상기 적어도 하나 이상의 나노와이어는 알루미나(Al2O3) 및 이산화티탄(TiO2) 중 어느 하나의 재질일 수 있다.
상기 적어도 하나 이상의 나노와이어의 각각의 길이는 100nm 내지 50μm일 수 있고, 일 실시예에 따르면, 상기 적어도 하나 이상의 나노와이어의 각각의 굵기는 10nm 내지 70nm일 수 있으며, 일 실시예에 따르면, 상기 적어도 하나 이상의 나노와이어의 각각의 일단 사이의 간격은 500nm 이하일 수 있다.
상기 나노와이어 집합체의 높이는 100nm 내지 30μm일 수 있다.
본 발명의 다른 실시예에 따른 나노와이어 번들 어레이는 베이스기판; 및 상기 베이스기판 상에 다수개가 소정 간격 이격되어 배치되는 나노와이어 집합체를 포함하고, 상기 나노와이어 집합체는 적어도 하나 이상의 나노와이어를 포함하며, 상기 베이스기판과 접촉하는 일단에서 타단으로 갈수록 폭이 점진적으로 줄어드는 모폴로지를 갖는다.
상기 모폴로지는 상기 적어도 하나 이상의 나노와이어 중 어느 하나와, 다른 나노와이어 사이에 존재하는 모세관력(capillary force)에 의해 자가응집(self-aggregated)되어 형성될 수 있다.
상기 모폴로지는 상기 나노와이어 집합체의 상단은 상기 적어도 하나 이상의 나노와이어가 뭉쳐져 있고, 상기 나노와이어 집합체의 하단은 상기 적어도 하나 이상의 나노와이어가 서로 이격 배치되어 형성될 수 있다
상기 나노와이어 번들 어레이는 상기 광의 투과 및 확산을 제어하여 광전 소자, 광열 소자 및 광학 소자 중 적어도 하나 이상의 효율을 증진시킬 수 있다.
본 발명의 실시예에 따른 나노와이어 번들 어레이의 제조 방법은 베이스기판에 전해연마를 실시하는 단계; 상기 베이스기판에 대해 양극산화하여 상기 베이스기판 상에 적어도 하나 이상의 나노와이어를 형성하는 단계; 상기 적어도 하나 이상의 나노와이어에 대한 포어(pore)를 확장시키는 단계; 상기 포어가 확장된 적어도 하나 이상의 나노와이어에 대한 자가응집(self-aggregated) 제어를 통하여 일단에서 타단으로 갈수록 폭이 점진적으로 줄어드는 모폴로지(morphology)를 갖는 나노와이어 집합체를 형성하는 단계를 포함한다.
상기 모폴로지를 갖는 나노와이어 집합체를 형성하는 상기 단계는, 상기 포어가 확장되어 정렬된 적어도 하나 이상의 나노와이어 간 유체의 표면장력에 의해 유도된 모세관력(capillary force)에 의해 상기 적어도 하나 이상의 나노와이어 중 일부가 서로 대향하게 구부러지면서(bending toward) 응집되어 형성된 상기 모폴로지를 형성하는 단계일 수 있다.
본 발명의 실시예들에 따르면 광전 소자 시스템 및 광학 시스템의 특성을 향상시키기 위한 총 투과율, 확산 투과율 및 옵티컬 헤이즈 중 적어도 하나 이상의 광 특성의 제어가 가능하다.
또한, 본 발명의 실시예들에 따르면 광전 소자 시스템 및 광학 시스템의 광 특성을 향상시킬 수 있다.
또한, 본 발명의 실시예들에 따르면 얇은 두께를 가지면서도 우수한 광 특성을 갖는 나노와이어 번들 어레이, 광대역의 초고성능 옵티컬 필름 및 그 제조 방법을 제공할 수 있다.
또한, 본 발명의 실시예들에 따르면 고온 환경에서도 변형되지 않는 내열성을 갖는 나노와이어 번들 어레이를 포함하는 광대역의 초고성능 옵티컬 필름을 제공할 수 있다.
또한, 본 발명의 실시예들은 99% 이상의 높은 헤이즈 수치를 보이며 85% 이상의 높은 투과율 특성을 보이는 나노와이어 번들 어레이를 포함하는 광대역의 초고성능 옵티컬 필름을 제공할 수 있다.
또한, 본 발명의 실시예들에 따르면 경제적이고 안전한 물질의 사용과 더불어 쉬운 습식 식각 방식으로 제조되어 생산비용이 절감되는 나노와이어 번들 어레이를 포함하는 광대역의 초고성능 옵티컬 필름을 제공할 수 있다.

또한, 상기 모폴로지는 나노와이어 집합체(110)의 상단은 적어도 하나 이상의 나노와이어(111)가 뭉쳐져 있고, 나노와이어 집합체의 하단은 적어도 하나 이상의 나노와이어(111)가 서로 이격 배치되어 형성될 수도 있다.
실시예에 따라 나노와이어 번들 어레이(100)는 복수의 나노-보이드(nano-void) 및 복수의 나노-리지(nano-ridge)를 포함하는 모폴로지에 기반하여 광의 산란(scattering)의 제어를 통한 옵티컬 헤이즈(optical haze)를 가질 수 있다.
여기서, 옵티컬 헤이즈란 나노와이어 번들 어레이를 통과하는 빛의 총 투과율 중 확산 투과율이 차지하는 비율로서, 효율적인 광학 및 광전 소자의 개발을 위해 고려해야 하는 가장 중요한 설계 인자 중 하나이다. 전술한 복수의 나노-보이드 및 복수의 나노-리지는, 후술할 도 8a 내지 도 8d를 참조하여 다시 설명하기로 한다.
또한, 상기 모폴로지는 적어도 하나 이상의 나노와이어로 구성되는 나노와이어 집합체 단위의 펀넬 구조(funnel structure)를 포함하고, 펀넬 구조는 마이크로스케일(microscale) 크기로 형성되어 마이크로 스케일(microscale)의 이격 거리로 다수개가 배치되는 구조를 포함할 수 있다.
또한, 나노와이어 번들 어레이(100)는 광의 투과 및 확산을 제어하여 광전 소자, 광열 소자 및 광학 소자 중 적어도 하나 이상의 효율을 증진시킬 수 있다.
예를 들어, 나노와이어 번들 어레이(100)는 광의 투과 및 확산을 제어하여 광전 소자의 광 효율을 증진시키는 헤이즈 필름(haze film)일 수 있다.
상기 헤이즈 필름은 전술한 옵티컬 헤이즈의 특성을 가지고 있는 필름으로서, 본 발명의 실시예에 따른 나노와이어 번들 어레이는 헤이즈 필름일 수 있고, 상기 헤이즈 필름을 광전 소자에 부착하여 사용함으로써, 헤이즈 필름을 통과하는 광의 투과율 및 확산 투과율을 제어하여 광전 소자의 광 효율을 증진시킬 수 있다.
