Abstract
본 발명은 금속 산화물이 매트릭스 고분자에 원자 단위로 분산되어 있으면서 서로 화학적으로 결합되어 있는 유무기 절연막에 관한 것으로, 상기 절연막은 높은 절연상수와 낮은 누설전류, 얇은 두께 및 우수한 절연 특성을 가지며, 트랜지스터에 게이트 절연막으로 적용하여 유연 전자 소자 및 회로의 성능을 극대화할 수 있다.
Description
본 발명은 트랜지스터의 게이트 절연막 등에 사용되는 유무기 절연막과 그 제조방법에 관한 것이다.
트랜지스터의 성능을 결정하는 요소는 전하가 이동하는 채널과, 게이트와 채널을 전기적으로 차단하는 게이트 절연막이다. 트랜지스터의 최종적인 성능인 포화전류는 게이트 절연막의 커패시턴스, 채널의 전하이동도, 채널의 폭, 및 게이트 전압과 문턱전압의 차이에 비례하고, 채널의 길이에 반비례한다. 이때 게이트 절연막의 커패시턴스는 유전상수에 비례하고 두께에 반비례하며, 채널의 전하이동도는 게이트 절연막의 상태에 영향을 받고, 문턱전압은 게이트 절연막의 두께가 얇을수록 줄어든다. 즉 게이트 절연막의 유전상수와 두께를 줄이는 것이 소자의 성능 향상에 핵심이다.
유연 소자에서 사용되는 일반적인 폴리머 게이트 절연막의 경우 유연하지만, 낮은 절연상수를 갖기 때문에 게이트 절연막의 두께를 줄여 높은 커패시터를 달성하기 어렵다. 무기물 기반의 절연막은 높은 절연상수와 낮은 누설 전류 특성을 가지고 있으나 유연하지 않아 유연 트랜지스터에 적용하기 어렵다. 이를 해결하기 위하여 유-무기 하이브리드 박막의 절연특성을 트랜지스터에 적용하는 방안이 제시되었다.
유-무기 하이브리드 박막은 공정방법이 크게 용액 공정과 기상 공정으로 나눠지게 된다. 용액 공정의 경우 유-무기 하이브리드 박막을 대면적으로 만들기 쉽다는 장점이 있으나, 박막의 전기적인 특성을 극대화하기 어렵다. 용매를 제거하기 위한 어닐링(annealing) 공정에서 고분자 유기물의 분해 및 용매에 의한 오염이 발생하여 게이트 절연막의 누설전류를 크게 만들 수 있다. 또한 용액 공정의 경우 두께를 얇고 균일하게 만들기 어렵다는 문제점이 있어 게이트 절연막의 커패시턴스를 늘리기 힘들어 유연 전자 소자의 성능을 높이지 못한다는 단점이 있다.
그래서 문제점을 해결하고자 분자층 증착법(Molecular layer deposition (MLD))을 이용한 유기/무기 혼합박막 기술이 개발 되었다. 용매 없이 결함 없는(defect-free) 수 내지 수십 nm의 박막을 만들 수 있으나, 박막의 누설전류나 절연상수 등이 자기제한반응(self-limited reaction)이라는 공정의 한계로 인하여, 제어하는데 한계가 있다. 또한 누설전류가 매우 커서 게이트 절연막으로 사용하는데 한계가 있다. 이런 절연특성이 제대로 나오지 않는 문제를 해결하기 위하여 MLD-ALD(atomic layer deposition) 방식을 이용하여 유-무기박막/무기물박막의 초격자구조(superlattice structure)가 제안되었다. 초격자구조를 도입한 게이트 절연막의 경우 우수한 절연 특성을 가지고 있으나, 무기물 층이 수 nm가 반복적으로 적층되어 있기 때문에 유연성 측면에서 유연전자소자에 적용하는데 한계가 있다.
본 발명은 상기와 같은 종래기술의 문제점을 해결하기 위하여 안출된 것으로서, 낮은 등가산화물 두께(equivalent oxide thickness (EOT))를 가지면서도 유연성과 전기적 절연 특성이 우수하게 유지되는 절연막 및 그러한 절연막을 포함하는 트랜지스터의 제공을 목적으로 한다.
또한 본 발명은 높은 유전 상수를 가지면서도 적정한 누설전류값을 가지는 유무기 절연막 및 그러한 절연막을 포함하는 트랜지스터의 제공을 목적으로 한다.
