Abstract

 位相シフト膜パターンのエッジ部で高いコントラストを得ることのできる反射型マスクブランクを得る。 基板上に多層反射膜と、EUV光の位相をシフトさせる位相シフト膜とがこの順に形成された反射型マスクブランクであって、前記位相シフト膜表面における1μm×1μm領域において、原子間力顕微鏡で測定して得られる二乗平均平方根粗さ(Rms)が0.50nm以下であり、かつ空間周波数10~100μm-1のパワースペクトル密度が17nm以下であることを特徴とする反射型マスクブランクである。

Description

反射型マスクブランク、反射型マスク及び半導体装置の製造方法
 本発明は、高集積化した半導体装置の製造に用いることができる反射型マスクブランク及び反射型マスクに関する。また、本発明は、前記反射型マスクを用いた半導体装置の製造方法に関する。
 半導体産業において、半導体装置の高集積化に対応して、半導体装置の製造に用いられる露光装置の光源の露光波長は、徐々に短くなっている。具体的には、露光波長は、波長436nmのg線、波長365nmのi線、波長248nmのKrFレーザ、及び波長193nmのArFレーザのように、徐々に短くなっている。より微細なパターン転写を実現するため、極紫外(Extreme Ultra Violet:以下、「EUV」と呼ぶ。)光を用いた露光技術であるEUVリソグラフィが提案されている。ここで、EUV光とは、軟X線領域又は真空紫外線領域の波長帯の光を指す。具体的には、EUV光とは、波長が0.2~100nm程度の光のことである。EUV光として、例えば、波長が13.5nm近傍のものを用いることができる。
 EUVリソグラフィでは、EUV光に対する材料間の吸収率の差が小さいことなどから、反射型のマスクが用いられる。反射型マスクとしては、例えば、基板上に露光光を反射する多層反射膜が形成され、この多層反射膜を保護するための保護膜の上に、露光光を吸収する位相シフト膜がパターン状に形成されたものが提案されている。露光装置(パターン転写装置)に搭載された反射型マスクに入射した光は、位相シフト膜パターンのある部分では吸収され、位相シフト膜パターンのない部分では多層反射膜により反射される。この結果、位相シフト膜パターンに対応する光像が反射光学系を通して半導体基板上に転写される。位相シフト膜パターンにおいて入射する露光光の一部が、多層反射膜により反射される光と約180度の位相差をもって反射される(位相シフト)。これにより位相シフト膜パターンのある部とない部分とでコントラストを得ている。
 このようなEUVリソグラフィ用の反射型マスク及びこれを作製するための反射型マスクブランクに関連する技術が、例えば特許文献1~3に開示されている。
 また、特許文献4には、透明基板上に光半透過膜を有し、かつ該光半透過膜の露光光に対する入出射面の中心線平均粗さ(JIS B 0601に規定されており、nmRaで表示される)が0.1~50nmRaであることを特徴とする位相シフトマスクブランクが開示されている。

 露光光を吸収するための位相シフト膜を有する反射型マスクの場合、180度近傍の反転した位相差の光同士が位相シフト膜パターンのエッジ部で干渉し合うことにより、投影光学像の像コントラストが向上する。そして、その像コントラストの向上に伴って、パターン転写の解像度も向上する。
 位相シフト膜パターンのエッジ部で高いコントラストを得るためには、位相シフト膜のEUV光に対する絶対反射率は高い方が有利である。例えば、位相シフト膜のEUV光に対する絶対反射率は1~6%となるように設計することができる。しかしながら、位相シフト膜の表面に凹凸がある場合には、位相シフト膜表面で反射光が散乱してしまい、絶対反射率が低下するという問題が生じる。なお、絶対反射率に対して、相対反射率とは、EUV光が多層反射膜に直接入射して反射した場合の絶対反射率を基準としたときの位相シフト膜のEUV光に対する反射率のことである。
 また、位相シフト膜の表面の凹凸の制御は、従来の方法、例えば、特許文献4に記載されているように、光半透過膜の露光光に対する入出射面の中心線平均粗さを所定の範囲とする方法だけでは、上述の絶対反射率の低下を避けるために不十分である。
 そこで本発明は、位相シフト膜のUV光に対する絶対反射率が高い所定の範囲となるように設計した場合、設計値からの差(ずれ)を小さくして高い所定の範囲の絶対反射率である位相シフト膜を得るようにすることにより、位相シフト膜パターンのエッジ部で高いコントラストを得ることのできる反射型マスクを得ることを目的とする。また、本発明は、位相シフト膜パターンのエッジ部で高いコントラストを得ることのできる反射型マスクブランクを得ることを目的とする。
 また、本発明は、半導体基板等の被転写体上に形成されたレジスト膜に転写する回路パターン等の転写パターンの寸法が正確で、微細でかつ高精度の転写パターンを有する半導体装置を製造するための製造方法を得ることを目的とする。
 上記問題点を解決するために、本発明者らが鋭意検討した結果、EUV光の波長に対する所定の空間周波数(又は空間波長)成分の粗さが影響を与えることにより、上述の位相シフト膜のUV光に対する絶対反射率の低下が生じることを見出した。その知見に基づいて、本発明者らは、位相シフト膜の表面上の粗さ(凹凸)成分のうち、上述の位相シフト膜のUV光に対する絶対反射率の低下に影響のある粗さ成分の空間周波数を特定し、この空間周波数における振幅強度を管理することで、上述の位相シフト膜のUV光に対する絶対反射率の低下を避けることができることを見出し、本発明に至った。
 なお、反射型マスクにおいては、従来、その表面粗さを低減する試みはなされていたが、上述の位相シフト膜のUV光に対する絶対反射率の低下に対して、EUV光の波長に対し、所定の空間周波数(又は空間波長)成分の粗さが影響を与えることについては、全く知られていなかった。
 そこで、上記課題を解決するため、本発明は以下の構成を有する。本発明は、下記の構成1~4であることを特徴とする反射型マスクブランク、及び下記の構成5~8であることを特徴とする反射型マスクである。
(構成1)
 本発明の構成1は、基板上に多層反射膜と、EUV光の位相をシフトさせる位相シフト膜とがこの順に形成された反射型マスクブランクであって、前記位相シフト膜表面における1μm×1μm領域において、原子間力顕微鏡で測定して得られる二乗平均平方根粗さ(Rms)が0.50nm以下であり、かつ空間周波数10~100μm-1のパワースペクトル密度が17nm以下であることを特徴とする反射型マスクブランクである。
 本発明の構成1によれば、反射型マスクブランクの位相シフト膜において、所定の二乗平均平方根粗さ(Rms)及び所定の空間周波数のパワースペクトル密度を所定の範囲とすることにより、位相シフト膜のUV光に対する絶対反射率が高い所定の範囲となるように設計した場合、設計値からの差(ずれ)を小さくしてEUV光に対する絶対反射率が高い所定の範囲である位相シフト膜を有することができる。この結果、位相シフト膜パターンのエッジ部で高いコントラストを得ることのできる反射型マスクを製造するための、反射型マスクブランクを得ることができる。
(構成2)
 本発明の構成2は、前記多層反射膜上に保護膜が形成されていることを特徴とする構成1に記載の反射型マスクブランクである。
 本発明の構成2によれば、反射型マスクブランクが多層反射膜上に保護膜を有することにより、転写用マスク(EUVマスク)を製造する際の多層反射膜表面へのダメージを抑制することができる。そのため、この反射型マスクブランクを用いて製造される反射型マスクのEUV光に対する反射率特性が更に良好となる。
(構成3)
 本発明の構成3は、前記位相シフト膜は、タンタルと窒素を含むタンタル系材料層と、前記タンタル系材料層上にクロム及び窒素を含むクロム系材料層とを有することを特徴とする構成1又は2に記載の反射型マスクブランクである。
 本発明の構成3によれば、位相シフト膜が、タンタルと窒素を含むタンタル系材料層と、前記タンタル系材料層上にクロムと及び窒素を含むクロム系材料層とを有することにより、所定の位相シフト効果を有しつつ、UV光に対する絶対反射率が高い位相シフト膜を得ることができる。
(構成4)
 本発明の構成4は、前記クロム系材料層の膜厚は、5nm以上30nm以下であることを有することを特徴とする構成3に記載の反射型マスクブランクである。
 本発明の構成4によれば、タンタル系材料層を覆うクロム系材料層の膜厚を所定の範囲とすることにより、タンタル系材料層の表面に酸化層(酸化タンタル層)が形成されることを防止できる。
(構成5)
 本発明の構成5は、基板上に多層反射膜と、EUV光の位相をシフトさせる位相シフト膜パターンとがこの順に形成された反射型マスクであって、前記位相シフト膜パターン表面における1μm×1μm領域において、原子間力顕微鏡で測定して得られる二乗平均平方根粗さ(Rms)が0.50nm以下であり、かつ空間周波数10~100μm-1のパワースペクトル密度が17nm以下であることを特徴とする反射型マスクである。
 本発明の構成5によれば、反射型マスクの位相シフト膜のUV光に対する絶対反射率が高い所定の範囲となるように設計した場合、設計値からの差(ずれ)が小さくEUV光に対する絶対反射率が高い所定の範囲である位相シフト膜を有することにより、位相シフト膜パターンのエッジ部で高いコントラストを得ることのできる反射型マスクを得ることができる。
(構成6)
 本発明の構成6は、前記多層反射膜上に保護膜が形成されていることを特徴とする構成5に記載の反射型マスクである。
