラフィでは、露光に用いる光源として、ArFエキシマレーザ光よりも短波長のEUV光が用いられる。なお、EUV光とは、軟X線領域または真空紫外線領域の波長の光をいい、具体的には、波長が0.2~100nm程度の光である。EUV光としては、例えば、波長が13.5nm程度のEUV光が使用される。
EUV光は、あらゆる物質に対して吸収され易いため、従来の露光技術で用いられていた屈折光学系を使用できない。そのため、EUVリソグラフィでは、反射型マスクやミラー等の反射光学系が用いられる。EUVリソグラフィにおいては、反射型マスクが転写用マスクとして用いられる。
マスクブランクは、フォトマスク製造に用いられるパターニング前の積層体である。反射型マスクブランクの場合、ガラス製等の基板上にEUV光を反射する反射層と、EUV光を吸収する吸収層とがこの順で形成された構造を有している。反射層としては、EUV光に対して低屈折率となる低屈折率層と、EUV光に対して高屈折率となる高屈折率層とを交互に積層することで、EUV光を層表面に照射した際の光線反射率が高められた反射多層膜が通常用いられる。反射多層膜の低屈折率層としては、モリブデン(Mo)層が、高屈折率層としては、ケイ素(Si)層が通常用いられる。

反射型マスクブランクの製造時において、反射多層膜、および、吸収層の成膜には、スパッタリング法が均質な膜厚を作製し易い点、タクトが短い点、膜厚制御がしやすい点等の理由から好ましく用いられる。ここで、反射多層膜を構成する高屈折率層および低屈折率層の形成には、イオンビームスパッタリング法が好ましく用いられる(特許文献1)。
スパッタリング法は、荷電粒子によりスパッタリングターゲット表面に衝撃を与え、ターゲットからスパッタ粒子を叩き出し、ターゲットと対向させて配置した基板上にスパッタ粒子を堆積させて薄膜を形成する成膜法である。
イオンビームスパッタリング法の場合、装置内を高真空に排気後、スパッタ用ガスをイオン源に導入し、イオン源内のフィラメントから発生した熱電子が、導入したガスと衝突することによってイオン化されプラズマを発生させる。このプラズマをグリッド電極に電界を印加することによってイオンビームとして引き出して加速し、ターゲットに衝突させてスパッタを行う。
イオンビームスパッタリング法の場合、装置内を高真空に排気後、スパッタ用ガスをイオン源に導入し、イオン源内のフィラメントから発生した熱電子が、導入したガスと衝突することによってイオン化されプラズマを発生させる。このプラズマをグリッド電極に電界を印加することによってイオンビームとして引き出して加速し、ターゲットに衝突させてスパッタを行う。
イオンビームスパッタリング法は、マグネトロンスパッタリング法と違い、引き出したイオンビームが一定の拡散角をもって直進する。そのため、ターゲット以外の周辺部材にもイオンビームが衝突する問題がある。
イオンビームが衝突することで、ターゲット周辺部材、例えば防着シールドのスパッタが進行し、スパッタ粒子を発生させる。ターゲット周辺部材で発生したスパッタ粒子が形成する薄膜に混入すると、形成する薄膜にコンタミ(以下、本願明細書において、「ターゲット周辺部材由来のコンタミ」という場合がある。)を生じさせる。
イオンビームが衝突することで、ターゲット周辺部材、例えば防着シールドのスパッタが進行し、スパッタ粒子を発生させる。ターゲット周辺部材で発生したスパッタ粒子が形成する薄膜に混入すると、形成する薄膜にコンタミ(以下、本願明細書において、「ターゲット周辺部材由来のコンタミ」という場合がある。)を生じさせる。
反射多層膜を構成する高屈折率層および低屈折率層にターゲット周辺部材由来のコンタミが生じるとこれらの層の屈折率が変化する。これにより、反射率が低下するおそれがある。この場合、コンタミが生じた部位は、反射多層膜の表面におけるEUV波長域の光のピーク反射率が局所的に低くなる。その結果、反射多層膜の表面におけるEUV波長域の光のピーク反射率の強度低下が生じる。
反射多層膜の表面におけるEUV波長域の光のピーク反射率の強度低下が生じると、反射型マスクブランクから作製した反射型マスクを用いてEUVリソグラフィを実施した際に、ウェハ上レジストへ照射されるEUV露光量の不足が生じるおそれがある。このことは、露光フィールド内におけるパターニングが不十分となり、高精度のパターニングを阻害する要因となる。
本発明は、反射多層膜の反射率特性に優れた反射型マスクブランクおよびその製造方法、ならびに該マスクブランク用の反射層付き基板の提供を課題とする。
本願発明者らは、鋭意検討した結果、以下の構成により上記課題を解決できることを見出した。

本発明は、反射多層膜の反射率特性に優れた反射型マスクブランクおよびその製造方法、ならびに該マスクブランク用の反射層付き基板を提供できる。
以下、本発明の実施形態について説明する。
まず初めに、本実施形態の反射型マスクブランクの製造方法について記載する。