또한 본 발명은 결함이 없고 표면이 균일한 유무기 절연막 및 그러한 절연막을 포함하는 트랜지스터의 제공을 목적으로 한다.
또한 본 발명은 금속 산화물이 균일하게 분산된 유무기 절연막 및 그러한 절연막을 포함하는 트랜지스터의 제공을 목적으로 한다.
또한 본 발명은 상기 절연막을 단순한 공정으로 제조하는 방법의 제공을 목적으로 한다.
본 발명의 유무기 절연막은 금속 산화물 및 고분자를 포함하되, 상기 금속 산화물이 매트릭스인 상기 고분자에 원자 단위로 분산되어 있고, 상기 금속 산화물이 상기 고분자에 화학적으로 결합되어 있으며, 10 nm 이하의 EOT를 가진다.
또한 본 발명의 일 양태에서, 유무기 절연막의 금속 산화물의 금속 원자가 산소를 매개로 고분자와 결합될 수 있다.
또한 본 발명의 일 양태에서, 유무기 절연막은 1kHz에서 6 이상의 유전 상수를 가질 수 있다.
또한 본 발명의 일 양태에서, 유무기 절연막은 2.5% 초과의 구부러짐 스트레스에서 누설 전류 값이 유지될 수 있다.
또한 본 발명의 일 양태에서, 유무기 절연막은 0.5 nm 이하의 Rq를 가질 수 있다.
또한 본 발명의 일 양태에서, 유무기 절연막은 20 nm 이하의 두께에서 300 nF/cm

이하 본 발명을 상세히 설명한다. 다음에 소개되는 실시예 및 도면들은 당업자에게 본 발명의 사상이 충분히 전달될 수 있도록 하기 위해 예로서 제공되는 것이다. 따라서, 본 발명은 이하 제시되는 실시예 및 도면들에 한정되지 않고 다른 형태로 구체화될 수도 있다. 이때, 사용되는 기술 용어 및 과학 용어에 있어서 다른 정의가 없다면, 이 발명이 속하는 기술 분야에서 통상의 지식을 가진 자가 통상적으로 이해하고 있는 의미를 가지며, 하기의 설명 및 첨부 도면에서 본 발명의 요지를 불필요하게 흐릴 수 있는 공지 기능 및 구성에 대한 설명은 생략한다.
본 발명에 있어, 유무기 절연막의 제조방법은,
단량체, 개시제, 및 유기금속 전구체를 기상 혼합시키는 단계; 및
상기 유기금속 전구체로부터 금속산화물이 형성되되, 상기 단량체가 중합되면서 형성되는 고분자에 상기 금속산화물이 화학적으로 결합되면서 원자 단위로 분산되어, 막을 형성하는 단계;를 포함한다.
또한 본 발명에 있어, 유무기 절연막은,
금속 산화물 및 고분자를 포함하되,
상기 금속 산화물이 매트릭스인 상기 고분자에 원자 단위로 분산되어 있고,
상기 금속 산화물이 상기 고분자에 화학적으로 결합되어 있다.
본 발명에서 사용되는 단량체(monomer)는 절연막의 매트릭스인 고분자 막 형성을 위해 사용될 수 있는 단위체를 의미한다. 본 발명의 일 양태에서 단량체는 휘발성을 가지며, 개시제에 의해 활성화될 수 있는 물질로, 감압 및/또는 승온 상태에서 기화될 수 있는 물질일 수 있다. 본 발명의 일 양태에서, 단량체는 하나 이상의 비닐기 및 수산기를 가지며, 치환기를 더 포함할 수 있다. 이때 치환기는 알킬기, 에티닐기, 알릴기, 부틸기 및 페닐기 중 어느 하나 또는 둘 이상일 수 있고, 알킬기는 메틸기, 에틸기, 프로필기 등일 수 있다.
본 발명에서 사용되는 개시제(initiator)는 단량체들이 고분자를 형성할 수 있도록 반응의 시작을 위한 활성화를 유도하는 물질이다. 개시제는 단량체가 열분해되는 온도보다 낮은 온도에서 열분해되어 유리 라디칼(free radical)을 형성할 수 있는 물질이 바람직하다. 개시제로서는 반응기에서 열의 공급에 의해 분해되어 유리 라디칼을 형성하는 물질로서 단량체를 활성화시킬 수 있는 물질이면 특별히 한정되지 않는다. 본 발명의 일 양태에서 개시제는 열 개시제(thermal initiator) 및/또는 UV 등에 의해 분해되는 광 개시제일 수 있다.
