Description
70 15 20 25 30 s1s Us' Föreliggande uppfinning hänför sig således till en metod för' att förbättra selektiviteten i ett avstämbart vágledarfilter, såsom ett kopplarfilter, innefattande två vågledare, och ut- märkes av, att den ena av vågledarna är en semiaktiv vägleda- re och av att en ökad absorption av laddningsbärare som upp- kommer när ström injiceras i den semiaktiva vågledaren bring- as att i allt väsentligt kompenseras av förstärkning i vågle- daren genom att välja ett material i den semiaktiva vägleda- ren som ger en tillräckligt stor förstärkning.
Nedan beskrives uppfinningen närmare delvis i samband med ett på bifogade ritningar visade utföringsexempel, där > - figur 1 schematiskt visar ett kopplarfilter - figur 2 transmissionskurvor som funktion av frekvensen - figur 3 schematiskt visar förstärkning som funktion av bandgapsenergi.
Föreliggande uppfinning avser en metod för att förbättra selektiviteten i ett avstämbart vågledarfilter, såsom ett kopplarfilter, innefattande två vågledare 1, 2, se figur 1.
Figur 1 visar ett kopplarfilter. Emellertid kan uppfinningen tillämpas på andra avstämbara filter.
I figur 1 kommer ljuset exempelvis in vid E och leds först av den första vàgledarens 1 vàgledarlager betecknat A. Vid en viss frekvens kopplas ljuset över till den andra vågledarens 2 vàgledarlager betecknat B. Överkopplingen är beroende av ett gitter 3 med ett gitterlager D med en viss periodicitet.
Vàgledarna 1, 2 och gittret 3 omges av ett material betecknat C. Efter överkoppling lämnar ljuset kopplaren vid F. För att avstämma kopplaren till att överkoppla ljus av olika frekven- ström, ser injiceras laddningsbärare, d.v.s. i exempelvis vågledarlagret B. Härvid ändras brytningsindex i vågledarlag- ret B.

En ökad absorption av laddningsbärare som upp- kommer när ström injiceras i den semiaktiva vågledaren l;2 bringas enligt uppfinningen att i allt väsentligt kompenseras av förstärkning i vàgledaren l;2 genom att välja ett material i den semiaktiva vågledaren l;2 som ger en tillräckligt stor förstärkning.
Ström kan således injiceras genom strukturen i figur l och leds därvid genom både den första 1 eller den andra 2 vägle- daren. Härvid injiceras laddningsbärare i den semiaktiva våg- ledaren på grund av att denna utgör en p-n - övergång.
Enligt en mycket väsentlig utföringsform bringas den semiak- tiva vàgledaren l;2 att ha en bandgapsenergi som är nära fotonenergin för det ljus som skall filtreras. Detta illu- streras i figur 3.
I figur 3 visas schematiskt förstärkning g som funktion av bandgapsenergi Eg för en konstant laddningsbärartäthet. För- stärkningen blir högst när bandgapsenergin valts något lägre än den aktuella optiska fotonenergin EQ, såsom EA. För för- stärkarsektionen i en laser väljs därför normalt ett sådant material.
När förstärkning sker förbrukas laddningsbärare, vilket inte är önskvärt i en avstämningssektion.
För en avstämningssektion väljs därför normalt ett material med högre bandgapsenergi ET, så att förstärkningen blir för- sumbar. _ Vid tillämpning av uppfinningen vid ett semiaktivt kopplar- filter väljs ett vågledarmaterial så att bandgapsenergin Eg 2 ligger just över den aktuella fotonenergin. Härigenom kommer G:\Ansokn0 l \0l0O20se.tr.doc , 2001-10-22 10 15 20 25 30 35 s1à 476 optisk förstärkning genom stimulerad emission att ske i Viss' mån för den aktuella frekvensen med fotonenergi E0 när ladd- ningsbärare finns i materialet. Ett sådant material möjliggör att injicerade laddningsbärare orsakar både förstärkning och avstämning. Bandgapsenergin Eg väljs så att när laddningsbä- rare injiceras förstärkningen i allt väsentligt kompenserar för förluster av de fria laddningsbärare som ofrånkomligen uppstår när laddningsbärare injiceras.