또한, 나노와이어 집합체(110)는 점착 기판(미도시)에 부착되어 분리 가능하다.
예를 들면, 점착 테이프와 같은 점착성 기판을 이용하여 나노와이어 집합체(110)를 형성하기 위해 사용했던 베이스 기판(120)으로부터 나노와이어 집합체(110)를 분리할 수 있다.
또한, 분리한 나노와이어 집합체(110)는 광전 소자에 부착하여 헤이즈 필름으로 사용될 수도 있다.
이를 위해, 본 발명의 다른 실시예에 따른 나노와이어 번들 어레이(100)는 나노와이어 집합체(110)를 지지하는 베이스기판(120)을 더 포함할 수 있다.
실시예에 따라 베이스기판(120)은 알루미늄 재질일 수 있고, 적어도 하나 이상의 나노와이어(111)는 알루미나 재질일 수 있으나, 베이스 기판(120) 및 나노와이어(111)는 전술한 재질에 한정되지 않고, 제조 방법에 따라 다양한 재질로 형성될 수 있다.
또한, 적어도 하나 이상의 나노와이어(111)는 유전체 물질일 수 있고, 예를 들어, 이산화티탄(TiO2)일 수 있으며, 이에 한정되지 않고, 적용 어플리케이션에 따라 광에 대한 투과 및 확산이 가능한 물질이면 사용 가능하다.
또한, 나노와이어 집합체(110)의 높이는 100nm 내지 30μm일 수 있고, 나노와이어 집합체(110)의 능선 사이의 간격은 1μm 내지 70μm일 수 있다.
적어도 하나 이상의 나노와이어(111)는 알루미나 재질일 수 있고, 하나 이상의 나노와이어(111)의 각각의 길이는 100nm 내지 50μm일 수 있다.
또한, 적어도 하나 이상의 나노와이어(111)의 각각의 굵기는 10nm 내지 70nm일 수 있으며, 적어도 하나 이상의 나노와이어(111)의 각각의 일단 사이의 간격은 500nm 이하일 수 있다.
또한, 실시예에 따라 적어도 하나 이상의 나노와이어(111)는 길이 방향으로 삼각형의 단면을 가지는 삼각기둥형상일 수 있으나, 그 제조 방법에 따라 다양한 형상을 가질 수도 있다. 이하에서는 도 2를 참조하여 전술한 나노와이어 번들 어레이의 모폴로지가 형성되는 과정을 상세히 설명하기로 한다.
도 2는 본 발명의 실시예에 따른 나노와이어 번들 어레이의 모폴로지가 형성되는 과정을 설명하기 위해 도시한 것이다.
도 2를 참조하면, 본 발명의 실시예에 따른 나노와이어 집합체는 일단에서 타단으로 갈수록 폭이 점진적으로 줄어드는 모폴로지를 포함한다.
본 발명의 실시예에 따른 나노와이어 집합체는 베이스기판에 대해 2차에 걸친 양극산화를 통하여 정렬된 적어도 하나 이상의 나노와이어를 형성한 후(도 2의 (a) 참고), 정렬된 적어도 하나 이상의 나노와이어에 대한 포어(pore)를 확장시킨 후(도 2의 (b) 참고), 포어가 확장되어 정렬된 적어도 하나 이상의 나노와이어에 대한 자가응집(self-aggregated) 제어를 통하여 일단에서 타단으로 갈수록 폭이 점진적으로 줄어드는 모폴로지를 형성할 수 있다.
도 2에 도시된 바에 의하면, 나노와이어 집합체는 베이스기판에 대해 2차에 걸친 양극산화를 통하여 정렬된 적어도 하나 이상의 나노와이어를 형성하는 것으로 도시되어 있지만, 적어도 하나 이상의 나노와이어는 정렬(well-aligned)되지 않은 불규칙적인 배치 구조를 가질 수도 있다.
도 2의 (c)에 도시된 바와 같이 상기 모폴로지는 적어도 하나 이상의 나노와이어 중 어느 하나와, 다른 나노와이어 사이에 존재하는 모세관력에 의한 자가응집을 통하여 형성될 수 있다.
예를 들면, 수직으로 형성된 적어도 하나 이상의 나노와이어 사이에 액체가 존재하는 경우 액체 분자들의 응집력(cohesive force)과, 액체 및 모세관벽 사이의 부착력(adhesive force)이 서로 상호작용함으로써 발생하는 모세관력에 의해 자가응집 현상이 발생할 수 있다.
보다 상세하게는, 본 발명의 실시예에 의한 모폴로지는 정렬된 적어도 하나 이상의 나노와이어 사이에서 유체의 표면장력에 의해 유도된 모세관력이 작용하여, 적어도 하나 이상의 나노와이어 중 일부가 서로 대향하게 구부러지면서 응집되어 형성될 수 있다.
도 3a 및 도 3b는 본 발명의 실시예에 따른 정렬된 적어도 하나 이상의 나노와이어 및 나노와이어 집합체에 대한 주사전자현미경(SEM) 이미지를 도시한 것이다.
도 3a를 참조하면, 도 2에서 전술한 바와 같이 본 발명의 실시예에 따른 모폴로지가 형성되기 전의 정렬된 적어도 하나 이상의 나노와이어가 도시된 것을 확인할 수 있고, 도 3b를 참조하면, 정렬된 적어도 하나 이상의 나노와이어 중 어느 하나와, 다른 나노와이어 사이에 존재하는 모세관력에 의해 자가응집되어 형성된 모폴로지를 확인할 수 있다.
도 4는 본 발명의 실시예에 따른 나노와이어 번들 어레이의 제조 방법을 나타내는 흐름도를 도시한 것이다.
도 4를 참조하면, 본 발명의 실시예에 따른 나노와이어 번들 어레이의 제조 방법은 단계 S410에서 베이스기판에 전해연마를 실시한다.
단계 S420에서 베이스기판에 대해 제1 양극산화를 수행한다.
이후, 단계 S430에서 제1 양극산화된 베이스기판에 대한 습식 식각을 실시한다.
단계 S440에서 습식 식각된 베이스기판에 대해 제2 양극산화하여 정렬된 적어도 하나 이상의 나노와이어를 형성한다.
상기 단계 S420 내지 상기 단계 S440에서 두 번의 양극산화를 거쳐 정렬된 적어도 하나 이상의 나노와이어를 형성할 수 있지만, 실시예에 따라서는 한 번의 양극산화를 거쳐 정렬(well-aligned) 되지 않은 적어도 하나 이상의 나노와이어를 형성할 수도 있다.
이후, 단계 S450에서 정렬된 적어도 하나 이상의 나노와이어에 대한 포어를 확장시킨다.
단계 S460에서 포어가 확장되어 정렬된 적어도 하나 이상의 나노와이어에 대한 자가응집 제어를 통하여 일단에서 타단으로 갈수록 폭이 점진적으로 줄어드는 모폴로지를 갖는 나노와이어 집합체를 형성한다.
