[0001] 本発明は、パターン検査システム及びパターン検査方法に関し、特に、適切な自動 焦点合わせを行うパターン検査システム及びパターン検査方法に関する。
背景技術
[0002] 半導体装置の製造工程において、電子顕微鏡等の電子ビーム装置による試料の 観察や、ノターンの検査が行われている。電子ビーム装置による試料の観察や検査 では、試料の該当箇所に電子ビームを照射させながら走査して、検出した二次電子 等の電子量を輝度に変換して表示装置に画像として表示して 、る。
[0003] 従来、試料上に形成したパターンの検査を行うために、設計パターンの位置や形 状を表す CAD(Computer Aided Design)データから生成された測定座標データを元 にして、オペレータによる寸法測定が行われていた。具体的には、測定座標や測定 点形状 (ライン、ホール等)のデータを CADデータ力も生成し、オペレータが測定装 置を操作して測定座標位置が視野内に入るように移動させた後、走査型電子顕微鏡 (SEM)の自動焦点合わせを実行していた。その後、測定点を視野の中央に移動さ せ、 SEM像を取得し、測定する範囲を設定して測定を実行していた。
[0004] このようなパターンの検査にお!、て、 SEMの自動焦点合わせによってユーザの負 担が軽減されるが、パターンが正確に測定されるために、適切な自動焦点合わせが 行われることが要求される。
[0005] 自動焦点合わせに関する技術として、特許文献 1では、ビーム走査方向がパターン のエッジに直角になるように調整して、自動焦点合わせの精度向上を図る方法が開 示されている。
[0006] また、特許文献 2では、焦点合わせの評価を X方向と y方向に分け、試料内のエッジ の分布に偏りがあっても合焦点位置を求めることができる方法が開示されている。
[0007] また、特許文献 3では、低倍率画像から焦点合わせ用の部分領域を設定して、焦 点合わせに要する時間を短縮する方法が開示されている。 [0008] 上記したように、従来のパターンの検査では、オペレータが試料上の測定座標位置 を SEMの視野内に移動させ、その後、自動焦点合わせを実行しているため、試料の 検査を行うまでの準備に手間が力かっていた。
[0009] また、自動焦点合わせを行った後、ノターンの寸法測定を行った場合、設計値通り にパターンが形成されていても、あるパターンは実測値が設計値と一致する力 別の あるパターンでは実測値が設計値と一致しな 、と 、う現象が発生して 、た。この要因 として、自動焦点合わせ力 すべてのパターンに対して焦点が合うように焦点合わせ がされて ヽな ヽと 、うことが考えられる。

[0010] 本発明は、カゝかる従来技術の課題に鑑みなされたものであり、目的は、試料に形成 したパターンの検査時間を短縮するとともに、正確な検査をすることのできるパターン 検査システム及びパターン検査方法を提供することである。
[0011] 上記した課題は、相互に通信可能な CAD装置とパターン測長装置とで構成される パターン検査システムであって、前記 CAD装置は、パターン設計情報が格納された CAD記憶部と、ユーザが指定する情報を入力する情報入力部と、前記パターン設 計情報のうち、前記情報入力部を介して指定された検査対象範囲に含まれるパター ンのパターン設計情報を CAD記憶部力 抽出してセットアップデータを生成するデ ータ生成部と、前記情報入力部及びデータ生成部を制御する CAD制御部と、前記 CAD制御部により制御され、パターン測長装置と通信接続する CAD通信部とにより 構成され、前記パターン測長装置は、自動焦点合わせを行うための測定条件が格納 された記憶部と、前記セットアップデータ及び測定条件を基に自動測定を行うための 自動測定データを生成する自動測定データ生成部と、自動焦点合わせ及びパター ンの自動測長を行う測長実行部と、前記自動測定データ生成部及び測長実行部を 制御する制御部と、前記制御部により制御され、 CAD装置と通信接続する通信部と により構成され、前記制御部は、前記測長実行部に前記自動測定データによって指 定された範囲の自動焦点合わせを行わせ、その後、パターンの自動測長を行わせる ことを特徴とするパターン検査システムにより解決する。
