Abstract

 本発明は、半導体ウェーハの製造方法であって、少なくとも、原料ウェーハを粗研磨する1次研磨工程と、該1次研磨されたウェーハを仕上げ研磨する仕上げ研磨工程と、該仕上げ研磨されたウェーハを洗浄する洗浄工程とを有し、該洗浄工程においてエッチング代を0.2~1.0nmとする化学的洗浄を行うことを特徴とする半導体ウェーハの製造方法である。これにより、ウェーハ表面に付着した例えば47nm以上のサイズのパーティクルを確実に計測できる程度にヘイズレベルが改善された半導体ウェーハの製造方法および半導体ウェーハが提供される。

半導体ゥ ーハの製造方法及び半導体ゥ ーハ
技術分野
[0001] 本発明はヘイズレベルが改善された半導体ゥヱーハの製造方法、特にその洗浄ェ 程に関するものである。 背景技術
[0002] 従来の半導体シリコンゥ ーハの製造においては、単結晶製造装置によって製造 されたシリコン単結晶棒をスライスして薄円板状のゥヱーハを得るスライス工程と、該 スライス工程で得られたゥエーハの割れや欠けを防ぐためにその外周エッジ部を面 取りする面取り工程と、面取りされたゥ ーハをラッピングしてこれを平坦ィ匕するラッピ ング工程と、面取りおよびラッピングされたゥ ーハの表面に残留する加工歪を除去 するエッチング工程と、エッチングされたゥヱーハの表面を研磨布に摺接させて平坦 度の調整を主目的とする粗研磨を行う 1次研磨工程と、 1次研磨されたゥ ーハの該 表面の数〜数十 nmの波長を有する表面粗さ( 、わゆるヘイズ)を改善することを主 目的とする仕上げ研磨工程と、仕上げ研磨されたゥエーハを洗浄してゥエーハに付 着した研磨剤や異物を除去する最終洗浄工程が行われる。
その他必要に応じ、熱処理や平面研削工程が行われたり、工程の追加、省略、入 れ替え、繰り返し等が目的に従って行われる。
[0003] ここで、更に詳しく 1次研磨工程を説明すると、粗研磨として行われる 1次研磨はェ ツチング工程や平面研削工程後のゥヱーハ表面の平坦度を上げるために行う研磨で 、形状の修正をするために行われる。粗研磨に用いられる研磨布には、一般的に、 例えば、ポリエステルフェルト (組織はランダムな構造)にポリウレタンを含浸させたァ スカー C硬度 (スプリング硬さ試験機の一種であるァスカーゴム硬度計 C型により測定 した値)で 80程度の比較的硬質なものが用いられる。回転可能な定盤の上に研磨布 を貼り付け、アルカリベースの水溶液にコロイダルシリカを含有した研磨剤を使用し、 ゥエーハと研磨布間に研磨剤を供給しながらゥエーハを研磨布に擦り付けることによ り研磨が行われる。このような 1次研磨などの粗研磨で用いられている条件では研磨 布が硬質なため、スクラッチと呼ばれるゥエーハ表面の微小なキズが発生することが ある。
[0004] 一方、仕上げ研磨はゥヱーハ研磨加工の最終工程で、ヘイズと ヽわれる数〜数十 nmレベルの凹凸を低減して鏡面を得ると共に、粗研磨で発生したスクラッチを除去 することを目的とした工程である。仕上げ研磨は、回転可能な定盤の上に軟質な発 泡ウレタンよりなるスエード調の人工皮革を貼り付け、その上にアルカリベース水溶液 にコロイダルシリカを含有した研磨剤を供給しながら、ゥエーハを擦り付けることにより なされる。
