본 발명은 기판; 상기 기판 상에 배치되며, 제1영역 및 제2영역을 갖는 제1전극 상기 제1전극의 제1영역 상에 배치되는 유전층; 상기 유전층 상에 배치되는 제2전극; 상기 유전층 상에 배치되며, 상기 제2전극과 이격된 제3전극; 상기 유전층 상에 배치되며, 상기 제2전극 및 상기 제3전극 각각과 이격된 제4전극; 상기 제2전극과 상기 제3전극을 전기적으로 연결하는 제1채널층; 상기 제2전극과 상기 제4전극을 전기적으로 연결하는 제2채널층; 및 상기 제1채널층을 덮도록 상기 유전층 상에 배치된 패시베이션층; 을 포함하는 투명하고 구부림이 가능한 인버터 타입의 볼티지 소형 센서를 개시한다.

Description

투명하고 구부림이 가능한 인버터 타입의 볼티지 소형 센서
본 발명은 투명하고 구부림이 가능한 인버터 타입의 볼티지 소형 센서에 관한 것이다.
이산화질소(NO2)는 냄새가 자극적인 적갈색의 기체로 공장이나 배기 가스와 같은 화석연료를 기반으로 한 반응의 결과물로 생성된다.
이러한 이산화질소는 자외선에 의해 오존을 형성하는데, 이 때문에 오존 주의보 등의 경계보가 내려진다.
또한, 산성비를 만드는 주범이며 인체에 노출 시 호흡기 기관에 영향을 미치며, 직접 노출 시 염증을 발생하고 심한 경우 화상을 입을 수도 있다.
기존에 사용되고 있는 상용 이산화질소 센서는 크기가 크고, 전력 소모가 심한 편이다.
또한, 휘어짐이 불가능하고 불투명하여 웨어러블 등의 다양한 용도로 사용되기에는 무리가 있다.
본 발명은 4개의 전극을 활용하여 NO2 가스를 검출할 수 있는 소형의 센서를 제작하여, 전력의 소모를 최소화하여 수명을 늘리고, 투명하고 구부림이 가능한 장점을 살려 웨어러블 등의 다양한 용도로 활용할 수 있는 투명하고 구부림이 가능한 인버터 타입의 볼티지 소형 센서를 제공하는 것을 목적으로 한다.
한편, 본 발명에서 이루고자 하는 기술적 과제들은 이상에서 언급한 기술적 과제들로 제한되지 않으며, 언급하지 않은 또 다른 기술적 과제들은 아래의 기재로부터 본 발명이 속하는 기술분야에서 통상의 지식을 가진 자에게 명확하게 이해될 수 있을 것이다.
본 발명의 실시예에 따른 센서는 기판; 상기 기판 상에 배치되며, 제1영역 및 제2영역을 갖는 제1전극 상기 제1전극의 제1영역 상에 배치되는 유전층; 상기 유전층 상에 배치되는 제2전극; 상기 유전층 상에 배치되며, 상기 제2전극과 이격된 제3전극; 상기 유전층 상에 배치되며, 상기 제2전극 및 상기 제3전극 각각과 이격된 제4전극; 상기 제2전극과 상기 제3전극을 전기적으로 연결하는 제1채널층; 상기 제2전극과 상기 제4전극을 전기적으로 연결하는 제2채널층; 및 상기 제1채널층을 덮도록 상기 유전층 상에 배치된 패시베이션층; 을 포함한다.
상기 제1전극의 상기 제2영역은 노출될 수 있다.
상기 제1전극은 게이트 전극, 상기 제2전극은 출력 전극, 상기 제3전극은 소스 전극, 상기 제4전극은 드레인 전극일 수 있다.
상기 제1전극에 제1전압 인가 시, 상기 제2전극에서 출력되는 전압은 상기 제4전극에 인가된 드레인 전압이 출력되고, 상기 제1전극에 상기 제1전압에 비해 고압인 제2전압 인가 시, 상기 제2전극에서 출력되는 전압은 상기 제3전극에 인가된 소스 전압이 출력될 수 있다.
