Abstract

磁石ユニットとターゲット材を取り替えるだけで、基材のサイズ変更に対応できる成膜装置を提供する。本発明の成膜装置(1)は、基材(W)の正面に対向する蒸発源(2)を用いて、搬送される基材Wの表面に成膜を行うものであって、蒸発源(2)がターゲット材(7)とバッキングプレート(8)と磁石ユニット(9)とカソードボディー(10)と、冷却水流路(12)とを有する。冷却水流路(12)は、磁石ユニット(9)とバッキングプレート(8)とが離間してなる空間であってこの空間を冷却水が流通可能である。磁石ユニット(9)として基材(W)よりも狭幅とされた狭幅基材に対応して短尺のサイズのものが配備可能とされ、ターゲット材(7)として、配備された磁石ユニット(9)の幅に対応して短尺のサイズのものが配備されている。

Description

成膜装置及び成膜方法
 本発明は、サイズが異なる基材に対して安定した成膜を可能とする成膜装置及び成膜方法に関するものである。
 一般に、マグネトロンスパッタ装置などの成膜装置は、合成樹脂フィルムなどの基材の表面にプラズマを発生させ、発生したプラズマを利用して成膜を行う構成とされている。このような成膜装置に用いられるスパッタ用の蒸発源は、プラズマの生成のために磁場を形成する磁石ユニットと、成膜材料から形成されたターゲット材を有している。また、磁石ユニットは、レーストラック型の場合であれば、ヨークの表面に設けられた長尺棒状の中央磁石と、この中央磁石を囲むようにヨークの表面に設けられた外周磁石とで構成されており、長手方向に沿って均一なプラズマを形成することを可能としている。
 上述した蒸発源を用いて基材の表面に成膜を行う際には、バッキングプレートの表側にターゲット材を設置し、バッキングプレートの裏側に磁石ユニットを設置する。そして、電源などを用いて蒸発源に電圧を加えれば、磁石ユニットによりターゲット材の表面近傍に形成された磁場に沿ってプラズマが発生し、発生したプラズマを利用して基材の表面へ成膜を行うことが可能になる。
 ところで、上述した成膜を行うと、発生したプラズマに曝されてターゲット材が高温になる。そのため、蒸発源にはターゲット材を冷却する冷却手段が付帯されることが多い。例えば、特許文献1には、上述したレーストラック型の磁石ユニットを有する成膜装置であって、磁石ユニットの内部を貫通するように冷却水を流通させることでバッキングプレートを介してターゲット材を冷却する成膜装置が開示されている。この特許文献1の成膜装置では、カソードボディーに冷却水を流通する配管が形成されており、このカソードボディーの配管から磁石ユニットの内部を貫通する冷却水流路に冷却水を導入することで、バッキングプレートを介してターゲット材を冷却できるようになっている。
 上述した成膜装置では成膜を行う基材の幅が変動することはあまり起こらず、成膜装置も予め決められた幅の基材に成膜を行う仕様となっているのが一般的である。しかし、量産において実際に成膜をする際には、成膜対象の基材の幅が通常よりも狭幅の基材を成膜しなくてはならない状況が現実には起こり得る。
 例えば、ロール状に巻いたフィルム基材を巻き出して、連続的にスパッタ蒸発源の前を移動させながら成膜を行い、再びロール状に巻き取る、いわゆるスパッタロールコータと呼ばれる装置では、通常は装置の最大幅近くのフィルム基材を成膜している。ところが、場合によっては、装置の最大幅より遥かに狭い(例えば半分以下)フィルム基材への成膜をおこなう必要に迫られる場合がある。このような場合には、最大幅のフィルム基材の成膜処理に適したサイズのスパッタ蒸発源を用いて、フィルム幅に合わせた蒸着マスクを取り付けて、不要な蒸気をさえぎりながら成膜を行なう。
 このようにすると、幅の狭いフィルムへの成膜が可能ではあるが、幅の狭い基材を成膜するために、最大幅のターゲット材を蒸発させることになり、高価な成膜物質が無駄になり、製造コストの高騰を招くことになった。
