Abstract
本發明提供太陽電池裝置與其製作方法。太陽能電池的製作方法包括:形成光伏子結構,其包含基板、背電極層、吸光層、與緩衝層;另外形成透明蓋,其包含透明層,與電漿子奈米結構層以接觸透明層;以及將透明蓋黏附於光伏子結構之頂部上。電漿子奈米結構層可包含金屬奈米粒子。
Description
本發明係關於光伏太陽能電池與太陽能模組,更特別關於用於太陽能模組之透明蓋與其製作方法。
太陽能電池係由太陽能直接產生電流的電子裝置。藉由個別的內連線結構連接多個太陽能電池,可形成太陽能模組。多個模組可連接成陣列。
太陽能電池裝置包括保護蓋於太陽能電池上。光穿過保護蓋後到達下方的太陽能電池,且經光電效應轉換成電流。保護蓋的光穿透率影響太陽能電池裝置的效率。舉例來說,太陽能電池產生的電量取決於穿過保護蓋並到達太陽能電池之吸光層的光量。此外,穿透的光徑長度決定光將穿過吸光層的距離。
上述保護蓋之反射與吸收等性質會造成光損失,即降低到達太陽能電池(特別是吸光層)的光量。舉例來說,玻璃保護蓋層之氣體/玻璃界面對一般入射光的反射率約介於4%至5%之間。保護蓋的光損失最終會降低太陽能電池效率。

在說明書中,相對用語如「較下方」、「較上方」、「水平」、「垂直」、「位於...上」、「位於...下」、「上方」、「下方」、「頂部」、及「底部」或其延伸用語如「下方地」、「上方地」等等,係對應說明中或圖示中的方向。這些相對用語僅是為了描述方便而非限定實施例至任何特定方向。關於接合、耦接、或類似用語,比如「連接」與「內連線」,指的是固定結構或彼此直接(或以中間結構間接)接合的關係,以及可移動的或固定的接合關係,除非以其他方式明確描述。
本發明提供改良的光伏太陽能電池裝置,與製作裝置及子結構的方法。特別的是本發明改良透明蓋之光捕獲性,以增進太陽能電池之模組效率。下述用語「透明」指的是入射光在撞擊材質表面時,全部、實質上全部、或部份的入射光可穿過材質。
下述透明蓋具有改良的光學性質,利用侷域表面電漿共振(LSPR)引發前向光散射及增加穿過透明蓋之入射光的光徑長度。改良的光學性質可增加穿過透明蓋後到達太陽能
電池之吸光層的光量,增加光穿過吸光層之光徑,並改良裝置的整體效率。此外,透明蓋可整合至太陽能電池或太陽能模組而不損傷太陽能電池子結構。
本發明用以製作太陽能電池與太陽能模組裝置的
方法將概述如第1圖所示。這些方法與其形成之結構將詳述於附圖中。如第1圖所示,步驟100形成光伏子結構,而步驟200形成透明蓋。
在某些實施例中,光伏子結構的形成方法可為沉
積背電極層、吸光層、與緩衝層於基板上。如第2A圖所示,步驟110可提供基板。在步驟120中,可沉積背電極層。在步驟130中,可沉積吸光層。在步驟140中,可沉積緩衝層。在某些實施例中,光伏子結構亦可包含前電極層如透明導電氧化物(TCO),其沉積於步驟150中。在某些實施例中,光伏子結構可進行額外步驟400,以完成裝置並將太陽能電池連接至另一太陽能電池,進而形成太陽能模組。舉例來說,額外製程可包括形成前電極層於緩衝層上、切割內連線線路、以及連接太陽能電池。在某些實施例中,可連接多個太陽能電池以形成一或多個太陽能模組。
第3A與3B圖係某些實施例中,光伏子結構30的剖
視圖。如第3A圖所示,背電極層32可沉積於基板31上,且沉積方法可為濺鍍。在某些實施例中,基板31可包含任何適用材料,比如玻璃如鈉鈣玻璃或無鈉(高應力點)玻璃、可撓金屬箔、或高分子如聚亞醯胺、聚對苯二甲酸乙二酯(PET)、或聚萘二甲酸乙二酯(PEN)。背電極層32可包含任何適用導電材料,比