상기 제1전극에 상기 제1전압 인가 시, 상기 제2채널층으로 전류가 흐르며, 상기 제1전극에 상기 제2전압 인가 시, 상기 제1채널층으로 전류가 흐를 수 있다.
상기 제1채널층은 n-type 채널이고, 상기 제2채널층은 p-type 채널일 수 있다.
상기 기판은 유연성 기판이고, 상기 유연성 기판은 폴리에틸렌 테레프탈레이트(PET) 기판, 폴리에틸렌나프탈레이트(PEN) 기판, 폴리이미드(PI) 기판, 폴리카보네이트(PC) 기판, 폴리프로필렌(PP) 기판, 트리아세틸셀룰로오스(TAC) 기판 및 폴리에테르술폰(PES) 기판으로 이루어지는 군으로부터 선택될 수 있다.
상기 제1채널층 및 상기 제2채널층 각각은 MoS2, MoSe2, WS2, WSe2, MoTe2 중 선택된 어느 하나일 수 있다.
상기 제1전극은 투명 전극이고, 상기 투명 전극은 ITO(Indium tin oxide), In2O3(Indium oxide), SnO2(Tin oxide), 그래핀(Graphene), 탄소나노튜브(Carbon nanotube), 금속나노선(Metal nanowire), 금속나노메쉬(Metal nanomesh), 금속나노파이버(Metal nanofiber), 금속나노트러프(Metal nanotrough) 및 전도성 고분자(Conducting polymer)로 이루어지는 군으로부터 선택될 수 있다.
본 발명의 실시예에 따르면, 4개의 전극을 활용하여 NO2 가스를 검출할 수 있는 소형의 센서를 제작하여, 전력의 소모를 최소화하여 수명을 늘리고, 투명하고 구부림이 가능한 장점을 살려 웨어러블 등의 다양한 용도로 활용할 수 있다.
한편, 본 발명에서 얻을 수 있는 효과는 이상에서 언급한 효과들로 제한되지 않으며, 언급하지 않은 또 다른 효과들은 아래의 기재로부터 본 발명이 속하는 기술분야에서 통상의 지식을 가진 자에게 명확하게 이해될 수 있을 것이다.

이하, 본 발명의 실시 예를 첨부된 도면들을 참조하여 더욱 상세하게 설명한다. 본 발명의 실시 예는 여러 가지 형태로 변형할 수 있으며, 본 발명의 범위가 아래의 실시 예들로 한정되는 것으로 해석되어서는 안 된다. 본 실시 예는 당업계에서 평균적인 지식을 가진 자에게 본 발명을 더욱 완전하게 설명하기 위해 제공되는 것이다. 따라서 도면에서의 요소의 형상은 보다 명확한 설명을 강조하기 위해 과장되었다.
본 발명이 해결하고자 하는 과제의 해결 방안을 명확하게 하기 위한 발명의 구성을 본 발명의 바람직한 실시 예에 근거하여 첨부 도면을 참조하여 상세히 설명하되, 도면의 구성요소들에 참조번호를 부여함에 있어서 동일 구성요소에 대해서는 비록 다른 도면상에 있더라도 동일 참조번호를 부여하였으며 당해 도면에 대한 설명 시 필요한 경우 다른 도면의 구성요소를 인용할 수 있음을 미리 밝혀둔다.

우선, 도 1 내지 도 5를 참조하면, 본 발명에 따른 센서(100)는 기판(110), 제1전극(120), 유전층(130), 제2전극(140), 제3전극(150), 제4전극(160), 제1채널층(170), 제2채널층(180) 및 패시베이션층(190)을 포함한다.
본 발명에 사용되는 센서는 BGBC (Bottom gate bottom contact) 구조에 설명하고 있지만, 이에 한정되는 것은 아니며 BGTC(Bottom Gate Top Contact) 구조 등에서도 적용될 수 있다.