실시예에 따라 상기 단계 S460은 상기 포어가 확장되어 정렬된 적어도 하나 이상의 나노와이어 간 유체의 표면장력에 의해 유도된 모세관력에 의해 적어도 하나 이상의 나노와이어 중 일부가 서로 대향하게 구부러지면서 응집되어 형성된 상기 모폴로지를 형성하는 단계일 수 있다.
이하에서는 도 5a 내지 도 5f를 참조하여 본 발명의 실시예에 따른 나노와이어 번들 어레이의 제조 방법을 보다 구체적으로 설명하기로 한다.
도 5a 내지 도 5f는 본 발명의 실시예에 따른 알루미나 재질의 나노와이어 번들 어레이의 제조 방법에 대한 모식도를 도시한 것이다.
이하에서 설명되는 도 5a 내지 도 5f에 도시된 나노와이어 번들 어레이의 제조 방법에서, 베이스기판 및 적어도 하나 이상의 나노와이어의 재질을 알루미늄 및 알루미나(alumina)로 한정하여 설명하기로 한다.
그러나, 베이스기판 및 적어도 하나 이상의 나노와이어의 재질은 알루미늄 및 알루미나에 한정하는 것은 아니고, 상기 베이스기판과 적어도 하나 이상의 나노와이어는 서로 다른 재질일 수도 있다. 예를 들면, 상기 적어도 하나 이상의 나노와이어는 상기 베이스기판 재질과 상이한 산화물일 수도 있다.
도 5a를 참조하면, 본 발명의 실시예에 따른 나노와이어 번들 어레이의 제조 방법은 알루미늄 재질로 구성된 베이스기판(210)을 과염소산 및 에탄올을 혼합한 혼합용액(220)에 담가 전해연마를 실시한다.
이를 통하여 과염소산 및 에탄올의 혼합용액(220)을 이용하여 베이스기판(210)을 전해연마 시킴으로써 베이스기판(210) 상에 전처리된 평평한(smooth) 표면을 얻을 수 있다.
과염소산 및 에탄올의 혼합용액(220)은 다양한 비율로 혼합되어 제조될 수 있고, 과염소산 및 에탄올의 부피비는 1:4인 것이 바람직하다.
또한, 상기 알루미늄재질의 베이스기판(210)은 순도 99.99%인 것이 바람직하다.
본 발명의 실시예에 따른 나노와이어 번들 어레이의 제조 방법은 과염소산 및 에탄올의 혼합용액(220)에 베이스기판(210)을 담근 상태에서 15V 내지 25V의 전압을 인가할 수 있다.
상기 전압의 인가 시간은 3분 내지 10분일 수 있다. 3분 미만의 인가 시간의 경우 베이스기판(210)의 표면은 충분하게 평탄하지 못하게 되고, 10분 초과의인가 시간의 경우, 베이스기판(210)의 표면은 과처리되어 불균일한 표면일 수 있다.
도 5b를 참조하면, 본 발명의 실시예에 따른 나노와이어 번들 어레이의 제조 방법은 도 5a에서의 베이스기판(210)에 대해 제1 양극산화를 실시한다.
예를 들어, 본 발명의 실시예에 따른 나노와이어 번들 어레이의 제조 방법은 도 5a가 수행된 베이스기판(210)에 양전극을 연결하고 백금(Pt) 재질의 전극기판(230)에 음전극을 연결한 상태로 전해액인 옥살산 용액(240)에 담근 후, 소정 크기의 전압을 인가하여 베이스기판(210)을 제1 양극산화 시킬 수 있다.
옥살산 용액(240)은 0.3M 농도의 옥살산 용액이 바람직하고, 베이스기판(210)과 전극기판(230)에 인가되는 전압은 35V 내지 45V가 바람직하며, 보다 바람직하게는 40V 일 수 있다.
또한, 옥살산 용액(240)의 온도에 따라서 베이스기판(210)에 생성되는 양극산화 알루미늄(250, anodic aluminum oxide, AAO)의 성장속도, 기공 크기 및 균일도가 달라지므로, 옥살산 용액(240)은 0℃ 내지 15℃의 온도로 설정되는 것이 바람직하다.
옥살산 용액(240)의 온도가 전술한 언급한 온도 범위 내에 있을 경우, 양극산화 알루미늄(250)의 균일도가 가장 안정적일 수 있다. 또한, 양극산화 실시시간은 6시간 내지 30시간 정도가 바람직하다.
도 5b에 도시된 바와 같이 전술한 과정을 거쳐 베이스기판(210)의 표면에는 벌집 형상(hexagonal array)의 90 nm 내지 110 nm의 간격을 갖는 포어를 갖는 양극산화 알루미늄(250, anodic aluminum oxide; AAO)이 형성된다.
도 5c를 참조하면, 본 발명의 실시예에 따른 나노와이어 번들 어레이의 제조 방법은 도 5b에서의 제1 양극산화된 베이스기판(210)에 대한 습식 식각을 실시한다.
예를 들어, 크롬산과 인산의 혼합용액인 식각용액(260)을 준비한 후, 식각용액(260)에 선정된 시간 동안 베이스기판(120)을 담가 베이스기판(120)을 식각할 수 있다.
식각용액(260)은 다양한 비율로 제조될 수 있으나, 바람직하게는 1.8%의 크롬산과 6%의 인산을 혼합하는 것이 바람직하다.
또한, 식각용액(260)은 70℃ 내지 80℃의 온도로 설정되는 것이 바람직하고, 베이스기판(120)의 식각 시간은 3시간 내지 5시간이 바람직하다.
도 5c에 도시된 바와 같이 베이스기판(210)의 표면에는 양극산화 알루미늄(250, anodic aluminum oxide; AAO)이 제거되고, 벌집모양의 균일한 간격의 오목한 홈이 존재하게 된다.
도 5d를 참조하면, 본 발명의 실시예에 따른 나노와이어 번들 어레이의 제조 방법은 도 5c에서 습식 식각된 베이스기판에 대해 제2 양극산화하여 정렬된 적어도 하나 이상의 나노와이어를 형성한다.
예를 들어, 습식 식각을 거친 베이스기판(210)에 양전극을 연결하고 백금(Pt) 재질의 전극기판(230)에 음전극을 연결한 상태로 전해액인 옥살산 용액(240)에 담근 후, 소정 크기의 전압을 인가하여 베이스기판(210)을 제2 양극산화할 수 있다.
도 5d에서의 제2 양극산화 프로세스 조건은 도 5b에서의 제1 양극산화 프로세스의 조건과 동일하며, 양극산화 실시 시간을 달리 조절하여 베이스기판(210) 표면상에 형성되는 양극산화 알루미늄 나노와이어(250)의 길이를 조절할 수 있다.
