Цель: увеличение быстродействия, степени интеграции, надежности и расширение температурного диапазона работы многокристаллического модуля. Многокристальный модуль содержит подложку, выполненную из полупроводникового материала, например, кремния, на поверхности которой установлены внутрение и внешние контактные площадки, соединенные между собой посредством металлизированных проводников, расположенных на соответствующих слоях металлизации, установлены кристаллы микросхем, выводы которых соединены с соответствующими внутренними контактными площадками, основание, крышку и внешние выводы.