[0012] また、上記したパターン検査システムにお 、て、前記制御部は、前記検査対象範囲 のうち、電子ビームの走査方向に直角な方向の範囲が予め設定した割合で縮小され る範囲を自動焦点合わせの対象として前記測長実行部に自動焦点合わせを行わせ てもよいし、前記検査対象範囲にパターンの一部が含まれているとき、該パターンの すべてを含む範囲を自動焦点合わせの対象として前記測長実行部に自動焦点合わ せを行わせてもよい。
[0013] また、上記した課題は、 CAD装置がパターン設計情報のうち、指定された検査対 象範囲内のパターン設計情報を CAD記憶部力 抽出してセットアップデータを生成 するステップと、 CAD装置の制御部が前記セットアップデータを、 CAD通信部を介 してパターン測長装置に送信するステップと、前記パターン測長装置が前記セットァ ップデータ及び記憶部に格納された自動焦点合わせを行うための測定条件を基に 自動測定を行うための自動測定データを生成するステップと、前記パターン測長装 置の制御部が前記自動測定データを基に測長実行部に自動焦点合わせを行わせ るステップと、前記自動焦点合わせを行った後、前記制御部が前記自動測定データ を基に前記測長実行部に検査対象範囲内のノターンの測長を行わせるステップとを 含むことを特徴とするパターン検査方法により解決する。
[0014] 本発明では、試料上に形成したパターンの設計情報を用いて、指定されたパター ンの検査対象範囲を対象に自動焦点合わせ (オートフォーカス)を実行するようにし ている。これにより、視野内の全範囲を対象に自動焦点合わせをする場合に比べて 焦点合わせの時間が短縮される。また、検査をするパターンについて焦点が合うこと になり、パターンを正確に測定することができ、検査の精度を高めることができる。
[0015] また、本発明では、指定された検査対象範囲のうち、パターンに応じて自動焦点合 わせの対象範囲を規定し、自動焦点合わせを実行するようにしている。例えば、ライ ンパターンの一部が検査対象範囲として選択された場合には、選択されたラインバタ ーンのすべてが含まれる範囲を自動焦点合わせの範囲としている。これにより、選択 されたパターンの全体について焦点が合うことになり、ノターンを精度良く測定するこ とがでさる。
[0016] さらに、本発明では、指定された検査対象範囲のうち、一部に対して自動焦点合わ せを実行することもできるようにしている。これにより、同じパターンに対して指定範囲 (検査対象範囲)が異なる場合であっても、パターンが形成されて!、る範囲を自動焦 点合わせの対象範囲とすることができ、ノターンを精度良く測定することができる。 図面の簡単な説明

(パターン検査システムの構成)
図 1は、本実施形態に係るパターン検査システム 100の構成図である。

[0021] CAD装置 200は、表示部 201と、情報入力部 202と、記憶部(CAD記憶部) 203と 、送受信部(CAD通信部) 205と、指定範囲データ生成部(データ生成部) 206及び 制御部 204とを含んで 、る。

[0031] 測長実行部 400は、制御部 305の指示に従って、自動測定データによって指定さ れた範囲について自動焦点合わせを行い、その後、自動測定データによって指定さ れた範囲のパターンの寸法を自動測定する。

[0034] 図 2は、測長実行部 400の一例を示した構成図である。測長実行部 400は、電子 鏡筒部 15と試料室 16とで構成される。電子鏡筒部 15は、電子銃 1とコンデンサレン ズ 2と偏向コイル 3と対物レンズ 4とを有し、試料室 16は、 XYZステージ移動部 5と XY Zステージ 6とを有して!/、る。試料室 16は XYZステージ 6を移動させるためのモータ 一 (不図示)、及び試料室 16内を所定の減圧雰囲気に保持するための真空排気ポ ンプ (不図示)がそれぞれ接続されて 、る。