Enligt en föredragen utföringsform väljs således en bandgaps- energi som är högre än nämnda fotonenergi.
För det fall filtret skall operera i ett vàglängdsområde kring Ä = 1.55 km kan omgivande material C vara InP. Härvid väljs In(L¶,Ga,AsP(p¶, som är gitteranpassat till InP som mate- rial för de båda vågledarna l, 2 och gittret 3. De två vågle- darna har olika material, d.v.s. olika X och Y i nämnda mate- rial, så att den ena vågledaren är semiaktiv medan den andra vågledaren inte är semiaktiv.
Vid nämnda våglängd kan exempelvis fotoluminiscensvåglängden väljas till Ä = 1.48 um för att önskad förlustkompensation skall erhållas. En sådan fotoluminiscensvåglängd och gitter-' konstant motsvarar att X = 38.6 och att Y = 83.2 i nämnda formel för den semiaktiva vågledaren.
Enligt ett föredraget utförande är X ungefär lika med 40% och att Y är lika med ungefär 80%.
I figur 2 visas transmissionskurvor för ett kopplarfilter som funktion av frekvensen f.
Kurvan betecknad A visar transmissionen hos en kopplarstruk- tur med förlusten 3/cm i både den undre och den övre vågleda- ren. Kopplaren är konstruerad för att släcka ut transmissio- G:\Ansok.n0 l \0 l 0O20se.tr.doc , 200 l -10-22 70 75 20 25 s1's 476 nen 1 THz från topptransmissionen, vilket också sker. Trans-' missionen har en halvvärdesbredd av 0.91 THz.
Kurvan betecknad B visar transmissionen hos samma kopplare när den avstämts till en högre frekvens. De injicerade ladd- ningsbärarna orsakar här förluster som ger 20/cm i förluster i den övre vågledaren. Detta försämrar selektiviteten, såsom framgår av figur 2. I detta fall är transmissionen 1 THz från toppen hela 12% av transmissionen vid toppen. Dessutom är transmissionens halvvärdesbredd 1.04 THz.
Kurvan betecknad C visar fallet när ett semiaktivt material enligt uppfinningen används i den övre vågledaren 2. Härvid kompenserar stimulerad emission för de ökande förlusterna, varvid selektiviteten bibehàlles vid avstämning, eftersom vàgledarna fortsätter att ha lika stora förluster.
Det är således uppenbart att föreliggande uppfinning löser det inledningsvis nämnda problemet.
Ovan har ett antal utföringsexempel angivits, liksom exempel på material. Det är dock uppenbart för fackmannen att denne är kapabel att välja andra materialkombinationer för att uppf nå den tekniska effekt som uppfinningen ger.
Föreliggande uppfinning skall därför inte anses begränsad till de ovan angivna utföringsformerna utan kan varieras inom dess av bifogade patentkrav angivna ram.

Claims (5)
1. l. Metod för att förbättra selektiviteten i ett avstämbart vágledarfilter, såsom ett kopplarfilter, innefattande två vågledare, k ä n n e t e c k n a d a v, att den ena av våg- (l;2) är en semiaktiv vågledare och av att en ökad absorption av laddningsbärare som uppkommer när ström injice- (l;2) bringas att i allt ledarna ras i den semiaktiva vågledaren väsentligt kompenseras av förstärkning i vågledaren genom att välja ett material i den semiaktiva vågledaren (l;2) som ger en tillräckligt stor förstärkning.
2. Metod enligt krav 1, k ä n n e t e c k n a d a V, att den semiaktiva vàgledaren (l;2) har en bandgapsenergi (Egg som är nära fotonenergin (E0) för det ljus som skall filtre- IEIS.
