Description
본 발명은 액체금속 기반 전극 제조방법에 관한 것으로, 보다 상세하게는 자기조립단분자층(SAM)에 액체금속 프린팅을 이용해 전극을 도입하는 기술에 관한 것이다.
유기전자소자에서 분자 한 층으로 이루어진 단분자 박막은 매우 얇고 외부 자극으로부터 쉽게 손상 받을 수 있어 그 표면에 금속 전극을 도입하는 것이 매우 어렵다. 종래 전극 도입 방식은 대개 고온의 에너지 조건에서 전기적 활성 표면에 금속을 증착시키는 방식에 의존하는데, 이에 의하면 고온의 에너지에 의해 얇은 유기박막이 손상되므로 원하는 성능을 구현할 수 없는 문제가 있다.
인쇄가능성(printability)은 특히 대면적 전자 디스플레이, 센서, 태양전지, 안테나 및 트랜지스터 등과 같은 전자 소자의 응용범위를 확장할 수 있다. 종래 전자 소자와 달리 인쇄전자 소자는 저비용 및 대량으로 임의의 표면에 적용될 수 있다. 자기조립단분자층(SAM)과 같은 초박막형 단분자층을 포함하는 대면적 전자 소자는 원자 수준에서 파동 함수 공학을 통해 전자 기능을 미세하게 조정할 수 있는 초소형 전기 회로로 구현될 수 있다. 그러나 SAM 기반 터널링 접합(tunneling junction)은 직접 인쇄기술과 결합된 예가 없다. 왜냐하면, 인쇄 중 단분자층 표면 손상 방지, 터널링 성능의 정확성과 정밀도 유지, 고수율, 고재현성 등의 요건을 충족하기 어렵기 때문이다. 따라서, 분자전자 기술과 인쇄전자 기술이 서로 접목되어 상기 요건을 충족할 수 있다면, 자동화 기술을 통해 표준화된 분자 규모의 전자 소자를 대량으로 제조할 수 있을 것으로 기대된다.
본 발명은 상술한 종래기술의 문제점을 해결하기 위한 것으로, 본 발명의 일 측면은 액체금속의 프린팅을 통해 단분자 박막의 손상 없이 분자전자소자를 구현하는 액체금속 기반 전극 제조방법을 제공하는 데 있다.
본 발명의 실시예에 따른 액체금속 기반 전극 제조방법은 (a) 일면에 자기조립단분자층(SAM)이 구비된 제1 기재를 준비하는 단계; 및 (b) 액체금속이 토출되는 니들, 및 상기 니들의 움직임을 제어하는 컨트롤러를 포함하는 프린팅 장치를 이용해, 상기 자기조립단분자층의 표면에 접촉되는 소정의 패턴으로 상기 액체금속을 인쇄하여, 액체금속 전극을 형성하는 단계;를 포함한다.
또한, 본 발명의 실시예에 따른 액체금속 기반 전극 제조방법에 있어서, 상기 (a) 단계는, 제2 기재의 일면에 소정의 패턴으로 금속을 증착하여 박막형 금속 전극을 제작하는 단계; 상기 제2 기재의 일면과 상기 제1 기재의 일면 사이에 접착층을 형성하는 단계; 상기 제2 기재로부터 상기 제1 기재를 분리하여, 상기 제1 기재의 일면에 상기 금속 전극을 전사시키는 단계; 및 전사된 상기 금속 전극의 표면에 상기 자기조립단분자층(SAM)을 형성하는 단계;를 포함할 수 있다.
또한, 본 발명의 실시예에 따른 액체금속 기반 전극 제조방법에 있어서, 상기 접착층은, 전사된 상기 금속 전극의 패턴에 대응되는 음각 패턴으로, 상기 제1 기재의 일면에 전사될 수 있다.
또한, 본 발명의 실시예에 따른 액체금속 기반 전극 제조방법에 있어서, 상기 프린팅 장치는, 상기 액체금속을 수용하고, 상기 니들에 연결되는 시린지; 및 상기 액체금속이 토출되도록, 상기 시린지를 가압하는 시린지 펌프;를 더 포함할 수 있다.
또한, 본 발명의 실시예에 따른 액체금속 기반 전극 제조방법에 있어서, 상기 (b) 단계는, 상기 시린지 펌프는 8.5 ~ 9.5 ㎪의 압력으로, 상기 니들은 4 ~ 6 ㎜/s 이동속도로 움직이면서 상기 액체금속을 인쇄할 수 있다.
또한, 본 발명의 실시예에 따른 액체금속 기반 전극 제조방법에 있어서, 상기 액체금속은, 공융 갈륨-인듐(EGaIn)일 수 있다.
또한, 본 발명의 실시예에 따른 액체금속 기반 전극 제조방법에 있어서, 상기 자기조립단분자층은, 알칸티올레이트(alkanethiolate)로 형성될 수 있다.
본 발명의 특징 및 이점들은 첨부도면에 의거한 다음의 상세한 설명으로 더욱 명백해질 것이다.
이에 앞서 본 명세서 및 청구범위에 사용된 용어나 단어는 통상적이고 사전적인 의미로 해석되어서는 아니 되며, 발명자가 그 자신의 발명을 가장 최선의 방법으로 설명하기 위해 용어의 개념을 적절하게 정의할 수 있다는 원칙에 입각하여 본 발명의 기술적 사상에 부합하는 의미와 개념으로 해석되어야만 한다.
