Description
本発明は、表面応力センサ、特に、ピエゾ抵抗カンチレバー型センサと比較して高い感度を有する膜型の表面応力センサ(MSS)と、表面応力センサの製造方法に関する。
人間の五感に相当する情報を収集するセンサ、特に、人間が化学物質を受容して感じる味覚や嗅覚のセンサに用いる技術として、例えば、特許文献1に開示されているピエゾ抵抗部材を有する表面応力センサの技術がある。
特許文献1に開示されている技術では、例えば、ポリエチレンイミン(PEI)溶液を、インクジェットスポッティング技術によって、平坦部材の上(表面)に塗布、乾燥することで溶質の層を形成し、検体を吸着する受容体(レセプター)を形成する。
特許文献1に開示されている技術では、例えば、ポリエチレンイミン(PEI)溶液を、インクジェットスポッティング技術によって、平坦部材の上(表面)に塗布、乾燥することで溶質の層を形成し、検体を吸着する受容体(レセプター)を形成する。
しかしながら、特許文献1に記載されているように、平坦部材の表面における、受容体が形成される受容体形成領域と、受容体形成領域よりも外側の領域(外部領域)が、共に、溶液との親和性が等しい。このため、受容体形成領域に塗布した溶液の一部が、受容体形成領域から外部領域へ逸脱することとなり、受容体の形状を、所望の形状(例えば、正円柱)に制御することが困難であるという問題が発生する可能性がある。
本発明は、従来の未解決の問題に着目してなされたものであり、受容体を所望の形状に制御する制御性を向上させることが可能な表面応力センサと、表面応力センサの製造方法を提供することを目的とする。

上記目的を達成するために、本発明の一態様に係る表面応力センサは、メンブレンと、保持部材と、少なくとも一対の連結部と、可撓性抵抗と、受容体と、形成領域側凹凸パターンを備える。メンブレンは、印加された表面応力によって撓む。保持部材は、メンブレンよりも外側に配置されている。連結部は、メンブレンと保持部材とを連結する。可撓性抵抗は、連結部に起きた撓みに応じて抵抗値が変化する。形成領域側凹凸パターンは、メンブレンの表面に形成され、且つ複数の凸部又は複数の凹部が連続したパターンで形成されている。また、メンブレンの表面は、表面の中心を含む領域である第一表面領域と、第一表面領域よりも保持部材に近い領域である第二表面領域を有する。そして、形成領域側凹凸パターンは、メンブレンの表面のうち第一表面領域に形成され、且つ形成領域側凹凸パターンを形成する複数の凸部又は複数の凹部の隙間に溶液が存在することが可能な粗度を有するパターンである。
また、本発明の他の態様に係る表面応力センサの製造方法は、形成領域側凹凸パターン形成工程を備える。形成領域側凹凸パターン形成工程は、検出基材の一方の面である表面の中心を含む予め設定した領域である第一表面領域に、複数の凸部又は複数の凹部が連続したパターンで形成された形成領域側凹凸パターンを形成する工程である。そして、形成領域側凹凸パターン形成工程では、形成領域側凹凸パターンを形成する複数の凸部又は複数の凹部の隙間に溶液が存在することが可能な粗度を有するように、形成領域側凹凸パターンを形成する。
本発明の一態様によれば、メンブレンの表面のうち第一表面領域に形成領域側凹凸パターンを形成することで、第一表面領域の溶液との親和性が、第二表面領域の溶液との親和性よりも高くなる。
これにより、第一表面領域に塗布した溶液が第二表面領域へ逸脱することを抑制することが可能となるため、受容体を所望の形状に制御する制御性を向上させることが可能な表面応力センサと、表面応力センサの製造方法を提供することが可能となる。

さらに、以下に示す実施形態は、本発明の技術的思想を具体化するための構成を例示するものであって、本発明の技術的思想は、構成部品の材質や、それらの形状、構造、配置等を下記のものに特定するものでない。本発明の技術的思想は、特許請求の範囲に記載された請求項が規定する技術的範囲内において、種々の変更を加えることが可能である。また、以下の説明における「左右」や「上下」の方向は、単に説明の便宜上の定義であって、本発明の技術的思想を限定するものではない。よって、例えば、紙面を90度回転すれば「左右」と「上下」とは交換して読まれ、紙面を180度回転すれば「左」が「右」に、「右」が「左」になることは勿論である。
(第一実施形態)
以下、本発明の第一実施形態について、図面を参照しつつ説明する。
(構成)
図1から図23を用いて、第一実施形態の構成を説明する。
図1から図8に表す表面応力センサ1は、例えば、味覚や嗅覚を検出するセンサに用いられており、パッケージ基板2と、接続部4と、検出基材20と、支持基材10とを備える。なお、図2中では、説明のために、パッケージ基板2及び接続部4の図示を省略している。
以下、本発明の第一実施形態について、図面を参照しつつ説明する。
(構成)
図1から図23を用いて、第一実施形態の構成を説明する。
図1から図8に表す表面応力センサ1は、例えば、味覚や嗅覚を検出するセンサに用いられており、パッケージ基板2と、接続部4と、検出基材20と、支持基材10とを備える。なお、図2中では、説明のために、パッケージ基板2及び接続部4の図示を省略している。
(パッケージ基板)
パッケージ基板2は、例えば、金属、ポリマー、セラミック材等を用いて形成されており、例えば、ミリメートルオーダーの厚さで形成されている。

(検出基材)
検出基材20は、支持基材10の一方の面(図1中では、上側の面)に積層されており、メンブレン22と、保持部材24と、連結部26とが一体となって形成されている。

また、検出基材20を形成する材料は、支持基材10の線膨張係数と、検出基材20の線膨張係数との差が、1.2×10-5/℃以下となる材料を用いる。
第一実施形態では、検出基材20を形成する材料と、支持基材10を形成する材料とを、同一の材料とした場合について説明する。
検出基材20は、支持基材10の一方の面(図1中では、上側の面)に積層されており、メンブレン22と、保持部材24と、連結部26とが一体となって形成されている。
第一実施形態では、一例として、検出基材20を形成する材料に、ケイ素を用いた場合について説明する。
また、検出基材20を形成する材料は、支持基材10の線膨張係数と、検出基材20の線膨張係数との差が、1.2×10-5/℃以下となる材料を用いる。

(メンブレン)
メンブレン22は、板状に形成されている。
第一実施形態では、一例として、メンブレン22を、円板状に形成した場合について説明する。
また、メンブレン22はn型半導体層である。
また、メンブレン22の一方の面(図1中では、上側の面)には、酸化膜SO(シリコン酸化膜)が形成されている。なお、以降の説明では、メンブレン22の一方の面を、「メンブレン22の表面」と記載する場合がある。
酸化膜SOは、受容体に対する濡れ性が高い材料であれば、シリコン酸化膜に限定するものではない。
メンブレン22は、板状に形成されている。
第一実施形態では、一例として、メンブレン22を、円板状に形成した場合について説明する。
また、メンブレン22はn型半導体層である。
また、メンブレン22の一方の面(図1中では、上側の面)には、酸化膜SO(シリコン酸化膜)が形成されている。なお、以降の説明では、メンブレン22の一方の面を、「メンブレン22の表面」と記載する場合がある。
酸化膜SOは、受容体に対する濡れ性が高い材料であれば、シリコン酸化膜に限定するものではない。
さらに、メンブレン22の表面は、図6に表すように、受容体形成領域(第一表面領域)31と、外部領域(第二表面領域)32を有する。なお、図6は、図2と同様、表面応力センサ1の平面図であるが、説明のために、メンブレン22と連結部26のみを図示している。
受容体形成領域31は、メンブレン22の表面の中心を含む領域であり、予め設定する。また、受容体形成領域31は、後述する受容体30を形成する目安となる領域である。なお、受容体形成領域31のうち、受容体30が実際に形成される領域は、受容体形成領域31の全体の領域としてもよく、また、受容体形成領域31の一部のみの領域としてもよい。また、受容体形成領域31のうち、受容体30が実際に形成される領域は、受容体形成領域31の全体に加え、外部領域32の一部を含む領域としてもよい。
第一実施形態では、一例として、受容体形成領域31を、メンブレン22の厚さ方向から見て、真円となる領域に設定した場合について説明する。
受容体形成領域31は、メンブレン22の表面の中心を含む領域であり、予め設定する。また、受容体形成領域31は、後述する受容体30を形成する目安となる領域である。なお、受容体形成領域31のうち、受容体30が実際に形成される領域は、受容体形成領域31の全体の領域としてもよく、また、受容体形成領域31の一部のみの領域としてもよい。また、受容体形成領域31のうち、受容体30が実際に形成される領域は、受容体形成領域31の全体に加え、外部領域32の一部を含む領域としてもよい。

外部領域32は、受容体形成領域31よりも保持部材24に近い領域であり、予め設定する。

図7に示すように、受容体形成領域31には、形成領域側凹凸パターン52aが形成されており、外部領域32には、外部領域側凹凸パターン52bが形成されている。また、図示を省略するが、形成領域側凹凸パターン52a及び外部領域側凹凸パターン52bは、酸化膜SOの上に形成されている。なお、形成領域側凹凸パターン52a及び外部領域側凹凸パターン52bの説明は後述する。
また、受容体形成領域31には、受容体30(レセプター)が塗布されている。すなわち、受容体形成領域31は、メンブレン22の表面のうち、受容体30が形成される領域である。なお、受容体30を塗布する面積は、広いほうが好ましいため、受容体形成領域31は、広い方が好ましい。

受容体30(レセプター)は、特に限定されないが、例えば、ポリエチレンイミン(PEI)等の樹脂が溶解された溶液(以降の説明では、「PEI溶液」と記載する場合がある)を塗布、乾燥させて形成されている。また、受容体30は、ガスの分子が受容体30に吸着することで歪みが発生する。受容体を溶解する溶液としては、受容体を溶解すれば特に限定されず、一般的な有機溶媒や水を用いることが可能である。
受容体30にガスの分子が吸着して、受容体30に歪みが発生すると、メンブレン22に表面応力が印加され、メンブレン22が撓む。したがって、メンブレン22は、受容体30にガスの分子が吸着すると、印加された表面応力によって撓む。
なお、受容体30の構成は、ガスの分子が吸着することで歪みが発生する構成に限定するものではなく、例えば、磁気によって歪みが発生する構成としてもよい。すなわち、受容体30の構成は、表面応力センサ1の検出対象に応じて、適宜変更してもよい。
受容体30にガスの分子が吸着して、受容体30に歪みが発生すると、メンブレン22に表面応力が印加され、メンブレン22が撓む。したがって、メンブレン22は、受容体30にガスの分子が吸着すると、印加された表面応力によって撓む。
なお、受容体30の構成は、ガスの分子が吸着することで歪みが発生する構成に限定するものではなく、例えば、磁気によって歪みが発生する構成としてもよい。すなわち、受容体30の構成は、表面応力センサ1の検出対象に応じて、適宜変更してもよい。
(保持部材)
保持部材24は、メンブレン22の中心よりも外側に配置されている。また、保持部材24は、四辺形(正方形)の枠状に形成されており、メンブレン22の厚さ方向から見て、隙間を空けてメンブレン22を包囲している。
メンブレン22の厚さ方向から見た視点とは、表面応力センサ1を上方から見た視点(図1では、矢印IIの方向から見た視点)である。
メンブレン22の厚さ方向から見て、保持部材24の中心は、メンブレン22の中心と重なっている。
また、保持部材24は、接着等、各種の接合技術を用いて、支持基材10のうち、パッケージ基板2と対向する面と反対側の面(図1中では、上側の面)に接続されている。
保持部材24は、メンブレン22の中心よりも外側に配置されている。また、保持部材24は、四辺形(正方形)の枠状に形成されており、メンブレン22の厚さ方向から見て、隙間を空けてメンブレン22を包囲している。