기판(110)은 실리콘 웨이퍼, 유리기판, 폴리에테르술폰(polyethersulphone), 폴리아크릴레이트(polyacrylate), 폴리에테르 이미드(polyetherimide), 폴리이미드(polyimide), 폴리에틸렌 테레프탈레이드(polyethyeleneterepthalate), 폴리에틸렌 나프탈렌(polyethylene naphthalate)로 이루어진 그룹으로부터 선택되는 플라스틱 필름과 인듐틴옥사이드(indium tinoxide)가 코팅된 유리기판 및 플라스틱 필름을 포함하나, 이에 한정되지 않는다.
특히, 기판(110)은 굽힘 특성이 있는 유연 기판으로 구성되는 것이 바람직하며, 기판은 폴리에틸렌 테레프탈레이트(PET) 기판, 폴리에틸렌나프탈레이트(PEN) 기판, 폴리이미드(PI) 기판, 폴리카보네이트(PC) 기판, 폴리프로필렌(PP) 기판, 트리아세틸셀룰로오스(TAC) 기판 및 폴리에테르술폰(PES) 기판으로 이루어지는 군으로부터 선택될 수 있다.
제1전극(120)은 금(AU), 알루미늄(Al), 알루미늄 합금(Al-alloy), 몰리브덴(Mo), 몰리브덴 합금(Mo-alloy), 실버나노와이어(silver nanowire), 갈륨인듐유태틱(gallium indium eutectic), PEDOT;PSS 중에서 선택되는 어느 하나로 형성할 수 있다. 제1전극(120)은 위 물질들을 잉크로 사용하여 잉크젯 프린팅 또는 스프레이 등의 인쇄공정을 이용하여 게이트 전극을 제조할 수 있다. 이러한 인쇄공정을 통해서 제1전극(120)을 형성하며 진공공정을 배제할 수 있어서 제조비용의 절감효과를 기대할 수 있다.
한편, 제1전극(120)은 ITO(Indium tin oxide), In2O3(Indium oxide), SnO2(Tin oxide), 그래핀(Graphene), 탄소나노튜브(Carbon nanotube), 금속나노선(Metal nanowire), 금속나노메쉬(Metal nanomesh), 금속나노파이버(Metal nanofiber), 금속나노트러프(Metal nanotrough) 및 전도성 고분자(Conducting polymer)로 이루어지는 군으로부터 선택되는 투명 전극일 수 있다.
여기서, 제1전극(120)은 게이트 전극으로 구현될 수 있으며, 이하에서는 제1전극을 게이트 전극과 혼용하여 설명할 수 있다.
한편, 제1전극(120)은 제1영역(121)과 제2영역(122)을 포함할 수 있다.
제1영역(121)에는 유전층(130), 제2전극(140), 제3전극(150), 제4전극(160), 제1채널층(170), 제2채널층(180) 및 패시베이션층(190)이 배치될 수 있다.
특히, 제1영역(121)은 유전층(130)으로 덮이는 영역일 수 있다.
제2영역(122)은 외부로 노출될 수 있으며, 게이트 전극의 점접을 형성할 수 있다.
유전층(130)은 제1전극(120)의 제1영역(121) 상에 배치될 수 있다.
유전층(130)은 유기절연막 또는 무기절연막의 단일막 또는 다층막으로 포함되거나 유-무기 하이브리드 막으로 포함된다. 유기절연막으로는 폴리메타아크릴레이트(PMMA, polymethylmethacrylate), 폴리스타이렌(PS, polystyrene), 페놀계 고분자, 아크릴계 고분자, 폴리이미드와 같은 이미드계 고분자, 아릴에테르계 고분자, 아마이드계 고분자, 불소계 고분자, p-자이리렌계 고분자, 비닐알콜계 고분자, 파릴렌(parylene) 중에서 선택되는 어느 하나 또는 다수개를 사용한다. 무기절연막으로는 실리콘 산화막, 실리콘 질화막, Al2O3, Ta2O5, BST, PZT 중에서 선택되는 어느 하나 또는 다수개를 사용한다.