본 발명의 일 양태에서, 열 개시제로부터 유리 라디칼을 형성하기 위한 열 제공은 텅스텐 등의 재질로 구성된 필라멘트를 통해 이루어질 수 있으며, 가열 온도는 사용되는 개시제의 분해 온도에 의해 결정되어 조절되고, 일 예로 200 내지 300 ℃일 수 있다.
본 발명의 일 양태에서, 막 형성 단계에서는 개시제로부터 유리 라디칼이 형성되고, 유리 라디칼이 단량체를 활성화시킴으로써 상기 단량체가 연쇄적으로 중합되어 고분자 막으로 형성될 수 있다.
본 발명의 일 양태에서, 기상의 개시제(initiator)가 유리 라디칼로 분해되어 단량체의 중합을 일으키며, 기상 공정이기 때문에 막 형성시에 막의 구성 성분들의 혼합 문제 없이 균일하게 섞인 고분자 막이 형성된다. 이때, 반응 챔버 내부로 주입하는 기상의 단량체 및 유기금속 전구체의 유량에 따라 막 내부의 유기 성분과 무기 성분의 비율이 용이하게 조절된다. 기상에서 단량체와 라디칼(radical)이 표면에 흡착하여 중합이 일어나는 표면 성장(surface growing)이 구현되어, 컨포멀 코팅(conformal coating)으로 매우 얇은 균일한 막이 형성된다. 또한 두가지 이상의 단량체를 도입하는 경우, 단량체와 개시제의 도입 유량을 조절하면 다양한 조성을 갖는 공중합체를 만들 수 있다. 단량체 뿐 아니라 도입되는 유기금속 화합물의 종류와 유량를 용이하게 변화시킬 수 있어, 막 내의 금속 산화물의 종류와 비율 조절이 용이하다.
본 발명의 일 양태에서, 상기 단량체는 중합되어 고분자 막을 형성하게 되며, 비닐기 및 수산기를 포함할 수 있으며, 아크릴레이트계 및/또는 메타크릴레이트계일 수 있고, 수소원자의 적어도 일부가 수산기로 치환된 알킬기를 포함하는 형태일 수 있다. 본 발명의 일 양태에서, 단량체로 2-hydroxyethyl acrylate (HEA), 2-hydroxyethyl methacrylate (HEMA), hydroxypropyl acrylate (HPA), hydroxypropyl methacrylate (HPMA), pentaerythritol triacrylate (PETA) 등이 하나 또는 둘 이상 사용될 수 있다. 또한 추가의 단량체를 하나 또는 둘 이상 더 포함할 수 있으며, 그 예로 perfluorodecylacrylate, 1H,1H,2H,2H-perfluoroctylmethacrylatepoly (FMA), iso-butyl acrylate (IBA), ethylene glycol dimethacrylate(EGDMA), 1,3,5-trivinyl-1,3,5-trimethyl cyclotrisiloxane (V3D3), perfluorodecyl acrylate (PFDA) 등을 들 수 있다.
본 발명의 일 양태에서, 유기금속 전구체는 분해 및 산화되어 금속 산화물 형태로 상기 고분자 막에 분산되며, 유기금속 전구체를 이루는 금속은, Al, Hf, Zr, Ti 중 어느 하나 또는 둘 이상을 포함할 수 있다. 또한 유기금속 전구체를 이루는 유기 성분은 금속과 결합한 탄화수소기, 알킬기와 같은 탄화수소기로 치환된 아민기일 수 있으며, 그러한 유기금속 전구체의 예로, trimethyl aluminium (TMA), tetrakis(dimethylamido)hafnium (TDMAHf), tetrakis(dimethylamido)zirconium (TDMAZr), tetrakis(dimethylamido)titanium (TDMATi)가 있으며, 하나 또는 둘 이상이 도입될 수 있다.
