[0002] 一般的に、強磁性トンネル接合は、数十オングストローム以下の薄い絶縁バリア層 の両側を強磁性層で挟みこんだ構造を持つことが知られて ヽる。この強磁性トンネル 接合の電気伝導は、強磁性層のスピン電子が数十オングストローム以下の薄 、絶縁 ノ リア層をトンネリングすることにより生じる。よって、強磁性トンネル接合は、絶縁バリ ァ層を挟み込む両強磁性層の磁ィヒの方向が平行カゝ反平行かで電気抵抗が変化す る、磁気抵抗効果を示す。
[0003] このような強磁性トンネル接合の最初の報告は、 1974年に 1^ にょって 6 0& OZCo接合の場合にっ 、て行われ、 42Kで約 14%の磁気抵抗比を示す強磁性ト ンネル接合が報告された (例えば、非特許文献 1参照)。その後、実験技術の進歩に より、良質なトンネル接合が得られるようになり、 1995年に Moodera及び宫崎らにより 、 10〜20%の磁気抵抗比を示す強磁性トンネル接合が報告された (例えば、非特許 文献 2、 3参照)。さらに最近では、 2004年に湯浅らにより酸ィ匕マグネシウムを用いた トンネル接合にぉ ヽて、室温で 100%に迫る磁気抵抗比を示す強磁性トンネル接合 が報告された (例えば、非特許文献 4参照)。その後、電極構造の最適化が図られ、 いくつかのグループから室温で数百%もの磁気抵抗比を示す強磁性トンネル接合が 報告されている(例えば、非特許文献 5、 6参照)。
[0004] 前述した高い磁気抵抗比を示す強磁性トンネル接合は、例えば高密度磁気記録 再生用の磁気ヘッド等への応用が期待されている。そして、強磁性トンネル接合は、 実際に磁気ヘッドに利用され、高周波領域での応答特性及びノイズ特性の改善が望 まれている。

発明の開示
発明が解決しょうとする課題
[0005] ところで、強磁性トンネル接合を用いた磁気ヘッドでこれまで用いられてきた動作周 波数領域は数百 MHz程度であつたが、磁気記録密度の上昇に伴い、次世代の磁 気ヘッドの動作周波数領域は GHzのオーダになることが予想される。しかしながら、 高周波領域では強磁性トンネル接合の強磁性層から熱的に誘起される磁気のノイズ が磁ィ匕検出信号の信頼性を低下させる要因となると考えられるため、強磁性トンネル 接合で発生するノイズの影響が無視できない問題となる。
[0006] そこで、本発明は、かかる問題点に鑑み、強磁性トンネル接合で発生するノイズを 抑制することが可能な磁気ヘッドを提供することを目的とする。
課題を解決するための手段
[0007] 上記目的を達成するために、本発明による磁気ヘッドは、室温以上のキュリー点を 有する強磁性層であるフリー層及び固定層により絶縁体バリア層を挟んだ構造の、ノ ィズを含む信号を出力する強磁性トンネル接合素子と、前記強磁性トンネル接合素 子を流れる電流が増加したときに前記強磁性トンネル接合素子で発生する前記ノィ ズの前記電流当たりの量が減少することを示すデータを参照して決定された値の電 流を前記強磁性トンネル接合素子に印加する電流印加手段とを備える。ここで、前 記電流印加手段が印加する電流の値は、前記ノイズが当該ノイズの周波数分布にお いて所定の周波数にピークを持ち、前記強磁性トンネル接合素子に印加する磁界が 増加したときに前記ピークが高周波側に移動するデータを用いて決定される。
[0008] これによつて、強磁性トンネル接合で発生するノイズを抑制することができる。その 結果、磁気ヘッドの動作特性を向上させることができる。
[0009] また、前記電流印加手段は、前記フリー層及び固定層の間の相対磁化角度が 90 ° 未満の場合には、前記電流を前記フリー層から前記固定層に向けて流してもよい し、前記電流印加手段は、前記フリー層及び固定層の間の相対磁化角度を 90° 以 上の場合には、前記電流を前記固定層から前記フリー層に向けて流してもよい。これ によって、強磁性トンネル接合素子で発生するノイズが更に抑制される。
[0010] また、本発明は、室温以上のキュリー点を有する強磁性層であるフリー層及び固定 層により絶縁体バリア層を挟んだ構造の、ノイズを含む信号を出力する強磁性トンネ ル接合素子と、前記強磁性トンネル接合素子を流れる電流が増カロしたときに前記強 磁性トンネル接合素子で発生する前記ノイズの前記電流当たりの量が減少することを 示すデータを参照して決定された値の電流を前記強磁性トンネル接合素子に印加 する電流印加手段とを備えることを特徴とする磁気センサとすることもできる。これによ つて、磁気センサの動作特性を向上させることができる。

発明の効果
[0013] 本発明により、高密度磁気記録再生用磁気ヘッド、エンコーダ等の各種磁気セン サ、あるいは磁ィ匕の平行'反平行状態を利用して記憶する固体素子メモリ等の動作 周波数領域に対して、これら磁気ヘッド等を構成する強磁性トンネル接合素子への 電圧、電流及び磁界等の印加条件を適当な条件に設定できる。よって、強磁性トン ネル接合素子で発生するノイズが抑制されるので、磁気ヘッドの動作特性を向上さ せ、また各種磁気センサや固体素子メモリ等の高周波ノイズを低減することができる。

