본 발명은 태양전지용 반사방지 (antireflective; AR) 코팅 제조 방법에 관한 것으로서, 보다 구체적으로는 표면 방사를 방지할 수 있는 나방눈 (moth-eye) 구조를 갖는 태양전지용 반사방지 코팅 제조 방법 및 그 코팅을 포함하는 태양전지에 관한 것이다.
【배경기술】

최근, 태양 전지 상에 대면적의 나방눈 구조를 갖는 반사방지 구조를 실현하 기 위한 방법으로, 포토리소그라피, 나노임프린팅 리소그라피, 나노레이저 -간섭 리소 그라피와 같은 탑 -다운 (top-down) 기법 기반의 프로세스가 보고되었다. 그러나, 이 들 탑 -다운 프로세스 중 그 어느 것도, 기재의 표면을 평탄화하지 않는다면, 성공적 이지 못한데, 왜냐하면 광반웅층 (photoreactive layer)과 같은 리소그라피 매질을 평 탄하지 않은 표면에 코팅하는 것은 어렵기 때문이다. 박막 태양전지용으로 잠재적 인 재료로서 CuInGaSe2(CIGS), a-Si, CdTe가 있다. 이들 중, CIGS 태양전지가 그 우수한 광 흡수율 때문에 가장 높은 변환 효을 (최대 약 20%)을 달성하였다. CIGS 태양전지의 높은 효율을 달성하고자 할 때 CIGS 층 (광활성층)의 그레인 크기의 확 대가 중요한데, 왜냐하면 입계 면적을 감소시키면 전자와 정공의 입계 재결합 (recombination)을 감소시키기 때문이다. 그러나, 불행하게도, CIGS 층의 그레인 크 기가 증가함에 따라, 그 표면 거칠기 조건은 탑ᅳ다운 프로세스를 수행하는 것을 악 화시킨다ᅳ 따라서, 나방눈의 반사 방지 코팅 구조를 CIGS 태양전지에 적용한 보고 가 없다.
【발명의 상세한 설명】
【기술적 과제】
본 발명은 상기한 종래 기술에서 나타나는 문제점을 해결하기 위한 것으로 서, 그 한 가지 목적은 탑 -다운 방식이 아니라 바텀-업 (bottom-up) 방식을 이용하여 태양전지에 나방눈 구조의 반사 방지 코팅을 형성하는 방법 및 그 반사 방지 코팅 을 포함하는 태양전지를 제공하는 것이다.
본 발명의 다른 목적은 본질적으로 평탄하지 않은 표면에 대해 탑 -다운 방식 으로 나방눈 반사 방지 코팅 구조를 형성할 수 없는 종래 기술 대신에, 표면 형상에 구애받는 일 없이 높은 투과도 및 낮은 반사도를 갖는 나방눈 구조의 반사 방지 코 팅을 태양전지에 형성하는 방법 및 그 코팅을 포함하는 태양전지, 구체적으로 CIGS 태양전지를 제공하는 것이다.
본 발명의 또 다른 목적은 대면적 증착이 가능하고 또 저은 공정을 이용하여 저렴하게 나방눈 구조의 반사 방지 코팅을 태양전지에 형성하는 방법 및 그 코팅을 포함하는 CIGS 태양전지를 제공하는 것이다.