[0039] 以上のように構成されたパターン検査システム 100において、パターンの自動検査 は次のようにして行われる。
[0040] まず、ユーザが CAD装置 200の情報入力部 202を介して、検査対象とする範囲を 指定する。範囲の指定は、例えば CAD装置 200に用意されている矩形の枠で指定 し、指定された範囲は、測定 ROKRegion Of Interest)と呼ぶ。情報入力部 202は、 C AD装置 200に格納されている CADデータにおいて、ユーザが測定したい位置、範 囲又はパターン形状の少なくとも 1つを指定してよい。
[0041] 次に、 CAD装置 200のデータ生成部 206は指定された測定 ROIに対応する座標 位置データ、測定 ROI内に含まれるパターンの形状、測定 ROI内に含まれる試料の 材質のデータを CAD記憶部 203から抽出する。抽出したデータを、セットアップデー タとして生成し、 CAD記憶部 203に格納する。なお、セットアップデータは試料の指 定範囲を対象とした自動焦点合わせの実行や、パターンの検査に必要な情報が含 まれている。例えば、セットアップデータとしては、指定された検査対象範囲の測定座 標データ、指定された検査対象範囲に含まれる測定点の形状等がある。測定点の形 状としては、ラインパターン、スペースパターン、ホールパターン等がある。
[0042] 次に、 CAD装置 200の制御部 204は、記憶部 203に格納されたセットアップデー タを、送受信部 205を介してパターン測長装置 300に送信する。

[0049] 次に、制御部 305は、自動測定データ生成部 302で生成した自動測定シーケンス ファイルを読み取り、測定点を視野の中央に移動させる。測定点を視野の中央に移 動させるには、測定点の座標値を CAD装置 200の記憶部 203から抽出し、その座 標値が視野の中央になるように XYZステージ 6を移動する。また、座標値がずれてパ ターンが形成される場合もあるため、測定点を視野の中央に移動させる際に、 CAD データのテンプレート画像とパターンマッチングをして位置を合わせるようにしても良 い。
[0050] なお、 CADデータのテンプレート画像は、指定された検査対象範囲に含まれるパ ターンの画像であり、 CAD装置 200のデータ生成部 206によって、セットアップデー タを生成する際に作成される。
[0051] 測定点を視野の中央に移動させた後、制御部 305は自動測定シーケンスファイル に定義された条件に基づいて、測長実行部 400に、指定された範囲について自動 焦点合わせを実行させる。 [0052] 自動焦点合わせは例えば次のようにして行う。対物レンズ 4の励磁を段階的に変化 させ、各段階ごとに試料の対象範囲を電子ビームを照射しながら走査する。検出器 8 によって 2次電子を検出し、各励磁状態ごとに検出信号力 焦点合わせの程度を表 す情報を求める。焦点合わせの程度を表す情報としては、変化量の絶対値の積算値 (合焦度)を用いる。例えば、試料上の全体のエッジ強度値を合計した値または平均 値が合焦度として採用される。各励磁状態で得た合焦度を比較し、最大の合焦度の ときの励磁状態を焦点が合った位置と判断する。なお、エッジ強度値は、例えば 2次 電子検出信号を基に得られる画像信号に微分フィルタをかけることによって得られる
[0053] 図 4は合焦度によって画像信号が異なる例を示している。図 4 (a)に示すようなライ ンパターン 41に対して、画像の焦点が合っている場合は、図 4 (b)に示すように境界 部分 42のエッジが急峻に立ち上がり、焦点が合っていない場合は、図 4 (c)に示すよ うに境界部分 43のエッジの立ち上がりが緩やかになる。焦点が合っている図 4 (b)の 場合のエッジ強度値は大きぐ焦点が合って 、ない図 4 (c)のエッジ強度値は小さく なる。
