Abstract

 濾過処理時に安定した開口径が得られ、しかも目詰まりした際に容易に再生して繰り返し使用することができる濾過用フィルターを提供する。濾過用フィルター10は、表裏に貫通する貫通孔を有する基板11を積層した基板積層体と、基板11相互の間隔を規定するストッパー15及びストッパー15よりも熱膨張係数が大きいピラー16とを有し、ピラー16の長さをストッパー15の長さよりも長くして基板11相互間の常温時の間隔を少なくともストッパー15で規定すると共に加熱時の間隔を熱膨張したピラー16で規定し、基板11相互間の隙間で被処理液Aに含まれる汚染物質を捕捉する濾過面を形成する。

Description

濾過用フィルター及びその製造方法
 本発明は、濾過用フィルター及びその製造方法に関する。
 工場排水、生活排水等の下水を処理した下水処理場の放流水等から汚染物質や不純物を除去して上水を精製し、若しくは、海水から塩分等を除去して淡水を精製する際、濾過用フィルターが多用されている。濾過用フィルターとしては、高分子材料から成るもの、例えば、酢酸メチルの高分子膜を用いる逆浸透膜が知られている。逆浸透膜は径が数nmの無数の貫通孔を有し、下水や海水に圧力をかけて逆浸透膜を通過させる際、1個の差し渡しが約0.38nmの水分子は貫通孔を通過するものの、大きさが数十nmの汚染物質の分子や水和によって周囲に水分子が配位するナトリウムイオンは貫通孔を通過しない。これにより、逆浸透膜は水分子と汚染物質や塩分とを分離して下水や海水から上水や淡水を精製する。
 ところが、途上国や自然災害の被災地において汚水から上水を逆浸透膜を用いて精製する際、汚水中のバクテリアが高分子膜を分解するため、逆浸透膜の寿命が極端に短くなるという問題がある。
 また、逆浸透膜は高分子膜を主要構成要素とするため、強度が低く、精製効率向上のために下水や海水へ印加する圧力(一次側圧力)を上昇させると破れてしまうという問題がある。
 そこで、近年、バクテリアによって分解されることがなく、安定なゼオライト分離膜を用いた濾過用フィルターが用いられている(例えば、特許文献1及び特許文献2参照。)。

 しかしながら、上記ゼオライトを用いた濾過用フィルターにおいて、ゼオライトは、確かに数十nmの口径を有するものの、ゼオライトセル相互間にはそれ以上の隙間が存在するので、一定の開口径を得ることができず、高い濾過精度が得られないという問題がある。また、目詰まりした際の再生が困難で繰り返し使用できないという問題がある。
 本発明の課題は、濾過処理時に安定した開口が得られ、しかも目詰まりした際に容易に再生して繰り返し使用することができる濾過用フィルター及びその製造方法を提供することにある。
 上記課題を解決するために、本発明の第1の態様によれば、表裏に貫通する貫通孔を有する基板を多数積層した基板積層体と、該基板積層体における基板相互の間隔を規定する第1の間隔保持部材及び該第1の間隔保持部材よりも熱膨張係数が大きい第2の間隔保持部材と、を有し、前記基板相互間の常温時の間隔を少なくとも前記第1の間隔保持部材で規定すると共に加熱時の間隔を熱膨張した前記第2の間隔保持材で規定し、前記基板相互間の隙間で被処理液に含まれる目的成分を捕捉する濾過面を形成することを特徴とする濾過用フィルターが提供される。
 本発明の第1の態様において、前記基板は、厚板部と薄板部を備え、前記第1の間隔保持部材は、前記厚板部相互間に間隔を置いて複数配置され、前記第2の間隔保持部材は、前記薄板部相互間に間隔を置いて複数配置され、前記第2の間隔保持部材の長さを前記第1の間隔保持部材の長さよりも長くすることが好ましい。
 本発明の第1の態様において、前記厚板部は前記基板の外周部を形成し、前記薄板部は前記厚板部で囲まれた前記基板の中央部を形成し、前記薄板部の中心部に前記貫通孔が設けられていることが好ましい。
 本発明の第1の態様において、前記厚板部は、前記基板表面に当該厚板部の全長が前記基板の外周部の長さよりも長くなるように、且つ環状に配設され、前記薄板部は、前記厚板部で囲まれ、且つ前記基板の中心部を有し、該基板の中心部に前記貫通孔が設けられていることが好ましい。
 本発明の第1の態様において、前記厚板部は、2列のジグザク状線部のそれぞれの端部が連結されたループ状として前記基板表面上に配設されていることが好ましい。
 本発明の第1の態様において、前記貫通孔は、前記基板積層体における他の基板の貫通孔と連通して被処理液又は濾液の流路を形成することが好ましい。
 本発明の第1の態様において、前記基板の前記厚板部の表面粗度(Ra)は、前記厚板部互間の隙間の1/10以下であることが好ましい。
 本発明の第1の態様において、前記基板は、シリコン、ガラス、セラミック、金属、炭化珪素をはじめとするシリコン化合物、ポリイミドをはじめとする樹脂、及びカーボンのいずれかからなることが好ましい。
 本発明の第1の態様において、前記基板積層体は、前記第2の間隔保持部材の熱膨張を許容する締め付け部材によって一体化されていることが好ましい。
 上記課題を解決するために、本発明の第2の態様によれば、基板の中央部に座ぐり部を形成して前記基板の周囲を構成する厚板部と、該厚板部で囲まれた薄板部を形成する座ぐりステップと、前記薄板部の中心部に基板の表裏に貫通する貫通孔を形成する貫通孔形成ステップと、前記厚板部上に所定高さの第1の間隔保持部材を所定間隔で複数形成する第1の間隔保持部材形成ステップと、前記基板の前記薄板部に前記第1の間隔保持部材よりも熱膨張係数が大きく、且つ長い複数の第2の間隔保持部材を所定間隔で複数形成する第2の間隔保持部材形成ステップと、少なくとも前記第1の間隔保持部材を介して前記基板を多数積層する積層ステップと、を有することを特徴とする濾過用フィルターの製造方法が提供される。
 本発明の第2の態様において、前記座ぐりステップは、プラズマを用いたプラズマエッチングによって前記座ぐり部を形成することが好ましい。
 本発明の第2の態様において、前記座ぐりステップは、化学機械研磨(CMP)法によって前記座ぐり部を形成することが好ましい。
 本発明の第2の態様において、前記第1の間隔保持部材形成ステップは、マスク材を用いた成膜法によって、前記厚板部上に第1の間隔保持部材を形成することが好ましい。
 本発明の第2の態様において、前記第1の間隔保持部材形成ステップは、マスク材を用いた塗布法によって、前記厚板部上にフォトレジストからなる第1の間隔保持部材を形成するステップであることが好ましい。
 本発明の第2の態様において、前記積層ステップで積層した基板積層体を、前記第2の間隔保持部材の熱膨張を許容する締め付け部材によって一体化する一体化ステップを有することが好ましい。
 本発明の第2の態様において、前記基板の前記厚板部の表面粗度(Ra)は、前記厚板部相互間の隙間の1/10以下であることが好ましい。
