Description

블록 히터 및 블록 히터 어셈블리
본 발명은 블록 히터 및 블록 히터 어셈블리에 관한 것이다.
일반적으로 화학기상증착(CVD; Chemical Vapor Deposition) 공정은 액상 물질을 증발시켜 기화된 가스를 반도체 소자의 표면에 박막 모양으로 응착시키는 공정을 일컫는다. 화학기상증착 공정에 있어서, 기화된 가스가 유동하는 경로인 가스라인에 열이 균일하게 전달되지 않으면 액상 물질이 불균일하게 가열되어 파티클(particle) 등의 불량이 발생한다. 그러므로, 가스라인 전체에 걸쳐 얼마나 일정한 온도가 제공되는가는 반도체 제조효율과 직결되는 문제이다.
상술한 문제를 해소하기 위하여, 가스라인을 균일한 온도로 가열하기 위한 수단으로 블록히터에 관한 연구가 꾸준히 진행되고 있었다.
도 1은 기존의 블록히터에 대한 개략적인 구성도이다.
도 1을 참조하면, 반도체 제조 장치(1)에는 기화기(10)와 챔버(20) 사이에서 가스라인(30)을 가열하기 위한 블록히터(40)가 배치되고, 블록히터(40)는 복수 개로 분할된 단위 발열모듈(41, 43, 45)들이 포함된다. 그러나, 기존의 블록 히터는 아래와 같은 문제점을 갖고 있다.
도 1의 A에 도시된 블록히터(40)의 연결구조를 살펴보면, 가스라인(30)과 블록히터(40) 간 열팽창 계수의 차이로 인하여 이웃하여 접촉된 단위 발열모듈 (41, 43, 45) 사이에는 소정의 틈이 발생하게 되고, 상기 틈으로 인하여 가스라인 (30)의 일부가 외부로 노출된다.
가스라인(30)이 외부로 노출되는 부위에서는 열전도성 저하로 콜드 스팟(cold spot)이 발생하며, 기화된 가스가 다시 액화되어 가스라인의 막힘 현상과 불량 입자(particle)를 유발하는 등 공정에 큰 문제점을 야기하게 된다.
이에, 기화된 가스의 안정성을 확보할 수 있도록 가스라인의 설정된 구간 내에서 균일한 온도를 제공하는 블록히터의 연결 구조가 요구되고 있다.
실시 예는, 인접하는 블록히터 간의 연결 구조가 서로 중첩되도록 열 전달부의 형태를 변형함으로써, 가스라인의 설정된 구간 내에서 균일한 온도를 제공할 수 있는 블록히터 및 블록히터 어셈블리에 관한 것이다.
실시 예에서 해결하고자 하는 기술적 과제는 이상에서 언급한 기술적 과제로 제한되지 않으며, 언급하지 않은 또 다른 기술적 과제는 아래의 기재로부터 본 발명이 속하는 기술 분야에서 통상의 지식을 가진 자에게 명확하게 이해될 수 있을 것이다.
실시 예는, 소정의 열을 가스 라인에 공급하는 발열체; 및 상기 가스 라인과 상기 발열체 사이에서 열을 상기 가스 라인으로 전달하는 열 전달부;를 포함하고, 상기 열 전달부는, 적어도 일측에 상기 가스 라인의 길이 방향을 따라 형성된 철부 또는 요부를 포함하는 것을 특징으로 하는, 블록 히터를 제공한다.
상기 열 전달부는, 열 전도 효율이 우수한 알루미늄 재질(Al)로 형성될 수 있다.
상기 열 전달부의 표면은, 아노다이징(anodizing) 처리에 의하여 산화 알루미늄(Al2O3) 피막이 형성될 수 있다.
상기 발열체는, 면상 발열체일 수 있다.
상기 발열체를 사이에 두고 상기 열 전달부와 대향하여 배치되는 커버 플레이트;를 더 포함하고, 상기 커버 플레이트의 외면과 상기 하우징의 내면 사이에는 공기층(air gap)이 형성될 수 있다.
상기 열 전달부는, 상기 가스 라인에 부합되는 형상을 갖는 제1 홈; 및 상기 제1 홈과 인접하여 배치되고, 상기 가스 라인의 단부에 장착된 연결구와 대응되는 형상을 갖는 제2 홈;을 포함할 수 있다.
다른 실시 예는, 열 전달부를 포함하는 블록 히터를 복수 개 포함하되, 상기 열 전달부의 길이 방향의 양 끝에는 철부 또는 요부가 배치되고, 상기 열 전달부의 상기 철부와 요부가 서로 맞물려 결합되는 것을 특징으로 하는, 블록 히터 어셈블리를 제공한다.
상기 복수 개의 블록 히터들은 소정의 열을 가스 라인에 공급하는 하나 이상의 발열체를 포함할 수 있다.
상기 철부의 일면은 상기 가스 라인과 표면이 맞닿아 있고, 상기 요부의 일면은 상기 가스 라인과 이격되어, 상기 철부의 타면과 맞닿아 있을 수 있다.
상기 열 전달부 사이에 배치되는 연결부를 더 포함하고, 상기 연결부는, 상기 열 전달부와 동일한 열 전도율을 갖는 재질로 형성될 수 있다.
본 발명의 적어도 일 실시 예에 의하면, 가스라인의 설정된 구간 내에서 균일한 온도의 열을 제공하므로 가스라인 내에서 유동하는 공정가스의 상태변화가 억제되고, 파티클 등의 불량 입자가 현저히 감소되며, 증착막의 품질이 향상되는 효과를 제공한다.