[0054] 次に、パターン測長装置 300の制御部 305は、測長実行部 400に、ユーザが指定 した範囲のパターンの自動測長を行わせる。
[0055] 以上説明したように、ユーザは CAD装置 200を用いて容易に検査対象範囲を指 定することができ、ユーザ自身がパターン測長装置 300を操作して測長位置を合わ せる手間を省くことができる。また、ユーザが指定した検査対象範囲よりも狭ぐかつ、 検査対象範囲内のパターンのエッジを含む範囲を対象に自動焦点合わせを行うた め、視野内の全範囲を対象に自動焦点合わせする場合に比べて焦点合わせの時間 が短縮される。また、測定対象のパターンに焦点が合うため、パターンの検査を精度 良く行うことができる。
(パターン検査システムにおける自動焦点合わせの対象範囲)
本実施形態では、基本的に、ユーザが指定した検査対象範囲内のパターンのエツ ジを含み、検査対象範囲より狭!、範囲を対象に自動焦点合わせを行うようにして ヽる 。そのため、試料の視野内の全範囲を対象として自動焦点合わせをする場合に比べ 、精度を向上させることができる。
[0056] しかし、ユーザが CAD装置 200を用いて指定する検査対象範囲が、最適な範囲で あるとは限らない。例えば、検査したいパターンがドットパターンやホールパターンの ように電子ビームの走査方向に対して直角方向のエッジが途中で切れてしまう場合 は、エッジが存在しない範囲も含まれるため、最適な合焦位置が得られなくなつてし まつ。
[0057] また、検査した!/、パターンがラインパターンの場合であって、電子ビームの走査方 向に対して直角方向のエッジが途中力 斜めになる場合も、ラインパターンのエッジ が電子ビームの走査方向と直角にならない範囲が含まれるため、最適な合焦位置が 得られなくなってしまう。
[0058] そこで、選択されたパターンの形状によって自動焦点合わせの対象範囲を設定す るようにしている。以下に、(1)パターンの一部が選択された場合、及び(2)指定範囲 が不適切な場合の処理につ!、て説明する。
(1)パターンの一部が選択された場合
ラインを指定する際にラインのすべてが含まれるように指定することはユーザに負担 がかかる。そこで、ラインパターンの場合には、その一部を指定することによって、ライ ンパターン全体の測長を行うようにしている。ラインパターン全体を測長するとき、指 定された部分だけを対象に自動焦点合わせをすると、そのラインパターンの自動焦 点合わせの対象とならな力つた部分が最適に焦点合わせがされるとは限らず、指定 されて 、な 、部分の測長値が不正確になる可能性がある。
[0059] 図 5はラインパターンの一部が選択された場合の処理を説明している。図 5 (a)に示 すように、ラインパターン 51の一部が測定 ROI52として選択されたとする。この場合、 図 5 (b)に示すように、自動焦点合わせの範囲 54は、そのラインパターン 51の全範 囲が含まれるように設定される。このように自動焦点合わせの範囲を調整することによ り、ラインパターン全体の焦点が合い、正確な測長が行われる。
[0060] なお、上記の条件は、パターン測長装置 300の記憶部 304に格納された測定テン プレート (測定条件)に定義される。
(2)指定範囲が不適切な場合 本実施形態では、同一のパターンに対して測定 ROIの指定範囲が異なった場合で あっても測定精度に変動が生じないようにしている。図 6を参照して、測定 ROIの指 定範囲が適切な場合及び不適切な場合の処理について説明する。なお、図 6にお いては、測定 ROIで指定された範囲を焦点合わせの対象範囲として説明する。