【기술적 해결방법】
상기 목적을 달성하기 위하여, 본 발명에 따라서 기판과, 상기 기판 상에 형 성된 하부 전극층과, 상기 하부 전극층 상에 형성된 CIS계 재료로 이루어진 광반웅
층과, 상기 광반웅충 상에 형성된 버퍼층과, 상기 버퍼층 상에 형성되어 윈도우 역할 을 하는 ZnO 층과, 상기 ZnO 층 상에 형성된 상부 전극층을 포함하는 CIS계 태양 전지용 반사 방지 코팅을 형성하는 방법이 제공된다. 상기 방법은 상기 상부 전극 층과 반웅하는 반웅 화합물을 담고 있는 반응 챔버 내에 상기 태양전지를 수직 방 향으로 침지시킨 후, 상기 반웅 챔버를 밀봉하고 가열하여 하이드로써멀 반웅을 일 으켜, 상기 상부 전극층 상에 바텀-업 (bottom-up) 방식으로 나방눈 구조의 나노로드 를 성장시켜 반사 방지 코팅을 형성하는 단계를 포함하는 것을 특징으로 한다. 한 가지 실시예에 있어서, 상기 상부전극층은 상기 나노로드의 시드층 (seed layer) 역할을 할 수 있다. 한 가지 실시예에 있어서, 상기 상부 전극층은 알루미늄이 도핑된 ZnO(AZO) 으로 이루어지고, 상기 반웅 화합물은 징크 니트레이트 핵사하이드레이트 (Zn(N03)26H2O)와 핵사메틸렌테트라민 (C6Hi2N4)을 수용액 증에서 혼합하여 제조할 수 있다. 한 가지 실시예에 있어서, 상기 하이드로써멀 반웅 증에 수용액에서 Zn(OH)2 의 침전물이 형성되고, 이 침전물로부터 생성되는 ZnO 나노입자들이 상기 시드층 상에 쌓이면서 확산하여 ZnO 나노로드가 성장할 수 있다. 한 가지 실시예에 있어서, 상기 하이드로써멀 반웅 수행시 반웅 시간을 조절 하여, 상기 나방눈 구조의 나노로드의 첨단부 형태를 조절할 수 있다. 한 가지 실시예에 있어서, 상기 하이드로써멀 반웅의 시간을 대략 1.5시간으 로 제어하여, 첨단부가 원뿔형인 나노로드를 성장시킬 수 있다. 한 가지 실시예에 있어서, 상기 하이드로써멀 반웅의 시간을 대략 3시간으로 제어하여, 첨단부가 평탄한 나노로드를 성장시킬 수 있다. 본 발명의 다른 양태에 따라서, CIS계 태양전지가 제공되는데, 상기 태양전 지는 기판과, 상기 기판 상에 형성된 하부 전극층과, 상기 하부 전극층 상에 형성된 CIS계 재료로 이루어진 광반웅층과, 상기 광반웅층 상에 형성된 버퍼층과, 상기 버
퍼층 상에 형성되어 윈도우 역할을 하는 ZnO 층과, 상기 ZnO 층 상에 형성된 상부 전극층과, 상기 상부 전극층의 표면으로부터 바텀-업 (bottom— up) 형태로 성장되어 나방눈 구조를 갖는 나노로드에 의해 이루어지는 반사 방지 코팅을 포함하는 것을 특징으로 한다. 한 가지 실시예에 있어서, 상기 상부 전극층의 표면은 평탄하지 않은 표면 형태를 갖고 있다. 한 가지 실시예에 있어서, 상기 상부 전극층은 알루미늄이 도핑된 징크 옥사 이드 (AZO)로 이루어져 있을 수 있다. 한 가지 실시예에 있어서, 상기 나방눈 구조의 나노로드는 원뿔형의 첨단부 를 갖고 있을 수 있다. 한 가지 실시예에 있어서, 상기 나방눈 구조의 나노로드는 평탄한 첨단부를 갖고 있을 수 있다.
【유리한 효과】
본 발명에 따르면, 종래 기술과 달리 바텀ᅳ업 방식을 이용하여 태양전지의 상부 전극층에 그 표면 형태에 상관 없이 나방눈 구조의 반사반지 코팅층을 형성할 수 있어, 반사을을 크게 감소시킬 수 있다.

