Definitions
- the present invention relates to a charged particle beam apparatus and a method for controlling the charged particle beam apparatus.
- a charged particle beam device such as a scanning electron microscope (SEM) that can obtain a high-magnification image scans a sample with a focused electron beam, and thereby detects secondary electrons emitted from the sample.
- SEM scanning electron microscope
- Detected secondary electrons are supplied as a video signal to a display synchronized with two-dimensional scanning of an electron beam. If a conventional charged particle beam apparatus is used, the state of the surface structure of the sample can be observed at a high magnification. Therefore, it is used in a wide range of industrial fields.
- a user When observing an image with a charged particle beam apparatus, a user first transmits a command for operating the apparatus main body from a terminal such as a personal computer to the apparatus main body.
- the main body of the charged particle beam apparatus receives a command from the terminal.
- the main unit moves the stage on which the sample is placed, changes the posture of the stage, and switches the scan mode for irradiating a charged particle beam from the electron beam source. (Enlarged image) is detected.
- the apparatus main body converts an enlarged image of the sample into image data such as a video signal, and transfers the image data from the apparatus main body to the user terminal via a communication network line.
- the user observes an image displayed on the terminal screen.
- Ethernet (registered trademark) line is used as a communication network line for connecting the apparatus main body and the user terminal.
- TCP Transmission Control Protocol
- UDP User Datagram Protocol
- TCP is a transfer method that emphasizes reliability over communication speed.
- a mechanism for improving reliability such as retransmitting the lost packet, is provided. While TCP has high communication reliability, the communication speed is relatively low due to large protocol processing overhead.
- UDP is a transfer method in which communication speed is more important than communication reliability.
- communication speed is more important than communication reliability.
- protocol processing is simple and overhead is small, so that high-speed communication is possible.
- Patent Document 1 the transfer method is switched in an electron microscope in which the capacity of a communication network line changes.
- the image update rate can be increased regardless of whether the line capacity is large or small.
- the inventor of the present application has earnestly studied the image transfer for improving the fault tolerance of communication and improving the followability to the stage movement. As a result, the following knowledge has been obtained.
- TCP In charged particle beam apparatuses that perform image transfer using Ethernet (registered trademark), it is common to use highly reliable TCP in order to improve communication fault tolerance. However, since TCP has a large protocol processing overhead, it is difficult to obtain a transfer rate necessary for transferring an enlarged image.
- the transfer speed can be increased.
- hardware conforming to the higher speed standard is expensive, the cost of the charged particle beam apparatus increases.
- UDP is used instead of TCP, a high transfer rate can be obtained, but operability may be lowered because communication fault tolerance is low. For example, consider a case in which the scanning speed is set very slow in order to examine the sample precisely, and one image is scanned slowly over several minutes. In this case, if some communication failure occurs while an image is displayed on the user's terminal and some packets are lost, a new image must be taken again to obtain a complete image. This is because in UDP, the lost packet is not retransmitted, and the image data included in the lost packet cannot be displayed on the terminal screen.
- An object of the present invention relates to improving the followability to the stage movement and the fault tolerance of communication.
- a charged particle beam apparatus detects an electron beam source that irradiates a sample on a stage with a charged particle beam, a stage driving unit that drives the stage, and charged particles emitted from the sample.
- a detector a first image transfer unit that transfers a signal from the detector as image data using a first image transfer protocol, and a second image transfer protocol that uses a signal from the detector as image data
- a second image transfer unit that transfers the image, a switching unit that switches between the first image transfer unit and the second image transfer unit based on the state of the stage, and the first image transfer unit or the second image transfer unit.
- a terminal that displays image data received from any of the image transfer units via the communication network.
- the first image transfer protocol is a protocol with higher reliability than the second image transfer protocol, and the switching unit may select the first image transfer unit when it is determined that the stage state is stopped.
- the second image transfer protocol is a protocol having a higher transfer speed than the first image transfer protocol, and the switching unit may select the second image transfer unit when it is determined that the stage state is moving.
- the image is obtained by utilizing the characteristics of the first image transfer protocol and the characteristics of the second image transfer protocol. Can be transferred.