 本発明の第2の態様において、前記基板として、シリコン板、ガラス板、セラミック板、金属板、炭化珪素をはじめとするシリコン化合物板、ポリイミドをはじめとする樹脂板、及びカーボン板のいずれかを使用することが好ましい。
 上記課題を解決するために、本発明の第3の態様によれば、基板表面の外周に沿って環状のマスキング材を形成するマスキングステップと、前記環状のマスキング材が形成された基板をエッチングして前記環状のマスキング材に対応する凸部に囲まれた薄板部を形成する第1のエッチングステップと、前記第1のエッチングステップ終了後、前記凸部上の前記マスキング材の一部を剥離させる第1のマスキング材剥離ステップと、前記第1のマスキング材剥離ステップ後の基板をエッチングして前記第1のマスキング材剥離ステップ後に残存するマスキング材が塗布された部分以外の前記凸部で厚板部を形成すると共に、前記残存するマスキング材が塗布された部分の前記凸部で前記厚板部から突出する間隔保持部を形成する第2のエッチングステップと、前記厚板部で囲まれた前記薄板部の中心部に当該基板を表裏に貫通する貫通孔を形成する貫通孔形成ステップと、前記貫通孔が形成された基板の前記薄板部に前記間隔保持部よりも熱膨張係数が大きく、且つ高さが高い複数の間隔保持部材を所定間隔で複数形成する間隔保持部材形成ステップと、前記間隔保持部から前記マスキング材を剥離する第2のマスキング材剥離ステップと、少なくとも前記間隔保持部を介して前記基板を多数積層する積層ステップと、を有することを特徴とする濾過用フィルターの製造方法が提供される。
 本発明の第3の態様において、前記積層ステップで積層した基板積層体を、前記間隔保持部材の熱膨張を許容する締め付け部材によって一体化する一体化ステップを有することが好ましい。
 本発明の第3の態様において、前記基板の前記厚板部の表面粗度(Ra)は、前記厚板部相互間の隙間の1/10以下であることが好ましい。
 本発明の第3の態様において、前記基板として、シリコン板、ガラス板、セラミック板、金属板、炭化珪素をはじめとするシリコン化合物板、ポリイミドをはじめとする樹脂板、及びカーボン板のいずれかを使用することが好ましい。
 本発明によれば、基板相互間の間隔は、常温時には少なくとも第1の間隔保持部材で安定に規定され、再生時には第2の間隔保持部材を熱膨張させて基板相互間の間隔を広げることができるので、濾過処理時に安定した開口が得られ、しかも目詰まりした際に容易に再生して繰り返し使用することができる。

 以下、本発明の実施の形態について図面を参照しながら詳述する。
 図1は、本発明の第1の実施の形態に係る濾過用フィルターの斜視図である。
 図1において、この濾過用フィルター10は、円板状の基板11を所定間隔で多数積層した円筒状の基板積層体として構成されており、基板11相互の間隔が濾過面における開口幅を規定する。
 被処理液Aは、円筒状の濾過用フィルター10の外周面の基板11相互の隙間を経て濾過用フィルター10に流入し、中心軸に向かって流通し、中心軸に沿って形成された流路17を、例えば上向流として流れ、濾液として回収される。この場合、濾過用フィルター10の外周面が濾過面となり、濾過の目的成分である汚染物質は外周面の基板11相互の隙間で捕捉される。
 次に、第1の実施の形態に係る濾過用フィルターの製造方法について説明する。
 図2A~図2Fは、第1の実施の形態に係る濾過用フィルターの製造方法を示す工程図である。
 図2A~図2Fにおいて、濾過用フィルター10は、以下のようにして製造される。
 すなわち、先ず、構成材料としての基板11を用意する(図2A)。基板11は、例えば平滑な面を有するシリコン基板であり、円形の場合は直径5~450mmの円板状、矩形の場合は1辺が5mm~450mm程度の矩形板状を呈しており、厚さは、例えば0.8~1.2mmである。シリコン基板の表面粗度(Ra)は、基板11の後述する厚板部相互間の隙間の1/10以下、例えば約0.1nmである。シリコン基板の他、ガラス板、セラミック板、金属板が好適に適用される。また、基板11は、円板の他、矩形板や六角形板であってもよい。この場合、濾過用フィルター10は、四角柱体や六角柱体となる。
 次に、基板11の表面の中央部に座ぐり部を形成する(図2B)。座ぐり部を形成する際には半導体製造技術が好適に利用され、すなわち基板11を、例えばプラズマエッチング装置の処理室内に収納、支持し、基板11の座ぐり部以外の部分をマスク材料で覆ってプラズマに曝すエッチング処理を施すことによって座ぐり、基板11の表面に、例えば外周部の土手の幅が0.1~10mmで、深さが0.1~0.6mmの座ぐり部18を形成する。外周部の土手はマスク材料によって覆われた部分がエッチングされずに残ったことにより形成される。これによって、基板11には、外周部の上手により構成される厚板部12と、該板厚部12で囲まれた薄板部13が形成される(後述する図3参照)。
 続いて、座ぐり部18の底部を形成する薄板部13の中心部に基板11を表裏に貫通する貫通孔14を形成する(図2C)。貫通孔14についても座ぐり部13と同様にプラズマエッチング技術が好適に用いられる。貫通孔14は、他の基板の貫通孔と連通して濾過用フィルター10の被処理液又は濾液の流路17を形成する。貫通孔14の径は、例えば1~100mmである。
 次に、厚板部12上に基板11相互間の間隔を規定する第1の間隔保持部材としてのストッパーを形成する(図2D)。先ず、基板11の厚板部12上に、例えばポリイミドからなり、円柱状のストッパー15に相当する径及び数の開口部が設けられたマスク材を置き、化学蒸着(CVD)法によって、例えば白金(Pt)を蒸着して、直径が0.1~10mmで、高さが10~20nmの円柱状のストッパー15を、例えば1~100mm間隔で形成する。ストッパー15の高さの調整は、蒸着時間によって制御してもよいし、また、厚みを検出するセンサを設けてモニタしてもよく、あるいは適当な厚みを蒸着後にエッチバックにより高さを調整してもよい。図2Dにおいて、ストッパー15は、基板11の外周部を構成する厚板部12上に等間隔に、8個形成されている。ストッパー15の材料としては、例えば白金の他、ポリイミドなどの樹脂、セラミックス、ガラス、シリコン、SiC等が好適に適用され、また、ストッパー15を形成する方法は、化学蒸着(CVD)の他、物理蒸着(PVD)、原子層成膜(ALD)、分子層成膜(MLD)など、すべての成膜方法が適用可能である。また、ストッパー15の形状、個数及び間隔は、特に限定されるものではい。本実施の形態ではストッパー15として円柱状の場合について説明したが、角柱やその他任意の形状でもよい。ストッパー15の形状、個数及び間隔は、マスク材を交換することによって変更させることができる。
 次に、ストッパー15が形成された基板11を第2の間隔保持部材を介して多数積層する。まず、基板11の薄板部13の外周方向に沿って第2の間隔保持部材としてのピラー16を、例えば1~100mmの等間隔に8個配置する(図2E)。ピラー16は、公知の方法によって別途形成される。