이하에서는 첨부 도면을 참조하여 본 발명의 바람직한 실시예를 설명한다. 이하의 설명에 있어서, 당업계에 이미 널리 알려진 기술적 구성, 용어 둥의 설명은 생략한다ᅳ 특히 CIGS 태양전지의 일반적인 구조, 그 동작 등은 이미 널리 알려져 있으므로, 그 설명을 생략한다. 이러한 설명을 생략하더라도, 당업자라면 이하의 설 명을 통해 본 발명의 특징적 구성을 쉽게 이해할 수 있을 것이다. 도 2(a)에 도시한 바와 같이, 본 발명의 한 가지 실시예에 따른 CIGS 태양전 지는 소다 -라임 유리 기판 상에 A1 도핑된 ZnO(AZO)/i-ZnO/CdS/CIGS/Mo의 다층 구조를 갖고 있다. 이중층으로 된 (40 nm/460 nm) Mo 전극 (하부 전극층)은 직류 마그네트론.스퍼터링 시스템에 의해 증착하였다. CIGS 층은 하향 동시증발 기법 (downward co-evaporation technique)을 이용하여 형성하였다. 즉 Cu, Ga, In, Se 가스를 하향 분사하여 CIGS 결정질 박막을 형성하였고, 그 증착 프로세스 중에 유 리를 550°C에서 유지하였다. 증발 소스는 선형 타입의 소스이기 때문에, 유리를 직 선 이동시켜 CIGS 층을 형성하였다. CIGS 층의 두께는 1700 nm이었고, Cu:In:Ga:Se의 조성비는 X-선 형광 분석에 의해 24:17:7:52(%)인 것으로 측정되었다. CdS 층 (버퍼층)은 화학적 표면 증착 기법을 이용하여 증착하였다. 즉 CdS 습식 프 로세스를 두 번 수행하여, 80 nm의 두께를 얻었고, 유리를 그 프로세스 중에 70°C로 가열하였다. i-ZnO 층은 RF마그네트론 스퍼터를 이용하여 증착하였고, 그 두께는 100 nm이었다. AZO 층 (상부 전극층)은 DC 마그네트론 스퍼터를 이용하여 증착하 였으며, 그 두께는 800 nm 이었다. 도 2에 도시한 바와 같이, CIGS 태양전지의 외곽층인 AZO 층의 미세구조는 그 표면이 평탄한 것이 아니라 거칠게 되어 있다. 따라서, 종래 기술에서 설명한
바와 같이, 리소그라피 공정 등을 이용하는 탑 -다운 방식으로는 AZO 층에 반사 방 지 효과가 우수한 나방 눈 구조의 반사 방지 코팅을 형성할 수가 없다. 이와 관련하여, 본 발명자는 상기와 같은 CIGS 태양전지의 상단 표면에 나 방 눈 구조를 달성하기 위하여, 이하에서 상세하게 설명하는 바와 같이 하이드로써 멀 방법 (hydrothermal method)을 이용하여 ZnO 나노로드를 성장시켰다. ZnO 나노 로드의 나방 눈 모방 형태는 원뿔형 구조이기는 하였지만, AR의 명확한 특징을 원 뿔형 ZnO 나노로드와 구별하기 위하여 평탄한 나노로드도 제조하였다 (상세한 것은 후술한다). CIGS 층의 마이크로 크기의 그레인에 의해 유도된 거친 AZO 필름 상 의 개략적인 ZnO 나노로드 단면을 도 2(b)에 나타내었다. 일반적으로, 회절 및 산란 손실 없이, 최대의 투과율 및 최소의 반사을을 위 한 효과적인 반사 방지 (AR) 구조를 달성하기 위하여, 다음의 조건들이 충족되어야 한다.
(1) ZnO 나노로드의 원쁠형 영역은 가장 긴 동작 과장 (λ)의 적어도 40%에 해당하는 높이 (h)를 가져야 한다 ι≥0.4λ).
(2) ZnO 나노로드의 중심-대 -증심 간격 (Λ)은 가장 짧은 동작 파장을 재료의 굴절률 (n)로 나눈 것보다 작아야 한다 (Λ<λ/η).
(3) 원뿔형 융기를 갖고 있는 굴절률이 큰 재료를 사용하는 경우, 비선형적으 로 증대하는 굴절를을 나타내야 한다. 반대로, 굴절률이 작은 재료를 사용하는 경 우, 굴절률은 선형으로 증가하여야 한다.
CIGS 태양전지의 AR 코팅을 위한 ZnO 나노로드의 형태를 설계하기 위해, 상기 범주를 고려하였다. 본 발명자는 먼저 도 3에 개략적으로 나타낸 바와 같이, 순수 CIGS 태양전지 상단층, 즉 AZO 막을 시드층으로 사용하여 0Ό1Μ 징크 니트 레이트 핵사하이드레이트 (Zn(N03)26H2O, Aldrich)와 0.01M 핵사메틸렌테트라민 (CeHi2N4, HMT, Aldrich)을 수용액 중에서 혼합함으로써 제조하였다. 이어서, 상기 제조한 것과 같은 순수 CIGS 태양전지를 이 용액에 수직으로 침지하였고, 밀봉된 반웅 병을 95°C까지 가열하였다 (하이드로써멀 반웅). 성장을 종료한 후에, 모든 샘 플을 탈이온수로 반복 세정하여, 잔류 솔트 (salt)를 제거하였고, 이어서 실온에서 후 드 시스템에서 서서히 건조하여, 최종적으로 ZnO 나노로드를 형성하였다.