본 실시 예에서 얻을 수 있는 효과는 이상에서 언급한 효과들로 제한되지 않으며 언급하지 않은 또 다른 효과는 아래의 기재로부터 본 발명이 속하는 분야에서 통상의 지식을 가진 자에게 명확하게 이해될 수 있을 것이다.

이하, 상기의 목적을 구체적으로 실현할 수 있는 본 발명의 바람직한 실시 예를 첨부한 도면들을 참조하여 상세히 설명한다. 실시 예는 다양한 변경을 가할 수 있고 여러 가지 형태를 가질 수 있는 바, 특정 실시 예들을 도면에 예시하고 본문에 상세하게 설명하고자 한다.

이하, 실시 예에 의한 블록히터 및 블록히터 어셈블리를 첨부된 도면을 참조하여 다음과 같이 설명한다.
도 2는 본 발명의 일 실시 예에 따른 블록히터 어셈블리가 구비된 반도체 제조장치의 구성을 개략적으로 나타낸 도면이다.
도 2를 참조하면, 반도체 제조장치(10)는 액상의 공정 물질을 기화시키는 기화장치(100), 기화장치(100)로부터 공급된 공정 가스를 내부로 분사하여 기판(S) 상에 박막을 증착하는 공정챔버(200), 기화장치(100)와 공정챔버(200) 사이에 배치되어 공정 가스의 유로를 형성하는 가스라인(300), 및 가스라인(300) 전체를 균일하게 가열하는 블록히터 어셈블리(400)를 포함한다.
블록히터 어셈블리(400)는 복수 개로 구획된 히팅존(z1, z2, z3) 각각에 구비되는 복수 개의 블록히터(400a, 400b, 400c)를 포함할 수 있다.
복수 개의 블록히터(400a, 400b, 400c) 각각은 블록히터 어셈블리(400)를 구성하는 단위 유닛에 해당하고, 블록히터 어셈블리(400)는 복수 개의 블록히터(400a, 400b, 400c)가 결합된 조립체로 가스라인(300) 전체에 균일한 온도의 열을 제공할 수 있다. 비록, 도 2에는 3 개의 블록히터가 구비된 블록히터 어셈블리가 도시되어 있으나, 이는 예시적인 것에 불과하고 블록히터의 개수는 가스라인의 길이 또는 작업자의 설계에 따라 가변될 수 있다.
이처럼, 블록히터 어셈블리(400)는 단위 유닛들로 구성된 블록히터(400a, 400b, 400c)를 가짐으로써 유지 보수 작업 시, 단위 유닛 별로 손쉽게 탈부착할 수 있다.
그리고, 복수 개의 블록히터(400a, 400b, 400c) 각각은, 가스라인(300)을 수용하는 열 전달부(410), 열 전달부(410)를 둘러싸고 외관을 형성하는 하우징(420), 및 소정의 열을 공급하는 발열체(미도시)를 포함할 수 있다.
열 전달부(410)는 장방형의 블록 바디(411) 및 적어도 일측 또는 타측에 가스라인(300)의 길이 방향을 따라 형성된 철부(凸部)(413) 또는 요부(凹部)(415)를 포함할 수 있다. 여기서, 열 전달부(410)의 철부(413) 및/또는 요부(415)는 인접하는 블록히터 간의 결합을 위한 연결부 역할을 수행한다. 한편, 기화기(100) 및/또는 공정챔버(200)와 연통하는 블록히터(400a, 400c)의 일측 또는 타측에 형성된 열 전달부(410)의 단부는 평평한 면을 가질 수 있다.
철부(413)는 블록 바디(411)의 외측면으로부터 소정 길이만큼 돌출 형성된 결합돌기(4131)를 포함할 수 있다.
요부(415)는 블록 바디(411)의 외측면으로부터 소정 길이만큼 함몰 형성된 결합 홈(4151)과 결합 홈(4151)이 형성되는 것에 의하여 양단에 구비되는 측벽(4153)을 포함할 수 있다.
도 2에 도시된 인접하는 블록히터 간의 결합구조를 살펴보면 다음과 같다.
제2 블록히터(400b)의 일측에 형성된 철부(413)의 결합돌기(4131)는 제1 블록히터(400a)의 타측에 형성된 요부(415)의 결합 홈(4151)에 삽입 및 안착됨으로써, 제1 블록히터(400a)와 제2 블록히터(400b)가 서로 결합된다.
제2 블록히터(400b)의 타측에 형성된 요부(415)의 결합 홈(4151)은 제3 블록히터(400c)의 일측에 형성된 철부(413)의 결합돌기(4131)를 수용함으로써, 제2 블록히터(400b)와 제3 블록히터(400c)가 서로 결합된다.
이처럼, 인접하는 블록히터는 가스라인(300)의 길이 방향으로 열 전달부 (410)의 철부(413)와 요부(415)가 서로 맞물려 상호 끼움방식으로 밀착 체결되고, 인접하는 블록히터 간의 결합 영역(B)에서 철부(413)의 결합돌기(4131)와 요부(415)의 측벽(4153)은 가스라인(300)의 길이 방향과 수직한 방향으로 서로 중첩된다. 또한, 철부(413)의 일면(4131a)은 가스라인(300)과 표면이 맞닿아 있고, 요부(415)의 일면(4153a)은 가스 라인(300)과 이격되어 철부(413)의 타면(4131b)과 맞닿아 있다.