본 발명에 따르면, 인쇄전자 기술과 분자전자학이 접목되므로, 액체금속 디스펜서 자동화 기술을 통하여 고재현성, 고신뢰성의 분자전자소자를 단시간에 대량 생산할 수 있다.
또한, 표면 리소그래피 기술을 적용하지 않고 geometry로 단분자 박막에 적용할 수 있고, 소재의 특성에 제한을 받지 않는다.
나아가 본 발명에 따른 액체금속 프린팅 방법은 액체금속을 다양한 패턴으로 단분자 박막 상에 구현할 수 있다. 이를 통해 단분자에 기반한 분자전자소자의 제작에 크게 기여할 수 있을 것으로 예상된다.

본 발명의 목적, 특정한 장점들 및 신규 특징들은 첨부된 도면들과 연관되어지는 이하의 상세한 설명과 바람직한 실시예들로부터 더욱 명백해질 것이다. "제1", "제2" 등의 용어는 하나의 구성요소를 다른 구성요소로부터 구별하기 위해 사용되는 것으로, 구성요소가 상기 용어들에 의해 제한되는 것은 아니다. 이하, 본 발명을 설명함에 있어서, 본 발명의 요지를 불필요하게 흐릴 수 있는 관련된 공지 기술에 대한 상세한 설명은 생략한다.
본 발명에 따른 액체금속 기반 전극 제조방법은 일면에 자기조립단분자층(SAM)이 구비된 제1 기재를 준비하는 단계(S100), 및 액체금속이 토출되는 니들, 및 니들의 움직임을 제어하는 컨트롤러를 포함하는 프린팅 장치를 이용해, 자기조립단분자층의 표면에 접촉되는 소정의 패턴으로 액체금속을 인쇄하여, 액체금속 전극을 형성하는 단계(S200)를 포함한다.
구체적으로, 본 발명에 따른 액체금속 기반 전극 제조방법은, 제1 기재 준비 단계(S200), 및 액체금속 프린팅 단계(S200)을 포함한다.
제1 기재 준비 단계(S100)에서는 일면에 자기조립단분자층(self-assembled monolayer, SAM)이 배치된 제1 기재를 준비한다. 여기서, 제1 기재로 유리 기판, PDMS((polydimethylsiloxane) 기판 등이 사용될 수 있지만, 반드시 이에 한정되는 것은 아니고 다양한 전기전자소자의 기판, 박막 등으로서 소재에 특별한 제한이 없으므로, 유기물, 무기물, 또는 유무기 하이브리드 소재 등으로 이루어질 수 있다.
자기조립단분자층은 표면 활성분자가 자발적으로 특정 기질의 표면에 흡착하여 화학적 결합을 형성하는 단분자막으로서, 단일 분자 단위에서 그 형태와 물성을 조절 및 변형할 수 있다. 사용되는 분자는 특정 기질의 표면에 화학적으로 흡착되어 단분자막을 형성하는데 중요한 역할을 하는 헤드 그룹 (head group), 반데르발스 상호 작용으로 분자막이 정렬되도록 돕는 탄화수소 사슬 (hydrocarbon chain) 및 여러 종류의 작용기를 도입할 수 있는 터미널 그룹 (terminal group)의 세 부분으로 나뉜다. SAM에 도입된 작용기가 SAM의 다양한 응용을 가능하게 하는 중요한 부분으로 작용한다. 여기서, 자기조립단분자층은 일례로 알칸티올레이트(alkanethiolate)로 형성될 수 있지만, 반드시 이에 한정되는 것은 아니다. 또한, 자기조립단분자층은 1 ~ 4 ㎚ 두께로 형성될 수 있다.
상기 자기조립단분자층은 제1 기재의 일면에 직접 형성될 수 있으나, 이와 달리 제1 기재의 일면에 금속 전극이 형성되고, 그 금속 전극의 표면에 형성될 수도 있다. 여기서, 금속 전극은 템플레이트 스트립(template-stripping) 공정에 의해 제1 기재 상에 도입될 수 있다. 일례로, 제2 기재의 일면에 소정의 패턴으로 금속을 증착하여 박막형 금속 전극을 제작하고, 제2 기재의 일면과 제1 기재의 일면 사이에 접착층을 형성한 다음에, 제1 기재를 제2 기재로부터 분리하여, 제1 기재의 일면에 금속 전극을 전사시킬 수 있다. 여기서, 광 접착제(optical adhesive, OA)를 금속 전극이 형성된 제2 기재에 떨어뜨리거나 도포하고, 그 위에 제1 기재를 압착시킨 후 광경화하여 접착층을 형성할 수 있다. 이때, 접착층은, 전사된 금속 전극의 패턴에 대응되는 음각 패턴으로, 제1 기재의 일면에 금속 전극과 접촉 배치될 수 있다.
액체금속 프린팅 단계(S200)는 제1 기재 상에 액체금속을 인쇄하는 공정이다. 여기서, 액체금속의 인쇄는 소정의 프린팅 장치를 통해 이루어지고, 이에 따라 소정의 패턴을 가지는 액체금속이 형성되며, 액체금속의 패턴은 자자조립단분자층의 표면에 접촉된다.
