Dazu weist das Ver¬ drahtungssubstrat eine Unterseite auf, auf der Außenkontakt- flächen angeordnet sind, die über Durchkontakte durch das Verdrahtungssubstrat mit der Verdrahtungsstruktur und/oder den Verbindungselementen elektrisch in Verbindung stehen. Die Außenkontaktflächen weisen Außenkontakte auf, die von einer isolierenden thermischen Ausgleichsschicht, welche ein Unter¬ füllmaterial aufweist, umgeben sind, wobei Außenkontaktspit¬ zen aus der Ausgleichsschicht herausragen.
