Description
本発明は、有機素子を形成するための材料に関し、特に有機素子の絶縁層を形成するための材料に関する。
有機薄膜トランジスタ、有機エレクトロルミネッセンス素子及び有機光電変換素子等の有機素子は、有機材料からなる機能層を有している。有機材料からなる機能層は、有機材料を含む溶液の塗布や印刷法を用いた成膜により形成することが可能であり、一般に、無機材料からなる機能層より簡易にかつ低温で層形成できる。
そのため、有機素子は、大面積の基板に多数の素子を低コストで製造することが可能な場合がある。また、素子の基板としてプラスチック基板やフィルムを用いることができ、このような基板を用いることにより、フレキシブルであり、軽量で壊れにくい素子を得ることができる場合がある。
さらに、有機材料は種類が豊富であるため、分子構造の異なる材料を検討に用いれば、幅広い範囲の特性のバリエーションを有する有機素子を製造することができる。
しかしながら、有機材料の中にはそれほど高温に加熱されない場合でも、熱等のエネルギーの作用によって機能が劣化するものがある。そのため、より高性能の有機素子を得るためには、有機素子の作製時にできるだけ加熱が少なくて済む有機材料を用い、できるだけ加熱が少なくて済む製造方法を用いて有機素子を製造することが望ましい。
具体的に、有機素子の1種である電界効果型有機薄膜トランジスタでは、ゲート電極に印加される電圧が半導体層に作用して、ドレイン電流のオン、オフを制御する。そこで、ドレイン電流がゲート電極に流れるのを防ぐために、ゲート電極と半導体層の間にはゲート絶縁層が形成される。
また、電界効果型有機薄膜トランジスタに用いられる有機半導体化合物は、湿度、酸素等の環境の影響を受けやすく、トランジスタ特性が、湿度、酸素等に起因する経時劣化を起こしやすい。
そのため、有機半導体化合物が剥き出しになるボトムゲート型有機薄膜トランジスタ素子構造では、素子構造全体を覆うオーバーコート層を形成して有機半導体化合物を外気との接触から保護することが必須となっている。一方、トップゲート型有機薄膜トランジスタ素子構造では、有機半導体化合物はゲート絶縁層によりコートされて保護されている。
このように、有機薄膜トランジスタにおける有機半導体層を覆うオーバーコート層及びゲート絶縁層等を形成するために、絶縁層材料が用いられる。本願明細書では、上記オーバーコート層及びゲート絶縁層のような有機薄膜トランジスタの絶縁層又は絶縁膜を有機薄膜トランジスタ絶縁層という。また、有機薄膜トランジスタ絶縁層を形成するのに用いる材料を有機薄膜トランジスタ絶縁層材料という。
尚、本明細書でいう材料は、高分子化合物、高分子化合物を含む組成物、樹脂及び樹脂組成物のような無定形材料を含む概念である。また、本明細書でいう絶縁層は、層状の部材に限定されず、有機素子中の絶縁性を有する部材を広く意味することがある。
有機薄膜トランジスタ絶縁層材料には、絶縁性及び薄膜にしたときの絶縁破壊強度に優れた特性が要求される。また、特にボトムゲート型の電界効果トランジスタでは半導体層がゲート絶縁層に重ねて形成される。そのため、有機薄膜トランジスタゲート絶縁層材料には、有機半導体と密着した界面を形成するための有機半導体との親和性、該有機薄膜トランジスタゲート絶縁層材料から形成した膜の有機半導体層側の表面が平坦になることが要求される。
例えば、非特許文献1には、有機電界効果トランジスタにおけるゲート絶縁層として、ポリ(4-ビニルフェニル-コ-メチルメタクリレート)(PVP-PMMA)を150℃で架橋させたゲート絶縁層が報告されている。しかしながら、上記樹脂を絶縁層に用いた有機電界効果トランジスタは、絶縁層の製造に高温のプロセスを用いており、閾値電圧(Vth)の絶対値が十分に小さくないという課題がある。
そのため、有機電界効果トランジスタに用いた場合に閾値電圧(Vth)の絶対値が小さい材料であって、低温で該材料を架橋することにより有機層を形成することが可能な材料が望まれている。

以上の課題に鑑み、種々検討を行った結果、特定の有機素子材料を用いることにより、上記課題が解決されることを見出し、本発明に到った。

本発明の有機素子材料は、低温で架橋させることができる。また、本発明の有機素子材料を有機薄膜トランジスタ絶縁層を形成するための材料として用いた場合に、有機薄膜トランジスタの閾値電圧(Vth)の絶対値が小さくなる。
次に、本発明をさらに詳細に説明する。
本明細書において、「高分子化合物」とは、分子中に同じ構造単位が複数繰り返された構造を含む化合物をいい、いわゆる2量体もこれに含まれる。一方、「低分子化合物」とは、分子中に同じ構造単位を繰り返し有していない化合物を意味する。

<有機材料>
有機材料とは、有機化合物からなる材料、または有機化合物を含む材料を意味する。
<有機素子>
有機素子とは、有機材料からなる機能層を有する素子を意味する。ここで、「機能層」とは、電気的機能を有する層を意味する。
<有機素子材料>
有機材料とは、有機化合物からなる材料、または有機化合物を含む材料を意味する。
<有機素子>
有機素子とは、有機材料からなる機能層を有する素子を意味する。ここで、「機能層」とは、電気的機能を有する層を意味する。
<有機素子材料>
有機素子材料とは、有機薄膜トランジスタ、有機エレクトロルミネッセンス素子及び有機光電変換素子等の有機素子を構成する機能層を形成するために用いる有機材料をいう。
有機素子材料としては、有機薄膜トランジスタに用いられる有機薄膜トランジスタ材料、有機エレクトロルミネッセンス素子に用いられる有機エレクトロルミネッセンス素子材料、有機光電変換素子に用いられる有機光電変換素子材料が挙げられる。有機薄膜トランジスタ材料としては、ゲート絶縁層、オーバーコート層等の絶縁層に用いられる有機薄膜トランジスタ絶縁層材料が挙げられる。