本実施形態の反射型マスクブランクの製造方法は、イオン源として、He、Ne、Ar、Kr、Xe、RnおよびN2から選択される少なくとも1種の不活性ガスを含むプロセスガスを使用し、グリッドに電圧を印加して発生したイオンを加速し、該イオンをターゲットに衝突させてスパッタを行うイオンビームスパッタリング装置を用いて基板上に反射多層膜を形成する手順を含む。
まず初めに、本実施形態の反射型マスクブランクの製造方法について記載する。
本実施形態の反射型マスクブランクの製造方法は、イオン源として、He、Ne、Ar、Kr、Xe、RnおよびN2から選択される少なくとも1種の不活性ガスを含むプロセスガスを使用し、グリッドに電圧を印加して発生したイオンを加速し、該イオンをターゲットに衝突させてスパッタを行うイオンビームスパッタリング装置を用いて基板上に反射多層膜を形成する手順を含む。
基板上に反射多層膜を形成する手順では、上記したイオンビームスパッタリング装置を用いて、基板上に、EUV光に対して低屈折率となる低屈折率層と、EUV光に対して高屈折率となる高屈折率層とを交互に積層して反射多層膜を形成する。
本願発明者らは、上記したイオンビームスパッタリング装置を用いて基板上に形成される反射多層膜におけるターゲット周辺部材由来のコンタミの発生について以下の知見を得た。
(1)成膜時のイオンビームスパッタリング装置に供給されるプロセスガスの流量Fを減らすと、形成される反射多層膜中のターゲット周辺部材由来のコンタミが少なくなった。これは、成膜時のプロセスガスの流量が減少することにより、イオンビームの平均自由工程が伸び、防着シールド等のターゲット周辺部材への衝突によるターゲット周辺部材のスパッタが起こりにくくなったことが原因と推測される。
(2)グリッドの有効面積Sが小さくなると、形成される反射多層膜中のターゲット周辺部材由来のコンタミが少なくなった。これは、イオンビームを引き出すグリッドの有効面積が小さくなったため、同じ拡散角だったとしても、イオンビームがターゲットを配置した部位に到達した際の照射径が小さくなるため、ターゲット周辺部材へのイオンビームの衝突が起こりにくくなったためと推測される。
上記の知見に基づき、本願発明者らは、グリッドの有効面積S(cm2)と、成膜時のイオンビームスパッタリング装置に供給されるプロセスガスの流量F(sccm)との積(S×F)を所定の数値以下とすることにより、反射多層膜におけるターゲット周辺部材由来のコンタミの発生が抑制され、反射多層膜の反射率特性が良好になることを見出した。具体的には、上記により、反射多層膜の表面におけるEUV波長域の光のピーク反射率の強度が向上することを見出した。
本実施形態の反射型マスクブランクの製造方法は、グリッドの有効面積S(cm2)と、成膜時のイオンビームスパッタリング装置に供給されるプロセスガスの流量F(sccm)との積(S×F)が、3600(cm2・sccm)以下である。グリッドの有効面積Sと成膜時のプロセスガスの流量Fとの積(S×F)が上記範囲を満たすことにより、反射多層膜におけるターゲット周辺部材由来のコンタミの発生が抑制される。これにより、反射多層膜の反射率特性が良好になる、具体的には、反射多層膜の表面におけるEUV波長域の光のピーク反射率の面内均一性が向上する。
本実施形態の反射型マスクブランクの製造方法において、グリッドの有効面積S(cm2)と、成膜時のプロセスガスの流量F(sccm)との積(S×F)が、3000(cm2・sccm)以下が好ましく、2500(cm2・sccm)以下がより好ましい。
本実施形態の反射型マスクブランクの製造方法において、グリッドの有効面積S(cm2)と、成膜時のプロセスガスの流量F(sccm)との積(S×F)が、1000(cm2・sccm)以上が好ましく、1500(cm2・sccm)以上がより好ましく、1800(cm2・sccm)以上がさらに好ましい。グリッドの有効面積Sと成膜時のプロセスガスの流量Fとの積(S×F)が1000(cm2・sccm)以上であれば、イオンビームスパッタリング装置内でのガスの衝突による電子の生成とそれによるイオンビームの中和が十分に行われる点で優れている。
本願明細書において、グリッドの有効面積S(cm2)とは、グリッドのうち、格子状の開口部が設けられた部位の面積を指す。グリッドの有効面積Sは、下記式を用いて算出する。

上記式中、rはグリッドのうち、格子状の開口部が設けられた部位の半径(cm)であり、グリッドのうち、格子状の開口部が設けられた部位の公称直径(cm)を1/2倍して求める。グリッドのうち、格子状の開口部が設けられた部位の形状は円形であることが多いが、グリッドのうち、格子状の開口部が設けられた部位の形状が円形以外の場合は、グリッドのうち、格子状の開口部が設けられた部位の円相当径を求め、そこからrを求める。
S=π×r2(cm2)
上記式中、rはグリッドのうち、格子状の開口部が設けられた部位の半径(cm)であり、グリッドのうち、格子状の開口部が設けられた部位の公称直径(cm)を1/2倍して求める。グリッドのうち、格子状の開口部が設けられた部位の形状は円形であることが多いが、グリッドのうち、格子状の開口部が設けられた部位の形状が円形以外の場合は、グリッドのうち、格子状の開口部が設けられた部位の円相当径を求め、そこからrを求める。
