Abstract
Description
The invention relates to heat engineering and can be used in electronic equipment cooling systems. In particular, it refers to micro-scale cooling devices that provide a high rate of heat transfer during the flow of liquids in relatively small volumes. Such conditions are realized in microelectromechanical systems, integrated electrical circuits, laser-diode arrays, high-energy reflectors and other microdevices subject to short-term or long-term high thermal loads; in devices for temperature control in the aerospace industry; in microelectromechanical devices for biological and chemical research.
(Kabov O.A., Kuznetsov V.V., and Legros J.C., Heat transfer and film dynamic in shear-driven liquid film cooling system of microelectronic equipment // Proc. of 2nd International Conference on Microchannels and Minichannels, June 17-19, 2004, Rochester, Paper No. ICMM2004-2399, pp. 687-694, (Kabov O.A., Lyulin Yu.V., Marchuk I.V. and Zaitsev D.V., Locally heated shear-driven liquid films in microchannels and minichannels, Int. Journal of Heat and Fluid Flow, Vol. 28, p. 103-112, 2007). Расслоенный режим течения является неустойчивым и может переходить в кольцевой с ростом расхода жидкости (смотрите, например, Chinnov E. A., Ron’shin F. V., Kabov O. A. Two-Phase Flow Patterns in Short Horizontal Rectangular Microchannels, International Journal of Multiphase Flow, Vol. 80, pp. 57-68, 2016.). The search for new methods of significant intensification of heat transfer is one of the most urgent problems. The global task is to intensify heat transfer in order to achieve heat transfer coefficients of the order of 100-300 kW/m2K and more. An important unresolved problem is the removal of high and ultra-high heat fluxes (more than 1 kW per 1 square cm) from various electronic components. In the article (Kabov O.A., Kuznetsov V.V., and Legros J.C., Heat transfer and film dynamic in shear-driven liquid film cooling system of microelectronic equipment // Proc. of 2nd International Conference on Microchannels and Minichannels, June 17-19, 2004, Rochester , Paper No. ICMM2004-2399, pp. 687-694, 2004) proposed a technical solution in which the cooling of an electronic component is based on the movement of a liquid film under the action of a forced vapor or gas flow. One of the technical solutions is described in the article (Kabov O.A., Lyulin Yu.V., Marchuk I.V. and Zaitsev D.V., Locally heated shear-driven liquid films in microchannels and minichannels, Int. Journal of Heat and Fluid Flow, Vol. 28, p. 103-112, 2007). In this method, the cooling of the electronic component occurs due to the evaporation of a thin film of liquid moving under the action of a forced gas flow in the channel. The disadvantage of these technical solutions is the relatively small values of the critical heat flux, which can be in this cooling system at low liquid and gas flow rates. This fact is explained by the fact that the cooling of the electronic component occurs due to the evaporation of the liquid, which moves along the channel under the action of the gas flow. To remove a certain amount of heat that is constantly generated on an electronic component, it is necessary to evaporate a certain amount of liquid. The most optimal cooling system is the one in which Gevap/G=1, where G is the mass flow rate of the liquid at the channel inlet, kg/s, Gevap is the mass flow rate of the evaporating liquid, kg/s. In practice, this ratio can be significantly less than 1, because various forces act on the liquid film - surface, thermocapillary, inertial, etc., which lead to wave formation and non-uniform distribution of the liquid film over the channel cross section. The layered flow regime is unstable and can turn into an annular one with increasing fluid flow (see, for example, Chinnov E. A., Ron'shin F. V., Kabov O. A. Two-Phase Flow Patterns in Short Horizontal Rectangular Microchannels, International Journal of Multiphase Flow, Vol. 80, pp. 57-68, 2016).
(Milan Visaria and Issam Mudawar, Theoretical and experimental study of the effects of spray inclination on two-phase spray cooling and critical heat flux, International Journal of Heat and Mass Transfer, 51, (2008) 2398-2410) (Milan Visaria and Issam Mudawar, Theoretical and experimental study of the effects of spray inclination on two-phase spray cooling and critical heat flux, International Journal of Heat and Mass Transfer, 51, (2008) 2398-2410) uses spray directed at the heated element at a certain angle α (0 - 55 degrees), which is measured from the vertical. The advantage of such a system is that the slope of the spray allows you to significantly change the geometry and size of the irrigation spot. At the same time, it was shown that with increasing α, i.e. with the deviation of the nozzles from the vertical, the critical heat flux decreases noticeably, due to the formation of thicker liquid layers.
A known spray cooling system for semiconductor devices (patent US6205799B1, 2001, F25B39/04; F25D17/02; F25D9/00; H01L23/473; H05K7/20). A jet-type spray device sprays drops of coolant onto the semiconductor devices, where the liquid evaporates, cooling the devices. The present invention has the disadvantage that the ink jet printer head spray device is located directly over the entire surface to be cooled. In this arrangement, the overall and spatial dimensions of the system increase significantly, which does not allow changing the layout of the system from semiconductor devices and a sputtering device. Also, there is a decrease in the intensity of heat transfer when thick films of the coolant appear, the thickness of which is not controlled and not regulated. A significant disadvantage is the lack of forced removal of steam by non-condensable gas.