 反射型マスクブランクが多層反射膜上に保護膜を有することにより、反射型マスク(EUVマスク)を製造する際の多層反射膜表面へのダメージを抑制することができる。そのため、反射型マスクは、多層反射膜上に保護膜を有する反射型マスクブランクを用いて製造されたものであることが好ましい。
(構成7)
 本発明の構成7は、前記多層反射膜又は前記保護膜表面における1μm×1μm領域において、原子間力顕微鏡で測定して得られる二乗平均平方根粗さ(Rms)が0.15nm以下であり、かつ空間周波数10~100μm-1のパワースペクトル密度が7nm以下であることを特徴とする構成5又は6に記載の反射型マスクである。
 本発明の構成7によれば、多層反射膜又は保護膜表面における所定領域において、所定の二乗平均平方根粗さ(Rms)及び所定の空間周波数のパワースペクトル密度を所定の範囲とすることにより、UV光に対する絶対反射率がより高い値である位相シフト膜を得ることができる。そのため、このような反射型マスクを用いるならば、半導体装置を製造するための露光の際の露光光の強度を大きくすることができる。そのため、半導体装置の製造の際のスループットを向上することができる。
(構成8)
 本発明の構成8は、前記位相シフト膜パターン表面のパワースペクトル密度と、前記多層反射膜又は前記保護膜表面におけるパワースペクトル密度との差が10nm以下であることを特徴とする構成5~7に記載の反射型マスクである。
 本発明の構成8によれば、所定のパワースペクトル密度の差が所定の範囲であることにより、位相シフト膜パターンのエッジ部で高いコントラストを得ることのできる反射型マスクを、より確実に得ることができる。
 本発明の構成9は、構成5~8のいずれかに記載の反射型マスクを用いて、露光装置を使用したリソグラフィープロセスを行い、被転写体上に転写パターンを形成する工程を有する半導体装置の製造方法である。
 本発明の構成9の半導体装置の製造方法によれば、位相シフト膜パターンのエッジ部で高いコントラストを得ることのできる反射型マスクを使用できるので、半導体基板等の被転写体上に形成されたレジスト膜に転写する回路パターン等の転写パターンの寸法が正確で、微細でかつ高精度の転写パターンを有する半導体装置を製造することができる。
 本発明によれば、位相シフト膜のUV光に対する絶対反射率が高い所定の範囲となるように設計した場合、設計値からの差(ずれ)を小さくして高い所定の範囲の絶対反射率である位相シフト膜を得ることができるので、位相シフト膜パターンのエッジ部で高いコントラストを得ることのできる反射型マスクを得ることができる。また、本発明によれば、位相シフト膜パターンのエッジ部で高いコントラストを得ることのできる反射型マスクブランクを得ることができる。
 また、本発明によれば、半導体基板等の被転写体上に形成されたレジスト膜に転写する回路パターン等の転写パターンの寸法が正確で、微細でかつ高精度の転写パターンを有する半導体装置を製造するための製造方法を得ることができる。

 本発明は、マスクブランク用基板の主表面の上に、高屈折率層と低屈折率層とを交互に積層した多層反射膜及び位相シフト膜を有する反射型マスクブランクである。
 図5は、本発明の反射型マスクブランク30の一例を示す模式図である。本発明の反射型マスクブランク30は、マスクブランク用基板10の主表面の上に、多層反射膜21及び位相シフト膜24を含むマスクブランク用多層膜26を有する。本明細書において、マスクブランク用多層膜26とは、反射型マスクブランク30において、マスクブランク用基板10の主表面の上に積層して形成される、多層反射膜21及び位相シフト膜24を含む複数の膜である。マスクブランク用多層膜26は、更に、多層反射膜21及び位相シフト膜24の間に形成される保護膜22、及び/又は位相シフト膜24の表面に形成されるエッチングマスク膜25を含むことができる。図5に示す反射型マスクブランク30の場合には、マスクブランク用基板10の主表面の上のマスクブランク用多層膜26が、多層反射膜21、保護膜22、位相シフト膜24及びエッチングマスク膜25を有している。
 本明細書において、「マスクブランク用基板10の主表面の上に、マスクブランク用多層膜26を有する」とは、マスクブランク用多層膜26が、マスクブランク用基板10の表面に接して配置されることを意味する場合の他、マスクブランク用基板10と、マスクブランク用多層膜26との間に他の膜を有することを意味する場合も含む。すなわち、この場合の「(主表面の)上」とは、英語でいうならば、「on」及び「above」の両方の意味を含み、「on and/or above」を意味する。また、本明細書において、例えば「膜Aが膜Bの表面に接して配置される」とは、膜Aと膜Bとの間に他の膜を介さずに、膜Aと膜Bとが直接、接するように配置されていることを意味する。
 図3は、本発明の反射型マスクブランク30の別の一例を示す模式図である。図3の反射型マスクブランク30の場合には、マスクブランク用多層膜26が、多層反射膜21、保護膜22及び位相シフト膜24を有しているが、エッチングマスク膜25を有していない。
 本発明の反射型マスクブランク30は、基板上に多層反射膜と、EUV光の位相をシフトさせる位相シフト膜とがこの順に形成された反射型マスクブランクである。本発明の反射型マスクブランク30は、位相シフト膜24表面における1μm×1μm領域において、原子間力顕微鏡で測定して得られる二乗平均平方根粗さ(Rms)が0.50nm以下であり、かつ空間周波数10~100μm-1のパワースペクトル密度が17nm以下である。
 本発明の反射型マスクブランク30を用いることにより、位相シフト膜24のUV光に対する絶対反射率が高い所定の範囲となるように設計した場合、設計値からの差(ずれ)が小さく高い所定の範囲の絶対反射率である位相シフト膜24を得ることができるので、位相シフト膜パターン27のエッジ部で高いコントラストを得ることのできる反射型マスク40を製造することができる。
 次に、位相シフト膜24の表面形態を示すパラメーターである表面粗さ(Rmax、Rms)及びパワースペクトル密度(Power Spectrum Density:PSD)について以下に説明する。
 代表的な表面粗さの指標であるRms(Root means square)は、二乗平均平方根粗さであり、平均線から測定曲線までの偏差の二乗を平均した値の平方根である。Rmsは下式(1)で表される。

 式(1)において、lは基準長さであり、Zは平均線から測定曲線までの高さである。
 同じく、代表的な表面粗さの指標であるRmaxは、表面粗さの最大高さであり、粗さ曲線の山の高さの最大値と谷の深さの最大値との絶対値の差(最も高い山と、最も深い谷のとの差)である。
 Rms及びRmaxは、従来からマスクブランク用基板10の表面粗さの管理に用いられており、表面粗さを数値で把握できる点で優れている。しかし、これらRms及びRmaxは、いずれも高さの情報であり、微細な表面形状の変化に関する情報を含まない。
 これに対して、得られた表面の凹凸を空間周波数領域へ変換することにより、空間周波数での振幅強度で表すパワースペクトル解析は、微細な表面形状を数値化することができる。Z(x,y)をx座標、y座標における高さのデータとすると、そのフーリエ変換は下式(2)で与えられる。

 ここで、Nx,Nyは、x方向とy方向のデータの数である。u=0、1、2・・・Nx-1、v=0、1、2・・・Ny-1であり、このとき空間周波数fは、下式(3)で与えられる。

 このときのパワースペクトル密度PSDは下式(4)で与えられる。

 このパワースペクトル解析は、反射型マスクブランク30の位相シフト膜24の表面状態の変化を単純な高さの変化としてだけでなく、その空間周波数での変化として把握することができる点で優れている。パワースペクトル解析は、原子レベルでの微視的な反応などが表面に与える影響を解析する手法である。
 パワースペクトル解析によって反射型マスクブランク30の位相シフト膜の表面状態を評価する場合には、パワースペクトル密度(PSD)の積分値Iを用いることができる。積分値Iとは、図6に例示するような空間周波数に対するパワースペクトル密度(PSD)の値が描く、所定の空間周波数の範囲の面積を意味し、式(5)のように定義する。

 空間周波数fは、式(3)のように定義され、パワースペクトル密度は、u及びνの値で決まる空間周波数の関数として一義的に計算される。ここで離散的な空間周波数についてパワースペクトル密度を計算するため、測定領域及びデータ点数がx方向及びy方向で等しいとき、式(6)のように空間周波数fiを定義する。ここで、X’及びN’は、測定領域及びデータ点数である。P(f)は空間周波数fにおけるパワースペクトル密度である。
 本発明の反射型マスクブランク30において、上記目的を達成するために、位相シフト膜24の表面を、上述の表面粗さ(Rms)、パワースペクトル密度を用い、1μm×1μmの領域を原子間力顕微鏡で測定して得られる二乗平均平方根粗さ(Rms)が0.50nm以下であり、且つ、空間周波数10~100μm-1のパワースペクトル密度が17nm以下となるようにする。
 本発明において、位相シフト膜24の表面の前記1μm×1μmの領域は、転写パターン形成領域の任意の箇所でよい。転写パターン形成領域は、マスクブランク用基板10が6025サイズ(152mm×152mm×6.35mm)の場合、例えば、反射型マスクブランク30の表面の周縁領域を除外した142mm×142mmの領域、132mm×132mmの領域、又は132mm×104mmの領域とすることができる、また、前記任意の箇所については、例えば、反射型マスクブランク30の表面の中心の領域とすることができる。