有機素子材料としては、有機薄膜トランジスタに用いられる有機薄膜トランジスタ材料、有機エレクトロルミネッセンス素子に用いられる有機エレクトロルミネッセンス素子材料、有機光電変換素子に用いられる有機光電変換素子材料が挙げられる。有機薄膜トランジスタ材料としては、ゲート絶縁層、オーバーコート層等の絶縁層に用いられる有機薄膜トランジスタ絶縁層材料が挙げられる。
本発明の有機素子材料は、フッ素原子を含み、高温での処理を行わないで架橋構造を形成しうる基を含む高分子化合物、又は、フッ素原子を含み、高温での処理を行わないで架橋構造を形成しうる基を含む高分子化合物を含有する組成物である。
有機素子材料にフッ素が導入されていることにより、該有機素子材料から形成される有機層は極性が低く、有機層の分極が抑制される。また、有機層の内部に架橋構造が形成されると、有機層中の分子の移動が抑制され、有機層の分極が抑制される。中でも、有機素子材料を用いて有機層の一態様であるゲート絶縁層を形成した場合、ゲート絶縁層の分極が抑制され、該ゲート絶縁層を含む有機薄膜トランジスタのヒステリシスが低下して、動作精度が向上する。
フッ素原子は高分子化合物の主鎖の水素原子を置換するのではなく、側鎖又は側基(ペンダント基)の水素原子を置換することが好ましい。フッ素原子が側鎖又は側基に置換していると有機半導体のような他の有機材料に対する該高分子化合物の親和性が低下せず、該有機材料を含む層の形成において、有機材料が前記高分子化合物から形成される有機層の露出面に接し、層を形成し易くなる。
架橋構造を形成しうる基は、他の基と相互に反応して二量化しうる基であればよい。相互に反応して二量化しうる基は、2個の基が結合することにより、有機層の内部に架橋構造を形成することができる。
他の基と相互に反応して二量化しうる基は、光エネルギー又は電子エネルギーを吸収して二量化反応を起こす官能基(本明細書中「光二量化反応性基」という。)であることが好ましい。光二量化反応性基が好ましい理由は、有機素子材料を架橋させるために高温で長時間熱処理を行う必要が無く、有機層を形成する過程における有機素子特性の低下が抑制されるからである。中でも、有機素子材料を有機薄膜トランジスタの絶縁層に用いた場合、絶縁層を形成する過程における有機薄膜トランジスタの特性低下が抑制される。
光二量化反応性基が吸収する光は、それがあまり低エネルギーであると有機素子材料を光重合法によって形成する際に残存した光二量化反応性基も反応してしまう場合があるため、高エネルギーの光が好ましい。光二量化反応性基が吸収するのに好ましい光は、紫外線、例えば波長が450nm以下、好ましくは150~450nmの光である。
ここでいう二量化とは、有機化合物の分子2個が化学的に結合することをいう。結合する分子同士は同種でも異種でもよい。二量化する2個の分子中の二量化に関与する官能基同士の化学構造も同一であっても異なっていてもよい。但し、当該官能基は、触媒及び開始剤等の反応助剤を用いられなくても光二量化反応を生じる構造、および組合せであることが好ましい。反応助剤の残基に接触すると周辺の有機材料が劣化する可能性があるからである。
フッ素原子を含む好ましい基の例は、水素原子がフッ素で置換されたアリール基、水素原子がフッ素で置換されたアルキルアリール基、特に水素原子がフッ素で置換されたフェニル基、水素原子がフッ素で置換されたアルキルフェニル基である。
光二量化反応性基の好ましい例は、水素原子がハロメチル基で置換されたアリール基、2位の水素原子がアリール基で置換されたビニル基、2位の水素原子がアリールカルボニル基で置換されたビニル基であり、特に好ましくは、水素原子がハロメチル基で置換されたフェニル基、2位の水素原子がフェニル基で置換されたビニル基、2位の水素原子がフェニルカルボニル基で置換されたビニル基である。繰り返し単位の側基の基本骨格がアリール基又はフェニル基であると、有機半導体のような他の有機材料に対する親和性が向上し、該有機材料を含む層の形成において、前記高分子化合物から形成される有機層の露出面に接して平坦な層を形成し易くなる。
水素原子がハロメチル基で置換されたアリール基及び水素原子がハロメチル基で置換されたフェニル基は、紫外線又は電子線を照射するとハロゲンが脱離して、ベンジル型のカルボラジカルが生成する。生成した2個のカルボラジカルが結合すると、炭素-炭素結合が形成されて(ラジカルカップリング)、有機薄膜トランジスタ絶縁層材料が架橋される。また、2位の水素原子がアリール基又はフェニル基で置換されたビニル基、2位の水素原子がアリールカルボニル基又はフェニルカルボニル基で置換されたビニル基等の場合には、紫外線又は電子線を照射すると2+2環化反応が生じ、有機薄膜トランジスタ絶縁層材料が架橋される。
フッ素原子を含む高分子化合物は、フッ素原子を含む基を有する繰り返し単位を含むことが好ましい。フッ素原子を含む基を有する繰り返し単位は、上記式(1)で表される繰り返し単位であることが好ましい。光二量化反応性基を有する繰り返し単位は、上記式(2)で表される繰り返し単位又は上記式(3)で表される繰り返し単位であることが好ましい。
即ち、本発明の有機素子材料の好ましい実施形態は、式(1)で表される繰り返し単位と、式(2)で表される繰り返し単位及び式(3)で表される繰り返し単位からなる群より選ばれる少なくとも1種の繰り返し単位とを有する高分子化合物である。
式(1)中、R1は、水素原子又はメチル基を表す。ある一態様では、R1は水素原子である。