 ピラー16の数及び間隔は、特に限定されるものではなく、熱膨張した加熱時に隣接する基板11相互の間隔を正確に規定できる数及び間隔であればよい。ピラー16は、ストッパー15の材質よりも熱膨張係数の大きな材質、例えばアルミニウムからなる円筒体であり、薄板部13上に配置された時、常温においてその上端面がストッパー15の上端面と同一平面を形成する高さに調整される。すなわち、ピラー16の高さは、座ぐり部18の深さにストッパー15の高さを加えたものとなる。ピラー16の材料としては、アルミニウムの他、例えば、金(Au)、亜鉛、アルミニウム、銀、クロム、すず、鉄、銅、鉛、ニッケル、アルミ青銅、黄銅、ジュラルミン、ステンレス等が好適に適用される。また、金属以外にもフォトレジスト、ポリエステル、ポリエチレン、ポリ塩化ビニル、ポリスチレン、ポリカーボネートも適用可能である。これらは、熱膨張係数が比較的大きいので、加熱された際の膨張代が長く、その分、加熱時の基板11相互の隙間を広げることができる。なお、ピラー16の材質としてストッパー15の材質と同じものを用いた場合でも、それぞれの全体の長さの違いから伸び代に違いが出るため加熱時に基材11相互間の隙間を広げることは可能であり、ピラー16及びストッパー15の材質に制約がある場合には、ピラー16とストッパー15に同材質を使用することもできる。
 次に、ピラー16を配置した複数の基板11を順次積層して基板積層体としての濾過用フィルター10を形成する(図2F)。このとき必要に応じてストッパー15などの必要箇所に接着剤を塗布してもよい。接着剤は、加熱時に基板11の相互間の隙間が広げられるよう、ピラー16の熱膨張を許容するよう弾性であること、特に伸縮可能であることが好ましい。
 本実施の形態において、座ぐり部18を設ける方法、ストッパー15を形成する方法、貫通孔14を形成する方法等は、特に限定されるものではなく、必要な表面粗度を有する基板に所定の座ぐり部18を形成でき、又は所定高さのストッパー15を所定位置に形成できる方法であればよく、座ぐり部18や貫通孔14の形成にはプラズマエッチングの他CMP(化学機械研磨)等も可能であり、ストッパー15の形成にはCVD法、ALD法、スパッタリング、プラズマエッチング等、又はその任意の組合せを適用することができる。
 次に、図2A~図2Fに示した方法によって製造された第1の実施の形態に係る濾過用フィルターについて説明する。
 図3は、第1の実施の形態に係る濾過用フィルターの縦方向に沿った断面図、図4は、濾過用フィルターの構成部材である基板の平面図である。
 図3において、基板11は、厚板部12及び該厚板部12上に設けられた複数のストッパー15と、中心部に貫通孔14が設けられた薄板部13の周囲に配置された複数のピラー16とを介して多数積層されて濾過用フィルター10が形成されている。
 濾過用フィルター10の底部を形成する最下部の基板11としては、貫通孔14を有しないものが適用され、濾過用フィルター10の蓋部分を形成する最上部の基板11としては、座ぐり部18を有しない基板11が適用される。
 図4において、基板11は、その周囲を構成する厚板部12と、該厚板部12に囲まれた中央部の薄板部13とを有し、厚板部12の上面には、複数のストッパー15が設けられている。ストッパー15の高さは基板11相互間の間隔を規定し、常温時、すなわち常温処理における濾過処理時の開口幅を規定する。一態様として、濾過用フィルター10の外周面が濾過面となり、雑菌等の汚染物質は外周面の基板11相互間の隙間によって捕捉され、隣接する基板11相互及び隣接するストッパー15相互で囲まれた空間部が、被処理液の流路となる。
 次に、濾過用フィルター10の機能について説明する。
 濾過用フィルター10において、ストッパー15は、熱変化に対して比較的安定な、熱膨張係数が小さい材料で構成され、ピラー16は、熱変化に対して比較的敏感な熱膨張係数が大きい材質で構成されている。ストッパー15の材料として好適に使用される白金の熱膨張係数は、9(×10−6/℃)であり、ピラー16の材料として好適に使用される金属アルミの熱膨張係数は、23(×10−6/℃)である。常温時におけるストッパー15の上端面とピラー16の上端面とは同一平面上にあり、常温時の基材11相互の間隔はストッパー15とピラー16とで安定に規定されている。本明細書において、常温とは、25℃±15℃であり、特に言及しない限り25℃である。
 濾過用フィルター10を用いた濾過処理は、通常、常温で行われる。
 雑菌等の汚染物質を含む被処理液Aは、図1に示したように、円筒状の濾過用フィルター10の外周面における基板11相互の隙間から流入して中心軸に向かって流れ、貫通孔14が連通することによって形成された流路17を、例えば上向流として流通して排出される。このとき、ストッパー15の高さ、すなわち開口幅を10nmとすると、被処理液Aに含まれる外径が10nmよりも大きな雑菌等が基板11相互の隙間に捕捉される。
 常温における濾過処理を所定時間継続し、濾過面である円筒体の外周面の基板11相互の隙間に雑菌等の固形物が堆積して濾過速度が遅くなった時点で濾過用フィルター10を再生する。濾過フィルター10の再生は、以下のように行われる。
 先ず、被処理液Aの供給を停止し、基板積層体の中心軸に沿った流路17から、例えば75℃の逆洗水を濾過処理時とは逆方向に流通させる。逆洗水としては、例えば濾液として回収した処理液の一部が用いられる。
 濾過用フィルター10に75℃の逆洗水を通水させると、基板11の厚板部12相互間に配置されたストッパー15は熱膨張係数が小さいのでそれほど膨張しない。一方、薄板部13相互間に配置されたピラー16は熱膨張係数が大きいので熱膨張する。また、ピラー16は、ストッパー15よりも長いので延び代が大きく、これによって基板11の薄板部13相互間及び厚板部12相互間の間隔が広がり、厚板部12相互の間隔は、例えば10nmから700nmに広がる。
 基板11の厚板部12相互の間隔が広がると、基板11相互の隙間に捕捉されていた雑菌等の汚染物質の捕捉が解かれ、逆洗水の流れに沿って濾過用フィルター10から流出し、これによって、濾過用フィルター10が再生される。
 基板11の厚板部12の厚さを1mm、薄板部13の厚さを0.4mm、常温における白金からなるストッパー15の高さ、すなわち、厚板部12相互の隙間を10nm、常温における金属アルミからなるピラー16の高さを0.6mm(正確には、0.6mm+10nm)、逆洗水の温度を75℃として逆洗時の基板11におけるピラー16の延び代を求めると、以下のようになる。
 金属アルミの熱膨張係数は、23(×10−6/℃)であるから、ピラー16の延び代は、
 600(μm)×23(×10−6)×(75−25)×1000=690(nm)となる。