유전층(130)은 예시적으로, 스핀 코팅(spin coating) 방식 또는 디스펜서(dispenser)를 이용한 분사(dispensing) 방식으로 절연성 물질을 형성한 후, 열 경화(heat curing)나 자외선 경화(ultraviolet-ray curing) 등의 방식에 의해 경화함으로써 형성될 수 있다.
제2전극(140)은 유전층(130) 상에 배치될 수 있다.
제2전극(140)은 금(AU), 알루미늄(Al), 알루미늄 합금(Al-alloy), 몰리브덴(Mo), 몰리브덴 합금(Mo-alloy), 실버나노와이어(silver nanowire), 갈륨인듐유태틱(gallium indium eutectic), PEDOT;PSS 중에서 선택되는 어느 하나로 형성할 수 있다. 제2전극(140)은 위 물질들을 잉크로 사용하여 잉크젯 프린팅 또는 스프레이 등의 인쇄공정을 이용하여 게이트 전극을 제조할 수 있다. 이러한 인쇄공정을 통해서 제2전극(140)을 형성하며 진공공정을 배제할 수 있어서 제조비용의 절감효과를 기대할 수 있다.
여기서, 제2전극(140)은 출력 전극으로 구현될 수 있으며, 이하에서는 제2전극을 출력 전극과 혼용하여 설명할 수 있다.
제3전극(150) 및 제4전극(160)은 유전층(130) 상에 각각 배치되며 상호 이격되고, 제2전극(140)과 이격될 수 있다.
제3전극(150) 및 제4전극(160)은 Au, Al, Ag, Mg, Ca, Yb, Cs-ITO 또는 이들의 합금 중에서 선택되는 단일층으로 형성될 수 있으며, 기판과의 접착성을 향상시키기 위하여 Ti, Cr 또는 Ni과 같은 접착 금속층을 더욱 포함하여 다중층으로 형성될 수 있다. 또한 그라핀(graphene), 카본나노튜브(CNT), PEDOT:PSS 전도성 고분자 실버 나노와이어(silver nanowire) 등을 이용하여 기존의 금속보다 탄성에 더욱 유연한 소자를 제조할 수 있으며 위 물질들을 잉크로 사용하여 잉크젯 프린팅 또는 스프레이 등의 인쇄공정을 이용하여 제3전극(150) 및 제4전극(160)을 제조할 수 있다.
여기서, 제3전극(150)은 소스 전극일 수 있고, 제4전극(160)은 드레인 전극일 수 있다.
즉, 제3전극(150) 및 제4전극(160)을 통해, 유전층(130) 상에 소스/드레인 전극을 제조할 수 있다.
한편, 유전층(130) 상에 채널층(170, 180)이 형성된다.
여기서, 채널층(170, 180)은 제1채널층(170) 및 제2채널층(180)을 포함한다.
제1채널층(170)은 제2전극(140)과 제3전극(150) 사이에 형성되며, 제2채널층(180)은 제2전극(140)과 제4전극(160) 사이에 형성될 수 있다.
이에 따라, 출력 전극(140)과 소스 전극(150) 사이에 제1채널층(170)이 형성되어, 출력 전극(140)과 소스 전극(150)은 제1채널층(170)을 통해 전기적으로 연결될 수 있다.
또한, 출력 전극(140)과 드레인 전극(160) 사이에 제2채널층(180)이 형성되어 출력 전극(140)과 드레인 전극(160)은 제2채널층(180)을 통해 전기적으로 연결될 수 있다.
출력 전극(140)과 소스 전극(150) 간에 형성되는 전압에 의하여 제1채널층(170)에 채널 영역이 형성될 수 있고, 출력 전극(140)과 드레인 전극(160) 간에 형성되는 전압에 의하여 제2채널층(180)에 채널 영역이 형성될 수 있다.
출력 전극(140), 소스 전극(150) 및 드레인 전극(160)은 제1채널층(170) 또는 제2채널층(180)에 직접 접촉하도록 형성될 수도 있고, 도전성을 갖는 하나 이상의 다른 물질을 매개로 간접적으로 연결될 수도 있다.