Raaは、高分子化合物の主鎖と側鎖とを連結する連結部分を表す。連結部分は、本発明の有機素子材料を架橋させる環境条件の下で反応性を示さない構造を有する二価の基であればよい。連結部分の具体例には、炭素数1~20の二価の有機基、エーテル結合(-O-)からなる基、ケトン結合(-CO-)からなる基、エステル結合(-COO-、-OCO-)からなる基、アミド結合(-NHCO-、-CONH-)からなる基、ウレタン結合(-NHCOO-、-OCONH-)からなる基及びこれらの基が組み合わされた基が挙げられる。該連結部分中の水素原子は、フッ素原子で置換されていてもよい。aは、0又は1の整数を表す。ある一態様では、aは0である。
Rは、水素原子又は炭素数1~20の一価の有機基を表す。Rが複数個ある場合、それらは同一でも相異なっていてもよい。ある一態様では、Rは水素原子である。
Rfは、フッ素原子又はフッ素原子を有する炭素数1~20の一価の有機基を表す。Rfが複数個ある場合、それらは同一でも相異なっていてもよい。ある一態様では、Rfはフッ素原子である。bは、1~5の整数を表す。ある一態様では、bは5である。
Raaは、高分子化合物の主鎖と側鎖とを連結する連結部分を表す。連結部分は、本発明の有機素子材料を架橋させる環境条件の下で反応性を示さない構造を有する二価の基であればよい。連結部分の具体例には、炭素数1~20の二価の有機基、エーテル結合(-O-)からなる基、ケトン結合(-CO-)からなる基、エステル結合(-COO-、-OCO-)からなる基、アミド結合(-NHCO-、-CONH-)からなる基、ウレタン結合(-NHCOO-、-OCONH-)からなる基及びこれらの基が組み合わされた基が挙げられる。該連結部分中の水素原子は、フッ素原子で置換されていてもよい。aは、0又は1の整数を表す。ある一態様では、aは0である。
Rは、水素原子又は炭素数1~20の一価の有機基を表す。Rが複数個ある場合、それらは同一でも相異なっていてもよい。ある一態様では、Rは水素原子である。
Rfは、フッ素原子又はフッ素原子を有する炭素数1~20の一価の有機基を表す。Rfが複数個ある場合、それらは同一でも相異なっていてもよい。ある一態様では、Rfはフッ素原子である。bは、1~5の整数を表す。ある一態様では、bは5である。
炭素数1~20の二価の有機基としては、直鎖、分岐、環状のいずれであってもよく、脂肪族炭化水素基であっても芳香族炭化水素基であってもよい。例えば、炭素数1~20の二価の直鎖状脂肪族炭化水素基、炭素数3~20の二価の分岐状脂肪族炭化水素基、炭素数3~20の二価の環状炭化水素基、アルキル基等で置換されていてもよい炭素数6~20の二価の芳香族炭化水素基が挙げられる。中でも、炭素数1~6の二価の直鎖状脂肪族炭化水素基、炭素数3~6の二価の分岐状脂肪族炭化水素基、炭素数3~6の二価の環状炭化水素基、アルキル基等で置換されていてもよい二価の炭素数6~20の芳香族炭化水素基が好ましい。
二価の脂肪族炭化水素基及び二価の環状炭化水素基の具体例としては、メチレン基、エチレン基、プロピレン基、ブチレン基、ペンチレン基、ヘキシレン基、イソプロピレン基、イソブチレン基、ジメチルプロピレン基、シクロプロピレン基、シクロブチレン基、シクロペンチレン基、シクロヘキシレン基などが挙げられる。
炭素数6~20の二価の芳香族炭化水素基の具体例としては、フェニレン基、ナフチレン基、アンスリレン基、ジメチルフェニレン基、トリメチルフェニレン基、エチレンフェニレン基、ジエチレンフェニレン基、トリエチレンフェニレン基、プロピレンフェニレン基、ブチレンフェニレン基、メチルナフチレン基、ジメチルナフチレン基、トリメチルナフチレン基、ビニルナフチレン基、エテニルナフチレン基、メチルアンスリレン基、エチルアンスリレン基などが挙げられる。
炭素数1~20の一価の有機基は、直鎖、分岐、環状のいずれであってもよく、飽和であっても不飽和であってもよい。
炭素数1~20の一価の有機基としては、例えば、炭素数1~20の直鎖状炭化水素基、炭素数3~20の分岐状炭化水素基、炭素数3~20の環状炭化水素基、炭素数6~20の芳香族炭化水素基が挙げられ、好ましくは、炭素数1~6の直鎖状炭化水素基、炭素数3~6の分岐状炭化水素基、炭素数3~6の環状炭化水素基、炭素数6~20の芳香族炭化水素基などが挙げられる。
炭素数6~20の芳香族炭化水素基は、基中の水素原子がアルキル基、塩素原子、臭素原子、ヨウ素原子などで置換されていてもよい。
炭素数1~20の一価の有機基としては、例えば、炭素数1~20の直鎖状炭化水素基、炭素数3~20の分岐状炭化水素基、炭素数3~20の環状炭化水素基、炭素数6~20の芳香族炭化水素基が挙げられ、好ましくは、炭素数1~6の直鎖状炭化水素基、炭素数3~6の分岐状炭化水素基、炭素数3~6の環状炭化水素基、炭素数6~20の芳香族炭化水素基などが挙げられる。
炭素数6~20の芳香族炭化水素基は、基中の水素原子がアルキル基、塩素原子、臭素原子、ヨウ素原子などで置換されていてもよい。
Rが炭素数1~20の一価の有機基である場合、該炭素数1~20の一価の有機基はフッ素原子を有さない。該炭素数1~20の一価の有機基の具体例としては、メチル基、エチル基、プロピル基、ブチル基、ペンチル基、ヘキシル基、イソプロピル基、イソブチル基、ターシャリーブチル基、シクロプロピル基、シクロブチル基、シクロペンチル基、シクロヘキシル基、シクロペンチニル基、シクロヘキシニル基、フェニル基、ナフチル基、アンスリル基、トリル基、キシリル基、ジメチルフェニル基、トリメチルフェニル基、エチルフェニル基、ジエチルフェニル基、トリエチルフェニル基、プロピルフェニル基、ブチルフェニル基、メチルナフチル基、ジメチルナフチル基、トリメチルナフチル基、ビニルナフチル基、エテニルナフチル基、メチルアンスリル基、エチルアンスリル基、クロロフェニル基、ブロモフェニル基などが挙げられる。
Rfで表されるフッ素原子を有する炭素数1~20の一価の有機基の具体例としては、ペンタフルオロフェニル基、トリフルオロメチルフェニル基が挙げられる。