 すなわち、75℃の逆洗水で逆洗した際のピラー16の高さは、常温時の高さよりも690nm長くなり、これによって隣接する基板11の厚板部12相互の間隔は押し広げられ、常温時の10nmに比べて大きく広がる。従って、基板11の厚板部12相互の隙間に捕捉されていた雑菌等の汚染物質は、容易に離脱する。
 図5は、基板11の厚板部12の間隔が広がった濾過用フィルター10の部分拡大図である。図5において、ピラー16が熱膨張し、これによって基板11の厚板部12相互の間隔が広がっている。従って、逆洗による再生が容易となる。
 雑菌等の汚染物質が取り除かれた濾過用フィルター10に常温の水、例えば濾液として回収された処理液を流通させると、ピラー16は冷却されて常温となり、これによって基板11相互の間隔を押し広げる作用力が解消され、基板11の厚板部12相互の間隔は、濾過処理時の10nmに復帰する。
 なお、本実施の形態による濾過用フィルターでは加熱により隙間は広がるため、洗浄水を逆方向でなく順方向に流して洗浄することも可能である。この場合においても、隙間に捕捉された雑菌類は広がった隙間から解放されて洗浄水により流され洗浄が行われる。ただし汚染物をフィルター内に通すことになるので、逆方向に洗浄水が流せる場合には上述のとおり逆方向に流すことが好ましいが、システムの都合により逆方向に流すことが難しい場合には、上記のように順方向に洗浄水を流してもよい。
 本実施の形態によれば、常温における濾過処理時には、主としてストッパー15によって基板11の厚板部12相互の隙間を、例えば10nmに規定し、再生時には、加熱水を用いてピラー16によって基板11の厚板部12相互の間隔を約700nmに広げることができるので、濾過処理時に安定した開口が得られ、かつ再生時には、開口を広げることによって捕捉物を離脱させて容易に再生することができる。
 また、本実施の形態によれば、円筒体の外周面が濾過面となり、濾過面積を広くとることができるので、処理能力が向上する。
 また、本実施の形態によれば、基板11に対する加工方法等として半導体製造技術を応用できるので、寸法精度が高い構成材料により精密な濾過用フィルターを製造することが可能となる。
 本実施の形態において、ピラー16の長さを座ぐり部18の深さにストッパー15の高さを加えたものとし、これによって常温時における基板11相互の間隔をストッパー15とピラー16とで規定するものとして説明したが、ピラー16の長さを座ぐり部18の深さにストッパー15の高さを加えたものよりも若干短くし、これによって、常温時における基板11相互の間隔をストッパー15のみで規定し、加熱時における基板11相互の間隔を熱膨張したピラー16で規定するようにしてもよい。
 本実施の形態において、基材11の積層枚数は、特に限定されるものではなく、要求される濾過処理能力に応じて調整されるが、例えば100枚単位で積層した円筒状のフィルターを数個又は十数個直列に連結することもできる。これによって、高い処理能力を備えた濾過用フィルターを実現することができる。
 次に、本実施の形態に係る濾過用フィルターの作用について説明する。本実施の形態に係る濾過用フィルターの用途は特に限定されるものではないが、浄水場における水道水の浄化用フィルターとして好適に適用される。
 図6は、本実施の形態に係る濾過用フィルターが適用される浄水場の構成を示すブロック図である。
 図6において、この浄水場20は、例えば、河川等から河川水を取り入れる取水口21と、取り込んだ河川水に含まれる固形物を取り除く凝集沈殿池22と、該凝集沈殿池22の後流に順次設けられた急速濾過池23、オゾン接触池24、活性炭吸着池25、塩素混和池26及び浄水池27とから主として構成されている。
 取水口21から取り込まれた河川水は、先ず、沈砂池と呼ばれる沈殿池(図示省略)に流入して砂等の固形物が沈降分離された後、凝集沈殿池22に送られる。凝集沈殿池22に流入した水には、例えば凝集剤が添加され、プランクトン等の固形物を凝集して沈殿、分離し、上澄み水だけが後流の急速濾過池23に送られる。急速濾過池23に流入した水は、例えば細かな砂を充填した濾過層を通過してより細かい固形物が取り除かれた後、後流のオゾン接触池24に送られる。
 オゾン接触池24に流入した水は、ここでオゾンと接触して濁りや臭いの原因となる物質が分解され、その後、後流の活性炭吸着池25に流入する。活性炭吸着池25に流入した水は、オゾンで十分に取り除くことができなかった微小物質が吸着除去された後、後流の塩素混和池26に流入し、ここで、所定量の塩素を混和されて消毒される。塩素で消毒された水は、飲料用の水道水として浄水池27に貯留され、必要に応じて一般家庭等に給水される。
 このような浄水場20において、濾過用フィルター10は、例えばオゾン接触池24及び活性炭吸着池25の代替設備として適用される。
 すなわち、急速濾過池23から流出した水は、被処理液Aとして濾過用フィルター10に流入し、急速濾過池23で除去しきれなかった、例えば10nm以上の雑菌等の汚染物質を分離して浄化される。
 常温、例えば25℃の被処理液Aは、濾過用フィルター10の外周面に形成される濾過面の基板11相互間の隙間から濾過用フィルター10内に流入し、中心軸に向かって流れ、中心軸に沿って形成された流路17を経て処理液Bとして回収され(図1参照)、後流の塩素混和池26に流入する。塩素混和池26に流入した濾過用フィルター10の濾液は、所定量の塩素が添加され滅菌処理がなされた後、浄水池27に貯留される。一方、雑菌等の汚染物質は、濾過用フィルター10の外周面である濾過面で捕捉、分離される。
 ストッパー15で規定される基板11の厚板部12相互の間隔は、例えば10nmであり、それよりも大きな汚染物質、例えばインフルエンザウイルス等の雑菌は、濾過面で確実に捕集される。
 このようにして雑菌等の濾過処理を継続した後、濾過面が目詰まりして濾過速度が低下した際、濾過用フィルター10の再生処理が施される。すなわち、目詰まりが発生した濾過用フィルター10において、被処理液Aとしての急速濾過池23の出口液の供給を停止し、被処理液Aの流通方向とは逆方向から、例えば逆洗水を流通させる。逆洗水としては、例えば、濾過用フィルター10の濾液である塩素混和池26への流入水が使用される。このとき逆洗水の温度は、常温よりも高い、例えば70~80℃に加熱される。
 高温の逆洗水が流通された濾過用フィルター10は、上述のように、濾過面を構成する基板11の厚板部12相互の隙間が広がり、これによって隙間に捕捉された雑菌等の汚染物質の捕捉が解かれ、濾過用フィルター10が再生される。濾過面から離脱した雑菌等を含む逆洗水は、例えば凝集沈殿池22の前流に戻されるか又は別途処理される。
 本実施の形態によれば、濾過処理を行う常温時と、再生処理を行う加熱時とで濾過用フィルター10の濾過面における開口を大幅に変化させることができるので、濾過処理時には所定の開口径で安定に雑菌等の汚染物質を分離することができる上、再生時に捕捉した汚染物質を容易に離脱して容易に再生することができる。