그에 따라, 본 발명의 일 양태에서, 상기 절연막은 상기 단량체가 중합된 고분자를 포함하며, 상기 고분자는 수산기를 포함하고, 그러한 고분자로 pHEA, pHEMA, pHPA, pHPMA, 및 pPETA 중 어느 하나 또는 둘 이상을 포함할 수 있다. 또한 상기 절연막은 추가로 poly(cyclosiloxane), poly(perfluorodecylacrylate), pFMA, pIBA, pEGDMA, pV3D3, 및 pPFDA 중 어느 하나 또는 둘 이상을 더 포함할 수 있다. 또한 본 발명의 일 양태에서 상기 절연막은 상기 유기금속 전구체에서 유래하는 금속 산화물을 포함하며, 그러한 금속 산화물로서 알루미늄 산화물, 하프늄 산화물, 지르코늄 산화물, 티타늄 산화물 중 어느 하나 또는 둘 이상을 포함할 수 있다.
본 발명의 일 양태에서, 상기 금속 산화물의 금속 원자가 산소를 매개로 고분자와 결합되어, 고분자에 균일하게 분산되어 있게 된다.
본 발명의 일 양태에서, 상기 개시제로는 과산화물(peroxide)이 사용될 수 있고, 그 예로 화학식 1 내지 5중에서 선택되는 과산화물(peroxide)이 사용될 수 있으며, 바람직하게는 화학식 4의 tert-부틸퍼옥사이드(tert-butyl peroxide (TBPO))가 사용될 수 있다. 이때 TBPO는 110 ℃정도의 끓는점을 갖는 휘발성 물질로서, 약 150 ℃ 전후에서 분해된다.

상기 개시제로 TBPO와 같이 열에 의해 분해되어 라디칼을 형성하는 물질 외에도, UV와 같은 빛에 의해서도 분해되어 라디칼을 형성하는 벤조페논(benzophenone)계, 티옥산톤(thioxantone)계, 벤조인(benzoin)계, 벤조인알킬에테르(benzoin alkylether)계 등의 광개시제를 이용할 수도 있다. 그러한 광개시제로, 아세토페논, 히드록시디메틸아세토페논, 디메틸아미노아세토페논, 디메톡시-2-페닐아세토페논, 3-메틸아세토페논, 2,2-디메톡시-2-페닐아세토페논, 2,2-디에톡시-2-페닐아세토페논, 4-크로놀로세토페논, 4,4-디메톡시아세토페논, 2-히드록시-2-메틸-1-페닐프로판-1-온, 4-히드록시시클로페닐케톤, 1-히드록시시클로헥실페닐케톤, 2-메틸-1-[4-(메틸티오)페닐]-2-모르폴리노-프로판-1-온, 4-(2-히드록시에톡시)페닐-2-(히드록시-2-프로필)케톤, 벤조페논, p-페닐벤조페논, 4,4-디아미노벤조페논, 4,4'-디에틸아미노벤조페논, 디클로로벤조페논, 안트라퀴논, 2-메틸안트라퀴논, 2-에틸안트라퀴논, 2-t-부틸안트라퀴논, 2-아미노안트라퀴논, 2-메틸티옥산톤, 2-에틸티옥산톤, 2-클로로티옥산톤, 2,4-디메틸티옥산톤, 2,4-디에틸티옥산톤, 벤조인, 벤조인메틸에테르, 벤조인에틸에테르, 벤조인이소프로필에테르, 벤조인-n-부틸에테르, 벤조인이소부틸에테르, 벤질디메틸케탈, 디페닐케톤벤질디메틸케탈, 아세토페논디메틸케탈, p-디메틸아미노벤조산에스테르, 2,4,6-트리메틸벤조일디페닐포스핀옥사이드, 플루오렌, 트리페닐아민, 및 카바졸 중 어느 하나 또는 둘 이상을 포함할 수 있다.