式(2)中、R2は、水素原子又はメチル基を表す。ある一態様では、R2は水素原子である。R3~R9は、それぞれ独立に水素原子又は炭素数1~20の一価の有機基を表す。該一価の有機基中の水素原子は、フッ素原子で置換されていてもよい。ある一態様では、R3~R9は、水素原子である。Rbbは、高分子化合物の主鎖と側鎖とを連結する連結部分を表す。該連結部分中の水素原子は、フッ素原子で置換されていてもよい。ある一形態では、Rbbはエチレン基である。
R3~R9で表される炭素数1~20の一価の有機基は、フッ素原子を有する炭素数1~20の一価の有機基であっても、フッ素原子を有さない炭素数1~20の一価の有機基であってもよい。フッ素原子を有さない炭素数1~20の一価の有機基の定義、具体例は、前述のRで表される炭素数1~20の一価の有機基の定義、具体例と同じである。Rbbで表される高分子化合物の主鎖と側鎖とを連結する連結部分の定義、具体例は、前述のRaaで表される高分子化合物の主鎖と側鎖とを連結する連結部分の定義、具体例と同じである。
式(3)中、R10は、水素原子又はメチル基を表す。ある一態様では、R10は水素原子である。R11~R17は、それぞれ独立に水素原子又は炭素数1~20の一価の有機基を表す。該一価の有機基中の水素原子は、フッ素原子で置換されていてもよい。ある一態様では、R11~R17は、水素原子である。Rccは、高分子化合物の主鎖と側鎖とを連結する連結部分を表す。該連結部分中の水素原子は、フッ素原子で置換されていてもよい。ある一形態では、Rccはフェニレン基である。
R11~R17で表される炭素数1~20の一価の有機基は、フッ素原子を有する炭素数1~20の一価の有機基であっても、フッ素原子を有さない炭素数1~20の一価の有機基であってもよい。フッ素原子を有さない炭素数1~20の一価の有機基の定義、具体例は、前述のRで表される炭素数1~20の一価の有機基の定義、具体例と同じである。
Rccで表される高分子化合物の主鎖と側鎖とを連結する連結部分の定義、具体例は、前述のRaaで表される高分子化合物の主鎖と側鎖とを連結する連結部分の定義、具体例と同じである。

本発明の有機素子材料に含まれる高分子化合物は、式(1)で表される繰り返し単位の原料となる重合性モノマーと式(2)で表される繰り返し単位の原料となる重合性モノマーとを、光重合開始剤もしくは熱重合開始剤を用いて重合させる方法、又は、式(1)で表される繰り返し単位の原料となる重合性モノマーと式(3)で表される繰り返し単位の原料となる重合性モノマーとを光重合開始剤もしくは熱重合開始剤を用いて重合させる方法、又は式(1)で表される繰り返し単位の原料となる重合性モノマーと式(2)で表される繰り返し単位の原料となる重合性モノマーと式(3)で表される繰り返し単位の原料となる重合性モノマーとを光重合開始剤もしくは熱重合開始剤を用いて重合させる方法により製造することが出来る。中でも、熱重合開始剤を用いて重合させる方法が好ましい。
上記式(1)で表される繰り返し単位の原料となる重合性モノマーの例としては、2-フルオロスチレン、3-フルオロスチレン、4-フルオロスチレン、2,3,4,5,6-ペンタフルオロスチレン、2-トリフルオロメチルスチレン、3-トリフルオロメチルスチレン、4-トリフルオロメチルスチレン、ビニル-4-トリフルオロメチルフェニルエーテル、ビニル-2-トリフルオロメチルベンゾエート、ビニル-3-トリフルオロメチルベンゾエート、ビニル-4-トリフルオロメチルベンゾエートが挙げられる。
上記式(2)で表される繰り返し単位の原料となる重合性モノマーの例としては、ビニルシンナメート、シンナミルメタクリレート、シンナモイルオキシブチルメタクリレート、シンナミルイミノオキシイミノエチルメタクリレートが挙げられる。式(2)で表される繰り返し単位はトランス体の化合物から水素原子を2個除いた基であるが、シス体の化合物から水素原子を2個除いた基を本発明の有機素子材料に含まれる高分子化合物が有していてもよい。式(2)で表される繰り返し単位の原料となる重合性モノマーは、トランス体であってもシス体であってもよい。
上記式(3)で表される繰り返し単位の原料となる重合性モノマーの例としては、フェニルビニルスチリルケトン、フェニル(メタクロイルオキシスチリル)ケトンが挙げられる。式(3)で表される繰り返し単位はトランス体の化合物から水素原子を2個除いた基であるが、シス体の化合物から水素原子を2個除いた基を本発明の有機素子材料に含まれる高分子化合物が有していてもよい。式(3)で表される繰り返し単位の原料となる重合性モノマーは、トランス体であってもシス体であってもよい。
本発明の有機素子材料は、式(1)で表される繰り返し単位、式(2)で表される繰り返し単位、式(3)で表される繰り返し単位以外の繰り返し単位を含有する共重合体であってもよい。該共重合体は、式(1)で表される繰り返し単位の原料となる重合性モノマー、式(2)で表される繰り返し単位の原料となる重合性モノマー、式(3)で表される繰り返し単位の原料となる重合性モノマー以外の重合性モノマーを重合時に添加して製造することができる。

共重合を開始させるエネルギーとして光エネルギーを用いる場合は、重合性モノマーに照射する光の波長は、360nm以上、好ましくは360~450nmである。

共重合を開始させるエネルギーとして熱エネルギーを用いる場合、重合性モノマーの加熱温度は、40~150℃、好ましくは50~80℃である。重合性モノマーの加熱温度は使用する熱重合開始剤の種類に依存して適宜調節されてよい。
本発明の有機素子材料に含まれる高分子化合物は、重量平均分子量が3000~1000000であることが好ましく、5000~500000であることがより好ましい。該高分子化合物は、直鎖状、分岐状、環状のいずれでもよい。