グリッドの有効面積Sは、200cm2以下が好ましい。グリッドの有効面積Sが200cm2以下であると、同じ拡散角だったとしても、イオンビームがターゲットを配置した部位に到達した際の照射径が小さくなるため、ターゲット周辺部材へのイオンビームの衝突が起こりにくくなる。そのため、反射多層膜におけるターゲット周辺部材由来のコンタミの発生の抑制という点で優れている。グリッドの有効面積Sは、190cm2以下がより好ましい。
グリッドの有効面積Sは、100cm2以上が好ましい。グリッドの有効面積Sが100cm2以上であれば、反射型マスクブランクの生産性の点で優れている。グリッドの有効面積Sは、110cm2以上がより好ましい。
グリッドの有効面積Sは、100cm2以上が好ましい。グリッドの有効面積Sが100cm2以上であれば、反射型マスクブランクの生産性の点で優れている。グリッドの有効面積Sは、110cm2以上がより好ましい。
成膜時にイオンビームスパッタリング装置に供給されるプロセスガスの流量Fは、18sccm以下が好ましい。成膜時のプロセスガスの流量Fが18sccm以下であると、イオンビームの平均自由工程が伸び、ターゲット周辺部材への衝突によるターゲット周辺部材のスパッタが起こりにくくなる。そのため、反射多層膜におけるターゲット周辺部材由来のコンタミの発生の抑制という点で優れている。
成膜時のプロセスガスの流量Fは、5sccm以上が好ましい。成膜時のプロセスガスの流量Fが5sccm以上であれば、放電安定性の点で優れている。

本実施形態の反射型マスクブランクの製造方法において、イオンビームスパッタリング装置に供給されるプロセスガスは、He、Ne、Ar、Kr、Xe、RnおよびN2のうち、1種のみを含んでもよく、2種以上を含んでもよい。
イオンビームスパッタリング装置に供給されるプロセスガスは、Arを含むことが経済性および放電のしやすさの点から好ましい。
イオンビームスパッタリング装置に供給されるプロセスガスは、Arを含むことが経済性および放電のしやすさの点から好ましい。
本実施形態の反射型マスクブランクの製造方法において、形成する反射多層膜に応じて、スパッタリングターゲットを選択して、イオンビームスパッタリングを実施すればよい。
例えば、反射多層膜が、Mo/Si反射多層膜の場合、ターゲットとして、Moターゲットを使用し、イオン源として、He、Ne、Ar、Kr、Xe、RnおよびN2から選択される少なくとも1種の不活性ガスを含むプロセスガスを使用し、グリッドに電圧を印加して発生したイオンを加速し、該イオンをMoターゲットに衝突させてスパッタを行い、低屈折率層としてMo層を形成する。
次に、ターゲットとして、Siターゲットを使用し、イオン源として、He、Ne、Ar、Kr、Xe、RnおよびN2から選択される少なくとも1種の不活性ガスを含むプロセスガスを使用し、グリッドに電圧を印加して発生したイオンを加速し、該イオンをSiターゲットに衝突させてスパッタを行い、高屈折率層としてSi層を形成する。この手順を交互に繰り返して、基板上に、Mo層およびSi層が交互に所定回数積層した反射多層膜を形成する。
本実施形態の反射型マスクブランクの製造方法において、グリッドの有効面積Sおよび成膜時のプロセスガスの流量F以外の、反射多層膜の形成時におけるイオンビームスパッタリングの条件は、形成する反射多層膜に応じて適宜選択する。
反射多層膜が、Mo/Si反射多層膜の場合、ビーム電圧は100~1500Vが好ましく、150~1200Vがより好ましく、200~1000Vがさらに好ましい。チャンバ内の圧力は、1.0Pa以下が好ましく、1.0×10-1Pa以下がより好ましく、8.0×10-2Pa以下がさらに好ましく、6.0×10-2Pa以下が特に好ましい。
本実施形態の反射型マスクブランクの製造方法に用いるイオンビームスパッタリング装置はターゲットを覆うように防着シールドが配置されていることが、ターゲットへの異物の付着を防止するため好ましい。ターゲットやターゲット周辺に配置される防着シールド等は回転させる場合があり、サーボモーターへの負荷を考慮しSUS(ステンレススチール)よりも軽量なAlを使用する場合がある。そのため、スパッタ装置にはチャンバー内の着膜防止の為に防着板を設ける場合があるが、防着板と防着シールドとは材質や事前処理が一般的に異なる。
防着シールドの構成材料は特に限定されないが、Al、Fe、Cr、Ni、Y、Cu、Mn、Zn、Si、Mg、V、Sn、MoおよびZrからなる群から選択される少なくとも1種の元素を含むことが、加工性、および使用時の材料安定性の理由から好ましく、Alを含むことがより好ましい。防着シールドの構成材料は、上記の元素を2種以上含んでいてもよい。
本実施形態の反射型マスクブランクの製造方法において、基板上に反射多層膜を形成する手順以外は特に限定されない。例えば、以下の手順を実施する。