 本実施の形態において、濾過用フィルター10を基板積層体で構成したので、機械的強度が高く、加圧濾過を行うこともできる。従って、処理液量が増大して処理時間を短縮することができる。
 本実施の形態において、濾過用フィルター10の濾過処理ラインを複数系統設けることが好ましい。これによって、一系統が目詰まりした再生時に、他系統によって濾過処理を継続することができる。
 本実施の形態において、濾過用フィルター10を浄水場における水の浄化装置として適用したが、濾過用フィルター10は、医療用、例えば血液、タンパク質の成分分離や、人工透析の濾過装置として適用することもできる。また、半導体製造工場におけるウエット洗浄用の洗浄水の浄化装置として適用することもできる。
 本実施の形態において、ピラー16の構成材料としてストッパー15の構成材料よりも熱膨張係数の大きな材料に代えて、逆圧電効果のある物質、例えば水晶(SiO)、酸化亜鉛(ZnO)、ロッシェル塩(酒石酸カリウム−ナトリウム)(KNaC)、チタン酸ジルコン酸鉛(PZT:Pb(Zr,Ti)O)、ニオブ酸リチウム(LiNbO)、タンタル酸リチウム(LiTaO)、リチウムテトラボレート(Li)、ランガサイト(LaGaSiO14)、窒化アルミニウム(AlN)、電気石(トルマリン)、ポリフッ化ビニリデン(PVDF)、リン酸ガリウム(GaPO)、ガリウム砒素(GaAs)等を用いることができる。これらの物質は、電圧をかけることによって膨張するので、ピラー材として好適である。これらの物質における電圧をかけることによる延び代は、熱膨張係数の大きい材料における熱膨張代とほぼ同様である。
 本実施の形態に係る濾過用フィルター10は、濾過装置としての寿命が尽きた際に分解し、基板11に付着したストッパー15等を除去すれば、基材材料のほぼ100%を再利用することができる。
 本実施の形態において、ストッパー15とその直上部に位置する基板11との当接面に接着剤を塗布して一体化することもできる。一方、接着剤の代わりに、基板積層体としての濾過用フィルター10全体を締め付け部材で締め付けて一体化することもできる。
 図7は、締め付け部材によって固定された濾過用フィルターを示す斜視図である。
 図7において、円筒状の濾過用フィルター10は、対向配置された2つの締め付け部材30によって、図7中、縦方向に締め付けられて一体化されている。
 締め付け部材30は、両端部を構成する鈎状の非弾性部30aと、該2つの非弾性部30aを接続する弾性部30bとで主として構成されている。非弾性部30aは、金属、例えばステンレス鋼で形成されており、弾性部30bは、例えばステンレス鋼を主成分とするばね部材からなる。このような締め付け部材30を適用することによって、濾過用フィルター10の構成部材である各基板11は、図7中、上下方向の移動が一定の範囲内に規制され、且つ、横方向にずれることを防ぎ、円筒状の濾過用フィルターとしての構造が確保される。但し、締め付け部材30の締め付け力は、弾性部30bの弾性によって基板11相互間に配置されたピラー16の熱膨張を許容するように調整されている。また、弾性部30bに使用される材料には、ばね部材の他、交換が容易な構造とすることにより消耗品としてゴムなどの伸縮性を持った有機材料を用いることもできる。
 本実施の形態において、被処理液Aの流通方向を、円筒状の濾過用フィルター10の外周面から中心軸に沿った流路17を経て上向流として濾過用フィルター10から流出するものとして説明したが、本実施の形態に係る濾過用フィルター10における水の流通方向はこれに限定されるものではなく、円筒状の濾過用フィルター10の中心軸に沿って形成された流路17を被処理液Aの導入路として使用し、該導入路をへて各基板11相互の隙間を流れて外周面から流出するようにしてもよい。
 図8は、濾過用フィルターの別の使用状況を示す説明図である。
 図8において、被処理液Aは、上方向から濾過用フィルター10に流入し、円筒状の中心軸に沿った流路17を下向流として流れ、その後、各基板11相互間の隙間を流れ、外周面の開口部を経て処理液Bとして濾過用フィルター10から流出する。このとき、濾過用フィルター10における濾過面は、各基板11の厚板部12の内側面を結んだ面となり、被処理液Aに含まれる汚染物質は、厚板部12の内側面を結んだ濾過面で捕捉される。このとき、基板11相互の間隔を高さによって変更させ、被処理液に含まれる微細固形物の分別装置として使用することもできる。
 なお、被処理液Aを図8に示した方向に流通させる場合、濾過用フィルター10にかかる圧力は、基板11相互の間隔を広げる方向に働く。従って、高圧濾過を行う場合は、被処理液の流通方向を、上述した図1の方向とすることが好ましい。
 本実施の形態においては、基板11の中心部に1つの貫通孔14を設けた場合について説明したが、貫通孔を複数の小孔の集合体とすることもできる。
 図9は、本実施の形態における基板11の変形例を示す図である。
 図9において、基板11の座ぐり部18の底部を形成する薄板部13の中心部に、複数の小孔14aが設けられている。この貫通孔14aの集合体は、基板11を積層した濾過用フィルター10における中心軸に沿った流路17を形成する。この場合、構造が複雑になり製造コストは高くなるが、基板11としての強度が向上する。
 次に、本発明の第2の実施の形態に係る濾過用フィルターについて説明する。
 この濾過用フィルターは、厚板部と薄板部を有する基板を多数積層した基板積層体における各基板の厚板部相互の間隔が濾過面における開口幅を規定する点をはじめ基本的な構成は、第1の実施の形態に係る濾過用フィルターと同様である。
 第2の実施の形態に係る濾過用フィルターが第1の実施の形態に係る濾過用フィルターと異なるところは、基板の厚板部の長さを基板の外周部の長さよりも長くして広い濾過面積を確保した点である。
 図10は、本発明の第2の実施の形態に適用される基板の平面図、図11は、図10の基板を多数積層した濾過用フィルターの要部を示す断面図である。
 図10において、この基板41は矩形板状体を呈しており、厚板部42と薄板部43とを備えている。厚板部42は、図10の上下に描かれている基板41の2つの領域にそれぞれ折り返しが繰り返される2列のジグザグ状に配設されており、且つ2列のジグザグ状の厚板部42は、それぞれの端部において相互に連結されており、全体として1つのループ状の厚板部を形成している。ループ状の厚板部42に囲まれるように薄板部43が形成されており、薄板部43における基板41の中心部には、基板41を厚さ方向に貫通する貫通孔44が設けられている。
 厚板部42上には、第1の間隔保持部材としての四角柱状のストッパー45が間隔を隔てて多数設けられている。ストッパー45の形状は、四角柱状に限定されるものではなく、円柱状、その他の柱状であってもよい。また、薄板部43上には、第2の間隔保持部材としてのピラー46が間隔を隔てて多数設けられている。ピラー46の形状は、例えば円柱状であるが、これに限定されるものではない。