본 발명의 일 양태에서, 기판은 반도체 물질이나 게이트 전극 물질을 포함할 수 있다. 이때, 상기 반도체 물질은 유기 반도체 물질 및/또는 무기 반도체 물질을 포함할 수 있으며, 예를 들어 펜타센(pentacene), N,N′-ditridecylperylene-3,4,9,10-tetracarboxylic diimide (PTCDI-C13), [1]benzothieno[3,2-b][1]benzothiophene (BTBT), 2,7-dioctyl[1]benzothieno[3,2-b][1]benzothiophene (C8-BTBT), dinaphtho[2,3-b:2',3'-f]thieno[3,2-b]thiophene (DNTT), polythiophene, polyacetylene, α-hexathienylene, fullerene(C
60), Si, Ge, GaAs, MoS
2 중 어느 하나 이상을 포함할 수 있고, 상기 게이트 전극 물질은 Al, Au, Ti, Pd 중 어느 하나 이상을 포함할 수 있다. 또한 본 발명의 일 양태에서, 기판은 이용목적에 따라서, 유리, 금속, 금속산화물, 목재, 종이, 섬유, 플라스틱, 고무, 피혁, 실리콘 웨이퍼 등이 적용될 수 있다. 이때, 상기 플라스틱으로는 폴리에틸렌(polyethylene, PE), 폴리프로필렌(polypropylene, PP), 폴리스티렌(polystyrene, PS), 폴리에틸렌 테레프탈레이트(polyethylene terephthalate, PET), 폴리아미드(polyamides, PA), 폴리에스터(polyester, PES), 폴리염화비닐(polyvinyl chloride, PVC), 폴리우레탄(polyurethanes, PU), 폴리카보네이트(polycarbonate, PC), 폴리염화비닐리덴(polyvinylidene chloride, PVDC), 폴리테트라플루오르에틸렌(polytetrafluoroethylene, PTFE), 폴리에테르에테르케톤(polyetheretherketone, PEEK), 폴리에테르이미드(polyetherimide, PEI) 등이 사용될 수 있다.
본 발명에서, 단량체, 유기금속 전구체, 및 개시제의 도입속도, 반응기 압력 및 온도, 기판 온도 등이 절연막 형성의 변수로 작용한다. 유기금속 전구체나 단량체의 도입량이 증가할수록 절연막 내부에서 해당 전구체나 단량체에서 기인한 금속산화물이나 고분자의 비율 역시 증가하지만, 절연막 내부에서의 실제 비율은 도입량의 비와 절대적으로 동일하지는 않다. 이는 유기금속 전구체나 단량체의 증기압에 따라 기판상에서 반응하는 양 또한 달라져서 증기압이 낮은 전구체나 단량체일수록 절연막 내에서의 목표하는 비율에 비해 도입 유량의 비율을 높여야 하기 때문이다.
또한 절연막이 공중합체를 포함하는 경우, 단량체들의 증기압이 공중합체 조성을 결정하는 중요한 역할을 한다. 예를 들면, 공중합시 증기압이 상이한 두 단량체가 반응기에 동일하게 도입되면, 낮은 증기압을 가진 단량체가 더 많이 기판 위에 증착되어, 막 내부에서의 비율이 더 많아진다.
본 발명의 일 양태에서, 유무기 절연막의 제조는 가열된 반응기에서 수행될 수 있다. 또한 본 발명의 일 양태에서, 단량체, 유기금속 중합체, 및 개시제 중 어느 하나 이상은 가열된 상태로 반응기 내로 도입될 수 있다. 본 발명의 일 양태에서, 상기 반응기는 기상의 반응물질들을 가열하는 필라멘트를 포함할 수 있고, 또한 절연막이 형성되는 기판이 가열될 수 있다.
본 발명의 일 양태에서, 상기 필라멘트는 100 내지 250 ℃, 바람직하게는 130 내지 200 ℃로 가열될 수 있다.
본 발명의 일 양태에서, 상기 기판은 20 내지 80℃, 바람직하게는 30 내지 70 ℃, 더 바람직하게는 40 내지 60 ℃로 유지될 수 있다.
그리고, 반응시간은 절연막의 두께와 관련이 있으므로, 단량체, 유기금속 전구체, 및 개시제를 도입하는 시간을 늘려 절연막 두께를 증가시킬 수 있으며, 보통 두께가 증가하면 절연특성 또한 우수하다. 그러나 저전압 구동을 위해서 얇은 두께를 가진 절연특성이 우수한 박막이 바람직하다.
본 발명의 일 양태에서, 반응은 50 내지 1000 mTorr에서 수행될 수 있고, 바람직하게는 70 내지 300 mTorr에서 수행될 수 있으며, 더 바람직하게는 100 내지 200 mTorr에서 수행될 수 있다.