第一実施形態では、一例として、保持部材24及び支持基材10の形状を、メンブレン22の厚さ方向から見て、支持基材10の外周面と保持部材24の外周面とが、面一である形状に形成した場合について説明する。
すなわち、保持部材24と支持基材10は、メンブレン22の厚さ方向から見て、同じ形状の四辺形である。これは、例えば、保持部材24と支持基材10とを接続した後に、保持部材24及び支持基材10に対してダイシング加工を行うことで実現する。すなわち、メンブレン22の厚さ方向から見て、保持部材24の中心は、支持基材10の中心と重なっている。
すなわち、保持部材24と支持基材10は、メンブレン22の厚さ方向から見て、同じ形状の四辺形である。これは、例えば、保持部材24と支持基材10とを接続した後に、保持部材24及び支持基材10に対してダイシング加工を行うことで実現する。すなわち、メンブレン22の厚さ方向から見て、保持部材24の中心は、支持基材10の中心と重なっている。
したがって、支持基材10は、メンブレン22の厚さ方向から見て、メンブレン22及び保持部材24と重なっている。
さらに、接続部4は、メンブレン22の厚さ方向から見て、メンブレン22の少なくとも一部と重なる位置に配置されている。
また、メンブレン22の厚さ方向から見て、接続部4の面積は、メンブレン22の面積よりも小さい。
また、パッケージ基板2は、支持基材10のメンブレン22と対向する面と反対側の面(図1中では、下側の面)に接続されている。
さらに、接続部4は、メンブレン22の厚さ方向から見て、メンブレン22の少なくとも一部と重なる位置に配置されている。

(連結部)
連結部26は、メンブレン22の厚さ方向から見て、帯状に形成されている。
また、連結部26は、メンブレン22の厚さ方向から見て、メンブレン22の中心を通過する仮想的な直線VL1及びVL2と重なる位置に配置されており、メンブレン22と保持部材24とを連結している。
第一実施形態では、一例として、メンブレン22と保持部材24とが、二対である四つの連結部26a~26dで連結されている場合について説明する。
四つの連結部26a~26dは、直線VL1と重なる位置に配置されている一対の連結部26a及び連結部26bと、直線VL1と直交する直線VL2と重なる位置に配置されている一対の連結部26c及び連結部26dを含む。
すなわち、一対の連結部26a及び連結部26bと、一対の連結部26c及び連結部26dは、メンブレン22の厚さ方向から見て、メンブレン22を挟む位置に配置されており、メンブレン22と保持部材24とを連結する。したがって、保持部材24は、連結部26を介して、メンブレン22を保持している。
連結部26は、メンブレン22の厚さ方向から見て、帯状に形成されている。
また、連結部26は、メンブレン22の厚さ方向から見て、メンブレン22の中心を通過する仮想的な直線VL1及びVL2と重なる位置に配置されており、メンブレン22と保持部材24とを連結している。
第一実施形態では、一例として、メンブレン22と保持部材24とが、二対である四つの連結部26a~26dで連結されている場合について説明する。
四つの連結部26a~26dは、直線VL1と重なる位置に配置されている一対の連結部26a及び連結部26bと、直線VL1と直交する直線VL2と重なる位置に配置されている一対の連結部26c及び連結部26dを含む。
すなわち、一対の連結部26a及び連結部26bと、一対の連結部26c及び連結部26dは、メンブレン22の厚さ方向から見て、メンブレン22を挟む位置に配置されており、メンブレン22と保持部材24とを連結する。したがって、保持部材24は、連結部26を介して、メンブレン22を保持している。
第一実施形態では、一例として、連結部26a及び連結部26bの幅が、連結部26c及び連結部26dの幅よりも狭い場合について説明する。
メンブレン22及び四つの連結部26a~26dと、支持基材10との間には、空隙部40が設けられている。
したがって、支持基材10は、保持部材24に接続されてメンブレン22及び連結部26との間に空隙(空隙部40)を設けて配置されている。これに加え、支持基材10は、メンブレン22の厚さ方向から見て、メンブレン22及び連結部26と重なる。
なお、表面応力センサ1を溶液中で使用する場合には、空隙部40が溶液で満たされてもよい。
空隙部40は、検出基材20の加工途中においてメンブレン22が支持基材10の側へ撓む際に、メンブレン22が支持基材10に張り付くことを防ぐ空間として機能する。
四つの連結部26a~26dには、それぞれ、可撓性抵抗50a~50dが備えられている。
メンブレン22及び四つの連結部26a~26dと、支持基材10との間には、空隙部40が設けられている。
したがって、支持基材10は、保持部材24に接続されてメンブレン22及び連結部26との間に空隙(空隙部40)を設けて配置されている。これに加え、支持基材10は、メンブレン22の厚さ方向から見て、メンブレン22及び連結部26と重なる。
なお、表面応力センサ1を溶液中で使用する場合には、空隙部40が溶液で満たされてもよい。
空隙部40は、検出基材20の加工途中においてメンブレン22が支持基材10の側へ撓む際に、メンブレン22が支持基材10に張り付くことを防ぐ空間として機能する。
四つの連結部26a~26dには、それぞれ、可撓性抵抗50a~50dが備えられている。
(可撓性抵抗)
各可撓性抵抗50は、連結部26に起きた撓みに応じて抵抗値が変化する。
第一実施形態では、一例として、可撓性抵抗50を、ピエゾ抵抗で形成した場合について説明する。
ピエゾ抵抗は、例えば、連結部26へのイオンの注入によって形成されており、メンブレン22が撓むことで連結部26に起きた撓みに応じて変化する抵抗値を有している。
また、可撓性抵抗50は、p型半導体層である。
四つの可撓性抵抗50a~50dは、例えば、図5に表すように、互いに隣接する可撓性抵抗50(連結部26aと連結部26c及び連結部26d、連結部26bと連結部26c及び連結部26d)が接続されている。これにより、四つの可撓性抵抗50a~50dは、図5に表すフルホイートストンブリッジを形成している。
各可撓性抵抗50は、連結部26に起きた撓みに応じて抵抗値が変化する。
第一実施形態では、一例として、可撓性抵抗50を、ピエゾ抵抗で形成した場合について説明する。

ここで、大きな信号を獲得し、シリコンが有する高いピエゾ係数を最大限利用するために、単結晶Si(100)を用いて形成されることで、p型半導体層を形成するピエゾ抵抗を検討する。ピエゾ抵抗係数は、以下の式(8)及び式(9)で表す関係によって決定される。
式(8)及び式(9)において、π11、π12及びπ44は、結晶の基本ピエゾ抵抗係数である。x方向が[110]に整列したp型Si(100)であり、y方向が[1-10]に整列したp型Si(100)である場合は、π11が、10-11Pa-1を単位として+6.6である。これに加え、π12が、10-11Pa-1を単位として-1.1であり、π44が、10-11Pa-1を単位として+138.1である。
したがって、ピエゾ抵抗係数πxは、71.8×10-11Pa-1と計算され、ピエゾ抵抗係数πyは、-66.3×10-11Pa-1と計算される。また、Eは1.70×1011Paであり、νは0.28である。そして、πx>>(1+2ν)/Eであり、πy>>-1/Eであり、πx≒-πy≒π44/2であるので、式(7)は、以下の式(10)で示すように近似することが可能である。
したがって、ピエゾ抵抗係数πxは、71.8×10-11Pa-1と計算され、ピエゾ抵抗係数πyは、-66.3×10-11Pa-1と計算される。また、Eは1.70×1011Paであり、νは0.28である。そして、πx>>(1+2ν)/Eであり、πy>>-1/Eであり、πx≒-πy≒π44/2であるので、式(7)は、以下の式(10)で示すように近似することが可能である。
したがって、ピエゾ抵抗の信号(すなわち、ΔR/R)は、主にσxとσyの差によって決まる。
(形成領域側凹凸パターン)
形成領域側凹凸パターン52aは、メンブレン22の表面のうち、受容体形成領域31に形成されている。
また、形成領域側凹凸パターン52aは、複数の凸部(突起、ピラー)、又は、複数の凹部(孔、ホール)が連続して繰り返されたパターンで形成されている。第一実施形態では、一例として、凸部を円柱状に形成し、凹部を円形の孔で形成した場合について説明する。なお、凸部は、例えば、角柱状やピラミッド形状に形成してもよい。また、凹部は、例えば、多角形の孔や、溝で形成してもよい。
形成領域側凹凸パターン52aは、メンブレン22の表面のうち、受容体形成領域31に形成されている。
また、形成領域側凹凸パターン52aは、複数の凸部(突起、ピラー)、又は、複数の凹部(孔、ホール)が連続して繰り返されたパターンで形成されている。第一実施形態では、一例として、凸部を円柱状に形成し、凹部を円形の孔で形成した場合について説明する。なお、凸部は、例えば、角柱状やピラミッド形状に形成してもよい。また、凹部は、例えば、多角形の孔や、溝で形成してもよい。

さらに、第一実施形態では、一例として、形成領域側凹凸パターン52aを形成する複数の凸部(ピラー)を、同じ形状(外径及び高さ)で形成した場合について説明する。
また、第一実施形態では、一例として、形成領域側凹凸パターン52aを形成する凸部が、メンブレン22の厚さ方向から見て、円形に形成されている場合について説明する。なお、形成領域側凹凸パターン52aを形成する凸部の「円形」とは、真円に限定するものではなく、楕円等、真円以外の円形状としてもよい。
さらに、第一実施形態では、一例として、形成領域側凹凸パターン52aを形成する複数の凸部(ピラー)を、同じ形状(外径及び高さ)で形成した場合について説明する。

なお、図7には、説明のために、形成領域側凹凸パターン52aの断面のうち、図2に表すVII‐VII線の部分のみ断面図を図示することで、形成領域側凹凸パターン52aの断面を、複数の凸部が形成されている構成として図示している。しかしながら、形成領域側凹凸パターン52aの実際の構造は、図8及び図9に表すように、複数の凸部が間隔を空けてアレイ状に配置されている構造である。
次に、形成領域側凹凸パターン52aの具体的な構成について説明する。
図7に表すように、形成領域側凹凸パターン52aの断面は、凸部が並んだ形状である。

また、式(11)及び式(12)における「R」は、図11に表すように、受容体形成領域31に塗布した溶液の、凸部に対する接触角である。さらに、式(11)及び式(12)における「δ」は、図11に表すように、隣り合う凸部の間に塗布した溶液の表面のうち、凸部との高さが最も異なる部分(最も凹んだ部分)の、凸部との高さの差(凹みの厚さ)である。
また、式(11)及び式(12)における「R」は、図11に表すように、受容体形成領域31に塗布した溶液の、凸部に対する接触角である。さらに、式(11)及び式(12)における「δ」は、図11に表すように、隣り合う凸部の間に塗布した溶液の表面のうち、凸部との高さが最も異なる部分(最も凹んだ部分)の、凸部との高さの差(凹みの厚さ)である。
式(11)より、凹みの厚さδを小さくするためには、隣り合う凸部のピッチpを狭くすることが好ましく、また、凸部の高さHが高いほど、隣り合う凸部の間に塗布した溶液は、隣り合う凸部の間に形成された空間に侵入しにくくなる。
したがって、式(11)において、δ>Hの関係式が成立するように、形成領域側凹凸パターン52aを形成することで、形成領域側凹凸パターン52aを形成した受容体形成領域31の撥液性を低下させることが可能となる。すなわち、式(11)において、δ>Hの関係式が成立するように、形成領域側凹凸パターン52aを形成することで、形成領域側凹凸パターン52aを形成した受容体形成領域31の親液性を向上させることが可能となる。
したがって、式(11)において、δ>Hの関係式が成立するように、形成領域側凹凸パターン52aを形成することで、形成領域側凹凸パターン52aを形成した受容体形成領域31の撥液性を低下させることが可能となる。すなわち、式(11)において、δ>Hの関係式が成立するように、形成領域側凹凸パターン52aを形成することで、形成領域側凹凸パターン52aを形成した受容体形成領域31の親液性を向上させることが可能となる。
また、式(12)より、隣り合う凸部のピッチpと凸部の外径Dとの差分が大きくなるほど(隣り合う凸部の間隔を広げるほど)、凹みの厚さδを増大させることが可能となる。さらに、溶液の液量に対して凸部の高さHが低いほど、形成領域側凹凸パターン52aを形成した受容体形成領域31は、撥液性を示すことなく親液性に寄与することとなる。
以上により、形成領域側凹凸パターン52aは、上記の式(11)及び式(12)を用いて、形成領域側凹凸パターン52aを形成した受容体形成領域31が、溶液に対する親液性を有するように形成する。