如金屬或金屬前驅物。在某些實施例中,背電極層32可包含鉬、鉑、金、銀、鎳、或銅。舉例來說,某些實施例之背電極層層為鉬,其上可形成CIGS吸光層。在另一實施例中,背電極層層為銅或鎳,其上可形成CdTe吸光層。在某些實施例中,背電極層32之厚度可為奈米級數或微米級數,比如介於約100nm至約20μm之間。在第3B圖所示的某些實施例中,薄膜太陽能電池的光伏子結構30具有金屬箔基板,其可作為基板31與背電極層32。在此實施例中,可省略背電極層32的使用。由於金屬箔基板亦可作為背電極層32,因此提供金屬箔基板之步驟110後可省略步驟120。
吸光層33可沉積於背電極層32上。在某些實施例
中,吸光材料可為p型半導體如CIGS、CdTe、CuInSe2(CIS)、CuGaSe2(CGS)、Cu(In,Ga)(Se,S)2(CIGSS)、或非晶矽。緩衝層34可沉積於吸光層33上。在某些實施例中,緩衝層可包含n型半導體如硫化鎘、硫化鋅、硒化鋅、硫化銦(III)、硒化銦、或Zn1-xMgxO如氧化鋅。
緩衝層34係形成於吸光層33上。在某些實施例
中,緩衝層可為硫化鎘、硫化鋅、硒化鋅、硫化銦、硒化銦、或Zn1-xMgxO如氧化鋅。在某些實施例中,緩衝層34亦可採用其他合適材料。緩衝層34之厚度可為奈米級數,比如介於約5nm至約100nm之間。
緩衝層34的形成方法可為合適製程如濺鍍或化學
氣相沉積。舉例來說,某些實施例之緩衝層34為硫化鎘、硫化鋅、或硫化鎘與氧化鋅的混合物,其沉積方法為溶液中的水熱
反應或化學學浴沉積(CBD)。舉例來說,在某些實施例中,緩衝層34為形成於CIGS的吸光層33上的硫化鋅薄膜,且此緩衝層34可形成於80℃之硫酸鋅、氨水、與硫脲的水溶液中。在某些實施例中,適用的水溶液包含0.16M之硫酸鋅、7.5M之氨水、與0.6M之硫脲。
前電極層35可沉積於緩衝層34上。在某些實施例
中,前電極層35可包含適用的前電極層材料如金屬氧化物(氧化銦)或掺雜的金屬氧化物(如掺雜硼的氧化鋅)。
適用於前電極層35的材料包含但不限於透明導電
氧化物,比如銦錫氧化物(ITO)、掺雜氟的氧化錫(FTO)、掺雜鋁的氧化鋅(AZO)、掺雜鎵的氧化鋅(GZO)、共掺雜鋁與鎵的氧化鋅(AGZO)、掺雜硼的氧化鋅(BZO)、或上述之組合。適用於前電極層35的材料亦可為複合材料,其包含至少一透明導電氧化物(TCO)與另一導電材料,其不會明顯降低前電極層35之電性或透光度。在某些實施例中,前電極層35之厚度可為奈米級數或微米級數,比如介於約0.3nm至約2.5μm之間。
在某些實施例中,分開形成透明蓋50與光伏子結
構30。透明蓋50包含透明層55與電漿子奈米結構層57。此處用語「透明層」指的是用以形成透明蓋50之透明材料層。透明層55可包含任合適用的透明材料如玻璃或高分子。電漿子奈米結構層57可引發電漿子效應於透明蓋50中。特別是包圍電漿子奈米結構層57之傳導自由電子,其同調集體振盪導致LSPR。當入射光頻率符合LSPR之激發頻率時,透明蓋50將提供強大的前向光散射,可改善入射光的透光度,同時,電漿子奈米結構
57可增加穿過透明蓋50的光徑長度。
藉由調整電漿子奈米結構層57之材料、尺寸、形
