Abstract

L'invention concerne une composition de film de protection de réserve pour la lithographie par immersion. L'invention concerne spécifiquement une composition de film de protection de réserve pour la lithographie par immersion, qui contient un polymère soluble dans un alcali (B) contenant une unité répétitive (UB) formée par la polymérisation d'un composé polymérisable (mb) ayant un groupe hydroxy, un groupe carboxy, un groupe acide sulfonique, un groupe sulfonylamide, un groupe amino ou un groupe acide phosphorique, ainsi qu'un polymère contenant du fluor (F) et contenant l'unité répétitive (UB), et une unité répétitive (UF) formée par la polymérisation d'un composé polymérisable (mf) ayant un groupe hydrocarbone contenant du fluor avec 2 à 20 atomes de carbone (-O-, -C(O)- ou -C(O)O- pouvant être inséré entre deux atomes de carbone).