また、形成領域側凹凸パターン52aのピッチp、凸部の外径D、凸部の高さHは、受容体30の物性(受容体30形成する溶液の物性)に応じた値に設定する。すなわち、形成領域側凹凸パターン52aは、受容体30の物性に応じた形状に形成されている。

以上により、形成領域側凹凸パターン52aは、形成領域側凹凸パターン52aを形成する複数の凸部又は複数の凹部の隙間に、受容体30を形成する溶液が存在することが可能な粗度を有するパターンである。
これは、形成領域側凹凸パターン52aを形成する複数の凸部又は複数の凹部の深さが、溶液の液滴から見て十分に小さい場合は、溶液が複数の凸部又は複数の凹部の全体を被覆することが可能となる。これにより、形成領域側凹凸パターン52aを単一面とみなすことが可能となるため、上述したWanzelの式が成立することに起因する。
これは、形成領域側凹凸パターン52aを形成する複数の凸部又は複数の凹部の深さが、溶液の液滴から見て十分に小さい場合は、溶液が複数の凸部又は複数の凹部の全体を被覆することが可能となる。これにより、形成領域側凹凸パターン52aを単一面とみなすことが可能となるため、上述したWanzelの式が成立することに起因する。
(外部領域側凹凸パターン)
外部領域側凹凸パターン52bは、メンブレン22の表面のうち、外部領域32に形成されている。
また、外部領域側凹凸パターン52bは、形成領域側凹凸パターン52aと同様、複数の凸部、又は、複数の凹部が連続して繰り返されたパターンで形成されている。第一実施形態では、一例として、凸部を円柱状に形成し、凹部を円形の孔で形成した場合について説明する。なお、凸部は、例えば、角柱状やピラミッド形状に形成してもよい。また、凹部は、例えば、多角形の孔や、溝で形成してもよい。
外部領域側凹凸パターン52bは、メンブレン22の表面のうち、外部領域32に形成されている。

図7に表すように、外部領域側凹凸パターン52bの断面は、凹部が並んだ形状である。外部領域側凹凸パターン52bが形成する溝の深さは、メンブレン22を厚さ方向へ貫通しない程度の深さである。このように、凹部が並んだ形状で形成されるパターンの表面は、撥液性を示すことが知られており、一般的にロータス効果と呼ばれている。これは、公知であるカッシーの式によって、物理的にも説明されている現象である。
また、外部領域側凹凸パターン52bは、上記の式(11)及び式(12)を用いて、外部領域側凹凸パターン52bを形成した外部領域32が、溶液に対する撥液性を有するように形成する。

第一実施形態では、一例として、外部領域側凹凸パターン52bを、隣り合う凹部のピッチを1[μm]、凹部の内径を1[μm]、凹部の深さを1[μm]として形成した場合について説明する。なお、凹部の深さは、例えば、1[μm]以上1.5[μm]以下の範囲内に設定する。
また、外部領域側凹凸パターン52bのピッチ、凹部の内径、凹部の深さは、受容体30の物性(受容体30形成する溶液の物性)に応じた値に設定する。すなわち、外部領域側凹凸パターン52bは、受容体30の物性に応じた形状に形成されている。