제1채널층(170) 및 제2채널층(180)은 출력 전극(140), 소스 전극(150) 및 드레인 전극(160) 각각을 덮을 수 있다.
채널층(170, 180)은 스핀 코팅, 잉크젯 프린팅 또는 진공 증착 등의 공정을 통해 형성될 수 있다. 채널층(170, 180)은 유기 반도체층, 무기 반도체층 또는 유무기 혼합 반도체층을 포함할 수 있다. 유기 반도체층은 폴리머 활성층을 포함할 수 있다.
특히, 본 발명에서 채널층(170, 180)은 MoS2, MoSe2, WS2, WSe2, MoTe2 중 선택된 어느 하나일 수 있으며, WSe2인 경우 NO2가 WSe2를 P-type doping 하는 역할을 한다. 여기서, P-type doping이 되면 문턱 전압(문턱 전압, Vth)가 오른쪽으로 이동하게 되며 출력되는 출력 전압의 크기가 증가하게 된다.
따라서, NO2가 있는 경우 출력 전압의 크기가 증가함을 통해 NO2 가스 센서로 활용할 수 있다.
채널층(170, 180)을 잘 구부러지고 유연성을 갖는 유기 반도체층으로 형성될 수 있다.
패시베이션층(190)은 제1채널층(170) 상에 선택적으로 형성될 수 있다. 패시베이션층(190)은 제1채널층(170) 상에 직접 형성되며, 제1채널층(170)을 모두 덮도록 배치될 수 있다.
패시베이션층(190)은 유기절연막 또는 무기절연막의 단일막 또는 다층막으로 포함되거나 유-무기 하이브리드 막으로 포함된다. 유기절연막으로는 폴리메타아크릴레이트(PMMA, polymethylmethacrylate), 폴리스타이렌(PS, polystyrene), 페놀계 고분자, 아크릴계 고분자, 폴리이미드와 같은 이미드계 고분자, 아릴에테르계 고분자, 아마이드계 고분자, 불소계 고분자, p-자이리렌계 고분자, 비닐알콜계 고분자, 파릴렌(parylene) 중에서 선택되는 어느 하나 또는 다수개를 사용한다. 무기절연막으로는 실리콘 산화막, 실리콘 질화막, Al2O3, Ta2O5, BST, PZT 중에서 선택되는 어느 하나 또는 다수개를 사용한다.
한편, 도 7 및 도 8을 참조하면, 패시베이션층(190)으로 덮인 제1채널층(170)은 전기적 특성이 N-type의 특성을 가지며, 패시베이션층(190)으로 덮이지 않은 제2채널층(180)은 전기적 특성이 P-type의 특성을 가진다.
또한, 제3전극(150)에 소스 전압(GND, 접지)을 인가하고, 제4전극(160)에 드레인 전압을 인가하고, 제1전극(120)에 게이트 전압(입력전압)을 저전압(제1전압)(예를 들어, -13V)부터 고전압(제2전압)(예를 들어, -8V)까지 인가해 주며, 제2전극(140)에서 출력되는 전압 값을 측정하면, 제1전극(120)에 저전압(제1전압)(예를 들어, -13V)이 인가된 경우에는 도 2의 빨간 화살표와 같이 패시베이션층(190)이 덮이지 않은 제2채널층(180) 측으로 전류가 흘러, 제4전극(160)에 인가한 드레인 전압이 출력되게 된다.
반면, 제1전극(120)에 고전압(제2전압)(예를 들어, -8V)이 인가된 경우에는 도 2의 파란 화살표와 같이 패시베이션층(190)이 덮인 제1채널층(170) 측으로 전류가 흘러, 제4전극(160)에 인가한 소스 전압이 출력되게 된다.
또한, 도8을 참조하면, NMOS와 PMOS를 실험 결과와 동일한 소자로 제작한 이후, PMOS의 문턱전압과 구동전류를 변화시킨 결과를 얻었다.
이하에서는 도 9를 참조하여, 본 발명에 따른 센서의 제조 공정을 설명한다.
