技術分野
[0001] 本発明は、半導体デバイスの製造プロセス等の技術分野に用いられる、フッ化炭素 膜およびその製造方法等に関する。
背景技術
[0002] 従来、半導体デバイスの層間絶縁膜としてシリコン酸化膜 (Si〇 )が広く用いられて

きたが、微細化に伴って配線間の静電容量ないしは層間の静電容量と配線抵抗に 起因する信号遅延が増大している。このため、比誘電率の大きさがシリコン酸化膜よ りも小さい絶縁膜 (以下、「低誘電率膜」という。)を用レ、る研究がなされている。
[0003] フロロカーボンガスを堆積して得られる、アモルファス.フッ化炭素膜(amorphous fluorinated carbon、本明細書では以下単に、「フッ化炭素膜」という。)は、種々の 低誘電率膜の中でも比誘電率(以下、単に「誘電率」という。)の大きさが極めて低い ため注目されている。

発明の開示
発明が解決しょうとする課題

課題を解決するための手段
[0010] 本件発明者らは、加熱により膜厚が減少するのならば、最初から加熱した状態で堆 積できるフロロカーボンガスを用いればよいことに気が付いた。そこで、種々のフロロ カーボンガスを検討した結果、ベンゼン環構造を含むフッ化炭素化合物が好適であ ることが分かった。
[0011] ベンゼン環構造のような対称性を持った構造を導入すると、たとえ C/F比が大きく ても対称性によって生じる分極の相殺により誘電率の増大を抑えることができる。カロ えて、ベンゼン環構造の導入により、熱的に極めて安定であるため、鎖状構造のフッ 化炭素化合物の場合と比較して高温で成膜しても安定して成膜できるのである。な お、ベンゼン環の C F結合の一部は、隣のベンゼン環と結合するために、その部分 におレ、て C— C結合となってレ、る(ベンゼンが孤立して導入されてレ、る意味ではなレヽ という趣旨から、「ベンゼン環構造」としている。)が、全体としては誘電率は小さく抑え られる。
[0012] 本発明に係るフッ化炭素膜は、半導体集積回路の層間絶縁膜に用いられるフッ化 炭素膜であって、膜中にベンゼン環構造が保存されていることを特徴とする。
[0013] このフッ化炭素膜は、 CZF比が 1 (但し、これは厳密に 1: 1というものに限らず、ここ ではベンゼン環構造を保存するための結合手の関係で 1よりやや大きくなる場合を含 む)であるフッ化炭素化合物を出発物質として成膜された膜であることが好ましレ、。具 体的には、 C F (化 1)、 C F (化 2)又は C F (化 3)などが挙げられる。

[0014] このフッ化炭素膜は、 200°C以上、好ましくは 400°C以上の温度に加熱された基板 上に成膜されて得られる膜であることが好ましレ、。

この 400°Cという温度は半導体製造プロセスにおける平均的な熱処理温度の上限 であり、特に臨界的な意義を有するものではないが、本件発明者らの実験では 400 °Cで堆積及びポストァニールを行ったところ、 目標とする比誘電率を達成することが できた。

この加熱温度は、その後の加熱処理工程の温度を想定したものであり、予め所定 の温度まで加熱しておくことにより、耐熱性や密着性を向上させ、膜を物理的及び化 学的に安定させることができる。
[0017] 本発明で用いられるチャンバ一とは内部でプラズマを発生させることができるプラズ マ励起チャンバ一であればプラズマ発生方式の相違 (例えば、誘導結合型、容量結 合型など)などはいずれのものでもよい。

のフッ化炭素膜として堆積するものではない。すなわち、本発明に係るフッ化炭素膜 は、シリコン原子を含まず、かつ、膜中にベンゼン環構造が保存されたフッ化炭素膜 である点が特徴である。また、製造方法における特徴点は、堆積中の基板温度をそ の後の熱処理温度まで上昇させて堆積する点である。但し、これに準ずる方法として 、室温或いはそれ以上の温度で堆積した後、必要な熱処理温度以上の温度でポスト ァニールをしてもよい。 発明の効果

堆積速度が遅い理由は、フッ化炭素膜のモノマーは、炭素原子とフッ素原子とが単 結合してなる力 このモノマーにプラズマで励起されたラジカルが接近しても、両者の 電気陰性度の違いにより分極しており、プラスとマイナスというように結合方向が一致 しない限り結合することができないことが重合確率を低下させるためである。揮発性に ついては原料となるフロロカーボンガスの分子量などにも影響し、分子量の小さいも のほど揮発性が高いが、分子量の大きいものでも、プラズマ中で低次の分子に解離 されると重合プロセスの際に揮発しやすくなる。例えば、 c-C F (ォクタフルォロシク