本発明の有機素子材料に含まれる高分子化合物の製造において、式(1)で表される繰り返し単位の原料となる重合性モノマーの使用量は、有機薄膜トランジスタ絶縁層材料に導入されるフッ素原子の量が適量になるように調節される。
有機素子材料に導入されるフッ素原子の量は、有機素子材料の質量に対して、好ましくは1~60質量%、より好ましくは5~50質量%、さらに好ましくは5~40質量%である。有機素子材料を電界効果型の有機薄膜トランジスタの絶縁層に用いた場合、フッ素原子の量が1質量%未満であると、有機電界効果トランジスタのヒステリシスを低下させる効果が不十分となることがあり、60質量%を超えると他の有機材料に対する親和性が低下して、絶縁層の露出面に接して層を形成することが困難になることがある。
例えば、該高分子化合物の製造において、式(1)で表される繰り返し単位の原料となる重合性モノマーの仕込みモル量は、重合に用いる全モノマーの合計に対して、好ましくは5モル%以上95モル%以下であり、より好ましくは15モル%以上85モル%以下であり、更に好ましくは30モル%以上70モル%以下である。
本発明の有機素子材料に含まれる高分子化合物が式(2)で表される繰り返し単位を含む場合、該高分子化合物の製造において、式(2)で表される繰り返し単位の原料となる重合性モノマーの仕込みモル量は、重合に用いる全モノマーの合計に対して、好ましくは1モル%以上95モル%以下であり、より好ましくは5モル%以上80モル%以下であり、更に好ましくは10モル%以上70モル%以下である。
有機素子材料を電界効果型の有機薄膜トランジスタの絶縁層に用いた場合、式(2)で表される繰り返し単位の原料となる重合性モノマーの仕込みモル量が1モル%より少ない場合、有機薄膜トランジスタ絶縁層材料が、充分な耐溶剤性を得られない場合があり、また、95モル%より大きい場合、有機薄膜トランジスタ絶縁層材料の保存安定性が悪い場合がある。
例えば、該高分子化合物の製造において、式(2)で表される繰り返し単位の原料となる重合性モノマーの仕込みモル量は、重合に用いる全モノマーの合計に対して、好ましくは5モル%以上95モル%以下であり、より好ましくは15モル%以上85モル%以下であり、更に好ましくは30モル%以上70モル%以下である。
本発明の有機素子材料に含まれる高分子化合物が式(3)で表される繰り返し単位を含む場合、該高分子化合物の製造において、式(3)で表される繰り返し単位の原料となる重合性モノマーの仕込みモル量は、重合に用いる全モノマーの合計に対して、好ましくは1モル%以上95モル%以下であり、より好ましくは5モル%以上80モル%以下であり、更に好ましくは10モル%以上70モル%以下である。
有機素子材料を電界効果型の有機薄膜トランジスタの絶縁層に用いた場合、式(3)で表される繰り返し単位の原料となる重合性モノマーの仕込みモル量が1モル%より少ない場合、有機薄膜トランジスタ絶縁層材料が、充分な耐溶剤性を得られない場合があり、また、95モル%より大きい場合、有機薄膜トランジスタ絶縁層材料の保存安定性が悪い場合がある。

<有機薄膜トランジスタ絶縁層材料>
本発明の有機素子材料は有機薄膜トランジスタ絶縁層材料として用いることができ、そのことにより、有機薄膜トランジスタの閾値電圧(Vth)の絶対値が小さくなる。本発明の有機薄膜トランジスタ絶縁層材料は、式(1)で表される繰り返し単位と式(2)で表される繰り返し単位及び式(3)で表される繰り返し単位からなる群より選ばれる少なくとも1種の繰り返し単位とを有する高分子化合物であることが好ましい。
本発明の有機素子材料は有機薄膜トランジスタ絶縁層材料として用いることができ、そのことにより、有機薄膜トランジスタの閾値電圧(Vth)の絶対値が小さくなる。本発明の有機薄膜トランジスタ絶縁層材料は、式(1)で表される繰り返し単位と式(2)で表される繰り返し単位及び式(3)で表される繰り返し単位からなる群より選ばれる少なくとも1種の繰り返し単位とを有する高分子化合物であることが好ましい。
本発明の有機素子材料及び本発明の有機薄膜トランジスタ絶縁層材料は、有機溶剤を含んでいてもよい。有機溶剤としては、前記高分子化合物に対して良溶媒であり、且つ、有機半導体化合物に対して貧溶媒であるものであれば特に制限はなく、例えば、酢酸ブチル、2-ヘプタノン、プロピレングリコールモノメチルエーテルアセテートが挙げられる。
本発明の有機素子材料及び本発明の有機薄膜トランジスタ絶縁層材料は、レベリング剤又は界面活性剤を含んでいてもよい。
<有機薄膜トランジスタ>
図1は、本発明の一実施形態であるボトムゲート型有機薄膜トランジスタの構造を示す模式断面図である。この有機薄膜トランジスタには、基板1と、基板1上に形成されたゲート電極2と、ゲート電極2上に形成されたゲート絶縁層3と、ゲート絶縁層3上に形成された有機半導体層4と、有機半導体層4上にチャネル部を挟んで形成されたソース電極5及びドレイン電極6と、素子全体を覆うオーバーコート層7とが、備えられている。
図1は、本発明の一実施形態であるボトムゲート型有機薄膜トランジスタの構造を示す模式断面図である。この有機薄膜トランジスタには、基板1と、基板1上に形成されたゲート電極2と、ゲート電極2上に形成されたゲート絶縁層3と、ゲート絶縁層3上に形成された有機半導体層4と、有機半導体層4上にチャネル部を挟んで形成されたソース電極5及びドレイン電極6と、素子全体を覆うオーバーコート層7とが、備えられている。
ボトムゲート型有機薄膜トランジスタは、例えば、基板上にゲート電極を形成し、ゲート電極上にゲート絶縁層を形成し、ゲート絶縁層上に有機半導体層を形成し、有機半導体層上にソース電極、ドレイン電極を形成し、オーバーコート層を形成することで製造することができる。本発明の有機薄膜トランジスタ絶縁層材料は、有機薄膜トランジスタゲート絶縁層材料として、ゲート絶縁層を形成するのに好適に用いられる。また、有機薄膜トランジスタオーバーコート層材料として、オーバーコート層を形成するのに用いることもできる。
