실시예에 따른 형광체 조성물은 자외선 또는 청색 파장인 여기 광원에 의하여 여기되어, 제 1 파장 영역의 광을 방출하는 제 1 형광체; 상기 여기 광원에 의하여 여기되어, 제 2 파장 영역의 광을 방출하는 제 2 형광체; 및 상기 여기 광원에 의하여 여기 되어, 제 3 파장 영역의 광을 방출하는 제 3 형광체를 포함할 수 있다.
상기 청색 파장의 여기 광원은 400nm이상의 피크 파장을 여기 파장으로 가질 수 있다. 예를 들어, 상기 청색 파장의 여기 광원은 400nm 내지 470nm의 피크 파장을 여기 파장으로 가질 수 있다.
이때, 상기 제 1 파장 영역, 상기 제 2 파장 영역 및 상기 제 3 파장 영역은 서로 다른 영역인 것일 수 있다. 자세하게, 상기 제 1 파장 영역, 상기 제 2 파장 영역 및 상기 제 3 파장 영역은 서로 다른 영역에서 피크 파장을 가짐에 따라, 서로 다른 색을 발광할 수 있다.
상기 여기 광원에 의하여, 상기 제 1 형광체는 상기 제 1 파장 영역의 청록색(cyan)의 광을 방출하는 것일 수 있다. 즉, 상기 제 1 형광체는 청록색 형광체일 수 있다.
상기 여기 광원에 의하여, 상기 제 2 형광체는 상기 제 2 파장 영역의 녹색(green)의 광을 방출하는 것일 수 있다. 즉, 상기 제 2 형광체는 녹색 형광체일 수 있다.
상기 여기 광원에 의하여, 상기 제 3 형광체는 상기 제 3 파장 영역의 적색(red)의 광을 방출하는 것일 수 있다. 즉, 상기 제 3 형광체는 적색 형광체일 수 있다.
상기 제 1 형광체는 나이트라이드(nitrides)계 청록색 형광체일 수 있다. 상기 제 1 형광체는 활성이온으로 Eu2 +를 포함하고, 상기 Eu2 +이온은 LED에서 발생된 근자외선 또는 청색광을 흡수하며 나이트라이드계 형광체를 모체로 하여 청록색 광을 발생시킬 수 있다. 예를 들어, 상기 제 1 형광체는 옥시나이트라이드계(oxynitrides) 청록색 형광체일 수 있다. 상기 제 1 형광체는 활성이온으로 Eu2 +를 포함하고, 상기 Eu2 +이온은 LED에서 발생된 근자외선 또는 청색광을 흡수하며 옥시나이트라이드계 형광체를 모체로 하여 청록색 광을 발생시킬 수 있다.
상기 제 1 형광체는 실리케이트계(silicates) 청록색 형광체일 수 있다. 상기 제 1 형광체는 활성이온으로 Eu2 +를 포함하고, 상기 Eu2 +이온은 LED에서 발생된 근자외선 또는 청색광을 흡수하며 실리케이트계 형광체를 모체로 하여 청록색 광을 발생시킬 수 있다.

상기 제 1 형광체, 상기 제 2 형광체, 상기 제 3 형광체는 서로 대응되거나 서로 다른 크기의 입경을 가질 수 있다.
예를 들어, 상기 제 1 형광체의 평균 입경(D50)은 15㎛ 내지 20㎛일 수 있다. 예를 들어, 상기 제 1 형광체의 평균 입경(D50)은 약 16㎛ 내지 약 17㎛일 수 있다. 예를 들어, 상기 제 1 형광체의 평균 입경(D50)은 약 16.9㎛일 수 있다. 여기에서, "약"은 수 마이크로미터 전후의 범위를 나타낼 수 있다.

도 3A에서 상기 제 1 형광체의 발광 중심 파장은 490nm 내지 505nm로 청록색 파장 영역의 광을 방출하고, 도 3B에서 상기 제 2 형광체의 발광 중심 파장은 515nm 내지 570nm로 녹색 파장 영역의 광을 방출하고, 도 3C에서 상기 제 3 형광체의 발광 중심 파장은 580nm 내지 670nm로 적색 파장 영역의 광을 방출하며, 제1 형광체 내지 제3 형광체의 조성이 달라짐에 따라 방출되는 광의 파장 영역과 세기(Intensity)도 달라질 수 있다.
이하, 도 4 내지 도 6을 참조하여, 상기 제 1 형광체, 상기 제 2 형광체 및 상기 제 3 형광체를 포함하는 상기 형광체 조성물을 가지는 발광 소자 패키지를 설명한다.
도 4를 참조하면, 실시예에 따른 발광 소자 패키지는(200)는 몸체부(210), 몸체부(210) 상에 형성된 캐비티 및 캐비티 내에 배치되는 발광 소자(100)를 포함할 수 있으며, 몸체부(210)에는 발광 소자(100)와의 전기적 연결을 위한 리드 프레임(221, 222)을 포함할 수 있다.
발광 소자(100)는 캐비티 내에서 캐비티의 바닥면에 배치될 수 있고, 캐비티 내에는 발광 소자(100)를 둘러싸고 몰딩부(230)가 배치될 수 있다.
상기 몰딩부(230)는 상술한 실시예의 형광체 조성물이 포함될 수 있다.
상기 몸체부(210)는 실리콘 재질, 합성수지 재질, 또는 금속 재질을 포함하여 형성될 수 있으며, 상부가 개방되고 측면과 바닥면으로 이루어진 캐비티를 가질 수 있다.
캐비티는 컵 형상, 오목한 용기 형상 등으로 형성될 수 있으며, 캐비티의 측면은 바닥면에 대하여 수직이거나 경사지게 형성될 수 있으며, 그 크기 및 형태가 다양할 수 있다.
상기 캐비티를 위에서 바라본 형상은 원형, 다각형, 타원형 등일 수 있으며, 모서리가 곡선인 형상일 수도 있으나, 이에 한정하지 않는다.
상기 몸체부(210)에는 제 1 리드 프레임(221) 및 제 2 리드 프레임(222)이 포함되어 발광 소자(100)와 전기적으로 연결될 수 있다. 상기 몸체부(210)가 금속 재질 등 도전성 물질로 이루어지는 경우, 도시되지는 않았으나 몸체부(210)의 표면에 절연층이 코팅되어 제1, 2 리드 프레임(221, 222) 간의 전기적 단락을 방지할 수 있다.
상기 제1 리드 프레임(221) 및 상기 제2 리드 프레임(222)은 서로 전기적으로 분리되며, 상기 발광 소자(100)에 전류를 공급할 수 있다. 또한, 상기 제1 리드 프레임(221) 및 상기 제2 리드 프레임(222)은 상기 발광 소자(100)에서 발생된 광을 반사시켜 광 효율을 증가시킬 수 있으며, 발광 소자(100)에서 발생된 열을 외부로 배출시킬 수도 있다.
상기 발광 소자(100)는 캐비티 내에 배치될 수 있으며, 상기 몸체부(210) 상에 배치되거나 상기 제1 리드 프레임(221) 또는 상기 제2 리드 프레임(222) 상에 배치될 수 있다. 상기 캐비티 내에 배치되는 발광 소자(100)는 수직형 발광 소자 외에 수평형 발광 소자 등일 수도 있다.