 図11において、基板41が、複数のストッパー45及びピラー46を介して多数積層されて、四角柱状の濾過用フィルター40が形成されている。
 次に、本実施の形態に係る濾過用フィルターの製造方法について説明する。
 先ず、基板を製造する際の原料基板として、例えば円形板状体のシリコンウエハを用意する。シリコンウエハは、平滑面を有し、その直径は、例えば50~450mmで、厚さは、例えば0.1~3mmである。シリコンウエハの表面粗度(Ra)は、濾過用フィルター40における基板41の厚板部42相互間の隙間の1/10以下、例えば約0.1nmであることが好ましい。原料基板としては、シリコンウエハの他、ガラス板、セラミック板、金属板を適用することもできる。
 次に、シリコンウエハの表面にジグザグ状の厚板部42を形成する。厚板部42の形成には、半導体製造技術が好適に利用される。すなわち、シリコンウエハを、例えばプラズマエッチング装置の処理室内に収納、支持し、その上にジグザグ状の厚板部42に相当するマスク材を載置し、その後、プラズマエッチング処理を施し、これによって、エッチングされずに残るジグザク状の厚板部42と、該厚板部42で囲まれた薄板部43を形成する。このとき、1枚の円形板状体のシリコンウエハから、例えば、シリコンウエハ表面に、2段2列に配置された4つの基板を形成し、その後、切り出して基板41を調製する。
 図12は、1枚のシリコンウエハ50から4枚の基板41を切り出す際のシリコン基板50上に形成された4つの基板41を示す平面図である。
 図12において、円形のシリコンウエハ50上に、ジグザグ状に形成された厚板部42及び厚板部42で囲まれた薄板部43を有する基板41が2段2列に4つ形成されている。このようにして形成された基板41は、公知の方法によって、切り出される。なお、図12において、ストッパー及びピラーは図示省略されている。
 基板41の1辺は、例えば40~400mm、厚板部42の厚さは、例えば0.1~3mm、幅は、例えば0.45~10mm、薄板部43の厚さは、例えば0.1~3mmである。また、1枚の基板41における厚板部42の全長は、例えば1600~16000mmであり、基板41の外周部に沿って厚板部を配設した場合の長さの約10倍となる。貫通孔44の口径は、例えば10mmであり、基板を多数積層した濾過用フィルターにおいて、積層方向に隣接する基板41の貫通孔44と連通して被処理液又は濾液が流通する中心流路を形成する。
 次に、得られた基板41の厚板部42上に、第1の実施の形態と同様にして、基板41相互の間隔を規定する第1の間隔保持部材としてのストッパー45を形成する(図10,図11参照)。ストッパー45は、例えば、白金、ポリイミド、セラミックス、ガラス、シリコン、SiC等からなる円柱状の部材であり、例えば化学蒸着(CVD)法によって形成される。ストッパー45の断面四角形における1辺の長さは、例えば0.1~10mm、高さは、濾過目的物に従って、例えば10~20nmに規定され、隣接する基板相互の間隔を維持するのに必要な数だけ、例えば等間隔に形成される。
 次に、厚板部42上にストッパー45が形成された基板41の薄板部43の任意の場所に、第1の実施の形態と同様にして第2の間隔保持部材としてのピラー46を、多数、例えば等間隔に配置する。ピラー46は、公知の方法によって別途形成される。ピラーの数及び間隔は、特に限定されるものではなく、熱膨張した加熱時に隣接する基板41相互の間隔を所定の値に正確に規定できる数及び間隔であればよい。
 ピラー46は、ストッパー45の材質よりも熱膨張係数の大きな材質、例えばアルミニウムからなり、薄板部43上に配置された時、常温においてその上端面がストッパー45の上端面と、例えば同一平面を形成する高さに調整される。ピラー46の材料としては、アルミニウムの他、第1の実施の形態と同様、例えば、金(Au)、亜鉛、アルミニウム、銀、クロム、すず、鉄、銅、鉛、ニッケル、アルミ青銅、黄銅、ジュラルミン、ステンレス等が好適に適用される。また、金属以外にもフォトレジスト、ポリエステル、ポリエチレン、ポリ塩化ビニル、ポリスチレン、ポリカーボネートも適用可能である。これらは、熱膨張係数が比較的大きいので、加熱時の基板41相互の隙間を常温時の間隔よりも広げることができる。
 次に、ストッパー45及びピラー46を配置した複数の基板41を順次積層して基板積層体としての濾過用フィルター40を形成する(図11参照)。このとき必要に応じてストッパー45などの必要箇所に接着剤を塗布してもよい。接着剤は、ピラー46の熱膨張を許容するために弾性を有するものが適用される。
 このようにして形成された濾過用フィルター40において、被処理液Aは、四角柱状の濾過用フィルター40の各基板41相互の隙間、すなわち、ジグザグ状に配設された厚板部42相互間の隙間を経て濾過用フィルター40に流入し、厚板部42で形成される濾過面で汚染物質が除去された濾液として薄板部43に流入し、その後、基板41の中心部に向かって流通し、基板41の中心部に設けられた貫通孔44が連通する中心流路を、例えば上向流として流れて回収される。
 本実施の形態によれば、基板41における厚板部42をジグザグ状に配設してその長さを、基板41の外周部の長さよりも長くしたので、濾過面積を著しく増大させることができ、これによって被処理液の濾過効率が向上する。
 また、本実施例においても、ピラー46の長さをストッパー45の長さよりも長くし、且つピラー46の構成材料としてストッパー45の構成材料よりも熱膨張係数が大きい材質を適用したことによって、第1の実施の形態と同様、基板41相互間の間隔を、常温時にはストッパー45で安定に規定し、再生時には、例えば加熱水によってピラー46を熱膨張させて基板41相互間の間隔を広げることができるので、濾過処理時に安定した開口が得られ、且つ目詰まりした際には容易に再生することができる。加熱水の通水方向は、通常、濾過処理時の逆方向とされるが、順方向であっても良い。
 本実施の形態において、基板41における薄板部43の面積は、基板41の面積の30%以下であることが好ましい。これによって、基板の強度を確保し易くなる。また、貫通孔44の口径は、濾過用フィルター40内の被処理液の滞留時間を確保する等するため、例えば、1~10mm以下であることが好ましい。貫通孔44は、例えば、ドライエッチング又は機械加工等によって形成される。
 本実施の形態において、シリコンウエハ50表面に、2段2列に形成された4つの基板41を1単位として切り出し、これを多数積層して基板積層体を形成することもできる。
 図13は、4つの基板41を1単位とする基板集合体を示す平面図である。