ベンゼン環構造における π結合は、プラズマ中でも分解しないために、高温で堆積 しても重合物が揮発せず、かつ極性を持たないためラジカルの飛来方向に依存せず 常に一定の確率で重合でき、従って重合確率が高い。すなわち、高い堆積速度が期 待される。
[0023] 発明者らによる実験結果は上記理論的考察とよく一致した。以下、実験結果などを 参照しながら、本発明の実施形態について説明する。

なお、堆積装置は C Fの場合と同様のものを用いることができるが、 C Fは常温
6 6 5 8 常圧で気体であるため、ボンべ 13やその配管に加温手段を設ける必要はない。
[0029] いずれのガスを用いて堆積したサンプルも堆積後 400°Cでァニールを行った。この ァニール処理は層間絶縁膜形成後に通常行われる熱処理温度を想定したものであ り、本発明に係るフッ化炭素膜を形成するために必須の工程ではない。

表 1及び表 2に、原料ガスを C F及び C Fのそれぞれとした場合について、基板

温度 (成膜温度)を 30°C、 200°C、 400°Cと変化させた場合の堆積速度、残膜率、 F /C比 (成膜直後)、 F/C比 (加熱後)、誘電率 (成膜直後)、誘電率 (加熱後)を測 定した結果を示す。

[0032] なお、 C Fは揮発性が高いため、成膜温度 400°Cで堆積したもの、及び 30°Cで堆

積しその後加熱処理 (ポストアニール)を施したものは、いずれも堆積膜が全て揮発し 、残膜率及び比誘電率の測定が不能であった。
[0033] これらの結果から、 C Fを出発物質としてプラズマ成膜したフッ化炭素膜について

少なくとも以下の知見が得られる。
(1)成膜温度が 400°Cのときでも実用的な堆積レートで堆積できること
(2) 400°Cで堆積した C Fの比誘電率は約 2. 0前後であること

(3) 400°Cで堆積した場合、その後 400°Cで熱処理を行っても F/C比が殆ど変化 せず、堆積直後力 熱的に安定な状態であると推測されること
[0034] 特に、ァニール前後で F/C比及び誘電率が変わらないとレ、うことは、このフッ化炭 素膜を半導体集積回路デバイスの層間絶縁膜として十分な耐熱性を備えていること を示唆するものである。
[0035] 図 2 (a)は、 C Fガスをプラズマ成膜中の状態を光電子分光(XPS, X-ray Photoele

ctron Spectroscopy)法により測定した結果を示している(同一条件で成膜した異なる 2種類のサンプルの波形を重ねて表示してレ、る。波形はほぼ一致し再現性が高レ、こ とも明ら力となった。)。結合エネルギーのピークから、 CF、 CF、 CF、 C— CFのピ

ークが観測された。
図 2 (b)は、これらの各ピーク強度を規格化して比較したものである。なお、棒グラフ が各ピークに対してそれぞれ 2つあるのは、同一の成膜条件で成膜した 2つのフツイ匕 炭素膜を測定した結果をそれぞれ示しているためである。 [0036] これらの結果並びに後述する図 3に示す FT— IRの結果から、
1) CCFならびに CFが支配的であり、 CF及び CFの含有量は少ないこと、

2)そのことは, CCFと CFにより構成されるベンゼン環構造が多量に含まれているこ と
といった知見が得られた。
[0037] 図 3は、フーリエ変換赤外分光(FT- IR, Fourier Transform Infrared Spectroscopy) 法により堆積後のフッ化炭素膜を測定した結果を示してレ、る。同図中に示したィ及び 口のピークはそれぞれ波長 l SOOcnT1及び lOOOcnT1近傍のピークを示している。 これは、カーボンのリング構造 (ベンゼン環構造における π結合)に起因するピークで ある。直鎖状或いは五員環構造の(すなわちベンゼン環構造を含まなレ、)フロロカー ボンガスを堆積した場合は、 1200cm_1を中心とするブロードなピークが現れることが 実験的に明らかになつている。
よって、本発明に係るフッ化炭素膜は、出発物質に含まれるベンゼン環構造が保 存された状態で堆積された膜であることと推定される。なお、本件発明者らによる現 在までの実験では、カーボンリング以外の特有の構造は発見されていない。
[0038] 以上の実験において、ベンゼン環構造で極性を持たない最小のフロロカーボンガ スである C F (へキサフルォロベンゼン)が実施可能であることを示した力 これに準