なお、図7には、説明のために、外部領域側凹凸パターン52bの断面のうち、図2に表すVII‐VII線の部分のみ断面図を図示することで、外部領域側凹凸パターン52bの断面を、複数の溝が形成されている構成として図示している。しかしながら、外部領域側凹凸パターン52bの実際の構造は、複数の凹部が間隔を空けてアレイ状に配置されている構造である。
また、外部領域側凹凸パターン52bには、凸部及び凹部のどちらを用いて形成した場合であっても、ロータス効果が発現するが、一般的に、空隙部分が多い方が発現する効果は大きい。このため、凸部を用いて外部領域側凹凸パターン52bを形成すると、凹部を用いて外部領域側凹凸パターン52bを形成した場合と比較して、撥液性はより強くなる。
また、外部領域側凹凸パターン52bには、凸部及び凹部のどちらを用いて形成した場合であっても、ロータス効果が発現するが、一般的に、空隙部分が多い方が発現する効果は大きい。このため、凸部を用いて外部領域側凹凸パターン52bを形成すると、凹部を用いて外部領域側凹凸パターン52bを形成した場合と比較して、撥液性はより強くなる。
したがって、外部領域側凹凸パターン52bは、外部領域側凹凸パターン52bを形成する複数の凸部又は複数の凹部の隙間への、受容体30を形成する溶液の進入を防止することが可能な粗度を有するパターンである。
これは、外部領域側凹凸パターン52bを形成する複数の凸部又は複数の凹部の深さが、溶液の液滴から見て十分に大きい場合は、溶液が複数の凸部又は複数の凹部に液が浸み込まない。このため、外部領域側凹凸パターン52bを複合面とみなすことが可能となるため、公知であるCassie-Baxterの式が成立することで、上述したロータス効果により溶液が撥液することに起因する。
これは、外部領域側凹凸パターン52bを形成する複数の凸部又は複数の凹部の深さが、溶液の液滴から見て十分に大きい場合は、溶液が複数の凸部又は複数の凹部に液が浸み込まない。このため、外部領域側凹凸パターン52bを複合面とみなすことが可能となるため、公知であるCassie-Baxterの式が成立することで、上述したロータス効果により溶液が撥液することに起因する。
以上により、形成領域側凹凸パターン52aは、受容体形成領域31の粗度が、外部領域32の粗度よりも低くなるパターンで形成されている。これに加え、外部領域側凹凸パターン52bは、外部領域32の粗度が、受容体形成領域31の粗度よりも高くなるパターンで形成されている。すなわち、形成領域側凹凸パターン52aの粗度は、外部領域側凹凸パターン52bの粗度よりも低い。
したがって、形成領域側凹凸パターン52aは、受容体形成領域31の親液性が外部領域32の親液性よりも高くなるパターンである。
したがって、形成領域側凹凸パターン52aは、受容体形成領域31の親液性が外部領域32の親液性よりも高くなるパターンである。
上述したように、受容体30は、メンブレン22の中心付近に対し、インクジェットスポッティング等によってPEI溶液等を塗布することで形成される。
このため、メンブレン22の最表層に形成された酸化膜SOは濡れ性が高いために、メンブレン22の表面に塗布されたPEI溶液は、メンブレン22の表面に密着性良く分布する。
このため、メンブレン22の最表層に形成された酸化膜SOは濡れ性が高いために、メンブレン22の表面に塗布されたPEI溶液は、メンブレン22の表面に密着性良く分布する。
これに加え、メンブレン22の表面に塗布されたPEI溶液は、酸化膜SOが有する高い濡れ性と、形成領域側凹凸パターン52aが有する親液性により、受容体形成領域31の内部において、効率的に拡張する。
一方、メンブレン22の表面に塗布されたPEI溶液は、酸化膜SOが有する高い濡れ性と、形成領域側凹凸パターン52aが有する親液性により、メンブレン22の外周に向かって流出しやすくなる。しかしながら、メンブレン22の外周に向かうPEI溶液は、外部領域側凹凸パターン52bが有する撥液性によって流出が遮られることとなる。これにより、受容体形成領域31に対し、受容体30を効率良く塗布することが可能となる。
一方、メンブレン22の表面に塗布されたPEI溶液は、酸化膜SOが有する高い濡れ性と、形成領域側凹凸パターン52aが有する親液性により、メンブレン22の外周に向かって流出しやすくなる。しかしながら、メンブレン22の外周に向かうPEI溶液は、外部領域側凹凸パターン52bが有する撥液性によって流出が遮られることとなる。これにより、受容体形成領域31に対し、受容体30を効率良く塗布することが可能となる。
(親液性の実証及び検討)
以下、図12及び図13を用いて、形成領域側凹凸パターン52aを形成した受容体形成領域31が有する親液性を実証及び検討した結果について説明する。
親液性の実証及び検討には、サンプルのメンブレンと、比較対象のメンブレンを用いた。
サンプルのメンブレンは、図12及び図13に示すように、受容体形成領域31に、複数の凸部(ピラー)が連続して繰り返されたパターンの形成領域側凹凸パターン52aを形成した。これに加え、サンプルのメンブレンは、図12及び図13に示すように、外部領域32に、複数の凹部(ホール)が連続して繰り返されたパターンの外部領域側凹凸パターン52bを形成した。
以下、図12及び図13を用いて、形成領域側凹凸パターン52aを形成した受容体形成領域31が有する親液性を実証及び検討した結果について説明する。
親液性の実証及び検討には、サンプルのメンブレンと、比較対象のメンブレンを用いた。
サンプルのメンブレンは、図12及び図13に示すように、受容体形成領域31に、複数の凸部(ピラー)が連続して繰り返されたパターンの形成領域側凹凸パターン52aを形成した。これに加え、サンプルのメンブレンは、図12及び図13に示すように、外部領域32に、複数の凹部(ホール)が連続して繰り返されたパターンの外部領域側凹凸パターン52bを形成した。
なお、凸部の外径は2[μm]に設定し、凹部の内径は1[μm]に設定し、凸部の高さ及び凹部の深さは50[μm]に設定した。
比較対象のメンブレンは、受容体形成領域31に形成領域側凹凸パターン52aを形成せず、受容体形成領域31を、外部領域側凹凸パターン52bを形成する凹部の外縁と同じ高さの均一な面で形成した。
そして、サンプルのメンブレンと比較対象のメンブレンに対し、受容体形成領域31に2滴の溶液を1回のみ塗布したところ、サンプルのメンブレンでは、比較対象のメンブレンに比べ、溶液が広範囲に拡張することが確認された。
比較対象のメンブレンは、受容体形成領域31に形成領域側凹凸パターン52aを形成せず、受容体形成領域31を、外部領域側凹凸パターン52bを形成する凹部の外縁と同じ高さの均一な面で形成した。
そして、サンプルのメンブレンと比較対象のメンブレンに対し、受容体形成領域31に2滴の溶液を1回のみ塗布したところ、サンプルのメンブレンでは、比較対象のメンブレンに比べ、溶液が広範囲に拡張することが確認された。
(接触角Rと形成領域側凹凸パターン52aとの関係)
接触角Rと形成領域側凹凸パターン52aとの関係は、形成領域側凹凸パターン52aを複数の凸部で形成する場合、例えば、形成領域側凹凸パターン52aのフラットな面(底面)に対して、接触角Rを1/2倍(10[°]以下)とする。一方、形成領域側凹凸パターン52aを複数の凹部で形成する場合、例えば、形成領域側凹凸パターン52aのフラットな面(外縁面)に対して、接触角Rを2倍以上2.5倍以下の範囲内(40[°]以上)とする。
接触角Rと形成領域側凹凸パターン52aとの関係は、形成領域側凹凸パターン52aを複数の凸部で形成する場合、例えば、形成領域側凹凸パターン52aのフラットな面(底面)に対して、接触角Rを1/2倍(10[°]以下)とする。一方、形成領域側凹凸パターン52aを複数の凹部で形成する場合、例えば、形成領域側凹凸パターン52aのフラットな面(外縁面)に対して、接触角Rを2倍以上2.5倍以下の範囲内(40[°]以上)とする。
(メンブレン、形成領域側凹凸パターン、外部領域側凹凸パターンの変形例)
したがって、メンブレン22及び外部領域側凹凸パターン52bの構成の変形例としては、例えば、図14から図16に表す構成がある。
すなわち、図14(a)に表すように、外部領域側凹凸パターン52bが、全周に亘って配置されず、一部に切れ目がある構成としてもよく、図14(b)に表すように、外部領域側凹凸パターン52bを四角形に配置してもよい。また、図14(c)に表すように、四角形に配置した外部領域側凹凸パターン52bの一部に、切れ目がある構成としてもよい。
したがって、メンブレン22及び外部領域側凹凸パターン52bの構成の変形例としては、例えば、図14から図16に表す構成がある。
すなわち、図14(a)に表すように、外部領域側凹凸パターン52bが、全周に亘って配置されず、一部に切れ目がある構成としてもよく、図14(b)に表すように、外部領域側凹凸パターン52bを四角形に配置してもよい。また、図14(c)に表すように、四角形に配置した外部領域側凹凸パターン52bの一部に、切れ目がある構成としてもよい。
外部領域側凹凸パターン52bの一部に切れ目がある構成は、例えば、受容体30を形成するPEI溶液の粘度により、必ずしも全周に亘って外部領域側凹凸パターン52bを配置する必要がない場合に適用することが可能である。なお、外部領域側凹凸パターン52bの一部に切れ目がある構成では、切れ目がある部分において、隣り合う凸部又は凹部の間隔が、切れ目が無い部分と比べて十分に大きいことにより、巨視的には、外部領域側凹凸パターン52bに切れ目があるように見える。
また、図15(a)から図15(c)に表すように、形成領域側凹凸パターン52a及び外部領域側凹凸パターン52bの形状を工夫することにより、受容体30が特定の形状に形成されるようにしてもよい。
例えば、図15(a)に表すように、形成領域側凹凸パターン52aを、メンブレン22の中心部を含む十字の領域を有する形状に形成してもよい。これに加え、外部領域側凹凸パターン52bを、外周がメンブレン22の外周に沿った円形状に形成してもよい。ここで、図15(a)では、十字の端部が、四つの連結部26近傍に向かって形成された例を示している。この場合、受容体30は、形成領域側凹凸パターン52aを形成した十字の受容体形成領域31上に、例えば、十字形状に形成される。このため、可撓性抵抗50a~50dが形成された連結部26の近傍に、受容体30を選択的に形成することが可能となり、メンブレン22の撓みを効率的に可撓性抵抗50に伝えることが可能となる。これにより、塗布する受容体30の量を減らすことも可能である。
例えば、図15(a)に表すように、形成領域側凹凸パターン52aを、メンブレン22の中心部を含む十字の領域を有する形状に形成してもよい。これに加え、外部領域側凹凸パターン52bを、外周がメンブレン22の外周に沿った円形状に形成してもよい。ここで、図15(a)では、十字の端部が、四つの連結部26近傍に向かって形成された例を示している。この場合、受容体30は、形成領域側凹凸パターン52aを形成した十字の受容体形成領域31上に、例えば、十字形状に形成される。このため、可撓性抵抗50a~50dが形成された連結部26の近傍に、受容体30を選択的に形成することが可能となり、メンブレン22の撓みを効率的に可撓性抵抗50に伝えることが可能となる。これにより、塗布する受容体30の量を減らすことも可能である。
また、図15(b)に表すように、十字の端部が、四つの連結部26間において、メンブレン22が有する円弧状の外周に向かって形成された例を示している。この場合、受容体30は、形成領域側凹凸パターン52aを形成した十字の受容体形成領域31上に、例えば、十字形状に形成される。図15(b)に表す形成領域側凹凸パターン52a及び外部領域側凹凸パターン52bを形成した場合、受容体30を、可撓性抵抗50a~50dが形成された連結部26から離れた領域へ、選択的に形成することが可能となる。これにより、表面応力センサ1の感度バラつきを低減することが可能となる。
また、図15(c)に表すように、円環状の形成領域側凹凸パターン52aを形成してもよい。これに加え、形成領域側凹凸パターン52aよりも外側に円環状の外部領域側凹凸パターン52bを形成し、メンブレン22の中心を含む領域に円形状の外部領域側凹凸パターン52bを形成してもよい。図15(c)の場合、受容体30は、形成領域側凹凸パターン52aを形成した円環状の受容体形成領域31上に形成される。図15(c)に表す形成領域側凹凸パターン52a及び外部領域側凹凸パターン52bを形成した場合、可撓性抵抗50a~50dが形成された連結部26の近傍に、受容体30を選択的に形成することが可能となる。これにより、表面応力センサ1の検出精度を向上させることが可能となる。これに加え、検出精度のバラつきを低減させることが可能となる。
なお、外部領域側凹凸パターン52bは、外周がメンブレン22の外周に沿った円形状であり、メンブレン22の中心部において形成領域側凹凸パターン52aを形成する受容体形成領域31の形状は、上述した形状に限られない。また、受容体形成領域31の形状は、例えば、多角形状や、メンブレン22の中心から外周に向け放射状に広がる形状等、表面応力センサ1のセンサ感度を十分に維持することが可能であれば、いずれの形状としてもよい。
また、図16(a)から図16(c)に表すように、メンブレン22の形状を四角形としてもよい。この場合で、図16(a)に表すように、外部領域側凹凸パターン52bを四角形に配置してもよく、図16(b)に表すように、四角形に配置した外部領域側凹凸パターン52bの一部に、切れ目がある構成としてもよい。また、図16(c)に表すように、外部領域側凹凸パターン52bを、全周に亘って同心円状に配置してもよい。なお、特に図示しないが、図16(c)に表すような外部領域側凹凸パターン52bの一部に、切れ目がある構成としてもよい。
外部領域側凹凸パターン52bの一部に切れ目がある構成を採用する場合は、図14(a)、図14(c)及び図16(b)に表すように、切れ目の位置を、メンブレン22の中心と連結部26との間に配置しないことが好適である。この構成であれば、例えば、受容体30を形成するPEI溶液が、切れ目から外へ出た場合であっても、PEI溶液が可撓性抵抗50に接触する可能性を低減させることが可能となる。
また、図14(b)、図14(c)、図16(a)、図16(b)に表すように、受容体30の形状を四角形としてもよい。
なお、図14から図16には、メンブレン22の厚さ方向から見て、メンブレン22と、保持部材24と、連結部26とに囲まれた空隙部となっている領域から、検出基材20の下方に配置されている支持基材10が見えている状態を図示している。
また、図14(b)、図14(c)、図16(a)、図16(b)に表すように、受容体30の形状を四角形としてもよい。
なお、図14から図16には、メンブレン22の厚さ方向から見て、メンブレン22と、保持部材24と、連結部26とに囲まれた空隙部となっている領域から、検出基材20の下方に配置されている支持基材10が見えている状態を図示している。
また、外部領域側凹凸パターン52bは、外部領域32の粗度が、受容体形成領域31の粗度よりも高くなるパターンであれば、図17に表すように、複数の凸部で形成してもよい。この場合、図17(b)に表すように、外部領域側凹凸パターン52bを形成する凸部は、形成領域側凹凸パターン52aを形成する凸部よりも高くする。
また、形成領域側凹凸パターン52aを複数の凹部で形成した場合、外部領域側凹凸パターン52bは、外部領域32の粗度が、受容体形成領域31の粗度よりも高くなるパターンであれば、図18に表すように、複数の凹部で形成してもよい。この場合、図18(b)に表すように、外部領域側凹凸パターン52bを形成する凹部は、形成領域側凹凸パターン52aを形成する凹部よりも深くする。
また、形成領域側凹凸パターン52aを複数の凹部で形成した場合、外部領域側凹凸パターン52bは、外部領域32の粗度が、受容体形成領域31の粗度よりも高くなるパターンであれば、図18に表すように、複数の凹部で形成してもよい。この場合、図18(b)に表すように、外部領域側凹凸パターン52bを形成する凹部は、形成領域側凹凸パターン52aを形成する凹部よりも深くする。
また、形成領域側凹凸パターン52aを複数の凹部で形成した場合、外部領域側凹凸パターン52bは、外部領域32の粗度が、受容体形成領域31の粗度よりも高くなるパターンであれば、図19に表すように、複数の凸部で形成してもよい。この場合、図19(b)に表すように、外部領域側凹凸パターン52bを形成する凸部の高さは、形成領域側凹凸パターン52aを形成する凹部の深さよりも大きくする。
なお、第一実施形態で説明した形成領域側凹凸パターン52a及び外部領域側凹凸パターン52bは、メンブレン22の表面が酸化膜SOに覆われており、親水性の溶液で形成される受容体30に対しての濡れ性が高い構成である。なお、親水性の溶液とは、例えば、エタノールやイソプロパノール、プロピレングリコールモノメチルエーテル等のアルコール類、アセトン、DMF等、水と相溶する溶媒である。
なお、第一実施形態で説明した形成領域側凹凸パターン52a及び外部領域側凹凸パターン52bは、メンブレン22の表面が酸化膜SOに覆われており、親水性の溶液で形成される受容体30に対しての濡れ性が高い構成である。なお、親水性の溶液とは、例えば、エタノールやイソプロパノール、プロピレングリコールモノメチルエーテル等のアルコール類、アセトン、DMF等、水と相溶する溶媒である。
しかしながら、疎水性の溶液(例えば、1,1,2,2-テトラクロロエタンやジクロロメタン、トルエン、ヘキサン等)で受容体30を形成する場合では、例えば、シリコンの方が酸化膜SOよりも濡れ性が高い。このため、メンブレン22の表面には、図20から図23に表すように、シリコンが露出していることが好ましい。なお、図20は、図8に表す構成に対し、形成領域側凹凸パターン52a及び外部領域側凹凸パターン52bを酸化膜で覆わずに、シリコンを露出させた構成を表す。同様に、図21から図23は、図17から図19に表す構成に対し、形成領域側凹凸パターン52a及び外部領域側凹凸パターン52bを酸化膜で覆わずに、シリコンを露出させた構成を表す。
(支持基材)
支持基材10は、パッケージ基板2の一方の面に配置されており、接続部4を介して、パッケージ基板2に取り付けられている。
第一実施形態では、一例として、支持基材10の中心が、接続部4を配置する位置と重なる場合について説明する。
支持基材10の面積(図1中では、支持基材10を上下方向から見た支持基材10の面積)は、接続部4の面積よりも大きい。
支持基材10の厚さ(図1中では、支持基材10の上下方向への長さ)は、80[μm]以上に設定されている。なお、支持基材10の厚さは、80[μm]以上750[μm]以下の範囲内に設定してもよい。
支持基材10を形成する材料としては、例えば、ケイ素(Si:シリコン)、サファイア、ガリウムヒ素、ガラス、石英のうちいずれかを含む材料を用いることが可能である。
支持基材10は、パッケージ基板2の一方の面に配置されており、接続部4を介して、パッケージ基板2に取り付けられている。
第一実施形態では、一例として、支持基材10の中心が、接続部4を配置する位置と重なる場合について説明する。
支持基材10の面積(図1中では、支持基材10を上下方向から見た支持基材10の面積)は、接続部4の面積よりも大きい。
支持基材10の厚さ(図1中では、支持基材10の上下方向への長さ)は、80[μm]以上に設定されている。なお、支持基材10の厚さは、80[μm]以上750[μm]以下の範囲内に設定してもよい。
支持基材10を形成する材料としては、例えば、ケイ素(Si:シリコン)、サファイア、ガリウムヒ素、ガラス、石英のうちいずれかを含む材料を用いることが可能である。
第一実施形態では、一例として、支持基材10を形成する材料として、ケイ素を用いた場合について説明する。
これにより、第一実施形態では、支持基材10の線膨張係数を、5.0×10-6/℃以下としている。
以下に、支持基材10を形成する材料として用いることが可能な材料の、線膨張係数を記載する。
これにより、第一実施形態では、支持基材10の線膨張係数を、5.0×10-6/℃以下としている。
以下に、支持基材10を形成する材料として用いることが可能な材料の、線膨張係数を記載する。
ケイ素の線膨張係数は、常温以上1000℃以下の環境下で、3.9×10-6/℃以下である。
サファイアの線膨張係数は、0℃以上1000℃以下の環境下で、9.0×10-6/℃以下である。
ガリウムヒ素(GaAs)の線膨張係数は、0K以上300K以下の環境下で、6.0×10-6/℃以下である。
ガラス(フロートガラス)の線膨張係数は、0℃以上300℃以下の環境下で、8.5×10-6/℃以下~9.0×10-6/℃以下である。
石英の線膨張係数は、0℃以上300℃以下の環境下で、0.59×10-6/℃以下である。なお、石英の線膨張係数は、300℃の近辺にピークが有る。
また、支持基材10のうち、検出基材20と対向する面と、空隙部40と対向する面には、図3及び図4に示すように、酸化膜SOが形成されている。
サファイアの線膨張係数は、0℃以上1000℃以下の環境下で、9.0×10-6/℃以下である。
ガリウムヒ素(GaAs)の線膨張係数は、0K以上300K以下の環境下で、6.0×10-6/℃以下である。
ガラス(フロートガラス)の線膨張係数は、0℃以上300℃以下の環境下で、8.5×10-6/℃以下~9.0×10-6/℃以下である。
石英の線膨張係数は、0℃以上300℃以下の環境下で、0.59×10-6/℃以下である。なお、石英の線膨張係数は、300℃の近辺にピークが有る。
また、支持基材10のうち、検出基材20と対向する面と、空隙部40と対向する面には、図3及び図4に示すように、酸化膜SOが形成されている。
(表面応力センサの製造方法)
図1から図23を参照しつつ、図24から図31を用いて、表面応力センサ1の製造方法を説明する。なお、図24から図30の断面図は、図5のX-X線断面図に対応する。また、図31の断面図は、図2のY-Y断面図に対応する。
表面応力センサ1の製造方法は、積層体形成工程と、第一イオン注入工程と、第二イオン注入工程と、熱処理工程と、配線層形成工程と、酸化膜形成工程を備える。これに加え、表面応力センサ1の製造方法は、形成領域側凹凸パターン形成工程と、外部領域側凹凸パターン形成工程と、除去工程と、受容体形成工程を備える。
図1から図23を参照しつつ、図24から図31を用いて、表面応力センサ1の製造方法を説明する。なお、図24から図30の断面図は、図5のX-X線断面図に対応する。また、図31の断面図は、図2のY-Y断面図に対応する。
表面応力センサ1の製造方法は、積層体形成工程と、第一イオン注入工程と、第二イオン注入工程と、熱処理工程と、配線層形成工程と、酸化膜形成工程を備える。これに加え、表面応力センサ1の製造方法は、形成領域側凹凸パターン形成工程と、外部領域側凹凸パターン形成工程と、除去工程と、受容体形成工程を備える。
(積層体形成工程)
積層体形成工程では、まず、図24(a)に表すように、支持基材10の材料となる第一シリコン基板60の一方の面に、リソグラフィー及びエッチング技術を用いて凹部62(トレンチ)を形成する。凹部62の深さは、例えば、7[μm]に設定する。その後、熱酸化により、凹部62を含む第一シリコン基板60の一方の面に、酸化膜SO(シリコン酸化膜)を形成する。酸化膜SOの厚さは、例えば、1[μm]に設定する。
次に、凹部62と酸化膜SOを形成した第一シリコン基板60に対し、検出基材20の材料となる第二シリコン基板64を、接着等、各種の接合技術を用いて貼り合わせることで、図24(b)に表すように、積層体66(Cavityウェーハ)を形成する。
上記のように、積層体形成工程を行うことで、積層体66の所定の位置には、上下左右をシリコン(第一シリコン基板60、第二シリコン基板64)によって囲まれた空隙部40が形成される。
以上により、積層体形成工程では、支持基材10の一方の面に凹部62を形成し、さらに、支持基材10へ凹部62を覆うように検出基材20を貼り合わせることで、支持基材10と検出基材20との間に空隙部40が設けられた積層体66を形成する。
積層体形成工程では、まず、図24(a)に表すように、支持基材10の材料となる第一シリコン基板60の一方の面に、リソグラフィー及びエッチング技術を用いて凹部62(トレンチ)を形成する。凹部62の深さは、例えば、7[μm]に設定する。その後、熱酸化により、凹部62を含む第一シリコン基板60の一方の面に、酸化膜SO(シリコン酸化膜)を形成する。酸化膜SOの厚さは、例えば、1[μm]に設定する。
次に、凹部62と酸化膜SOを形成した第一シリコン基板60に対し、検出基材20の材料となる第二シリコン基板64を、接着等、各種の接合技術を用いて貼り合わせることで、図24(b)に表すように、積層体66(Cavityウェーハ)を形成する。
上記のように、積層体形成工程を行うことで、積層体66の所定の位置には、上下左右をシリコン(第一シリコン基板60、第二シリコン基板64)によって囲まれた空隙部40が形成される。
以上により、積層体形成工程では、支持基材10の一方の面に凹部62を形成し、さらに、支持基材10へ凹部62を覆うように検出基材20を貼り合わせることで、支持基材10と検出基材20との間に空隙部40が設けられた積層体66を形成する。
(第一イオン注入工程)
第一イオン注入工程では、まず、図25に表すように、第二シリコン基板64の上側の面を酸化させて第一のシリコン酸化膜68aを形成し、フォトレジストのパターン(図示せず)を用いて、可撓性抵抗領域70に対し、選択的に第一のイオンを注入する。
以上により、第一イオン注入工程では、検出基材20の支持基材10と対向する面と反対側の面のうち、検出基材20の中心を含む予め設定した領域よりも外側の選択した一部の領域(可撓性抵抗領域70)に、第一のイオンを注入する。
第一イオン注入工程では、まず、図25に表すように、第二シリコン基板64の上側の面を酸化させて第一のシリコン酸化膜68aを形成し、フォトレジストのパターン(図示せず)を用いて、可撓性抵抗領域70に対し、選択的に第一のイオンを注入する。
以上により、第一イオン注入工程では、検出基材20の支持基材10と対向する面と反対側の面のうち、検出基材20の中心を含む予め設定した領域よりも外側の選択した一部の領域(可撓性抵抗領域70)に、第一のイオンを注入する。
(第二イオン注入工程)
第二イオン注入工程では、第一イオン注入工程で用いたフォトレジストを除去し、さらに、第一イオン注入工程で用いたものとは異なるフォトレジストのパターン(図示せず)を形成し、図25に表すように、低抵抗領域72に第二のイオンを注入する。
以上により、第二イオン注入工程では、検出基材20の第一のイオンを注入した領域(可撓性抵抗領域70)よりも外側の選択した領域に、第二のイオンを注入する。
第二イオン注入工程では、第一イオン注入工程で用いたフォトレジストを除去し、さらに、第一イオン注入工程で用いたものとは異なるフォトレジストのパターン(図示せず)を形成し、図25に表すように、低抵抗領域72に第二のイオンを注入する。
以上により、第二イオン注入工程では、検出基材20の第一のイオンを注入した領域(可撓性抵抗領域70)よりも外側の選択した領域に、第二のイオンを注入する。
(熱処理工程)
熱処理工程では、第二イオン注入工程で用いたフォトレジストを除去し、さらに、第一のイオン及び第二のイオンの活性化を目的として、積層体66に熱処理(アニール処理)を施す。積層体66に熱処理を施した後は、第一のシリコン酸化膜68aを除去する。
以上により、熱処理工程では、第一のイオン及び第二のイオンを注入した積層体66を熱処理することで、第一のイオンを注入した領域に可撓性抵抗領域70を形成するとともに、第二のイオンを注入した領域に低抵抗領域72を形成する。
熱処理工程では、第二イオン注入工程で用いたフォトレジストを除去し、さらに、第一のイオン及び第二のイオンの活性化を目的として、積層体66に熱処理(アニール処理)を施す。積層体66に熱処理を施した後は、第一のシリコン酸化膜68aを除去する。
以上により、熱処理工程では、第一のイオン及び第二のイオンを注入した積層体66を熱処理することで、第一のイオンを注入した領域に可撓性抵抗領域70を形成するとともに、第二のイオンを注入した領域に低抵抗領域72を形成する。
(配線層形成工程、酸化膜形成工程)
配線層形成工程では、図26(a)に表すように、第二シリコン基板64の上側の面に対し、シリコン窒化膜74と第二のシリコン酸化膜68bとを順に積層する。そして、通常のリソグラフィー及び酸化膜エッチングにより、図26(b)に表すように、第二のシリコン酸化膜68b及びシリコン窒化膜74へ、ホール76を形成する。
次に、図27(a)に表すように、第二のシリコン酸化膜68bの上へ、Ti及びTiNで形成した積層膜78をスパッタリングによって形成し、熱処理を施す。積層膜78は、Al等の金属膜がSiへ異常拡散することを防止する役割を持つ、いわゆるバリアメタルであり、熱処理を施すことによって、ホール76の底部に存在するSiとTiの界面がシリサイド化して、低抵抗な接続を形成することが可能となる。
さらに、図27(b)に表すように、積層膜78の上へ、スパッタリングによって、Al等の金属膜80を積層する。
配線層形成工程では、図26(a)に表すように、第二シリコン基板64の上側の面に対し、シリコン窒化膜74と第二のシリコン酸化膜68bとを順に積層する。そして、通常のリソグラフィー及び酸化膜エッチングにより、図26(b)に表すように、第二のシリコン酸化膜68b及びシリコン窒化膜74へ、ホール76を形成する。
次に、図27(a)に表すように、第二のシリコン酸化膜68bの上へ、Ti及びTiNで形成した積層膜78をスパッタリングによって形成し、熱処理を施す。積層膜78は、Al等の金属膜がSiへ異常拡散することを防止する役割を持つ、いわゆるバリアメタルであり、熱処理を施すことによって、ホール76の底部に存在するSiとTiの界面がシリサイド化して、低抵抗な接続を形成することが可能となる。
さらに、図27(b)に表すように、積層膜78の上へ、スパッタリングによって、Al等の金属膜80を積層する。
次に、フォトリソグラフィー及びエッチング技術を用いて金属膜80をパターニングすることにより、図28(a)に表すような配線層82を形成する。さらに、図28(b)に表すように、絶縁層として第三のシリコン酸化膜68cを積層する。
その後、図29(a)に表すように、可撓性抵抗領域70及び検出基材の中心を含む予め設定した領域(後にメンブレンとなる領域)であるメンブレン設定領域84以外を覆うようなフォトレジストのパターン(図示せず)を形成する。さらに、エッチング技術によって、可撓性抵抗領域70及びメンブレン設定領域84に形成されている第三のシリコン酸化膜68c及び第二のシリコン酸化膜68bを除去する。そして、メンブレン設定領域84以外を覆うようなフォトレジストのパターン(図示せず)を形成して、図29(b)に表すように、メンブレン設定領域84のシリコン窒化膜74を除去する。
その後、図29(a)に表すように、可撓性抵抗領域70及び検出基材の中心を含む予め設定した領域(後にメンブレンとなる領域)であるメンブレン設定領域84以外を覆うようなフォトレジストのパターン(図示せず)を形成する。さらに、エッチング技術によって、可撓性抵抗領域70及びメンブレン設定領域84に形成されている第三のシリコン酸化膜68c及び第二のシリコン酸化膜68bを除去する。そして、メンブレン設定領域84以外を覆うようなフォトレジストのパターン(図示せず)を形成して、図29(b)に表すように、メンブレン設定領域84のシリコン窒化膜74を除去する。
その後、酸化膜形成工程として、図30(a)に表すように、第三のシリコン酸化膜68c及び可撓性抵抗領域70及びメンブレン設定領域84の上へ、第四のシリコン酸化膜68dを積層する。
酸化膜形成工程では、受容体形成領域31及び外部領域32に、酸化膜を形成する。なお、受容体形成領域31及び外部領域32を形成する領域の一方のみに、酸化膜を形成してもよい。
次に、図30(b)に表すように、可撓性抵抗50からの出力を得るためのPAD86を、通常のフォトリソグラフィー及びエッチング技術によって形成する。
以上により、配線層形成工程では、可撓性抵抗50と電気的に接続された配線層82を形成する。
酸化膜形成工程では、受容体形成領域31及び外部領域32に、酸化膜を形成する。なお、受容体形成領域31及び外部領域32を形成する領域の一方のみに、酸化膜を形成してもよい。
次に、図30(b)に表すように、可撓性抵抗50からの出力を得るためのPAD86を、通常のフォトリソグラフィー及びエッチング技術によって形成する。
以上により、配線層形成工程では、可撓性抵抗50と電気的に接続された配線層82を形成する。
(形成領域側凹凸パターン形成工程、外部領域側凹凸パターン形成工程、除去工程)
形成領域側凹凸パターン形成工程では、受容体形成領域31に、形成領域側凹凸パターン52aを形成する。
外部領域側凹凸パターン形成工程では、外部領域32に、外部領域側凹凸パターン52bを形成する。
除去工程では、メンブレン設定領域84の一部をエッチングにて切り取ることで、二対である四つの連結部26a~26dをパターニングする。
第一実施形態では、一例として、形成領域側凹凸パターン形成工程と、外部領域側凹凸パターン形成工程と、除去工程とを、同時に行う場合について説明する。
形成領域側凹凸パターン形成工程では、受容体形成領域31に、形成領域側凹凸パターン52aを形成する。
外部領域側凹凸パターン形成工程では、外部領域32に、外部領域側凹凸パターン52bを形成する。
除去工程では、メンブレン設定領域84の一部をエッチングにて切り取ることで、二対である四つの連結部26a~26dをパターニングする。
第一実施形態では、一例として、形成領域側凹凸パターン形成工程と、外部領域側凹凸パターン形成工程と、除去工程とを、同時に行う場合について説明する。
以下、形成領域側凹凸パターン形成工程、外部領域側凹凸パターン形成工程、除去工程の詳細を、図24から図30を参照しつつ、図31を用いて説明する。なお、図31では、説明のために、図24から図30までに図示していた構成のうち、第一シリコン基板60、第二シリコン基板64、第四のシリコン酸化膜68d以外の図示を省略する。
まず、図31(a)に表すように、第四のシリコン酸化膜68dの上に、さらに、第5のシリコン酸化膜68eを積層する。
第5のシリコン酸化膜68eの厚さは、例えば、50[nm]に設定する。
まず、図31(a)に表すように、第四のシリコン酸化膜68dの上に、さらに、第5のシリコン酸化膜68eを積層する。
第5のシリコン酸化膜68eの厚さは、例えば、50[nm]に設定する。
次に、メンブレン設定領域84の周囲であって、低抵抗領域72及び可撓性抵抗領域70(後に連結部26となる領域)以外の領域(以下、除去領域85とする)が露出するような、フォトレジストのパターン(図示せず)を形成する。
これに加え、受容体形成領域31のうち、形成領域側凹凸パターン52aを形成する凸部以外の領域(以下、平面領域87とする)が露出するような、フォトレジストのパターン(図示せず)を形成する。第一実施形態では、平面領域87が露出するようなフォトレジストのパターンを、形成領域側凹凸パターン52aを形成する凸部の外径が2[μm]となるように形成する。