 図13において、シリコンエウハ50から切り出された4つの基板からなる基板集合体が示されている。このような基板集合体を、第2の実施の形態と同様にして多数積層して濾過用フィルターを形成することもできる。また、基板集合体を切り出すことなく、シリコンウエハ50に形成された基板集合体をシリコンウエハ50ごと多数積層して濾過用フィルターを形成することもできる。このような、濾過用フィルターにおいても第2の実施形態と同様の効果が得られる。なお、図13においても、図12と同様、ストッパー及びピラーは図示省略されている。
 本実施の形態において、基板41の厚板部42の形状をジグザグ状としたが、厚板部42の形状は、これに限定されるものではなく、例えば、渦巻き状の薄板部43を取り囲むようにした2重の渦巻き形状を有するものとすることができる。
 次に、本発明の第3の実施の形態に係る濾過用フィルターについて説明する。
 この濾過用フィルターは、厚板部と薄板部を有する基板を多数積層した基板積層体における各基板の厚板部相互の間隔が濾過面における開口幅を規定する点をはじめ基本的な構成は第1及び第2の実施の形態と同様である。
 図14は、本発明の第3の実施の形態に係る濾過用フィルターの要部を示す断面図である。図14において、厚板部62及び薄板部63を有する基板61が多数積層されて濾過用フィルター60が形成されている。第3の実施の形態に係る濾過用フィルターは、その製造方法に特徴がある。
 以下に、濾過用フィルター60の製造方法について説明する。
 図15A~図15Fは、本発明の第3の実施の形態に係る濾過用フィルターの製造方法を示す工程図である。
 図15A~図15Fにおいて、濾過用フィルター60は、以下のようにして製造される。なお、図15A~図15Fは、各製造工程における基板の側面図及び平面図を一組として示したものであり、上側の図が側面図、下側の図が平面図である。
 濾過用フィルター60を製造する際は、先ず、構成材料としての基板61を用意する(図15A)。基板61は、例えば、表裏に平滑面を有する矩形平板状のシリコン基板であり、その1辺は、例えば、5mm~450mmである。厚さは、例えば0.8~1.2mmである。シリコン基板の表面粗度(Ra)は、基板61を積層した際の厚板部62相互間の隙間の1/10以下、例えば約0.1nmである。
 次に、基板61の外周部のやや内側、例えば1~10mm内側に、線幅が、例えば0.8mm~1.2mmのマスク材67を外周部に沿って全周に塗布する(図15B)。マスク材67としては、例えば、超耐熱耐寒性のポリイミド(商品名:カプトン)や、半導体装置の製造の際に用いられるフォトレジスト等が好適に用いられる。
 次に、マスク材67が塗布された基板61を基板処理装置のチャンバ内に収納し、チャンバ内圧力を、例えば1~1000mTorr(0.133~133Pa)、エッチングガスとして、例えば、HBr、アンモニア(NH)、酸素(O)の混合ガスを用い、基板61の厚さ方向に、例えば、約300μmの深さまでエッチングし、これによってマスク材67で覆われた凸部に囲まれた薄板部63を形成する(図15C)。
 次いで、マスク材67の一部、すなわち、間隔保持部としてのストッパー65となる部分以外の部分を剥離させ、上記と同様の条件でプラズマエッチング処理を施し、これによって厚板部62と、該厚板部62から突出するストッパー65を形成する(図15D)。このとき、エッチング条件を調節してストッパー65の高さを、濾過用フィルター60で除去しようとする目的成分の大きさに相当する高さ、例えば1~100000nmに調整する。ストッパー65の数及び間隔は特に規定されるものではなく、基板61相互間の間隔を所定間隔に安定に維持できるものであればよい。
 次に、ストッパー65が形成された基板61の当該ストッパー65からマスク材67を剥離し(図15E)、薄板部63の中心部に貫通孔64を形成して濾過用フィルター60の構成部材としての基板61を完成させる(図15F)。
 次に、得られた基板61の薄板部63の任意の位置に、第1及びの第2の実施の形態と同様に、間隔保持部材としてのピラー66を多数、例えば等間隔に配置し、該ピラー66及びストッパー65を介して基板61を多数、例えば数十~100枚積層して濾過用フィルター60を形成する。
 本実施の形態によれば、厚板部62及び薄板部63の形成と、その後のストッパー65の形成をプラズマエッチング処理によって行うことができるので、製造工程を簡略化することができ、生産性が向上する。
 また、本実施の形態においても、第1及び第2の実施の形態と同様、ピラー66の構成材料としてストッパー65、すなわち基板61の構成材料よりも熱膨張係数が大きい材料を適用し、且つその高さをストッパー65よりも高く、具体的には、厚板部62及び薄板部63の厚さの差と、ストッパー65の高さの和、又はそれよりも若干長くすることにより、基板61相互間の間隔を、常温時にはストッパー65で安定に規定し、例えば加熱水を流通させる再生時にはピラー66を熱膨張させて基板61相互間の間隔を広げることができるので、濾過処理時に安定した開口が得られ、且つ目詰まりした際に容易に再生して繰り返し使用することができる。
 本実施の形態において、被処理液Aは、例えば、濾過用フィルター60の外周面の基板61相互の隙間から濾過用フィルター60の本体内に流入し(図14参照)、厚板部62相互の間隔によって目的成分が濾別された濾液となり、中心部に形成された貫通孔64(図15F参照)が連通した中心流路を、例えば、上向流として流れて濾過用フィルター60から流出する。なお、被処理液Aを、中心流路から、例えば下降流として流入させ、その後、各基板61相互の隙間を濾過用フィルター60の外周部に向かって流れるようにすることもできる。
 本実施の形態において、基板61の形状を矩形板状体としたが、基板61の形状は、特に限定されるものではなく、矩形板状体の他、円形板状体、楕円形板状体、その他の形状の板状体であってもよく、第1の実施の形態や第2の実施の形態に係るフィルターを形成する際に適用してもよい。
 本実施の形態において、マスキング材として超耐熱耐寒性のポリイミド(商品名:カプトン)やフォトレジストを用いたが、これ以外に、例えば金属、カーボン、石英等を用いることもできる。また、本実施の形態において、濾過用フィルター60を、図7に示したように、弾性を備えた締め付け部材、又は弾性を有する接着剤等を用いて一体化することもでき、これによって、濾過用フィルター60としての形態が安定する。
 本実施の形態において、ピラー66の構成材料として、ストッパー65の構成材料よりも熱膨張係数の大きな材料に代えて、第1の実施の形態と同様、逆圧電効果のある物質、例えば水晶(SiO)、酸化亜鉛(ZnO)、ロッシェル塩(酒石酸カリウム−ナトリウム)(KNaC)、チタン酸ジルコン酸鉛(PZT:Pb(Zr,Ti)O)、電気石(トルマリン)、ポリフッ化ビニリデン(PVDF)、リン酸ガリウム(GaPO)、ガリウム砒素(GaAs)等を用いることができる。