상기한 하이드로써멀 방법에 의한 ZnO의 성장 과정은 핵 생성과 결정 성장 으로 구분할 수 있으며, 이는 외부 환경에 의해 복합적으로 영향을 받는다. 실제 핵의 생성은 결정 프랙탈 집단과 연속적인 확산에 의해 이루어진다. 결정 성장 초 기 단계에서는 표면 형상보다 전반적인 결정 집단의 크기에 영향을 미치며, 성장이 실제적으로 이루어지는 단계에서는 반웅물의 농도가 감소하면서 확산 추이가 전반 적인 크기와 표면 형상을 좌우하게 된다. 즉, 반웅 시간과 반웅물의 농도가 ZnO 나 노로드의 크기와 표면 형상에 증요한 인자가 된다. 한편, 하이드로써멀 방식에서는 성장 환경에 따라 2가지의 특징을 관찰할 수 있다. 첫째, 내부의 균질한 물질상태에서는 homogeneous한 핵성장이 이루어진다. 그러므로 수용액 상에서 핵의 직경과 분산도는 자유롭게 결정되며, 생성된 핵의 밀 도와 크기가 성장과 형상을 결정하게 되므로 다양한 형상의 ZnO 나노구조가 형성될 수 있다. 둘째, 시드층이 존재할 경우, ZnO의 나노 입자들이 시드층에 쌓이며 nuclei로 작용하여 시드에서 ZnO가 연속적으로 확산한다. 또한 시드의 결정학적 특 성에 영향을 받으면서 성장한다는 특징이 있다. 수용액 상에서의 성장은 Zn(OH)2 의 흰색 침전물이 생성되면서 시작되며. 다음의 화학 반웅식에 따라 반웅이 이루어 진다

상기와 같은 하이드로써멀 프로세스에서, HMT는 ZnO의 핵생성을 위한 template, 계면 활성제 및 부동태층, 암모늄—하이드록사이드 소스 및 웅축제 (condensation agent) 역할을 한다. 한편, Zn2+ 및 이 Γ의 농도는 ZnO 나노로드의 크기에 영향을 미치며, 성장 시간은 나노로드의 형태를 제어하는 주요 인자이다. 이와 관련하여, ZnO 나노로드의 형태를 제어하기 위하여, 성장 시간은 고정된 농도 에서 실험 변수로서 1.5시간에서 3시간까지 변화시켰다. 상기한 하이드로써멀 방식으로 AZO층에 형성한 ZnO 나노로드의 기하 형태 를 FESEM(JSM-7001F, JEOL)로 관찰하였다. ZnO 나노로드의 직경과 길이는 그 래피컬 측정 도구 (graphical measurement tool)를 이용하여 상기 FESEM 이미지로 부터 추정하였다. CIGS 태양전지 상의 AR코팅의 성능을 특징지우기 위하여, 적분
구 (integrating sphere)를 구비한 절대 반구 반사을 측정 (absolute hemispherical reflectance measurement) (Cary 500 UV— VIS— NIR 스펙트로미터, Varian)을 UV-가 시광선 범위 (200~800 nm)에서 수행하였다. CIGS 태양전지의 성능은 고정된 하나의 태양 조건 (full spectrum solar simulator, 91160A, Oriel Newport 및 reference solar cell SRC— lOOO—TC-QZ-N, VLSI, -standards incorporated, Oriel Newport)에 서 모의된 햇빛을 이용하여 측정하였다. 순수 CIGS 태양전지의 표면 기하형태를 도 4(a)에 나타내었다. AZO상단층 은 CIGS의 큰 그레인 성장으로 인해, 마이크로 크기의 거칠기를 갖는 범피 (bumpy) 구조를 나타내었다. 상기한 하이드로써멀 프로세스를 순수 CIGS 태양전지에 대해 수행한 후에, 상기 범피 AZO 필름 상에 두 종류의 수직으로 성장된 ZnO 나노구조 가 관찰되었다 (도 4(b), 4(c) 참조). 두 나노로드 기하 형태는 첨단부의 형태에 있어 서 차이가 있었다. 1.5 시간 동안의 성장은 원뿔형 나노로드를 야기하였는데, 균일 하고 예리한 첨단부를 갖고 있으며, 원뿔의 높이는 약 250 nm이었다 (도 4(b)). 