예를 들면, 도 5b에서의 제1 양극산화 프로세스의 조건과 동일한 환경 하에 양극산화 실시 시간을 1분 내지 10시간 범위 내로 조절하는 경우, 양극산화 알루미늄 나노와이어(250)의 길이를 100nm 내지 50μm까지 조절할 수 있다.
보다 상세하게는 옥살산 용액(240)의 온도가 10℃인 경우, 1시간에 5μm의 길이로 알루미늄 나노와이어의 길이가 성장하므로, 시간에 따른 성장 길이 비율을 고려하여 적절하게 양극산화 실시 시간을 조절할 수 있다.
도 5d에 도시된 바와 같이 베이스기판(210)의 표면에는 벌집 형상으로 정렬된 양극산화 알루미늄 나노와이어(250)가 형성된다.
도 5e를 참조하면, 본 발명의 실시예에 따른 나노와이어 번들 어레이의 제조 방법은 도 5d에서 정렬된 적어도 하나 이상의 양극산화 알루미늄 나노와이어에 대한 포어를 확장시킨다.
예를 들면, 도 5e는 양극산화 알루미늄 나노와이어(250)의 포어의 크기를 균일하게 넓히는 단계일 수 있고, 도 5d의 제2 양극산화 프로세스를 거친 베이스기판(210)을 인산용액(270)에 담가 포어가 확장된 양극산화 알루미늄 나노와이어(280)를 형성할 수 있다
인산용액(270)은 5중량% 농도의 인산용액인 것이 바람직하고, 인산용액(270)은 25℃ 내지 45℃의 온도로 설정되는 것이 바람직하다.
또한, 도 5e에서의 인산용액(270)에 베이스기판(210)을 담그는 시간은 15분 내지 60분이 바람직하고, 인산용액(270)의 온도를 40℃ 내지 45℃ 범위 내의 온도로 설정하는 경우, 인산용액(270)에 베이스기판(210)을 담그는 시간을 18분 내지 24분으로 단축시킬 수 있다.
실시예에 따라, 인산용액(270)에 베이스기판(210)을 담근 상태에서 인산용액(270)을 교반시켜 인산용액(270)을 균일하게 섞어주면 더욱 효과적으로 포어를 확장시킬 수 있다. 이 경우, 교반하는 속도는 300 rpm 내지 800rpm 범위 내의 속도가 바람직하다.
도 5f를 참조하면, 본 발명의 실시예에 따른 나노와이어 번들 어레이의 제조 방법은 모폴로지를 갖는 나노와이어 집합체를 형성할 수 있다.
예를 들어, 상기 포어가 확장되어 정렬된 적어도 하나 이상의 양극산화 알루미늄 나노와이어에 대한 자가응집 제어를 통하여 일단에서 타단으로 갈수록 폭이 점진적으로 줄어드는 모폴로지를 갖는 나노와이어 집합체를 형성할 수 있다.
실시예에 따라 포어가 확장되어 정렬된 적어도 하나 이상의 양극산화 알루미늄 나노와이어 간 유체의 표면장력에 의해 유도된 모세관력에 의해 상기 적어도 하나 이상의 나노와이어 중 일부가 서로 대향하게 구부러지면서 응집되어 형성된 모폴로지를 형성할 수 있다.
보다 구체적으로는 전술한 도 5f의 과정은 베이스기판(210)을 세척 및 건조 프로세스를 통하여 이루어질 수 있다. 세척 공정에 사용되는 세척액은 물, 에탄올, 메탄올, 이소프로판올 및 초임계 유체(supercritical fluid)로 구성된 그룹에서 적어도 하나 이상 선택되는 것일 수 있다.
예를 들어, 도 5e의 포어가 확장된 양극산화 알루미늄 나노와이어(280)는, 세척 및 건조 프로세스를 통하여 양극산화 알루미늄 나노와이어(280) 사이에 존재하는 액체의 모세관력에 의해 자가응집 현상이 일어나, 일단에서 타단으로 갈수록 폭이 점진적으로 줄어드는 모폴로지를 갖는 나노와이어 집합체(310)를 형성할 수 있다.
이 경우, 상기 적어도 하나 이상의 양극산화 알루미늄 나노와이어 중 일부가 서로 대향하게 구부러지면서 응집되어 상기 모폴로지를 형성할 수 있다.
또한, 세척 공정에 사용되는 세척액을 물에서 에탄올, 메탄올 또는 이소프로판올로 변경하게 되면, 각각의 모세관력이 다르기 때문에 응집력이 달라져, 결과적으로 알루미나 나노와이어(280)의 구조를 변화시킬 수 있다.
예를 들어, 표면장력이 거의 없는 초임계 유체를 세척액으로 사용할 경우, 균일한 구조를 갖는 양극산화 알루미늄 나노와이어(280) 구조를 제조할 수 있다.
양극산화 알루미늄 나노와이어(280) 또는 나노와이어 집합체(310)에 대한 구조 변화는 나노와이어 번들 어레이(300)의 광학적 특성을 변경시킬 수 있다.
실시예에 따라서는, 본 실시예에 따른 나노와이어 번들 어레이의 제조방법은, 제조완료된 나노와이어 번들 어레이(300)의 표면 상에 금속을 증착시키는 단계를 더 포함할 수도 있다.
상기 금속은 설계자의 의도에 따라 변경 가능하다. 예를 들어, 금, 은, 티타늄, 백금, 산화 티타늄 및 질화 티타늄으로 구성된 그룹에서 적어도 하나 이상 선택되는 것일 수 있다.
전술한 과정을 통하여 제조된 본 발명의 실시예에 따른 나노와이어 번들 어레이는 광전 소자의 광학 및 화학적 특성을 변화시켜 다양한 응용분야에 활용 가능하다.
도 6a 내지 도 6d는 본 발명의 실시예에 따른 나노와이어 번들 어레이의 제조 방법에서의 포어 확장을 위한 식각 시간에 따라 형성되는 적어도 하나 이상의 나노와이어의 자가 응집되어 형성되는 모폴로지를 설명하기 위해 도시한 주사전지현미경(SEM) 이미지를 도시한 것이다.
보다 상세하게는 도 6a는 포어 확장을 위한 식각 시간이 43분이고, 도 6b는 상기 식각 시간이 44분이며, 도 6c는 상기 식각 시간이 45분이고, 도 6d는 상기 식각 시간이 46분인 경우를 도시한 것이다.
도 6a 내지 도 6d 를 참조하면, 식각 용액인 인산용액에 베이스기판을 담가두는 포어 확장을 위한 식각 시간이 43분 내지 46분에 따라 양극산화 알루미늄 나노와이어가 각각 다른 두께와 자가 응집되어 형성되는 각각 다른 모폴로지를 확인할 수 있다.
도 6a에 도시된 이미지를 참조하면, 도 6b 내지 도 6d(44분 내지 46분)에 비해 비교적 짧은 식각 시간(43분) 동안의 포어 확장을 위한 식각 처리를 하는 경우, 강한 인장 강도를 갖는 상대적으로 두꺼운 나노와이어 집합체로 구성되는 모폴로지를 확인할 수 있다.