(受容体形成工程)
受容体形成工程では、外部領域側凹凸パターン52bを形成した外部領域32に囲まれているとともに、形成領域側凹凸パターン52aを形成した受容体形成領域31に、PEI溶液等を塗布し、乾燥させる。これにより、吸着した物質に応じた変形を生じる受容体30を形成する。
受容体形成工程では、外部領域側凹凸パターン52bを形成した外部領域32に囲まれているとともに、形成領域側凹凸パターン52aを形成した受容体形成領域31に、PEI溶液等を塗布し、乾燥させる。これにより、吸着した物質に応じた変形を生じる受容体30を形成する。
(動作・作用)
図1から図31を参照して、第一実施形態の動作と作用を説明する。
表面応力センサ1を、例えば、嗅覚センサとして用いる際には、匂い成分を含んだガスの雰囲気中に受容体30を配置し、ガスが含む匂い成分を、受容体30に吸着させる。
受容体30にガスの分子が吸着して、受容体30に歪みが発生すると、メンブレン22に表面応力が印加され、メンブレン22が撓む。
保持部材24は四辺形に形成されてメンブレン22を包囲しており、連結部26は、メンブレン22と保持部材24を両端部で連結している。このため、連結部26のうち、メンブレン22に連結している端部は自由端となっており、保持部材24に連結している端部は固定端となっている。
図1から図31を参照して、第一実施形態の動作と作用を説明する。
表面応力センサ1を、例えば、嗅覚センサとして用いる際には、匂い成分を含んだガスの雰囲気中に受容体30を配置し、ガスが含む匂い成分を、受容体30に吸着させる。
受容体30にガスの分子が吸着して、受容体30に歪みが発生すると、メンブレン22に表面応力が印加され、メンブレン22が撓む。
保持部材24は四辺形に形成されてメンブレン22を包囲しており、連結部26は、メンブレン22と保持部材24を両端部で連結している。このため、連結部26のうち、メンブレン22に連結している端部は自由端となっており、保持部材24に連結している端部は固定端となっている。
したがって、メンブレン22が撓むと、連結部26に、受容体30に発生した歪みに応じた撓みが起きる。そして、連結部26に起きた撓みに応じて、可撓性抵抗50が有する抵抗値が変化し、抵抗値の変化に応じた電圧又は電流の変化がPAD86から出力され、コンピュータ等におけるデータ検出に用いられる。
ここで、従来の構成を備える表面応力センサ、すなわち、受容体形成領域31と外部領域32が、共に、溶液との親和性が等しい構成のメンブレン22に受容体30を形成する場合には、以下の問題が発生する。