액체금속은 액체상태로 되어 있는 금속을 의미하고, 전기 전도성을 가지므로, 제1 기재를 통해 전류를 유출입시킬 수 있다. 이러한 액체금속의 일례로, 공융 갈륨-인듐(eutectic gallium-indium alloy, EGaIn)을 사용할 수 있다. 갈륨-인듐 공융합금은 녹는점이 약 15.5℃로 상온에서 액체의 물성을 가진다. 공융 갈륨-인듐은 구리 등의 고체 금속과는 달리 외부의 물리적 힘에 의해서 쉽게 모양이 변형되고 회복될 수 있기 때문에, 고체 금속을 대체하여, 특히 플렉시블(flexible) 전자소자 등에 활용 가능하다. 한편, 액체금속의 인쇄를 통해 액체금속 전극을 형성할 수 있는데, 이때 액체금속 전극은 액체금속만으로 이루어지고, 또는 전기적 및 기계적 특성을 향상시키기 위해 추가적으로 이에 다른 물질이 혼합될 수도 있다. 인쇄된 액체금속은 제1 기재 상에 계면접촉되면서 일정한 형태를 가진다. 액체금속의 형상은 그 자체의 표면장력 등과 같은 성질에 기인하거나, 다른 첨가물에 의해 의존하여 형성될 수 있다. 한편, 이와 달리 액체금속이 대기에 노출되어 그 표면에 산화물층이 생성되면서 일정한 형상으로 유지될 수 있다. 일례로, EGaIn이 공기에 노출되면 산화저항성 산화물층인 Ga2O3가 EGaIn의 표면에 생성되고, 그 산화물층에 의해 EGaIn이 소정의 기하학적 형태를 형성·유지하여, 궁극적으로 소정의 패턴을 가지는 미세전극을 구현할 수 있다.
여기서, 프린팅 장치는 액체금속이 토출되는 니들, 및 니들의 움직임을 제어하는 컨트롤러를 포함할 수 있다. 따라서, 니들의 X, Y, 및 Z 축 상 움직임을 제어함으로써, 액체금속 전극의 패턴을 다양화할 수 있다. 또한, 액체금속을 수용하고 니들에 연결되는 시린지, 및 시린지를 가압하여 액체금속을 토출시키는 시린지 펌프를 더 포함할 수 있다. 니들의 내경, 시린지 펌프의 압력, 제1 기재와 니들 사이의 스탠드오프 거리(standoff distance), 및 니들의 이동속도 등이 액체금속 전극 패턴의 균일성에 영향을 미친다. 여기서, 니들의 내경이 80 ~ 120 ㎛이고, 스탠드오프 거리가 2 ㎜ 이하일 때에, 시린지 펌프가 8.5 ~ 9.5 ㎪의 압력으로 가압하고, 니들이 4 ~ 6 ㎜/s 이동속도로 움직이면서 액체금속을 인쇄할 때에 보다 균일하고 안정적으로 액체금속 전극의 패턴을 형성할 수 있다.
결국, 본 발명은 인쇄전자 기술과 분자전자학과의 접목을 통해 기판의 종류, 모양, 표면화학적 특성에 구애받지 않고 다양한 모양, 패턴의 분자전자소자 제작 공정 구현이 가능하다.
이하에서는 실시예를 통해 본 발명을 보다 상세하게 설명한다.
실시예 1: EGaIn 인쇄
1.1 인쇄장비
EGaIn 미세전극을 SAM에 직접 적용하기 위해서, 원격 컨트롤러로 X, Y, Z 축 동작을 제어하는 자동 로봇이 장착된 상용 디스펜싱 시스템(NORDSON EFD, E3 Ultimus Ⅱ을 일부 개선하였다. 길이 51 mm의 뭉툭한 말단을 가지는 니들(Nordson 32s-gauge)을 디스펜싱 시스템 내 3 mL 시린지에 부착하고, 그 시린지 니들을 디스펜서에 연결하여 고정된 기판에 최대한 가깝게 위치시키고 제어된 속도로 움직이면서 EGaIn을 토출하여 인쇄하였다. 디스펜서가 소정의 형상으로 전극을 형성하는 동안, 시린지 펌프를 통해 유속을 제어하였다.
1.2 AuTS에 결합된 SAM에 EGaIn 미세전극 인쇄
도 1a는 AuTS에 결합된 SAM 상에 EGaIn 미세전극이 직접 인쇄되는 과정을 도시하는 계략도, 도 1b은 1개의 AuTS에 칩에 형성된 350 개의 인쇄 분자접합 이미지, 도 1c는 도 1b의 인쇄 분자접합을 다른 방향에서 촬영한 광학 현미경 이미지(AuTS와 EGaIn 라인의 교차 영역인 기하학적 접촉 면적(Ageo)을 나타냄), 도 1d는 인쇄 분자접합을 90° 및 45° 각도에서 촬영한 주사전자현미경(SEM) 이미지이다.