 また、本発明において、前記1μm×1μmの領域は、位相シフト膜24の膜表面の中心の領域とすることができる。例えば、反射型マスクブランク30の位相シフト膜24の膜表面が長方形の形状をしている場合には、前記中心とは前記長方形の対角線の交点である。すなわち、前記交点と前記領域における中心(領域の中心も前記膜表面の中心と同様である)とが一致する。
 また、上述で説明した1μm×1μmの領域、転写パターン形成領域、及び任意の箇所については、場合によっては、マスクブランク用基板10及び多層反射膜付き基板20においても適用することができる。
 また、反射型マスクブランク30の位相シフト膜24の表面において、1μm×1μmの領域を原子間力顕微鏡で測定して得られる空間周波数10~100μm-1のパワースペクトル密度を17nm以下とすることができる。好ましくは、空間周波数10~100μm-1のパワースペクトル密度が14nm以下、より好ましくは、空間周波数10~100μm-1のパワースペクトル密度が10nm以下とすることが望ましい。
 また、上述の二乗平均平方根粗さ(Rms)は0.50nm以下、好ましくは、0.45nm以下、より好ましくは、0.40nm以下、更に好ましくは、0.36nm以下であることが望ましい。また、最大高さ(Rmax)は、好ましくは5nm以下、更に好ましくは、4.5nm以下、更に好ましくは、4nm以下、更に好ましくは、3.5nm以下が望ましい。
 また、本発明の反射型マスクブランク30において、上記目的を達成するために、マスクブランク用多層膜26の表面を、原子間力顕微鏡で1μm×1μmの領域を測定して得られる空間周波数10~100μm-1のパワースペクトル密度の積分値Iは、360nm以下とすることが更に好ましい。更に好ましくは、上記積分値Iは、300nm以下とすることが望ましい。特に好ましくは、上記積分値Iは、250nm以下とすることが望ましい。
 本発明の反射型マスクブランク30を用いることにより、位位相シフト膜24のUV光に対する絶対反射率が高い所定の範囲となるように設計した場合、設計値からの差(ずれ)を小さくして高い所定の範囲の絶対反射率である位相シフト膜24を得ることができる。そのため、本発明の反射型マスクブランク30を用いることにより、位相シフト膜パターン27のエッジ部で高いコントラストを得ることのできる反射型マスク40を製造することができる。
 次に、本発明の反射型マスクブランク30について、具体的に説明する。
[マスクブランク用基板10]
 まず、本発明の反射型マスクブランク30の製造に用いることのできるマスクブランク用基板10について以下に説明する。
 図1(a)は、本発明の反射型マスクブランク30の製造に用いることのできるマスクブランク用基板10の一例を示す斜視図である。図1(b)は、図1(a)に示すマスクブランク用基板10の断面模式図である。
 マスクブランク用基板10(又は、単に「基板10」又は「ガラス基板10」と称す場合がある。)は、矩形状の板状体であり、2つの対向主表面2と、端面1とを有する。2つの対向主表面2は、この板状体の上面及び下面であり、互いに対向するように形成されている。また、2つの対向主表面2の少なくとも一方は、転写パターンが形成されるべき主表面である。
 端面1は、この板状体の側面であり、対向主表面2の外縁に隣接する。端面1は、平面状の端面部分1d、及び曲面状の端面部分1fを有する。平面状の端面部分1dは、一方の対向主表面2の辺と、他方の対向主表面2の辺とを接続する面であり、側面部1a、及び面取斜面部1bを含む。側面部1aは、平面状の端面部分1dにおける、対向主表面2とほぼ垂直な部分(T面)である。面取斜面部1bは、側面部1aと対向主表面2との間における面取りされた部分(C面)であり、側面部1aと対向主表面2との間に形成される。
 曲面状の端面部分1fは、基板10を平面視したときに、基板10の角部10a近傍に隣接する部分(R部)であり、側面部1c及び面取斜面部1eを含む。ここで、基板10を平面視するとは、例えば、対向主表面2と垂直な方向から、基板10を見ることである。また、基板10の角部10aとは、例えば、対向主表面2の外縁における、2辺の交点近傍である。2辺の交点とは、2辺のそれぞれの延長線の交点であってよい。本例において、曲面状の端面部分1fは、基板10の角部10aを丸めることにより、曲面状に形成されている。
 本発明の目的をより確実に達成するために、本発明の反射型マスクブランク30に用いるマスクブランク用基板10の主表面、及び、多層反射膜付き基板20の多層反射膜21の表面が、所定の表面粗さを有していることが好ましい。
 また、マスクブランク用基板10の主表面は、触媒基準エッチングにより表面加工された表面とすることが好ましい。触媒基準エッチング(Catalyst Referred Etching:以下、CAREともいう)とは、被加工物(マスクブランク用基板)と触媒を処理液中に配置するか、被加工物と触媒との間に処理液を供給し、被加工物と触媒を接触させ、そのときに触媒上に吸着している処理液中の分子から生成された活性種によって被加工物を加工する表面加工方法である。なお、被加工物がガラスなどの固体酸化物からなる場合には、処理液を水とし、水の存在下で被加工物と触媒を接触させ、触媒と被加工物表面とを相対運動させる等することにより、加水分解による分解生成物を被加工物表面から除去し加工するものである。
 マスクブランク用基板10の主表面が、触媒基準エッチングにより、基準面である触媒表面に接触する凸部から選択的に表面加工される。そのため、主表面を構成する凹凸(表面粗さ)が、非常に高い平滑性を維持しつつ、非常に揃った表面形態となり、しかも、基準面に対して凸部よりも凹部を構成する割合が多い表面形態となる。したがって、前記主表面上に複数の薄膜を積層する場合においては、主表面の欠陥サイズが小さくなる傾向となるので、触媒基準エッチングによって表面処理することが欠陥品質上好ましい。特に、前記主表面上に、後述する多層反射膜21を形成する場合に特に効果が発揮される。また、上述のように主表面を触媒基準エッチングによる表面処理することにより、上述の所定の範囲の表面粗さ、及び所定のパワースペクトル密度の表面を比較的容易に形成することができる。
 なお、基板10の材料がガラス材料の場合、触媒としては、白金、金、遷移金属及びこれらのうち少なくとも一つを含む合金からなる群より選ばれる少なくとも一種の材料を使用することができる。また、処理液としては、純水、オゾン水及び水素水等の機能水、低濃度のアルカリ水溶液、並びに低濃度の酸性水溶液からなる群より選択される少なくとも一種の処理液を使用することができる。
 本発明の反射型マスクブランク30に用いるマスクブランク用基板10は、転写パターンが形成される側の主表面は、少なくともパターン転写精度、位置精度を得る観点から高平坦度となるように表面加工されていることが好ましい。EUVの反射型マスクブランク用基板10の場合、基板10の転写パターンが形成される側の主表面の132mm×132mmの領域、又は142mm×142mmの領域において、平坦度が0.1μm以下であることが好ましく、特に好ましくは0.05μm以下である。更に好ましくは、基板10の転写パターンが形成される側の主表面132mm×132mmの領域において、平坦度が0.03μm以下である。また、転写パターンが形成される側と反対側の主表面は、露光装置にセットするときの静電チャックされる面である。この主表面の平坦度は、142mm×142mmの領域において、1μm以下であることが好ましく、特に好ましくは0.5μm以下である。
 EUV露光用の反射型マスクブランク用基板10の材料としては、低熱膨張の特性を有するものであれば何でもよい。例えば、低熱膨張の特性を有するSiO-TiO系ガラス(2元系(SiO-TiO)及び3元系(SiO-TiO-SnO等))、例えばSiO-Al-LiO系の結晶化ガラスなどの所謂、多成分系ガラスを使用することができる。また、上記ガラス以外にシリコンや金属などの基板を用いることもできる。前記金属基板の例としては、インバー合金(Fe-Ni系合金)などが挙げられる。
 上述のように、EUV露光用のマスクブランク用基板10の場合、基板に低熱膨張の特性が要求されるため、多成分系ガラス材料を使用する。しかしながら、多成分系ガラス材料は、合成石英ガラスと比較して高い平滑性を得にくいという問題がある。この問題を解決すべく、多成分系ガラス材料からなる基板上に、金属、若しくは合金からなる材料、又はこれらのいずれかに酸素、窒素、炭素の少なくとも一つを含有した材料からなる薄膜を形成する。そして、このような薄膜表面を鏡面研磨、表面処理することにより、上記範囲の表面粗さの表面を比較的容易に形成することができる。
 上記薄膜の材料としては、例えば、Ta(タンタル)、Taを含有する合金、又はこれらのいずれかに酸素、窒素、及び炭素から選択される少なくとも一つを含有したTa化合物が好ましい。Ta化合物としては、例えば、TaB、TaN、TaO、TaON、TaCON、TaBN、TaBO、TaBON、TaBCON、TaHf、TaHfO、TaHfN、TaHfON、TaHfCON、TaSi、TaSiO、TaSiN、TaSiON、及びTaSiCONなどを適用することができる。これらTa化合物のうち、窒素(N)を含有するTaN、TaON、TaCON、TaBN、TaBON、TaBCON、TaHfN、TaHfON、TaHfCON、TaSiN、TaSiON、及びTaSiCONがより好ましい。なお、上記薄膜は、薄膜表面の高平滑性の観点から、好ましくはアモルファス構造とすることが望ましい。薄膜の結晶構造は、X線回折装置(XRD)により測定することができる。
