現參看第1圖,展示根據目前先進技術的一異質接面太陽能電池之示意圖100。該太陽能電池建置於高使用期限n型矽晶圓102周圍。具有高達20 nm之厚度的兩個固有非晶矽層形成於矽晶圓102之後側部分104及前側部分106上。此等層提供在太陽能電池之前部及後部兩者上之優異表面鈍化,且必須足夠薄以允許電荷載流子朝向太陽能電池接點之穿隧。
具有高達30 nm之厚度的n型摻雜之氫化非晶矽層108形成於在固有層104上的電池100之後部上,且具有高達30 nm之厚度的p型摻雜之氫化非晶矽層110形成於在固有層106上的電池100之前部上。p摻雜之氫化非晶矽層110提供能帶彎曲,且創造用於電池100之一有效接面,而n摻雜之氫化非晶矽層108提供一歐姆接點。
通常,氫化非晶矽層108、110在大致200℃之一溫度下生長。
摻雜之非晶矽層108、110極薄,缺乏側向傳導率來有效地將載流子輸送至金屬電極114。結果,透明傳導性氧化物層(transparent conductive oxide;TCO)112經沈積至p型摻雜之非晶矽層110及n型摻雜之非晶矽層108上。此等TCO層常使用氧化銦錫(indium tin oxide;ITO)製造,且亦對裝置提供抗反射性質以增強光子在矽晶圓內之吸收。
一旦形成有效接面且沈積了TCO層,則金屬接點114形成於矽晶圓102之前表面及後表面上以允許自裝置提取電荷載流子。接點114可藉由諸如銅或銀之金屬的絲網印刷或電鍍來製造。金屬電極中之至少一者按一柵格圖案形成以允許光進入太陽能電池。在金屬之沈積後,在典型地低於200℃之一溫度下,在短持續時間內使金屬固化。舉例而言,用於異質接面太陽能電池之行業領先低溫金屬化膏狀物(杜邦之Solamet PV416)指定130℃至180℃達5 min至60 min之一退火條件。Hereaus之另一領先膏狀物(SOL560)指定小於200℃之一退火溫度。金屬膏狀物之固化可在一帶式爐傳送帶中執行。
通常,已展示,退火製程可使非晶矽層之性質降級。對於在涉及/需要照射之情況中之退火製程,此特別成立。已發現氫及Staebler-Wronski效應之損失為惡化之原因中之一者。低溫處理亦允許避免用於電池之熱應力。
涉及照射之退火製程已在近年經研究而使p型Cz矽材料及太陽能電池之效能穩定。然而,已展示n型太陽能電池不自此退火製程受益,因為其不罹患歸因於光誘發之降級的不穩定性。
近來,已展示,在20℃至200℃之間的一溫度下執行高達48小時之週期之經照射退火製程可導致異質接面太陽能電池之開路電壓的改良。然而,同時,已建議不應使用高於200℃之溫度以避免非晶矽層之惡化,且應限制照射強度以避免將樣本加熱至高於200℃,特定言之,當使用一額外加熱源時。
本揭露內容提供一方法來藉由使用在具體條件中在高於200℃之一溫度下的照射之退火步驟改良異質接面太陽能電池之效能。技術人士應瞭解,此方法亦可適用於實質上基於第1圖中展示之良好建立的異質接面太陽能電池結構之其他類型之太陽能電池結構。
舉例而言,該電池之光接收表面可為電池之n側或p側,且可在電池之光接收表面(前)或電池之後側上提供在退火期間之照射。
另一替代將為在太陽能電池之同一表面上以一交叉方式形成n型及p型接點兩者,藉此替代區域在太陽能電池之後表面上具有摻雜之n型及摻雜之p型非晶矽。在此結構中,可進行對製程序列中其餘者之適當修改以避免n型與p型接點之間的分流,諸如,將透明傳導性氧化物層圖案化。在此實例中,對太陽能電池之前表面的適當改變可包括使用鈍化介電質堆疊(諸如,非晶矽或二氧化矽之薄層),其由諸如氮化矽之含氫抗反射塗層覆蓋。
現參看第2圖,展示具有用以執行用於改良一n型異質接面太陽能電池之效能之方法的方法步驟之流程圖200。在步驟202,提供包含一金屬化層之一異質接面太陽能電池。該太陽能電池係使用排他性地與具有高於1×1014
cm-3
之一濃度的n型摻雜劑摻雜之一n型矽基板製造。在步驟204,用光照射太陽能電池之一表面部分;該光具有至少2 kW/m2
之一強度及一波長使得該光由該表面部分吸收且在該太陽能電池中產生電子-電洞對。該照射步驟經控制以在照射太陽能電池時提供少於0.5 kWh/m2
之能量至照射之部分。在少於5分鐘內且在200℃與300℃之間的一溫度下執行照射該太陽能電池之一表面部分之步驟。在照射期間,該表面部分之溫度按至少10 C/s之一速率增加。
通常,照射之部分具有大於10 cm2且更可能100 cm2之一面積。執行用光照射該太陽能電池之一表面部分之該步驟使得在照射期間,在該太陽能電池內之一過多載流子濃度為至少1×1016/cm3。可選擇光波長使得在金屬接點中之吸收高於在矽中。