- first image transfer unit using the first image transfer protocol with high reliability is selected while the stage is stopped, a precise image with a low scan speed can be transferred to the operation terminal with high reliability. If the second image transfer unit using the second image transfer protocol having a high transfer speed is selected during the stage movement, the image can be transferred to the operation terminal following the movement of the stage.

- the second image transfer unit 21 transfers the image data obtained from the detection signal of the detector 16 to the client PC 50 via the communication interface 22 and the communication network line 30.
- UDP is a connectionless protocol.
- connection type protocol establishes a communication path with a communication partner before starting communication, and receives an acknowledgment from the communication partner every time data is transmitted to the communication partner. Therefore, TCP, which is a connection type protocol, is more reliable than UDP, which is a connectionless type protocol.
- connectionless protocol does not establish a communication path with a communication partner before starting communication, but transmits data unilaterally to the communication partner.
- the connectionless protocol does not receive an acknowledgment from the communication partner. Therefore, UDP, which is a connectionless protocol, has less overhead than the TCP, which is a connection protocol, and can consequently increase the communication speed.
- TCP transmits image data with a large amount of data per communication, such as image data with a high magnification or image data with a low scanning speed. This is because TCP can retransmit only the lost packets (missing packets) even if some packets are lost due to some kind of failure.
- TCP can retransmit only the lost packets (missing packets) even if some packets are lost due to some kind of failure.
- UDP cannot retransmit only lost packets. Therefore, UDP is suitable for transmitting image data having a relatively small amount of data per time in a short time.
- the communication interface 22 is a circuit for communicating via the communication network line 30.
- the switching unit 23 selects the first image transfer unit 20 when highly reliable communication is required, and selects the second image transfer unit 21 when high speed communication is required. .
- the scan mode switching unit 24 selects a scan mode to be actually used from the scan mode output from the control unit 15 and the stage speed measured by the stage speed measuring device 17. An example of the scan mode selection method will be described later.
- FIG. 2 is a flowchart showing a process for determining the stage state. This process is executed by the switching unit 23 periodically or at a predetermined timing, for example.
- the switching unit 23 acquires the stage speed from the stage speed measuring device 17 (S10).
- the stage speed is the speed of the stage 13 whose position and posture are changed by the stage driving unit 14.
- the switching unit 23 determines whether the stage speed is 0 (S11). If the switching unit 23 determines that the stage speed is 0 (S11: YES), the switching unit 23 determines that the state of the stage 13 is “stage stopped” (S12). On the other hand, when the switching unit 23 determines that the stage speed is not 0 (S11: NO), the switching unit 23 determines that the state of the stage 13 is “stage moving” (S13).
- the image transfer unit is selected and the scan mode is switched according to the determination result of the stage state.
- the determination result may not be changed. For example, after switching from “Stage Moving” to “Stage Stopped”, even if the stage speed is not 0, it is returned to “Stage Moving” until a stage drive command is input from the client PC 50. Absent.
- stage speed measured by the stage speed measuring device 17 it is determined not only when the stage speed measured by the stage speed measuring device 17 is 0, but when it is determined that the stage is stopped. May be. This is because the time required for switching between the image transfer units 20 and 21 and the scan mode is anticipated and it is determined early that “the stage is stopped”. As a result, the switching of the image transfer unit and the like can be completed before the stage 13 actually stops or almost simultaneously with the stop. Therefore, it is possible to continue photographing the sample relatively smoothly, and usability of the charged particle beam apparatus 1 is improved.
- the stop threshold is a reference value prepared for determining that the stage 13 has stopped. For example, a value of about 10% of the maximum moving speed of the stage 13 by the stage driving unit 14 may be set as the stop threshold value. 10% is an example and is not limited to this.
- the time from when it is determined that “Stage is stopped” until the stage 13 is actually stopped is the time from when it is determined that “Stage is stopped” until the switching of the image transfer units 20 and 21 and the scan mode is completed. If substantially the same, the waiting time from the determination of the stage state to the end of the switching of the image transfer unit or the like can be eliminated. Even if the waiting time cannot be completely eliminated, the usability of the user is improved simply by reducing the waiting time.