 なお、本発明では、上記に規定した表面粗さを得るための加工方法は、特に限定されるものではない。
[多層反射膜付き基板20]
 次に、本発明の反射型マスクブランク30に用いることのできる多層反射膜付き基板20について以下に説明する。
 図2は、反射型マスクブランク30に用いることのできる多層反射膜付き基板20の一例を示す模式図である。
 本実施形態の多層反射膜付き基板20は、上記説明したマスクブランク用基板10の転写パターンが形成される側の主表面上に多層反射膜21を有する構造としている。この多層反射膜21は、EUVリソグラフィ用反射型マスク40においてEUV光を反射する機能を付与するものであり、屈折率の異なる元素が周期的に積層された多層反射膜21の構成を取っている。
 多層反射膜21はEUV光を反射する限りその材質は特に限定されない。多層反射膜21の単独での反射率(絶対反射率)は通常65%以上であり、上限は通常73%である。このような多層反射膜21は、一般的には、高屈折率の材料からなる薄膜(高屈折率層)と、低屈折率の材料からなる薄膜(低屈折率層)とが、交互に40~60周期程度積層された多層反射膜21とすることができる。
 例えば、波長13~14nmのEUV光に対する多層反射膜21としては、Mo膜とSi膜とを交互に40周期程度積層したMo/Si周期多層膜とすることが好ましい。その他、EUV光の領域で使用される多層反射膜21として、Ru/Si周期多層膜、Mo/Be周期多層膜、Mo化合物/Si化合物周期多層膜、Si/Nb周期多層膜、Si/Mo/Ru周期多層膜、Si/Mo/Ru/Mo周期多層膜、及びSi/Ru/Mo/Ru周期多層膜などを用いることが可能である。
 多層反射膜21の形成方法は当該技術分野において公知であるが、例えば、マグネトロンスパッタリング法、及びイオンビームスパッタリング法などにより、各層を成膜することにより形成できる。上述したMo/Si周期多層膜の場合、例えば、イオンビームスパッタリング法により、まずSiターゲットを用いて厚さ数nm程度のSi膜を基板10上に成膜する。その後、Moターゲットを用いて厚さ数nm程度のMo膜を成膜する。このSi膜及びMo膜を一周期として、40~60周期積層して、多層反射膜21を形成する。
 本発明の反射型マスクブランク30を製造する際、多層反射膜21は、高屈折率材料のスパッタリングターゲット及び低屈折率材料のスパッタリングターゲットにイオンビームを交互に照射して、イオンビームスパッタリング法により形成されることが好ましい。所定のイオンビームスパッタリング法で多層反射膜21を形成することにより、EUV光に対する反射率特性が良好な多層反射膜21を得ることができる。
 本発明の反射型マスクブランク30は、マスクブランク用多層膜26が、多層反射膜21の表面のうち、マスクブランク用基板10とは反対側の表面に接して配置される保護膜22を更に含むことが好ましい。すなわち、本発明の反射型マスクブランク30は、多層反射膜21上に保護膜22が形成されていることが好ましい。
 上述のように形成された多層反射膜21の上に、EUVリソグラフィ用反射型マスク40の製造工程におけるドライエッチング及びウェット洗浄からの多層反射膜21の保護のため、保護膜22(図3を参照)を形成することもできる。このように、マスクブランク用基板10上に、多層反射膜21と、保護膜22とを有する形態も、本発明における多層反射膜付き基板20とすることができる。
 なお、上記保護膜22の材料としては、例えば、Ru、Ru-(Nb,Zr,Y,B,Ti,La,Mo)、Si-(Ru,Rh,Cr,B)、Si、Zr、Nb、La、及びB等の材料を使用することができるが、これらのうち、ルテニウム(Ru)を含む材料を適用すると、多層反射膜21の反射率特性がより良好となる。具体的には、保護膜22の材料は、Ru、又はRu-(Nb,Zr,Y,B,Ti,La,Mo)であることが好ましい。このような保護膜22は、特に、位相シフト膜24をTa系材料とし、Cl系ガスのドライエッチングで当該位相シフト膜24をパターニングする場合に有効である。
 なお、上記の多層反射膜付き基板20では、多層反射膜21又は保護膜22の表面において、1μm×1μmの領域を原子間力顕微鏡で測定して得られる空間周波数10~100μm-1のパワースペクトル密度を7nm以下とすることができ、好ましくは6.5nm以下であることが望ましい。このような構成とすることにより、その後に形成される位相シフト膜24の表面を、所定の空間周波数の所定のパワースペクトル密度にすることができる。
 また、多層反射膜付き基板20として必要な反射特性を良好にするために、上記の多層反射膜付き基板20では、多層反射膜21又は保護膜22の表面において、1μm×1μmの領域を原子間力顕微鏡で測定して得られる二乗平均平方根粗さ(Rms)が、0.15nm以下、好ましくは、0.12nm以下、より好ましくは、0.10nm以下であることが望ましい。
 上記範囲の基板10の表面形態を保って、多層反射膜21又は保護膜22の表面を、上記範囲のパワースペクトル密度にするために、スパッタリング法による多層反射膜21の成膜の際に、基板10の主表面の法線に対してスパッタ粒子が斜めに入射するように、高屈折率層と低屈折率層とが堆積するようにすることができる。より具体的には、Mo等の低屈折率層の成膜のためのスパッタ粒子の入射角度と、Si等の高屈折率層の成膜のためのスパッタ粒子の入射角度は、0度超45度以下にして成膜すると良い。より好ましくは、スパッタ粒子の入射角度は、0度超40度以下、更に好ましくは、0度超30度以下であることが望ましい。更には、多層反射膜21上に形成する保護膜22も、多層反射膜21の成膜後、連続して、基板10の主表面の法線に対してスパッタ粒子が斜めに入射して保護膜22が堆積するように、イオンビームスパッタリング法により形成することが好ましい。
 また、多層反射膜付き基板20において、基板10の多層反射膜21と接する面と反対側の面には、静電チャックの目的のために裏面導電膜23(図3を参照)を形成することができる。このように、マスクブランク用基板10上の転写パターンが形成される側に多層反射膜21と、保護膜22とを有し、多層反射膜21と接する面と反対側の面に裏面導電膜23を有する形態も、本発明における多層反射膜付き基板20とすることができる。なお、裏面導電膜23に求められる電気的特性(シート抵抗)は、通常100Ω/□以下である。裏面導電膜23の形成方法は公知である。例えば、マグネトロンスパッタリング法やイオンビームスパッタリング法により、Cr、Ta等の金属や合金のターゲットを使用して形成することができる。
 また、本実施形態の多層反射膜付き基板20としては、基板10と多層反射膜21との間に下地層を形成しても良い。下地層は、基板10の主表面の平滑性向上の目的、欠陥低減の目的、多層反射膜21の反射率増強効果の目的、及び多層反射膜21の応力補正の目的で形成することができる。
[反射型マスクブランク30]
 次に、本発明の反射型マスクブランク30について説明する。
 図3は、本発明の反射型マスクブランク30の一例を示す模式図である。図3に示す反射型マスクブランク30は、上記説明した多層反射膜付き基板20の保護膜22上に、転写パターンとなる位相シフト膜24を形成した構成としてある。
[位相シフト膜]
 多層反射膜21の上、又は多層反射膜21の上に形成された保護膜22の上に、位相シフト膜24が形成される。位相シフト膜24は、EUV光を吸収するとともに一部を反射させて位相をシフトさせるものである。即ち、位相シフト膜24がパターンニングされた反射型マスク40において、位相シフト膜24が残っている部分では、EUV光を吸収しつつパターン転写に影響がないように一部を反射させる。位相シフト膜24で反射したEUV光は、多層反射膜21からの反射光との位相差を形成する。位相シフト膜24は、EUV光に対する絶対反射率が1~6%、位相シフト膜24からの反射光と多層反射膜21からの反射光との位相差が170~190度となるように形成される。位相シフト膜24の膜厚は、用いる材料及び絶対反射率の設計値に応じて、且つ、位相差が上記範囲内に入る条件となるように適宜定められる。
 位相シフト膜24は、EUV光を吸収する機能を有し、エッチング等により除去が可能である限り、その材料は特に限定されない。本実施形態においては、エッチング選択性等の観点から、位相シフト膜24として、タンタル単体又はタンタルを含むタンタル系材料が用いられる。具体的には、タンタル系材料は、TaとBを含有するTaB合金、TaとSiを含有するTaSi合金、Taとその他遷移金属(例えば、Pt、Pd、Ag)を含有するTa合金、並びにTa金属やそれらの合金にN、O、H、及び/又はCなどを添加したタンタル系化合物などであってよい。
 このようなタンタルやタンタル化合物により構成される位相シフト膜24は、DCスパッタリング法及びRFスパッタリング法などのスパッタリング法といった公知の方法で形成することができる。
 また、位相シフト膜24の結晶状態は、平滑性の観点から、アモルファス状又は微結晶であることが好ましい。位相シフト膜24が平滑でないと、位相シフト膜パターンのエッジラフネスが大きくなり、パターンの寸法精度が悪くなることがある。位相シフト膜24の好ましい表面粗さは、二乗平均平方根粗さ(Rms)が0.50nm以下であり、より好ましくはRmsが0.45nm以下、更に好ましくはRmsが0.40nm以下、更に好ましくはRmsが0.36nmである。