[0005] ここで、仕上げ研磨に使用される研磨装置を図 2に示す。図 2において、研磨装置 は、回転定盤 2とゥエーハホルダー 3と研磨剤供給装置 5からなつている。回転定盤 2 は回転定盤本体を有し、その上面には研磨布 4が貼付してある。回転定盤 2は回転 軸により所定の回転速度で回転される。ゥエーハホルダー 3は真空吸着等によりその 下面にゥエーハ 1を保持し、回転シャフトにより回転されると同時に所定の荷重で研 磨布 4にゥエーハ 1を押しつける。研磨剤供給装置 5は研磨剤供給タンク (不図示)よ り所定の流量で研磨剤を研磨布上に供給し、この研磨剤がゥエーハ 1と研磨布 4の間 に供給されることによりゥヱーハ 1が研磨される。
[0006] 仕上げ研磨に用いられる研磨布は、粗研磨に用いられる研磨布よりも一般的に軟 質なため、スクラッチは発生しにくいが、それでも研磨圧力を高くするとスクラッチが発 生しやすくなる為、仕上げ研磨は一般的に比較的低い研磨圧力で実施されている。
[0007] 次に洗浄工程について説明すると、薬品による表面の異物除去、純水によるリンス の組合せ力もなる RCA洗浄等の洗浄プロセスが多く用いられて 、る。
[0008] 力かる RC A洗浄プロセスの代表的な工程手順を下記に示す。
1) SC— 1洗浄(アンモニア:過酸化水素水:水 = 1: 1: 5〜7)
2)純水リンス
3)フッ酸洗浄
4)純水リンス
5) SC- 2洗浄 (塩酸:過酸化水素水:水 = 1: 1〜2: 6〜8) 6)純水リンス
7)スピンドライ
前記純水リンス工程は複数回繰り返す場合もある。
また、薬液を使わない洗浄も行われており、ブラシ洗浄や 2流体ノズルを用いた洗 浄方法も提案されている(例えば、特開 2003— 22993号公報参照)。
[0009] 近年、半導体デバイスの高集積ィ匕が進み、回路自体の最小線幅は 0. 13 m以下 のレベルとなり、ゥエーハ表面に付着するパーティクルの問題とされるサイズも 47nm 以上のレベルとなってきて 、る。
[0010] 一方、前記の製造方法で製造された半導体シリコンゥ ーハの表面には仕上げ研 磨 ·洗浄を経てもヘイズと呼ばれる数〜数十 nmの波長を有する表面粗さが残存して いる。このようにゥエーハ表面にヘイズが残存していると、パーティクル数を計測する パーティクルカウンタがヘイズをパーティクルと認識してしまう。この傾向は測定しょう とするパーティクルサイズが小さくなるほど大きくなる。例えば 47nm以上のサイズを 持つパーティクルの数を、従来の方法で製造したゥ ーハ表面で測定しょうとした場 合、ヘイズの影響により実際のパーティクル数を計測することは困難であった。 発明の開示
[0011] 本発明は、このような問題点に鑑みてなされたもので、ゥエーハ表面に付着した例 えば 47nm以上のサイズのパーティクルを確実に計測できる程度にヘイズレベルが 改善された半導体ゥ ーハの製造方法および半導体ゥ ーハを提供することを目的 としたものである。
[0012] 本発明は、上記課題を解決するためになされたもので、半導体ゥエーハの製造方 法であって、少なくとも、原料ゥヱーハを粗研磨する 1次研磨工程と、該 1次研磨され たゥエーハを仕上げ研磨する仕上げ研磨工程と、該仕上げ研磨されたゥエーハを洗 浄する洗浄工程とを有し、該洗浄工程においてエッチング代を 0. 2〜1. Onmとする 化学的洗浄を行うことを特徴とする半導体ゥエーハの製造方法を提供する。