・反射多層膜上に、反射多層膜の保護層を形成する手順
・保護層上にEUV光を吸収する吸収層を形成する手順
反射型マスクブランクが、マスクパターンの検査に使用する検査光における低反射層を有する場合、さらに、以下の手順を実施する。
・吸収層上に低反射層を形成する手順
・反射多層膜上に、反射多層膜の保護層を形成する手順
・保護層上にEUV光を吸収する吸収層を形成する手順
反射型マスクブランクが、マスクパターンの検査に使用する検査光における低反射層を有する場合、さらに、以下の手順を実施する。
・吸収層上に低反射層を形成する手順
保護層を形成する手順では、マグネトロンスパッタリング法、イオンビームスパッタリング法等の周知の成膜法を用いて保護層を形成する。例えば上記したイオンビームスパッタリング装置を使用して、保護層としてRu層を形成する場合、ターゲットとして、Ruターゲットを使用し、イオン源として、He、Ne、Ar、Kr、Xe、RnおよびN2から選択される少なくとも1種の不活性ガスを含むプロセスガスを使用し、グリッドに電圧を印加して発生したイオンを加速し、該イオンをRuターゲットに衝突させてスパッタを行い、Ru層を形成する。
イオンビームスパッタリングの実施時、グリッドの有効面積S(cm2)、成膜時のプロセスガスの流量F(sccm)、グリッドの有効面積S(cm2)と成膜時のプロセスガスの流量F(sccm)との積(S×F)が、反射多層膜について記載した条件を満たすことが好ましい。
また、ビーム電圧、およびチャンバ内の圧力の好適範囲は、反射多層膜について記載したのと同様である。

吸収層を形成する手順では、マグネトロンスパッタリング法やイオンビームスパッタリング法のようなスパッタリング法等の乾式成膜法を用いて形成する。
例えば、吸収層として、マグネトロンスパッタリング法を用いてTaNH層を形成する場合、以下の条件で形成する。

低反射層を形成する手順では、マグネトロンスパッタリング法やイオンビームスパッタリング法のようなスパッタリング法等の乾式成膜法を用いて形成する。
例えば、低反射層として、マグネトロンスパッタリング法を用いてTaON層を形成する場合、以下の条件で形成する。

次に、本実施形態の反射層付き基板について記載する。反射層付き基板は、反射型マスクブランクの前駆体として用いられる。
図1は、本発明の反射層付き基板の一実施形態を示す概略断面図である。図1に示す反射層付き基板1は、基板11上に、反射層12と、該反射層12の保護層13とがこの順に形成されている。反射層12は、低屈折率層と高屈折率層とを交互に複数回積層させてなる反射多層膜である。
本発明の反射層付き基板は、本発明の反射型マスクブランクの製造方法により製造される。
図1は、本発明の反射層付き基板の一実施形態を示す概略断面図である。図1に示す反射層付き基板1は、基板11上に、反射層12と、該反射層12の保護層13とがこの順に形成されている。反射層12は、低屈折率層と高屈折率層とを交互に複数回積層させてなる反射多層膜である。
本発明の反射層付き基板は、本発明の反射型マスクブランクの製造方法により製造される。
本実施形態の反射層付き基板は、低屈折率層中の最も含有量が多い金属原子を金属Xとし、基板11の構成成分をなす金属、低屈折率層の構成成分をなす金属、高屈折率層の構成成分をなす金属、保護層13の構成成分をなす金属以外の金属を金属Yとするとき、反射層付き基板を蛍光X線分析(XRF)により測定した際に、金属Xに帰属されるピークに対する金属Yに帰属されるピークの強度比(金属Yに帰属されるピークの強度/金属Xに帰属されるピークの強度)が0.0060以下である。
低屈折率層中の最も含有量が多い金属原子を金属Xとする理由を以下に記載する。
反射多層膜の低屈折率層としては、モリブデン(Mo)層が、高屈折率層としては、ケイ素(Si)層が通常用いられる。そのため、高屈折率層中の最も含有量が多い金属原子はSiが一般的である。一方、基板には、SiO2-TiO2系ガラスが通常用いられ、Siを含む。XRFにより反射層付き基板を測定した際に、反射多層膜の下地の基板のSiが検出され、反射多層膜中のSiに帰属されるピークを特定するのが困難な場合がある。
反射多層膜の低屈折率層としては、モリブデン(Mo)層が、高屈折率層としては、ケイ素(Si)層が通常用いられる。そのため、高屈折率層中の最も含有量が多い金属原子はSiが一般的である。一方、基板には、SiO2-TiO2系ガラスが通常用いられ、Siを含む。XRFにより反射層付き基板を測定した際に、反射多層膜の下地の基板のSiが検出され、反射多層膜中のSiに帰属されるピークを特定するのが困難な場合がある。
これに対し、低屈折率層中の最も含有量が多い金属原子はMoが一般的である。反射多層膜の下地の基板は、通常Moを含まない。そのため、XRFにより反射層付き基板を測定した際に、反射多層膜中のMoに帰属されるピークを特定するのが容易である。
低屈折率層中の最も含有量が多い金属原子が2種以上ある場合、それらのうち、いずれか1種の金属原子を金属Xとする。