단분자층에 신뢰할 수 있고, 재현 가능한 상부 접촉(top-contact)을 형성하는 것은 분자전자 분야에서 매우 중요한 나노 기술적 과제로 꼽히고 있다. 그러한 문제 해결을 위해 종래에는 SAM과 전극 사이의 계면에 보호층을 도입하거나, 저융점 금속을 상부 접촉으로 사용하였다. 보호층으로는 상부 전극에 화학 흡착된 이종의 단분자층, 용액 처리 가능한 전도성 고분자, 다층 그래핀 필름, 전도성 산화물층, 탄소 페인트 등이 사용되었고, 저융점 금속으로는 납과 갈륨, EGaIn, 금속나노입자 등이 있다. 특히, 상부 접촉을 제조하기 위한 대부분의 접합 제조 기술은 열증착(thermal evaporation), 포토리소그래피 패터닝(photolithographic patterning), 습식 화학 처리, 가열, 진공 흡입, 기계적 성형 등과 같은 복잡한 공정을 필요로 한다. 이에 반해, 본 발명은 종래 기술에 비해 간단하고 편리하게, 비침투 방식으로 활성층 표면 상에 직접 상부 전극을 인쇄할 수 있다.
본 실시예에서 공융 갈륨-인듐(EGaIn)을 AuTS에 결합된 SAM에 인쇄하여 미세전극을 형성하였다. EGaIn 미세전극 자동화 주입을 통해 2 x 2 cm AuTS 칩의 n-알칸티올레이트(n-alkanethiolate)(Cn, n=8, 10, 12, 14) 당 350개의 인쇄접합을 생성하였다(도 1b 참조). 도 1c 및 1 (d)에 도시된 바와 같이, 광학 현미경(OM) 및 주사전자현미경(SEM) 분석을 통해 EGaIn 미세전극이 AuTS/SAM에 손상이나 액적 형성 없이 균일하게 인쇄되었음을 확인할 수 있다.
실시예 2: 인쇄 최적화
도 2a는 템플레이트 스트립 OA(template-stripped optical adhesive, OATS) 제작 과정 및 인쇄 품질에 영향을 미치는 4개의 파라미터(P, ID, h, v)를 나타내는 도면, 도 2b ~ 도 2d는 다양한 인쇄 조건(P = 2, 5, 10kPa; v = 0.5, 1.0, 2.0, 5.0, 7.0, 10.0 mm/s) 하에서 인쇄된 EGaIn 미세전극의 선폭 분포 그래프, 도 2e는 최적 인쇄 조건에서 인쇄된 EGaIn 미세전극의 선폭 히스토그램, 도 2f는 최적 인쇄 조건에서 인쇄된 EGaIn 미세전극 패턴의 사진 및 광학 현미경 이미지이다.
EGaIn의 표면은 친수성 산화갈륨층으로 덮여 있는 반면, 대부분의 SAM의 표면은 소수성으로 이루어진다. 유기 표면 위에서 EGaIn이 접착되지 않으면 움직이는 디스펜서를 통해 균일하고 재현성 있는 EGaIn 미세전극을 인쇄하기 어렵다. 이에 본 실시예에 사용되는 기판의 표면에 광 접착제(optical adhesive, OA)를 도포하였다. OA는 유기 고분자로서 소수성 표면을 생성한다. 본 실시예에서는 템플레이트 스트립 OA(template-stripped optical adhesive, OATS) 상에서 인쇄조건을 최적화하였다.
시린지 니들의 내경(ID, ㎛), 시린지 펌프의 압력(P, ㎩), 기판과 니들 사이의 스탠드오프 거리(standoff distance)(h, ㎜), 디스펜서의 이동속도(v, ㎜/s) 등 4개의 파라미터(도 2a 참조)는 인쇄 EGaIn 미세전극의 선폭 균일성에 영향을 미친다.
ID는 시판용 바늘(Nordson 32s-gauge; ID = 100μm)을 사용하여 고정하였다. h 값은 임의의 3곳에서 마이크로미터를 사용하여 기판의 두께를 측정하고, 그 평균치로 결정하였다. OATS의 경우, h 값은 ~ 1.4 mm였다. ID 및 h 값을 고정하고, P 및 v 파라미터를 각각 변경하면서 인쇄 최적 조건을 도출하였다. 여기서, P 값은 2 ~ 10 ㎪ 범위에서, v 값은 0.5 ~ 10.0 ㎜/s의 범위에서 변경하였다.
EGaIn 미세전극의 균일성에 대한 통계적 분석을 위해, 각각의 인쇄 조건에서 ~80 개의 개별 위치를 무작위로 선정하고, 패턴화된 EGaIn 미세전극의 선폭을 측정하는 과정을 5회 반복하였다. 이를 통해, 도 2b ~ 도 2d에 도시된 바와 같이, P 및 v에 따른 EGaIn 미세전극의 선폭 그래프를 얻었다.
대부분의 인쇄 조건에서 선폭 측정이 불가능한 액적(∞로 표시, 도 2b의 삽입 이미지 참조) 형태부터 다양한 선폭 분산이 나타났다. 또한, 공백 또는 파선 형태(도 2c에서 0 ㎛로 표시)도 관찰되었다. 균일한 선폭의 EGaIn 미세전극이 재현 가능하게 인쇄되는 최적 조건은 P = 2 ㎪, 및 v = 5 ㎜/s인 조건이었다(도 2b의 분홍색 영역 참조). 그 최적 조건에서 선폭 평균값(μEGaIn) 및 표준편차값((σEGaIn)을 추출한 히스토그램에서, μEGaIn = 66.5 μm 및 σEGaIn = 4.3 μm인 좁은 정규 분포가 나타났다(도 2e 참조). 도 2f는 최적 조건에서 인쇄된 EGaIn 미세전극 어레이의 사진 및 광학 현미경 이미지를 나타낸다.