도 1에 도시된 기존의 블록히터(40)와 달리, 일 실시 예에 따른 블록히터 어셈블리(400)는 서로 인접하는 블록히터의 철부(413)와 요부(415)가 서로 엇갈림 구조로 형성되어 결합되므로, 가스라인(300) 전체에 걸쳐 균일한 온도 분포가 유지될 수 있다. 또는, 블록히터 어셈블리(400)는 복수 개로 구획된 히팅존(z1, z2, z3) 내에서 가스라인(300)을 균일하게 가열할 수 있다.
도 2에 도시된 결합 영역(B)의 확대도를 살펴보면, 가스라인(300)과 열 전달부(410) 간 열 팽창 계수의 차이로 인하여 인접하는 제1 및 제2 블록히터(400a, 400b) 사이에 소정의 틈(a1)이 발생하더라도, 제1 블록히터 (400a)의 측벽(4153)과 서로 중첩되는 제2 블록히터(400b)의 결합돌기(4131) 간에는 화살표(직선)를 따라 열 전도 경로가 형성된다. 상기 열 전도 경로에 따라 제1 블록히터(400a)에서 공급된 열은 제2 블록히터(400b)로 전도되고, 제2 블록히터(400b)에서 공급된 열은 제1 블록히터(400a)로 전도되므로, 상기 틈(a1) 영역에서 발생되는 온도 편차를 현저히 감소시킬 수 있다.
또한, 소정의 틈(a2)에는 제1 블록히터(400a)의 결합 홈(4151)과 제2 블록히터 (400b)의 결합돌기(4131)에 의하여 밀폐된 공간이 형성되고, 밀폐된 공간 내부에서 화살표(동심원)를 따라 열 대류 경로가 형성된다. 상기 열 대류 경로에 따라 제1 및 제2 블록히터(400a, 400b)에서 공급된 열이 가스라인(300)으로 전달되므로, 가스라인(300)의 일부 영역에서 콜드 스팟(cold spot)이 발생되는 것을 방지할 수 있다.
이처럼, 일 실시 예에 따른 블록히터 어셈블리(400)는 서로 인접하는 블록히터의 열 전달부(410)를 서로 중첩된 엇갈림 구조로 형성함으로써, 블록히터 간의 온도 편차를 감소함과 동시에, 가스라인(300)의 일부에서 발생되는 콜드 스팟을 방지하는 효과를 제공할 수 있다. 이에 따라, 가스라인 (300)을 유동하는 공정가스의 상변화(예컨대, 기상에서 액상으로의 상변화를 말한다)가 이루어지지 않으므로 증착막의 품질이 향상될 수 있다. 또한, 조립시 얼라인(align)이 용이할 뿐만 아니라, 면접촉을 최대화하여 외부로의 열손실을 방지할 수 있다. 이하에서는, 일 실시 예에 따른 블록히터의 조립 과정을 설명하기로 한다.

도 3의 (a)를 참조하면, 일 실시 예에 따른 블록히터 어셈블리(400)는 복수 개의 블록히터(400a, 400b)를 포함하고, 복수 개의 블록히터(400a, 400b) 각각은 상하 또는 좌우로 분리 가능한 대칭형 구조로 형성될 수 있다.
그리고, 가스라인(300)은 원형으로 이루어진 도관(310), 2웨이 밸브의 몸체(320), 및 볼트가 설치된 연결구(330)를 포함한다.
제1 블록히터(400a)의 열 전달부(410)는 가스라인(300)에 밀착하게 끼워지도록 가스라인(300)에 부합되는 형상을 가진다. 열 전달부(410)는 가스라인(300)의 도관(310)과 2웨이 밸브의 몸체(320) 부분에는 가스라인 (300)과 면접촉되도록 오목 홈(4171, 4173)이 형성되고, 볼트가 설치된 연결구(330) 부분에는 단턱 홈(4175)이 형성되어 볼트가 어떠한 상태에 위치하더라도 접촉될 수 있도록 구성된다. 이처럼, 열 전달부(410)에는 가스라인(300) 전체에 걸쳐 접촉 면적이 증가되도록 복수의 홈(417)이 형성되며, 이는 열 전달부(410)로부터 가스라인(300)으로 소정의 열이 균일하게 전도되도록 하기 위한 것으로 접촉 상태가 단절되는 부위가 생기게 되면 이 부위에서의 열 전도 효율은 현격히 저하될 수 있다.
도 3의 (b)를 참조하면, 대칭형 구조로 형성된 제1 블록히터(400a) 중 제1 단위 블록히터(400a-1)은 가스라인(300)의 길이 방향과 수직한 방향으로 조립되어 피가열체인 가스라인(300)에 대해 균일하게 밀착된다. 여기서, 제1 단위 블록히터(400a-1)의 상부 및/또는 측부에는 메미고리, 캐치클립 등의 체결 수단(500)이 구비된다.
도 3의 (c)를 참조하면, 대칭형 구조로 형성된 제1 블록히터(400a) 중 제2 단위 블록히터(400a-2)는 피가열체인 가스라인(300)에 대해 균일하게 밀착됨과 동시에, 제1 단위 블록히터(400a-1)에 구비된 체결 수단(500)에 의하여 제1 단위 블록히터(400a-1)와 단단히 체결, 결합된다.
한편, 전술한 바와 같이, 제1 블록히터(400a)를 구성하는 제1 단위 블록히터(400a-1)와 제2 단위 블록히터(400a-2)는 가스라인(300)의 길이 방향을 중심으로 대칭되고, 각 단위 블록히터(400a-1, 400a-2)에는 동일한 구성요소가 포함된다.
이하에서는 도 4에 도시된 블록히터의 단면도를 참조하여 블록히터의 각 구성 요소를 설명하기로 한다.