 このような問題を解消する方法としては、幅の狭いフィルム基材への成膜を行なう場合に、これに対応した狭い幅の蒸発源に交換する方法がある。このようにすると、小さなターゲット材で成膜を行なうことが出来るため、成膜物質の無駄は生じない。しかし、これを実現するためには、蒸発源を一式取り替えることが必要となるので、交換の作業が膨大になる。また、サイズが異なる蒸発源を予め複数用意しなくてはならず、装置のコストが高くなってしまうという問題があった。

 本発明は、蒸発源そのものを取り替えることなく、蒸発源を構成する磁石ユニットやターゲット材のみを取り替えるだけで、幅が異なる基材に対しても成膜を行うことができる成膜装置及び成膜方法を提供することを目的とする。
 本発明が提供する成膜装置は、基材に対向する蒸発源を用いて、搬送される基材の表面に成膜を行う成膜装置であって、前記蒸発源は、成膜物質で形成された平板状のターゲット材と、前記ターゲット材が表面に取り付けられたバッキングプレートと、前記バッキングプレートの裏側に配備されて、ターゲット材表面近傍にマグネトロン放電のための磁場を形成する磁石ユニットと、前記磁石ユニットを収納するカソードボディーと、前記磁石ユニットとバッキングプレートとが離間してなる空間であって且つ当該空間には冷却水が流通可能となっている冷却水流路と、を有しており、前記磁石ユニットとして、前記基材よりも狭幅とされた狭幅基材を処理する場合には、これに対応して短尺のサイズの磁石ユニットが配備可能とされ、前記ターゲット材として、配備された磁石ユニットの幅に対応して短尺のサイズのターゲット材が配備されていることを特徴とする。
 一方、本発明の成膜方法は、上記した成膜装置を用いて、基材の表面に成膜を行うに際し、前記基材よりも狭幅とされた狭幅基材の表面に成膜を行う場合には、短尺のサイズの磁石ユニットを配備し、その配備した磁石ユニットの幅に対応して短尺のサイズのターゲット材を配備して成膜を実施する。

 以下、本発明の実施形態に係る成膜装置1を、図面に基づき詳しく説明する。 
 図1Aは本発明の第1実施形態の成膜装置1の全体構成を示しており、図1Bは蒸発源2の断面図を示している。
 図1Aに示すように、成膜装置1は、内部が真空排気可能とされた箱状の真空チャンバ3を有している。この真空チャンバ3には図示しない真空ポンプが排気管などを介して接続されていて、真空ポンプを用いて排気することにより真空チャンバ3の内部は真空または極低圧状態とされる。真空チャンバ3内には、成膜対象であるフィルムなどの基材Wを外周面に巻き掛けて案内する成膜ドラム4が配備されている。また、真空チャンバ3には、この成膜ドラム4に向かって基材Wを送り出している巻出ロール5と、この成膜ドラム4で成膜された基材Wを巻き取っている巻取ロール6とが設けられている。
 さらに、真空チャンバ3の内部には、成膜ドラム4に巻き掛けられた基材Wに対向するように蒸発源2が配備されている。この蒸発源2にはプラズマ電源(図示略)からプラズマ発生用の電力(DC(直流)、PulseDC(間欠的直流)、MF-AC(中間周波数領域の交流)あるいはRF(高周波)など)の電力が供給されており、減圧状態の真空チャンバ3内でアルゴン等の放電ガスを導入して蒸発源2に電位をかければ蒸発源2の前面にプラズマが発生して基材Wに対する成膜が可能となる。
 なお、以降の説明では、図2Aの紙面の上下方向を、成膜装置1を説明する際の前後方向という。図2Aの紙面の左右方向を、成膜装置1を説明する際の左右方向という。一方で、図2Bの紙面の上下方向を、成膜装置1を説明する際の上下方向という。
 また、以降の実施形態では、マグネトロンスパッタ法を用いて成膜を行う装置の例を挙げて本発明の成膜装置1を説明する。 
 さらに、以降の説明では、基材Wの幅が狭幅と通常幅とで異なる2種類の基材Wについて成膜する実施形態を説明する。この場合、通常幅の基材Wを「通常基材」、通常基材より狭幅の基材Wを「狭幅基材」と呼び、両者を区別して表現する。
 図2Aは、基材W(通常基材)を成膜する場合の第1実施形態の蒸発源2の構成を示している。