도 6a의 경우, 낮은 패킹 밀도(lower packing density) 및 작은 클러스터 사이즈(smaller cluster size)를 가지는, 부분 응집된(partially aggregated) 나노와이어를 갖는 나노와이어 집합체를 포함하는 모폴로지가 형성되었다.
또한, 도 6a에 도시된 바와 같이, 밝은 화이트(bright white)의 복수의 나노-리지(nano-ridge) 및 블랙 영역의 복수의 나노-보이드(nano-void)를 포함하는 모폴로지가 형성됨을 확인할 수 있었다.
반면, 도 6d에 도시된 이미지를 참조하면, 도 6a 내지 도 6c(43분 내지 45분)에 비해 상대적으로 긴 식각 시간(46분) 동안 포어 확장을 위한 식각 처리를 하는 경우, 고종횡비(larger aspect ratio) 및 기계적 유연성(enlarged mechanical flexibility)을 갖는 모폴로지가 형성되었다.
상기 기계적 유연성은 나노와이어가 더 밀집되도록 하고, 결과적으로, 더 얇은 나노와이어는 두꺼운 나노와이어와 비교하여, 상대적으로 높은 패킹 밀도, 더 큰 클러스터 사이즈, 더 적은 수의 나노-리지 및 나노-와이어를 가져, 상대적으로 더 얽힌(entangled) 나노와이어 집합체를 포함하는 모폴로지가 형성되었다.
상기 모폴로지의 차이는 헤이즈 필름의 광학 특성에 영향을 미친다. 본 발명의 실시예에 따른 나노와이어 번들 어레이는 전술한 모폴로지의 제어를 통하여 헤이즈 필름의 광학 특성을 제어할 수 있다.
또한, 본 발명의 실시예에 따른 나노와이어 번들 어레이는 광의 투과 및 확산을 제어하여 광전 소자의 광 효율을 증진시키는 헤이즈 필름일 수 있다.
상기 헤이즈 필름은 전술한 옵티컬 헤이즈의 특성을 가지고 있는 필름으로서, 본 발명의 실시예에 따른 나노와이어 번들 어레이는 헤이즈 필름일 수 있고, 상기 헤이즈 필름을 광전 소자에 부착하여 사용함으로써, 헤이즈 필름을 통과하는 광의 투과율 및 확산 투과율을 제어하여 광전 소자의 광 효율을 증진시킬 수 있다.
또한, 본 발명의 실시예에 따른 나노와이어 집합체(110)는 점착 기판(미도시)에 부착되어 분리 가능하다.
예를 들면, 점착 테이프와 같은 점착성 기판을 이용하여 나노와이어 집합체를 형성하기 위해 사용했던 베이스 기판으로부터 나노와이어 집합체를 분리할 수 있다. 상기 분리한 나노와이어 집합체는 광전 소자에 부착하여 헤이즈 필름으로 사용될 수도 있다.
전술한 본 발명의 실시예에 따른 나노와이어 번들 어레이를 헤이즈 필름으로서 사용하고, 광전 소자에 부착하여 사용하는 실시예를 이하 상세히 설명하기로 한다.
도 7a 내지 도 7d는 본 발명의 실시예에 따른 나노와이어 번들 어레이가 적용된 헤이즈 필름을 통해 프린팅 이미지를 촬영하는 모식도와, 촬영된 이미지를 도시한 것이다.
본 발명의 실시예에 따라 나노와이어 번들 어레이를 헤이즈 필름으로서 활용할 수 있고, 유기태양전지(organic photovoltaic, OPV)와 같은 광전 소자의 표면 상에 부착될 수 있다.
예를 들어, 스카치 테이프와 같은 점착성 테이프를 이용하여 알루미늄기판과 같은 베이스기판으로부터 알루미나 나노와이어 집합체를 분리하여 광전 소자의 표면에 부착할 수 있다.
도 7a는 본 발명의 실시예에 따른 나노와이어 번들 어레이가 적용된 헤이즈 필름을 통해 프린팅 이미지(printed image)를 촬영하기 위한 모식도를 도시한 것으로서, 도 7a를 참조하면, 프린팅 이미지 상에 선정된 거리 간격(d)으로 이격 시켜 본 발명의 실시예에 따른 헤이즈 필름을 배치시킨다.
도 7b는 프린팅 이미지와 헤이즈 필름이 서로 접촉한 경우를 도시한 것이고, 도 7c는 프린팅 이미지와 헤이즈 필름 간의 거리 간격(d)이 1.5cm인 경우를 도시한 것이며, 도 7d는 프린팅 이미지와 헤이즈 필름 간의 거리 간격(d)이 3.0cm인 경우를 도시한 것이다.
도 7b 내지 도 7d를 참조하면, 도 7b에 도시된 바와 같이, 프린팅 이미지에 헤이즈 필름을 접촉시키는 경우(d=0, contact), 선명한 프린팅 이미지를 관찰할 수 있었다. 즉, 높은 광 투명도를 갖는 헤이즈 필름을 구현할 수 있었다.
반면, 헤이즈 필름을 프린팅 이미지로부터 선정된 거리 간격이 커질수록, 헤이즈 필름으로 입사하여 투과하는 광이 산란됨으로써, 흐릿하게 촬영된 프린팅 이미지를 관찰할 수 있었다.
도 8a 및 도 8b는 본 발명의 실시예에 따른 나노와이어 번들 어레이가 적용된 헤이즈 필름의 투과 산란 특성을 평가하기 위한 실험의 모식도 및 실험으로 촬영된 이미지를 도시한 것이다.
보다 상세하게는 도 8a를 참조하면, 도 7b 내지 7d에서 관찰한 빛의 산란을 시각화하기 위해, 레이저를 이용하여 본 발명의 실시예에 따른 나노와이어 번들 어레이가 적용된 헤이즈 필름에 레이저 빛을 투과시켜, 헤이즈 필름을 투과한 빛이 스크린에 확산되어 조사된 이미지를 카메라를 이용하여 촬영한 것이다.
구체적으로는 532nm 파장을 갖는 녹색 레이저를 이용하여 43분 동안의 포어 확장을 위한 식각 시간을 거쳐 제조된 나노와이어 번들 어레이를 포함하고 있는 헤이즈 필름에 레이저 빛을 투과시켜, 헤이즈 필름을 투과한 빛이 헤이즈 필름으로부터 20cm 이격된 흰색 스크린에 확산되어 조사된(irradiated) 경우를 도시한 것이다.
도 8b를 참조하면, 화살표로 표시된 영역이 헤이즈 필름을 나타낸다. 도 8b에 도시된 바와 같이 상기 레이저 빔은 헤이즈 필름을 통과한 후, 스크린 상으로 고도 산란(highly scattering) 및 확산됨을 확인할 수 있었다.