도 4는 도 2에 도시된 1-1'선을 따라 절취한 블록히터의 단면도를 나타낸다.
도 4를 참조하면, 블록히터(400a)는 가스라인(300)을 수용하는 열 전달부(410), 열 전달부(410)를 둘러싸고 외관을 형성하는 하우징(420), 소정의 열을 공급하는 발열체(430), 및 발열체(430)를 차폐하는 커버 플레이트(440)를 포함할 수 있다.
열 전달부(410)는 가스라인(300)의 형상과 부합되도록 형성되고, 발열체(430)로부터 공급된 소정의 열이 가스라인(300)으로 전도될 수 있도록 가스라인(300)의 표면과 접촉될 수 있다.
열 전달부(410)는 열 전도율이 우수한 재질로 구비되는 것이 바람직하다. 일 예로, 열 전달부(410)는 알루미늄(Al), 구리(Cu), 은(Ag), 텅스텐(W) 및 이들의 조합들로 이루어진 군에서 선택된 것을 포함할 수 있으나, 반드시 이에 한정되는 것은 아니다. 열 전도가 높은 재질로 형성된 열 전달부(410)는, 발열체(430)로부터 전달된 열을 가스라인(300)에 원활하게 전도할 수 있다.
열 전달부(410)의 표면은 내식성, 내마모성에 강하도록 아노다이징(anodizing) 처리되며, 상기 처리에 의하여 열 전달부(410)의 표면에는 산화 알루미늄(Al2O3) 피막이 형성될 수 있다.
그리고, 열 전달부(410)의 일단에는 가스 라인(300)의 외주면과 대응되는 형상을 갖는 적어도 하나의 홈(417, 예컨대, 오목 홈(4171, 4173) 및 단턱 홈(4175)을 포함한다)이 형성되고, 타단에는 발열체(420)를 수용할 수 있도록 소정의 깊이로 함몰된 수용 홈(419)이 형성될 수 있다.
발열체(430)는 가스라인(300)에 유동하는 공정 가스가 일정한 온도로 가열될 수 있도록 열 전달부(410)로 소정의 열을 공급할 수 있다.
발열체(430)는 발열 부위가 전면적에 고르게 분포되도록 온도 분포가 균일한 면상 발열체로 형성될 수 있다.
발열체(430)는 열 전달부(410)의 타단에 형성된 수용 홈(419)에 안착될 수 있다. 이때, 수용 홈(419)과 발열체(420) 사이에 별도의 공간 또는 에어 포켓(air pocket)이 형성되지 않도록, 수용 홈(419)의 깊이 내지 폭과 발열체(420)의 두께 내지 폭은 각각 서로 대응될 수 있다. 그 이유는, 수용 홈(419)과 발열체(420) 간의 접합면에 에어 포켓이 발생할 경우, 부분 발열로 인하여 열 전달부(410)로 균일한 온도를 제공할 수 없기 때문이다.
커버 플레이트(440)는 발열체(430)를 사이에 두고 열 전달부(410)와 대향하여 배치된다. 또한, 커버 플레이트(440)는 수용 홈(419)에 안착된 발열체(430)를 차폐하도록, 열 전달부(410)의 타단 및 발열체(430) 위에 배치된다.
커버 플레이트(440)는 발열체(430)로부터 발산되는 열의 균일도를 향상시키고, 발열체(430)의 위치를 고정하기 위해 제공될 수 있으며, 일 예로 탄화규소(Sic) 소재로 이루어질 수 있다.
하우징(420)은 열 전달부(410) 및/또는 커버 플레이트(440)를 둘러싸고 블록히터(400a)의 외관을 형성할 수 있다.
하우징(420)은 발열체(430)에서 공급된 열이 블록히터(400a)의 외부로 빠져나가는 것을 차단하기 위하여 고내열성 단열재로 구성될 수 있다. 고내열성 단열재의 일 예로는, 폴리에테르에테르케톤(PEEK, Poly Ether Ether Ketron) 등의 재질이 사용될 수 있다.
또한, 단열 내지 발열 성능을 향상시키기 위하여, 하우징(420)의 내측면에는 발열체(430)에서 방출되는 열을 열 전달부(410)로 반사하기 위한 코팅층이 제공될 수도 있다.
그리고, 하우징(420)의 내면과 커버 플레이트(440)의 외면 사이에는 소정의 공기층(450, air gap)이 형성될 수 있다. 그 이유는, 하우징(420)의 내부에 공기층(450)이 형성되지 않을 경우, 발열체(430)에서 생성된 열이 커버 플레이트(440)를 통하여 하우징(420)의 내부로 전도되며, 상기 전도된 열에 의하여 하우징(420)의 단열 성능은 현저히 저하될 수 있기 때문이다.
이에, 일 실시 예에 따른 블록히터(400a)는 하우징(420)의 내부에 별도의 공기층(450)을 형성함으로써, 발열체(430)와 하우징(420) 사이의 열 유동 경로를 제어하고, 하우징(420)의 단열 성능을 확보할 수 있다.
이때, 공기층(450)의 폭(d1)은 발열체(430)의 폭(d2)과 서로 동일하거나 대응될 수 있다. 또는, 공기층(450)의 면적은 발열체(430)의 면적과 서로 동일하거나 대응될 수도 있다.