 Taは、EUV光の吸収係数が大きく、また塩素系ガス及びフッ素系ガスで容易にドライエッチングすることが可能であるため、加工性に優れた位相シフト膜材料である。更にTaにB及び/又はSi、Ge等を加えることにより、アモルファス状の材料が容易に得られ、位相シフト膜24の平滑性を向上させることができる。また、TaにN及び/又はOを加えれば、位相シフト膜24の酸化に対する耐性が向上するため、経時的な安定性を向上させることができるという効果が得られる。
 位相シフト膜24はタンタル系材料層一層によって形成されるものだけでなく、タンタル系材料層を複数層積層させることによって形成してもよい。また、位相シフト膜24は、タンタル系材料層と他の材料層との積層によって形成されるものが含まれる。具体的には、他の材料層としては、クロム系材料層とルテニウム系材料層を用いることができる。この場合、クロム系材料として、Cr単体、Crとその他遷移金属(例えば、Pt、Pd、及びAg)を含有するCr合金、並びにCr金属及び/又はCr合金にN、O、H、及びCなどを添加したクロム系化合物を用いることができる。ルテニウム系材料は、Ru金属単体でもよいし、RuにNb、Zr、Y、B、Ti、La、Mo、Co及び/又はReなどの金属を含有したRu合金であってもよい。また、Ru金属又はその合金にN、O、H及び/又はCなどを添加したルテニウム系化合物であってもよい。位相シフト膜24を、タンタル系材料層と他の材料層との積層構造によって形成する場合(タンタル系材料層の上に他の材料層を積層する場合)には、成膜開始から成膜終了まで大気に曝さず連続して成膜することが好ましい。このようにすることで、タンタル系材料層の表面に酸化層(酸化タンタル層)が形成されることを防止できる。その場合、酸化タンタル層を除去するための工程を要しない。
 位相シフト膜24におけるタンタル系材料層とクロム系材料層の積層順序、積層数は特に限定されない。例えば、基板10側からTa/Crの二層構造、Cr/Taの二層構造、Ta/Cr/Taの三層構造、Cr/Ta/Crの三層構造、Ta/Cr/Ta/Crの4層構造、Cr/Ta/Cr/Taの4層構造、Ta/Ta/Cr/Crの4層構造、又はCr/Cr/Ta/Taの4層構造等であってよく、またこれら以外であっても構わない。ただし、多層反射膜21又は多層反射膜21の上に形成された保護膜22と隣接する材料はタンタル系材料層とすることがより好ましい。また、位相シフト膜24の最表面層はクロム系材料層、又はタンタル系材料層(例えばTaSi系材料層)とすることができる。ただし、位相シフト膜24の最表面層はクロム系材料層とすることがより好ましい。これによりクロム系材料層がタンタル系材料層に対する酸化防止膜としての機能も有することができるためである。すなわち、クロム系材料層が最上層であることにより、タンタル系材料層が酸化されてエッチングレートが落ちることが抑止される。更に、クロム系材料層を位相シフト膜24の最表面層とする場合には、位相シフト膜の表面のパワースペクトル密度を制御する観点から、最表面層の材料を、窒素を含む材料、具体的には、CrN、CrON、CrCN、CrCON、CrHN、CrOHN、CrCHN、又はCrCONHとすることが好ましい。また、マスク洗浄時の耐薬性の観点から、最表面層の材料を炭素を含む材料、具体的には、CrC、CrCO、CrCN、CrCON、CrCH、CrCOH、CrCHN、又はCrCONHとすることがより好ましい。クロム系材料及びタンタル系材料は、単金属以外にも窒化物や酸化物、合金を含み、必ずしも同じ材料、組成でなくても構わない。
 位相シフト膜24におけるタンタル系材料層とルテニウム系材料層の積層順序、積層数についても特に限定されない。例えば、基板10側からTa/Ruの二層構造、Ta/Ru/Taの三層構造、Ta/Ru/Ta/Ruの4層構造、又はTa/Ta/Ru/Ruの4層構造等であってよく、またこれら以外であっても構わない。したがって、位相シフト膜24の最表面層はルテニウム系材料層、又はタンタル系材料層(例えばTaSi系材料層)とすることができる。ただし、多層反射膜21又は多層反射膜21の上に形成された保護膜22と隣接する材料はタンタル系材料層とすることがより好ましく、また、位相シフト膜24の最表面層をルテニウム系材料層とすることがより好ましい。これによりルテニウム系材料層がタンタル系材料層に対する酸化防止膜としての機能も有することができる。タンタル系材料及びルテニウム系材料は、単金属以外にも窒化物、酸化物、及び合金を含み、必ずしも同じ材料、組成でなくても構わない。
 更に、位相シフト膜24においては、タンタル系材料層、ルテニウム系材料層、クロム系材料層を積層してもよく、積層順序、積層数についても特に限定されない。例えば、基板10側からTa/Ru/Crの三層構造、又はTa/Cr/Ruの三層構造等であってもよく、またこれら以外であっても構わない。
 本発明の反射型マスクブランク30の位相シフト膜24は、タンタルと窒素を含むタンタル系材料層と、タンタル系材料層上にクロム及び窒素を含むクロム系材料層とを有することが好ましい。位相シフト膜24がタンタル系材料層とクロム系材料層とを有することにより、所定の位相シフト効果を有しつつ、EUV光に対する絶対反射率が高い位相シフト膜を得ることができる。
 なお、クロム系材料層の膜厚は、5nm以上30nm以下であることが好ましい。タンタル系材料層を覆うクロム系材料層の膜厚を所定の範囲とすることにより、タンタル系材料層の表面に酸化層(酸化タンタル層)が形成されることを防止できる。
 本発明の反射型マスクブランク30では、位相シフト膜24が、タンタルと窒素とを含有するタンタル系材料層を含む場合、窒素の含有量が5原子%以上50原子%以下であることが好ましく、より好ましくは、5原子%以上30原子%以下、更に好ましくは、5原子%以上20原子%以下が望ましい。また、位相シフト膜24が、クロムと窒素とを含むクロム系材料層を含む場合、窒素の含有量が5原子%以上50原子%以下であることが好ましく、より好ましくは、5原子%以上30原子%以下、更に好ましくは、5原子%以上20原子%以下が望ましい。
 位相シフト膜24がタンタルと窒素とを含有するタンタル系材料層を含む場合には、窒素の含有量が5原子%以上50原子%以下であることにより、位相シフト膜24の表面の二乗平均平方根粗さ(Rms)、及び1μm×1μmの領域で検出されうる空間周波数10~100μm-1の粗さ成分全ての振幅強度であるパワースペクトル密度が所定の値の範囲となる。また、位相シフト膜24がクロムと窒素とを含有するクロム系材料層を含む場合には、窒素の含有量が5原子%以上50原子%以下である場合も同様に、上記パワースペクトル密度が所定の値の範囲となる。これらの位相シフト膜24の場合には、更に、位相シフト膜を構成する結晶粒子の拡大を抑制できるので、位相シフト膜24をパターニングしたときのパターンエッジラフネスが低減できる。
 本発明の反射型マスクブランク30の場合、位相シフト膜24の表面における1μm×1μmの領域において、原子間力顕微鏡で測定して得られる二乗平均平方根粗さ(Rms)、及び空間周波数10~100μm-1のパワースペクトル密度は、所定の範囲の値となるようにする。このような構造を有する本発明の反射型マスクブランク30を用いることにより、位相シフト膜24のEUV光に対する絶対反射率が高い所定の範囲となるように設計した場合、設計値からの差(ずれ)を小さくして高い所定の範囲の絶対反射率である位相シフト膜24を得ることができる。そのため、本発明の反射型マスクブランク30を用いることにより、位相シフト膜パターン27のエッジ部で高いコントラストを得ることのできる反射型マスク40を製造することができる。
 なお、本発明の反射型マスクブランク30は、図3に示す構成に限定されるものではない。例えば、上記位相シフト膜24の上に、位相シフト膜24をパターニングするためのマスクとなるレジスト膜を形成することもできる。この場合、レジスト膜付き反射型マスクブランク30も、本発明の反射型マスクブランク30とすることができる。なお、位相シフト膜24の上に形成するレジスト膜は、ポジ型でもネガ型でも構わない。また、電子線描画用でもレーザ描画用でも構わない。更に、位相シフト膜24と前記レジスト膜との間に、いわゆるハードマスク膜(エッチングマスク膜25)を形成することもできる。ハードマスク膜(エッチングマスク膜25)を含む態様も、本発明における反射型マスクブランク30とすることができる。
[エッチングマスク膜25]
 本発明の反射型マスクブランク30では、マスクブランク用多層膜26が、位相シフト膜24の表面のうち、マスクブランク用基板10とは反対側の表面に接して配置されるエッチングマスク膜25を更に含むことが好ましい。図5に示す反射型マスクブランク30の場合には、マスクブランク用基板10の主表面の上のマスクブランク用多層膜26が、多層反射膜21、保護膜22及び位相シフト膜24に加えて、更にエッチングマスク膜25を有している。本発明の反射型マスクブランク30は、図5に示す反射型マスクブランク30のマスクブランク用多層膜26の最表面に、更にレジスト膜を有することができる。