[0020] また、前記洗浄工程において、オゾン水によりゥエーハを洗浄するオゾン洗浄に続 いて機械的洗浄を行った後に、エッチング代を 0. 2〜1. Onmとする化学的洗浄を 行うことが好ましい。
[0021] このように、オゾン洗浄に続いて機械的洗浄を行った後に、エッチング代を 0. 2〜1 . Onmとする化学的洗浄を行うことで、ゥエーハに付着した有機物も容易に剥離する ことができる。
[0022] また、前記洗浄工程において、オゾン洗浄に続いて、機械的洗浄と同時に、エッチ ング代を 0. 2〜1. Onmとする化学的洗浄を行うことができる。

[0027] このように、化学的洗浄をアンモニア水と過酸ィ匕水素水および水の混合水溶液によ る洗浄とすることで、所望エッチング代に確実にすることができるし、更にゥエーハ表 面のパーティクルを低減することができる。
[0028] また、前記機械的洗浄が、 2種類以上の流体を混合してゥエーハを洗浄する 2流体 洗浄であることが好ましい。

[0032] また、本発明は、鏡面研磨された半導体ゥヱーハであって、ヘイズが 5ppb以下で、
47nm以上のサイズのパーティクルが 0. 15個/ cm2以下であることを特徴とする半導 体ゥ ーハを提供する。
[0033] このような半導体ゥ ーハであれば、ヘイズと微小のパーティクルが少ない従来に ない高品質の半導体ゥ ーハとなる。
[0034] 以上説明したように、本発明によれば、半導体ゥエーハ表面に付着した例えば 47η m以上のサイズのパーティクルを確実に計測できる程度にヘイズレベルを改善した 半導体ゥエーハを製造することができる。

[0036] 以下、本発明についてより詳細に説明する力 本発明はこれらに限定されるもので はない。
従来の製造方法で製造された半導体シリコンゥ ーハの表面には、仕上げ研磨'洗 浄を経てもヘイズと呼ばれる数〜数十 nmの波長を有する表面粗さが残存していた。 このヘイズを、パーティクルカウンタがパーティクルとして認識してしまうため、たとえ ば近年要求される 47nm以上のサイズのパーティクルの数を計測しょうとしても信頼 性のある計測ができな力つた。これは従来の仕上げ研磨後の洗浄で RCA洗浄が行 われ、 4nm程度以上の取代でゥエーハがエッチングされることにより、仕上げ研磨で も残留したヘイズレベルが 30ppb程度以上に更に悪ィ匕するものであると判明した。そ こで本発明者らは検討を重ねた結果、洗浄工程におけるエッチング代を従来より小さ く 0. 2〜1. Onmとすることで、ゥエーハのヘイズレベルの悪化を最小限に抑えること ができ、ゥエーハ表面に付着したパーティクル数を計測できるようになることを見出し 、本発明を完成させた。
[0037] このような本発明に係る半導体ゥエーハの製造方法を、シリコンゥエーハを製造する 場合を例として図 1を参照して以下に説明する。