受容体形成領域31に塗布した溶液の一部が、受容体形成領域31から外部領域32へ逸脱する可能性があるため、受容体の形状を、所望の形状(例えば、正円柱)に制御することが困難であり、受容体の形状が、所望の形状から崩れた形状となる可能性がある。
受容体の形状が、所望の形状から崩れた形状となった場合、ガスの分子が吸着して受容体30に発生する歪みが、設計値等の想定していた値とは異なることとなる。このため、嗅覚センサとして用いる際に、受容体30にガスの分子が吸着すると、受容体30に発生した歪みに応じて連結部26に起きる撓みが、想定していた撓みとは異なることとなり、可撓性抵抗50で発生する抵抗変化が、想定していた値と異なる。これは、センサとしての感度が落ちることを意味する。
したがって、従来の構成を備える表面応力センサでは、表面応力センサの感度が低下することが懸念される。
受容体の形状が、所望の形状から崩れた形状となった場合、ガスの分子が吸着して受容体30に発生する歪みが、設計値等の想定していた値とは異なることとなる。このため、嗅覚センサとして用いる際に、受容体30にガスの分子が吸着すると、受容体30に発生した歪みに応じて連結部26に起きる撓みが、想定していた撓みとは異なることとなり、可撓性抵抗50で発生する抵抗変化が、想定していた値と異なる。これは、センサとしての感度が落ちることを意味する。
したがって、従来の構成を備える表面応力センサでは、表面応力センサの感度が低下することが懸念される。
これに対し、第一実施形態の表面応力センサ1であれば、受容体形成領域31に、形成領域側凹凸パターン52aが形成されている。そして、形成領域側凹凸パターン52aは、受容体形成領域31の粗度が外部領域32の粗度よりも低くなるパターンである。すなわち、形成領域側凹凸パターン52aは、形成領域側凹凸パターン52aを形成する複数の凸部又は複数の凹部の隙間に、受容体30を形成する溶液が存在することが可能な粗度を有するパターンである。
これに加え、外部領域32に、外部領域側凹凸パターン52bがメンブレン22に対して同心円状に形成されている。そして、外部領域側凹凸パターン52bは、ロータス効果により撥液作用を有し、外部領域32の粗度が受容体形成領域31の粗度よりも高くなるパターンである。
このため、受容体30の形状を、所望の形状(例えば、正円柱)に制御する制御性を向上させることが可能となる。したがって、表面応力センサ1の感度が劣化することはない。
これに加え、外部領域32に、外部領域側凹凸パターン52bがメンブレン22に対して同心円状に形成されている。そして、外部領域側凹凸パターン52bは、ロータス効果により撥液作用を有し、外部領域32の粗度が受容体形成領域31の粗度よりも高くなるパターンである。
このため、受容体30の形状を、所望の形状(例えば、正円柱)に制御する制御性を向上させることが可能となる。したがって、表面応力センサ1の感度が劣化することはない。
なお、上述した第一実施形態は、本発明の一例であり、本発明は、上述した第一実施形態に限定されることはなく、この実施形態以外の形態であっても、本発明に係る技術的思想を逸脱しない範囲であれば、設計等に応じて種々の変更が可能である。
(第一実施形態の効果)
第一実施形態の表面応力センサ1であれば、以下に記載する効果を奏することが可能となる。

これにより、受容体形成領域31に塗布した溶液が、形成領域側凹凸パターン52aにより向上した親液性(Wanzel効果)によって、受容体形成領域31において拡張しやすくなる。これに加え、外部領域32が有する撥液性により、受容体形成領域31に塗布した溶液が外部領域32へ逸脱することを抑制することが可能となる。
その結果、受容体30を所望の形状に制御する制御性を向上させることが可能な、表面応力センサ1を提供することが可能となる。
これにより、受容体形成領域31に塗布した溶液が、形成領域側凹凸パターン52aにより向上した親液性(Wanzel効果)によって、受容体形成領域31において拡張しやすくなる。これに加え、外部領域32が有する撥液性により、受容体形成領域31に塗布した溶液が外部領域32へ逸脱することを抑制することが可能となる。
その結果、受容体30を所望の形状に制御する制御性を向上させることが可能な、表面応力センサ1を提供することが可能となる。
また、受容体形成領域31の溶液との親和性が高いため、受容体形成領域31に塗布する溶液を追加した場合であっても、形成領域側凹凸パターン52aにより向上した親液性によって、受容体形成領域31において拡張しやすくなる。これに加え、外部領域32が有する撥液性により、受容体形成領域31に塗布した溶液が外部領域32へ逸脱することを抑制することが可能となる。
したがって、受容体形成領域31に塗布する溶液を追加した場合であっても、溶液が受容体形成領域31の中で円滑に拡張する。このため、受容体30に、膜厚が大きい部分と膜厚が小さい部分とが形成される場合であっても、膜厚が大きい部分と膜厚が小さい部分との厚さの差を制御することが可能となり、受容体30を所望の形状に制御する制御性を向上させることが可能となる。
したがって、受容体形成領域31に塗布する溶液を追加した場合であっても、溶液が受容体形成領域31の中で円滑に拡張する。このため、受容体30に、膜厚が大きい部分と膜厚が小さい部分とが形成される場合であっても、膜厚が大きい部分と膜厚が小さい部分との厚さの差を制御することが可能となり、受容体30を所望の形状に制御する制御性を向上させることが可能となる。
(2)外部領域32に形成され、且つ複数の凸部又は複数の凹部が連続したパターンで形成されている外部領域側凹凸パターン52bを備える。また、外部領域側凹凸パターン52bは、外部領域側凹凸パターン52bを形成する複数の凸部又は複数の凹部の隙間への、受容体30を形成する溶液の進入を防止することが可能な粗度を有するパターンである。
このため、メンブレン22の表面のうち外部領域32に、受容体形成領域31よりも粗度が高くなる外部領域側凹凸パターン52bを形成することで、外部領域32の溶液との親和性が、受容体形成領域31の溶液との親和性よりも低くなる。