図2は、本発明の一実施形態であるトップゲート型有機薄膜トランジスタの構造を示す模式断面図である。この有機薄膜トランジスタには、基板1と、基板1上に形成されたソース電極5及びドレイン電極6と、これら電極の上にチャンネル部を挟んで形成された有機半導体層4と、有機半導体層4上に形成された素子全体を覆うゲート絶縁層3と、ゲート絶縁層3の表面上に形成されたゲート電極2とが、備えられている。
トップゲート型有機薄膜トランジスタは、例えば、基板上にソース電極、ドレイン電極を形成し、ソース電極、ドレイン電極上に有機半導体層を形成し、有機半導体層上にゲート絶縁層を形成し、ゲート絶縁層上にゲート電極を形成することで製造することができる。
ゲート絶縁層又はオーバーコート層の形成は、有機薄膜トランジスタ絶縁層材料に要すれば溶媒などを添加して絶縁層塗布液を調製し、絶縁層塗布液を、ゲート絶縁層又はオーバーコート層の下に位置することになる層の表面に塗布し、乾燥し、硬化させることにより行う。該絶縁層塗布液に用いられる有機溶媒としては、高分子化合物を溶解させるものであれば特に制限は無いが、好ましくは、常圧での沸点が100℃~200℃の有機溶媒である。該有機溶媒としては、2-ヘプタノン、プロピレングリコールモノメチルエーテルアセテート等が挙げられる。該絶縁層塗布液には、必要に応じてレベリング剤、界面活性剤、硬化触媒等を添加することができる。
該絶縁層塗布液は公知のスピンコート、ダイコーター、スクリーン印刷、インクジェット等によりゲート電極上に塗布することができる。形成される塗布層は必要に応じて乾燥させる。ここでいう乾燥は、塗布された樹脂組成物の溶媒を除去することを意味する。
乾燥させた塗布層は、次いで硬化させる。硬化は有機薄膜トランジスタ絶縁層材料が架橋することを意味する。トランジスタ絶縁層材料の架橋は、例えば、2個の光二量化反応性基が結合することにより、実現する。その場合、塗布層に対して光又は電子線を照射することにより、高分子化合物の光二量化反応性基のラジカルカップリング反応又は環化反応が生じ、2個の光二量化反応性基が結合する。光又は電子線の照射は50℃以下、好ましくは5~40℃である低温環境、例えば室温(約25℃)の環境の下で行うことができる。
光の中でも紫外線を照射する場合、紫外線の照射は、例えば、半導体の製造のために使用されている露光装置やUV硬化性樹脂を硬化させるために使用されているUVランプを用いて行うことができる。電子線の照射は、例えば、超小型電子線照射管を用いて行うことができる。
例えば、光二量化反応性基が、2位の水素原子がフェニル基で置換されたビニル基、又は2位の水素原子がフェニルカルボニル基で置換されたビニル基である場合、照射する光の波長は150~450nm、好ましくは190~400nmである。照射する光の波長が150nm未満であると架橋した高分子化合物の分子量が低くなる場合があり、450nmを越えると有機薄膜トランジスタ絶縁層材料の架橋が不十分になる場合がある。
ゲート絶縁層上には、自己組織化単分子膜層を形成してもよい。該自己組織化単分子膜層は、例えば、有機溶媒中にアルキルクロロシラン化合物もしくはアルキルアルコキシシラン化合物を1~10重量%溶解した溶液でゲート絶縁層を処理することにより形成することが出来る。
アルキルクロロシラン化合物の例としては、メチルトリクロロシラン、エチルトリクロロシラン、ブチルトリクロロシラン、デシルトリクロロシラン、オクタデシルトリクロロシラン等が挙げられる。
アルキルアルコキシシラン化合物の例としては、メチルトリメトキシシラン、エチルトリメトキシシラン、ブチルトリメトキシシラン、デシルトリメトキシシラン、オクタデシルトリメトキシシラン等が挙げられる。
基板1、ゲート電極2、ソース電極5、ドレイン電極6及び有機半導体層4は、通常使用される材料及び方法で構成すればよい。基板の材料には樹脂やプラスチックの板やフィルム、ガラス板、シリコン板などが用いられる。電極の材料には、クロム、金、銀、アルミニウム等を用い、蒸着法、スパッタ法、印刷法、インクジェット法等公知の方法で形成する。
有機半導体層4を形成するための有機半導体化合物としてはπ共役ポリマーが用いられ、例えば、ポリピロール類、ポリチオフェン類、ポリアニリン類、ポリアリルアミン類、フルオレン類、ポリカルバゾール類、ポリインドール類、ポリ(p-フェニレンビニレン)類などを用いることができる。また、有機溶媒への溶解性を有する低分子物質、例えば、ペンタセンなどの多環芳香族の誘導体、フタロシアニン誘導体、ペリレン誘導体、テトラチアフルバレン誘導体、テトラシアノキノジメタン誘導体、フラーレン類、カーボンナノチューブ類などを用いることができる。具体的には、9,9-ジ-n-オクチルフルオレン-2,7-ジ(エチレンボロネート)と、5,5’-ジブロモ-2,2’-バイチオフェンとの縮合物等があげられる。
有機半導体層の形成は、例えば、有機半導体化合物に要すれば溶媒などを添加して有機半導体塗布液を調製し、該有機半導体塗布液をゲート絶縁層上に塗布し、該有機半導体塗布液を乾燥させることにより行う。本発明では、ゲート絶縁層を構成する樹脂がベンゼン環を有し、有機半導体化合物と親和性がある。それゆえ、上記塗布乾燥法によって、有機半導体層と絶縁層との間に均一で平坦な界面が形成される。
有機半導体塗布液に使用される溶媒としては、有機半導体を溶解又は分散させるものであれば特に制限は無いが、好ましくは、常圧での沸点が50℃~200℃のものである。該溶媒の例としては、クロロホルム、トルエン、アニソール、2-ヘプタノン、プロピレングリコールモノメチルエーテルアセテートが挙げられる。該有機半導体塗布液は、前記絶縁層塗布液と同様にスピンコート、ダイコーター、スクリーン印刷、インクジェット等の公知の方法によりゲート絶縁層上に塗布することができる。
