Abstract

Der Zwischenträger besitzt an seiner Unterseite einstückig aus Kunststoff angeformte Kontakthöcker (22) zur Kontaktierung auf einer Leiterplatte. Zur mechanischen Entlastung der Kontakthöcker sind vorzugsweise in Seiten- und Eckbereichen stegförmige Stützhöcker (26) angeordnet, die in gleicher Weise wie die Kontakthöcker auf der Leiterplatte verlötet werden. Dadurch wird die thermisch-mechanische Zuverlässigkeit des Halbleitermoduls wesentlich verbessert.