- FIG. 3 is a flowchart showing processing for switching the image transfer units 20 and 21. This process is executed by the switching unit 23 periodically or at a predetermined timing.
- the switching unit 23 acquires the determination result of the stage state determination process described in FIG. 2 (S20), and determines whether the state of the stage 13 is “Stage Stopped” (S21). When the determination result of the stage state is “Stage stopped” (S21: YES), the switching unit 23 selects the first image transfer unit 20 (S22). On the other hand, the switching unit 23 selects the second image transfer unit 21 when the determination result of the stage state is not “Stage Stopped” (S21: NO), that is, “Stage is moving” (S23). .
- FIG. 4 is a flowchart showing a process for selecting a scan mode. This process is executed by the scan mode switching unit 24 periodically or at a predetermined timing. As shown in FIG. 1, the scan mode switching unit 24 receives inputs from the control unit 15 and the stage speed measuring device 17, determines the scan mode, and transmits the determined scan mode to the electron gun 11. The electron gun 11 irradiates the sample with an electron beam according to the received scan mode.
- the scan mode switching unit 24 obtains the determination result of the stage state determination process described above (S30), and determines whether the state of the stage 13 is “stage stopped” (S31).
- the scan mode switching unit 24 selects the scan mode output from the control unit 15 when the determination result of the stage state is “Stage stopped” (S31: YES) (S32). On the other hand, when the determination result of the stage state is not “Stage Stopped” (S31: NO), that is, when the stage 13 is moving, the scan mode switching unit 24 prepares a stage movement scan mode prepared in advance. Is selected (S33).
- the stage moving scan mode is a scan mode suitable for the user to search for the observation target portion of the sample while moving the stage 13 via the client PC 50.
- the stage movement scan mode is preferably a mode in which an image displayed on the display is updated with a predetermined value such that the image is visible to the observer (user) eyes. That is, the stage moving scan mode is a mode in which the user can update the image relatively smoothly so that the user can find the observation target portion in a short time.
- the stage moving scan mode is selected regardless of the output from the control unit 15 so that the user can easily find the observation target portion.
- a stage moving scan mode is prepared, and when the stage 13 is moving, the output from the control unit 15 is ignored and the stage moving scan mode is selected.
- the scan mode is switched according to the state of the stage 13.
- the stage moving scan mode is selected (S33) and the second image transfer unit 21 is selected to update the image following the movement of the stage 13 (S33). Since the stage moving scan mode has a high scanning speed, a high transfer speed is required to transfer an image obtained in the stage moving scan mode to the client PC 50. This is because it is necessary to transmit image data from the apparatus main body 10 to the client PC 50 in a short time.
- the latest image is overwritten one after another, so there is little need to retransmit the missing packet. Therefore, in this embodiment, when the stage is moving, priority is given to the communication speed (following performance with respect to the stage movement) over communication reliability (image quality).
- the stage 13 when the stage 13 is stopped, there is a high possibility that the user is observing the observation target portion over time.
- the user stops the stage 13 and displays a precise image on the display of the client PC 50.
- the user tries to obtain a precise image of the observation target portion by reducing the scanning speed (by reducing the frame update rate).
- a large amount of image data is sent from the apparatus body 10 to the client PC 50 via the communication network line 30. If some packets of the large-capacity image data are lost, the image in the area corresponding to the lost packet is lost, and the user may not be able to sufficiently observe the observation target portion. In the case of a communication protocol that does not have a function of retransmitting a lost packet, it is necessary to transmit all large-capacity image data again from the apparatus main body 10 to the client PC 50, which reduces usability.
- the image transfer unit 20 having excellent communication reliability is selected. As a result, even if some packets are lost during precise observation, only the lost packets need only be retransmitted from the apparatus main body 10 to the client PC 50, thereby improving the usability of the user.
- the second embodiment will be described with reference to FIG.
- Each of the following embodiments including this embodiment corresponds to a modification of the first embodiment. Therefore, the difference from the first embodiment will be mainly described.
- the state of the stage 13 is determined based on a stage drive command output from either the control unit 15 or the client PC.
- FIG. 5 is a flowchart of the stage state determination process according to this embodiment.