한편, 전술한 바와 같이, 발열체(430)는 균일한 온도의 열을 제공하기 위하여 열 전달부(410)의 수용 홈(419)과 커버 플레이트(440)에 의해 차폐되도록 설계된다. 이때, 열 전달부(410)의 일측 및/또는 타측에는 설계상의 이유로 발열체(420)가 직접 배치되지 아니한다. 그러므로, 가스라인(300) 전체에서 국부적인 온도 차이가 발생되지 않기 위하여는 인접하는 블록히터와 연결되는 열 전달부(410)의 일측 및/또는 타측에서 열 전도 효율을 높일 수 있는 방안이 필요하다. 이에 대하여, 도 5 내지 도 7을 참조하여 이하에서 설명하기로 한다.
도 5 내지 도 7은 도 2에 도시된 2-2'선을 따라 절취한 열 전달부의 사시도를 나타낸다.
도 5는 본 발명의 일 실시 예에 따른 블록히터 어셈블리의 열 전달부를 나타내는 사시도이다.
도 5의 (a)에 도시된 분해 사시도를 참조하면, 제1 및 제2 열 전달부(410a, 410b)는 일측과 타측에 각각 요부(415)와 철부(413)가 형성된 동일한 형상을 지닌다. 이때, 제1 및 제2 열 전달부(410a, 410b)는 가스라인 (300)의 길이 방향을 따라 순차적으로 배치될 수 있다.
제1 열 전달부(410a)는 일측에 형성된 요부(415a) 및 타측에 형성된 철부(413a)를 포함하고, 제2 열 전달부(410b)는 일측에 형성된 요부(415b) 및 타측에 형성된 철부(413b)를 포함할 수 있다.
철부(413)는 블록 바디(411)의 외측면으로부터 소정 길이만큼 돌출 형성된 결합돌기(4131)를 포함하고, 요부(415)는 블록 바디(411)의 외측면으로부터 소정 길이만큼 함몰 형성된 결합 홈(4151)과 결합 홈(4151)이 형성되는 것에 의하여 양단에 구비되는 측벽(4153)을 포함한다.
도 5의 (b)에 도시된 조립 사시도를 참조하면, 제1 열 전달부(410a)의 타측에 형성된 철부(413a)는 제2 열 전달부(410b)의 일측에 구비된 요부(415b)와 서로 중첩되어 상호 끼움방식으로 밀착 체결된다.
요부(415b)는 철부(413a)가 삽입될 수 있는 크기로 형성되며, 결합돌기(4131)가 결합 홈(4151)의 내측에 안착될 수 있도록 결합돌기(4131)의 폭은 결합 홈(4151)의 폭과 동일할 수 있다. 여기서, 결합돌기(4131)의 폭은 대략 3mm 내지 8mm 일 수 있으나, 본 발명의 범주가 반드시 이에 한정되는 것은 아니다.
한편, 제1 발열체(미도시)에서 공급된 열은 제1 열 전달부(410a)의 타측 철부(413a)와 중첩된 제2 열 전달부(410b)의 일측 요부(415b)를 경유하여 제2 열 전달부(410b)로 전도되고, 제2 발열체(미도시)에서 공급된 열은 제2 열 전달부(410b)의 일측 요부(415b)와 중첩된 제1 열 전달부(410a)의 타측 철부(413a)를 경유하여 제1 열 전달부(410a)로 전도될 수 있다.
이처럼, 제1 열 전달부(410a)의 타측 결합돌기(4131)와 서로 중첩되는 제2 열 전달부(410b)의 일측 측벽(4152) 간에는 화살표를 따라 열 전도 경로가 형성되므로, 인접하는 제1 및 제2 열 전달부(410a, 410b)가 결합되는 영역(B)에서 온도 보상이 이루어질 수 있다. 이에 따라 제1 및 제2 열 전달부(410a, 410b) 전체에 걸쳐 균일한 온도 분포가 유지될 수 있다. 또는, 블록히터 어셈블리(400)는 복수 개로 구획된 히팅존(z1, z2, z3) 내에서 가스라인(300)을 균일하게 가열할 수 있다.
도 6은 본 발명의 다른 실시 예에 따른 블록히터 어셈블리의 열 전달부를 나타내는 사시도이다.
도 6의 (a)에 도시된 분해 사시도를 참조하면, 제1 및 제2 열 전달부(410a, 410b) 각각은 양측에 요부(415a) 또는 철부(413b)가 형성되며, 서로 다른 형상을 지닌다. 이때, 제1 및 제2 열 전달부(410a, 410b)는 가스라인(300)의 길이 방향을 따라 서로 교번하여 배치될 수 있다.
제2 열 전달부(410b)는 양측에 철부(413b)가 형성되고, 제2 열 전달부(410b)의 일측과 타측에 배치되는 제1 및 제3 열 전달부(410a, 410c)는 각각 양측에 요부(415a, 415c)가 형성될 수 있다. 이처럼, 양측에 요부(415a, 415c)가 각각 형성된 제1 및 제3 열 전달부(410a, 410c) 사이에 제2 열 전달부(410b)가 배치될 경우, 사용자는 유지 보수 작업 시 소정의 열 전달부를 용이하게 탈착할 수 있다는 장점이 있다.
도 6의 (b)에 도시된 조립 사시도를 참조하면, 제1 열 전달부(410a)의 타측에 형성된 요부(415a)는 제2 열 전달부(410b)의 일측에 구비된 철부(413b)와 서로 중첩되어 상호 끼움방식으로 밀착 체결되고, 제2 열 전달부(410b)의 타측에 형성된 철부(413b)는 제3 열 전달부(410c)의 일측에 구비된 요부(415c)와 서로 중첩되어 상호 끼움방식으로 밀착 체결된다.