照射可由雷射源或發光二極體提供,且可使用光學感測器監視溫度。在退火製程期間可變化照射強度,且可使用照射迅速地將裝置加熱至一預定溫度,且避免將裝置加熱高於一臨界溫度。照射亦可為脈衝式。取決於太陽能電池之參數,照射強度可高於5 kW/m2達少於6分鐘;高於20 kW/m2達90秒;高於100 kW/m2達18秒;高於200 kW/m2達少於9秒;50 kW/m2達0.1秒與9秒之間的一時間週期。
在一些實例中,太陽能電池經冷卻使得其溫度自200℃至300℃掉落至低至少50℃之一溫度。可藉由使用與太陽能電池接觸之熱質量來實現冷卻。在移除照射後,可將熱質量置於與電池接觸。在一些替代實施例中,熱質量亦在照射之早期階段或替代地在照射前對晶圓提供加熱。在一些實施例中,熱質量可在照射期間與太陽能電池接觸以針對在200℃至300℃之範圍中的溫度提供冷卻。亦可跨太陽能電池之表面吹動空氣,以用於冷卻。在此情況中可藉由調變氣流來調變冷卻功率。可達成20℃/s或更大之冷卻速率。可將太陽能電池冷卻至低於150℃之一溫度。
可使用紅外光將太陽能電池預加熱至至少100℃。舉例而言,用光照射太陽能電池之一表面部分之步驟係在210℃至295℃、220℃至290℃、230℃至280℃、240℃至270℃之一溫度下執行。照射之部分可在太陽能電池之前部或前部與後部。有利地,可在250℃之一溫度下執行照射達少於30秒或少於10秒之一持續時間。
使用一膏狀物形成電池金屬接觸,例如,藉由使用印刷製程。以上描述之退火製程可用以固化金屬膏狀物及/或改良金屬接點之傳導率。替代地,照射之退火可在於比用以固化膏狀物之溫度高的一溫度下固化金屬膏狀物後執行,且亦可用以改良金屬接點之傳導率。
現參看第3圖,展示一帶式爐傳送帶300,其使用LED光源302執行在第2圖概括之方法。該設備包含輸送異質接面太陽能電池306之一傳送帶304。設備300可為較大太陽能電池製造線之部分,且經佈置以執行製造之最後階段以改良電池之效能。該設備包括一預加熱區段308、一照射/退火區段310、一冷卻元件314。預加熱區段308包含紅外線燈316,其允許將太陽能電池306之溫度增加至高於100℃之一溫度。照射/退火區段310中之LED燈302提供具有至少2 kW/m2之一強度的光,該光由太陽能電池306吸收且在太陽能電池306中產生電子-電洞對。LED燈302之功率可依據具體製程要求來調諧。以一類似方式,由電池在照射/退火區段310中花費之時間可藉由控制傳送帶304來控制。通常,太陽能電池在照射/退火區段310中花少於一分鐘,且明確地少於5分鐘。冷卻元件314允許在退火期間以至少10℃/s之一冷卻速率有效地將該太陽能電池306自在200℃至300℃之範圍中的一溫度冷卻至低至少50℃之一溫度。
可用以執行該製程的商業製造直列式工具之實例使用電子控制式扇,作為冷卻元件314。在照射/退火區段310中之總體溫度分佈與在紅外線燈316、LED燈302與冷卻元件314之間的相互作用直接有關。
第3圖之設備300允許使用諸如LED之低成本光源對異質接面太陽能電池之直列式處理。可使用替代處理設備來執行使用雷射光源之方法。替代設備亦可不直列式配置,且藉由使每一個別電池至照射級(例如,使用機器人臂)、使用雷射照射電池及自照射級移除電池(可能藉由使用同一機器人臂)來處理太陽能電池一次。在此實例中,可使用經壓縮空氣之流來提供有效冷卻。
熟習此項技術者將瞭解,亦可預見到設備之其他替代配置。
在第2圖中概括之方法允許改良n型異質接面太陽能電池之若干參數,包括串聯電阻、表面鈍化及/或開路電壓。
第4圖展示在處理(a)前及後的個別電池之密度-電壓特性。插圖展示面積正規化之RS的改變。框曲線描繪效率(b)、開路電壓(c)及填充因數(d)之改變。
用以量測在第4圖中展示之資料的電池係在工業環境中製造且具有根據第1圖之一結構。重要地,該等電池為雙面的,156 mm × 156 mm,具有5條匯流排。
在多功能製程前及後使用Wavelabs Sinus 220進行一個太陽電流-電壓(I-V)量測。在後電池製程前及後,使用BT成像LIS-R3發光成像工具獲得光致發光(photoluminescence;PL)影像。使用同一工具產生串聯電阻映射。使用Suns-VOC方法計算面積正規化之串聯電阻,藉此在Suns-VOC與1太陽I-V資料之間比較最大功率點電壓。
在製造後,工業電池立即經歷根據本發明之實施例的一製程。表1顯示關於平均光伏效能值之製程。展示效率提高0.7%絕對值;如在第4(b)圖之有缺口的框曲線中展示。 表 1.