도 4에 도시된 실시예에서는 발광 소자(100)가 제1 리드 프레임(221) 상에 배치되며, 제2 리드 프레임(222)과는 와이어(250)를 통하여 연결될 수 있으나, 발광 소자(100)는 와이어 본딩 방식 외에 플립칩 본딩 또는 다이 본딩 방식에 의하여서도 리드 프레임과 연결될 수 있다.
도 4를 참조하면, 발광 소자 패키지(200)의 몰딩부(230)는 캐비티 내부를 채울 수 있다. 상기 몰딩부(230)는 상기 몸체부(210) 및 상기 리드 프레임(221, 222) 상의 캐비티 내에 형성될 수 있다. 상기 몰딩부(230)는 발광소자(100)의 상면 및 측면을 전체적으로 감쌀 수 있다. 이에 따라, 상기 몰딩부(230)는 발광 소자(100)를 보호할 수 있다.
또한, 몰딩부(230)는 복수의 형광체(240)를 포함하는 실시예의 형광체 조성물과 수지를 포함하여 형성될 수 있다. 자세하게, 상기 몰딩부(230)는 상기 제 1 형광체(241), 상기 제 2 형광체(242) 및 상기 제 3 형광체(243)를 포함하는 형광체 조성물과 수지를 포함하여 형성될 수 있다.
몰딩부(230)는 수지와 상기 제 1 형광체(241), 상기 제 2 형광체(242) 및 상기 제 3 형광체(243)를 포함할 수 있으며, 발광 소자(100)를 포위하도록 배치되어 발광 소자(100)를 보호할 수 있다. 즉, 상기 몰딩부(230)는 상기 수지 및 상기 제 1 형광체(241), 상기 제 2 형광체(242) 및 상기 제 3 형광체(243)를 포함할 수 있고, 상기 발광 소자(100)를 감싸면서 상기 캐비티에 배치될 수 있다.
몰딩부(230)에서 형광체 조성물과 같이 혼합되어 사용될 수 있는 수지는 실리콘계 수지, 에폭시계 수지, 아크릴계 수지 중 어느 하나 또는 그 혼합물의 형태일 수 있다.
또한, 상기 제 1 형광체(241), 상기 제 2 형광체(242) 및 상기 제 3 형광체(243)는 발광 소자(100)에서 방출된 광에 의하여 여기 되어 파장 변환된 광을 발광할 수 있다.
또한, 도면에 도시되지는 않았으나 몰딩부(230)는 캐비티를 채우고 캐비티의 측면부 높이보다 높게 돔(dome) 형상으로 배치될 수 있으며, 발광 소자 패키지(200)의 광 출사각을 조절하기 위하여 변형된 돔 형상으로 배치될 수도 있다. 몰딩부는 발광 소자(100)를 포위하여 보호하고, 발광 소자(100)로부터 방출되는 빛의 경로를 변경하는 렌즈로 작용할 수도 있다.
도 5를 참조하면, 몰딩부(230)는 복수의 형광체(240)를 포함하는 실시예의 형광체 조성물과 수지를 포함하여 형성될 수 있다. 자세하게, 상기 몰딩부(230)는 상기 제 1 형광체(241), 상기 제 2 형광체(242) 및 상기 제 3 형광체(243)를 포함하는 형광체 조성물과 수지를 포함하여 형성될 수 있다.
이때, 상기 제 3 형광체(243)는 서로 다른 입경을 가지는 상기 나이트라이드계 적색 형광체(243A) 및 상기 실리케이트계 적색 형광체(243B)를 모두 포함할 수 있다. 자세하게, 상기 제 3 형광체(243)는 조성이 서로 다르고, 평균 입경이 서로 다른 두 종류의 적색 형광체를 포함할 수 있다.
도 6을 참조하면, 상기 몰딩부(230)는 복수의 몰딩부(231, 232)를 포함할 수 있다. 상기 몰딩부(230)는 제 1 몰딩부(231) 및 제 2 몰딩부(232)를 포함할 수 있다. 예를 들어, 상기 제 1 몰딩부(231)는 상기 발광 소자(100)를 감싸면서 배치되고, 상기 제 1 몰딩부(231) 상에 상기 제 2 몰딩부(232)가 배치될 수 있다.
상기 제 1 몰딩부(231) 및 상기 제 2 몰딩부(232) 중 어느 하나에 실시예에 따른 형광체 조성물이 배치될 수 있다.
예를 들어, 상기 제 1 형광체(241), 상기 제 2 형광체(242) 및 상기 제 3 형광체(243)는 상기 제 2 몰딩부(232)에 배치될 수 있다.
상기 제 1 몰딩부(231) 및 상기 제 2 몰딩부(232)의 두께의 비율은 2:1 내지 1:3의 범위일 수 있다. 상기 제 2 몰딩부(232)의 두께 비율이 상기 범위보다 작은 경우에는, 전달되는 열을 분산하는 능력이 저하될 수 있으며, 상기 범위보다 큰 경우에는, 발광 소자 패키지의 두께가 증가할 수 있다.
상기 제 1 형광체(241), 상기 제 2 형광체(242) 및 상기 제 3 형광체(243)는 상기 발광 소자(100)로부터 이격하여 배치될 수 있다. 자세하게, 상기 제 1 형광체(241), 상기 제 2 형광체(242) 및 상기 제 3 형광체(243)는 상기 발광 소자(100)로부터 이격하여 캐비티 내에 배치될 수 있다.
상기 제 2 몰딩부(232)는 상기 발광 소자(100)으로부터 0.2㎜ 이상의 이격 거리를 가질 수 있다. 상기 이격 거리가 0.2㎜ 보다 작은 경우에는 형광체 조성물의 열화에 따른 문제가 발생할 수 있다.
도 7은 발광 소자(100)의 일 실시예를 나타낸 도면으로, 발광 소자(100)는 지지기판(170), 발광 구조물(120), 오믹층(140), 제1 전극(180)을 포함할 수 있다.
발광 구조물(120)은 제1 도전형 반도체층(122)과 활성층(124) 및 제2 도전형 반도체층(126)을 포함하여 이루어진다.
제1 도전형 반도체층(122)은 Ⅲ-Ⅴ족, Ⅱ-Ⅵ족 등의 화합물 반도체로 구현될 수 있으며, 제1 도전형 도펀트가 도핑될 수 있다. 제1 도전형 반도체층(122)은 AlxInyGa(1-x-y)N (0≤x≤1, 0≤y≤1, 0≤x+y≤1)의 조성식을 갖는 반도체 물질, AlGaN, GaN, InAlGaN, AlGaAs, GaP, GaAs, GaAsP, AlGaInP 중 어느 하나 이상으로 형성될 수 있다.
제1 도전형 반도체층(122)이 n형 반도체층인 경우, 제1 도전형 도펀트는 Si, Ge, Sn, Se, Te 등과 같은 n형 도펀트를 포함할 수 있다. 제1 도전형 반도체층(122)은 단층 또는 다층으로 형성될 수 있으며, 이에 대해 한정하지는 않는다.
