IDT電極がエピタキシャル膜である、弾性波装置を提供する。 タンタル酸リチウム又はニオブ酸リチウムからなる圧電体層6と、圧電体層6上に設けられた誘電体膜7と、誘電体膜7上に設けられたIDT電極8と、を備え、誘電体膜7が、TiO2、TaO2、MnO2、GeO2、RuO2、OsO2、IrO2、SnO2、及びPbO2からなる群から選択された一種の誘電体である、弾性波装置1。
Description
本発明は、弾性波共振子や弾性波フィルタ等の弾性波装置に関する。
従来、圧電体層とIDT電極との間に酸化ケイ素膜が設けられている弾性波装置が知られている。例えば、下記の特許文献1では、高音速部材上に直接又は間接に圧電体層が積層されている。圧電体層上に酸化ケイ素膜が積層されており、酸化ケイ素膜上にIDT電極が設けられている。
特許文献1に記載の弾性波装置では、酸化ケイ素膜を用いることにより、温度特性の改善が図られている。しかしながら、酸化ケイ素膜上に設けられたIDT電極は、金属膜を成膜したとしても、エピタキシャル膜にはならなかった。
本発明の目的は、IDT電極がエピタキシャル膜である、弾性波装置を提供することにある。
本発明に係る弾性波装置は、タンタル酸リチウム又はニオブ酸リチウムからなる圧電体層と、前記圧電体層上に設けられた誘電体と、前記誘電体上に設けられたIDT電極と、を備え、前記誘電体が、TiO2、TaO2、MnO2、GeO2、RuO2、OsO2、IrO2、SnO2、及びPbO2からなる群から選択された一種の誘電体であることを特徴とする。
本発明によれば、上記特定の誘電体が、圧電体層とIDT電極との間に設けられているので、エピタキシャル膜である電極部分を有するIDT電極を形成することが可能となる。
以下、図面を参照しつつ、本発明の具体的な実施形態を説明することにより、本発明を明らかにする。
なお、本明細書に記載の各実施形態は、例示的なものであり、異なる実施形態間において、構成の部分的な置換又は組み合わせが可能であることを指摘しておく。
図1は、本発明の第1の実施形態に係る弾性波装置の要部を示す正面断面図であり、図2は、本発明の第1の実施形態に係る弾性波装置の電極構造を示す模式的平面図である。
弾性波装置1では、支持基板2と、圧電体層6との間に中間層5が積層されている。支持基板2は、本実施形態では、シリコンからなる。もっとも、支持基板2は、シリコンや炭化ケイ素等の半導体や、窒化ケイ素、酸化アルミニウム等の適宜の誘電体、窒化アルミニウム、水晶等の圧電体により構成することができる。
中間層5は、高音速膜3と低音速膜4との積層体からなる。高音速膜3は、伝搬するバルク波の音速が圧電体層6を伝搬する弾性波の音速よりも高い高音速材料からなる。このような高音速材料としては、酸化アルミニウム、炭化ケイ素、窒化ケイ素、酸窒化ケイ素、シリコン、サファイア、タンタル酸リチウム、ニオブ酸リチウム、水晶、アルミナ、ジルコニア、コージライト、ムライト、ステアタイト、フォルステライト、マグネシア、DLC(ダイヤモンドライクカーボン)膜またはダイヤモンド、上記材料を主成分とする媒質、上記材料の混合物を主成分とする媒質等の様々な材料を用いることができる。
本実施形態では、高音速膜3は、窒化ケイ素膜からなる。
低音速膜4は、伝搬するバルク波の音速が圧電体層6を伝搬するバルク波の音速よりも低い低音速材料からなる。本実施形態では、低音速膜4は、酸化ケイ素からなる。
上記低音速材料としては、酸化ケイ素、ガラス、酸窒化ケイ素、酸化タンタル、また、酸化ケイ素にフッ素や炭素やホウ素、水素、あるいはシラノール基を加えた化合物、上記材料を主成分とする媒質等の様々な材料を用いることができる。
なお、支持基板2が高音速材料からなる場合、高音速膜3を除いてもよい。
圧電体層6は、タンタル酸リチウム又はニオブ酸リチウムからなる。本実施形態では、圧電体層6は、50°YカットX伝搬のLiTaO3からなる。
また、圧電体層6における結晶方位はこれに限定されるものではない。
圧電体層6上に、誘電体膜7が設けられている。誘電体膜7は、TiO2、TaO2、MnO2、GeO2、RuO2、OsO2、IrO2、SnO2、及びPbO2からなる群から選択された一種の誘電体からなる。本実施形態では、誘電体膜7は、TiO2からなる。
誘電体膜7上に、IDT電極8が設けられている。