본 발명의 일 양태에서, 반응시간 및 반응물(단량체, 유기금속 전구체, 개시제)의 유량을 조절하여 절연막의 목적하는 두께로 형성할 수 있다. 절연막의 두께는 반응물의 증기압과도 관련있는 특성으로, 반응물에 따라 반응시간을 조절하여 목표하는 두께를 구현하게 된다. 본 발명의 일 양태에서, 반응시간은 10 내지 60분일 수 있다.
본 발명의 일 양태에서, 위에 유무기 절연막을 형성한 후, 유기 채널물질을 증착하고, 소스/드레인(source/drain)을 형성하여 트랜지스터를 구성할 수 있다.
본 발명에서 사용되는 유기박막트랜지스터는 채널층으로 무기질(실리콘)층 대신 유기 반도체층을 사용한 박막 트랜지스터로, 전체 구조는 실리콘을 기반으로 한 트랜지스터와 큰 차이가 없다. 게이트에 전압을 가하게 되면 절연막 때문에 전류가 흐르지 않고, 반도체에 전기장(전계)이 걸리므로 전계 효과 트랜지스터 역할을 하게 된다. 소자의 동작 원리는 게이트에 가해진 전압에 따라 절연막 부분이 전하가 없는 공핍층(depletionlayer) 또는 전하가 모인 축적층(accumulation layer)이 되어 소스와 드레인 전극 사이에 흐르는 전류의 양이 제어된다. 이 전류량의 비를 점멸 비라고 하며, 컴퓨터 모니터와 같은 디스플레이에서 중요한 역할을 한다.
본 발명에 있어, 유무기 절연막은 매우 낮은 EOT 값을 가지며, 10 nm 이하, 바람직하게는 7 nm 이하, 더 바람직하게는 5 nm 이하의 EOT를 가진다.
본 발명에 따른 유무기 절연막은 균일하면서도 얇은 막으로 형성될 수 있으며, 20 nm 이하, 바람직하게는 10 nm 이하의 두께로 형성될 수 있다. 이때 본 발명의 상기 유무기 절연막은 1 kHz에서 6 이상, 바람직하게는 7 이상의 유전 상수(
k)를 가질 수 있다. 상술한 바와 같이 본 발명의 일 양태에 따른 유무기 절연막은 원자 레벨의 균일도로 분산된 금속 산화물을 포함하면서, 결함 없이 균일하게 형성됨으로써, 얇은 두께로 형성되더라도 양호한 누설전류값을 가질 수 있다. 또한 본 발명의 일 양태에서, 유무기 절연막은 20 nm 이하의 두께에서 300 nF/cm

2 이하의 누설전류(2 MV/cm) 값을 가질 수 있다. 본 발명의 일 양태에서 유무기 절연막은 0.5 nm 이하, 바람직하게는 0.4 nm 이하의 자승평균평방근 거칠기(root-mean-square roughness, Rq)를 가질 수 있다.
본 발명의 일 양태에서 상기 유무기 절연막은 매우 유연하며, 2.5% 이상의 구부러짐 스트레스에서도 누설전류값이 유지될 수 있다. 이때 누설전류값이 유지된다는 것은 구부러짐 스트레스가 없는 경우에 비해 누설전류값의 증가가 10% 이내인 것을 의미한다. 이는 일반적인 무기 절연막에 비해 현저히 우수한 유연성이다.
유무기 절연막의 제조
HEMA (99%, Aldrich), TMA (99.99%, UP Chemical), TBPO (99%, Aldrich)를 기화시켜 반응기(Daeki Hi-Tech Co. Ltd., ISAC Research) 내로 유입시켜 반응시킴으로써 유무기 절연막을 제조하였다.
HEMA, TMA, TBPO는 각각 70, 50, 30 ℃로 가열되어, 안정한 유량으로 도입되었다. HEMA와 TBPO의 유량은 60 mTorr/min으로, TMA의 유량은 20 내지 120 mTorr/min 범위에서 선택하여 반응기로 도입하였다. 반응기 압력과 기판 온도는 90 mTorr, 40 ℃로 유지되었다. 반응기의 필라멘트 온도는 140 ℃로 유지되어 중합을 개시시켰다. 반응 시간을 조절하여 중합에 의해 형성되는 막 두께를 조절하였다. 막이 형성되는 메커니즘이 도 1에 나타나 있다.