활성층(124)은 제1 도전형 반도체층(122)과 제2 도전형 반도체층(126) 사이에 배치되며, 단일 우물 구조, 다중 우물 구조, 단일 양자 우물 구조, 다중 양자 우물(MQW:Multi Quantum Well) 구조, 양자점 구조 또는 양자선 구조 중 어느 하나를 포함할 수 있다.
활성층(124)은 Ⅲ-Ⅴ족 원소의 화합물 반도체 재료를 이용하여 우물층과 장벽층, 예를 들면 AlGaN/AlGaN, InGaN/GaN, InGaN/InGaN, AlGaN/GaN, InAlGaN/GaN, GaAs(InGaAs)/AlGaAs, GaP(InGaP)/AlGaP 중 어느 하나 이상의 페어 구조로 형성될 수 있으나 이에 한정되지는 않는다. 우물층은 장벽층의 에너지 밴드 갭보다 작은 에너지 밴드 갭을 갖는 물질로 형성될 수 있다.
제2 도전형 반도체층(126)은 반도체 화합물로 형성될 수 있다. 제2 도전형 반도체층(126)은 Ⅲ-Ⅴ족, Ⅱ-Ⅵ족 등의 화합물 반도체로 구현될 수 있으며, 제2 도전형 도펀트가 도핑될 수 있다. 제2 도전형 반도체층(126)은 예컨대, InxAlyGa1 -x- yN (0≤x≤1, 0≤y≤1, 0≤x+y≤1)의 조성식을 갖는 반도체 물질, AlGaN, GaN AlInN, AlGaAs, GaP, GaAs, GaAsP, AlGaInP 중 어느 하나 이상으로 형성될 수 있으며, 예를 들어 제2 도전형 반도체층(126)이 AlxGa(1-x)N으로 이루어질 수 있다.
제2 도전형 반도체층(126)이 p형 반도체층인 경우, 제2 도전형 도펀트는 Mg, Zn, Ca, Sr, Ba 등과 같은 p형 도펀트일 수 있다. 제2 도전형 반도체층(126)은 단층 또는 다층으로 형성될 수 있으며, 이에 대해 한정하지는 않는다.
제1 도전형 반도체층(122)의 표면이 패턴을 이루어 광추출 효율을 향상시킬 수 있다. 또한, 제1 도전형 반도체층(122)의 표면에는 제1 전극(180)이 배치될 수 있으며, 도시되지는 않았으나 제1 전극(180)이 배치되는 제1 도전형 반도체층(122)의 표면은 패턴을 이루지 않을 수 있다. 제1 전극(180)은 알루미늄(Al), 티타늄(Ti), 크롬(Cr), 니켈(Ni), 구리(Cu), 금(Au) 중 적어도 하나를 포함하여 단층 또는 다층 구조로 형성될 수 있다.
발광 구조물(120)의 둘레에는 패시베이션층(190)이 형성될 수 있다. 패시베이션층(190)은 절연물질로 이루어질 수 있으며, 절연물질은 비전도성인 산화물이나 질화물로 이루어질 수 있다. 예를 들어, 패시베이션층(190)은 실리콘 산화물(SiO2)층, 산화 질화물층, 산화 알루미늄층으로 이루어질 수 있다.
발광 구조물(120)의 하부에는 제2 전극이 배치될 수 있으며, 오믹층(140)과 반사층(150)이 제2 전극으로 작용할 수 있다. 제2 도전형 반도체층(126)의 하부에는 GaN이 배치되어 제2 도전형 반도체층(126)으로 전류 내지 정공 공급을 원활히 할 수 있다.
오믹층(140)은 약 200 옹스트롱(Å)의 두께일 수 있다. 오믹층(140)은 ITO(indium tin oxide), IZO(indium zinc oxide), IZTO(indium zinc tin oxide), IAZO(indium aluminum zinc oxide), IGZO(indium gallium zinc oxide), IGTO(indium gallium tin oxide), AZO(aluminum zinc oxide), ATO(antimony tin oxide), GZO(gallium zinc oxide), IZON(IZO Nitride), AGZO(Al-Ga ZnO), IGZO(In-Ga ZnO), ZnO, IrOx, RuOx, NiO, RuOx/ITO, Ni/IrOx/Au, 및 Ni/IrOx/Au/ITO, Ag, Ni, Cr, Ti, Al, Rh, Pd, Ir, Sn, In, Ru, Mg, Zn, Pt, Au, Hf 중 적어도 하나를 포함하여 형성될 수 있으며, 이러한 재료에 한정하지 않는다.
반사층(150)은 몰리브덴(Mo), 알루미늄(Al), 은(Ag), 니켈(Ni), 백금(Pt), 로듐(Rh), 혹은 Al이나 Ag이나 Pt나 Rh를 포함하는 합금을 포함하는 금속층으로 이루어질 수 있다. 반사층(150)은 활성층(124)에서 발생된 빛을 효과적으로 반사하여 반도체 소자의 광추출 효율을 크게 개선할 수 있다.
지지기판(support substrate, 170)은 금속 또는 반도체 물질 등 도전성 물질로 형성될 수 있다. 전기 전도도 내지 열전도도가 우수한 금속을 사용할 수 있고, 반도체 소자 작동 시 발생하는 열을 충분히 발산시킬 수 있어야 하므로 열 전도도가 높은 물질(ex. 금속 등)로 형성될 수 있다.
예를 들어, 몰리브덴(Mo), 실리콘(Si), 텅스텐(W), 구리(Cu) 및 알루미늄(Al)로 구성되는 군으로부터 선택되는 물질 또는 이들의 합금으로 이루어질 수 있으며, 또한, 금(Au), 구리합금(Cu Alloy), 니켈(Ni), 구리-텅스텐(Cu-W), 캐리어 웨이퍼(예를 들어, GaN, Si, Ge, GaAs, ZnO, SiGe, SiC, SiGe, Ga2O3 중 어느 하나일 수 있다) 등을 선택적으로 포함할 수 있다.
지지기판(170)은 전체 질화물 반도체에 휨을 가져오지 않으면서, 스크라이빙(scribing) 공정 및 브레이킹(breaking) 공정을 통하여 별개의 칩으로 잘 분리시키기 위한 정도의 기계적 강도를 가지기 위하여 50㎛ 내지 200㎛의 두께로 이루어질 수 있다.
접합층(160)은 반사층(150)과 지지기판(170)을 결합하는데, 금(Au), 주석(Sn), 인듐(In), 알루미늄(Al), 실리콘(Si), 은(Ag), 니켈(Ni) 및 구리(Cu)로 구성되는 군으로부터 선택되는 물질 또는 이들의 합금으로 형성할 수 있다.
도 7에 도시된 발광 소자(100)의 실시예는 수직형 발광 소자의 실시예이나, 도 4 내지 6에 도시된 발광 소자 패키지(200)의 실시예에는 도 7에 도시된 수직형 발광 소자 이외에 수평형 발광 소자, 플립칩 타입의 발광 소자가 배치될 수 있으며, 이때 발광 소자(100)는 청색광 파장 영역의 광을 발광할 수 있다.