これにより、受容体形成領域31に塗布した溶液が、受容体形成領域31から外部領域32へ逸脱することを、外部領域側凹凸パターン52bにより向上した外部領域32の撥液性によって、抑制することが可能となる。
その結果、外部領域側凹凸パターン52bを形成しない構成と比較して、受容体30を所望の形状に制御する制御性をさらに向上させることが可能となる。

すなわち、例えば、外部領域32にローレット加工等を施すことにより、ロータス効果を有する粗さとすることで、外部領域32の粗度を、受容体形成領域31の粗度よりも高くしてもよい。
この構成であれば、メンブレン22に親水性の溶液を塗布すると、受容体形成領域31は濡れ性が高いために、メンブレン22との密着性の高い受容体30を形成することが可能となる。一方、外部領域32は、シリコンによる撥液性にロータス効果が加わるため、強い撥液機能を持つこととなり、溶液の流出を防ぐ作用を向上させることが可能となる。

(構成)
図1から図40を参照しつつ、図41を用いて、第二実施形態の構成を説明する。
第二実施形態の構成は、図41に表すように、保持部材24が、接続層90を介して、支持基材10のパッケージ基板2と対向する面と反対側の面(図41中では、上側の面)に接続されている点を除き、上述した第一実施形態と同様である。
接続層90は、二酸化ケイ素(SiO2)等を用いて形成されている。
その他の構成は、上述した第一実施形態と同様であるため、説明を省略する。
以下、本発明の第二実施形態について、図面を参照しつつ説明する。
(構成)
図1から図40を参照しつつ、図41を用いて、第二実施形態の構成を説明する。
第二実施形態の構成は、図41に表すように、保持部材24が、接続層90を介して、支持基材10のパッケージ基板2と対向する面と反対側の面(図41中では、上側の面)に接続されている点を除き、上述した第一実施形態と同様である。
接続層90は、二酸化ケイ素(SiO2)等を用いて形成されている。

(表面応力センサの製造方法)
図1から図41を参照しつつ、図42から図45を用いて、表面応力センサ1の製造方法を説明する。なお、図42から図45の断面図は、図5のX-X線断面図に対応する。
表面応力センサ1の製造方法は、積層体形成工程と、第一イオン注入工程と、第二イオン注入工程と、熱処理工程と、ホール形成工程と、空隙部形成工程と、ホール封止工程を備える。これに加え、表面応力センサ1の製造方法は、形成領域側凹凸パターン形成工程と、外部領域側凹凸パターン形成工程と、受容体形成工程と、除去工程と、配線層形成工程を備える。
図1から図41を参照しつつ、図42から図45を用いて、表面応力センサ1の製造方法を説明する。なお、図42から図45の断面図は、図5のX-X線断面図に対応する。
表面応力センサ1の製造方法は、積層体形成工程と、第一イオン注入工程と、第二イオン注入工程と、熱処理工程と、ホール形成工程と、空隙部形成工程と、ホール封止工程を備える。これに加え、表面応力センサ1の製造方法は、形成領域側凹凸パターン形成工程と、外部領域側凹凸パターン形成工程と、受容体形成工程と、除去工程と、配線層形成工程を備える。
(積層体形成工程)
積層体形成工程では、まず、図42に表すように、支持基材10の材料となる第一シリコン基板60へ、シリコン酸化膜を用いて形成した犠牲層92を積層する。さらに、犠牲層92へ、検出基材20の材料となる第二シリコン基板64を積層する。なお、犠牲層92としては、シリコン酸化膜の他に、シリコン窒化膜やアルミニウム、チタン、銅、タングステン等の金属膜を用いてもよい。
以上により、積層体形成工程では、支持基材10に犠牲層92を積層し、さらに、犠牲層92に検出基材20を積層して積層体66を形成する。
積層体形成工程では、まず、図42に表すように、支持基材10の材料となる第一シリコン基板60へ、シリコン酸化膜を用いて形成した犠牲層92を積層する。さらに、犠牲層92へ、検出基材20の材料となる第二シリコン基板64を積層する。なお、犠牲層92としては、シリコン酸化膜の他に、シリコン窒化膜やアルミニウム、チタン、銅、タングステン等の金属膜を用いてもよい。
以上により、積層体形成工程では、支持基材10に犠牲層92を積層し、さらに、犠牲層92に検出基材20を積層して積層体66を形成する。
(第一イオン注入工程)
第一イオン注入工程では、まず、図42に表すように、第二シリコン基板64を酸化することで、第二シリコン基板64の上側の面を酸化させて第一のシリコン酸化膜68aを形成する。
次に、第一のシリコン酸化膜68aを形成した第二シリコン基板64に対して、フォトレジストのパターン(図示せず)を形成し、可撓性抵抗領域70に対して、選択的に第一のイオンを注入する。
以上により、第一イオン注入工程では、検出基材20の支持基材10と対向する面と反対側の面のうち、検出基材20の中心を含む予め設定した領域よりも外側の選択した一部の領域(可撓性抵抗領域70)に、第一のイオンを注入する。
第一イオン注入工程では、まず、図42に表すように、第二シリコン基板64を酸化することで、第二シリコン基板64の上側の面を酸化させて第一のシリコン酸化膜68aを形成する。
次に、第一のシリコン酸化膜68aを形成した第二シリコン基板64に対して、フォトレジストのパターン(図示せず)を形成し、可撓性抵抗領域70に対して、選択的に第一のイオンを注入する。
以上により、第一イオン注入工程では、検出基材20の支持基材10と対向する面と反対側の面のうち、検出基材20の中心を含む予め設定した領域よりも外側の選択した一部の領域(可撓性抵抗領域70)に、第一のイオンを注入する。
(第二イオン注入工程)
第二イオン注入工程では、第一イオン注入工程で用いたフォトレジストを除去し、さらに、第一イオン注入工程で用いたものとは異なるフォトレジストのパターン(図示せず)を形成し、低抵抗領域72に第二のイオンを注入する。
以上により、第二イオン注入工程では、検出基材20の第一のイオンを注入した領域(可撓性抵抗領域70)よりも外側の選択した領域に、第二のイオンを注入する。
第二イオン注入工程では、第一イオン注入工程で用いたフォトレジストを除去し、さらに、第一イオン注入工程で用いたものとは異なるフォトレジストのパターン(図示せず)を形成し、低抵抗領域72に第二のイオンを注入する。
以上により、第二イオン注入工程では、検出基材20の第一のイオンを注入した領域(可撓性抵抗領域70)よりも外側の選択した領域に、第二のイオンを注入する。
(熱処理工程)
熱処理工程では、第二イオン注入工程で用いたフォトレジストを除去し、さらに、第一のイオン及び第二のイオンの活性化を目的として、積層体66に熱処理(アニール処理)を施す。積層体66に熱処理を施した後は、第一のシリコン酸化膜68aを除去する。
以上により、熱処理工程では、第一のイオン及び第二のイオンを注入した積層体66を熱処理することで、第一のイオンを注入した領域に可撓性抵抗領域70を形成するとともに、第二のイオンを注入した領域に低抵抗領域72を形成する。
熱処理工程では、第二イオン注入工程で用いたフォトレジストを除去し、さらに、第一のイオン及び第二のイオンの活性化を目的として、積層体66に熱処理(アニール処理)を施す。積層体66に熱処理を施した後は、第一のシリコン酸化膜68aを除去する。
以上により、熱処理工程では、第一のイオン及び第二のイオンを注入した積層体66を熱処理することで、第一のイオンを注入した領域に可撓性抵抗領域70を形成するとともに、第二のイオンを注入した領域に低抵抗領域72を形成する。
(ホール形成工程)
ホール形成工程では、一般的なフォトリソグラフィーの技術により、第二シリコン基板64の上側の面に、ホールのパターン(図示せず)を形成する。
次に、ホールのパターンをマスクとしてドライエッチングを施し、図43に表すように、第二シリコン基板64へホール76を形成する。ホール76の直径は、例えば、0.28[μm]に設定して、犠牲層92に到達する深さに設定する。
以上により、ホール形成工程では、検出基材20の可撓性抵抗領域70及び低抵抗領域72を形成した領域と隣接する領域に、犠牲層92まで貫通するホール76を形成する。
ホール形成工程では、一般的なフォトリソグラフィーの技術により、第二シリコン基板64の上側の面に、ホールのパターン(図示せず)を形成する。
次に、ホールのパターンをマスクとしてドライエッチングを施し、図43に表すように、第二シリコン基板64へホール76を形成する。ホール76の直径は、例えば、0.28[μm]に設定して、犠牲層92に到達する深さに設定する。
以上により、ホール形成工程では、検出基材20の可撓性抵抗領域70及び低抵抗領域72を形成した領域と隣接する領域に、犠牲層92まで貫通するホール76を形成する。
(空隙部形成工程)
空隙部形成工程では、HFVaporを、ホール76を通して第一シリコン基板60の側に浸透させることで、犠牲層92のみを選択的にエッチングし、図44に表すように、第一シリコン基板60と第二シリコン基板64との間に、空隙部40を形成する。
ここで、HFのWetエッチングを使わない理由は、空隙部40を形成した後の乾燥時に、純水等の表面張力で空隙部40が潰れる不具合(スティクションとも呼称される)の発生を回避するためである。
以上により、空隙部形成工程では、ホール76を介したエッチングにより、可撓性抵抗領域70と支持基材10との間に配置された犠牲層92を除去して、支持基材10と検出基材20との間に空隙部40を設ける。
空隙部形成工程では、HFVaporを、ホール76を通して第一シリコン基板60の側に浸透させることで、犠牲層92のみを選択的にエッチングし、図44に表すように、第一シリコン基板60と第二シリコン基板64との間に、空隙部40を形成する。
ここで、HFのWetエッチングを使わない理由は、空隙部40を形成した後の乾燥時に、純水等の表面張力で空隙部40が潰れる不具合(スティクションとも呼称される)の発生を回避するためである。
以上により、空隙部形成工程では、ホール76を介したエッチングにより、可撓性抵抗領域70と支持基材10との間に配置された犠牲層92を除去して、支持基材10と検出基材20との間に空隙部40を設ける。
(ホール封止工程)
ホール封止工程では、図45に表すように、酸化膜94によってホール76を封止する。
ホール76を封止する方法としては、例えば、熱酸化処理とCVD等を組み合わせることが有効であるが、ホール76の直径が小さい場合には、CVDのみを用いることも可能である。
以上により、ホール封止工程では、検出基材20の支持基材10と対向する面と反対側の面に、酸化膜94を形成してホール76を封止する。
ホール封止工程では、図45に表すように、酸化膜94によってホール76を封止する。
ホール76を封止する方法としては、例えば、熱酸化処理とCVD等を組み合わせることが有効であるが、ホール76の直径が小さい場合には、CVDのみを用いることも可能である。
以上により、ホール封止工程では、検出基材20の支持基材10と対向する面と反対側の面に、酸化膜94を形成してホール76を封止する。
(配線層形成工程)
配線層形成工程は、上述した第一実施形態と同様の手順で行うため、その説明を省略する。
以上により、配線層形成工程では、可撓性抵抗50と電気的に接続された配線層82を形成する。

表面応力センサ1を、例えば、嗅覚センサとして用いる際に、受容体30にガスの分子が吸着して、受容体30に歪みが発生すると、メンブレン22に表面応力が印加され、メンブレン22が撓む。
メンブレン22が撓むと、連結部26に、受容体30に発生した歪みに応じた撓みが起き、連結部26に起きた撓みに応じて、可撓性抵抗50が有する抵抗値が変化する。
図1から図49を参照して、第一実施形態の動作と作用を説明する。