 具体的には、位相シフト膜の最上層の材料がクロムを含むクロム系材料層からなる場合、本発明の反射型マスクブランク30は、タンタルを含有する材料からなるエッチングマスク膜25が形成された構造となっていることが好ましい。また、位相シフト膜24の最上層の材料が、Ta単体、又はTaを主成分とする材料を用いる場合、本発明の反射型マスクブランク30は、位相シフト膜24上にクロムを含有する材料からなるエッチングマスク膜25が形成された構造となっていることが好ましい。このような構造の反射型マスクブランク30を用いることにより、反射型マスク40を作製する際に、位相シフト膜24に転写パターンを形成後、エッチングマスク膜25を塩素系ガス、フッ素系ガス、又は塩素系ガスと酸素ガスとの混合ガスを用いたドライエッチングで剥離しても、位相シフト膜パターン27の良好な光学的特性を得ることができる。また、位相シフト膜24に形成された転写パターンのラインエッジラフネスが良好な反射型マスク40を作製することができる。
 エッチングマスク膜25を形成するタンタルを含有する材料としては、TaN、TaON、TaCON、TaBN、TaBON、TaBCON、TaHfN、TaHfON、TaHfCON、TaSiN、TaSiON、及びTaSiCON等が挙げられる。エッチングマスク膜25を形成するクロムを含有する材料としては、例えば、クロムに、窒素、酸素、炭素及びホウ素から選ばれる一以上の元素を含有する材料等が挙げられる。例えば、CrN、CrON、CrCN、CrCON、CrBN、CrBON、CrBCN及びCrBOCN等が挙げられる。前記材料については、本発明の効果が得られる範囲で、クロム以外の金属を含有させてもよい。エッチングマスク膜25の膜厚は、転写パターンを精度よく位相シフト膜24に形成するエッチングマスクとしての機能を得る観点から、3nm以上であることが望ましい。また、エッチングマスク膜25の膜厚は、レジスト膜の膜厚を薄くする観点から、15nm以下であることが望ましい。
 本発明の反射型マスクブランク30の最表面がエッチングマスク膜25の場合、反射型マスクブランク30の最表面が位相シフト膜24である場合と同様に、エッチングマスク膜25の表面における1μm×1μmの領域において、原子間力顕微鏡で測定して得られる二乗平均平方根粗さ(Rms)、及び空間周波数10~100μm-1のパワースペクトル密度は、所定の範囲の値となるようにすることで位相シフト膜のパワースペクトル密度を管理することもできる。このような構造を有する本発明の反射型マスクブランク30では、位相シフト膜24のEUV光に対する絶対反射率が高い所定の範囲となるように設計した場合、設計値からの差(ずれ)を小さくして高い所定の範囲の絶対反射率である位相シフト膜24を得ることができる。そのため、このような構造を有する本発明の反射型マスクブランク30を用いることにより、位相シフト膜パターン27のエッジ部で高いコントラストを得ることのできる反射型マスク40を製造することができる。
[反射型マスクブランク30の製造方法]
 次に、本発明の反射型マスクブランク30の製造方法について説明する。
 本発明の反射型マスクブランク30は、マスクブランク用基板10の主表面の上に、高屈折率層と低屈折率層とを交互に積層した多層反射膜21及び位相シフト膜24を含む。本発明の反射型マスクブランク30の製造方法は、マスクブランク用基板10の主表面の上に、多層反射膜21を形成する工程と、多層反射膜21の上に、位相シフト膜24を形成する工程とを含む。本発明の反射型マスクブランク30の製造方法では、反射型マスクブランク30の表面が、1μm×1μmの領域において、原子間力顕微鏡で測定して得られる二乗平均平方根粗さ(Rms)が0.50nm以下であり、且つ、空間周波数10~100μm-1のパワースペクトル密度が17nm以下となるように、位相シフト膜24を形成する。
 本発明の反射型マスクブランク30の位相シフト膜24の表面において、Rmsを0.50nm以下(好ましくは、0.45nm以下、より好ましくは、0.40nm以下、更に好ましくは、0.36nm以下)とし、1μm×1μmの領域で検出されうる空間周波数10~100μm-1の粗さ成分全ての振幅強度であるパワースペクトル密度を17nm以下(好ましくは14nm以下、より好ましくは10nm以下)にすることにより、位相シフト膜24のEUV光に対する絶対反射率が高い所定の範囲となるように設計した場合、設計値からの差(ずれ)を小さくして高い所定の範囲の絶対反射率である位相シフト膜24を得ることができる。そのため、位相シフト膜パターン27のエッジ部で高いコントラストを得ることのできる反射型マスク40を製造することができる。
 本発明の反射型マスクブランク30の製造方法では、位相シフト膜24を形成する工程において、位相シフト膜24は、位相シフト膜24に含まれる材料からなるスパッタリングターゲットを用いる反応性スパッタリング法により形成され、反応性スパッタリングの際の雰囲気ガスに含まれる成分が含有されるように位相シフト膜24が形成されることが好ましい。反応性スパッタリング法による成膜の際に、雰囲気ガスの流量を調節することにより、位相シフト膜24の表面の二乗平均平方根粗さ(Rms)、及び1μm×1μmの領域で検出されうる空間周波数10~100μm-1の粗さ成分全ての振幅強度であるパワースペクトル密度が所定の値の範囲となるように、調節することができる。
 反応性スパッタリング法により位相シフト膜24を形成する場合、雰囲気ガスは、不活性ガスと、窒素ガスとを含有する混合ガスであることが好ましい。この場合には、窒素の流量を調節することができるので、適切な組成を有する位相シフト膜24を得ることができる。その結果、位相シフト膜24の表面において、適切な二乗平均平方根粗さ(Rms)及びパワースペクトル密度を有する位相シフト膜24を、確実に得ることができる。例えば、位相シフト膜24が、TaN層及びCrOCN層からなる場合、TaN層の形成、及びCrOCN層の形成の両方の場合に、成膜中の窒素の流量を調節することによって、適切な二乗平均平方根粗さ(Rms)及びパワースペクトル密度を有する位相シフト膜24を、確実に得ることができる。
 本発明の反射型マスクブランク30の製造方法では、位相シフト膜24は、タンタルを含む材料のスパッタリングターゲットを用いて形成されることが好ましい。この結果、タンタルを含む適切なEUV光に対する吸収率をもつ位相シフト膜24を形成することができる。
 本発明の反射型マスクブランク30の製造方法は、多層反射膜21の表面に接して配置される保護膜22を形成する工程を更に含むことが好ましい。保護膜22を形成することにより、転写用マスク(EUVマスク)を製造する際の多層反射膜21の表面へのダメージを抑制することができるので、EUV光に対する反射率特性が更に良好となる。
 保護膜22は、保護膜22材料のスパッタリングターゲットにイオンビームを照射する、イオンビームスパッタリング法により形成されることが好ましい。イオンビームスパッタリング法によって、保護膜表面の平滑化が得られるので、保護膜上に形成される位相シフト膜や、更に位相シフト膜上に形成されるエッチングマスク膜の表面を平滑化させることができる。
 本発明の反射型マスクブランク30の製造方法は、位相シフト膜24の表面に接して配置されるエッチングマスク膜25を形成する工程を更に含むことが好ましい。位相シフト膜24とはドライエッチング特性が異なるエッチングマスク膜25を形成することにより、位相シフト膜24に転写パターンを形成する際に、高精度の転写パターンを形成することができる。
[反射型マスク40]
 次に、本発明の一実施形態に係る反射型マスク40について以下に説明する。
 図4は、本実施形態の反射型マスク40を示す模式図である。本発明の反射型マスク40は、上記の反射型マスクブランク30における位相シフト膜24をパターニングして、上記多層反射膜21上又は上記保護膜22上に位相シフト膜パターン27を形成した構成である。本実施形態の反射型マスク40は、EUV光等の露光光で露光すると、マスク表面で位相シフト膜24のある部分では露光光が吸収され、それ以外の位相シフト膜24を除去した部分では露出した保護膜22及び多層反射膜21で露光光が反射されることにより、リソグラフィ用の反射型マスク40として使用することができる。本発明の反射型マスク40では、位相シフト膜24のEUV光に対する絶対反射率が高い所定の範囲となるように設計した場合、設計値からの差(ずれ)を小さくして高い所定の範囲の絶対反射率である位相シフト膜24を得ることができる。そのため、本発明の反射型マスク40では、位相シフト膜パターン27のエッジ部で高いコントラストを得ることができる。
 位相シフト膜24のパターニングは、次のようにして行うことができる。すなわち、まず、位相シフト膜24の表面にレジスト膜パターンを形成する。そのレジスト膜パターンをマスクとして使用して、エッチングガスによるドライエッチングを実施することにより、位相シフト膜24がエッチングされ、位相シフト膜パターンが形成される。このときの、エッチングガスとしては、Cl、SiCl、CHCl及びCCl等の塩素系のガス、これら塩素系ガス及びOを所定の割合で含む混合ガス、塩素系ガス及びHeを所定の割合で含む混合ガス、塩素系ガス及びArを所定の割合で含む混合ガス、CF、CHF、C、C、C、C、CH、CHF、C、SF、F等のフッ素系のガス、これらフッ素系ガス及びOを所定の割合で含む混合ガス、並びにOガスを挙げることができる。位相シフト膜24が複数材料の積層構造で構成される場合には、それぞれの材料に適したエッチングガスによるエッチングを複数回行うことができる。