 図2Aに示すように、第1実施形態の蒸発源2は、成膜物質で形成された平板状のターゲット材7と、このターゲット材7が表面に取り付けられたバッキングプレート8と、バッキングプレート8の裏側に配備されて、ターゲット材7にマグネトロン放電のための磁場を形成する磁石ユニット9と、を備えている。
 また、この蒸発源2は、磁石ユニット9を収納するカソードボディー10を有しており、このカソードボディー10とバッキングプレート8との間には水路板11が配備されている。この水路板11は、バッキングプレート8と磁石ユニット9との間に配備されて両者を隔離(離間)できるようになっている。この水路板11の表面には後述する冷却水流路12を形成する流路溝13が形成されている。
 次に、第1実施形態の蒸発源2を構成するターゲット材7、バッキングプレート8、磁石ユニット9、カソードボディー10、水路板11、及び冷却水流路12について説明する。
 まず、ターゲット材7は、基材Wに成膜しようとする皮膜の原料となる材料を板状に加工したものである。ターゲット材7には、金属材料やC、Siなどの無機物、ITOなどの透明導電膜材料、SiO、SiNなどの化合物、有機物など板状に形成可能な材料が使用可能である。例えば、基材Wの表面にTiN、TiAlN、CrN等の硬質皮膜を成膜する場合であれば、Ti、TiAl合金、Crなどの金属板が用いられる。
 ターゲット材7の幅は、上述した通常基材の幅に対応して、通常基材よりやや広い幅に形成されている。また、このターゲット材7には、上述したプラズマ電源からプラズマ発生用の電力がカソードボディー10を通じて供給されていて、表面にプラズマを形成可能な電圧が加えられている。
 バッキングプレート8は、通常金属で板状に形成され、熱伝導性と電気伝導性との双方に優れた銅が多く使われるが、SUSなども使用できる。バッキングプレート8の表面は平滑とされており、上述したターゲット材7を貼り付けたり剥がしたりして、バッキングプレート8自体を再利用できるようになっている。
 磁石ユニット9は、バッキングプレート8と平行となるように配備されたヨーク14と、このヨーク14の中央に配備された中央磁石15と、この中央磁石15の外側のヨーク14表面に配備された外周磁石16とで形成されている。
 具体的には、図2A及び図2Bに示されるように、ヨーク14は、軟鉄などの磁性体で板状に形成されている。ヨーク14の外縁には、ヨーク14の表面に対して垂直な方向(前後方向)に向かって起立する板状の外周磁石16が設けられている。
 外周磁石16は、複数の板磁石の組み合わせにより構成される。具体的に、この外周磁石16は、バッキングプレート8の長辺方向(左右方向)に沿って伸びると共に互いに平行に配備された1組の長尺の板磁石16Lと、バッキングプレート8の短辺方向(上下方向)に沿って伸びると共に互いに平行に配備された1組の短尺の板磁石16Sと、を有する。これら4枚の板磁石は、いずれもターゲット材7側(前側)を向く端部が同じ磁極となるように配備されている。
 中央磁石15は、外周磁石16と同様にヨーク14の表面に対して垂直な方向(前方)に向かって起立する板磁石である。中央磁石15は、外周磁石16を構成する上述した4枚の板磁石の中央に位置しており、ターゲット材7側を向く端部に外周磁石16と異なる磁極が位置するように取り付けられている。
 つまり、上述した磁石ユニット9では、ヨーク14の中央に位置する中央磁石15からターゲット材7側に向かって磁石ユニット9の外方に出た磁力線は、ターゲット材7の表面近傍を通過し、再び磁石ユニット9の内部に位置するヨーク14の外周磁石16に戻り、このときターゲット材7の表面近傍に磁場が形成される。
 なお、この説明では磁石ユニット9は長方形の形状であるが、外周磁石のうち端部に配置した短尺の板磁石16Sを円弧状の形状として、レーストラック状の外形形状であっても良い。