실시예 3: 인쇄 대면적 터널 접합 제작
도 3a는 AuTS 칩에 인쇄된 분자접합의 배열을 도시하는 다이어그램, 도 3b는 인쇄 대면적 터널 접합을 제조하는 방법의 순서도, 도 3c는 AFM 및 tunneling AFM (TUNA) 기술에 따라 분석된 AuTS 전극의 특성을 나타낸다((i)및 (ii)는 표면 형태를, (iii)은 전기적 특성을 각각 나타냄).
독립적으로 제조된 배치(batches) 및 칩(chips) 상에 접합을 형성하였다. 배치는 직경 4인치의 실리콘 웨이퍼에 대응되고, 8개의 칩을 포함한다. 각각의 칩은 10개의 AuTS 라인을 가지고, AuTS 라인 당 35개의 EGaIn 미세전극이 순차적으로 패턴화되었다. 따라서, 칩 및 배치 당 각각 350개 및 2,800개의 접합이 생성되었다. 도 3a는 2 x 2 ㎝ 크기의 칩 상에 EGaIn을 인쇄하는 기하학적 다이어그램(geometric diagram)을 나타낸다. 본 실시예에서는 ~4.9 x 103 ㎛2의 기하학적 접합 면적(Ageo)을 갖도록 대면적 접합을 설계하였다. 상기 기하학적 접합 면적을 제공하기 위해서 상부 및 하부 전극 모두에 대해 70 ㎛의 선폭을 형성하고자 하였다. EGaIn 상부 전극들 사이 및 AuTS 하부 전극들 사이의 간격은 각각 0.5 ㎜, 및 0.8 ㎜로 고정하였다. 20 ㎛의 라인 홀이 구비된 마스크를 이용해 ~ 70 ㎛ 너비의 AuTS 라인 패턴을 증착하였다. 마스크와 AuTS 라인의 너비가 불일치하는 이유는 금(Au)이 증착될 때에 기판 표면에 대해 비스듬하게 입사되기 때문이다.
도 3b을 참고로, 하기와 같이 인쇄 분자접합을 형성하였다. 먼저, 금(Au) 미세전극을 실리콘 웨이퍼 상에 패터닝하였다(제1 단계). 다음, 금(Au) 미세전극이 패터닝된 실리콘 웨이퍼의 표면에 OA를 도포하였다(제2 단계). 이어서 OA가 도포된 표면에 유리 기판을 덮고(제3 단계), UV를 조사하여 3시간 동안 광경화하였다(제4 단계). 유리 기판을 실리콘 웨이퍼에서 분리시킴으로써, OA 필름 상에 실장된 AuTS를 생성하였다(제5 단계). 이렇게 제조된 AuTS 기판을 톨루엔(toluene)으로 세척하고, 3.0 mM n-알칸티올(n-alkanethiol)(Cn, n=8, 10, 12, 14)을 함유하는 탈기된 톨루엔 용액에 침지시켰다. 질소 분위기에서 3시간 동안 인큐베이션(incubation)한 후, SAM 결합 AuTS 칩을 톨루엔으로 3회 이상 세척하고 수분 동안 공기 중에서 건조하고 나서 EGaIn을 인쇄하였다(제6 단계).
SAM의 결함 정도는 주로 SAM을 지지하는 기판의 표면 거칠기에 의해 결정된다. 하부 전극의 표면 형태를 분석하기 위해, AFM(Atomic Force Microscopy) 및 TUNA(Tunneling AFM)를 이용해 AuTS 를 관찰하였다. 여기서, 3 가지 주요 특징이 관찰되었다. 첫째, rms(root-mean-square) 표면 거칠기는 5 x 5 ㎛2의 스캔 영역에서 0.5 ㎚였다(도 3c의 (i) 참조). 이는 기존의 대면적 AuTS와 유사한 값이다. 둘째, 도 3c의 (ii)에 나타난 AFM 이미지를 참고로 AuTS 선폭이 70 ± 4.0 ㎛로서, 증착된 금(Au) 라인의 너비와 거의 동일하였다. 셋째, AuTS의 선폭에서 전기전도성 영역이 구축된다. 샘플에 3V의 DC 바이어스를 인가하여 전류를 측정한 결과, 도 3c의 (iii)과 같이 OA 영역에서는 전류가 흐르지 않고(어두운 부분), 금(Au)으로 형성된 영역에서 전류(100 pA)가 흘렀다. 한편, AuTS 가장자리가 OA에 의해 전부 실링(sealing)되지 않아 그 계면이 완전히 매끄럽지는 않았다. 다만, 인쇄 접합의 터닐링 감쇠 계수가 기존의 대면적 AuTS 기판 접합과 거의 일치하는 점을 감안할 때에, AuTS와 OA 사이의 계면의 미세 피트(pit)은 전기전도성에 거의 영향을 미치지 않는 것으로 분석된다. 여기서, 중요한 점은 템플레이트 스트립핑 공정(template-stripping process)이 AuTS 미세전극의 선폭에 거의 영향을 미치지 않는다는 것이다.