本願明細書において、基板11の構成成分をなす金属とは、基板11の構成成分として、意図的に配合する金属を指す。不純物として基板11に混入する金属は含まない。低屈折率層の構成成分をなす金属、高屈折率層の構成成分をなす金属、および保護層の構成成分についても同様である。したがって、金属Yの代表例は、反射多層膜におけるターゲット周辺部材由来のコンタミをなす金属であり、例えば、Al、Fe、Cr、Ni、Y、Cu、Mn、Zn、Si、Mg、V、Sn、Mo、Zrである。
反射層付き基板をXRFにより測定した際の金属Xに帰属されるピークに対する金属Yに帰属されるピークの強度比(金属Yに帰属されるピークの強度/金属Xに帰属されるピークの強度)が0.0060以下であれば、反射多層膜の低屈折率層を構成する金属Xに対し、反射多層膜におけるターゲット周辺部材由来のコンタミをなす金属Yがきわめて少ない。そのため、反射多層膜の表面におけるEUV波長域の光のピーク反射率の強度低下が抑制される。
金属Xに帰属されるピークに対する金属Yに帰属されるピークの強度比(金属Yに帰属されるピークの強度/金属Xに帰属されるピークの強度)は、0.0055以下が好ましく、0.0050以下がより好ましい。金属Xに帰属されるピークに対する金属Yに帰属されるピークの強度比(金属Yに帰属されるピークの強度/金属Xに帰属されるピークの強度)は、0.00001以上が好ましい。
金属Yとして、2種以上の元素が検出された場合、これらの元素に帰属されるピークの強度のうち最大値を金属Yに帰属されるピークの強度とする。
本実施形態の反射層付き基板についてさらに記載する。
基板11は、EUVマスクブランク用の基板としての特性を満たす。そのため、基板11は、低熱膨張係数(具体的には、20℃における熱膨張係数が0±0.05×10-7/℃が好ましく、より好ましくは0±0.03×10-7/℃)を有し、平滑性、平坦度、およびマスクブランクまたはパターン形成後のフォトマスクの洗浄等に用いる洗浄液への耐性に優れる。基板11としては、具体的には低熱膨張係数を有するガラス、例えばSiO2-TiO2系ガラス等を用いるが、これに限定されず、β石英固溶体を析出した結晶化ガラスや石英ガラスやシリコンや金属等の基板も使用できる。
基板11は、表面粗さ(rms)0.15nm以下の平滑な表面と100nm以下の平坦度を有すると、パターン形成後のフォトマスクにおいて高反射率および転写精度が得られるため好ましい。
基板11の大きさや厚さ等はマスクの設計値等により適宜決定される。
基板11の反射多層膜が形成される側の表面に欠点が存在しないのが好ましい。しかし、欠点が存在していても、凹状欠点および/または凸状欠点によって位相欠点が生じなければよい。具体的には、凹状欠点の深さおよび凸状欠点の高さが2nm以下、かつこれら凹状欠点および凸状欠点の半値幅は60nm以下が好ましい。凹状欠点の半値幅とは、凹状欠点の深さの1/2深さ位置での幅を指す。凸状欠点の半値幅とは、凸状欠点の高さの1/2高さ位置での幅を指す。
基板11の反射多層膜が形成される側の表面に欠点が存在しないのが好ましい。しかし、欠点が存在していても、凹状欠点および/または凸状欠点によって位相欠点が生じなければよい。具体的には、凹状欠点の深さおよび凸状欠点の高さが2nm以下、かつこれら凹状欠点および凸状欠点の半値幅は60nm以下が好ましい。凹状欠点の半値幅とは、凹状欠点の深さの1/2深さ位置での幅を指す。凸状欠点の半値幅とは、凸状欠点の高さの1/2高さ位置での幅を指す。
反射多層膜は、高屈折率層と低屈折率層を交互に複数回積層させることにより、高EUV光線反射率を達成する。反射多層膜において、高屈折率層には、Siが広く使用され、低屈折率層にはMoが広く使用される。すなわち、Mo/Si反射多層膜が最も一般的である。
反射多層膜は、反射型マスクブランクの反射層として所望の特性を有する限り特に限定されない。ここで、反射多層膜に特に要求される特性は、高EUV光線反射率である。具体的には、EUV光の波長領域の光線を入射角6度で反射多層膜表面に照射した際に、EUV波長域の光のピーク反射率(すなわち、波長13.5nm付近の光線反射率の極大値。以下、本願明細書において、「EUV光のピーク反射率」という。)は60%以上が好ましく、65%以上がより好ましい。また、反射多層膜の上に保護層13を設けた状態でも、EUV光のピーク反射率は60%以上が好ましく、65%以上がより好ましい。
反射多層膜を構成する各層の膜厚および層の繰り返し単位の数は、使用する膜材料および反射層に要求されるEUV光線反射率に応じて適宜選択できる。Mo/Si反射多層膜を例にとると、EUV光線反射率の最大値が60%以上の反射多層膜とするには、反射多層膜は膜厚2.3nm±0.1nmのMo層と、膜厚4.5nm±0.1nmのSi層とを繰り返し単位数が30~60になるように積層させればよい。