도 7에 도시된 발광 소자(100)를 포함하는 도 4 내지 도 6에 도시된 일 실시예에 따른 발광 소자 패키지는 백색광을 방출할 수 있다.
실시예에 따른 발광 소자는 백색 발광 소자로서, 색 온도에 따라 2500K 내지 4000K의 웜 화이트(warm white), 3000 내지 4000K의 뉴트럴 화이트(neutral white), 6500K 내지 7000K의 쿨 화이트(cool white) 소자로 구현될 수 있다.
형광체 조성물의 제 1 실시예에서, 제 2 형광체는 15wt% 내지 30wt%의 중량비이고, 상기 실리케이트계 제 3 형광체는 85wt% 내지 70wt%의 중량비로 포함될 수 있다. 자세하게, (Lu, Y, Gd)3- x(Al, Ga)5O12:Ce3 + x로 표시되는 LuAG 및 (Y, Lu, Gd)3-x(Al, Ga)5O12:Ce3 + x 로 표시되는 YAG를 포함하는 제 2 형광체는 15wt% 내지 30wt%의 중량비이고, K2Si1 - xF6:Mn4 + x 로 표시되는 KSF를 포함하는 제 3 형광체는 85wt% 내지 70wt%의 중량비로 포함될 수 있으며, 발광 소자 패키지의 몰딩부 중에서 형광체가 65wt% 내지 85wt%로 포함될 수 있다. 이에 따라, 실시예에 따른 조성물은 강한 적색에 대한 연색성을 측정하는 R9 값이 90 초과의 값을 가질 수 있어, 고연색지수가 요구되는 조명에 활용할 수 있다. 이때, 백색 LED의 색온도는 약 4000K 일 수 있다.
형광체 조성물의 제 2 실시예에서, 제 1 형광체는 1wt% 내지 10wt%의 중량비이고, 제 2 형광체는 35wt% 내지 55wt%의 중량비이고, 상기 나이트라이드계 제 3 형광체는 1wt% 내지 10wt%의 중량비이고, 상기 실리케이트계 제 3 형광체는 40wt% 내지 60wt%의 중량비로 포함될 수 있다. 상기 제 1 형광체는 1wt% 내지 10wt%의 중량비이고, (Lu, Y, Gd)3- x(Al, Ga)5O12:Ce3 + x로 표시되는 LuAG 및 (Y, Lu, Gd)3- x(Al, Ga)5O12:Ce3 + x 로 표시되는 YAG를 포함하는 제 2 형광체는 35wt% 내지 55wt%의 중량비이고, 상기 나이트라이드계 제 3 형광체는 1wt% 내지 10wt%의 중량비이고, K2Si1-xF6:Mn4+ x 로 표시되는 KSF를 포함하는 제 3 형광체는 40wt% 내지 60wt%의 중량비로 포함될 수 있으며, 발광 소자 패키지의 몰딩부 중에서 형광체가 65wt% 내지 85wt%로 포함될 수 있다. 이에 따라, 실시예에 따른 조성물은 강한 적색에 대한 연색성을 측정하는 R9 값이 90 초과의 값을 가질 수 있어, 고연색지수가 요구되는 조명에 활용할 수 있다. 이때, 백색 LED의 색온도는 약 4000K 일 수 있다.
형광체 조성물의 제 3 실시예에서, 제 2 형광체는 25wt% 내지 40wt%의 중량비이고, 상기 실리케이트계 제 3 형광체는 60wt% 내지 75wt%의 중량비로 포함될 수 있다. 자세하게, (Lu, Y, Gd)3- x(Al, Ga)5O12:Ce3 + x로 표시되는 LuAG 및 (Y, Lu, Gd)3-x(Al, Ga)5O12:Ce3 + x 로 표시되는 YAG를 포함하는 제 2 형광체는 25wt% 내지 40wt%의 중량비이고, K2Si1 - xF6:Mn4 + x 로 표시되는 KSF를 포함하는 제 3 형광체는 60wt% 내지 75wt%의 중량비로 포함될 수 있으며, 발광 소자 패키지의 몰딩부 중에서 형광체가 55wt% 내지 75wt%로 포함될 수 있다. 이에 따라, 실시예에 따른 조성물은 강한 적색에 대한 연색성을 측정하는 R9 값이 90 초과의 값을 가질 수 있어, 고연색지수가 요구되는 조명에 활용할 수 있다. 이때, 백색 LED의 색온도는 약 5000K 일 수 있다.
형광체 조성물의 제 4 실시예에서, 제 1 형광체는 1wt% 내지 10wt%의 중량비이고, 제 2 형광체는 35wt% 내지 55wt%의 중량비이고, 상기 나이트라이드계 제 3 형광체는 1wt% 내지 10wt%의 중량비이고, 상기 실리케이트계 제 3 형광체는 40wt% 내지 60wt%의 중량비로 포함될 수 있다. 상기 제 1 형광체는 1wt% 내지 10wt%의 중량비이고, (Lu, Y, Gd)3- x(Al, Ga)5O12:Ce3 + x로 표시되는 LuAG 및 (Y, Lu, Gd)3- x(Al, Ga)5O12:Ce3 + x 로 표시되는 YAG를 포함하는 제 2 형광체는 35wt% 내지 55wt%의 중량비이고, 상기 나이트라이드계 제 3 형광체는 1wt% 내지 10wt%의 중량비이고, K2Si1-xF6:Mn4+ x 로 표시되는 KSF를 포함하는 제 3 형광체는 40wt% 내지 60wt%의 중량비로 포함될 수 있으며, 발광 소자 패키지의 몰딩부 중에서 형광체가 65wt% 내지 85wt%로 포함될 수 있다. 이에 따라, 실시예에 따른 조성물은 강한 적색에 대한 연색성을 측정하는 R9 값이 90 초과의 값을 가질 수 있어, 고연색지수가 요구되는 조명에 활용할 수 있다. 이때, 백색 LED의 색온도는 약 5000K 일 수 있다.
한편, 색상 범위(color gamut)는 색도도, 예컨대 CIE 1931 x, y 색도도에서 디스플레이의 적색, 녹색 및 청색 픽셀의 색점 간에 걸쳐진 영역이다. 디스플레이의 역사적인 "황금 기준(golden standard"는 3가지 색점 좌표 세트로 한정되는 NTSC 전범위(gamut)이다. 일반적으로 NTSC의 70%를 초과하는 전범위는 많은 백라이팅 용도에 허용성으로 간주되고 있고, NTSC의 90%를 초과하는 전범위는 대부분의 이러한 임의의 용도에 허용성으로 간주되고 있다.
실시예는 장파장의 적색 피크 파장과 좁은 반치폭을 포함하는 형광체 조성물을 제공함에 따라, 색재현성을 향상시킬 수 있고, NTSC의 색 영역의 면적비에 대해 100% 이상일 수 있다. 또는, 형광체의 조합에 따라, NTSC의 색 영역의 면적비에 대해 100% 미만일 수 있다.
즉, 실시에예 따른 적색 형광체에 의한 적색이 반치폭이 좁고 장파장에 분포함으로써, 적색의 색 순도를 더 넓혀줄 수 있어, NTSC에서의 색 재현율, 특히 보다 사실적인 적색 재현율을 가질 수 있다.