FTIR 및 XPS를 이용한 유무기 절연막의 성분 확인
제조된 유무기 절연막의 조성을 고각환형 암시야-주사투과전자현미경(cross-sectional high-angle annular dark-field scanning transmission electron microscopy (HAADF-STEM)) 이미지에 대한 에너지분산형 분광분석(energy dispersive spectrometer (EDS)) 매핑, FT-IR 스펙트로미터(ALPHA FT-IR Spectrometer, BRUKER), 및 XPS로 확인하였다(각각 도 2, 도 3, 및 도 4a 내지 4d).
도 2는 TiN 전극위에 유무기 절연막을 14.1 nm 두께로 형성한 TEM 단면을 EDS 매핑함으로써 Al이 고분자 매트릭스중에 고르게 분포되어 있음을 확인할 수 있다. 이는 HEMA와 TMA가 챔버에서 균일하게 반응하여 얇고 고른 박막을 형성했음을 뒷받침한다.
TMA의 유량이 각각 20, 40, 60, 10, 120 mTorr/min로 도입되어 제조되어, 두께가 15 내지 40 nm이고, Al 함량이 각각 7.5(H6T2), 12.9(H6T4), 16.0(H6T6), 20.6(H6T9), 및 25.3(H6T12) at%인 유무기 절연막이 형성되었다.
FTIR 분석에 따르면 C-O-Al 네트웍 내부의 C-O 공유결합을 보이고 있으며, Al 전구체의 유량 증가에 따라 Al-O-H 및 Al-O-Al 결합이 증가함이 확인된다. 또한 이는 XPS 분석에서도 확인이 가능하다. 이 결과로부터, pHEMA와 알루미늄 산화물이 공유결합에 의해 결합된 유무기 막이 형성됨이 확인된다. 또한 유기금속 전구체의 유량을 조절함으로써 금속 산화물의 비율 조절이 가능함도 확인된다.
유무기 절연막의 표면 특성 분석
절연막의 표면 특성을 원자간력 현미경(atomic force microscope (AFM)) 분석을 통해 확인하였다.
도 5는 유무기 게이트 절연막의 표면의 거칠기를 나타낸 것이다. 두께가 20 내지 30 nm로 형성된 유무기 게이트 절연막에서, 5Х5 ㎛ 범위의 AFM 측정 결과에 따르면, 매트릭스가 되는 pHEMA만 형성된 막의 Rq는 0.43 nm로 측정되었고, TMA가 함께 도입되어 형성된 유무기 절연막은 Rq가 0.4 nm 이하로 측정되어, 매우 균일하고 평탄한 표면을 가짐을 확인하였다. 이는 절연막으로서 트랜지스터에 적용되는데 적합한 수준이다.
유무기 절연막을 이용한 MIM 소자의 전기적 절연특성
합성한 공중합체들이 절연막으로 사용하는 것이 가능하려면 얇은 두께에서도 우수한 절연특성을 가지고 있어야 한다 Al이 18 at%이고 두께를 변화시켜 제조한 유무기 절연막을 포함하는 MIM(metal-insulator-metal) 소자를 제작하여 전기적 절연특성을 확인하였다.
도 6은 유무기 절연막의 전기적 특성을 나타낸 것이다. 본 발명의 일 양태에 따른 유무기 절연막은 물리적인 두께 19.8 nm에서 250 nF/cm2의 커패시턴스 값을 가지고, 이 때 유전 상수는 주파수 1kHz에서 6.72, EOT는 약 10.8 nm를 가진다(도 6(A)). 누설전류는 2 MV/cm에서 약 8Х10
-8 A/cm
2(도 6(B))으로 우수한 특성을 가지고 있다. 두께를 7.7 nm로 형성한 절연막의 커패시턴스 값은 695 nF/cm
2의 값을 가지며, 이때 계산된 유전 상수는 주파수 1kHz에서 6.11을 가지고, 이 때 EOT는 4.90 nm의 값을 가진다(도 6(C)). 두께의 감소로 인해 양자역학적인 터널링의 결과 누설전류가 증가(2 MV/cm에서 4Х10
-7 A/cm
2)하였으나(도 6(D)), 용납 가능한 범위의 누설전류의 수준에서, 일반적인 고분자 절연막이 달성 할 수 없는 높은 유전 상수와 낮은 EOT를 구현하였다.