평가예 1: AuTS 및 EGaIn 미세전극 선폭 분포 및 기하학적 접촉 면적(Ageo) 분석
도 4a 내지 도 4d는 다양한 알칸티올레이트(alkanethiolates)(Cn, n = 8, 10, 12, 14)에서 AuTS의 선폭 분포를 나타내는 히스토그램, 도 4e는 각각의 AuTS 선폭 분포를 종합한 히스토그램, 도 4f 내지 도 4i는 다양한 알칸티올레이트(alkanethiolates)(Cn, n = 8, 10, 12, 14) 상에 형성된 EGaIn 전극의 선폭 분포를 나타내는 히스토그램, 도 4j는 각각의 EGaIn 선폭 분포를 종합한 히스토그램, 도 4k 내지 도 4n은 다양한 알칸티올레이트(alkanethiolates)(Cn, n = 8, 10, 12, 14)에서의 기하학적 접촉 면적(Ageo)을 나타내는 히스토그램, 도 4o는 각각의 기하학적 접촉 면적을 종합한 히스토그램이다.
Ageo 분포는 전류밀도 J(V)에 반영되고, 이를 통해 균일한 터널링 접합을 생성하는 인쇄 기술의 신뢰성을 확인할 수 있다. Ageo 분포는 주로 Au 및 EGaIn 미세전극의 균일성과 재현성에 의존적이다. 통계 분석을 위해, 상기 실시예에서 144 ~ 156개의 무작위로 선정된 AuTS 선폭, 558 ~ 700 개 영역의 EGaIn 선폭, 및 각각의 n-알칸티올레이트(n-alkanethiolate) 상에 형성된 694 ~ 700 개의 Ageo 접합의 히스토그램을 취득하였다.
도 4a ~ 도 4d의 SAM 결합 AuTS 선폭 히스토그램에서 그 선폭의 평균값(μgold) 및 표준편차값(σgold)을 추출하였다. 그 결과, 각각의 알칸티올레이트에 대한 μgold는 67.2 ~ 68.6 ㎛였다. σgold = 2.4 ~ 4.3인 것을 고려할 때에, 그 평균값은 유의미하게 구분되지 않고, 모든 종합 데이터의 평균값(68.1 ㎛, 도 4e 참조)과도 거의 차이가 없다. EGaIn 상부 전극에 대해서도 동일하게 통계 분석을 실시하였다. 각각의 알칸티올레이트에 대한 μEGaIn는 67.0 ~ 72.5 ㎛였다(도 4f ~ 도 4i 참조). μgold와 마찬가지로 μEGaIn는 서로 구분할 수 없고, 모든 데이터 평균값(71.8 ㎛)과도 큰 차이가 없다.
AuTS 및 EGaIn 전극의 균일성은 Ageo의 좁은 정규 분포로 잘 해석된다. 각각의 알칸티올레이트 SAM은 4.1 × 103 ~ 5.3 × 103 ㎛2 범위에서 유사한 Ageo 평균값(μAgeo)을 가진다(도 4k ~ 도 4n). Ageo 표준편차값(σAgeo)은 3.0 × 102 ~ 6.0 × 102 ㎛2 이다. 각 SAM에 대한 μAgeo은 모든 종합 데이터의 값(4.6 × 102 ㎛2, 도 4o 참조)과 거의 구별되지 않는다.
평가예 2: 전류밀도 분석
도 5a 및 도 5b는 각각 서로 다른 방법 Ⅰ 및 방법 Ⅱ를 통해 각각 측정된 알칸티올레이트(alkanethiolate) SAM(Cn, n = 8, 10, 12, 14)의 전류밀도(log|J|, +0.5 V) 히스토그램이다. 도 6a는 방법 Ⅰ 및 Ⅱ에서 탄소 수(Cn에서 n)에 따른 전류밀도(log|J|) 그래프, 도 6b는 서로 다른 배치에서 탄소 수(Cn에서 n)에 따른 전류밀도(log|J|) 그래프, 도 6c은 금(Au) 라인 탄소 수(Cn에서 n)에 따른 전류밀도(log|J|) 그래프, 도 6d는 금(Au) 라인에 따른 터널링 전류 감쇄 지수(β) 및 전류밀도(log|J|) 그래프이다.
본 발명에 따른 인쇄 가능성 및 접합의 터널링 성능을 평가하기 위해서, n-알칸티올레이트 SAM(n-alkanethiolate SAM) 상에 대면적 인쇄 접합을 형성하고, 터널링 전류 밀도(J, A/㎝2)의 길이 의존성을 평가하였다. EGaIn 미세전극은 전술한 최적 조건(P = 2 ㎪, v = 5 ㎜/s)으로 SAM 결합 AuTS에 직접 인쇄하였다. 여기서, 칩당 인쇄시간은 3 ~ 4 분이었고, 서로 다른 길이를 가지는 n-알칸티올레이트(Cn, n = 8, 10, 12, 14)을 통합하여 인쇄 분자접합을 형성하고, 그 각각에 대해 터널링 특성을 평가하였다. J 값(A/㎝2)은 Ageo(㎝2)에 대한 전류(I, A) 값으로 정의된다(I/Ageo). 접합 집단의 J 값은 아래 2 가지 방법으로 산출될 수 있다. 하나는 광학 현미경을 사용하여 개별 접합에서 Ageo 값을 측정함으로써 J 값을 산출할 수 있다(method Ⅰ). 이렇게 산출된 J 값 기반의 히스토그램으로부터, log|J|의 평균값(μlog|J|)과 표준편자값(σlog|J|)이 도출된다. 다른 방법으로는 단일 Ageo 값으로 전류 값을 나누어 J 값을 산출할 수 있다(method Ⅱ). 통계적으로 모든 접합에서 Ageo 값은 구별되지 않는다는 전제에서, 상기 단일 Ageo 값으로 Ageo의 평균값을 사용할 수 있다.