図1では、IDT電極8の一部が設けられている部分のみを図示しているが、図2に示すように、弾性波装置1の電極構造は、IDT電極8と、IDT電極8の弾性波伝搬方向両側に設けられた反射器9,10とを有する。それによって、1ポート型の弾性波共振子が構成されている。
弾性波装置1では、誘電体膜7が上記特定の誘電体材料からなる。そのため、誘電体膜7上に設けられるIDT電極8を成膜した場合、IDT電極8を構成している金属膜が、エピタキシャル膜となる。
以下の実施例及び比較例を挙げて、IDT電極が実施例においてエピタキシャル成長していることを示す。
実施例として、支持基板2には、面方位が(100)の第3オイラー角が45°であるSiを用いた。高音速膜3として、膜厚900nmのSiN膜を用いた。
低音速膜4として、膜厚600nmのSiO2膜を用いた。圧電体層6として、50°YカットX伝搬のLiTaO3を用い、厚みは600nmとした。
誘電体膜7の材料をTiO2とし、膜厚は10nmとした。このTiO2膜はALD装置を用いて成膜した。
IDT電極8は、Ti膜/Al膜/Ti膜の積層体とし、膜厚は、Ti膜/Al膜/Ti膜=12nm/140nm/4nmとした。なお、12nmのTi膜が、誘電体膜7側に位置しているTi膜である。
IDT電極8の電極指ピッチで定まる波長は2μmとし、デューティは0.5とした。
比較のために、TiO2膜を設けなかったことを除いては、実施例と同様にして比較例の弾性波装置を作成した。
図3は、比較例の弾性波装置における、IDT電極の結晶性を示す図であり、図4は、上記実施例の弾性波装置における、IDT電極の結晶性を示す図である。
図3では、IDT電極がエピタキシャル成長していないのに対し、図4では、矢印A及び矢印Bで示す部分から明らかなように、Alの結晶配向が見られ、エピタキシャル成長していることがわかる。
なお、従来、LiTaO3膜の上面をあらかじめ酸で洗浄した後に、IDT電極を高温で成膜する方法が知られている。それによって、IDT電極がエピタキシャル膜となる。しかしながら、この場合、煩雑な酸による洗浄が必要である。
これに対して、上記実施例では、このような酸洗浄を施さずとも、結晶配向性に優れたIDT電極を形成することができる。
なお、本発明においても、圧電体層6の上面を酸で洗浄してもよい。その場合には、TiO2膜のエピタキシャル性をより一層高めることができ、IDT電極8のエピタキシャル性をより一層改善することができる。
上記のように、誘電体膜7として、TiO2膜を圧電体層6とIDT電極8との間に設けたことにより、IDT電極8がエピタキシャル膜となる理由は以下の理由と考えられる。
下記の表1に、LiTaO3及びLiNbO3の結晶構造、格子定数、Z面の酸素原子間距離とTi(001)との格子ミスフィット率を示す。
弾性波装置1では、誘電体膜7がTiO2からなり、圧電体層6がLiTaO3からなる。LiTaO3のZ面の酸素原子間距離は、2.976Åである。これに対して、TiO2の酸素原子間距離は、2.9575Åである。格子ミスフィット率は{(dL-dU)/dL}×100で表される。ここで、dLは、LiTaO3のZ面の酸素原子間距離であり、dUは、TiO2における格子定数である。
なお、Ti(001)の格子定数は、2.951Åであり、Al(111)の格子定数は、2.864Åである。
弾性波装置1の積層構造は、Ti/Al/Ti(積層電極層)/TiO2/LiTaO3である。そのため、IDT電極8のAl層からLiTaO3までの界面における格子ミスフィット率は、Al-Ti(2.95%)//Ti-TiO2(0.22%)//TiO2-LiTaO3(0.62%)となる。
これに対して、TiO2膜が設けられていない比較例では、Ti/Al/Ti(積層電極層)/LiTaO3の積層構造となり、その場合、格子ミスフィット率は、Al-Ti(2.95%)//Ti-LiTaO3(0.84%)となる。
すなわち、比較例では、圧電体層であるLiTaO3と、IDT電極を構成しているTi膜との間の格子ミスフィット率が、0.84%と大きい。これに対して、弾性波装置1では、圧電体層6であるLiTaO3と、誘電体膜7であるTiO2膜との間の格子ミスフィット率が、0.62%と小さくなっている。そのため、TiO2膜がエピタキシャル膜となる。よって、誘電体膜7上にIDT電極8、すなわちTi膜及びAl膜を成膜した場合、Ti膜及びAl膜が、エピタキシャル膜として成膜される。