狀、與局部介電環境,可增進透明蓋50的光學性質。在某些實施例中,電漿子奈米結構層57可包含金屬如金、銀、鉑、鋁、銅、或上述之組合。在某些實施例中,電漿子奈米結構層57可包含電漿子金屬氧化物如氧化鋁。奈米粒子亦可具有多種形狀,比如實質上球體、棒狀、三角形。奈米粒子亦可為實質上非晶相。用於電漿子奈米結構層57的奈米粒子其形態可為奈米管、奈米板、奈米棒、奈米粒子、奈米片、任何其他形狀、或上述之組合。

電漿子奈米結構層57接觸透明層55。此處所述的
用語「接觸」以透明層55為例,指的是位於透明層55之上、位於透明層55之中、或其他鄰接透明層55的方式,包含任何塗層或其他處理施加至透明層55之上或之中。第4至6圖係某些實施例中,電漿子奈米結構層57的多種位置。如第4圖所示的某些實施例中,電漿子奈米結構層57位於透明層55的頂部上。在第5圖所示的其他實施例中,電漿子奈米結構層57位於透明層55下。在第6圖所示的其他實施例中,電漿子奈米結構層57位於透明層55中。
在某些實施例中,電漿子奈米結構層57包括多個
電漿子奈米結構層57a、57b、與類似物。多個電漿子奈米結構層57可為連續結構,或以任何位置之組合相隔。舉例來說,透明層55可夾設於電漿子奈米結構層57a與57b之間,如第7圖所示。在另一實施例中,電漿子奈米結構層57a可位於透明層55的頂部上,而另一電漿子奈米結構層57b可位於透明層55中,如第8圖所示。其他實施例可包含三層或更多層的電漿子奈米結構層57。
在某些實施例中,透明蓋50亦可包含抗反射塗層
56。抗反射塗層56之材料可降低入射光之反射率,比如二氧化
矽(SiO2)。抗反射塗層56進一步增加電漿子奈米結構層57的優勢。當抗反射塗層降低反射光量以降低光損失時,電漿子奈米結構層57可提供有效的前向散射光於透明蓋50下(或穿過透明蓋50)。電漿子奈米結構57亦可與透明層55上的抗反射塗層56整合。在某些實施例中,電漿子奈米結構層57可位於抗反射層56之頂部上,如第9圖所示。在其他實施例中,電漿子奈米結構層57可位於抗反射塗層56下,比如位於抗反射塗層56與透明層55下(如第10圖所示),或位於抗反射塗層56與透明層55之間(如第11圖所示)。在其他實施例中,電漿子奈米結構層57可位於抗反射塗層56中,如第12圖所示。
在某些實施例中,透明蓋50之形成方法為整合至
少一電漿子奈米結構層57與透明層55。在第2B圖的步驟210中,可提供透明層。在步驟220中,可沉積電漿子奈米結構層以接觸透明層。在某些實施例中,電漿子奈米結構層之沉積方法可為物理沉積法如濺鍍或熱蒸鍍、濕式製程如網印、或其他沉積技術如化學氣相沉積(CVD)或原子層沉積(ALD)。
在多種實施例中,包含電漿子奈米結構層57之透
明蓋50的形成方法可為熱退火金屬化層如金、銀、鋁、銅、或類似物之奈米粒子,其厚度為大於或等於約1nm、大於或等於約5nm、大於或等於約15nm、或大於或等於約30nm。在其他實施例中,金屬化層之厚度為小於或等於約50nm、小於或等於約30nm、小於或等於約25nm、或小於或等於約20nm。在其他實施例中,厚度範圍為前述兩種範圍邊界的組合。舉例來說,厚度可介於約1nm至約30nm之間。在第2C圖的步驟210中,可提
供透明層。在步驟230中,可沉積金屬化層以接觸透明層。在某些實施例中,金屬化層的沉積方法為濺鍍、熱蒸鍍、化學氣相沉積(CVD)、原子層沉積(ALD)、或類似方法。在步驟240中,熱退火包含金屬化層與透明層之透明蓋。在某些實施例中,熱退火透明蓋的溫度可為大於或等於約200℃、大於或等於約250℃、大於或等於約300℃、大於或等於約350℃、大於或等於約400℃、或大於或等於約450℃。在其他實施例中,熱退火透明蓋的溫度可為小於或等於約500℃、小於或等於約450℃、小於或等於約400℃、小於或等於約300℃、或小於或等於約250℃。