 カソードボディー10は、上述した磁石ユニット9を収容可能な角状の容器である。カソードボディー10の表面にはターゲット材7側に向かって開口した凹部17が形成されている。この凹部17は、上下方向及び左右方向に磁石ユニット9よりもやや大きな内寸を備えており、内部に磁石ユニット9を収容可能となっている。また、凹部17の深さ、言い換えれば前後方向の凹部17の内寸は、磁石ユニット9の厚み程度が一般的であるが、その他の部材との組合せで磁石ユニット9が収容可能な寸法であると良い。
 凹部17よりも左右方向の外側のカソードボディー10には、冷却水を供給する冷却水給排配管18が形成されている。この冷却水給排配管18は、カソードボディー10を厚み方向(前後方向)に貫通しており、凹部17の周囲に少なくとも2箇所(図示は4箇所)設けられている。これら4箇所の冷却水給排配管18のうち、磁石ユニット9の左側に位置する冷却水給排配管18は冷却前の冷却水を供給する導入管として用いられており、磁石ユニット9の右側に位置する冷却水給排配管18は冷却後の冷却水を排水する導出管として用いられている。
 図示の例では、冷却水給排配管18は4箇所にあり、バッキングプレートの冷却を2つの独立した系統で行なうようになっている。あるいは、冷却水給排配管18を2箇所として、その分、水路で冷却水の流れを制御しても良い。
 ところで、第1実施形態の成膜装置1は、カソードボディー10とバッキングプレート8との間に、両部材の間に配備されて両者を隔離(離間)する水路板11を有している。この水路板11の表面には流路溝13が形成されており、水路板11とバッキングプレート8とを重ね合わせば、磁石ユニット9とバッキングプレート8とが離間してなる空間に冷却水を流通可能な冷却水流路12が形成可能となっている。
 次に、本発明の成膜装置1の特徴である冷却水流路12及び水路板11について説明する。
 水路板11は、カソードボディー10の前側に配備されて、カソードボディー10の凹部17の開口を閉鎖するものであり、凹部17の蓋として機能する部材である。水路板11のサイズは、カソードボディー10の外寸とほぼ同じであり、カソードボディー10の前面を全面に亘って覆うことができるようになっている。水路板11の内部には、冷却水を流通させる冷却水流路12が形成されている。
 冷却水流路12は、カソードボディー10の左側の冷却水給排配管18を通じて供給された冷却水を、水路板11の内部を貫流させつつ冷却し、冷却後の冷却水をカソードボディー10の右側の冷却水給排配管18から排出する構成となっている。具体的には、この冷却水流路12は、左側の冷却水給排配管18との接続箇所から、水路板11の内部を前後方向に貫通するように前側に向かって伸びている。次に、水路板11の前面まで伸びた冷却水流路12は、水路板11の前面で向きを変え、バッキングプレート8と水路板11との間の隙間を左右方向に沿って伸びる。最後に、冷却水流路12は、水路板11の内部を前後方向に貫通するように後側に向かって伸び、右側の冷却水給排配管18から冷却水を水路板11の外側に排出している。
 上述した冷却水流路12のうち、水路板11の前面に沿った部分は、冷却水を左右方向に沿って流通させる流路溝13とされている。この流路溝13は、前側に向かって開口しており、水路板11の上に重ね合わされたバッキングプレート8の表面に冷却水を直接接触させて、バッキングプレート8を効率良く冷却できるようになっている。また、水路板11の表面における流路溝13が形成された範囲は、磁石ユニット9の前面を全域に亘って覆えるようになっていて、磁石ユニット9に対応した位置にプラズマから入熱を受けるターゲット7をバッキングプレート8を介して冷却できるようになっている。
 上述したように磁石ユニット9とバッキングプレート8との間に水路板11を配備し、この水路板11に冷却水流路12を設ければ、バッキングプレート8と水路板11をあらかじめ締結した状態でカソードボディー10から取り外し可能となる。
