本申請案主張2015年1月16日提交的美國臨時申請第62/104,285號的優先權。上述申請案的全部教示是以引用之方式併入本文。
本發明係關於一種使用於真空壓力控制系統中的徑向密封蝶形閥。
蝶形閥普遍使用於真空壓力控制系統中,諸如半導體製造系統中所採用的那些真空壓力控制系統。蝶形閥,或「瓣閥」,通常包含同軸地設置於閥殼體的通道內的薄擋板。該擋板藉由橫跨該通道側向延伸之可旋轉閥軸而緊固至閥總成。閥軸的旋轉控制擋板相關於閥殼體之位置。
蝶形閥能夠提供優良的控制效能及藉由各種方法以在閉合位置附近之密封。最普遍而言,徑向密封O型環係應用於擋板中。在此情況下,當閥靠近閉合位置時,O型環係徑向地壓縮。O型環由彈性體材料製成,以允許O型環在受壓縮時略微變形,但具有足夠彈性以防止O型環在未經受壓縮時永久變形。O型環使蝶形閥的正真空密封成為可能。
然而,將O型環作為密封機構使用具有若干缺點,尤其對用於真空壓力控制系統的閥而言。當密封時,O型環經受高數值的剪力, 且因而該等O型環迅速降解。此外,在生產製程期間所使用的特殊氣體可與O型環的彈性體材料反應,或以其他方式影響該彈性體材料。一些生產製程產生高溫及/或壓力,這種高溫及/或壓力可進一步降解該彈性體材料。
因而,須頻繁更換O型環。除了頻繁更換之不便性以外,頻繁更換O型環尚具有其它缺點,例如,操縱及安裝O型環可將諸如皮膚油、棉絨或來自塑料手套的塑化劑之污染物引入至其它的清潔系統中。
該閥總成設計有徑向密封機構,該徑向密封機構能夠提供真空隔離且克服O型環利用中的若干缺點。該密封機構可由薄金屬來構造,該薄金屬提供附加耐久性且對維護之要求更少。
一種閥總成可包含閥殼體,該閥殼體界定通道。佈置於該通道內的瓣閥可耦接至可旋轉閥軸。可將撓性壁控制在至少兩個位置上,該撓性壁沿該閥殼體的相對邊緣而密封。第一位置抵靠該瓣閥而密封,且第二位置釋放該瓣閥,允許該閥之就緒移動。
一種操作閥總成的方法可包含:於閥殼體內提供瓣閥,將該瓣閥移動至閉合位置,以及當該瓣閥處於閉合位置時抵靠該瓣閥來移動撓性壁。該撓性壁可沿閥殼體的相對邊緣經密封。
可將閥總成的撓性壁控制在第一位置與第二位置之間的一系列位置上,提供可變滲漏。撓性壁可在相對邊緣之間為U字形。撓性壁的一個相對邊緣可相對於第二相對邊緣徑向位移。當撓性壁處於第一位置時,可提供真空隔離。該閥總成可包含致動器臂陣列以在複數個位置之間控制撓性壁。致動器臂可圍繞設置於閥殼體內的支點來樞轉。致動器可響 應於氣動致動器、彈簧或以上兩者來樞轉。替代而言,可藉由氣動致動器、其他壓力調節致動器或電磁致動器來在複數個位置之間控制撓性壁。該閥總成可進一步包含彈性體材料,該彈性體材料可位於瓣閥周長上、塗覆至撓性壁的徑向內周長上,或以上兩者。