特許文献1に記載の弾性波装置では、誘電体膜として酸化ケイ素膜が用いられていた。酸化ケイ素膜上にIDT電極を高温成膜した場合、IDT電極はエピタキシャル成長しない。これは、酸化ケイ素とLiTaO3との間の格子ミスフィット率が100%以上と、非常に大きいことによると考えられる。
上記のように、LiTaO3と誘電体膜7との間の格子ミスフィット率が小さければ、誘電体膜7がエピタキシャル成長し、さらにIDT電極8がエピタキシャル成長する。上記誘電体としては、TiO2、TaO2、MnO2、GeO2、RuO2、OsO2、IrO2、SnO2、またはPbO2等を用いることができる。これらの材料と、LiTaO3のZ面との間の格子ミスフィット率の例は、下記の表2に示すとおりとなる。
本発明においては、圧電体層6はLiNbO3からなるものであってもよい。前述の表1に示したように、LiNbO3の場合、Z面の酸素原子間距離は、2.972Åである。そのため、Ti(001)との格子ミスフィット率は、0.71%と大きいが、TiO2とLiNbO3との間の格子ミスフィット率は、{(2.972-2.9575)/2.972}×100=0.49%と、0.71%よりも小さくなる。従って、圧電体層6としてニオブ酸リチウムを用いた場合にも、上記実施形態と同様に、誘電体膜7がエピタキシャル成長し、IDT電極8もエピタキシャル膜となる。
なお、上記誘電体としては、好ましくは、上記TiO2、TaO2、MnO2及びGeO2からなる群から選択された一種が用いられ、さらに好ましくは、TiO2が用いられる。
なお、IDT電極8の誘電体膜7に接する電極部分は、上記実施形態ではTiであったが、Ptであってもよい。好ましくは、Ti又はPtが用いられる。なお、誘電体膜7に接する電極部分よりも上方の電極部分は、AlやAlCuの他、Wなど様々な金属若しくは合金により構成することができる。
また、IDT電極8は、誘電体膜7に接している電極部分がエピタキシャル膜となるが、その上に積層されるAl膜やAlCu膜も、下地のエピタキシャル性の影響で、エピタキシャル膜として成膜され得る。
なお、弾性波装置1では、支持基板2と圧電体層6との間に中間層5が積層されていた。この中間層5については、低音響インピーダンス層と高音響インピーダンス層との積層体からなる音響反射層であってもよい。
また、本発明における弾性波装置1では、圧電体層6が、タンタル酸リチウム又はニオブ酸リチウムからなる圧電基板であってもよい。すなわち、中間層5や支持基板2が設けられずともよい。

- タンタル酸リチウム又はニオブ酸リチウムからなる圧電体層と、
前記圧電体層上に設けられた誘電体と、
前記誘電体上に設けられたIDT電極と、
を備え、
前記誘電体が、TiO2、TaO2、MnO2、GeO2、RuO2、OsO2、IrO2、SnO2、及びPbO2からなる群から選択された一種の誘電体である、弾性波装置。 - 前記誘電体が、TiO2、TaO2、MnO2及びGeO2からなる群から選択された一種の誘電体である、請求項1に記載の弾性波装置。
- 前記誘電体が、TiO2である、請求項2に記載の弾性波装置。
- 前記IDT電極の前記誘電体に接する電極部分がTi又はPtからなる、請求項1~3のいずれか1項に記載の弾性波装置。
- 前記誘電体に接している前記IDT電極の電極部分がエピタキシャル膜である、請求項4に記載の弾性波装置。
- 前記IDT電極がエピタキシャル膜である、請求項1~5のいずれか1項に記載の弾性波装置。
- 前記誘電体とは反対側に設けられている中間層と、前記中間層の前記圧電体層とは反対側に設けられている支持基板とをさらに備え、
伝搬するバルク波の音速が、前記圧電体層を伝搬するバルク波の音速よりも低い低音速材料からなる低音速膜を、前記中間層が有する、請求項1~6のいずれか1項に記載の弾性波装置。 - 前記中間層が、前記低音速膜と前記支持基板との間に配置されており、伝搬するバルク波の音速が前記圧電体層を伝搬する弾性波の音速よりも高い高音速材料からなる高音速膜を、さらに有する、請求項7に記載の弾性波装置。
- 前記支持基板が、伝搬するバルク波の音速が前記圧電体層を伝搬する弾性波の音速よりも高い高音速材料からなる、請求項7に記載の弾性波装置。
- 前記圧電体層が、前記タンタル酸リチウムまたはニオブ酸リチウムからなる圧電基板である、請求項1~6のいずれか1項に記載の弾性波装置。