도시된 바와 같이, 인접하는 열 전달부는 서로 중첩된 엇갈림 구조로 형성됨으로 인하여, 제1 및 제2 열 전달부(410a, 410b)의 결합 영역(B1) 및/또는 제2 및 제3 열 전달부(410b, 410c)의 결합 영역(B2) 각각에서 열 전도 경로가 형성되고, 형성된 열 전도 경로를 따라 온도 보상이 이루어지므로 제1 내지 제3 열 전달부(410a, 410b, 410c) 전체에 걸쳐 균일한 온도 분포가 유지될 수 있다. 또는, 블록히터 어셈블리(400)는 복수 개로 구획된 히팅존(z1, z2, z3) 내에서 가스라인(300)을 균일하게 가열할 수 있다.
도 7은 본 발명의 또 다른 실시 예에 따른 블록히터 어셈블리의 열 전달부를 나타내는 사시도이다.
도 7의 (a)에 도시된 분해 사시도를 참조하면, 제1 및 제2 열 전달부(410a, 410b) 각각은 양측에 요부(415a, 415b)가 형성되며, 서로 동일한 형상을 지닌다. 이때, 제1 및 제2 열 전달부(410a, 410b) 사이에는 연결부(412)가 배치될 수 있다.
연결부(412)는 제1 및 제2 열 전달부(410a, 410b)의 요부(415a, 415b)에 삽입될 수 있는 크기로 형성되며, 연결부(412)의 폭(d3)은 제1 열 전달부(410a)의 타측 결합 홈(4151)의 제1 폭(d4)과 제2 열 전달부(410b)의 일측 결합 홈(4151)의 제2 폭(d5)의 합과 동일할 수 있다. 여기서, 연결부(412)의 폭(d3)은 대략 3mm 내지 8mm 일 수 있으나, 본 발명의 범주가 반드시 이에 한정되는 것은 아니다.
연결부(412)는, 열 전도율이 우수한 재질로 구비될 수 있다. 일 예로, 연결부(412)는 알루미늄(Al), 구리(Cu), 은(Ag), 텅스텐(W) 및 이들의 조합들로 이루어진 군에서 선택된 것을 포함할 수 있으나, 반드시 이에 한정되는 것은 아니다.
또한, 연결부(412)는 제1 및 제2 열 전달부(410a, 410b)와 동일한 열 전도율을 갖는 재질로 형성되는 것이 바람직하다. 만일, 제1 및 제2 열 전달부(410a, 410b)와 연결부(412)의 열 전도율이 서로 다를 경우, 가스라인(300)의 부위마다 전도되는 열량에 차이가 발생하고, 이로 인하여 가스라인(300) 전체에 걸쳐 균일한 온도 분포가 유지될 수 없기 때문이다.
도 7의 (b)에 도시된 조립 사시도를 참조하면, 연결부(412)는 제1 열 전달부(410a)의 타측에 형성된 요부(415a) 및 제2 열 전달부(410b)의 일측에 형성된 요부(415b)와 서로 중첩되어 상호 끼움방식으로 밀착 체결된다.
이때, 연결부(412)의 전면(412a)은 가스라인(300)과 표면과 맞닿아 있고, 상기 전면(412a)의 반대측인 배면(412b)은 블록 바디(411)와 동일면상에 배치된다. 그리고, 연결부(412)의 상면 및 하면 각각은 요부(415a, 415b)와 직접 접촉하고, 측면은 블록바디(411)와 직접 맞닿아 있다.
한편, 제1 발열체(미도시)에서 공급된 열은 제1 열 전달부(410a)의 타측 요부(415a)와 중첩된 연결부(412)를 경유하여 제2 열 전달부(410b)로 전도되고, 제2 발열체(미도시)에서 공급된 열은 제2 열 전달부(410b)의 일측 요부(415b)와 중첩된 연결부(412)를 경유하여 제1 열 전달부(410a)로 전도될 수 있다. 즉, 인접하는 제1 및 제2 열 전달부(410a, 410b)는 연결부(412)에 의하여 서로 중첩된 엇갈림 구조가 형성되고, 제1 및 제2 열 전달부(410a, 410b)의 결합 영역(B)에서 열 전도 경로가 형성되며, 형성된 열 전도 경로를 따라 온도 보상이 이루어지므로 제1 내지 제2 열 전달부(410a, 410b) 전체에 걸쳐 균일한 온도 분포가 유지될 수 있다. 또는, 블록히터 어셈블리(400)는 복수 개로 구획된 히팅존(z1, z2, z3) 내에서 가스라인(300)을 균일하게 가열할 수 있다.
이하에서는 도 8을 참조하여 3웨이 밸브가 포함된 가스라인(300)에 적용 가능한 블록히터의 구조에 대하여 설명하기로 한다.
도 8은 본 발명의 일 실시 예에 따른 3웨이 밸브가 포함된 가스라인에 적용되는 블록히터를 설명하기 위한 도면이다.
설명의 편의를 위하여, 도 2에서 전술한 내용과 중복되는 내용은 생략하고 차이점 위주로 설명하기로 한다.
도 8을 참조하면, 블록히터 어셈블리(800)는 복수 개로 구획된 히팅존(z1~z6) 각각에 구비되는 복수 개의 블록히터(400a~400f)를 포함할 수 있다.
도 8의 C 영역에 도시된 바와 같이, 복수의 히팅존(z1~z6) 중 제5 히팅존(z5)에 구비된 가스라인(300)은 기화장치(100)에서 유입된 공정 가스를 공정챔버(200a) 또는 EVAC(200b)로 선택적으로 유출시키는 3웨이 밸브를 더 포함할 수 있다.