 次に、例えば、レジスト剥離液によりレジスト膜パターンを除去した後、酸性又はアルカリ性の水溶液を用いたウェット洗浄を行い、高い反射率を達成したEUVリソグラフィ用反射型マスク40を得ることができる。なお、位相シフト膜24の構成によっては、位相シフト膜24の積層構造の内の1層をエッチングする際に、同時にレジスト膜を除去することができる。この場合には、レジスト膜パターンを除去するためだけの工程が不要となる。また、エッチングマスク膜25を設ける場合には、これを除去する工程が別途必要になる場合もある。
 なお、反射型マスクブランク30が多層反射膜21上に保護膜22を有することにより、反射型マスク40(EUVマスク)を製造する際の多層反射膜21表面へのダメージを抑制することができる。そのため、反射型マスク40においても多層反射膜21上に保護膜22を有することが好ましい。その結果、反射型マスク40のEUV光に対する反射率特性が良好となる。
 本発明の反射型マスク40は、多層反射膜21又は前記保護膜22表面における1μm×1μm領域において、原子間力顕微鏡で測定して得られる二乗平均平方根粗さ(Rms)が0.15nm以下であり、かつ空間周波数10~100μm-1のパワースペクトル密度が7nm以下であることが好ましい。反射型マスク40の多層反射膜21又は保護膜22表面における所定領域において、所定の二乗平均平方根粗さ(Rms)及び所定の空間周波数のパワースペクトル密度を所定の範囲とすることにより、EUV光に対する絶対反射率がより高い値である位相シフト膜を得ることができる。そのため、本発明の反射型マスク40を用いるならば、半導体装置を製造するための露光の際の露光光の強度を大きくすることができる。そのため、半導体装置の製造の際のスループットを向上することができる。
 本発明の反射型マスク40は、前記位相シフト膜パターン27表面のパワースペクトル密度と、前記多層反射膜21又は前記保護膜22表面におけるパワースペクトル密度との差が10nm以下であることが好ましい。所定のパワースペクトル密度の差が所定の範囲であることにより、位相シフト膜パターン27のエッジ部で高いコントラストを得ることのできる反射型マスク40を、より確実に得ることができる。
[半導体装置の製造方法]
 以上説明した反射型マスク40と、露光装置を使用したリソグラフィープロセスにより、半導体基板等の被転写体上に形成されたレジスト膜に、反射型マスク40の位相シフト膜パターン27に基づく回路パターン等の転写パターンを転写し、その他種々の工程を経ることで、半導体基板等の被転写体上に種々の転写パターン等が形成された半導体装置を製造することができる。
 本発明の半導体装置の製造方法によれば、位相シフト膜パターンのエッジ部で高いコントラストを得ることのできる反射型マスク40を使用できるので、半導体基板等の被転写体上に形成されたレジスト膜に転写する回路パターン等の転写パターンの寸法が正確で、微細でかつ高精度の転写パターンを有する半導体装置を製造することができる。
 次に、本実施の形態にかかる反射型マスクブランク30及び反射型マスク40を製造した例を実施例として説明する。
 まず、EUV露光用のマスクブランク用基板10の表面に、多層反射膜21及び位相シフト膜24を以下に述べるように成膜した。更にマスクブランク用基板10の裏面に裏面導電膜23を成膜して、実施例1~3及び比較例1の反射型マスクブランク30を製造した。したがって、実施例1~3及び比較例1の反射型マスクブランク30は、裏面導電膜23/マスクブランク用基板10/多層反射膜21/保護膜22/位相シフト膜24の構造を有する。
<マスクブランク用基板10の作製>
 マスクブランク用基板10として、大きさが152mm×152mm、厚さが6.35mmのSiO-TiO系のガラス基板10を準備し、両面研磨装置を用いて、当該ガラス基板10の表裏面を、酸化セリウム砥粒やコロイダルシリカ砥粒により段階的に研磨した後、低濃度のケイフッ酸で表面処理した。これにより得られたガラス基板10表面の表面粗さを原子間力顕微鏡で測定したところ、二乗平均平方根粗さ(Rms)は0.5nmであった。
 当該ガラス基板10の表裏面における148mm×148mmの領域の表面形状(表面形態、平坦度)、TTV(板厚ばらつき)を、波長変調レーザを用いた波長シフト干渉計で測定した。その結果、ガラス基板10の表裏面の平坦度は290nm(凸形状)であった。ガラス基板10表面の表面形状(平坦度)の測定結果は、測定点ごとにある基準面に対する高さの情報としてコンピュータに保存するとともに、ガラス基板10に必要な表面平坦度の基準値50nm(凸形状)、裏面平坦度の基準値50nmと比較し、その差分(必要除去量)をコンピュータで計算した。
 次いで、ガラス基板10面内を加工スポット形状領域ごとに、必要除去量に応じた局所表面加工の加工条件を設定した。事前にダミー基板を用いて、実際の加工と同じようにダミー基板を、一定時間、基板を移動させずにスポットで加工した。その形状を上記表裏面の表面形状を測定する装置と同じ測定機にて測定し、単位時間当たりにおけるスポットの加工体積を算出した。そして、スポットの情報とガラス基板10の表面形状の情報より得られた必要除去量に従い、ガラス基板10をラスタ走査する際の走査スピードを決定した。
 設定した加工条件に従い、磁気流体による基板仕上げ装置を用いて、磁気粘弾性流体研磨(Magneto Rheological Finishing : MRF)加工法により、ガラス基板10の表裏面平坦度が上記の基準値以下となるように局所表面加工処理をして表面形状を調整した。なお、このとき使用した磁気粘弾性流体は、鉄成分を含んでおり、研磨スラリーは、研磨剤として酸化セリウムを約2wt%含むアルカリ水溶液を用いた。その後、ガラス基板10を濃度約10%の塩酸水溶液(温度約25℃)が入った洗浄槽に約10分間浸漬した後、純水によるリンス、イソプロピルアルコール(IPA)乾燥を行った。
 なお、本発明におけるマスクブランク用基板10の局所加工方法は、上述した磁気粘弾性流体研磨加工法に限定されるものではない。ガスクラスターイオンビーム(Gas Cluster Ion Beams : GCIB)、及び局所プラズマを使用した加工方法を用いてもよい。
 その後、局所表面加工処理の仕上げ研磨として、表面粗さ改善を目的として、コロイダルシリカ砥粒を用いた両面タッチ研磨を行った後、触媒基準エッチング法(CARE:Catalyst Referred Etching)による表面加工を行った。このCAREは、以下の加工条件で行った。
 加工液:純水
 触媒:白金
 基板回転数:10.3回転/分
 触媒定盤回転数:10回転/分
 加工時間:50分
 加工圧:250hPa
 その後、ガラス基板10の端面をスクラブ洗浄した後、当該基板を王水(温度約65℃)が入った洗浄槽に約10分間浸漬させた。その後、当該基板の純水によるリンス、乾燥を行った。なお、王水による洗浄は、ガラス基板10の表裏面に触媒である白金の残留物がなくなるまで、複数回行った。
 上述のようにして得られたEUV露光用のマスクブランク用基板10の主表面において、転写パターン形成領域(132mm×132mm)の任意の箇所の1μm×1μmの領域を原子間力顕微鏡で測定したところ、二乗平均平方根粗さ(Rms)は0.040nm、最大高さ(Rmax)は0.40nmであった。
 上述のようにして得られたEUV露光用のマスクブランク用基板10の主表面における1μm×1μmの領域を、原子間力顕微鏡で測定して得られる空間周波数1μm-1以上10μm-1以下のパワースペクトル密度は、最大値5.29nm、最小値1.15nmであった。また、空間周波数10μm-1以上100μm-1以下のパワースペクトル密度は、最大値1.18nm、最小値0.20nmであった。
<実施例1~3及び比較例1の作製>
 Moターゲット及びSiターゲットを使用して、イオンビームスパッタリングによりMo層(低屈折率層、厚み2.8nm)及びSi層(高屈折率層、厚み4.2nm)を交互積層し(積層数40ペア)、最後にSi層を4.0nmの厚みで成膜し、多層反射膜21を上述のガラス基板10上に形成した。イオンビームスパッタリング法による多層反射膜21の成膜の際、イオンビームスパッタリングにおけるガラス基板10の主表面の法線に対するMo及びSiスパッタ粒子の入射角度は30度、イオンソースのガス流量は8sccmとした。
 多層反射膜21の成膜後、更に連続して多層反射膜21上にイオンビームスパッタリングによりRu保護膜22(膜厚2.5nm)を成膜して多層反射膜付き基板20とした。イオンビームスパッタリング法によるRu保護膜22の成膜の際、基板の主表面の法線に対するRuスパッタ粒子の入射角度は40度、イオンソースのガス流量は8sccmとした。
 次に、上述したマスクブランク用基板10の主表面上に、DCマグネトロンスパッタリング法により、位相シフト膜24を成膜した。実施例1~3及び比較例1の場合には、表1に示すように、TaN層及びCrOCN層の二層からなる積層膜を位相シフト膜24とした。
 実施例1~3及び比較例1の位相シフト膜24として、DCスパッタリングによりTaN層(タンタル系材料層)とCrCON層(クロム系材料層)とを積層して、位相シフト膜24を形成した。また、成膜後、X線光電子分光法(XPS法)により、TaN層及びCrCON層の元素組成を測定した。TaN層は、タンタルターゲットを用い、ArガスとNガスの混合ガス雰囲気にて反応性スパッタリング法で、表1に示す所定の膜厚のTaN層(Ta:92.5 at%、N:7.5 at%)を形成した。CrCON層は、クロムターゲットを用い、ArガスとCOガスとNガスの混合ガス雰囲気にて反応性スパッタリングで、表1に示す所定の膜厚のCrCON層(Cr:45 at%、C:10 at%、O:35 at%、N:10 at%)を形成した(TaN膜からCrCON膜の形成まで大気に触れさせず連続成膜)。なお、実施例1~3のTaN膜の成膜の際の成膜圧力は、0.08Paとした。また、比較例1のTaN膜の成膜の際の成膜圧力は、実施例1~3の場合より高く、0.12Paとした。また、実施例1~3及び比較例1のCrOCN膜の成膜圧力は、0.12Paとした。