在處理前及後的工業電池之平均光伏特性
觀測不到短路電流密度(JSC)之統計上顯著改變,且假定效率增強與VOC及填充因數(Fill Factor;FF)兩者之改變有關。
現參看第5圖,展示在處理(a)前及(b)後的工業電池之開路PL影像。使用0.5個太陽之照射強度來拍攝影像。
觀測到PL計數之顯著增加,此與VOC之增加匹配。此影像提供增大之電壓與跨電池之空間均勻改良有關的證據。此增加之PL強度及暗示之VOC可能由表面鈍化之改良引起。對異質接面前驅物使用期限結構執行之相同製程指示按因數2提高暗飽和電流密度,從而確認表面鈍化之改良。
一顯著改良亦見於FF中。如在第4(a)圖中展示,對於最改良之電池,該製程將面積正規化之串聯電阻(RS)自0.79 Ω·cm2減小至0.37 Ω·cm2。
現參看第6圖,展示在執行該方法前(a)及後(b)的工業電池之串聯電阻映射。第6(c)圖展示顯示在處理後的RS之百分比改變之一影像。第6(d)圖為自(a)及(b)提取之直方圖,描繪RS之空間變化。
關於電阻之空間資訊展示在執行退火製程後之較暗圖,其指示RS之減小。第6(c)圖顯示跨電池的RS之相對百分比改變。在此圖形中之暗區域指示RS之減小。此展示RS在指之間及在匯流排處皆減小。然而,在電池之中間存在一區域,在該區域,RS未改變或可甚至已增大。RS之空間方差之改變描繪於第6(d)圖中之直方圖中。根據該直方圖,該製程不僅引起峰值RS之減小,其亦顯著地減小RS之空間方差。在RS > 1.00 Ω·cm2下在接收時電池中看到之第二峰值在執行該製程後消失。
第7圖及第8圖展示當執行用以獲得在第4圖至第6圖中展示之量測結果的電池之經照射退火製程時使用之溫度分佈。
第7圖中之分佈清晰地指示在電池之溫度超過200℃之狀況中達成改良。第7(a)圖展示使用具有第一溫度設定(200℃)之一雷射源的30秒照射之退火製程之電池溫度分佈,且第7(b)圖展示使用具有第二溫度設定(250℃)之一雷射源的10秒照射之退火製程之電池溫度分佈。用以照射電池之雷射強度大致為100個太陽或100 kW/m2。
在兩個情況中,與在文獻中報告之情況大不相同,藉由明確高於200℃臨限值之電池溫度獲得改良之效能。超過10℃/s之加熱速率由電池在照射週期之開頭經歷到。
第8圖展示在使用第2圖之方法處理前及後針對兩個不同批次太陽能電池之效率比較。可看出,儘管有兩個類型之電池之不同初始效率,但在此溫度狀況中之處理有效地改良電池效能。使用第2圖之方法獲得的效能之改良對於兩個批次之電池係相當的,且跨同一批次之電池一致。
第9圖及第10圖展示使用基於雷射之設備及基於LED之設備(第9圖及第10圖之四個曲線中的最後量測點集合)的使用第2圖之方法之不同實施例處理的工業n型矽太陽能電池之電量測結果。此等結果指示對於在200℃至300℃之範圍中的多種熱條件,達成增大之填充因數及VOC