- the switching unit 23 detects a stage drive command output from the control unit 15 to the stage drive unit 14 or a stage drive command output from the client PC 50 to the stage drive unit 14 via the communication interface 22 or the like. It can be done.
- the switching unit 23 of the present embodiment executes the processing of FIG. 5 periodically or with a predetermined trigger.
- the switching unit 23 acquires the stage speed based on the detected stage drive command (S40). For example, when the stage drive command instructs some movement, it can be determined that the stage 13 is moving. Therefore, step S40 may be rephrased as “detecting the presence or absence of stage movement based on the stage drive command”.
- the switching unit 23 determines whether the stage speed is 0 (S41). Similarly to the processing described in FIG. 2, when the switching unit 23 determines that the stage speed is 0 (S41: YES), the switching unit 23 determines that the state of the stage 13 is “stage stopped” (S42). When the switching unit 23 determines that the stage speed is not 0 (S41: NO), the switching unit 23 determines that the state of the stage 13 is “stage moving” (S13).
- This embodiment which is configured in this way, also has the same function and effect as the first embodiment. Further, in the present embodiment, the state of the stage 13 is estimated based on the stage drive command issued from either the control unit 15 or the client PC 50, so that it is not necessary to receive the stage speed detected by the stage speed measuring device 17. . Therefore, if only the mechanism for determining the stage state is described, the stage speed measuring device 17 is unnecessary.
- the image transfer unit is switched based on the determination result of the stage state, the scan speed, and the operation command from the client PC 50.
- the switching unit 23 executes the process shown in FIG. 6 periodically or at a predetermined opportunity.
- the switching unit 23 acquires the determination result of the stage state determination process (S50), and determines whether the state of the stage 13 is “Stage stopped” (S51). When the determination result of the stage state is “Stage Stopped” (S51: YES), the switching unit 23 determines whether the scan speed requested by the scan mode output from the control unit 15 is equal to or higher than a predetermined value (S52). . When the scanning speed requested by the control unit 15 is less than the predetermined value (S52: NO), the switching unit 23 selects the first image transfer unit 20 (S53).
- the switching unit 23 is the second image transfer unit when the scanning speed requested by the control unit 15 is a predetermined value or more (S52: YES). 21 is selected (S54). Even when the determination result of the stage state is not “Stage Stopped” (S51: NO), that is, “Stage is moving”, the switching unit 23 performs the second image transfer as described in the first embodiment. The unit 21 is selected (S54).
- the switching unit 23 determines whether the scan stop is instructed from the client PC 50 (S55). When the scan stop is not instructed (S55: NO), this process is terminated. After the elapse of a predetermined time or when a predetermined opportunity arrives, the switching unit 23 executes this process again.
- the switching unit 23 selects the second image transfer unit 21 and detects that scan stop is instructed from the client PC 50 (S55: YES), the switching unit 23 proceeds to step S53, and from the second image transfer unit 21. Switch to the first image transfer unit 20.
- step S52 When the scan speed instructed by the control unit 15 is a predetermined value or more, that is, when the frame update rate is a predetermined value or more, the necessary transfer speed cannot be obtained by using the first image transfer unit 20.
- the predetermined value in step S52 is a value with which it is possible to determine that the necessary communication speed cannot be obtained by using the first image transfer unit 20.
- the second image transfer unit 21 is selected to ensure a communication speed commensurate with the scan speed (S54).
- the switching unit 23 selects the first image transfer unit 20 that can retransmit only the missing packet and can transfer the image from the apparatus main body 10 to the client PC 50 with high reliability.
- This embodiment which is configured in this way, also has the same function and effect as the first embodiment. Furthermore, in this embodiment, even when the stage 13 is stopped, if the scan speed is equal to or higher than a predetermined value, the second image transfer unit 21 is selected, and the image can be displayed on the display following the update frequency of the image. it can.
- the last image at the time of the scan stop is transmitted to the client PC using the first image transfer unit 20 with high reliability. . Therefore, in this embodiment, it is possible to cope with a high frame update rate while maintaining the reliability of image transfer, and the usability is improved.
- the switching unit 23 determines the stage state based on a stage drive command input from the control unit 15 to the stage drive unit 14.