[0061] 図 6 (a)は、指定範囲が適切な場合を示して!/、る。図 6 (a)のようにホールパターン 6 0に対して検査対象範囲を測定 ROI61のように指定した場合、自動焦点合わせのた めの対象範囲は、走査方向に直角な方向(y方向)の距離が h+ « 1 + « 2となる。こ こで、 α ΐ及び α 2は小さい値であり、ほぼ測定対象を選択したものとする。この場合 には、エッジ強度はほぼ測定対象のパターンのエッジ強度となり、適切に焦点を合わ せることが可能となる。
[0062] 一方、図 6 (b)のように、同じ測定対象パターン 60に対して、測定 ROI62の範囲を 大きく指定した場合、自動焦点合わせのための対象範囲は、 y方向の距離が h+ β 1 + β 2となる。この場合には、エッジ強度はエッジの存在しない j8 1及び j8 2の部分も 含めて平均されるため、図 6 (a)に示した測定 ROI61に比べてエッジ強度の値が小さ くなる。このため、最適な焦点位置力 のずれが大きぐ測定結果の誤差が大きくなる
[0063] そこで、予め、測定 ROI (検査対象範囲)のうちの何割の範囲を自動焦点合わせの 対象とするかを設定しておく。具体的には、測定 ROIの y方向の長さの何%を、自動 焦点合わせを実施するための走査範囲とするかを決めておく。例えば、測定 ROIの y 方向の長さの 30%を対象範囲とすると、図 6 (a)の場合は、 y方向の距離が h'となり、 図 6 (b)の場合は y方向の距離が h"となる。よって、図 6 (a)の場合であっても、図 6 (b )の場合であっても共にパターンの部分が自動焦点合わせの範囲となり、観察対象と したパターンについて自動焦点合わせを行うことになる。これにより、同一の測定パタ ーンに対して測定 ROIの範囲指定が異なっていても、自動焦点合わせは同じ条件で 行われるので、測定結果に変動を生じることが無くなる。
[0064] 図 7は、ラインパターンの終端が走査方向に平行になっていない場合の例を示して いる。すなわち、図 7 (a)のラインパターン 70の左側のエッジの長さが L1であり、右側 のエッジの長さが L2となっている。このようなラインパターンについては、図 5で説明 したラインパターンの場合と異なり、ラインパターンの一部が検査対象範囲として選択 された場合に、電子ビームの走査方向に直角な範囲(ラインパターン 70では、左側 のエッジと右側のエッジが平行な部分)を自動焦点合わせの対象範囲として 、る。ラ インパターン 70の全範囲を自動焦点合わせの範囲とすると、走査方向に直角になつ ていないエッジの範囲も走査することになり、適切な合焦位置が求められなくなるから である。
[0065] 図 7 (a)のラインパターン 70に対して、検査対象範囲を測定 ROI71のように指定し た場合、 72の破線で示される範囲が自動焦点合わせの対象範囲となる。この場合、 ラインパターン以外の部分も含まれるため、適切な焦点合わせが行われるとは限らな い。
[0066] そこで、図 6のホールパターンの場合と同様に、測定 ROIの y方向の長さの何%を、 自動焦点合わせを実施するための対象範囲とするかを決めておく。例えば、測定 R OIの y方向の長さの 30%を対象範囲とすると、図 7 (c)に示すように y方向の対象範 囲が L3となる。よって、パターンが含まれる部分だけが自動焦点合わせの対象範囲 となり、観察対象としたパターンについて自動焦点合わせを行うことになる。
[0067] このように、指定された検査対象範囲のうちの何割を自動焦点合わせの対象範囲と する力を予め規定することにより、検査対象範囲が正確に指定されない場合であって も、パターンが形成されて 、る範囲を自動焦点合わせの対象範囲とすることができ、 適切な自動焦点合わせを行うことができる。これにより、測長の精度が向上し、パター ンの検査の精度を向上させることが可能となる。
(パターン検査方法)
次に、本実施形態のパターン検査システム 100を用いてパターンを検査する方法 について図 8及び図 9のフローチャートを用いて説明する。