このため、深さHpよりも深さHhが小さく、外部領域32の剛性が受容体形成領域31の合成よりも高くなる。これにより、メンブレン22に撓みが起きた際の、外部領域32の変形量が受容体形成領域31の変形量よりも小さくなり、深さHhが深さHp以上である場合と比較して、受容体30に発生した歪みに応じた撓みが連結部26に伝達されることとなる。
したがって、メンブレン22に撓みが起きた際の、連結部26の変形量を増加させることが可能となり、可撓性抵抗50の変形量を増加させることが可能となるため、連結部26に起きた撓みに応じた抵抗値の変化量を増加させることが可能となる。これにより、メンブレン22に撓みが起きた際の、電気信号の変化量を増加させることが可能となるため、表面応力センサ1の感度を向上させることが可能となり、表面応力センサ1の検出精度を向上させることが可能となる。
また、第三実施形態の表面応力センサ1では、天面Taと底面Baとの高さの差が、天面Tbと底面Bbとの高さの差よりも大きい。
このため、深さHhよりも深さHpが大きく、深さHpが深さHh以上である場合と比較して、受容体30を形成する溶液を保持することが可能な量を増加させることが可能となり、受容体30の体積を増加させることが可能となる。これにより、メンブレン22に撓みが起きた際の、受容体30に発生した歪みに応じた撓みを増加させることが可能となり、可撓性抵抗50の変形量を増加させることが可能となる。
このため、深さHhよりも深さHpが大きく、深さHpが深さHh以上である場合と比較して、受容体30を形成する溶液を保持することが可能な量を増加させることが可能となり、受容体30の体積を増加させることが可能となる。これにより、メンブレン22に撓みが起きた際の、受容体30に発生した歪みに応じた撓みを増加させることが可能となり、可撓性抵抗50の変形量を増加させることが可能となる。
したがって、連結部26に起きた撓みに応じた抵抗値の変化量を増加させることが可能となる。これにより、メンブレン22に撓みが起きた際の、電気信号の変化量を増加させることが可能となるため、表面応力センサ1の感度を向上させることが可能となり、表面応力センサ1の検出精度を向上させることが可能となる。
なお、上述した第三実施形態は、本発明の一例であり、本発明は、上述した第三実施形態に限定されることはなく、この実施形態以外の形態であっても、本発明に係る技術的思想を逸脱しない範囲であれば、設計等に応じて種々の変更が可能である。

図50及び図51に示す構成であっても、メンブレン22に撓みが起きた際の、連結部26の変形量を増加させることが可能となり、可撓性抵抗50の変形量を増加させることが可能となる。これにより、連結部26に起きた撓みに応じた抵抗値の変化量を増加させることが可能となるため、メンブレン22に撓みが起きた際の、電気信号の変化量を増加させることが可能となり、表面応力センサ1の感度を向上させることが可能となり、表面応力センサ1の検出精度を向上させることが可能となる。
(2)第三実施形態では、ピッチpaを、形成領域側凹凸パターン52aを形成する隣り合う凹部のピッチとしたが、これに限定するものではない。すなわち、ピッチpaを、形成領域側凹凸パターン52aを形成する隣り合う凸部のピッチとしてもよい。

Claims (20)
- 吸着した物質に応じた変形を生じる受容体と、
印加された表面応力によって撓むメンブレンと、を有する表面応力センサであって、
前記メンブレンよりも外側に配置された保持部材と、
前記メンブレンと前記保持部材とを連結する少なくとも一対の連結部と、
前記連結部に起きた撓みに応じて抵抗値が変化する可撓性抵抗と、
前記メンブレンの表面に形成され、且つ複数の凸部又は複数の凹部が連続したパターンで形成されている形成領域側凹凸パターンと、を備え、
前記メンブレンは、前記表面の中心を含む領域である第一表面領域と、前記第一表面領域よりも前記保持部材に近い領域である第二表面領域と、を有し、
前記形成領域側凹凸パターンは、前記第一表面領域に形成され、
前記受容体は、前記形成領域側凹凸パターンを形成する複数の凸部又は複数の凹部の隙間に存在する表面応力センサ。 - 前記第二表面領域は、平滑な面である請求項1に記載した表面応力センサ。
- 前記第二表面領域に形成され、且つ複数の凸部又は複数の凹部が連続したパターンで形成されている外部領域側凹凸パターンをさらに備え、
前記外部領域側凹凸パターンは、前記外部領域側凹凸パターンを形成する複数の凸部又は複数の凹部の隙間への溶液の進入を防止することが可能な粗度を有するパターンである請求項1に記載した表面応力センサ。 - 前記外部領域側凹凸パターンは、前記受容体の物性に応じた形状に形成されている請求項3に記載した表面応力センサ。
- 前記外部領域側凹凸パターンを形成する前記凸部又は前記凹部は、前記メンブレンの厚さ方向から見て円形に形成されている請求項3又は請求項4に記載した表面応力センサ。
- 前記形成領域側凹凸パターンの粗度は、前記外部領域側凹凸パターンの粗度よりも低い請求項3から請求項5のうちいずれか1項に記載した表面応力センサ。
- 前記第二表面領域に形成され、且つ複数の凸部又は複数の凹部が連続したパターンで形成されている外部領域側凹凸パターンをさらに備え、
前記形成領域側凹凸パターンに形成される凹部の深さは、前記外部領域側凹凸パターンに形成される凹部の深さよりも大きい請求項1から請求項6のうちいずれか1項に記載した表面応力センサ。 - 前記第二表面領域に形成され、且つ複数の凸部又は複数の凹部が連続したパターンで形成されている外部領域側凹凸パターンをさらに備え、
前記メンブレンの厚さ方向から見た前記形成領域側凹凸パターンを形成する隣り合う前記凸部又は隣り合う前記凹部のピッチは、前記メンブレンの厚さ方向から見た前記外部領域側凹凸パターンを形成する隣り合う前記凸部又は隣り合う前記凹部のピッチよりも大きい請求項1から請求項7のうちいずれか1項に記載した表面応力センサ。 - 前記第二表面領域に形成され、且つ複数の凸部又は複数の凹部が連続したパターンで形成されている外部領域側凹凸パターンをさらに備え、
前記メンブレンの厚さ方向から見た前記形成領域側凹凸パターンの総面積に対する凹部の面積の割合が、前記メンブレンの厚さ方向から見た前記外部領域側凹凸パターンの総面積に対する凹部の面積の割合よりも大きい請求項1から請求項8のうちいずれか1項に記載した表面応力センサ。 - 前記形成領域側凹凸パターンは、前記受容体の物性に応じた形状に形成されている請求項1から請求項9のうちいずれか1項に記載した表面応力センサ。
- 前記形成領域側凹凸パターンを形成する前記凸部又は前記凹部は、前記メンブレンの厚さ方向から見て円形に形成されている請求項1から請求項10のうちいずれか1項に記載した表面応力センサ。
- 検出基材の表面の中心を含む予め設定した領域である第一表面領域に、複数の凸部又は複数の凹部が連続したパターンで形成された形成領域側凹凸パターンを形成する形成領域側凹凸パターン形成工程を備え、
前記形成領域側凹凸パターン形成工程では、前記形成領域側凹凸パターンを形成する複数の凸部又は複数の凹部の隙間に溶液が存在することが可能な粗度を有するように形成領域側凹凸パターンを形成する表面応力センサの製造方法。 - 前記検出基材のうち前記形成領域側凹凸パターンを形成した領域の周囲を除去することで、印加された表面応力によって撓むメンブレン、前記メンブレンの中心よりも外側に配置された保持部材、前記メンブレンと前記保持部材とを連結する少なくとも一対の連結部、及び前記連結部に起きた撓みに応じて抵抗値が変化する可撓性抵抗、を形成する除去工程をさらに備え、
前記形成領域側凹凸パターン形成工程と前記除去工程とを、同時に行う請求項12に記載した表面応力センサの製造方法。 - 前記表面のうち前記第一表面領域の周囲を取り囲む領域である第二表面領域に複数の凸部又は複数の凹部が連続したパターンで形成された外部領域側凹凸パターンを形成する外部領域側凹凸パターン形成工程をさらに備え、
前記外部領域側凹凸パターン形成工程では、前記外部領域側凹凸パターンを形成する複数の凸部又は複数の凹部の隙間への溶液の進入を防止することが可能な粗度を有するように外部領域側凹凸パターンを形成する請求項12又は請求項13に記載した表面応力センサの製造方法。 - 前記形成領域側凹凸パターン形成工程と前記外部領域側凹凸パターン形成工程とを、同時に行う請求項14に記載した表面応力センサの製造方法。
- 前記検出基材のうち前記形成領域側凹凸パターンを形成した領域の周囲を除去することで、印加された表面応力によって撓むメンブレン、前記メンブレンの中心よりも外側に配置された保持部材、前記メンブレンと前記保持部材とを連結する少なくとも一対の連結部、及び前記連結部に起きた撓みに応じて抵抗値が変化する可撓性抵抗、を形成する除去工程をさらに備え、
前記外部領域側凹凸パターン形成工程と前記除去工程とを、同時に行う請求項14又は請求項15に記載した表面応力センサの製造方法。 - 前記形成領域側凹凸パターン形成工程及び前記外部領域側凹凸パターン形成工程では、前記形成領域側凹凸パターンの粗度が前記外部領域側凹凸パターンの粗度よりも低くなるように前記形成領域側凹凸パターンと前記外部領域側凹凸パターンとを形成する請求項14から請求項16のうちいずれか1項に記載した表面応力センサの製造方法。
- 前記表面のうち前記第一表面領域の周囲を取り囲む領域である第二表面領域に複数の凸部又は複数の凹部が連続したパターンで形成された外部領域側凹凸パターンを形成する外部領域側凹凸パターン形成工程をさらに備え、
前記形成領域側凹凸パターン形成工程及び前記外部領域側凹凸パターン形成工程では、前記形成領域側凹凸パターンに形成される凹部の深さが、前記外部領域側凹凸パターンに形成される凹部の深さよりも大きくなるように、前記形成領域側凹凸パターンと前記外部領域側凹凸パターンを形成する請求項12から請求項17のうちいずれか1項に記載した表面応力センサの製造方法。 - 前記表面のうち前記第一表面領域の周囲を取り囲む領域である第二表面領域に複数の凸部又は複数の凹部が連続したパターンで形成された外部領域側凹凸パターンを形成する外部領域側凹凸パターン形成工程をさらに備え、
前記形成領域側凹凸パターン形成工程及び前記外部領域側凹凸パターン形成工程では、前記検出基材の厚さ方向から見た前記形成領域側凹凸パターンを形成する隣り合う前記凸部又は隣り合う前記凹部のピッチが、前記検出基材の厚さ方向から見た前記外部領域側凹凸パターンを形成する隣り合う前記凸部又は隣り合う前記凹部のピッチよりも大きくなるように、前記形成領域側凹凸パターンと前記外部領域側凹凸パターンを形成する請求項12から請求項18のうちいずれか1項に記載した表面応力センサの製造方法。 - 前記表面のうち前記第一表面領域の周囲を取り囲む領域である第二表面領域に複数の凸部又は複数の凹部が連続したパターンで形成された外部領域側凹凸パターンを形成する外部領域側凹凸パターン形成工程をさらに備え、
前記形成領域側凹凸パターン形成工程及び前記外部領域側凹凸パターン形成工程では、前記検出基材の厚さ方向から見た前記形成領域側凹凸パターンの総面積に対する凹部の面積の割合が、前記検出基材の厚さ方向から見た前記外部領域側凹凸パターンの総面積に対する凹部の面積の割合よりも大きくなるように、前記形成領域側凹凸パターンと前記外部領域側凹凸パターンを形成する請求項12から請求項19のうちいずれか1項に記載した表面応力センサの製造方法。