상기 2 가지 방법을 통해 얻어진 log|J|-V 곡선을 도 5에 도시하였다. 2 개의 서로 다른 칩 내 564 ~ 594 개의 개별 접합에서 11280 ~11880 개의 각 알칼티올레이트 SAM이 측정되었다. 하기 [표 1]은 상기 2 가지 방법에 따라 결정된 μlog |J|, log|J|, 접합 수율을 나타내는데, 중요한 점은 그 2 가지 방법에 따른 결과에 거의 차이가 없다는 것이다.

여기서, 본 발명에 따른 인쇄 분자전자 기술의 신뢰성 및 재현성을 확인할 수 있다. 모든 분자에서의 σlog |J| 값은 0.5 이하이고, 수율은 80%를 초과했다. 은(Ag)에 대한 분자의 캔트각(cant angle, ~ 10°)은 금(Au)에 대한 분자의 캔트각(~ 30°)보다 높고, 은(Ag)과 비교할 때에 금(Au) 위에 형성된 SAM은 일반적으로 넓은 J(V) 분포를 보이며 수율이 낮다. 이를 고려하면, 본 발명은 우수한 인쇄 접합 성능을 제공한다. 정류비(Rectification ratio) (r = |J(+V)|/|J(-V)|)는 모든 SAM에서 거의 1(r = 1.0 ± 1.3)에 가깝게 나타나 정류가 거의 없음을 확인하였다.
분자 길이에 따른 J의 지수적 감쇄는 아래 시몬스 모델(Simmoms model)에 의해 설명된다.
여기서, J0는 터널링 전하 주입 전류밀도(A/㎝2), β는 터널링 전류 감쇄 지수(per carbon; nC-1), d는 터널링 장벽의 폭(일반적으로 분자의 길이)이다.
도 6a는 알칸 사슬 수에 따른 log|J|의 플롯으로서, 상기 방법 Ⅰ 및 Ⅱ에서의 길이 의존성을 비교할 수 있다. 방법 Ⅰ에서의 β(=0.93 ± 0.02 nC-1) 및 J0(=103.1±0.2)와 방법 Ⅱ에서의 β(=0.95 ± 0.02 nC-1) 및 J0(=103.2±0.2)는 서로 구분이 되지 않는데, 이는 인쇄 분자 터널 접합의 신뢰성과 정확성을 보여준다. 이하에서는 대용량 데이터 처리 및 통계 분석의 편의를 위해 방법 Ⅱ를 사용했다.
배치 대 배치 및 전극 대 전극 변화를 평가하였다. 2 개의 서로 다른 배치에서 β 및 log|J0|는 0.94 ± 0.02 nC- 1와 3.2 ± 0.2 A/㎝2, 그리고 0.93 ± 0.03 nC-1와 3.1 ± 0.3 A/㎝2이었다. 그 값들은 거의 차이가 없고, 도 6b의 종합 데이터(0.95 ± 0.02 nC-1 및 3.2 ± 0.2 A/㎝2)와도 구별되지 않는다. 결국, 전극 사이의 길이 의존성에서는 차이가 없었다.
평가예 3: 다른 형태의 터널링 접합 어레이 제조 가능성 평가
도 7a는 PDMS 기판 상에 형성된 동심의 원형 고리 패턴 EGaIn 전극의 다이어그램 및 사진, 도 7b는 도 7a의 EGaIn 전극의 광학 현미경 이미지, 도 7c는 일부분의 확대 광학 현미경 이미지(i), 및 SEM 이미지(ii), 도 7d는 도 7a의 EGaIn 전극에서 무작위로 선정된 127개의 접합에서 구한 전류밀도(log|J|) 히스토그램, 도 7e는 C12 SAM/AuTS에 인쇄된 동심의 직사각형 고리 패턴 EGaIn 전극의 광학 현미경 이미지 및 전류밀도(log|J|) 히스토그램, 도 7f는 C12 SAM/AuTS에 인쇄된 동심의 삼각형 고리 패턴 EGaIn 전극의 광학 현미경 이미지 및 전류밀도(log|J|) 히스토그램이다.