在其他實施例中,熱退火溫度可為前述溫度範圍的組合。舉例來說,熱退火溫度可介於約200℃至500℃之間、200℃至250℃之間、250℃至300℃之間、250℃至500℃之間、或300℃至450℃之間。在此處的用語「約」指的是溫度與特定值之間可具有些微差異。舉例來說,此差異可為正負1℃、正負5℃、或正負10℃。
在某些實施例中,熱退火溫度取決於電漿子奈米
結構層的材料。舉例來說,銅的熱退火溫度為約400℃,銀的熱退火溫度為約250℃,金的熱退火溫度為約300℃,且鋁的熱退火溫度為約200至250℃。
在某些實施例中,熱退火透明蓋的時間為大於或
等於約15分鐘、大於或等於約20分鐘、大於或等於約25分鐘、大於或等於約30分鐘、或大於或等於約45分鐘。在其他實施例中,熱退火透明蓋的時間為小於或等於約1小時、小於或等於約50分鐘、小於或等於約45分鐘、小於或等於約30分鐘、或小
於或等於約20分鐘。在其他實施例中,熱退火時間範圍可為前述範圍邊界值的組合。在此處的用語「約」指的是時間與特定值之間可具有些微差異。舉例來說,此差異可為正負1分鐘或正負5分鐘。在某些實施例中,熱退火透明蓋之步驟可於大氣下進行。在某些實施例中,熱退火製程可操作於特定氣體下,比如氬氣、氮氣、或類似氣體。
在某些實施例中,接著對透明蓋進行額外製程操
作,以提供額外結構或特性。舉例來說,額外製程可包含施加抗反射塗膜至透明層。施加抗反射塗層的步驟可在沉積電漿子奈米結構層的步驟之前、之後、或同時。
在某些實施例中,形成透明蓋的步驟200均操作於
產線中(in-line)。舉例來說,步驟200可操作於單一腔室中,其用以提供透明層之步驟210及沉積電漿子奈米結構層之步驟220均操作於產線中。在多種實施例中,形成透明蓋之步驟200可進行於單一腔室中,此腔室可用以操作下述步驟於產線中:提供透明層之步驟210、沉積金屬化層之步驟230、與熱退火透明層及金屬化層之步驟240於產線中。
在某些實施例中,形成透明蓋50之步驟與製作光伏子結構30之製程是分開的。當溫度大於或等於約80℃,即熱損傷光伏子結構30之吸光層33、緩衝層34、及/或前電極層35。分開形成透明蓋50與光伏子結構30,可讓太陽能電池裝置具有透明蓋50的光學優點,但不會因熱效應損失光伏子結構30的電性。舉例來說,熱退火透明蓋50的溫度可為大於或等於約200℃、大於或等於約250℃、大於或等於約300℃、大於或等於約
400℃,但上述熱退火溫度不會損傷光伏子結構30,因為形成透明蓋50之步驟與製作光伏子結構30之製程是分開的。
在第1圖之步驟300中,將透明蓋黏附於光伏子結
構的頂部上。此處的用語「黏附」指的是貼合結構,包含固定或可動的貼合。透明蓋可保護其下的光伏子結構,並增加到達光伏子結構之主動層的光之透光度。
在第2D圖所示的步驟310中,可施加黏著劑至光伏
子結構上。在某些實施例中,黏著劑為黏著膜,比如透明黏著膜。黏著膜包含適用的透明與黏性材料,比如樹脂與高分子。
舉例來說,黏著膜可包含乙烯-醋酸乙烯酯共聚物(EVA)、乙烯-丙烯酸甲酯共聚物、乙烯-丙烯酸乙酯共聚物、聚醯胺樹脂、丁醛樹脂、或聚氨酯樹脂。在步驟320中,將透明蓋置於光伏子結構與黏著劑上。
在第13圖所示的某些實施例中,連接多個光伏子