[0016] 以下、本発明の実施の形態におけるノイズ抑制方法について、図面を参照しなが ら説明する。
[0017] (第 1の実施の形態)
図 1は、本実施の形態に係る強磁性トンネル接合素子で発生するノイズを見積もる 回路の回路図である。具体的には、磁気ヘッド、磁気抵抗磁界センサ及び固体素子 メモリの読み出し装置におけるノイズを見積もる回路の回路図である。
[0018] この回路は、強磁性トンネル接合素子 100、電源 110、コイル 120、増幅アンプ 13 0及びコンデンサ 140から構成される。このとき、強磁性トンネル接合素子 100及び電 源 110は、ノイズを含む信号を出力する磁気ヘッド、磁気抵抗磁界センサ又は固体 素子メモリを構成する。

[0026] 具体的には、目標とするノイズの値を設定し、強磁性トンネル接合素子 100を流れ る電流が増加したときに強磁性トンネル接合素子 100で発生するノイズの電流当たり の量が減少することを示すデータを参照してノイズの値が目標とする値となる電流の 値を決定した後、決定された値の電流を強磁性トンネル接合素子 100に印加するこ とで、ノイズを抑制する。

図 3は、本実施の形態に係るノイズ抑制方法に用いられる回路の回路図である。

[0032] なお、本実施の形態のノイズ抑制方法では、定電圧源 210を用いて強磁性トンネ ル接合素子 100に電流を印加するとした。しかし、図 5に示されるように、回路は、強 磁性トンネル接合素子 100、電圧計 300及び定電流源 310から構成され、定電流源 310を用いて強磁性トンネル接合素子 100に電流を印加してもよい。このとき、強磁 性トンネル接合素子 100及び定電流源 310は、ノイズを含む信号を出力する磁気へ ッド、磁気抵抗磁界センサ又は固体素子メモリを構成し、定電流源 310の強磁性トン ネル接合素子 100への印加電流値は、強磁性トンネル接合素子 100を流れる電流 が増加したときに強磁性トンネル接合素子 100で発生するノイズの電流当たりの量が 減少することを示すデータを参照して決定される。
[0033] 以上のように、本実施の形態のノイズ抑制方法によれば、強磁性トンネル接合素子
100への印加電流値は、強磁性トンネル接合素子 100を流れる電流が増加したとき に強磁性トンネル接合素子 100で発生するノイズの電流当たりの量が減少することを 示すデータを参照して決定される。また、強磁性トンネル接合素子 100には、強磁性 フリー層 104及び強磁性固定層 102の 2つの磁ィ匕の相対磁ィ匕角度が 90° 未満とな るように磁界が印加され、かつフリー層から固定層に向かって直流を流す。よって、 強磁性トンネル接合素子 100で発生するノイズが抑制される。その結果、強磁性トン ネル接合素子 100により構成される磁気ヘッド、磁気センサあるいは固体素子メモリ 力も出力されるノイズを抑制することができる。

図 6は、本実施の形態に係るノイズ抑制方法に用いられる回路の回路図である。

て 0. 087mAの直流電流を流している。
[0043] 図 10から、強磁性トンネル接合素子 100に印加する磁界の大きさが増加するのに 従って、ノイズ電圧が低減されていくことがわかる。例えば、周波数を 2GHzに固定し 、 700Oeの磁界を強磁性トンネル接合素子 100に印加した場合には、強磁性トンネ ル接合素子 100に外部磁界を印加していない状態と比較して、ノイズ電圧が 1Z4程 度にまで低減されることがわかる。
[0044] 図 11から、ノイズ電圧の周波数分布には所定の周波数にピークがあることがわかる 。また、このピーク位置の周波数と印加磁界との関係を示す図 12から、強磁性トンネ ル接合素子 100に印加する磁界の大きさが増加するのに従って、このピークが高周 波側にシフトしていくことがわかる。よって、強磁性トンネル接合素子 100に印加する 磁界が増カロしたときにノイズのピークが高周波側に移動することを示すデータを参照 して、利用する周波数領域に応じた印加磁界値を決定し、その磁界値の磁界を磁界 印加部(図外)により強磁性トンネル接合素子 100に印加することで、ノイズを抑制す ることがでさる。
[0045] 以上のように、本実施の形態のノイズ抑制方法によれば、強磁性トンネル接合素子 100への印加電流値は、強磁性トンネル接合素子 100を流れる電流が増加したとき に強磁性トンネル接合素子 100で発生するノイズの電流当たりの量が減少することを 示すデータを参照して決定される。また、強磁性トンネル接合素子 100には、強磁性 フリー層 104及び強磁性固定層 102の 2つの磁ィ匕の相対磁ィ匕角度が 90° 以上とな るように磁界が印加され、かつ固定層からフリー層に向かって直流を流す。よって、 強磁性トンネル接合素子 100で発生するノイズが抑制される。その結果、強磁性トン ネル接合素子 100により構成される磁気ヘッド、磁気センサあるいは固体素子メモリ 力も出力されるノイズを抑制することができる。

前記決定された値の前記電流を前記強磁性トンネル接合素子に印加する印加ステ ップとを含む
ことを特徴とするノイズ抑制方法。