도 9a 내지 도 9c는 본 발명의 실시예에 따른 나노와이어 번들 어레이가 적용된 헤이즈 필름의 총 투과율(total transmittance), 확산 투과율(diffuse transmittance) 및 헤이즈 특성을 각각 도시한 그래프이다.
보다 상세하게는 도 9a 내지 도 9c는 각각 다른 헤이즈 값을 갖는 본 발명의 실시예에 따른 나노와이어 번들 어레이가 적용된 헤이즈 필름을 준비하여 조사광의 파장에 따른 투과율을 측정한 그래프를 도시한 것이다.
전술한 바와 같이 총 투과율에 대한 확산 투과율이 차지하는 비율을 헤이즈라고 한다.
도 9a 내지 도 9c에 표시된 Haze A 내지 Haze D는 본 발명의 실시예에 따른 나노와이어 번들 어레이를 제조하는 과정 중 포어 확장을 위한 식각 시간이 각각 43분, 44분, 45분 및 46분으로 실시한 경우로서, 도 9a를 참조하면, 본 발명의 실시예에 따른 나노와이어 번들 어레이가 적용된 헤이즈 필름은 각각의 경우에서 85% 내지 96%의 높은 총 투과율을 보인다.
또한, 도 9b는 본 발명의 일 실시예에 따른 나노와이어 번들 어레이가 적용된 헤이즈 필름의 확산 투과율 특성을 나타낸 그래프로서, 도 9b를 참조하면, 헤이즈 필름은 35% 내지 85%의 높은 확산 투과율을 보인다.
도 9c는 본 발명의 실시예에 따른 나노와이어 번들 어레이가 적용된 헤이즈 필름의 헤이즈 특성을 도시한 그래프로서, 도 9c를 참조하면, 상기 헤이즈 필름은 35% 내지 99%의 높은 헤이즈 값을 보인다.
상기 확산 투과율 특성 및 헤이즈 특성은 전술한 바와 같이 전술한 여러 공정조건을 조절함으로써 조절이 가능하다.
도 10는 본 발명의 실시예에 따른 나노와이어 번들 어레이가 적용된 헤이즈 필름이 부착된 유기태양전지의 광학 특성을 평가하기 위한 모식도이고, 도 11a 내지 도 11c는 도 10의 모식도에서의 유기태양전지의 광학 특성에 대한 그래프를 도시한 것이다.
보다 상세하게는 도 11a는 본 발명의 실시예에 따른 나노와이어 번들 어레이가 적용된 헤이즈 필름이 부착되거나 부착되지 않은 유기태양전지의 흡수 스펙트럼을 나타내내는 그래프이고, 도 11b는 상기 헤이즈 필름이 부착되거나 부착되지 않은 유기태양전지의 전류밀도-전압(J-V) 특성을 나타내는 그래프이며, 도 11c는 상기 헤이즈 필름이 부착되거나 부착되지 않은 유기태양전지의 EQE(external quantum efficiency, 외부 양자 효율) 스펙트럼을 나타내는 그래프이다.
도 10를 참조하면, 유기태양전지의 구성 중 최상단에 배치된 글래스(glass)의 표면 상에 본 발명의 실시예에 따른 나노와이어 번들 어레이가 적용된 헤이즈 필름을 부착하였다.
도 11a 내지 도 11c에 표시된 Haze A 내지 Haze C는 본 발명의 실시예에 따른 나노와이어 번들 어레이를 제조하는 과정 중 포어 확장을 위한 식각 시간이 각각 43분, 44분 및 45분으로 실시한 경우이다.
도 11a를 참조하면, 본 발명의 실시예에 따른 나노와이어 번들 어레이가 적용된 헤이즈 필름이 부착된 유기태양전지의 흡수 스펙트럼은 헤이즈 필름이 부착되지 않은 유기태양전지에 비해 흡수 스펙트럼의 변동이 현저하게 감소되었다.
또한, 도 11a에 도시된 바와 같이 흡수 스펙트럼의 골(valley)에서의 흡수가 증가되었다. 본 발명의 실시예에 따른 나노와이어 번들 어레이가 적용된 헤이즈 필름을 통하여 유기태양전지의 광 흡수력을 향상시킬 수 있었다.
보다 상세하게는 본 발명의 실시예에 따른 나노와이어 번들 어레이가 적용된 헤이즈 필름에 포함된 나노와이어 번들 어레이는 복수의 나노-보이드(nano-void) 및 복수의 나노-리지(nano-ridge)를 포함하고 있기 때문에, 헤이즈 필름을 투과하는 광이 높은 산란을 하게 되고, 결국 입사된 광의 광 경로가 길어지게 된다.
이에 따라, 유기태양전지의 활성층(active layer)에서의 광 흡수 특성도 본 발명의 실시예에 따른 나노와이어 번들 어레이가 적용된 헤이즈 필름에 의해 강화된다.
또한, 부분 자가응집된 나노와이어 번들 어레이가 적용된 헤이즈 필름의 경우, 상대적으로 밀집된 자가응집된 나노와이어 번들 어레이를 포함하는 헤이즈 필름보다 산란 센터(scattering center)가 강화되어, 상대적으로 높은 확산 투과율을 보일 뿐만 아니라, 상대적으로 높은 옵티컬 헤이즈 값을 보였다.
예를 들어, 도 11a에 나타내는 바와 같이, 상대적으로 높은 옵티컬 헤이즈 값을 갖는 헤이즈 필름은, 더 효율적으로 유기태양전지에 대한 광 흡수 특성을 촉진하는 경향이 있음을 확인할 수 있다.
본 실시예에서 유기태양전지의 구조 및 재료 특성은 헤이즈 필름의 헤이즈 값을 제외하고는 동일하기 때문에, 응집도(degree of aggregation)가 낮은 헤이즈 필름이 높은 헤이즈 값을 가지고, 헤이즈 필름을 투과하는 광의 광 경로의 길이를 연장할 수 있다.
도 11b를 참조하면, 본 발명의 실시예에 따른 나노와이어 번들 어레이가 적용된 헤이즈 필름이 부착된 유기태양전지의 전류밀도-전압 값이 헤이즈 필름이 부착되지 않은 유기태양전지의 전류밀도-전압 값보다 낮게 나타났으며, 본 발명의 실시예에 따른 나노와이어 번들 어레이가 적용된 헤이즈 필름을 유기태양전지에 부착하여 사용했을 때가 광전변환효율이 더 높은 것을 확인할 수 있다.
도 11c를 참조하면, 본 발명의 실시예에 따른 나노와이어 번들 어레이가 적용된 헤이즈 필름이 부착된 유기태양전지의 EQE 값이 헤이즈 필름이 부착되지 않은 유기태양전지의 EQE 값보다 높게 나타났으며, 이에 따라 헤이즈 필름을 유기태양전지에 부착하여 사용했을 때가 외부 양자 효율이 더 좋은 것을 확인할 수 있다.