[0038] まず、不図示の単結晶引上装置によって引き上げられたシリコン単結晶インゴットが 棒軸方向に対して直角あるいはある角度をもってスライスされて複数の薄円板状のゥ エーハが得られる(スライス工程)。上記スライス工程によって得られたゥエーハは、割 れゃ欠けを防ぐために、その外周エッジ部を面取りする(面取り工程)。続いて、スライ ス工程での切断加工によってゥヱーハ表層に誘起された加工変質層を除去するとと もにゥエーハを平坦ィ匕するために、ゥエーハを機械研削(ラッピング)する(ラッピング 工程)。さらに、上記の工程でゥエーハ表層に生じた加工歪みを除去するために、ゥ エーハをエッチングする(エッチング工程)。
[0039] 続いて、前記エッチングされたゥエーハの表面をさらに平坦ィ匕するために、粗研磨 を行う(1次研磨工程)。なお、この粗研磨(1次研磨)は 2段あるいは 3段以上で構成 されてよい。たとえば、 1段目で粗い研磨剤を用い、 2段目以降ではよりきめ細かい研 磨剤を用いて研磨することができる。
さらに、図 2に示すような研磨装置を用いてゥエーハの表面を研磨して、ヘイズとい われるレベルの凹凸を低減した鏡面を得ると共に、 1次研磨で発生したスクラッチを 除去する (仕上げ研磨工程)。
[0040] 仕上げ研磨を終えた半導体シリコンゥヱーハは、研磨剤等を除去するため洗浄が なされる(洗浄工程)。本発明は、この仕上げ研磨後の洗浄工程において、エツチン グ代を 0.2〜 1.Onmとする化学的洗浄を行うことで、ヘイズレベルの悪化を防止する とともに、ゥエーハ表面の 47nm以上のサイズのパーティクルを測定できるようにする ことに特徴を有する。この場合、化学的洗浄の前に機械的洗浄を行うことでよりパー ティクルの低減を図ることができる。また、オゾン洗浄も組み合わせれば、有機物の除 去にも効果的であり、一層高品質の半導体ゥ ーハを得ることができる。以下に本発 明で行われる洗浄工程について、オゾン洗浄'機械的洗浄'化学的洗浄の順に行う 場合を例として詳細に説明する。
[0041] 図 3に洗浄工程で用いられる洗浄装置の一例を示す。
まずオゾン洗浄を行う。オゾン洗浄では、例えば 5〜: LOOppmのオゾンを含んだ純 水 8をノズル 10から回転するゥエーハ 1に向かって噴射する。このときノズル 10はゥェ ーハの半径方向にスキャンさせる。このようにオゾン洗浄を行うことで、ゥヱーハ表面 に付着した有機物等の汚染物を効果的に除去することができる。また、このときォゾ ン水の温度を 50°C以上とすると、洗浄力が向上してより汚染物を除去できるので好ま しい。
[0042] 次に機械的洗浄を行う。機械的洗浄とは、機械的,物理的なカをゥ ーハ表面に付 着している不純物 (パーティクル等)に印加して除去することをいい、例えばブラシ洗 浄ゃ 2流体洗浄等がこれに該当する。この 2流体洗浄では、 2種以上の流体を混合し て、その混合流体をゥエーハ表面に噴射して不純物の除去を行う。たとえば、二酸ィ匕 炭素(CO )が添加された超純水 7と、窒素ガス (N ) 6を 2流体洗浄ノズル 9で混合し