또한, 상기 제 1 내지 제 4 실시예에 따른 형광체 조성물은 연색성을 향상시키기 위하여 적색 형광체를 포함할 수 있고, 이때 포함될 수 있는 상기 실리케이트계 KSF 형광체는 반치폭이 작기 때문에, 500㎚ 근처에 해당하는 녹색 영역의 파장을 흡수하지 않을 수 있어, 광속이 향상될 수 있다.
이하, 실시예들 및 비교예들을 통하여 본 발명을 좀더 상세하게 설명한다. 이러한 실시예는 본 발명을 좀더 상세하게 설명하기 위하여 예시로 제시한 것에 불과하다. 따라서 본 발명이 이러한 실시예에 한정되는 것은 아니다.
표 1은 발광 소자 패키지에서 방출되는 광의 색온도가 4000K(Kelvin)일 때, 각각 비교예 1, 2 및 실시예 1에 따른 형광체 조성물이 구비된 발광 소자 패키지에서 방출되는 광의 특성을 나타낸 것이다.

실시예 1은 청록색 광을 방출하는 상기 제 1 형광체, LuAG 녹색 형광체, (Ca, Sr)1- xAlSiN3:Eu2 + x 적색 형광체 및 KSF 적색 형광체를 포함한다.
비교예 1 및 비교예 2는 녹색 형광체와 적색 형광체만을 포함하고, 사용되는 적색 형광체의 종류가 다르다.
상기 표 1을 참조하면, 비교예 1에 사용되는 적색 형광체인 (Ca, Sr)1-xAlSiN3:Eu2+ x 대신에, 비교예 2에서 K2Si1 - xF6:Mn4 + x 로 표시되는 KSF를 사용한 결과, 연색지수(CRI, color rendering index)가 5.5 증가하였고, 적색 영역의 연색지수(R9)가 48 증가하였다.
또한, 비교예 1은 (Ca, Sr)1- xAlSiN3:Eu2 + x의 적색 형광체를 사용하였으나, 실시예 1은 (Ca, Sr)1- xAlSiN3:Eu2 + x 및 K2Si1 - xF6:Mn4 + x 의 적색 형광체를 사용함에 따라, 연색지수가 6.4 증가하였고, 적색 영역의 연색지수가 35.5 증가하였다. 이를 통해, 적색 형광체 중에서도 반치폭이 10㎚ 이하인 KSF를 사용함에 따라, 연색지수 및 적색 영역의 연색지수(R9)가 향상될 수 있음을 알 수 있다.
도 8을 참조하면, 비교예 1 및 비교예 2는 녹색 형광체 및 적색 형광체만을 포함함에 따라, 파장에 따른 강도가 낮은 것과 달리, 실시예 1은 파장에 따른 스펙트럼의 세기(intensity)가 큰 것을 알 수 있다. 자세하게, 상기 제 1 형광체인 청록색 형광체의 중량비가 증가함에 따라, 약 450nm 전후의 영역에서 스펙트럼의 세기가 점차적으로 증가하는 것을 알 수 있다. 또한, 약 480nm 전후의 영역에서 스펙트럼의 세기가 감소하는 것을 알 수 있다. 이때, 실시예 1은 청록색 형광체를 포함함에 따라, 약 500nm 전후의 영역에서 비교예 1 및 비교예 2보다 스펙트럼의 세기가 큰 것을 알 수 있고, 이에 따라 연색지수가 향상되는 것을 알 수 있다. 즉, 실시예에 따른 형광체 조성물은 90 이상의 연색 지수를 가질 수 있다. 예를 들어, 실시예에 따른 형광체 조성물은 4000K에서 91 이상의 연색 지수를 가질 수 있다. 자세하게, 실시예에 따른 형광체 조성물은 4000K에서 91.1의 연색 지수를 가질 수 있다.
또한, 약 630nm 전후의 영역에서 스펙트럼의 세기가 증가하는 것을 알 수 있다. 실시예 1은 KSF를 포함함에 따라, 약 630nm 전후의 영역에서 관측되는 파장의 반치폭이 작으므로, 적색 형광체가 녹색 영역의 파장을 흡수함에 따라, 광속이 저하되는 문제를 방지할 수 있다.
또한, 실시예 1은 적색 영역의 연색지수(R9)가 50이상의 값을 가지므로, 고연색성 지수를 가지는 조명에 활용할 수 있다. 자세하게, 실시예 1은 적색 영역의 연색지수(R9)가 50.2일 수 있다.
즉, 실시예는 연색지수가 향상되며, 적색 파장 영역의 광의 파장이 짧아짐에 따라 광속이 향상될 수 있다.
표 2는 발광 소자 패키지에서 방출되는 광의 색온도가 5000K(Kelvin)일 때, 각각 비교예 3, 4 및 실시예 2에 따른 형광체 조성물이 구비된 발광 소자 패키지에서 방출되는 광의 특성을 나타낸 것이다.

비교예 3은 LuAG 녹색 형광체와 (Ca, Sr)1- xAlSiN3:Eu2 + x 적색 형광체를 포함한다.
비교예 4는 LuAG 녹색 형광체와 KSF 적색 형광체를 포함한다.
실시예 2는 청록색 광을 방출하는 상기 제 1 형광체, LuAG 녹색 형광체, (Ca, Sr)1- xAlSiN3:Eu2 + x 적색 형광체 및 KSF 적색 형광체를 포함한다.
비교예 3 및 비교예 4는 녹색 형광체와 적색 형광체만을 포함하고, 사용되는 적색 형광체의 종류가 다르다.
상기 표 2를 참조하면, 비교예 3에 사용되는 적색 형광체인 (Ca, Sr)1-xAlSiN3:Eu2+ x 대신에, 비교예 4에서 K2Si1 - xF6:Mn4 + x 로 표시되는 KSF를 사용한 결과, 연색지수(CRI, color rendering index)가 9.7 증가하였고, 적색 영역의 연색지수(R9)가 82.3 증가하였다.
또한, 비교예 3은 (Ca, Sr)1- xAlSiN3:Eu2 + x의 적색 형광체를 사용하였으나, 실시예 2는 (Ca, Sr)1- xAlSiN3:Eu2 + x 및 K2Si1 - xF6:Mn4 + x 의 적색 형광체를 사용함에 따라, 연색지수가 7.7 증가하였고, 적색 영역의 연색지수가 44.7 증가하였다. 이를 통해, 적색 형광체 중에서도 반치폭이 10㎚ 이하인 KSF를 사용함에 따라, 연색지수 및 적색 영역의 연색지수(R9)가 향상될 수 있음을 알 수 있다.