反射多層膜表面の酸化を防止するため、反射多層膜の最上層は酸化されにくい材料の層とするのが好ましい。酸化されにくい材料の層は反射多層膜のキャップ層として機能する。キャップ層として機能する酸化されにくい材料の層の具体例としては、Si層がある。反射多層膜がMo/Si反射多層膜である場合、最上層をSi層とすることにより、該最上層がキャップ層として機能する。その場合キャップ層の膜厚は、11±2nmが好ましい。
(保護層)
保護層13は、エッチングプロセス、通常はドライエッチングプロセスにより吸収層14にパターン形成する際に、反射多層膜がエッチングプロセスによりダメージを受けないよう、反射多層膜の保護を目的として設けられる。したがって、保護層の材質としては、吸収層14のエッチングプロセスによる影響を受けにくい、つまりこのエッチング速度が吸収層14よりも遅く、しかもこのエッチングプロセスによるダメージを受けにくい物質が選択される。上記の特性を満たすため、保護層13は、Ruを含むことが好ましい。
保護層13は、エッチングプロセス、通常はドライエッチングプロセスにより吸収層14にパターン形成する際に、反射多層膜がエッチングプロセスによりダメージを受けないよう、反射多層膜の保護を目的として設けられる。したがって、保護層の材質としては、吸収層14のエッチングプロセスによる影響を受けにくい、つまりこのエッチング速度が吸収層14よりも遅く、しかもこのエッチングプロセスによるダメージを受けにくい物質が選択される。上記の特性を満たすため、保護層13は、Ruを含むことが好ましい。
保護層13の膜厚は、1~60nmが好ましく、1~40nmがより好ましい。
次に、本実施形態の反射型マスクブランクについて記載する。
図2は、本発明の反射型マスクブランクの一実施形態を示す概略断面図である。図2に示す反射型マスクブランク10は、基板11上に、反射層12と、保護層13と、吸収層14とがこの順に形成されている。図2に示す反射型マスクブランク10は、図1に示す反射層付き基板1の保護層13上に吸収層14を形成してなる。
図2は、本発明の反射型マスクブランクの一実施形態を示す概略断面図である。図2に示す反射型マスクブランク10は、基板11上に、反射層12と、保護層13と、吸収層14とがこの順に形成されている。図2に示す反射型マスクブランク10は、図1に示す反射層付き基板1の保護層13上に吸収層14を形成してなる。
吸収層14に特に要求される特性は、EUV光線反射率が極めて低いことである。具体的には、EUV光の波長領域の光線を吸収層14表面に照射した際の、EUV光のピーク反射率は5%以下が好ましく、3%以下がより好ましく、1%以下が特に好ましい。
上記の特性を達成するため、吸収層14は、EUV光の吸収係数が高い材料で構成される。EUV光の吸収係数が高い材料としては、タンタル(Ta)を主成分とする材料が好ましい。本願明細書において、タンタル(Ta)を主成分とする材料と言った場合、当該材料中Taを20at%以上含有する材料を意味する。
吸収層14に用いるTaを主成分とする材料は、Ta以外にハフニウム(Hf)、Si、ジルコニウム(Zr)、ゲルマニウム(Ge)、ホウ素(B)、パラジウム(Pd)、錫(Sn)、クロム(Cr)、マンガン(Mn)、鉄(Fe)、コバルト(Co)、銀(Ag)、カドミウム(Cd)、インジウム(In)、アンチモン(Sb)、タングステン(W)、レニウム(Re)、オスミウム(Os)、イリジウム(Ir)、白金(Pt)、金(Au)、タリウム(Tl)、鉛(Pb)、ビスマス(Bi)、炭素(C)、チタン(Ti)、ジルコニウム(Zr)、Mo、Ru、ロジウム(Rh)、パラジウム(Pd)、カルシウム(Ca)、マグネシウム(Mg)、Al、ニッケル(Ni)、銅(Cu)、亜鉛(Zn)、ガリウム(Ga)、ヒ素(As)、セレン(Se)、テルル(Te)、水素(H)および窒素(N)のうち少なくとも1成分を含むことが好ましい。Ta以外の上記の元素を含む材料の具体例としては、例えば、TaN、TaNH、TaHf、TaHfN、TaBSi、TaBSiN、TaB、TaBN、TaSi、TaSiN、TaGe、TaGeN、TaZr、TaZrN、TaPd、TaSn、TaPdN、TaSn、TaCr、TaMn、TaFe、TaCo、TaAg、TaCd、TaIn、TaSb、TaW等が挙げられる。
吸収層14の膜厚は、20~90nmが好ましい。
さらに、本実施形態の反射型マスクブランクでは、吸収層14上にマスクパターンの検査に使用する検査光における低反射層が形成されていてもよい。
低反射層はマスクパターンの検査に使用する検査光において、低反射となるような膜で構成される。反射型マスクを作製する際、吸収層にパターンを形成した後、このパターンが設計通りに形成されているかどうか検査する。
このマスクパターンの検査では、検査光として通常257nm程度の光を使用した検査機が使用される。つまり、この257nm程度の光の反射率の差、具体的には、吸収層がパターン形成により除去されて露出した面と、パターン形成により除去されずに残った吸収層表面との反射率の差によって検査される。ここで、前者は保護層表面である。したがって、検査光の波長に対する保護層表面と、吸収層表面と、の反射率の差が小さいと検査時のコントラストが悪くなり、正確な検査ができないことになる。検査光の波長に対する保護層表面と、吸収層表面と、の反射率の差が小さい場合は、低反射層の形成により、検査時のコントラストが良好となる。