도 12는 본 발명의 실시예에 따른 나노와이어 번들 어레이가 적용된 헤이즈 필름이 부착된 유기태양전지의 글래스 기판에서의 확산 투과된 광의 전파 방향(propagation direction)을 정량적으로 조사하기 위한 실험 장치의 모식도이고, 도 13a 내지 도 13c는 도 12에서의 유기태양전지의 글래스 기판을 확산 및 투과하는 광 특성에 대한 그래프를 도시한 것이다.
보다 상세하게는 도 13a는 본 발명의 실시예에 따른 나노와이어 번들 어레이가 적용된 헤이즈 필름이 부착되거나 부착되지 않은 유기태양전지의 글래스 기판을 확산 및 투과하는 광의 각도 분포를 나타내는 그래프이고, 도 13b는 상기 헤이즈 필름이 부착되거나 부착되지 않은 유기태양전지의 글래스 기판을 확산 및 투과하는 광의 파장에 따른 반사율 특성을 측정한 결과를 도시한 그래프이며, 도 13c는 상기 헤이즈 필름이 부착되거나 부착되지 않은 유기태양전지의 글래스 기판을 확산 및 투과하는 광의 파장에 따른 반사율(reflectance) 특성을 시뮬레이션(FDTD simulation)한 결과를 도시한 그래프이다.
도 12를 참조하면, 회전 암에 고정된 광 검출기를 사용하고, 532nm의 녹색 레이저 빔을 본 발명의 실시예에 따른 나노와이어 번들 어레이가 적용된 헤이즈 필름이 부착된 헤미 원통형 프리즘(hemi-cylindrical prism)에 조사하였다.
도 12에 도시된 바와 같이, 유기태양전지의 상단에 배치된 글래스 및 유기태양전지의 활성층에서의 투과 광의 전파 방향을 정량적으로 알아내기 위한 것으로, 상기 헤이즈 필름을 통해 투과된 레이저 빔의 각도 분포를 측정할 수 있었다.
도 13a를 참조하면, 도 12의 본 발명의 실시예에 따른 나노와이어 번들 어레이가 적용된 헤이즈 필름이 부착된 유기태양전지의 글래스 기판을 확산 및 투과하는 광의 각도 분포를 측정한 결과, 본 발명의 실시예에 따른 나노와이어 번들 어레이가 적용된 헤이즈 필름이 부착된 유기태양전지의 글래스 기판이, 상기 헤이즈 필름이 부착되지 않은 유기태양전지의 글래스 기판 보다 상대적으로 큰 각도로 광이 확산 및 투과되는 것을 확인하였다.
즉, 본 발명의 실시예에 따른 나노와이어 번들 어레이가 적용된 헤이즈 필름은 유기태양전지의 활성층으로 입사되는 광의 광 경로 길이를 연장시킬 수 있다.
도 13b 및 도 13c를 참조하면, 도 12의 본 발명의 실시예에 따른 나노와이어 번들 어레이가 적용된 헤이즈 필름이 부착된 유기태양전지에서 광 흡수가 높다는 것을 확인할 수 있다.
보다 상세하게는, 도 13c에 도시된 바와 같이, 본 발명의 실시예에 따른 나노와이어 번들 어레이가 적용된 헤이즈 필름이 부착되지 않은 영역으로의 수직 방향(normal direction)의 단일 입사 광과, 본 발명의 실시예에 따른 나노와이어 번들 어레이가 적용된 헤이즈 필름이 부착된 영역으로 입사되어 소정의 각도를 갖는 산란된 광(scattered rays)에 따른 시뮬레이션 결과, 도 13b에서와 같이 본 발명의 실시예에 따른 나노와이어 번들 어레이가 적용된 헤이즈 필름이 부착된 유기태양전지에서 광 흡수가 높다는 것을 확인할 수 있었다.
도 14a 및 도 14b는 본 발명의 실시예에 따른 나노와이어 번들 어레이를 통한 광전 소자에 적용된 예를 도시한 것이다.
본 발명의 실시예에 따른 나노와이어 번들 어레이는 광의 투과 및 확산을 제어하여 광전 소자, 광열 소자 및 광학 소자 중 적어도 하나 이상의 효율을 증진시킬 수 있다.
도 14a 를 참조하면, 도 1a 및 도 1b에 도시된 본 발명의 실시예에 따른 나노와이어 번들 어레이의 나노와이어 집합체(110)는 점착 기판(130)에 부착되어 분리될 수 있다.
예를 들면, 나노와이어 집합체(110)는 점착 테이프와 같은 점착 기판(130)을 이용하여 나노와이어 집합체(110)를 형성하기 위해 사용했던 베이스 기판(120)으로부터 나노와이어 집합체(110)를 분리할 수 있다.
점착 기판(130)에 부착된 나노와이어 집합체(110)로 구성된 나노와이어 번들 어레이는 글래스(glass), 광전 소자, 광열 소자 및 광학 소자에 응용될 수 있다.
또한, 실시예에 따라서는 도 14b에 도시된 바와 같이 나노와이어 번들 어레이는 나노와이어 집합체(110) 및 나노와이어 집합체(110)를 지지하는 베이스기판(120)을 포함할 수 있고, 글래스(glass), 광전 소자, 광열 소자 및 광학 소자에 응용되어, 광의 투과 및 확산을 제어할 수 있다.
전술한 바와 같이 본 발명의 실시예에 따른 나노와이어 번들 어레이가 적용된 헤이즈 필름에 의하면, 광전 소자의 광 입사면에 헤이즈 필름을 코팅하여, 반사를 저감시키고, 광 활성층으로의 입사각을 크게 하여 광 경로의 증가 및 그에 따른 광 흡수율 및 효율 증대를 가져올 수 있을 뿐만 아니라, 미활용 파장 영역의 태양광 파장을 변환시켜주기 위한 스펙트럼 변환층의 변환 효율 향상에도 활용될 수 있다.
또한, 본 발명의 실시예에 따른 나노와이어 번들 어레이가 적용된 헤이즈 필름에 의하면, LED와 같은 발광 소자 표면에 헤이즈 필름을 코팅함으로써, 활성층에서 발생된 빛이 전반사로 인해 외부 추출이 막히는 것을 개선하여 광 추출 효율을 증가시킬 수 있으며, 부가적으로 활성층으로 되돌아가는 빛이 다시 흡수되어 열에너지로 변화되는 것을 방지함으로써 열 발생에 의한 소자의 성능 저하를 예방할 수 있다.
전술한 본 발명의 실시예에 따른 나노와이어 번들 어레이가 적용된 헤이즈 필름에 의하면, 지문 방지 특성을 가지고 있어, 컴퓨터 디스플레이, 네비게이션, 스마트폰 기기 등에 사용되는 터치형 디스플레이, 박물관이나 미술관의 유리 등에 다양하게 활용될 수 있다.