本発明の有機薄膜トランジスタ絶縁層材料を用いて製造した絶縁層は、その上に平坦な膜等を積層することができ、積層構造を容易に形成することができる。また、該絶縁層上に有機エレクトロルミネッセンス素子を好適に搭載することができる。
本発明の有機薄膜トランジスタ絶縁層材料を用いて、好適に有機薄膜トランジスタを有するディスプレイ用部材を作製できる。該有機薄膜トランジスタを有するディスプレイ用部材を用いて、ディスプレイ用部材を備えるディスプレイを好適に作製できる。
<有機エレクトロルミネッセンス素子>
本発明の有機素子材料は、有機エレクトロルミネッセンス素子に用いることもできる。有機エレクトロルミネッセンス素子は、少なくとも一方が透明または半透明である一対の電極間に発光層を有する。有機エレクトロルミネッセンス素子の例としては、陽極と発光層と陰極とを有する素子、さらに陰極と発光層の間に、該発光層に隣接して電子輸送材料を含有する電子輸送層を有する陽極と発光層と電子輸送層と陰極とを有する素子、さらに、陽極と発光層の間に、該発光層に隣接して正孔輸送材料を含む正孔輸送層を有する陽極と正孔輸送層と発光層と陰極とを有する素子、陽極と正孔輸送層と発光層と電子輸送層と陰極とを有する素子が挙げられる。本発明の有機素子材料は、有機エレクトロルミネッセンス素子中の絶縁性を有する部材の製造に用いることが好ましい。
本発明の有機素子材料は、有機エレクトロルミネッセンス素子に用いることもできる。有機エレクトロルミネッセンス素子は、少なくとも一方が透明または半透明である一対の電極間に発光層を有する。有機エレクトロルミネッセンス素子の例としては、陽極と発光層と陰極とを有する素子、さらに陰極と発光層の間に、該発光層に隣接して電子輸送材料を含有する電子輸送層を有する陽極と発光層と電子輸送層と陰極とを有する素子、さらに、陽極と発光層の間に、該発光層に隣接して正孔輸送材料を含む正孔輸送層を有する陽極と正孔輸送層と発光層と陰極とを有する素子、陽極と正孔輸送層と発光層と電子輸送層と陰極とを有する素子が挙げられる。本発明の有機素子材料は、有機エレクトロルミネッセンス素子中の絶縁性を有する部材の製造に用いることが好ましい。
<有機光電変換素子>
本発明の有機素子材料は、有機光電変換素子に用いることもできる。有機光電変換素子は、少なくとも一方が透明または半透明である一対の電極間に活性層を有する。本発明の有機素子材料は、有機光電変換素子中の絶縁性を有する部材の製造に用いることが好ましい。

以下、本発明を実施例により説明するが、本発明が実施例に限定されるものではない。
実施例1
(高分子化合物1の合成)
三方コックを付けた100mlの三口フラスコに、3-ビニルベンズアルデヒド(アルドリッチ製)20.07g、アセトフェノン(アルドリッチ製)23.00g、攪拌子を入れ、マグネチックスターラーで攪拌して均一な反応混合液を調製した。フラスコを氷浴に浸け、攪拌しながら反応混合液に触媒量の濃硫酸を加え、氷冷下、1時間反応させた。
氷浴からフラスコをはずし、NMR分析により原料であるビニルベンズアルデヒドのピークの消失を確認するまで、室温にて反応混合液の攪拌を続け、反応させた。反応終了後、反応混合物を分液ロートに移し、ジエチルエーテル100mlを加え、水層が中性になるまで水洗を繰り返した。水洗終了後、有機層を分液し、有機層を硫酸マグネシウムで乾燥した後、有機層をろ過し、ろ液をロータリーエバポレーターで濃縮して3-ビニルスチリルフェニルケトン粗製物を得た。NMRから求めた3-ビニルスチリルフェニルケトンの純度は、74%であった。
(高分子化合物1の合成)
三方コックを付けた100mlの三口フラスコに、3-ビニルベンズアルデヒド(アルドリッチ製)20.07g、アセトフェノン(アルドリッチ製)23.00g、攪拌子を入れ、マグネチックスターラーで攪拌して均一な反応混合液を調製した。フラスコを氷浴に浸け、攪拌しながら反応混合液に触媒量の濃硫酸を加え、氷冷下、1時間反応させた。
氷浴からフラスコをはずし、NMR分析により原料であるビニルベンズアルデヒドのピークの消失を確認するまで、室温にて反応混合液の攪拌を続け、反応させた。反応終了後、反応混合物を分液ロートに移し、ジエチルエーテル100mlを加え、水層が中性になるまで水洗を繰り返した。水洗終了後、有機層を分液し、有機層を硫酸マグネシウムで乾燥した後、有機層をろ過し、ろ液をロータリーエバポレーターで濃縮して3-ビニルスチリルフェニルケトン粗製物を得た。NMRから求めた3-ビニルスチリルフェニルケトンの純度は、74%であった。
2,3,4,5,6-ペンタフルオロスチレン(アルドリッチ製)4.00g、3-ビニルスチリルフェニルケトン6.55g、2,2’-アゾビス(イソブチロニトリル)0.05g、2-ヘプタノン(和光純薬製)24.74gを、50ml耐圧容器(エース製)に入れ、窒素でバブリングした後、密栓し、60℃のオイルバス中で48時間重合させた。反応終了後、反応混合物を2-プロパノール500ml中に滴下して高分子化合物1を再沈殿させ、ろ過、減圧乾燥して高分子化合物1を淡黄色固体として得た。高分子化合物1は、有機薄膜トランジスタ絶縁層材料として用いられる。高分子化合物1は下記繰り返し単位を有している。ここで、( )の添え数字は繰り返し単位のモル分率を示している。
得られた高分子化合物1の標準ポリスチレンから求めた重量平均分子量は、56000であった。(島津製GPC、Tskgel super HM-H 1本+Tskgel super H2000 1本、移動相=THF)
(高分子化合物1と有機溶媒とを含む塗布溶液の調製)
0.50gの高分子化合物1と2.00gの2-ヘプタノンとを10mlのサンプル瓶に入れ、攪拌しながら溶解して均一な塗布溶液を調製した。