吸収層上に低反射層を形成する場合、低反射層は、検査光の波長領域の光線を低反射層表面に照射した際における該検査光の波長の最大反射率が、15%以下であることが好ましく、10%以下がより好ましく、5%以下がさらに好ましい。
低反射層は、上記の特性を達成するため、検査光の波長の屈折率が吸収層よりも低い材料で構成されることが好ましい。
この特性を満たす低反射層としては、Ta、Pd、Cr、Si、Hfからなる群から選ばれる少なくとも一つと、酸素(O)およびNからなる群から選ばれる少なくとも一つと、を含有するものがある。このような低反射層の好適例としては、TaPdO層、TaPdON層、TaON層、CrO層、CrON層、SiON層、SiN層、HfO層、HfON層が挙げられる。
この特性を満たす低反射層としては、Ta、Pd、Cr、Si、Hfからなる群から選ばれる少なくとも一つと、酸素(O)およびNからなる群から選ばれる少なくとも一つと、を含有するものがある。このような低反射層の好適例としては、TaPdO層、TaPdON層、TaON層、CrO層、CrON層、SiON層、SiN層、HfO層、HfON層が挙げられる。
本実施形態の反射型マスクブランク10は、反射多層膜、保護層13、吸収層14、および、必要に応じて形成される低反射層以外に、反射型マスクブランクの分野において公知の機能膜を有していてもよい。このような機能膜の具体例としては、例えば、日本国特表2003-501823号公報に記載されているもののように、基板の静電チャッキングを促すために、基板の裏面側に施される高誘電性コーティングが挙げられる。
本実施形態の反射型マスクブランクの吸収層(吸収層上に低反射層が形成されている場合は、吸収層および低反射層)を少なくともパターニングすることで、本実施形態の反射型マスクが得られる。
以下に実施例を用いて本発明をさらに詳しく説明するが、本発明はこれら実施例に限定されるものではない。例1~例4のうち、例1~例3が実施例であり、例4が比較例である。
(例1)
例1では、図1に示す反射層付き基板1を作製した。
成膜用の基板11として、SiO2-TiO2系のガラス基板(外形6インチ(152mm)角、厚さが6.3mm)を使用した。このガラス基板の20℃における熱膨張係数は0.02×10-7/℃、ヤング率は67GPa、ポアソン比は0.17、比剛性は3.07×107m2/s2であった。このガラス基板を研磨により、表面粗さ(rms)が0.15nm以下の平滑な表面と100nm以下の平坦度に形成した。
例1では、図1に示す反射層付き基板1を作製した。
成膜用の基板11として、SiO2-TiO2系のガラス基板(外形6インチ(152mm)角、厚さが6.3mm)を使用した。このガラス基板の20℃における熱膨張係数は0.02×10-7/℃、ヤング率は67GPa、ポアソン比は0.17、比剛性は3.07×107m2/s2であった。このガラス基板を研磨により、表面粗さ(rms)が0.15nm以下の平滑な表面と100nm以下の平坦度に形成した。
基板11の裏面側には、マグネトロンスパッタリング法を用いて厚さ100nmのCr膜を成膜することによって、シート抵抗100Ω/□の高誘電性コーティングを施した。
平板形状をした通常の静電チャックに、形成したCr膜を介して基板11(外形6インチ(152mm)角、厚さ6.3mm)を固定して、該基板11の表面上にイオンビームスパッタリング法を用いてMo膜およびSi膜を交互に成膜することを40周期繰り返すことにより、反射層12として合計膜厚272nm((2.3nm+4.5nm)×40)のMo/Si反射多層膜を形成した。
平板形状をした通常の静電チャックに、形成したCr膜を介して基板11(外形6インチ(152mm)角、厚さ6.3mm)を固定して、該基板11の表面上にイオンビームスパッタリング法を用いてMo膜およびSi膜を交互に成膜することを40周期繰り返すことにより、反射層12として合計膜厚272nm((2.3nm+4.5nm)×40)のMo/Si反射多層膜を形成した。
さらに、Mo/Si反射多層膜上に、イオンビームスパッタリング法を用いて、保護層13として膜厚2.5nmのRu層を形成した。
使用したイオンビームスパッタリング装置は、ターゲットを覆うように、Al製の防着シールドが配置されている。グリッドのうち、格子状の開口部が設けられた部位は円形である。なお防着シールドは最表面がAl溶射された防着シールドを用いた。
プロセスガスは、Arガスを使用した。成膜時のプロセスガスのArの流量F、グリッドのうち、格子状の開口部が設けられた部位の公称直径(下記表では、「グリッドの公称直径」と記載する。)、グリッドのうち、格子状の開口部が設けられた部位の半径r、グリッドの有効面積S、グリッドの有効面積Sと成膜時のプロセスガスのArの流量Fとの積(F×S)は下記表に示す通りである。ビーム電圧は600Vとし、チャンバ内の圧力は、2.7×10-2Paとした。