다 른 한편으로, 3시간의 성장의 경우에, 나노로드의 첨단부의 형태는 완전히 평탄하였 다 (도 4(c)). 두 구조는 약 400 nm의 유사한 평균 높이와 약 200 nm의 직경을 나 타내었다. 그러나, 나노로드의 직경은 범피 구조에서 밸리 (valley)와 힐록 (hillock) 사이의 공간적 차이를 나타내었다. 이러한 현상의 이유로서 두 메커니즘을 생각하 였다. 첫 번째는 표면의 굴곡 극성 (inflection polarity)으로 인한 AZO 박막의 그레 인 크기의 차이이고, 두 번째는 나노로드의 성장 증에 벨리 영역과 힐록 영역에 걸 친 불균일한 전구물질 분포이다. 상기 형성한 AR 코팅의 성능을 평가하기 위하여, 상기 절대 반구 반사을 측 정 시스템을 이용하여 UV-가시광선 영역 (200—800 nm)에서 반사을 측정을 수행하였 다. 도 5에 도시한 바와 같이, UV-가시광선 영역에서의 순수 CIGS 태양전지의 평 균 반사율은 6.14%이었다. 그 AR 성능은 습식 엣칭시킨 ZnO 박막에 의해 유도된 크레이터 기하 형태 (crater morphology)와 유사한 값을 가졌다. 다른 한편으로, 평 탄형 및 원뿔형 ZnO 나노로드가 코팅된 CIGS 태양전지의 평균 반사율은 258%, 1.46%이었다. 주목할만하게도, 청색 파장 영역에서의 CIGS 태양전지의 반사율은 거의 8%이었는데, 이는 적색 파장 영역과 비교하여, 이 청색 파장 영역에서 상대적 으로 더 높은 굴절률 때문이다. 그러나, 본 발명에 따라 ZnO 나노로드 코팅 후에,
반사을은 모든 파장에서 감소하였다. 이는 ZnO 나노로드가 코팅된 CIGS 태양전지 가 입사각에 무관한 반사 특성을 가지기 때문인 것으로 생각된다. 순수 CIGS 태양 전지의 반사율 스펙트럼은 1% 강도 (intensity)의 간섭 프린지 (interference fringes)를 나타내었다. 대조적으로, ZnO 나노로드가 코팅된 태양전지의 스펙트럼에서는, 간섭 프린지가 관찰되지 않았다. 본 발명에 따라 형성한 상기 ZnO 나노로드의 길이는 CIGS 태양전지의 AR에 대해 적절한 값이라는 것을 확인하였다. 나방 눈 특징처럼, 원뿔형 ZnO 나노로드가 코팅된 CIGS 태양전지 역시 전방향성의 AR 특성을 갖는 것으로 예상된다. 도 5의 삽입 이미지는 각 CIGS 태양전지의 사진 색상을 나타낸 다. 순수 CIGS 태양전지는 회색이다. 그 CIGS 태양 전지에 상기한 것과 같이 ZnO 나노로드를 형성한 후에, 그 표면 색은 검은 색으로 변화되었다. 원뿔형 ZnO 나노로드의 경우, 표면 색상은 1.46%의 가장 낮은 총 반사을로 인해 완전히 검게 되 었다. 상기 각 케이스에 대한 굴절를 프로파일을 도 6에 나타내었다. 각 구조의 크기는 도 3의 SEM 이미지로부터 개략적으로 추정하였다. 공기 (n=l)에서 AZO(n=1.9)까지의 단일 계단형의 굴절률 프로파일은 순수 CIGS 태양전지의 경우에 대해서 결정하였다. 그러나, 평탄형 및 원뿔형 ZnO 나노로드 AR코팅에 대한 굴절 률 프로파일에서, 두 개의 명확한 경향, 즉 계단형 및 곡선형의 경향이 있는데 왜냐 하면 기을어진 ZnO 나노로드로 이루어지는 다공성 공간에서의 굴절률은 일정한 것 이 아니고, 광 입사축을 따라 점진적으로 변화하기 때문이다. 이러한 굴절률 변화 의 시작 값은 평탄형 및 원뿔형 AR 코팅에 대하여 1.56, 1.3인 것으로 추정되었다 (도 6 참조). 도 6에 도시한 나노로드가 적용된 경우의 굴절를 프로파일로부터, 연 속적으로 굴절률의 변화를 보이는 영역의 반사을은 0에 수렴하고, 굴절률이 급격하 게 불연속적으로 변화하는 두 계면에서는 유한한 반사율을 가진다. 한편, 광전지 J-V 곡선을 도 7에 나타내었다. 파라미터는 다음의 표 1에 요 약하였다.