得られた塗布溶液を孔径0.2μmのメンブレンフィルターを用いてろ過し、高分子化合物1の塗布溶液を調製した。
(電界効果型有機薄膜トランジスタの作製)
ポリスチレン換算の重量平均分子量が69,000であり、9,9-ジオクチルフルオレンジイル基とビチオフェンジイル基のみからなる共重合体であって、9,9-ジオクチルフルオレンジイル基に対するビチオフェンジイル基のモル比が1である共重合体を溶媒であるクロロホルムに溶解して、濃度が0.5質量%である溶液を作製し、該溶液をメンブランフィルターでろ過して有機半導体塗布液を調製した。
ポリスチレン換算の重量平均分子量が69,000であり、9,9-ジオクチルフルオレンジイル基とビチオフェンジイル基のみからなる共重合体であって、9,9-ジオクチルフルオレンジイル基に対するビチオフェンジイル基のモル比が1である共重合体を溶媒であるクロロホルムに溶解して、濃度が0.5質量%である溶液を作製し、該溶液をメンブランフィルターでろ過して有機半導体塗布液を調製した。
高分子化合物1の塗布溶液をクロム電極のついたガラス基板上にスピンコートした後、ホットプレート上で70℃で30分間加熱して乾燥させた。その後、窒素雰囲気下でUV/オゾンストリッパー(サムコ製、UV-1)を用いて室温(25℃)で1分間UV照射(波長約254nm)して高分子化合物1を架橋させ、約580nmの厚さを有するゲート絶縁層を得た。高分子化合物1は低温で架橋するため、室温でゲート絶縁層を形成することができた。
次に、有機半導体塗布液を、前記ゲート絶縁層上にスピンコート法により塗布し、約60nmの厚さを有する活性層を形成し、次いで、メタルマスクを用いた真空蒸着法により、活性層上に、チャネル長20μm、チャネル幅2mmのソース電極及びドレイン電極(活性層側から、酸化モリブデン、金の順番で積層構造を有する)を形成することにより、電界効果型有機薄膜トランジスタを作製した。
<電界効果型有機薄膜トランジスタのトランジスタ特性>
こうして作製した電界効果型有機薄膜トランジスタについて、ゲート電圧Vgを20~-40V、ソース・ドレイン間電圧Vsdを0から-40Vに変化させた条件で、そのトランジスタ特性を真空プロ-バ(BCT22MDC-5-HT-SCU;Nagase Electronic Equipments Service Co. LTD製)を用いて測定した。結果を表1に示す。
こうして作製した電界効果型有機薄膜トランジスタについて、ゲート電圧Vgを20~-40V、ソース・ドレイン間電圧Vsdを0から-40Vに変化させた条件で、そのトランジスタ特性を真空プロ-バ(BCT22MDC-5-HT-SCU;Nagase Electronic Equipments Service Co. LTD製)を用いて測定した。結果を表1に示す。
有機薄膜トランジスタのヒステリシスは、ソース・ドレイン間電圧Vsdが-40Vで、ゲート電圧Vgを0Vから-40Vに変化させた際の閾値電圧Vth1とゲート電圧Vgを-40Vから0Vに変化させた際の閾値電圧Vth2との電圧差異で表した。
比較例1
(電界効果型有機薄膜トランジスタの作製)
ポリビニルフェノール-コ-ポリメチルメタクリレート(アルドリッチ製、Mn=6700)1.00g、N,N,N’,N’,N”,N”-ヘキサメトキシメチルメラミン(住友化学製)0.163g、熱酸発生剤(みどり化学(株)製、商品名:TAZ-108)0.113g、2-ヘプタノン7.00gを10mlのサンプル瓶に入れ、攪拌溶解して均一な塗布液を調製した。
(電界効果型有機薄膜トランジスタの作製)
ポリビニルフェノール-コ-ポリメチルメタクリレート(アルドリッチ製、Mn=6700)1.00g、N,N,N’,N’,N”,N”-ヘキサメトキシメチルメラミン(住友化学製)0.163g、熱酸発生剤(みどり化学(株)製、商品名:TAZ-108)0.113g、2-ヘプタノン7.00gを10mlのサンプル瓶に入れ、攪拌溶解して均一な塗布液を調製した。
ゲート絶縁層の形成にこの塗布液を用い、UV照射の代わりにホットプレート上200℃で30分焼成した以外は実施例1と同様にして電界効果型有機薄膜トランジスタを作製し、トランジスタ特性を測定し、評価した。
結果を表1に示す。

Claims (8)
- 高分子化合物を含有する有機素子材料であって、該高分子化合物が、下記式(1)で表される繰り返し単位と、下記式(2)で表される繰り返し単位、及び、下記式(3)で表される繰り返し単位からなる群より選ばれる少なくとも1種の繰り返し単位とを、有する高分子化合物である有機素子材料。
[式中、R1は、水素原子又はメチル基を表す。Rは、水素原子又は炭素数1~20の一価の有機基を表す。Rfは、フッ素原子又はフッ素原子を有する炭素数1~20の一価の有機基を表す。Raaは、該高分子化合物の主鎖と側鎖とを連結する連結部分を表す。該連結部分中の水素原子は、フッ素原子で置換されていてもよい。aは、0又は1の整数を表し、bは、1~5の整数を表す。Rが複数個ある場合、それらは同一でも相異なっていてもよい。Rfが複数個ある場合、それらは同一でも相異なっていてもよい。]

該塗布層に対して光又は電子線を照射して有機素子材料を架橋し、これにより有機素子絶縁層を形成する工程;
を有する有機素子絶縁層の形成方法。 - 前記光が150~450nmの波長を有するものである請求項3に記載の有機素子絶縁層の形成方法。
- 請求項2に記載の有機薄膜トランジスタ絶縁層材料を用いて形成したオーバーコート層を有する有機薄膜トランジスタ。
- 請求項2に記載の有機薄膜トランジスタ絶縁層材料を用いて形成したゲート絶縁層を有する有機薄膜トランジスタ。
- 請求項1に記載の有機素子材料を用いて形成したディスプレイ用部材。
- 請求項7に記載のディスプレイ用部材を有するディスプレイ。