得られた反射層付き基板は、低屈折率層中の最も含有量が多い金属XはMoである。基板11の構成成分をなす金属、低屈折率層の構成成分をなす金属、高屈折率層の構成成分をなす金属、保護層13の構成成分をなす金属以外の金属YはAlである。そのため、得られた反射層付き基板をXRFにより測定し、Moに帰属されるピークに対する、Alに帰属されるピークの強度比(Alに帰属されるピークの強度/Moに帰属されるピークの強度)を求めた。ピーク強度はバックグラウンドを差し引いたネット強度を用いて算出した。なお、XRFの測定条件は以下に示す通りである。

また、Ru層表面に、EUV光を入射角6度で照射した。この時のEUV波長域の反射光を、EUV反射率計を用いて測定し、同波長域のピーク反射率の面内分布の最小値を求め、例1の同波長域のピーク反射率の面内分布の最小値を基準としたピーク反射率の増減率を算出した。なお、ピーク反射率の増減率が正の値の場合、ピーク反射率の増加率を表し、負の値の場合、ピーク反射率の減少率を表す。EUV光のピーク反射率の増減率を以下の基準で評価した。
◎ EUV波長域の光のピーク反射率の増減率(%)が0.20%より大きい
〇 EUV波長域の光のピーク反射率の増減率(%)が0%以上、0.20%以下

(例2~4)
成膜時のプロセスガスのArの流量F、グリッドのうち、格子状の開口部が設けられた部位の公称直径、グリッドのうち、格子状の開口部が設けられた部位の半径r、グリッドの有効面積S、グリッドの有効面積Sと、成膜時のプロセスガスのArの流量Fとの積(F×S)は下記表に示す条件として、例1と同様の手順で反射層付き基板を作製した。
成膜時のプロセスガスのArの流量F、グリッドのうち、格子状の開口部が設けられた部位の公称直径、グリッドのうち、格子状の開口部が設けられた部位の半径r、グリッドの有効面積S、グリッドの有効面積Sと、成膜時のプロセスガスのArの流量Fとの積(F×S)は下記表に示す条件として、例1と同様の手順で反射層付き基板を作製した。
次いで、反射層付き基板をXRFにより測定し、Moに帰属されるピークに対する、Alに帰属されるピークの強度比(Alに帰属されるピークの強度/Moに帰属されるピークの強度)を求めた。また、Ru層表面に、EUV光を入射角6度で照射した。この時のEUV波長域の反射光を、EUV反射率計を用いて測定し、同波長域のピーク反射率の面内分布の最小値を求め、例1の同波長域のピーク反射率の面内分布の最小値を基準としたピーク反射率の増減率を算出した。
(例5)
最表面がY2O3(酸化イットリウム)によって溶射された防着シールドを用いたこと以外、例1と同様の手順で反射層付き基板を作製した。

グリッドの有効面積Sと、成膜時のプロセスガスのArの流量Fとの積(F×S)が、3600(cm2・sccm)以下の例1~3は、形成される反射層付き基板の(Alに帰属されるピークの強度/Moに帰属されるピークの強度)が0.0060以下であり、ピーク反射率の増減率の評価が〇以上であった。そのため、ピーク反射率の低下がなかった。グリッドの有効面積Sと、成膜時のプロセスガスのArの流量Fとの積(F×S)が、3600(cm2・sccm)以下の例5は、形成される反射層付き基板の(Yに帰属されるピークの強度/Moに帰属されるピークの強度)が0.0060以下であり、ピーク反射率の増減率の評価が〇であった。そのため、ピーク反射率の低下がなかった。グリッドの有効面積Sと、成膜時のプロセスガスのArの流量Fとの積(F×S)が、2500(cm2・sccm)以下の例2、3は、形成される反射多層膜の(Alに帰属されるピークの強度/Moに帰属されるピークの強度)が0.0050以下であり、EUV光のピーク反射率の増減率が高く、増減率の評価が◎であった。グリッドの有効面積Sと、成膜時のプロセスガスのArの流量Fとの積(F×S)が、3600(cm2・sccm)超の例4は、形成される反射層付き基板が(Alに帰属されるピークの強度/Moに帰属されるピークの強度)が0.0060超であり、EUV光のピーク反射率は減少し、増減率の評価が×であった。

- イオン源として、He、Ne、Ar、Kr、Xe、RnおよびN2から選択される少なくとも1種の不活性ガスを含むプロセスガスを使用し、グリッドに電圧を印加して発生したイオンを加速し、該イオンをターゲットに衝突させてスパッタを行うイオンビームスパッタリング装置を用いて基板上に反射多層膜を形成する手順を含む、反射型マスクブランクの製造方法であって、
前記グリッドの有効面積(cm2)と、成膜時の前記イオンビームスパッタリング装置に供給される前記プロセスガスの流量(sccm)との積が、3600(cm2・sccm)以下であることを特徴とする反射型マスクブランクの製造方法。 - 前記イオンビームスパッタリング装置において、前記ターゲットを覆うように防着シールドが配置されている、請求項1に記載の反射型マスクブランクの製造方法。