인쇄 전자 소자의 장점 중 하나는 임의의 모양과 패턴으로 전기 회로를 구성할 수 있다는 것이다. 본 발명에 따른 인쇄 분자전자 기술이 다른 형태의 터널링 접합 어레이의 제조에 적용 가능한지 테스트를 실시하였다. Si 웨이퍼에 80개의 AuTS 전극 라인을 형성한 다음에, 직경 10 ㎝, 두께 0.3 ㎜의 PDMS(polydimethylsiloxane) 기판 상에 템플레이트 스트립 공정을 수행하였다. 여기서, 대면적 AuTS의 편리하고 안정한 박리를 위해 유리 기판 대신 PDMS 기판을 사용하였다. 도 7a와 같이, AuTS에 결합된 C12 SAM 상에 동심의 원형 고리(concentric open circle) 패턴으로 EGaIn 전극을 인쇄하였다. 여기서, EGaIn 전극 사이의 거리를 500 ㎛로 고정하고, 최적 인쇄 조건에서 점진적으로 반경을 5 ㎜에서 17 ㎜로 증가시키면서 25개의 고리를 인쇄하였다. 다양한 곡률 반경의 곡선 형태를 인쇄할 수 있는지 평가하기 위해서 동심의 고리 패턴으로 인쇄 작업을 수행하였다. 광학 현미경(도 7b 및 (c)의 (i) 참조), 및 SEM(도 7c의 (ii) 참조) 이미지에서 균일하고 정교하게 원형 라인 형태로 인쇄된 EGaIn 전극을 확인할 수 있다. 여기서, 무작위로 127 개의 접합을 선정하고 J-V(전류밀도-바이어스)을 측정하였다. 도 7d에 도시된 히스토그램에서 log|J|은 좁은 단일 가우스 분포(single Gaussian distribution)를 나타낸다. log|J|의 평균값(μlog |J|)과 표준편자값(σlog|J|)은 각각 1.7 및 0.4로 측정되었는데, 이는 도 5를 참고로 라인 패턴에서 측정된 값(μlog |J| = -1.8, σlog |J| = 0.3)과 구분되지 않는다. 본 발명에 따른 인쇄 기술은 모서리가 날카로운 패턴에도 적용될 수 있다. 도 7e 및 도 7f에서 알 수 있듯이, C12 SAM에서 동심의 사각형 고리 패턴 및 삼각형 패턴으로 터널링 접합 어레이를 형성하였다. 상기 패턴에서의 log|J| 값(사각형 및 삼각형의 μlog |J| = -1.7)은 다른 패턴에서 구한 값과 차이가 거의 없었고, 수율은 90%을 초과하였다. 이러한 결과로부터, 터널링 성능의 현저한 저하 없이 다양한 패턴의 제작에 본 발명에 따른 인쇄 기술이 적용될 수 있음을 확인할 수 있다.
이상 본 발명을 구체적인 실시예를 통하여 상세히 설명하였으나, 이는 본 발명을 구체적으로 설명하기 위한 것으로, 본 발명은 이에 한정되지 않으며, 본 발명의 기술적 사상 내에서 당 분야의 통상의 지식을 가진 자에 의해 그 변형이나 개량이 가능함이 명백하다.
본 발명의 단순한 변형 내지 변경은 모두 본 발명의 영역에 속한 것으로 본 발명의 구체적인 보호 범위는 첨부된 특허청구범위에 의하여 명확해질 것이다.
본 발명은 분자전자학에 인쇄전자 기술이 접목된 기술로서, 액체금속 프린팅을 이용해 단분자 박막 상에 전극을 형성함으로써, 고재현성, 고신뢰성의 분자전자소자를 단시간에 대량 생산할 수 있는 바 산업상 이용가능성이 인정될 것이다.
Claims (7)
- (a) 일면에 자기조립단분자층(SAM)이 구비된 제1 기재를 준비하는 단계; 및(b) 액체금속이 토출되는 니들, 및 상기 니들의 움직임을 제어하는 컨트롤러를 포함하는 프린팅 장치를 이용해, 상기 자기조립단분자층의 표면에 접촉되는 소정의 패턴으로 상기 액체금속을 인쇄하여, 액체금속 전극을 형성하는 단계;를 포함하는 액체금속 기반 전극 제조방법.
- 청구항 1에 있어서,상기 (a) 단계는,제2 기재의 일면에 소정의 패턴으로 금속을 증착하여 박막형 금속 전극을 제작하는 단계;상기 제2 기재의 일면과 상기 제1 기재의 일면 사이에 접착층을 형성하는 단계;상기 제2 기재로부터 상기 제1 기재를 분리하여, 상기 제1 기재의 일면에 상기 금속 전극을 전사시키는 단계; 및전사된 상기 금속 전극의 표면에 상기 자기조립단분자층(SAM)을 형성하는 단계;를 포함하는 액체금속 기반 전극 제조방법.
- 청구항 2에 있어서,상기 접착층은,전사된 상기 금속 전극의 패턴에 대응되는 음각 패턴으로, 상기 제1 기재의 일면에 전사되는 액체금속 기반 전극 제조방법.
- 청구항 1에 있어서,상기 프린팅 장치는,상기 액체금속을 수용하고, 상기 니들에 연결되는 시린지; 및상기 액체금속이 토출되도록, 상기 시린지를 가압하는 시린지 펌프;를 더 포함하는 액체금속 기반 전극 제조방법.
- 청구항 4에 있어서,상기 (b) 단계는,상기 시린지 펌프는 8.5 ~ 9.5 ㎪의 압력으로,상기 니들은 4 ~ 6 ㎜/s 이동속도로 움직이면서 상기 액체금속을 인쇄하는 액체금속 기반 전극 제조방법.
- 청구항 1에 있어서,상기 액체금속은, 공융 갈륨-인듐(EGaIn)인 액체금속 기반 전극 제조방법.
- 청구항 1에 있어서,상기 자기조립단분자층은, 알칸티올레이트(alkanethiolate)로 형성된 액체금속 기반 전극 제조방법.