도 9는 본 발명에 따른 센서의 제조 공정을 순차적으로 나타낸 단면도이다.
우선, 접찹성 테이프(Adhesive tape)를 이용하여 채널층 물질(MoS2, WSe2)를 전사하고 실리콘 웨이퍼(Si wafer) 상에 FET를 제작한다.
이후, 실리콘 웨이퍼 상에 제작된 FET에 열박리 이형 테이프(thermal release tape)을 붙이고 mechanically FET를 떼어 내다.
이후, FET와 함께 떨어진 열박리 이형 테이프를 원하는 목적 기판에 붙인 후, 오븐에 넣어 열박리 이형 테이프의 접착력을 잃게 만들어 주면 원하는 목적 기판에 제작된 FET를 옮길 수 있다.
이하에서는 도 10 내지 도20을 참조하여, 본 발명의 제1실시예 내지 제6실시예에 따른 센서의 특성을 비교 설명한다.
한편, 제1실시예 내지 제6실시예의 구성은 다음의 [표1]과 같다.

도 10을 참조하면, 목적 기판이 Si/SiO2인 경우 채널 물질이 MoS2일 때, 센서의 전기적 특성을 확인할 수 있다. Id-Vg(transfer curve)와 Id-Vd(output characteristic) 그래프를 확인한 결과 일반적인 방식으로 제작되는 센서의 특성과 큰 차이 없이 비슷한 수준의 전기적 특성을 갖는 것을 확인할 수 있다.
도 11은 본 발명의 제2실시예에 따른 센서의 특성을 나타낸 사진과 그래프이다.
여기서, 도 11a는 목적 기판이 Si/SiO2인 경우 채널 물질을 WSe2로 하는 센서의 SEM 이미지를 나타낸다. 도 11b는 목적 기판이 Si/SiO2인 경우 채널 물질을 WSe2로 하는 센서의 Transfer curve를 나타낸다. 도 11c는 목적 기판이 Si/SiO2인 경우 채널 물질을 WSe2로 하는 센서의 log scale transfer curve을 나타낸다. 도 11d는 목적 기판이 Si/SiO2인 경우 채널 물질을 WSe2로 하는 센서의 output characteristic을 보여준다.
도 11을 참조하면, 목적 기판이 Si/SiO2인 경우 채널 물질이 WSe2일 때, 센서의 전기적 특성을 확인할 수 있다.
이를 통해, MoS2를 채널물질로 한 제1실시예의 센서와 마찬가지로, Id-Vg(transfer curve)와 Id-Vd(output characteristic) 그래프를 확인한 결과 일반적인 방식으로 제작되는 센서의 특성과 큰 차이 없이 비슷한 수준의 전기적 특성을 갖는 것을 확인할 수 있다.
이를 통해, Au Exfoliation method를 이용해 센서를 transfer하는 방식의 안정성을 확인할 수 있다.
도 12는 본 발명의 제3실시예에 따른 센서의 벤딩 특성을 나타낸 예시도이다.
목적 기판이 PET인 경우 PET/ITO(gate)인 기판을 준비하고 ALD 공정을 통해 Al2O3(유전체)를 증착 했습니다.
벤딩 테스트는 소자가 올라간 기판을 200번 구부린 후에 측정을 진행하고 벤딩 전/후의 전기적 특성을 비교하였고, 이에 따른 신뢰성을 확인할 수 있다.
도 13은 본 발명의 제3실시예에 따른 센서의 특성을 나타낸 사진과 그래프이다.
여기서, 도 13a는 목적 기판이 PET/ITO/Al2O3인 경우 채널 물질을 MoS2로 하는 센서의 광학 이미지를 나타낸다. 도 13b는 목적 기판이 PET/ITO/Al2O3인 경우 채널 물질을 MoS2로 하는 센서의 SEM image를 나타낸다. 도 13c는 목적 기판이 PET/ITO/Al2O3인 경우 채널 물질을 MoS2로 하는 센서의 구부림 전후 transfer curve을 나타낸다. 도 13d는 목적 기판이 PET/ITO/Al2O3인 경우 채널 물질을 MoS2로 하는 센서의 구부림 전후 log scale transfer characteristic을 보여준다. 도 13e는 목적 기판이 PET/ITO/Al2O3인 경우 채널 물질을 MoS2로 하는 센서의 구부림 전의 output characteristic을 보여준다. 도 13f는 목적 기판이 PET/ITO/Al2O3인 경우 채널 물질을 MoS2로 하는 센서의 구부림 후의 output characteristic을 보여준다.