도 9를 참조하면, 비교예 3 및 비교예 4는 녹색 형광체 및 적색 형광체만을 포함함에 따라, 파장에 따른 세기가 낮은 것과 달리, 실시예 2는 파장에 따른 스펙트럼의 세기(intensity)가 큰 것을 알 수 있다. 자세하게, 상기 제 1 형광체인 청록색 형광체의 중량비가 증가함에 따라, 약 450nm 전후의 영역에서 스펙트럼의 세기가 점차적으로 증가하는 것을 알 수 있다. 또한, 약 480nm 전후의 영역에서 스펙트럼의 세기가 감소하는 것을 알 수 있다. 이때, 실시예 2는 청록색 형광체를 포함함에 따라, 약 500nm 전후의 영역에서 비교예 3 및 비교예 4보다 스펙트럼의 세기가 큰 것을 알 수 있고, 이에 따라 연색지수가 향상되는 것을 알 수 있다. 즉, 실시예에 따른 형광체 조성물은 90 이상의 연색 지수를 가질 수 있다. 예를 들어, 실시예에 따른 형광체 조성물은 5000K에서 94 이상의 연색 지수를 가질 수 있다. 자세하게, 실시예에 따른 형광체 조성물은 5000K에서 94.8의 연색 지수를 가질 수 있다.
또한, 약 630nm 전후의 영역에서 스펙트럼의 세기가 증가하는 것을 알 수 있다. 실시예 2는 KSF를 포함함에 따라, 약 630nm 전후의 영역에서 관측되는 파장의 반치폭이 작으므로, 적색 형광체가 녹색 영역의 파장을 흡수함에 따라, 광속이 저하되는 문제를 방지할 수 있다.
또한, 실시예 2는 적색 영역의 연색지수(R9)가 70이상의 값을 가지므로, 고연색성 지수를 가지는 조명에 활용할 수 있다. 자세하게, 실시예 2는 적색 영역의 연색지수(R9)가 76.3일 수 있다.
즉, 실시예는 연색지수가 향상되며, 적색 파장 영역의 광의 파장이 짧아짐에 따라 광속이 향상될 수 있다.
이하에서는 상술한 형광체 조성물이 구비된 발광 소자 패키지(200)가 배치된 조명 시스템을 설명한다.
실시예에 따른 발광 소자 또는 라이트 유닛은 조명 시스템에 적용될 수 있다. 상기 조명 시스템은 복수의 발광 소자가 어레이된 구조를 포함하며, 도 10 및 도 11에 도시된 표시 장치, 도 12에 도시된 조명 장치를 포함하고, 조명등, 신호등, 차량 전조등, 전광판 등이 포함될 수 있다.
도 10은 실시 예에 따른 발광 소자를 갖는 표시 장치의 분해 사시도이다.
도 10을 참조하면, 실시예에 따른 표시 장치(1000)는 도광판(1041)과, 상기 도광판(1041)에 빛을 제공하는 광원 모듈(1031)와, 상기 도광판(1041) 아래에 반사 부재(1022)와, 상기 도광판(1041) 위에 광학 시트(1051)와, 상기 광학 시트(1051) 위에 표시 패널(1061)과, 상기 도광판(1041), 광원 모듈(1031) 및 반사 부재(1022)를 수납하는 바텀 커버(1011)를 포함할 수 있으나, 이에 한정되지 않는다.
상기 바텀 커버(1011), 반사시트(1022), 도광판(1041), 광학 시트(1051)는 라이트 유닛(1050)으로 정의될 수 있다.
상기 도광판(1041)은 빛을 확산시켜 면광원화 시키는 역할을 한다. 상기 도광판(1041)은 투명한 재질로 이루어지며, 예를 들어, PMMA(polymethyl metaacrylate)와 같은 아크릴 수지 계열, PET(polyethylene terephthlate), PC(poly carbonate), COC(cycloolefin copolymer) 및 PEN(polyethylene naphthalate) 수지 중 하나를 포함할 수 있다.
상기 광원 모듈(1031)은 상기 도광판(1041)의 적어도 일 측면에 빛을 제공하며, 궁극적으로는 표시 장치의 광원으로써 작용하게 된다. 상기 광원 모듈(1031)은 적어도 하나를 포함하며, 상기 도광판(1041)의 일 측면에서 직접 또는 간접적으로 광을 제공할 수 있다. 상기 광원 모듈(1031)은 기판(1033)과 상기에 개시된 실시예에 따른 발광 소자(1035)를 포함하며, 상기 발광 소자(1035)는 상기 회로 기판(1033) 상에 소정 간격으로 어레이될 수 있다.
상기 회로 기판(1033)은 회로패턴(미도시)을 포함하는 인쇄회로기판(PCB, Printed Circuit Board)일 수 있다. 다만, 상기 기판(1033)은 일반 PCB 뿐 아니라, 메탈 코어 PCB(MCPCB, Metal Core PCB), 연성 PCB(FPCB, Flexible PCB) 등을 포함할 수도 있으며, 이에 대해 한정하지는 않는다. 상기 발광 소자(1035)는 상기 바텀 커버(1011)의 측면 또는 방열 플레이트 상에 탑재될 경우, 상기 회로 기판(1033)은 제거될 수 있다. 여기서, 상기 방열 플레이트의 일부는 상기 바텀 커버(1011)의 상면에 접촉될 수 있다.
그리고, 상기 복수의 발광 소자(1035)는 상기 회로 기판(1033) 상에 빛이 방출되는 출사면이 상기 도광판(1041)과 소정 거리 이격되도록 탑재될 수 있으며, 이에 대해 한정하지는 않는다. 상기 발광 소자(1035)는 상기 도광판(1041)의 일측 면인 입광부에 광을 직접 또는 간접적으로 제공할 수 있으며, 이에 대해 한정하지는 않는다.
상기 도광판(1041) 아래에는 상기 반사 부재(1022)가 배치될 수 있다. 상기 반사 부재(1022)는 상기 도광판(1041)의 하면으로 입사된 빛을 반사시켜 위로 향하게 함으로써, 상기 라이트 유닛(1050)의 휘도를 향상시킬 수 있다. 상기 반사 부재(1022)는 예를 들어, PET, PC, PVC 레진 등으로 형성될 수 있으나, 이에 대해 한정하지는 않는다. 상기 반사 부재(1022)는 상기 바텀 커버(1011)의 상면일 수 있으며, 이에 대해 한정하지는 않는다.
상기 바텀 커버(1011)는 상기 도광판(1041), 광원 모듈(1031) 및 반사 부재(1022) 등을 수납할 수 있다. 이를 위해, 상기 바텀 커버(1011)는 상면이 개구된 박스(box) 형상을 갖는 수납부(1012)가 구비될 수 있으며, 이에 대해 한정하지는 않는다. 상기 바텀 커버(1011)는 탑 커버와 결합될 수 있으며, 이에 대해 한정하지는 않는다.
상기 바텀 커버(1011)는 금속 재질 또는 수지 재질로 형성될 수 있으며, 프레스 성형 또는 압출 성형 등의 공정을 이용하여 제조될 수 있다. 또한 상기 바텀 커버(1011)는 열 전도성이 좋은 금속 또는 비 금속 재료를 포함할 수 있으며, 이에 대해 한정하지는 않는다.