ずるものとしては、 C F力 つ結合した C F (化 2)或いは C F (化 3)その他ベン

ゼン環構造を含むフッ化炭素化合物などでもよいと考えられる。
[0039] (第 2の実施形態)一高周波回路用プリント基板の表面塗布材料への応用
第 1の実施形態などで上述した方法により、高周波回路用プリント基板の表面に本 発明に係るフッ化炭素膜を形成しておくことにより寄生容量を減らし、高周波特性を 向上させることができる。
[0040] 図 4 (a)は、表面に本発明に係るフッ化炭素膜を堆積した高周波用プリント基板の 正面図を示しており、 (b)は、図 4 (a)における A_ A断面図を示している。この図のよ うに、本発明に係るフッ化炭素膜 41が、高周波用プリント基板 42の表面を覆うように 形成されている。
[0041] 本発明に係るフッ化炭素膜は比誘電率が 2程度と、従来の低誘電率膜よりも小さい ので膜厚を数/ m乃至数十/ m程度とすれば、誘電損失が劇的に下がり、信号伝 達の遅延、信号の混信、信号の減衰、回路の発熱、消費電力が低減できる。
[0042] (第 3の実施形態)一高温耐性を持つフッ化炭素膜の他の用途について
本発明に係るフッ化炭素膜は、半導体集積回路デバイスの層間絶縁膜に適用され ること力 S期待される力 これ以外の用途として次のようなものが考えられる。
すなわち、低誘電率という特性だけではなぐ化学的に安定であるという点に着目 すれば、耐薬品性に優れているという点、生体適合性に優れているという点、さらに は、潤滑性に優れているといった点など、他の高分子材料にはない特性を備えてい る。
[0043] 従って、これらの性質に耐熱性という性質が利用できるとすれば、高温殺菌を必要 とする医療部材の被覆材料、或いは、高温に曝される薬品容器の内壁保護部材とし ての用途が考えられる。
産業上の利用可能性
[0044] 本発明に係るフッ化炭素膜は、比誘電率が小さぐし力も耐熱性があるため、配線 間及び層間の寄生容量を激減し信号遅延を最小限に抑えることができる。また、その 製造方法は通常の半導体装置製造プロセスで用いられる熱処理温度に耐えうるため 、実現可能性が極めて高い。
また、他の応用例としては、高周波回路用プリント基板の表面塗布材料或いは医療 器具や薬品容器の保護部材に適用できるなど、層間絶縁膜以外の用途もある。 以上のように、本発明の産業上の利用可能性は極めて大きい。

Claims

請求の範囲
[1] 半導体集積回路の層間絶縁膜に用いられるフッ化炭素膜であって、膜中にベンゼン 環構造が保存されていることを特徴とするフッ化炭素膜。
[2] フッ素に対する炭素の比率(CZF比)力 S1であるフッ化炭素化合物を出発物質として 成膜された請求項 1記載のフッ化炭素膜。
[3] 基板上に堆積されたフッ化炭素膜であって、前記基板温度が 200°C以上の温度に 加熱された状態で堆積されて得られた膜であることを特徴とする請求項 1記載のフッ 化炭素膜。
[4] 基板上に堆積されたフッ化炭素膜であって、基板上に堆積した後、半導体製造プロ セスにおける熱処理温度の上限値以上の温度に加熱された工程を経た請求項 1記 載のフッ化炭素膜。
[5] チャンバ一の内部に設置した基板上に、 C/F比力 であるフッ化炭素化合物を導入 し、前記基板上にフッ化炭素膜を堆積する工程を含むことを特徴とするフッ化炭素膜 の製造方法。
[6] 堆積中の基板温度を 200°C以上の温度に加熱しながら堆積することを特徴とする請 求項 5記載のフッ化炭素膜の製造方法。
[7] チャンバ一の内部に設置した基板上に、 C/F比力 S1であるフッ化炭素化合物を導入 し、前記基板上にフッ化炭素膜を堆積する工程と、その後必要な加熱処理の温度以 上の温度に加熱する工程とを含むことを特徴とするフッ化炭素膜の製造方法。