[0068] 図 8は、パターン検査システム 100を用いてパターンを検査する方法の全体の流れ について示したフローチャートであり、図 9は、自動測定データに基づき自動焦点合 わせを行う処理を示したフローチャートである。
[0069] まず、ステップ S 11において、パターン測長装置 300は CAD装置 200からユーザ の指定した測定範囲に対応した指定範囲データを取得する。この指定範囲データに は、指定範囲の座標値や、測定箇所のパターン形状が含まれている。
[0070] 次に、ステップ S12において、パターン形状のうち焦点合わせを行うための対象範 囲を決定する。ステップ S 11で指定された範囲内にパターン形状の全体が含まれる 場合や、パターン形状の一部が含まれる場合がある。それぞれの場合について、対 象範囲を決定する。
[0071] 次に、ステップ S13において、自動測定データ生成部 302は、ステップ S12で取得 した自動焦点合わせの対象範囲を自動測定シーケンスファイルに設定する。

[0078] ステップ S22において、取得したパターンが BOXパターンでないと判定された場合 、次のステップ S26においてパターンがラインパターンに該当するパターンか否かを 判定する。ラインパターンに該当するパターンとは、図 5 (a)に示したラインパターン 5 1だけでなぐ例えば、図 7に示したようなラインの一部が変形したパターン 70が含ま れる。ラインパターンに該当すると判定された場合は、次のステップ S27に移行し、自 動焦点合わせのための対象範囲にユーザが範囲指定したものと異なる条件が付カロ されている力否かを判定する。特定の条件が付加されていれば、ステップ S28に移 行し、条件に従って自動焦点合わせを行う。対象範囲に特定の条件が付加されてい なければ、ステップ S29に移行する。
[0079] ステップ S29では、ラインパターンに該当するパターンの全範囲含む範囲について 自動焦点合わせを行う。
[0080] ステップ S26において、取得したパターンがラインパターンに該当しないと判定され た場合は、ステップ S30に移行し、ユーザの指定した範囲について自動焦点合わせ を行う。
[0081] 以上説明したように、本実施形態のパターン検査システムを用いたパターン検査方 法では、パターンの検査に先立って、検査する試料上の範囲 (検査対象範囲)を指 定している。この指定した範囲内のパターンのエッジを含む範囲について自動焦点 合わせを実行するようにしているため、焦点合わせの時間を短縮することができる。ま た、検査対象のパターンに焦点を合わせることができるため、検査しょうとするパター ンを精度良く検査することが可能となる。
[0082] また、検査対象範囲内のパターンの形状によって調整した範囲について自動焦点 合わせを行うようにしている。これにより、適切な自動焦点合わせを行うことができ、パ ターンの検査の精度を向上させることが可能となる。

Claims

請求の範囲
[1] 相互に通信可能な CAD装置とパターン測長装置とで構成されるパターン検査シス テムであって、
前記 CAD装置は、
パターン設計情報が格納された CAD記憶部と、
ユーザが指定する情報を入力する情報入力部と、
前記パターン設計情報のうち、前記情報入力部を介して指定された検査対象範囲 に含まれるパターンのパターン設計情報を CAD記憶部力 抽出してセットアップデ ータを生成するデータ生成部と、
前記情報入力部及びデータ生成部を制御する CAD制御部と、
前記 CAD制御部により制御され、パターン測長装置と通信接続する CAD通信部 とにより構成され、
前記パターン測長装置は、
自動焦点合わせを行うための測定条件が格納された記憶部と、
前記セットアップデータ及び測定条件を基に自動測定を行うための自動測定デー タを生成する自動測定データ生成部と、
自動焦点合わせ及びパターンの自動測長を行う測長実行部と、
前記自動測定データ生成部及び測長実行部を制御する制御部と、