이상과 같이 본 발명은 비록 한정된 실시예와 도면에 의해 설명되었으나, 본 발명은 상기의 실시예에 한정되는 것은 아니며, 본 발명이 속하는 분야에서 통상의 지식을 가진 자라면 이러한 기재로부터 다양한 수정 및 변형이 가능하다.
그러므로, 본 발명의 범위는 설명된 실시예에 국한되어 정해져서는 아니 되며, 후술하는 특허청구범위뿐 아니라 이 특허청구범위와 균등한 것들에 의해 정해져야 한다.

Claims (20)

  1. 적어도 하나 이상의 나노와이어로 구성되는, 일단에서 타단으로 갈수록 폭이 점진적으로 줄어드는 모폴로지(morphology)를 갖는 나노와이어 집합체를 포함하고,
    상기 나노와이어 집합체는 다수개가 소정 간격 이격되어 배치되며, 상기 모폴로지의 제어를 통해 입사되는 광의 광 경로를 제어하는 나노와이어 번들 어레이.
  2. 제1항에 있어서,
    상기 모폴로지는
    상기 적어도 하나 이상의 나노와이어 중 어느 하나와, 다른 나노와이어 사이에 존재하는 모세관력(capillary force)에 의해 자가응집(self-aggregated)되어 형성되는 나노와이어 번들 어레이.
  3. 제2항에 있어서,
    상기 모폴로지는
    상기 적어도 하나 이상의 나노와이어 간 유체의 표면장력에 의해 유도된 모세관력에 의해 상기 적어도 하나 이상의 나노와이어 중 일부가 서로 대향하게 구부러지면서(bending toward) 응집되어 형성되는 나노와이어 번들 어레이.
  4. 제1항에 있어서,
    상기 나노와이어 번들 어레이는
    복수의 나노-보이드(nano-void) 및 복수의 나노-리지(nano-ridge)를 포함하는 모폴로지에 기반하여 상기 광의 산란(scattering)의 제어를 통한 옵티컬 헤이즈(optical haze)를 갖는 것을 특징으로 하는 나노와이어 번들 어레이.
  5. 제1항에 있어서,
    상기 모폴로지는
    상기 적어도 하나 이상의 나노와이어로 구성되는 나노와이어 집합체 단위의 펀넬 구조(funnel structure)를 포함하고,
    상기 펀넬 구조는 마이크로스케일(microscale) 크기로 형성되어 마이크로 스케일(microscale)의 이격 거리로 다수개가 배치되는 것을 특징으로 하는 나노와이어 번들 어레이.
  6. 1항에 있어서,
    상기 모폴로지는
    상기 적어도 하나 이상의 나노와이어 중 어느 하나는 임의의 방향으로 쓰러지고, 다른 나노와이어에 의하여 지지되어 형성되는 나노와이어 번들 어레이.
  7. 제1항에 있어서,
    상기 모폴로지는
    상기 적어도 하나 이상의 나노와이어 중 적어도 하나는 휘어진 상태로 다른 나노와이어와 결합되어 형성되는 나노와이어 번들 어레이.
  8. 제1항에 있어서,
    상기 모폴로지는
    상기 나노와이어 집합체의 상단은 상기 적어도 하나 이상의 나노와이어가 뭉쳐져 있고, 상기 나노와이어 집합체의 하단은 상기 적어도 하나 이상의 나노와이어가 서로 이격 배치되어 형성되는 나노와이어 번들 어레이.
  9. 1항에 있어서,
    상기 나노와이어 집합체는
    점착 기판의 상부에 부착되어 분리 가능한 것을 특징으로 하는 나노와이어 번들 어레이.
  10. 제1항에 있어서,
    상기 나노와이어 번들 어레이는
    상기 광의 투과 및 확산을 제어하여 광전 소자, 광열 소자 및 광학 소자 중 적어도 하나 이상의 효율을 증진시키는 것을 특징으로 하는 나노와이어 번들 어레이.
  11. 제1항에 있어서,
    상기 적어도 하나 이상의 나노와이어는 알루미나(Al2O3) 및 이산화티탄(TiO2) 중 어느 하나의 재질인 것을 특징으로 하는 나노와이어 번들 어레이.
  12. 제1항에 있어서,
    상기 적어도 하나 이상의 나노와이어의 각각의 길이는 100nm 내지 50μm인 나노와이어 번들 어레이.
  13. 제1항에 있어서,
    상기 적어도 하나 이상의 나노와이어의 각각의 굵기는 10nm 내지 70nm인 나노와이어 번들 어레이.
  14. 제1항에 있어서,
    상기 적어도 하나 이상의 나노와이어의 각각의 일단 사이의 간격은 500nm 이하인 나노와이어 번들 어레이.
  15. 제1항에 있어서,
    상기 나노와이어 집합체의 높이는 100nm 내지 30μm인 나노와이어 번들 어레이.
  16. 베이스기판; 및
    상기 베이스기판 상에 다수개가 소정 간격 이격되어 배치되는 나노와이어 집합체
    를 포함하고,
    상기 나노와이어 집합체는 적어도 하나 이상의 나노와이어를 포함하며, 상기 베이스기판과 접촉하는 일단에서 타단으로 갈수록 폭이 점진적으로 줄어드는 모폴로지를 갖는 나노와이어 번들 어레이.
  17. 제16항에 있어서,
    상기 모폴로지는
    상기 적어도 하나 이상의 나노와이어 중 어느 하나와, 다른 나노와이어 사이에 존재하는 모세관력(capillary force)에 의해 자가응집(self-aggregated)되어 형성되는 나노와이어 번들 어레이.
  18. 제16항에 있어서,
    상기 모폴로지는
    상기 나노와이어 집합체의 상단은 상기 적어도 하나 이상의 나노와이어가 뭉쳐져 있고, 상기 나노와이어 집합체의 하단은 상기 적어도 하나 이상의 나노와이어가 서로 이격 배치되어 형성되는 나노와이어 번들 어레이.
  19. 제16항에 있어서,
    상기 나노와이어 번들 어레이는 상기 광의 투과 및 확산을 제어하여 광전 소자, 광열 소자 및 광학 소자 중 적어도 하나 이상의 광 효율을 증진시키는 것을 특징으로 하는 나노와이어 번들 어레이.
  20. 베이스기판에 전해연마를 실시하는 단계;
    상기 베이스기판에 대해 양극산화하여 상기 베이스기판 상에 적어도 하나 이상의 나노와이어를 형성하는 단계;
    상기 적어도 하나 이상의 나노와이어에 대한 포어(pore)를 확장시키는 단계;
    상기 포어가 확장된 적어도 하나 이상의 나노와이어에 대한 자가응집(self-aggregated) 제어를 통하여 일단에서 타단으로 갈수록 폭이 점진적으로 줄어드는 모폴로지(morphology)를 갖는 나노와이어 집합체를 형성하는 단계
    를 포함하는 나노와이어 번들 어레이의 제조 방법.