以下為本發明之示例性實施例的說明。
圖1A至圖1C中例示瓣閥55相對於閥殼體25的移動。在圖1A中,展示大致開啟位置之瓣閥55。瓣閥旋轉於閥孔60內。圖1B例示處於完全開啟位置的瓣閥55。沿瓣閥55的圓周可見彈性體材料20。圖1C例示處於完全閉合位置的瓣閥55。
圖2中展示具有閥殼體25a、25b的閥總成100,其中閥孔60界定通道。閥孔60內為耦接至可旋轉閥軸15的閉合瓣閥55,該閥軸橫跨閥孔60延伸。瓣閥55包括彈性體材料20的薄層,該薄層圍繞該瓣閥的圓周。閥殼體25內為撓性壁50,該撓性壁密封於閥殼體25的相對邊緣70、75處。撓性壁50的幾何形狀為U字形。閥殼體25內為致動機構,該致動機構包含致動器臂40,該致動器臂圍繞支點45、氣送管30以及彈簧35而旋轉。致動器臂40的第一端部位於氣送管30與彈簧35之間。致動器臂40的第二端部與撓性壁50鄰接且觸碰撓性壁50。理想而言,多個致動機構位於殼體內,該等致動機構在沿閥孔60圓周的若干點處提供撓性壁50之致動。
圖3及圖5中展示閥總成100的橫截面視圖,其中瓣閥55處於閉合位置。撓性壁50可由能夠彎曲的薄金屬來構造,諸如不銹鋼。在此實施例中,撓性壁50的U字形幾何形狀容許該壁向內朝瓣閥55彎曲。在此位置上,撓性壁中的環應力經最小化。此舉允許撓性壁在不損害疲勞壽命的情況下具有顯著的彎曲。撓性壁提供徑向運動能力,同時維持理想真空空腔。
圖4及圖6中展示閥總成100的橫截面視圖,其中瓣閥55處於開啟位置。在此位置上,金屬壁自瓣閥55向外彎曲且允許閥的就緒移動。致動器臂50所需之用於引起撓性壁50彎曲的移動可為微妙的(如圖3至圖6中所描繪)或可更明顯(未展示)。
圖7中展示無閥殼體25的撓性壁50。可見相對邊緣70、75。相對邊緣70形成撓性壁50的相關於閥殼體25a而處於內部的表面。相對邊緣75形成面朝瓣閥55之表面。
可如下操作徑向密封機構的致動。致動機構所存在之閥殼體內的區域可處於大氣壓力下或除大氣壓力以外之可控壓力下。假定該區域暴露於大氣壓力中,則圍繞閥孔60圓周按規律設置的致動器臂陣列40在撓性壁50的大氣側上傳送力,以向撓性壁50提供壓縮力。此類傳送力係藉由彈簧35來提供,該彈簧向致動器臂40的第一端部施加負載。氣送管30向彈簧力提供反作用力。在此實施例中,彈簧力將引起閥以密封,且氣動力將引起閥以解封。替代佈置係可能的。例如,可交換氣送管與彈簧的位置。此外,在二者之任一佈置下,氣動力可引起閥以密封,同時彈簧力引起閥以解封。在又一替代實施例中,可僅通過彈簧力或僅通過氣動力來達成施加於撓性壁的力。可藉由除氣送管30以外之其他類型的氣動致動器來提供氣動力。例如,可單獨或組合地使用氣壓缸、氣動馬達或其他氣動裝置。替代實施例可包括其他壓力調節裝置以在複數個位置之間控制撓性壁,該等其他壓力調節裝置諸如液壓致動器或諸如螺線管的機電裝置。
儘管閥總成100中所例示的實施例包括圍繞瓣閥55圓周而設置的彈性體材料20,但替代實施例為可能的。例如,可將彈性體材料應 用於撓性金屬壁的內圓周、應用於撓性金屬壁及瓣閥,或根本不應用。此外,閥總成100中所例示的實施例可與其他密封機構組合,該等其他密封機構諸如美國專利第6,439,255號中所展示的動力圓周密封,該專利經轉讓給本揭示案之受讓人。
在替代實施例中,可將撓性壁控制在第一位置與第二位置之間的一系列位置上,該第一位置抵靠瓣閥而密封,如圖3及圖5中所描繪,該第二位置允許閥之就緒移動,如圖4及圖6中所描繪。可調節用於氣動致動器的壓力,以便達成接近於零之可控制的可變滲漏。
閥總成100之製造可涉及一製程,在該製程中,首先將撓性壁50焊接至內表面上的閥殼體25(外部徑向邊緣70,如圖2中所展示),繼之以安裝致動機構,繼之以再將撓性壁50焊接至閥殼體25之面朝瓣閥55的表面(內部徑向邊緣75,如圖2中所展示)。
雖然已參考本發明的示例性實施例詳細地展示及描述此發明,但熟習此項技術者將瞭解的是,在不脫離藉由隨附申請專利範圍所包含的本發明之範疇的情況下,可對此等實施例中之形式及細節作出各種改變。

Claims (26)

  1. 一種閥總成,其包含:一閥殼體,該閥殼體界定一通道;一瓣閥,其佈置於該通道內且耦接至一可旋轉閥軸;一撓性壁,其沿該殼體的相對邊緣而密封,可將該撓性壁控制在至少兩個位置上,包括一第一位置以及一第二位置,其中該第一位置抵靠該瓣閥而密封,且該第二位置釋放該瓣閥以允許該閥之就緒移動。
  2. 如申請專利範圍第1項之閥總成,其中可將該撓性壁控制在該第一位置與該第二位置之間的一系列位置上,以提供可變滲漏。