도 13을 참조하면, 목적 기판이 PET/ITO/Al2O3인 경우도 마찬가지로 채널 물질이 MoS2일 때, 센서의 전기적 특성을 확인할 수 있다.
벤딩 테스트 전/후로 transfer curve와 output characteristic 그래프를 비교해보면, 벤딩 테스트 후 문턱 전압이 왼쪽으로 이동하고 off current가 증가하는 경향을 확인할 수 있습니다.
이는 벤딩을 하며 유전층(Al2O3)이 손상되어 fixed charge가 생긴 것으로 해석할 수 있으며, 실제 측정된 gate leakage current의 값도 pA에서 nA 레벨로 증가함을 확인할 수 있다.
도 14는 본 발명의 제4실시예에 따른 센서의 특성을 나타낸 사진과 그래프이다.

이를 통해, MoS2를 채널물질로 한 제3실시예의 센서와 마찬가지로, 벤딩 테스트 전/후로 transfer curve와 output characteristic 그래프를 비교해보면, 벤딩 테스트 후 문턱 전압이 왼쪽으로 이동하고 off current가 증가하는 경향을 확인할 수 있다. 이는 유전층이 손상되어 보여지는 결과일 수 있다.
도 15는 본 발명의 제5실시예에 따른 센서의 특성을 나타낸 사진과 그래프이다.

벤딩 테스트 전/후로 transfer curve와 output characteristic 그래프를 비교해보면, 채널에 Al2O3가 passivation이 되지 않은 소자와는 달리 off current나 문턱 전압의 변화가 거의 없어, 전기적 특성이 차이가 있지 않은 것을 확인할 수 있다.
도 16은 본 발명의 제6실시예에 따른 센서의 특성을 나타낸 사진과 그래프이다.

채널 물질을 WSe2로 사용하고 채널을 Al2O3로 passivation 시킨 소자의 경우, 이전 WSe2 소자들과는 달리 N-type이 dominant한 ambipolar의 특성을 갖는 것을 확인할 수 있다. 여기서, passivation이 되지 않은 WSe2 소자의 경우 P-type인 것을 확인할 수 있다. 또한, Bending test 전/후로 transfer curve와 output characteristic 그래프를 비교해보면, 전기적 특성이 차이가 있지 않은 것을 확인할 수 있다.
도 17은 본 발명의 제1실시예 내지 제6실시예에 따른 센서의 문턱 전압을 나타낸 그래프이다.
여기서, 도 17a는 채널물질을 MoS2로 하고, 목적 기판을 각각 다르게 했을 때, Passivation을 했을 때, 조건마다 발생하는 센서의 문턱전압의 범위를 박스 다이어그램으로 표시한 것이다. 도 17b는 채널물질을 WSe2로 하고, 목적 기판을 각각 다르게 했을 때, passivation을 했을 때, 조건마다 발생하는 센서의 문턱전압의 범위를 박스 다이어그램으로 표시한 것이다.
도 17을 참조하면, 제1실시예 내지 제6실시예에 따른 센서의 문턱 전압을 확인할 수 있으며, 박스 다이어그램(Box diagram)을 이용하여 최솟값, 최댓값, 평균값을 확인할 수 있다.
제1실시예 및 제2실시예 와는 달리 제3실시예 내지 제6실시예의 경우 문턱 전압이 0V 근처에 분포하고 있습니다.
도 18은 본 발명의 제1실시예 내지 제6실시예에 따른 센서의 on/off ratio와 이동도를 나타낸 그래프이다.