、ノズルをゥヱーハの半径方向にスキャンさせながら、回転するゥヱーハ 1の表面に噴 射する。このように二酸化炭素が添加された超純水を洗浄液として使用すれば、半 導体ゥエーハの処理面と洗浄液との摩擦により発生する静電気を抑制することができ る。また、気体として用いるガスとしては不活性ガスである窒素 (N )が好適である力

その他、空気やアルゴン (Ar)等も用いることができる。
次に化学的洗浄を行う。化学的洗浄とは、ゥヱーハ表面に付着して 、るパーテイク ル ·有機物 ·研磨剤 '金属不純物等を化学的に溶解 ·分解除去することを ヽぅ。
ここでは、化学的洗浄の一例として低濃度のアンモニア水と過酸ィ匕水素水および 水の混合水溶液を用いる洗浄を行う。
洗浄溶液は、 RCA洗浄で用いられる通常の SC-1洗浄がアンモニア水:過酸ィ匕水 素水:水の組成比率が 1: 1: 5のものを用いるのに対して、 1 : 1 : 10〜200のものを使 用する。
この洗浄溶液を満たした洗浄溶液槽にゥエーハを浸漬させることにより、低濃度の アンモニア水と過酸化水素水および水の混合水溶液を用いた洗浄を行う。このとき、 エッチング代が 0.2〜1.0nmになるように洗浄時間を調整する。エッチング代を 0. 2 nmより少なくした場合には、研磨剤等を完全に除去することができずにパーティクル レベルが悪ィ匕する。また、エッチング代を 1. Onmより大きくした場合には、ヘイズレべ ルが悪ィ匕しパーティクルの測定に支障をきたすことになる。そこで、このようにエッチ ング代を 0.2〜1. Onmとして化学的洗浄を行い、ゥエーハのヘイズレベルを改善して 、ゥエーハ表面に付着した例えば 47nm以上のサイズを持つパーティクルの数を確 実に計測できるようにする。
また、化学的洗浄の他の例として、希釈 KOH (たとえば 0. lwt%〜10wt%)、希 釈 NaOH (たとえば 0. lwt%〜10wt%)等のアルカリ溶液を用いて化学的洗浄を 行うことちでさる。 [0044] 最後に、ゥ ーハの乾燥を行う。乾燥方法は特に限定されないが、例えば空洞部と 開口部を有する溝が形成された載置台の上にゥ ーハを載置して、前記空洞部を減 圧してゥ ーハ表面に付着した水分を開口部力 強制的に取ることにより乾燥させる いわゆる吸引乾燥あるいは、遠心力を利用してゥ ーノ、から水を振り切って乾燥させ るスピン乾燥等を行うことができる。以上のようにして半導体シリコンゥエーハを得る。
[0045] また、上記洗浄工程では、機械的洗浄と化学的洗浄を別々に行う場合について説 明したが、機械的洗浄と化学的洗浄を同時に行ってもよい。たとえば、図 4(a)に示す ように、オゾン洗浄に続いて、機械的洗浄と同時に、エッチング代を 0. 2〜1. Onmと する化学的洗浄を行ってもよい。あるいは、図 4(b)に示すように、オゾン洗浄に続い て、機械的洗浄と第 1の化学的洗浄を同時に行い、その後更に第 2の化学的洗浄を 行って、第 1および第 2の化学的洗浄による総エッチング代を 0. 2〜1. Onmとするよ うにしてもよい。
[0046] このように機械的洗浄と化学的洗浄を同時に行う場合は、たとえば上記 2流体洗浄 にお!/、て超純水の代わりに、アンモニア水と過酸化水素水および水の混合水溶液を 用 ヽてこれにガスを混合して機械的洗浄と同時にエッチング作用のある化学的洗浄 を行うことができる。
[0047] また、これら機械的洗浄と化学的洗浄を同時に行う場合においても、図 4(a)および 図 4(b)に示したようにオゾン洗浄も組み合わせれば、有機物の除去にも効果的であり 、一層高品質の半導体ゥエーハを得ることができる。しかし、このオゾン洗浄を省略す ることち可會である。
[0048] 以上のような方法で得られた半導体ゥ ーハであれば、ヘイズが 5ppb以下で、 47 nm以上のサイズのパーティクルが 0. 15個/ cm2以下(直径 300mmゥエーハで 100 ケ /wafer以下)という、パーティクルの少ない高品質な半導体ゥ ーハとすることがで きる。
[0049] 以下に、本発明の実施例を説明するが、本発明はこれに限定されるものではない。
(実施例 1)
チヨクラルスキー法により直径 300mm、方位 { 100}の単結晶を引き上げ、これをス ライスして面取りおよびラッピングを行い、シリコンゥエーハを用意した。
このシリコンゥエーハを常法によりエッチングして、エッチドゥエーハを得た。
[0050] 次に、研磨装置の研磨布にコロイダルシリカ系研磨剤を含む研磨液を供給しながら
、研磨布にエッチドゥエ一ハを摺接させて 1次研磨した。
さらに、回転可能な定盤の上に軟質な発泡ウレタンよりなるスエード調の人工皮革 を貼り付け、その上にアルカリベース水溶液にコロイダルシリカを含有した研磨剤を 供給しながら、ゥ ーハを摺接させて仕上げ研磨した。
[0051] 次に、洗浄工程を、オゾン洗浄 · 2流体洗浄'化学的洗浄の順に行った。オゾン洗 浄と 2流体洗浄につ 、ては、図 3に示す洗浄装置を用いた。
まずオゾン洗浄では、ノズル 10から 20ppmのオゾンを含んだ常温の純水を流量 1.
2L/minで、 60rpmで回転するゥエーハ 1に向力つて噴射した。このときノズル 10とゥェ ーハ 1の距離は 30mmとし、ノズル 10の角度は 75° とした。また、ノズル 10はゥエー ハの半径方向に 1往復が 30秒になるようにスキャンさせた。
[0052] 続く 2流体洗浄では、二酸化炭素(CO )が添加された超純水を 0.2L/min'0.5MP