 一方で、例えば、図6A及び図6Bに示す従来の蒸発源102では、磁石ユニット109の内部を前後方向に貫通するように冷却水配管112が形成されており、左側の冷却水配管112を通じて供給された冷却水を、中央磁石115と外周磁石116との間に形成された左右方向を向く水路に導いて、バッキングプレート108を介してターゲット107冷却する構造となっており、冷却に用いられた冷却水は右側の冷却水配管112を通じて排水される。
 この蒸発源で磁石ユニット109のサイズを変更しようとすると図6Cに示すように、カソードボディーの冷却水配管112の位置と磁石ユニット109の冷却水配管112の位置とが合わなくなるので、冷却水が供給できなくなる。したがって、従来の蒸発源で磁石ユニットのサイズを変更することは出来ない。
 しかし、第1実施形態の蒸発源2では、基材Wの幅によらず固定とされたカソードボディー10と水路板11とに冷却水流路12が形成されているため、狭幅基材の幅に対応してターゲット材7及び磁石ユニット9の幅を変更しても、冷却水流路12の位置が変わることが無く、冷却が不十分になることもない。
 例えば、図3Aに示すように、通常基材の場合は、通常基材の基材幅よりやや広い幅のターゲット材7と磁石ユニット9とを用意すれば、冷却水配管112を通じて冷却水を流通させてバッキングプレート8を介してターゲット材7を冷却することが可能となり、通常基材に対して安定した成膜が可能となる。
 一方、図3Bに示すように、通常基材より幅が狭い狭幅基材に成膜を行う場合は、狭幅基材の基材幅に対応して短尺のターゲット材7と磁石ユニット9とを用意する。そうしても、バッキングプレート8の背面に対しても冷却水配管12を通じて冷却水を流通させることが可能である。このようにすると、通常基材とは幅が異なる狭幅基材に対してもターゲット材の無駄が少ない成膜が可能となる。
 つまり、ターゲット材7及び磁石ユニット9の双方に対して、狭幅基材に対応して予め短尺のものを準備しておけば、蒸発源2を一式すべて取り替えることなく、蒸発源2を構成する磁石ユニット9やターゲット材7のみを取り替えるだけで、基材Wのサイズ変更に対応して無駄の無い成膜を行うことが可能となる。
 さらに、上述したバッキングプレート8とカソードボディー10との間に水路板11を配備すれば、バッキングプレート8と一緒に水路板11をカソードボディー10から容易に着脱することが可能となり、少ないボルト本数で水密なシール構造を行うこともできる。
 さらにまた、第1実施形態の成膜装置1では、冷却水流路12はカソードボディー10と水路板11との内部を貫流しているため、磁石ユニット9に冷却水が触れることがない。それゆえ、水に弱い磁石ユニット9の耐久性を高めることが可能となり、長期間に亘って安定した成膜を可能とする。
 次に、図4A~図4Cを用いて第2実施形態の成膜装置1について説明する。
 図4A~図4Cに示すように、第2実施形態の成膜装置1は、バッキングプレート8の背面に冷却水を供給する冷却水流路12の冷却水給排配管18が磁石ユニット9の両側のカソードボディー10に設けられているのではなく、磁石ユニット9の中央を貫通するように設けられていることを特徴としている。
 つまり、第2実施形態の成膜装置1では、カソードボディー10の左右方向の略中央に冷却水を供給または排出する冷却水給排配管18が上下に並んで2本形成されている。これら2本の冷却水給排配管18のうち一方の冷却水給排配管18(カソードボディー10の下側の冷却水給排配管18)が冷却水の導入路となっており、他方の冷却水給排配管18(カソードボディー10の上側の冷却水給排配管18)が冷却水の導出路となっている。また、これらの冷却水給排配管18は、いずれも磁石ユニット9及び水路板11を前後方向に貫通するように形成されていて、水路板11の前面に形成された流路溝13に冷却水を流通できるようになっている。
 また、第2実施形態の水路板11に形成される流路溝13は、第1実施形態とは異なり中央磁石15を取り囲むように形成されており、一方の冷却水給排配管18から供給された冷却水を、中央磁石15の周囲を巡回するように下方から上方に向かって流通させて、他方の冷却水流路12から冷却水を集中して排水できるようになっている。