前記制御部により制御され、 CAD装置と通信接続する通信部とにより構成され、 前記制御部は、前記測長実行部に前記自動測定データによって指定された範囲 の自動焦点合わせを行わせ、その後、パターンの自動測長を行わせることを特徴と するパターン検査システム。
[2] 前記自動測定データ生成部は、前記セットアップデータから前記検査対象範囲内 のパターンを抽出し、当該パターンのうちエッジが含まれ、かつ、当該検査対象範囲 よりも狭!、範囲を自動焦点合わせの対象範囲とすることを特徴とする請求項 1に記載 のパターン検査システム。
[3] 前記パターン設計情報は、少なくとも、パターンの座標、パターンの形状、パターン の材質のうちのいずれかであることを特徴とする請求項 1又は 2に記載のパターン検 查システム。
[4] 前記制御部は、前記検査対象範囲のうち、電子ビームの走査方向に直角な方向の 範囲が予め設定した割合で縮小される範囲を自動焦点合わせの対象として前記測 長実行部に自動焦点合わせを行わせることを特徴とする請求項 1から 3のいずれか 一項に記載のパターン検査システム。
[5] 前記制御部は、前記検査対象範隨こパターンの一部が含まれているとき、該パタ ーンのすベてを含む範囲を自動焦点合わせの対象として前記測長実行部に自動焦 点合わせを行わせることを特徴とする請求項 1から 3のいずれか一項に記載のパター ン検查システム。
[6] 前記制御部は、前記検査対象範隨こパターンの一部が含まれているとき、該パタ ーンのうち、電子ビームの走査方向に直角な方向の 2つのエッジが平行な範囲を自 動焦点合わせの対象として前記測長実行部に自動焦点合わせを行わせることを特 徴とする請求項 1から 3のいずれか一項に記載のパターン検査システム。
[7] CAD装置力 Sパターン設計情報のうち、指定された検査対象範囲内のパターン設 計情報を CAD記憶部力 抽出してセットアップデータを生成するステップと、
CAD装置の制御部が前記セットアップデータを、 CAD通信部を介してパターン測 長装置に送信するステップと、
前記パターン測長装置が前記セットアップデータ及び記憶部に格納された自動焦 点合わせを行うための測定条件を基に自動測定を行うための自動測定データを生成 するステップと、
前記パターン測長装置の制御部が前記自動測定データを基に測長実行部に自動 焦点合わせを行わせるステップと、
前記自動焦点合わせを行った後、前記制御部が前記自動測定データを基に前記 測長実行部に検査対象範囲内のパターンの測長を行わせるステップと
を含むことを特徴とするパターン検査方法。
[8] 前記自動測定データを生成するステップにお 、て、
前記セットアップデータ力も前記検査対象範囲内のパターンを抽出し、当該パター ンのうちエッジが含まれ、かつ、当該検査対象範囲よりも狭い範囲を自動焦点合わせ の対象範囲とするステップを含むことを特徴とする請求項 7に記載のパターン検査方 法。
[9] 前記パターン設計情報は、少なくとも、パターンの座標、パターンの形状、パターン の材質のうちのいずれかであることを特徴とする請求項 7に記載のパターン検査方法
[10] 前記制御部は、前記検査対象範囲のうち、電子ビームの走査方向に直角な方向の 範囲が予め設定した割合で縮小される範囲を自動焦点合わせの対象として前記測 長実行部に自動焦点合わせを行わせることを特徴とする請求項 7から 9のいずれか 一項に記載のパターン検査方法。
[11] 前記制御部は、前記検査対象範隨こパターンの一部が含まれているとき、該パタ ーンのすベてを含む範囲を自動焦点合わせの対象として前記測長実行部に自動焦 点合わせを行わせることを特徴とする請求項 7から 9のいずれか一項に記載のパター ン検査方法。
[12] 前記制御部は、前記検査対象範隨こパターンの一部が含まれているとき、該パタ ーンのうち、電子ビームの走査方向に直角な方向の 2つのエッジが平行な範囲を自 動焦点合わせの対象として前記測長実行部に自動焦点合わせを行わせることを特 徴とする請求項 7から 9のいずれか一項に記載のパターン検査方法。