aで、窒素(N )を 235L/mim'0.4MPaで、ノズル 9に供給して混合し、この混合した

流体を 1800rpmで回転するゥエーハ 1に向かって噴射した。このときノズル 9とゥエー ノ、 1の距離は 20mmとし、ノズル 9の角度は 90° とした。また、ノズル 9はゥエーハの半 径方向に 1往復が 30秒になるようにスキャンさせた。
[0053] 次の化学的洗浄は、浄水槽にアンモニア水:過酸化水素水:水の組成比率が 1 : 1 :
100である洗浄溶液を満たして、これにゥエーハを浸漬させることにより行った。このと き、エッチング代は 0. 2nmとなるように調整した。

実施例 1と同様のシリコン単結晶をスライスして得たシリコンゥエーハを、面取りし、ラ ッビングし、エッチングし、 1次研磨'仕上げ研磨を行った。このゥエーハについて実施 例 1と同様のオゾン洗浄を施した後、 2流体洗浄を行った。この 2流体洗浄では、実施 例 1の超純水の代わりにアンモニア水:過酸化水素水:水の糸且成比率が 1: 1: 100で ある洗浄溶液を使用し、機械的洗浄と同時に化学的洗浄を行った。このときエツチン グ代は 0. 2nmとなるように調整した。続いて、スピン乾燥により、ゥエーハの乾燥を行 い、半導体ゥヱーハを得た。

実施例 1と同様のシリコン単結晶をスライスして得たシリコンゥエーハを、面取りし、ラ ッビングし、エッチングし、 1次研磨'仕上げ研磨を行った。このゥエーハについて化学 的洗浄のエッチング代を 1. Onmとした以外は実施例 7と同条件でオゾン洗浄を施し た後、 2流体洗浄 (機械的洗浄と同時に化学的洗浄)を行った。続いて、スピン乾燥 により、ゥエーハの乾燥を行い、半導体ゥエーハを得た。

実施例 1と同様のシリコン単結晶をスライスして得たシリコンゥエーハを、面取りし、ラ ッビングし、エッチングし、 1次研磨'仕上げ研磨を行った。このゥエーハについて実施 例 1と同様のオゾン洗浄を施した後、 2流体洗浄を行った。この 2流体洗浄では、実施 例 1の超純水の代わりにアンモニア水:過酸化水素水:水の糸且成比率が 1: 1: 100で ある洗浄溶液を使用し、機械的洗浄と同時に第 1の化学的洗浄を行った。更に、第 2 の化学的洗浄は、浄水槽にアンモニア水:過酸化水素水:水の組成比率が 1 : 1 : 10 0である洗浄溶液を満たして、これにゥエーハを浸漬させることにより行った。このとき 第 1および第 2の化学的洗浄の総エッチング代は 0. 2nmとなるように調整した。続い て、スピン乾燥により、ゥエーハの乾燥を行い、半導体ゥエーハを得た。 [0062] (実施例 10)
実施例 1と同様のシリコン単結晶をスライスして得たシリコンゥエーハを、面取りし、ラ ッビングし、エッチングし、 1次研磨'仕上げ研磨を行った。このゥエーハについて第 1 および第 2の化学的洗浄の総エッチング代を 1. Onmとなるように調整した以外は実 施例 9と同条件でオゾン洗浄を施した後、 2流体洗浄 (機械的洗浄と同時に第 1の化 学的洗浄)を行い、その後、第 2の化学的洗浄を行った。続いて、スピン乾燥により、 ゥエーハの乾燥を行い、半導体ゥエーハを得た。