 上述した第2実施形態の成膜装置1では、冷却水給排配管18がカソードボディー10の壁内に形成されておらず、カソードボディー10の中央に配備されている分、カソードボディー10の幅は第1実施形態よりもコンパクトになっている。
 また、第2実施形態の蒸発源2では、冷却水流路12が磁石ユニット9の中央に集約して設けられているため、中央の冷却水流路12を変化させない範囲であれば、磁石ユニット9を左右方向に縮めることができ、磁石ユニット9のサイズや配置を自由に変更できる。ターゲット7をこの磁石ユニット9に相当する形にすることによって、通常幅の基材にも狭幅の基材にも最適な装置構成を実現可能である。
 次に、図5A~図5Dを用いて第3実施形態の成膜装置1について説明する。
 図5A及び図5Bに示すように、第3実施形態の成膜装置1では、図6A及び図6Bに示した従来の蒸発源102の冷却水配管112と同様に、磁石ユニット9の内部を前後方向に貫通するように一対の冷却水配管12が形成されている。当該成膜装置1は、左側の冷却水配管12を通じて供給された冷却水を、中央磁石5と外周磁石6との間に形成された左右方向を向く水路に導いて、バッキングプレート8を介してターゲット7を冷却する構造となっており、冷却に用いられた冷却水は右側の冷却水配管12を通じて排水される。
 この第3実施形態に係る蒸発源2と従来の蒸発源102との相違点は、磁石ユニット9の外周磁石16の短辺の高さが、長辺よりも低く設計されている点である。このため、図5Cに示すように、長さの短い磁石ユニット9をカソードボディー10に取り付けた場合に、図5C、図5Dに示すように、冷却水の流路を確保することが可能になる。このため、図5Cに示すとおり、短いターゲット材7を取り付けることにより、第1実施形態、第2実施形態と同様に、幅狭の基材Wに成膜処理を経済的に行なう事が出来る。
 以上述べたように、本発明の各実施形態に係る成膜装置1を用いることで、蒸発源2そのものを取り替えることなく、蒸発源2を構成する磁石ユニット9やターゲット材7のみを取り替えるだけで、基材Wのサイズ変更に対応して成膜を安定して行うことができる。
 ところで、本発明は上記各実施形態に限定されるものではなく、発明の本質を変更しない範囲で各部材の形状、構造、材質、組み合わせなどを適宜変更可能である。また、今回開示された実施形態において、明示的に開示されていない事項、例えば、運転条件や操業条件、各種パラメータ、構成物の寸法、重量、体積などは、当業者が通常実施する範囲を逸脱するものではなく、通常の当業者であれば、容易に想定することが可能な事項を採用している。
 以上のように本発明によれば、蒸発源そのものを取り替えることなく、蒸発源を構成する磁石ユニットやターゲット材のみを取り替えるだけで、幅が異なる基材に対しても成膜を行うことができる成膜装置及び成膜方法が提供される。
 本発明が提供する成膜装置は、基材に対向する蒸発源を用いて、搬送される基材の表面に成膜を行う成膜装置であって、前記蒸発源は、成膜物質で形成された平板状のターゲット材と、前記ターゲット材が表面に取り付けられたバッキングプレートと、前記バッキングプレートの裏側に配備されて、ターゲット材にマグネトロン放電のための磁場を形成する磁石ユニットと、前記磁石ユニットを収納するカソードボディーと、前記磁石ユニットとバッキングプレートとが離間してなる空間であって且つ当該空間には冷却水が流通可能となっている冷却水流路と、を有している。前記基材よりも狭幅とされた狭幅基材を処理する場合には、これに対応して短尺のサイズの前記磁石ユニットが配備可能とされ、その配備された磁石ユニットの幅に対応して短尺のサイズのターゲット材が配備される。
 一方、本発明の成膜方法は、上記した成膜装置を用いて、基材の表面に成膜を行うに際し、前記基材よりも狭幅とされた狭幅基材の表面に成膜を行う場合には、短尺のサイズの磁石ユニットを配備し、その配備した磁石ユニットの幅に対応して短尺のサイズのターゲット材を配備して成膜を実施する。