유무기 절연막의 기계적 유연성
기계적 유연성 측정을 위해 100 um 두께의 폴리에틸렌나프탈레이트(PEN) 기판 위에 Al 18 at%, 두께 20 nm의 유무기 절연막을 형성하고, 비교를 위해 동일한 기판 위에 ALD 공정에 의해 90 ℃ 이하의 온도에서 Al
2O
3 막을 형성하였다.
도 7에 유무기 게이트절연막을 적용한 유연 MIM capacitor의 성능을 나타내었다. Al
2O
3 막은 비록 유무기 절연박에 비해 낮은 누설전류값을 보였으나, 1.0%를 넘어서는 스트레인에서 파단으로 인해 누설전류가 급격히 증가하였다. 반면 본원발명의 일 양태에 따른 유무기 절연막은 2.5% 이상의 구부러짐 스트레스를 인가한 경우에도 소자의 열화 없이 누설 전류 값이 유지됨을 알 수 있다.
또한 1.3% 이상의 스트레인에서도 트랜지스터의 성능 열화가 없음도 확인할 수 있다(도 8). 도 8은 유-무기 게이트 절연막을 적용한 유연 OTFT(Organic Thin Film Transistor)의 성능을 나타낸 것이다. 그래프(a)는 Gate voltage를 0 에서 -4 V까지 forward, reverse sweep 하였을 때 나타내는 Drain current이다. 그래프(b)는 유-무기 게이트절연막을 통하여 게이트로 누설되는 전류(gate leakage current)를 의미한다. 그래프(c)는 식

T는 소자에 인가되는 게이트 전압과 문턱전압이다. 유-무기 게이트절연막을 적용한 유연 OTFT는 Strain이 1.3 %까지 인가되면서 성능의 열화 없이 동일한 성능을 나타내고 있다. 이는 유연 전자소자의 게이트절연막으로서 매우 우수한 특징으로 평가할 수 있다.
유무기 절연막을 이용한 n-형 및 p-형 반도체 트랜지스터의 전기적 특성
실제로 유무기 절연막을 OTFT(Organic Thin Film Transistor)에 적용하여 성능을 평가하였다(도 9).
Al/절연체막/Pentacene 순서로 적층되고 source/drain으로 WO3/Al을 사용한 p형 OTFT를 제조하였다. 도 9(a)는 이에 대한 transfer 특성이며, 도 9(b)는 output 특성이다. Hysteresis없이 이상적인 트랜지스터 동작을 하면서, 낮은 게이트 누설 전류를 유지하고 4 V 이내의 낮은 동작 특성을 보이고 있다.
Al/절연체막/PTCDI-C13 순서로 적층되고 source/drain으로 Au가 사용된 n형 OTFT를 제조하였다. 도면 9(c)는 이에 대한 transfer 특성이며, 도 9(d)는 output 특성이다. P형과 마찬가지로 Hysteresis없이 이상적인 트랜지스터 동작을 하면서, 낮은 게이트 누설 전류를 유지하고 4 V 이내의 낮은 동작 특성을 보이고 있다.
제조된 유무기 절연막이 p형, n형 OTFT에 게이트 절연막으로 적용되어 모두 우수한 성능을 보이고 있다.
본 발명에서 제안한 유무기 게이트 절연막은 높은 절연상수와 낮은 누설전류, 얇은 두께 및 우수한 절연 특성을 가진다. 이를 트랜지스터에 게이트 절연막으로 적용하여 유연 전자 소자 및 회로의 성능을 극대화할 수 있다.
Claims (21)
- 금속 산화물 및 고분자를 포함하되,상기 금속 산화물이 매트릭스인 상기 고분자에 원자 단위로 분산되어 있고,상기 금속 산화물이 상기 고분자에 화학적으로 결합되어 있으며,10 nm 이하의 EOT를 가지는 유무기 절연막.
- 제1항에 있어서,상기 금속 산화물의 금속 원자가 산소를 매개로 고분자와 결합된 것인, 유무기 절연막
- 제1항에 있어서,1kHz에서 6 이상의 유전 상수를 가지는, 유무기 절연막.
- 제1항에 있어서,2.5% 초과의 구부러짐 스트레스에서 누설 전류 값이 유지되는, 유무기 절연막.
- 제1항에 있어서,상기 절연막은 0.5 nm 이하의 Rq를 가지는, 유무기 절연막.