実施例 1と同様のシリコン単結晶をスライスして得たシリコンゥエーハを、面取りし、ラ ッビングし、エッチングし、 1次研磨'仕上げ研磨を行った。さらにこのゥエーハについ て、従来の RCA洗浄工程を行った。 RCA洗浄は、 SC- 1洗浄'フッ酸洗浄 ' SC— 2 洗浄の順に、洗浄溶液を満たした洗浄溶液槽にゥエーハを浸漬させることにより行つ た。 SC—1洗浄に用いた洗浄溶液の混合比率は、アンモニア:過酸ィ匕水素水:水 = 1 : 1 : 5とし、 SC-2洗浄に用いた洗浄溶液の混合比率は、塩酸:過酸化水素水:水 = 1 : 1 : 6とした。なお、 SC— 1洗浄のエッチング代は 4nmになるよう調整した。
ヽて、ゥエーハの乾燥を行 、半導体ゥエーハを得た。

実施例 1と同様のシリコン単結晶をスライスして得たシリコンゥエーハを、面取りし、ラ ッビングし、エッチングし、 1次研磨'仕上げ研磨を行った。さらにこのゥエーハについ て、化学的洗浄を行うことなく実施例 1と同条件で、オゾン洗浄 · 2流体洗浄の順に洗 浄工程を行った。続いて、ゥヱーハの乾燥を行い半導体ゥヱーハを得た。

実施例 1と同様のシリコン単結晶をスライスして得たシリコンゥエーハを、面取りし、ラ ッビングし、エッチングし、 1次研磨'仕上げ研磨を行った。さらにこのゥエーハについ て、化学的洗浄のエッチング代を 1. 5nmとした以外は実施例 1と同条件で、オゾン 洗浄 · 2流体洗浄'ィ匕学的洗浄の順に洗浄工程を行った。続いて、ゥヱーハの乾燥を 行 、半導体ゥエーハを得た。

以上の実施例および比較例で得た半導体ゥエーハのヘイズレベルおよびパーティ クル数〖こついて、 KLA TENCOR社製の表面検査装置 (商品名: SP1)の DWOモード で測定した。得られた結果を表 1に示す。

[0067] 実施例 1〜10と比較例 1の結果を比較すると、従来の RCA洗浄を用いて製造した ゥエーハに比べて、本発明に従う洗浄工程を用いて製造したゥエーハは、ヘイズが大 幅に改善されている。したがって本発明の製造方法力 ゥエーハのヘイズを改善し、 ゥエーハ表面に付着した微小なパーティクルの数を測定する上で有効であることが確 認できた。
[0068] また、実施例 1〜3と比較例 1、 3を比較すると、化学的洗浄におけるエッチング代が 0. 2〜1. Onmとした実施例 1〜3と比較して、 4nmおよび 1. 5nmとした比較例 1、 3 のヘイズレベルは非常に悪い。したがって、エッチング代を 0. 2〜1. Onmに限定す ることがゥエーハのヘイズレベルの改善に高い効果をもたらすことが確認できた。 また、実施例 4と実施例 5を比較すると、オゾン洗浄のオゾン水の温度を 50°C以上 とした実施例 5において、パーティクル数がかなり改善されており、オゾン水の温度を 50°C以上とすることがパーティクル数の低減に高い効果をもたらすことが確認できた また、実施例 1と実施例 6を比較すると、オゾン洗浄および 2流体洗浄がパーテイク ルの低減に貢献することが確認できた。
また、実施例 1と実施例 7および 9を比較すると、機械的洗浄と同時に化学的洗浄を 行うことで、パーティクルが低減して 、ることが確認できた。
同様に、実施例 3と実施例 8および 10を比較しても、機械的洗浄と同時に化学的洗 浄を行うことで、パーティクルが低減して 、ることが確認できた。
また、比較例 2のように、化学的洗浄を行わないと、パーティクルの除去ができない
尚、本発明は、上記実施形態に限定されるものではない。上記実施形態は、例示 であり、本発明の特許請求の範囲に記載された技術的思想と実質的に同一な構成 を有し、同様な作用効果を奏するものは、いかなるものであっても本発明の技術的範 囲に包含される。
たとえば、本発明が適用できる半導体ゥエーハとしては、シリコンゥエーハに限られ ず、化合物半導体等のゥ ーハにも適用可能である。