 本発明の成膜装置及び成膜方法によれば、蒸発源そのものを取り替えることなく、蒸発源を構成する磁石ユニットやターゲット材のみを取り替えるだけで、幅が異なる基材に対しても成膜を行うことができるようになる。
 なお、好ましくは、前記磁石ユニットは、正面視で長方形に形成されており、前記冷却水流路は、前記磁石ユニットの長手方向の一方端の外側に形成されて前記水路板とバッキングプレートとの間に冷却水を流入させる導入路と、前記磁石ユニットの長手方向の他方端の外側に形成されて冷却水を外部に導出する導出路と、を有しているとよい。
 なお、好ましくは、前記磁石ユニットは、正面視で長方形に形成されており、前記冷却水流路は、前記磁石ユニットの長手方向の中央部付近に形成されて前記水路板とバッキングプレートとの間に冷却水を流入させる導入路と、前記磁石ユニットの長手方向の中央部付近に形成されて冷却水を外部に導出する導出路と、を有しているとよい。
 なお、好ましくは、前記磁石ユニットは、正面視で長方形に形成されると共に、少なくとも外周磁極の短辺部の高さが低く構成されており、前記冷却水流路は、通常尺の磁石ユニットを搭載する場合には、冷却水は外周磁極の短辺部付近の外周磁極と中央磁極の間の空間から導入乃至は導出され、短尺の磁石ユニットを搭載する場合には、前記磁石ユニットの前記短辺部の外側から冷却水が導入乃至は導出するとよい。

Claims (5)

  1.  基材に対向する蒸発源を用いて、搬送される基材の表面に成膜を行う成膜装置であって、
     前記蒸発源は、成膜物質で形成された平板状のターゲット材と、前記ターゲット材が表面に取り付けられたバッキングプレートと、前記バッキングプレートの裏側に配備されて、ターゲット材表面近傍にマグネトロン放電のための磁場を形成する磁石ユニットと、前記磁石ユニットを収納するカソードボディーと、前記磁石ユニットとバッキングプレートとが離間してなる空間であって且つ当該空間には冷却水が流通可能となっている冷却水流路と、を有しており、
     前記磁石ユニットとして、前記基材よりも狭幅とされた狭幅基材に対応して短尺のサイズの磁石ユニットが配備可能とされ、前記ターゲット材として、配備された磁石ユニットの幅に対応して短尺のサイズのターゲット材が配備されている、成膜装置。
  2.  前記磁石ユニットは、前記カソードボディーの正面視で長方形の空間に収納されており、前記冷却水流路は、前記カソードボディーの長手方向の一方端に形成されて前記バッキングプレート背面の冷却水流路へのとの間に冷却水の導入路と、前記カソードボディーの長手方向の他方端に形成されて冷却水の導出路と、を有している、請求項1に記載の成膜装置。
  3.  前記磁石ユニットは、正面視で長方形に形成されており、前記冷却水流路は、前記磁石ユニットの長手方向の中央部に形成されて前記水路板とバッキングプレートとの間に冷却水を流入させる導入路と、前記磁石ユニットの長手方向の中央部に形成されて冷却水を外部に導出する導出路と、を有している、請求項1に記載の成膜装置。
  4.  前記磁石ユニットは、正面視で長方形に形成されると共に、少なくとも外周磁極の短辺部の高さが低く構成されており、前記冷却水流路は、通常尺の磁石ユニットを搭載する場合には、冷却水は外周磁極の短辺部付近の外周磁極と中央磁極の間の空間から導入乃至は導出され、短尺の磁石ユニットを搭載する場合には、前記磁石ユニットの前記短辺部の外側から冷却水が導入乃至は導出する、請求項1に記載の成膜装置。
  5.  請求項1に記載された成膜装置を用いて、基材の表面に成膜を行う方法であって、
     前記成膜装置に適合する基材よりも狭幅とされた狭幅基材の表面に成膜を行う場合には、短尺のサイズの磁石ユニットを配備し、配備した磁石ユニットの幅に対応して短尺のサイズのターゲット材を配備して成膜を実施する、成膜方法。