여기서, 도 18a는 채널물질을 MoS2로 하고, 목적 기판을 각각 다르게 했을 때, Passivation을 했을 때, 조건마다 발생하는 센서의 on/off ratio를 박스 다이어그램으로, 전계 전하 이동도를 기호로 표시한 것이다. 도 18b는 채널물질을 WSe2로 하고, 목적 기판을 각각 다르게 했을 때, passivation을 했을 때, 조건마다 발생하는 센서의 on/off ratio를 박스 다이어그램으로, 전계 전하 이동도를 기호로 표시한 것이다.
도 18을 참조하면, 제1실시예 내지 제6실시예에 따른 센서 별로 on/off ratio와 이동도를 확인할 수 있다.
측정된 결과들의 평균값으로 나타냈으며, 바 형태의 그래프는 on/off ratio를 동그라미 그래프는 이동도를 나타낸다.
여기서, 채널 영역이 passivation된 제5실시예 및 제6실시예와 제1실시예 및 제2실시예를 비교해보면 On/off ratio와 이동도가 비슷하거나 채널이 패시베이션된 제5실시예 및 제6실시예가 우수한 특성을 보이는 것을 확인 할 수 있다.
도 19는 본 발명의 제1실시예에 따른 센서의 시뮬레이션 결과를 나타낸 그래프이다.
여기서 도 19a는 Si/SiO2를 목적 기판으로 했을 때, 실제 측정 결과를 시뮬레이션 결과와 비교한 transfer curve 그래프이다. 도 19b는 시뮬레이션에서 사용한 조건에 대한 모식도이다. 도 19c는 채널과 유전체(SiO2)에 가해지는 전계와 전자의 밀도를 나타내는 그래프이다.
도 19을 참조하면, 제1실시예 및 제2실시예와 달리 제3실시예 내지 제6실시예의 경우 문턱 전압이 0V 근처인 것을 확인하기 위해 시뮬레이션을 진행하였다.
제3실시예 내지 제6실시예의 경우 측정값과 시뮬레이션 값(문턱 전압, on/off ratio)이 비슷한 것을 확인 할 수 있으며, 게이트 전압이 -5V 일 때, 채널의 전자 농도(왼쪽 그래프의 inset)가 이미 디플리션되어 있는 것을 확인할 수 있다.
또한, 제3실시예 내지 제6실시예에서 각 영역에 걸리는 전기장을 시뮬레이션으로 확인해보면 유전층에 걸리는 전기장은 1.3Mev정도 됨을 확인할 수 있다.
도 20은 본 발명의 제5실시예에 따른 센서의 시뮬레이션 결과를 나타낸 그래프이다.
여기서 도 20a는 PET/ITO/Al2O3를 목적 기판으로 했을 때, 실제 측정 결과를 시뮬레이션 결과와 비교한 transfer curve 그래프이다. 도 20b는 시뮬레이션에서 사용한 조건에 대한 모식도이다. 도 20c는 채널과 유전체(Al2O3)에 가해지는 전계와 전자의 밀도를 나타내는 그래프이다.
도 20을 참조하면, 제1실시예 및 제2실시예에서도 시뮬레이션을 비교해 보면,
제3실시예 내지 제6실시예와는 달리 게이트 전압이 -5V(PET의 게이트 전압과 같은 voltage)에서 디플리션이 되어있지 않으며 gate oxide에 걸리는 전기장은 0.22MeV로 Al2O3에 걸리는 전기장보다 6배 정도 작은 것을 확인 할 수 있다.
이는 Al2O3에 걸리는 전계가 6배 정도 더 크기 때문에 더 빨리 디플리션되면서, PET 기판위의 소자의 문턱 전압이 0V 근처인 것을 시뮬레이션을 통해 확인할 수 있다.
한편, 각 실시예의 유전층에 걸리는 전계를 다음의 수학식1과 같이 계산해 보면, Al2O3의 캐패시턴스 값이 6배 정도 더 크게 계산되어 수식적으로 Al2O3에 걸리는 전계가 6배 더 큰 것을 확인할 수 있다.