Claims

請求の範囲
[1] 半導体ゥエーハの製造方法であって、少なくとも、原料ゥエーハを粗研磨する 1次研 磨工程と、該 1次研磨されたゥ ーハを仕上げ研磨する仕上げ研磨工程と、該仕上 げ研磨されたゥエーハを洗浄する洗浄工程とを有し、該洗浄工程にぉ ヽてエツチン グ代を 0. 2〜1. Onmとする化学的洗浄を行うことを特徴とする半導体ゥヱーハの製 造方法。
[2] 前記洗浄工程において、機械的な力を印力!]して洗浄する機械的洗浄を行った後に 、エッチング代を 0. 2〜1. Onmとする化学的洗浄を行うことを特徴とする請求項 1に 記載の半導体ゥエーハの製造方法。
[3] 前記洗浄工程において、機械的洗浄と同時に、エッチング代を 0. 2〜1. Onmとす る化学的洗浄を行うことを特徴とする請求項 1に記載の半導体ゥエーハの製造方法。
[4] 前記洗浄工程において、機械的洗浄と同時に第 1の化学的洗浄を行い、その後更 に第 2の化学的洗浄を行って第 1および第 2の化学的洗浄による総エッチング代を 0 . 2〜1. Onmとすることを特徴とする請求項 1に記載の半導体ゥエーハの製造方法。
[5] 前記洗浄工程において、オゾン水によりゥエーハを洗浄するオゾン洗浄に続いて機 械的洗浄を行った後に、エッチング代を 0. 2〜1. Onmとする化学的洗浄を行うこと を特徴とする請求項 1に記載の半導体ゥ ーハの製造方法。
[6] 前記洗浄工程にお!、て、オゾン洗浄に続 、て、機械的洗浄と同時に、エッチング代 を 0. 2〜1. Onmとする化学的洗浄を行うことを特徴とする請求項 1に記載の半導体 ゥエーハの製造方法。
[7] 前記洗浄工程において、オゾン洗浄に続いて、機械的洗浄と第 1の化学的洗浄を 同時に行い、その後更に第 2の化学的洗浄を行って第 1および第 2の化学的洗浄に よる総エッチング代を 0. 2〜1. Onmとすることを特徴とする請求項 1に記載の半導体 ゥエーハの製造方法。
[8] 前記化学的洗浄がアンモニア水と過酸ィ匕水素水および水の混合水溶液による洗 浄であることを特徴とする請求項 1乃至請求項 7のいずれか 1項に記載の半導体ゥ ーハの製造方法。
[9] 前記機械的洗浄が、 2種類以上の流体を混合してゥエーハを洗浄する 2流体洗浄 であることを特徴とする請求項 2乃至請求項 8のいずれか 1項に記載の半導体ゥエー ハの製造方法。
[10] 前記オゾン洗浄におけるオゾン水の温度を 50°C以上とすることを特徴とする請求 項 5乃至請求項 9のいずれか 1項に記載の半導体ゥ ーハの製造方法。 鏡面研磨された半導体ゥヱーハであって、ヘイズが 5ppb以下で、 47nm以上のサ ィズのパーティクルが 0. 15個/ cm2以下であることを特徴とする半導体ゥエーハ。