상기 표시 패널(1061)은 예컨대, LCD 패널로서, 서로 대향되는 투명한 재질의 제 1 및 제 2기판, 그리고 제 1 및 제 2기판 사이에 개재된 액정층을 포함한다. 상기 표시 패널(1061)의 적어도 일면에는 편광판이 부착될 수 있으며, 이러한 편광판의 부착 구조로 한정하지는 않는다. 상기 표시 패널(1061)은 광학 시트(1051)를 통과한 광에 의해 정보를 표시하게 된다. 이러한 표시 장치(1000)는 각 종 휴대 단말기, 노트북 컴퓨터의 모니터, 랩탑 컴퓨터의 모니터, 텔레비젼 등에 적용될 수 있다.
상기 광학 시트(1051)는 상기 표시 패널(1061)과 상기 도광판(1041) 사이에 배치되며, 적어도 한 장의 투광성 시트를 포함한다. 상기 광학 시트(1051)는 예컨대 확산 시트, 수평 및 수직 프리즘 시트, 및 휘도 강화 시트 등과 같은 시트 중에서 적어도 하나를 포함할 수 있다. 상기 확산 시트는 입사되는 광을 확산시켜 주고, 상기 수평 또는/및 수직 프리즘 시트는 입사되는 광을 표시 영역으로 집광시켜 주며, 상기 휘도 강화 시트는 손실되는 광을 재사용하여 휘도를 향상시켜 준다. 또한 상기 표시 패널(1061) 위에는 보호 시트가 배치될 수 있으며, 이에 대해 한정하지는 않는다.
여기서, 상기 광원 모듈(1031)의 광 경로 상에는 광학 부재로서, 상기 도광판(1041), 및 광학 시트(1051)를 포함할 수 있으며, 이에 대해 한정하지는 않는다.
도 11은 실시예에 따른 발광 소자를 갖는 표시 장치를 나타낸 도면이다.
도 11을 참조하면, 표시 장치(1100)는 바텀 커버(1152), 상기에 개시된 발광 소자(1124)가 어레이된 회로 기판(1120), 광학 부재(1154), 및 표시 패널(1155)을 포함한다.
상기 회로 기판(1120)과 상기 발광 소자(1124)는 광원 모듈(1160)로 정의될 수 있다. 상기 바텀 커버(1152), 적어도 하나의 광원 모듈(1160), 광학 부재(1154)는 라이트 유닛(1150)으로 정의될 수 있다. 상기 바텀 커버(1152)에는 수납부(1153)를 구비할 수 있으며, 이에 대해 한정하지는 않는다. 상기의 광원 모듈(1160)은 회로 기판(1120) 및 상기 회로 기판(1120) 위에 배열된 복수의 발광 소자(1124)를 포함한다.
여기서, 상기 광학 부재(1154)는 렌즈, 도광판, 확산 시트, 수평 및 수직 프리즘 시트, 및 휘도 강화 시트 등에서 적어도 하나를 포함할 수 있다. 상기 도광판은 PC 재질 또는 PMMA(poly methyl methacrylate) 재질로 이루어질 수 있으며, 이러한 도광판은 제거될 수 있다. 상기 확산 시트는 입사되는 광을 확산시켜 주고, 상기 수평 및 수직 프리즘 시트는 입사되는 광을 표시 영역으로 집광시켜 주며, 상기 휘도 강화 시트는 손실되는 광을 재사용하여 휘도를 향상시켜 준다.
상기 광학 부재(1154)는 상기 광원 모듈(1160) 위에 배치되며, 상기 광원 모듈(1160)로부터 방출된 광을 면 광원하거나, 확산, 집광 등을 수행하게 된다.
도 12는 실시예에 따른 발광소자를 갖는 조명장치의 분해 사시도이다.
도 12를 참조하면, 실시예에 따른 조명 장치는 커버(2100), 광원 모듈(2200), 방열체(2400), 전원 제공부(2600), 내부 케이스(2700), 소켓(2800)을 포함할 수 있다. 또한, 실시 예에 따른 조명 장치는 부재(2300)와 홀더(2500) 중 어느 하나 이상을 더 포함할 수 있다. 상기 광원 모듈(2200)은 실시 예에 따른 발광소자를 포함할 수 있다.
예컨대, 상기 커버(2100)는 벌브(bulb) 또는 반구의 형상을 가지며, 속이 비어 있고, 일 부분이 개구된 형상으로 제공될 수 있다. 상기 커버(2100)는 상기 광원 모듈(2200)과 광학적으로 결합되고, 상기 방열체(2400)와 결합될 수 있다. 상기 커버(2100)는 상기 방열체(2400)와 결합하는 결합부를 가질 수 있다.
상기 커버(2100)의 내면에는 확산재를 갖는 유백색 도료가 코팅될 수 있다. 이러한 유백색 재료를 이용하여 상기 광원 모듈(2200)로부터의 빛을 산란 및 확산되어 외부로 방출시킬 수 있다.
상기 커버(2100)의 재질은 유리(glass), 플라스틱, 폴리프로필렌(PP), 폴리에틸렌(PE), 폴리카보네이트(PC) 등일 수 있다. 여기서, 폴리카보네이트는 내광성, 내열성, 강도가 뛰어나다. 상기 커버(2100)는 외부에서 상기 광원 모듈(2200)이 보이도록 투명할 수 있고, 불투명할 수 있다. 상기 커버(2100)는 블로우(blow) 성형을 통해 형성될 수 있다.
상기 광원 모듈(2200)은 상기 방열체(2400)의 일 면에 배치될 수 있다. 따라서, 상기 광원 모듈(2200)로부터의 열은 상기 방열체(2400)로 전도된다. 상기 광원 모듈(2200)은 발광 소자(2210), 연결 플레이트(2230), 커넥터(2250)를 포함할 수 있다.
상기 부재(2300)는 상기 방열체(2400)의 상면 위에 배치되고, 복수의 조명소자(2210)들과 커넥터(2250)이 삽입되는 가이드홈(2310)들을 갖는다. 상기 가이드 홈(2310)은 상기 조명소자(2210)의 기판 및 커넥터(2250)와 대응된다.
상기 부재(2300)의 표면은 백색의 도료로 도포 또는 코팅된 것일 수 있다. 이러한 상기 부재(2300)는 상기 커버(2100)의 내면에 반사되어 상기 광원 모듈(2200)측 방향으로 되돌아오는 빛을 다시 상기 커버(2100) 방향으로 반사한다. 따라서, 실시 예에 따른 조명 장치의 광 효율을 향상시킬 수 있다.
상기 부재(2300)는 예로서 절연 물질로 이루어질 수 있다. 상기 광원 모듈(2200)의 연결 플레이트(2230)는 전기 전도성의 물질을 포함할 수 있다. 따라서, 상기 방열체(2400)와 상기 연결 플레이트(2230) 사이에 전기적인 접촉이 이루어질 수 있다. 상기 부재(2300)는 절연 물질로 구성되어 상기 연결 플레이트(2230)와 상기 방열체(2400)의 전기적 단락을 차단할 수 있다. 상기 방열체(2400)는 상기 광원 모듈(2200)로부터의 열과 상기 전원 제공부(2600)로부터의 열을 전달받아 방열한다.
상기 홀더(2500)는 내부 케이스(2700)의 절연부(2710)의 수납홈(2719)을 막는다. 따라서, 상기 내부 케이스(2700)의 상기 절연부(2710)에 수납되는 상기 전원 제공부(2600)는 밀폐된다. 상기 홀더(2500)는 가이드 돌출부(2510)를 갖는다. 상기 가이드 돌출부(2510)는 상기 전원 제공부(2600)의 돌출부(2610)가 관통하는 홀을 구비할 수 있다.