 以上、本発明を実施の形態を用いて詳細に説明したが、本発明は、これらの実施の形態に限定されるものではない。

Claims (21)

  1.  表裏に貫通する貫通孔を有する基板を多数積層した基板積層体と、
     該基板積層体における基板相互の間隔を規定する第1の間隔保持部材及び該第1の間隔保持部材よりも熱膨張係数が大きい第2の間隔保持部材と、を有し、
     前記基板相互間の常温時の間隔を少なくとも前記第1の間隔保持部材で規定すると共に加熱時の間隔を熱膨張した前記第2の間隔保持材で規定し、前記基板相互間の隙間で被処理液に含まれる目的成分を捕捉する濾過面を形成することを特徴とする濾過用フィルター。
  2.  前記基板は、厚板部と薄板部を備え、前記第1の間隔保持部材は、前記厚板部相互間に間隔を置いて複数配置され、前記第2の間隔保持部材は、前記薄板部相互間に間隔を置いて複数配置され、前記第2の間隔保持部材の長さを前記第1の間隔保持部材の長さよりも長くしたことを特徴とする請求項1記載の濾過用フィルター。
  3.  前記厚板部は前記基板の外周部を形成し、前記薄板部は前記厚板部で囲まれた前記基板の中央部を形成し、前記薄板部の中心部に前記貫通孔が設けられていることを特徴とする請求項2記載の濾過用フィルター。
  4.  前記厚板部は、前記基板表面に当該厚板部の全長が前記基板の外周部の長さよりも長くなるように、且つ環状に配設され、前記薄板部は、前記厚板部で囲まれ、且つ前記基板の中心部を有し、該基板の中心部に前記貫通孔が設けられていることを特徴とする請求項2記載の濾過用フィルター。
  5.  前記厚板部は、2列のジグザク状線部のそれぞれの端部が連結されたループ状として前記基板表面上に配設されていることを特徴とする請求項4記載の濾過用フィルター。
  6.  前記貫通孔は、前記基板積層体における他の基板の貫通孔と連通して被処理液又は濾液の流路を形成することを特徴とする請求項1記載の濾過用フィルター。
  7.  前記基板の前記厚板部の表面粗度(Ra)は、前記厚板部互間の隙間の1/10以下であることを特徴とする請求項1記載の濾過用フィルター。
  8.  前記基板は、シリコン、ガラス、セラミック、金属、炭化珪素をはじめとするシリコン化合物、ポリイミドをはじめとする樹脂、及びカーボンのいずれかからなることを特徴とする請求項1記載の濾過用フィルター。
  9.  前記基板積層体は、前記第2の間隔保持部材の熱膨張を許容する締め付け部材によって一体化されていることを特徴とする請求項1記載の濾過用フィルター。
  10.  基板の中央部に座ぐり部を形成して前記基板の周囲を構成する厚板部と、該厚板部で囲まれた薄板部を形成する座ぐりステップと、
     前記薄板部の中心部に基板の表裏に貫通する貫通孔を形成する貫通孔形成ステップと、
     前記厚板部上に所定高さの第1の間隔保持部材を所定間隔で複数形成する第1の間隔保持部材形成ステップと、
     前記基板の前記薄板部に前記第1の間隔保持部材よりも熱膨張係数が大きく、且つ長い複数の第2の間隔保持部材を所定間隔で複数形成する第2の間隔保持部材形成ステップと、
     少なくとも前記第1の間隔保持部材を介して前記基板を多数積層する積層ステップと、
     を有することを特徴とする濾過用フィルターの製造方法。
  11.  前記座ぐりステップは、プラズマを用いたプラズマエッチングによって前記座ぐり部を形成することを特徴とする請求項10記載の濾過用フィルターの製造方法。
  12.  前記座ぐりステップは、化学機械研磨(CMP)法によって前記座ぐり部を形成することを特徴とする請求項10記載の濾過用フィルターの製造方法。
  13.  前記第1の間隔保持部材形成ステップは、マスク材を用いた成膜法によって、前記厚板部上に第1の間隔保持部材を形成することを特徴とする請求項10記載の濾過用フィルターの製造方法。
  14.  前記第1の間隔保持部材形成ステップは、マスク材を用いた塗布法によって、前記厚板部上にフォトレジストからなる第1の間隔保持部材を形成するステップであることを特徴とする請求項10記載の濾過用フィルターの製造方法。
  15.  前記積層ステップで積層した基板積層体を、前記第2の間隔保持部材の熱膨張を許容する締め付け部材によって一体化する一体化ステップを有することを特徴とする請求項10記載の濾過用フィルターの製造方法。
  16.  前記基板の前記厚板部の表面粗度(Ra)は、前記厚板部相互間の隙間の1/10以下であることを特徴とする請求項10記載の濾過用フィルターの製造方法。
  17.  前記基板として、シリコン板、ガラス板、セラミック板、金属板、炭化珪素をはじめとするシリコン化合物板、ポリイミドをはじめとする樹脂板、及びカーボン板のいずれかを使用することを特徴とする請求項10記載の濾過用フィルターの製造方法。
  18.  基板表面の外周に沿って環状のマスキング材を形成するマスキングステップと、
     前記環状のマスキング材が形成された基板をエッチングして前記環状のマスキング材に対応する凸部に囲まれた薄板部を形成する第1のエッチングステップと、
     前記第1のエッチングステップ終了後、前記凸部上の前記マスキング材の一部を剥離させる第1のマスキング材剥離ステップと、
     前記第1のマスキング材剥離ステップ後の基板をエッチングして前記第1のマスキング材剥離ステップ後に残存するマスキング材が塗布された部分以外の前記凸部で厚板部を形成すると共に、前記残存するマスキング材が塗布された部分の前記凸部で前記厚板部から突出する間隔保持部を形成する第2のエッチングステップと、
     前記厚板部で囲まれた前記薄板部の中心部に当該基板を表裏に貫通する貫通孔を形成する貫通孔形成ステップと、
     前記貫通孔が形成された基板の前記薄板部に前記間隔保持部よりも熱膨張係数が大きく、且つ高さが高い複数の間隔保持部材を所定間隔で複数形成する間隔保持部材形成ステップと、
     前記間隔保持部から前記マスキング材を剥離する第2のマスキング材剥離ステップと、
     少なくとも前記間隔保持部を介して前記基板を多数積層する積層ステップと、
     を有することを特徴とする濾過用フィルターの製造方法。
  19.  前記積層ステップで積層した基板積層体を、前記間隔保持部材の熱膨張を許容する締め付け部材によって一体化する一体化ステップを有することを特徴とする請求項18記載の濾過用フィルターの製造方法。
  20.  前記基板の前記厚板部の表面粗度(Ra)は、前記厚板部相互間の隙間の1/10以下であることを特徴とする請求項18記載の濾過用フィルターの製造方法。
  21.  前記基板として、シリコン板、ガラス板、セラミック板、金属板、炭化珪素をはじめとするシリコン化合物板、ポリイミドをはじめとする樹脂板、及びカーボン板のいずれかを使用することを特徴とする請求項18記載の濾過用フィルターの製造方法。