 上記のように形成した位相シフト膜24を構成するTaN層及びCrCON層の波長13.5nmにおける屈折率n、及び消衰係数kは、それぞれ以下であった。
  TaN層:n=0.94、k=0.034
  CrCON層:n=0.93、k=0.037
 なお、上記、TaN層及びCrCON層の膜厚は、波長13.5nmにおいて位相シフト膜24の絶対反射率が2.4~2.8%、位相差が180度となるように設定してある。
 次に、マスクブランク用基板10の裏面に裏面導電膜23を成膜することにより、実施例1~3及び比較例1の反射型マスクブランク30を製造した。
 裏面導電膜23は、次のように形成した。すなわち、実施例1~3及び比較例1に用いる多層反射膜付き基板20の多層反射膜21を形成していない裏面に、DCマグネトロンスパッタリング法により、裏面導電膜23を形成した。当該裏面導電膜23は、Crターゲットを多層反射膜付き基板20の裏面に対向させ、Ar及びNの混合ガス(Ar:N=90%:10%)雰囲気中で反応性スパッタリングを行った。ラザフォード後方散乱分析法により裏面導電膜23の元素組成を測定したところ、Cr:90原子%、N:10原子%であった。また、裏面導電膜23の膜厚は20nmであった。以上のようにして、実施例1~3及び比較例1の反射型マスクブランク30を製造した。

 実施例1~3及び比較例1として得られたEUV露光用のマスクブランク用基板10の位相シフト膜24の表面について、転写パターン形成領域(132mm×132mm)の任意の箇所(具体的には、転写パターン形成領域の中心)の1μm×1μmの領域を原子間力顕微鏡で測定した。表1に、原子間力顕微鏡による測定によって得られた表面粗さ(二乗平均平方根粗さ、Rms)、及び表面粗さのパワースペクトル解析によって求めた空間周波数10~100μm-1のパワースペクトル密度(PSD)の最大値、積分値を示す。
 参考のため、図6に、実施例3及び比較例1のパワースペクトル解析した結果を示す。図6に示すように、実施例3の位相シフト膜24表面における1μm×1μmの領域を、原子間力顕微鏡で測定して得られる空間周波数10~100μm-1のパワースペクトル密度は、最大値15.56nm、最小値0.69nmであった。一方、図6に示すように、比較例1の位相シフト膜24表面における1μm×1μmの領域を、原子間力顕微鏡で測定して得られる空間周波数10~100μm-1のパワースペクトル密度は、最大値21.63nm、最小値1.52nmであった。
 表1に示すとおり、実施例1~3の位相シフト膜24の表面の1μm×1μmの領域において、原子間力顕微鏡で測定して得られる二乗平均平方根粗さ(Rms)は、0.50nm以下であった。一方、比較例1の位相シフト膜24の表面の1μm×1μmの領域において、原子間力顕微鏡で測定して得られる二乗平均平方根粗さ(Rms)は、0.447nmだった。
 表1に示すとおり、実施例1~3の位相シフト膜24の表面の空間周波数10~100μm-1におけるパワースペクトル密度の最大値は、17nm以下であった。一方、比較例1の位相シフト膜24の表面の空間周波数10~100μm-1におけるパワースペクトル密度の最大値は、17nmより大きく、21.63nmだった。
 表1に、実施例1~3及び比較例1の反射型マスク作製後の、(A)位相シフト膜表面のパワースペクトル密度(PSD)、(B)多層反射膜(保護膜付)表面のパワースペクトル密度(PSD)、及び(A)と(B)との差(A-B)を示す。実施例1~3の(A)と(B)との差(A-B)は、10nm以下だった。これに対して比較例1の(A)と(B)との差(A-B)は、15.17nmであり、10nmを超えていた。
 また、実施例1~3及び比較例1の多層反射膜(保護膜付)表面の二乗平均平方根粗さRmsは0.138nmであり、0.15nm以下であった。実施例1~3及び比較例1の多層反射膜(保護膜付)表面の空間周波数10~100μm-1のPSD最大値は6.46nmであり、7nm以下であった。
 表1に、実施例1~3及び比較例1の位相シフト膜24の絶対反射率RPSMの設計値、測定値及び設計値と測定値との差(ずれ)を示す。位相シフト膜24の絶対反射率RPSMの測定は、EUV反射率測定(LPR-1016)装置を用いて行った。このとき、絶対反射率測定用の測定光として、波長13.5nmのEUV光を用いた。なお、多層反射膜表面の絶対反射率RMLは、65%だった。表1から明らかなように、実施例1~3の位相シフト膜24の絶対反射率RPSMは、2.0%以上と高く、絶対反射率RPSMの設計値と測定値との差(ずれ)も1.0%以下(0~-0.8%)と小さかった。これに対して比較例1の位相シフト膜24の絶対反射率RPSMは、1.7%以上と小さく、絶対反射率RPSMの設計値と測定値との差(ずれ)は-1.1%と、比較的大きかった。したがって、実施例1~3のマスクブランクの、EUV光に対する絶対反射率は高く、測定値からのずれも小さいことが明らかとなった。
<反射型マスク40の作製>
 実施例1~3及び比較例1の反射型マスクブランク30の位相シフト膜24の表面に、スピンコート法によりレジストを塗布し、加熱及び冷却工程を経て、膜厚150nmのレジスト膜を成膜した。次いで、所望のパターンの描画及び現像工程を経て、レジストパターン形成した。当該レジストパターンをマスクにして、所定のドライエッチングにより、位相シフト膜24のパターニングを行い、保護膜22上に位相シフト膜パターン27を形成した。なお、TaN層及びCrOCN層の二層からなる積層膜である位相シフト膜24は、塩素(Cl)及び酸素(O)の混合ガス(塩素(Cl)及び酸素(O)の混合比(流量比)は4:1)によりドライエッチングすることができる。
 その後、レジスト膜を除去し、上記と同様の薬液洗浄を行い、実施例1~3及び比較例1の反射型マスク40を作製した。
<半導体装置の製造方法>
 上述の実施例1~3及び比較例1の反射型マスク40を使用し、露光装置を使用して、半導体基板である被転写体上のレジスト膜にパターン転写を行い、その後、配線層をパターニングして、半導体装置を作製すると、反射型マスクの位相シフト膜パターンのエッジ部で高いコントラストを得るため、転写パターンの寸法が正確な半導体装置を作製することができる。
 なお、上述の多層反射膜付き基板20、反射型マスクブランク30の作製において、マスクブランク用基板10の転写パターンが形成される側の主表面に、多層反射膜21及び保護膜22を成膜した後、上記主表面とは反対側の裏面に裏面導電膜23を形成したがこれに限らない。マスクブランク用基板10の転写パターンが形成される側の主表面とは反対型の主表面に裏面導電膜23を形成した後、転写パターンが形成される側の主表面に、多層反射膜21、更に保護膜22を成膜して多層反射膜付き基板20、更に保護膜22上に位相シフト膜24を成膜して反射型マスクブランク30を作製しても構わない。

  1.  基板上に多層反射膜と、EUV光の位相をシフトさせる位相シフト膜とがこの順に形成された反射型マスクブランクであって、
     前記位相シフト膜表面における1μm×1μm領域において、原子間力顕微鏡で測定して得られる二乗平均平方根粗さ(Rms)が0.50nm以下であり、かつ空間周波数10~100μm-1のパワースペクトル密度が17nm以下であることを特徴とする反射型マスクブランク。
  2.  前記多層反射膜上に保護膜が形成されていることを特徴とする請求項1に記載の反射型マスクブランク。
  3.  前記位相シフト膜は、タンタルと窒素を含むタンタル系材料層と、前記タンタル系材料層上にクロム及び窒素を含むクロム系材料層とを有することを特徴とする請求項1又は2に記載の反射型マスクブランク。
  4.  前記クロム系材料層の膜厚は、5nm以上30nm以下であることを有することを特徴とする請求項3に記載の反射型マスクブランク。
  5.  基板上に多層反射膜と、EUV光の位相をシフトさせる位相シフト膜パターンとがこの順に形成された反射型マスクであって、
     前記位相シフト膜パターン表面における1μm×1μm領域において、原子間力顕微鏡で測定して得られる二乗平均平方根粗さ(Rms)が0.50nm以下であり、かつ空間周波数10~100μm-1のパワースペクトル密度が17nm以下であることを特徴とする反射型マスク。
  6.  前記多層反射膜上に保護膜が形成されていることを特徴とする請求項5に記載の反射型マスク。
  7.  前記多層反射膜又は前記保護膜表面における1μm×1μm領域において、原子間力顕微鏡で測定して得られる二乗平均平方根粗さ(Rms)が0.15nm以下であり、かつ空間周波数10~100μm-1のパワースペクトル密度が7nm以下であることを特徴とする請求項5又は6に記載の反射型マスク。
  8.  前記位相シフト膜パターン表面のパワースペクトル密度と、前記多層反射膜又は前記保護膜表面におけるパワースペクトル密度との差が10nm以下であることを特徴とする請求項5~7に記載の反射型マスク。
  9.  請求項5~8のいずれか1項に記載の反射型マスクを用いて、露光装置を使用したリソグラフィープロセスを行い、被転写体上に転写パターンを形成する工程を有する半導体装置の製造方法。