3웨이 밸브는 유입구(341)와 제1 및 제2 유출구(342, 343)가 형성된 밸브 몸체(340) 및 상기 밸브 몸체(340)에 내장되어 공정 가스가 흐르는 통로를 개폐하거나 방향을 전환하는 볼(미도시) 등을 포함한다.
도 3에서 전술한 바와 같이, 2웨이 밸브가 구비된 가스라인(300)과 밀착되는 열 전달부(410)는 상기 가스라인(300)에 끼워지도록 가스라인(300)에 부합되는 형상을 가진다. 특히, 열 전달부(410)에는 2웨이 밸브의 몸체(320)와 면접촉되도록, 상기 밸브 몸체(320)의 외주면에 대응하는 형상을 갖는 오목 홈(4173)이 형성된다.
그러나 도 8에 도시된 바와 같이, 3웨이 밸브가 구비된 가스라인(300)과 밀착되는 열 전달부(410)의 경우 3웨이 밸브의 몸체(340)에 형성되는 홈(4177)은 그 형상이 달라질 수 있다. 만일, 상기 밸브 몸체(340)의 외주면에 대응하는 형상을 갖도록 열 전달부(410)의 표면에 소정의 홈을 형성할 경우, 작업상의 이유로 밸브 헤드(미도시)를 장착하는 것이 불가능하다. 그 이유는, 2웨이 밸브와 달리 3웨이 밸브의 경우 가스라인의 간섭으로 인하여 밸브 헤드(미도시)가 설치되는 위치가 한정되어 있기 때문이다.
이에, 일 실시 예에 따른 블록히터(400e)의 열 전달부(410)의 표면에는 3웨이 밸브를 수용하기 위한 소정의 홈(4177)이 형성될 수 있다. 상기 홈(4177)은 3웨이 밸브의 몸체(340)를 수용할 수 있도록 충분한 크기로 형성될 수 있다. 이때, 상기 홈(4177)의 내경은 밸브 몸체(340)의 외경 보다 더 크게 형성된다.
그리고, 블록 히터(400e)는 상기 홈(4177)과 밸브 몸체(340) 사이의 공간에 열 전달부(410)와 동일한 열 전도율을 갖는 재질로 형성된 충진부(460)를 더 포함할 수 있다. 이는 소정의 열이 열 전달부(410)로부터 가스라인(300)으로 균일하게 전도되도록 하기 위한 것으로, 상기 홈(4177)의 형성으로 인하여 접촉 상태가 단절되는 부위에서의 열 전도 효율을 높이기 위함이다. 충진부(460)는 가스라인(300)에 대한 면접촉을 최대화하여 효과적인 열 전달을 수행할 수 있다.
도 9는 본 발명의 또 다른 실시 예에 따른 블록히터 어셈블리가 도시된 사시도이다.
도 9의 (a)에 도시된 분해 사시도를 참조하면, 블록히터 어셈블리(400)는 복수의 열 전달부(410a, 410b); 및 상기 복수의 열 전달부(410a, 410b) 사이에 배치되는 연결부(412)를 포함하며, 복수의 열 전달부 각각(410a, 410b)은 서로 동일한 형상으로 형성될 수 있다.
열 전달부(410a, 410b)는, 블록바디(411); 및 상기 블록바디(411)의 양 측면에 일체로 형성되는 한 쌍의 돌출부(415)를 포함하며, 돌출부(415)는 'ㄷ'자 또는 'U'자 형상의 횡단면을 가지고, 블록바디(411)의 외측면으로부터 소정의 두께(d4)만큼 돌출되게 형성된다.
이러한, 돌출부(415)는 제1 세그먼트(4151), 제1 세그먼트(4151)와 마주하는 제2 세그먼트(4152), 그리고 제1 및 제2 세그먼트(4151, 4152) 사이에 배치되어 발열체(미도시)에서 공급된 열이 외부로 빠져나가는 것을 차단하는 제3 세그먼트(4153)를 포함하며, 가스라인(300)과 면 접촉하는 오목 홈(417)은 상기 돌출부(415)에 의해 개방될 수 있다. 열 전달부(410a, 410b)의 일측과 타측에는 블록바디(411)의 외측면과 돌출부(415)의 내주면에 의해 포위된 개구(OP, opening)가 형성되고, 상기 개구(OP)에는 연결부(412)가 삽입될 수 있다.
연결부(412)는 상기 열 전달부(410a, 410b)의 일측과 타측에 형성된 개구(OP)와 밀착되게 끼워질 수 있는 크기 및/또는 형상으로 이루어진다. 예컨대, 연결부(412)와 개구(OP)의 횡단면은 그 면적과 형상이 서로 동일하고, 연결부 (412)의 폭(d3)은 돌출부(415)의 두께(d4) 대비 2배일 수 있다(d4=d3/2).
또한, 연결부(412)는 복수의 열 전달부(410a, 410b)와 동일한 열 전도율을 갖는 재질로 형성되는 것이 바람직하며, 일 예로 알루미늄(Al), 구리(Cu), 은(Ag), 텅스텐(W) 및 이들의 조합들로 이루어진 군에서 선택된 것을 포함할 수 있다.
도 9의 (b)에 도시된 조립 사시도를 참조하면, 연결부(412)는 복수의 열 전달부(410a, 410b)의 일측 및 타측에 형성된 개구(OP)와 서로 중첩되어 상호 끼움방식으로 밀착 체결된다.