結構(或太陽能電池)30以形成太陽能模組75,而透明蓋50係黏附於太陽能模組75的頂部上。在第14圖所示的某些實施例中,連接多個太陽能模組75以形成太陽能面板95,而透明蓋50係黏附於太陽能面板95的頂部上。
實施例
習知保護蓋C00為玻璃。為了進行比較,本發明根
據上述方法形成透明蓋C01。銅奈米粒子薄膜係沉積於正面玻璃上,並位於正面玻璃與抗反射塗層之間。銅奈米粒子薄膜之厚度介於約5nm至10nm之間。接著以350℃熱退火透明蓋C0130分鐘,並量測保護蓋C00與透明蓋C01之透光度。
第15圖顯示不同波長的光穿過保護蓋C00與透明
蓋C01的透光度。當光波長介於約450nm至950nm之間時,透明蓋C01之透光度高於保護蓋C00之透光度。透明蓋C01之最高透光度為約95%,而保護蓋C00之最高透光度為約92%。
綜上所述,前述方法與透明蓋可增加透明蓋的光
捕獲性,進而改良太陽能電池裝置的效率。透光蓋的透光度增加,可增加太陽能電池之吸光量,並利用透明蓋中的LSPR效應增加光穿過吸光層的光徑,以明顯改善每一太陽能電池的光捕獲性。此外,上述方法與裝置藉由改良透明蓋中的光學性質使太陽能電池效率最大化,且不會劣化光伏子結構之電性。
上述透明蓋具有改良的光學性質,利用侷域表面
電漿共振(LSPR)引發前向光散射及增加穿過透明蓋之入射光的光徑長度。改良的光學性質可增加穿過透明蓋後到達太陽能電池之吸光層的光量,並增進裝置效率。此外,透明蓋可整合至太陽能電池或太陽能模組而不劣化光伏子結構。
雖然上述內容已揭露特定實施例,但本發明之結
構與方法可應用於多種太陽能電池如CIGS與其他黃銅礦為主的太陽能電池,比如具有p-n接面之CdTe、p-i-n結構、MIS結構、或多重接面的CIS、CGS、CIGSS、或非晶矽薄膜。
在某些實施例中,太陽能電池的製作方法包括:
提供基板,沉積背電極層、吸光層、與緩衝層於基板上,以形成光伏子結構;另外形成透明蓋,且透明蓋包括:透明層;以及電漿子奈米結構層,接觸透明層;以及將透明蓋黏附於光伏子結構的頂部上。
在某些實施例中,透明蓋更包括抗反射塗層。
在某些實施例中,光伏子結構更包括透明導電氧
化物層於緩衝層與透明蓋之間。
在某些實施例中,將透明蓋黏附於光伏子結構的
頂部上之步驟包括:沉積黏著膜於光伏子結構上;以及將透明蓋置於黏著膜上。
在某些實施例中,黏著膜包含高分子或樹脂。
在某些實施例中,形成透明蓋之步驟包括:沉積
電漿子奈米結構層以接觸透明層。
在某些實施例中,形成透明蓋之步驟包括:沉積
金屬化層以接觸透明層;以及熱退火金屬化層與透明層。
在某些實施例中,金屬化層為金、銀、鋁、銅、
或類似物,而熱退火金屬化層與透明層之溫度介於約200℃至約500℃之間,以形成具有電漿子奈米結構層的透明蓋。

Claims (10)
- 一種太陽能電池的製作方法,包括:沉積一背電極層、一吸光層、與一緩衝層於一基板上,以形成一光伏子結構;以及另外形成一透明蓋,且該透明蓋包括:一透明層;一電漿子奈米結構層,接觸該透明層;以及將該透明蓋黏附於該光伏子結構的頂部上。
- 如申請專利範圍第1項所述之太陽能電池的製作方法,其中形成該透明蓋之步驟包括:沉積一金屬化層以接觸該透明層;以及熱退火該金屬化層與該透明層,以形成該電漿子奈米結構層,其中熱退火該金屬化層與該透明層之溫度介於約200℃至約500℃之間。
- 如申請專利範圍第1項所述之太陽能電池的製作方法,該些沉積、形成、與黏附步驟均操作於一產線中。