순수 CIGS 태양전지는 개방 회로 전압 (Voc) 0.56V, 쇼트 -회로 전류 밀도 (Jsc) 30.1 mA/cm2, 충전 팩터 (FF) 59%에서, 10%의 변환 효을 ( )을 나타내었다. 평탄형 및 원뿔형 ZnO 나노로드 AR 코팅된 CIGS 태양전지는 Voc 0.56V, Jsc 33.7 mA/cm2 및 35 mA/cm2, FF 58%에서 10.9%, 11.5%의 변환 효율을 나타내었다. J-V 곡선의 특징으로부터, 반사율 감소와 관련된 JSC의 증가는 순수 CIGS와 비교하 여, ZnO 나노로드 AR 코팅된 CIGS 태양전지의 광전지 효을의 증대를 통해 나타내 어진 것으로 생각된다. 따라서, AR 효과로 인한 광전류의 추가 이득은 다음의 식으 로 주어진다.
Δ Jsc Jsc (with ARC) - Jsc (without ARC) Gp J sc (without ARC) 여기서, CIGS 태양전지에서 ZnO 나노로드의 수정된 형태의 비교 가능한 이 점은 반사을 감소로 인한, 평탄형 및 원뿔형 나노로드에 대한 광전류 Gp의 추가 이 득 (12% 및 16.3%)에 의해 나타내어진다. 결국, 평탄형 ZnO 나노로드 AR 코팅을 갖는 태양전지의 변환 효율 (ri)은 10%에서 10.9%로 증가하였다. 더욱이, 첨단부가 제어된 원뿔형 나방눈 구조의 ZnO 나노로드 AR 코팅은 Jsc의 증가로 인한 변환효 율 (ri)을 11.5%로 증대시켰다. 상기한 바와 같이, 자기 조직된 ZnO 나노로드에 의해 하이드로써멀 방식으 로 성장시킨 바팀-업 나방 눈 구조를 도입하였고, 그 형태는 거친 표면의 대면적 CIGS 태양전지에 대해 더 나은 AR 효과를 얻기 위해 이론적인 계산에 의해 최적화 하였다. 성장 시간을 증대시킴으로써, ZnO 나노로드의 기하 형태는 AZO 층 상에 서 테이퍼형 원뿔로부터 평탄한 형태로 바뀌었다, 가시 광선 영역에서 순수 CIGS 태양전지의 6.14%의 평균 반사을과 비교하여, 평탄형 및 원뿔형 ZnO 나노로드 AR 코팅된 태양전지의 반사율은 2.58%, 1.46%이었다. 전체 반사을의 감소로 인해, 태
양전지 표면의 명시적 색상이 회색에서 혹색으로 변화되었다. 광전지 성능의 결과 로부터, 평탄형 및 원뿔형 ZnO 나노로드 AR 코팅의 경우, 효을은 순수 태양전지와 비교하여, 10%에서 10.9%, 11.5%로 증가하였다. CIGS 태양전지에서 ZnO 나노로드 의 수정된 형태의 비교 가능한 이점은 반사을의 감소로 인한 12% 및 16.3%의 평탄 형 및 원뿔형 나노로드의 Gp 레벨로 나타내었다. 이상 본 발명을 바람직한 실시예를 참조하여 설명하였지만, 본 발명은 상기 한 실시예에 제한되지 않는다는 것을 이해하여야 한다. 예컨대, 상기 실시예에서 광 반웅층의 예로서, CIGS를 설명하였지만, CIS로 광반웅층을 형성할 수도 있으며, 이 역시 본 발명의 범위 내에 속하며, 포괄적으로 CIS계 광반웅층으로 지칭할 수 있다. 즉 본 발명은 후술하는 특허청구범위 내에서 다양하게 변형 및 수정할 수 있으며, 이들은 모두 본 발명의 범위 내에 속한다. 따라서 본 발명은 특허청구범위 및 그 균 둥물에 의해서만 제한된다.