이때, 연결부(412)의 전면(412a)은 가스라인(300)의 표면과 맞닿아 있고, 상기 전면(412a)의 반대측인 배면(412b)은 열 전달부(410a, 410b)를 구성하는 돌출부(415)의 제3 세그먼트 (4153)와 직접 접촉한다. 그리고, 연결부(412)의 상면 및 하면 각각은 돌출부(415)의 제1 및 제2 세그먼트(4151, 4152) 각각과 직접 접촉하고, 측면은 블록바디(411)와 직접 맞닿아 있다.
즉, 연결부(412)는 복수의 열 전달부(410a, 410b)와의 결합에 의해 완전히 포위되며 외부로 노출되지 아니한다. 이에 따라, 발열체(미도시)에서 공급된 열은 연결부(412)와 직접 접촉하는 돌출부(415)의 내주면에서 포획되며, 외부로 유출되는 열의 손실 경로가 제3 세그먼트(4153)에 의해 우회/연장되므로, 블록히터 어셈블리(400)의 단열 효율이 개선될 수 있다.
또한, 복수의 열 전달부(410a, 410b)는 연결부(412)와 엇갈림 구조로 서로 중첩되므로, 인접하는 복수의 열 전달부(410a. 410b) 간에는 화살표를 따라 열 전도 경로가 형성되며, 상기 열 전도 경로를 따라 온도 보상이 이루어지므로 전체적으로 균일한 온도 분포가 유지될 수 있다. 이에 따라, 블록히터 어셈블리(400)는 복수 개로 구획된 히팅존(z1, z2, z3) 내에서 가스라인(300)을 균일하게 가열할 수 있다.
실시 예와 관련하여 전술한 바와 같이 몇 가지만을 기술하였지만, 이외에도 다양한 형태의 실시가 가능하다. 앞서 설명한 실시 예들의 기술적 내용들은 서로 양립할 수 없는 기술이 아닌 이상은 다양한 형태로 조합될 수 있으며, 이를 통해 새로운 실시 형태로 구현될 수도 있다.
본 발명은 본 발명의 정신 및 필수적 특징을 벗어나지 않는 범위에서 다른 특정한 형태로 구체화될 수 있음은 통상의 기술자에게 자명하다. 따라서, 상기의 상세한 설명은 모든 면에서 제한적으로 해석되어서는 아니되고 예시적인 것으로 고려되어야 한다. 본 발명의 범위는 첨부된 청구항의 합리적 해석에 의해 결정되어야 하고, 본 발명의 등가적 범위 내에서의 모든 변경은 본 발명의 범위에 포함된다.

본 발명은 블록 히터 및 블록 히터 어셈블리에 관한 것이다. 따라서, 본 발명은 산업상 이용가능성이 있다.

Claims (10)

  1. 소정의 열을 가스 라인에 공급하는 발열체; 및
    상기 가스 라인과 상기 발열체 사이에서 열을 상기 가스 라인으로 전달하는 열 전달부;를 포함하고,
    상기 열 전달부는,
    적어도 일측에 상기 가스 라인의 길이 방향을 따라 형성된 철부 또는 요부를 포함하는 것을 특징으로 하는, 블록 히터.
  2. 제1 항에 있어서,
    상기 열 전달부는, 열 전도 효율이 우수한 알루미늄 재질(Al)로 형성되는 것을 특징으로 하는, 블록 히터.
  3. 제2 항에 있어서,
    상기 열 전달부의 표면은, 아노다이징(anodizing) 처리에 의하여 산화 알루미늄(Al2O3) 피막이 형성되는 것을 특징으로 하는, 블록 히터.
  4. 제1 항에 있어서,
    상기 발열체는, 면상 발열체인 것을 특징으로 하는, 블록 히터.
  5. 제1 항에 있어서,
    상기 발열체를 사이에 두고 상기 열 전달부와 대향하여 배치되는 커버 플레이트;를 더 포함하고,
    상기 커버 플레이트의 외면과 상기 하우징의 내면 사이에는 공기층(air gap)이 형성되는 것을 특징으로 하는, 블록 히터.
  6. 제1 항에 있어서,
    상기 열 전달부는,
    상기 가스 라인에 부합되는 형상을 갖는 제1 홈; 및
    상기 제1 홈과 인접하여 배치되고, 상기 가스 라인의 단부에 장착된 연결구와 대응되는 형상을 갖는 제2 홈;을 포함하는 것을 특징으로 하는, 블록 히터.
  7. 열 전달부를 포함하는 블록 히터를 복수 개 포함하되,
    상기 열 전달부의 길이 방향의 양 끝에는 철부 또는 요부가 배치되고,
    상기 열 전달부의 상기 철부와 요부가 서로 맞물려 결합되는 것을 특징으로 하는, 블록 히터 어셈블리.
  8. 제7 항에 있어서,
    상기 복수 개의 블록 히터들은 소정의 열을 가스 라인에 공급하는 하나 이상의 발열체를 포함하는 것을 특징으로 하는, 블록 히터 어셈블리.
  9. 제7 항에 있어서,
    상기 철부의 일면은 상기 가스 라인과 표면이 맞닿아 있고,
    상기 요부의 일면은 상기 가스 라인과 이격되어, 상기 철부의 타면과 맞닿아 있는 것을 특징으로 하는, 블록 히터 어셈블리.
  10. 제7 항에 있어서,
    상기 열 전달부 사이에 배치되는 연결부를 더 포함하고,
    상기 연결부는, 상기 열 전달부와 동일한 열 전도율을 갖는 재질로 형성되는 것을 특징으로 하는, 블록 히터 어셈블리.