상기 전원 제공부(2600)는 외부로부터 제공받은 전기적 신호를 처리 또는 변환하여 상기 광원 모듈(2200)로 제공한다. 상기 전원 제공부(2600)는 상기 내부 케이스(2700)의 수납홈(2719)에 수납되고, 상기 홀더(2500)에 의해 상기 내부 케이스(2700)의 내부에 밀폐된다.
상기 전원 제공부(2600)는 돌출부(2610), 가이드부(2630), 베이스(2650), 연장부(2670)를 포함할 수 있다.
상기 가이드부(2630)는 상기 베이스(2650)의 일 측에서 외부로 돌출된 형상을 갖는다. 상기 가이드부(2630)는 상기 홀더(2500)에 삽입될 수 있다. 상기 베이스(2650)의 일 면 위에 다수의 부품이 배치될 수 있다. 다수의 부품은 예를 들어, 직류변환장치, 상기 광원 모듈(2200)의 구동을 제어하는 구동칩, 상기 광원 모듈(2200)을 보호하기 위한 ESD(Electrostatic discharge) 보호 소자 등을 포함할 수 있으나 이에 대해 한정하지는 않는다.
상기 연장부(2670)는 상기 베이스(2650)의 다른 일 측에서 외부로 돌출된 형상을 갖는다. 상기 연장부(2670)는 상기 내부 케이스(2700)의 연결부(2750) 내부에 삽입되고, 외부로부터의 전기적 신호를 제공받는다. 예컨대, 상기 연장부(2670)는 상기 내부 케이스(2700)의 연결부(2750)의 폭과 같거나 작게 제공될 수 있다. 상기 연장부(2670)는 전선을 통해 소켓(2800)에 전기적으로 연결될 수 있다.
상기 내부 케이스(2700)는 내부에 상기 전원 제공부(2600)와 함께 몰딩부를 포함할 수 있다. 몰딩부는 몰딩 액체가 굳어진 부분으로서, 상기 전원 제공부(2600)가 상기 내부 케이스(2700) 내부에 고정될 수 있도록 한다.
상술한 영상 표시장치 및 조명 장치의 경우 상술한 실시예의 형광체 조성물 또는 실시예의 발광 소자 패키지를 사용함으로써, 광속 및 색재현율이 개선된 효과를 가질 수 있으며, 또한 고온 방치 조건에서 광속 및 색좌표의 변화량 등의 광특성 감소를 줄여 신뢰성을 개선할 수 있다.
이상에서 실시예를 중심으로 설명하였으나 이는 단지 예시일 뿐 본 발명을 한정하는 것이 아니며, 본 발명이 속하는 분야의 통상의 지식을 가진 자라면 본 실시예의 본질적인 특성을 벗어나지 않는 범위에서 이상에 예시되지 않은 여러 가지의 변형과 응용이 가능함을 알 수 있을 것이다. 예를 들어, 실시예에 구체적으로 나타난 각 구성 요소는 변형하여 실시할 수 있는 것이다. 그리고 이러한 변형과 응용에 관계된 차이점들은 첨부된 청구 범위에서 규정하는 본 발명의 범위에 포함되는 것으로 해석되어야 할 것이다.

Claims (12)

  1. 여기 광원에 의하여 여기되어, 제 1 파장 영역의 광을 방출하는 제 1 형광체;
    상기 여기 광원에 의하여 여기되어, 제 2 파장 영역의 광을 방출하는 제 2 형광체; 및
    상기 여기 광원에 의하여 여기되어, 제 3 파장 영역의 광을 방출하는 제 3 형광체를 포함하고,
    상기 제 3 형광체는 나이트라이드계 형광체 및 실리케이트계 형광체 중 적어도 하나를 포함하고,
    상기 실리케이트계 형광체는 K2Si1 - xF6:Mn4 + x 를 포함하고,
    상기 제 1 파장 영역, 상기 제 2 파장 영역 및 상기 제 3 파장 영역은 서로 다른 영역인 것인 형광체 조성물.
  2. 제 1 항에 있어서,
    상기 제 1 형광체의 발광 중심 파장은 490nm 내지 505nm인 형광체 조성물.
  3. 제 1 항에 있어서,
    상기 제 2 형광체의 발광 중심 파장은 515nm 내지 570nm인 형광체 조성물.
  4. 제 1 항에 있어서,
    상기 제 3 형광체의 발광 중심 파장은 580nm 내지 670nm인 형광체 조성물.
  5. 제 1 항에 있어서, 상기 제 1 형광체는,
    화학식 (Ba, Mg)3- aSi6 - bO3 .5- cN8 .5-d(Li, Cl, F, P)1- e:Eu2 + a , (Ba, Mg, Ca, Sr)3 -aSi6O3N8:Eu2+ a 및 (Ba, Mg, Ca, Sr)1- aSi2O2N2:Eu2 + a 중 적어도 하나를 포함하는 형광체 조성물.
  6. 제 1 항에 있어서, 상기 제 2 형광체는,
    (Lu, Y, Gd)3- x(Al, Ga)5O12:Ce3 + x 및 La3 - xSi6N11:Ce3 + x 중 적어도 하나를 포함하는 형광체 조성물.
  7. 제 1 항에 있어서, 상기 제 3 형광체는
    (Ca, Sr)1- xAlSiN3:Eu2 + x, (Ca)1- xAlSiN3:Eu2 + x, Sr2 - xSi5N8:Eu2 + x 및 (Ba, Sr)2-xSi5N8:Eu2+ x 중 적어도 하나의 나이트라이드계 형광체를 포함하는 형광체 조성물.
  8. 제 7 항에 있어서,
    상기 제 1 형광체 1wt% 내지 10wt%의 중량비, 상기 제 2 형광체 35wt% 내지 55wt%의 중량비, 상기 제 3 형광체인 (Ca, Sr)1- xAlSiN3:Eu2 + x 를 1wt% 내지 10wt%의 중량비 및 상기 제 3 형광체인 K2Si1 - xF6:Mn4 + x를 40wt% 내지 60wt%의 중량비로 포함하는 형광체 조성물.
  9. 몸체부;
    상기 몸체부 상에 배치된 제1 전극부와 제2 전극부;
    상기 몸체부 상에 배치되고, 제1 전극부 및 제2 전극부와 전기적으로 연결된 발광 소자; 및
    상기 발광 소자를 둘러싸고 배치되고, 제 1 항 내지 제 9 항 중 어느 한 항의 형광체 조성물을 포함하는 몰딩부를 포함하는 발광 소자 패키지.
  10. 제 9 항에 있어서,
    상기 몰딩부 내에서 상기 형광체 조성물이 65wt% 내지 85wt%의 중량비로 포함되는 발광 소자 패키지.
  11. 제 9 항에 있어서,
    백색광을 방출하는 발광 소자 패키지.
  12. 제 9 항의 발광 소자 패키지를 광원으로 포함하는 조명 장치.