Claims
【청구의 범위】
【청구항 11
기판과, 상기 기판 상에 형성된 하부 전극층과, 상기 하부 전극층 상에 형성 된 CIS계 재료로 이루어진 광반웅층과, 상기 광반웅층 상에 형성된 버퍼층과, 상기 버퍼층 상에 형성되어 윈도우 역할을 하는 ZnO 층과, 상기 ZnO 층 상에 형성된 상 부 전극층을 포함하는 CIS계 태양전지용 반사 방지 코팅을 형성하는 방법으로서, 상기 상부 전극층과 반웅하는 반응 화합물을 담고 있는 반웅 챔버 내에 상기 태양전지를 수직 방향으로 침지시킨 후, 상기 반웅 챔버를 밀봉하고 가열하여 하이 드로써멀 반웅을 일으켜, 상기 상부 전극층 상에 바텀ᅳ업 (bottom-up) 방식으로 나방 눈 구조의 나노로드를 성장시켜 반사 방지 코팅을 형성하는 단계를 포함하는 것을 특징으로 하는 CIS계 태양전지용 반사 방지 코팅 형성 방법.

청구항 1에 있어서, 상기 상부전극층은 상기 나노로드의 시드층 (seed layer) 역할을 하는 것을 특징으로 하는 CIS계 태양전지용 반사 방지 코팅 형성 방법.
【청구항 3]
청구항 2에 있어서, 상기 상부 전극층은 알루미늄이 도핑된 ZnO(AZO)으로 이루어지고, 상기 반웅 화합물은 징크 니트레이트 핵사하이드레이트 (Ζη(ΝΟ3)26Η2Ο) 와 핵사메틸렌테트라민 (C6Hi2N4)을 수용액 중에서 혼합하여 제조하는 것을 특징으 로 하는 CIS계 태양전지용 반사 방지 코팅 형성 방법.
【청구항 4]
청구항 3에 있어서, 상기 하이드로써멀 반웅 중에 수용액에서 Zn(OH)2의 침 전물이 .형성되고, 이 침전물로부터 생성되는 ZnO 나노입자들이 상기 시드층 상에 쌓이면서 확산하여 ZnO 나노로드가 성장하는 것을 특징으로 하는 CIS계 태양전지 용 반사 방지 코팅 형성 방법.
【청구항 5】
청구항 1 내지 청구항 4 중 어느 한 항에 있어서, 상기 하이드로써멀 반응 수행시 반응 시간을 조절하여, 상기 나방눈 구조의 나노로드의 첨단부 형태를 조절 하는 것을 특징으로 하는 CIS계 태양전지용 반사 방지 코팅 형성 방법.

청구항 5에 있어서, 상기 하이드로써멀 반웅의 시간을 대략 1.5시간으로 제어 하여, 첨단부가 원뿔형인 나노로드를 성장시키는 것을 특징으로 하는 CIS계 태양전
지용 반사 방지 코팅 형성 방법.

청구항 5에 있어서, 상기 하이드로써멀 반응의 시간을 대략 3시간으로 제어 하여, 첨단부가 평탄한 나노로드를 성장시키는 것을 특징으로 하는 CIS계 태양전지 용 반사 방지 코팅 형성 방법.

기판과,
상기 기판 상에 형성된 하부 전극층과,
상기 하부 전극층 상에 형성된 CIS계 재료로 이루어진 광반웅층과, 상기 광반웅층 상에 형성된 버퍼층과,
상기 버퍼층 상에 형성되어 윈도우 역할을 하는 ZnO 층과, 상기 ZnO 층 상 에 형성된 상부 전극층과,
상기 상부 전극층의 표면으로부터 바텀-업 (bottom-up) 형태로 성장되어 나 방눈 구조를 갖는 나노로드에 의해 이루어지는 반사 방지 코팅
을 포함하는 것을 특징으로 하는 CIS계 태양전지.

청구항 8에 있어서, 상기 상부 전극층의 표면은 평탄하지 않은 표면 형태를 갖고 있는 것을 특징으로 하는 CIS계 태양전지.

청구항 9에 있어서, 상기 상부 전극층은 알루미늄이 도핑된 징크 옥사이드 (AZO)로 이루어져 있는 것을 특징으로 하는 CIS계 태양전지.