A cooling system for a semiconductor chip is known (application US 20020113142, 2001, B05C 001/00). The cooling system uses jet thermal sprayers to spray coolant onto the chip(s) in the spray chamber. The amount of liquid sprayed can be adjusted. The spray device in the form of a head of a thermal inkjet printer is located directly above the entire cooled surface. In this arrangement, the overall and spatial dimensions of the system increase significantly, which does not allow changing the layout of the system from semiconductor devices and a sputtering device. In this decision, it is noted that the regulation of the flow of liquid entering the cooling surface is carried out by creating a mist from this liquid in the entire volume of the cavity of the device. However, this scheme has a significant drawback - the volume of liquid that enters directly into the area requiring cooling is not controlled. It can be both critically insufficient due to fog settling on colder surfaces or as a result of its entrainment into the condenser, but it can also be too excessive as a result of overflows from neighboring surfaces. And thick films moving at low speeds drastically reduce the cooling efficiency. An important and significant disadvantage is also the absence of forced removal of steam by non-condensable gas.
The closest technical solution is a method for cooling electronic equipment using combined film and droplet liquid flows (RF patent No. 2649170, 2016, F28C 3/06). The objective of this invention is to increase the efficiency of cooling of electronic components highly stressed in terms of heat fluxes through the use of combined film and droplet liquid flows. The disadvantage of this technical solution is the relatively complex design of the system with two fluid inlets. The main part of the liquid (more than 50%) moves in the form of a thin layer (50–100 µm) along the substrate with electronic components due to friction against the pumped gas, which causes significant hydraulic resistance. This design feature does not allow the use of significant fluid flow rates in the system due to relatively low flow rates. In addition, as mentioned above, with an increase in the flow rate, the stratified flow regime becomes annular, and the system loses its efficiency. Restrictions on fluid flow automatically cause restrictions on critical heat fluxes for heat removal, since to remove 1 W of heat from an electronic component, a certain amount of liquid must be evaporated, which is determined by the heat of phase transition. For example, for water this value is 0.44 mg/s.
The objective of the claimed invention is to improve the efficiency of cooling of electronic components highly stressed by heat fluxes.
The problem is solved by the fact that in the method of cooling electronic equipment using combined flows of gas and microdroplets, based on the movement of a thin film of liquid due to the gas flow in the channel, in which the areas of the electronic component are irrigated with flows of liquid microdroplets using a sprayer located on one of the surfaces channel, and the expiration of liquid microdrops is carried out at an angle, according to the invention, the expiration of liquid microdrops is carried out in the direction of the gas or working liquid flow in the channel at an angle of 10 to 90 degrees, which is measured from the gas flow direction axis, the sprayer is a nozzle or a line of nozzles.
The electronic components are located in a channel along which a flow of non-condensable gas or vapor of the working fluid is established in the direction of the flow of microdroplets, which forms a thin film of liquid and intensifies heat transfer. The flow of non-condensable gas in this system solves several problems at once: 1) allows you to additionally control the flow of microdroplets and change the geometry and size of the irrigation spot; 2) carries away the formed vapor of the evaporating liquid; 3) moves the formed liquid film along the heating element, makes it thinner, washes the formed dry areas; 4) quickly transports the non-evaporated part of the liquid through the channel, prevents the channel from flooding, which would lead to a decrease in the intensity of heat transfer. In the general case, the role of gas can be played by the vapor of the working fluid. Then the system becomes a one-component, two-phase system.
In the proposed cooling system, all the liquid is immediately supplied in the form of microdroplets to the electronic component, without part of the liquid flowing over the channel surface in the form of a thin film, which reduces the hydraulic resistance and energy losses for pumping the coolant. Due to the required deviation of the nozzles from the axis of the gas flow direction and the optimal gas velocity, the liquid in the form of microdroplets is supplied more evenly to the electronic component, which makes it possible to realize relatively high liquid flow rates without a significant thickening of the liquid layer on the electronic component and without flooding the channel. This also solves the problem of exposure of downstream parts of electronic components in the case of cooling by a liquid film entrained by the gas flow. Nozzles of any design generate a certain range of droplets in diameter. The flow of non-condensable gas affects droplets of smaller mass more significantly and carries them further downstream, lengthening the cooling region. As a result, the proposed system makes it possible to regulate the cooling area in a wide range due to the gas velocity, nozzle inclination, and liquid flow rate. Those. the system can be used to cool a wide range of electronic components, and the intensity of heat transfer will be almost the same over the entire irrigated area, because. is determined mainly by the interaction of a single droplet with the surface. The flow of microdroplets can be generated by a single nozzle located across the channel, or by a line of nozzles. The system allows a line of nozzles to cool electronic components with a much longer length than the width of the spray, as the flow of non-condensable gas carries away microdroplets by a given value proportional to the gas flow rate. Thus, there is no need to place the sprayer directly over the entire area of the zone of the most intense heat release or any part of it. This major advantage allows the sprayer to be located in the most convenient position in terms of the overall layout. The presence of a sprayer in the form of just one nozzle or a line of nozzles greatly simplifies the system, i.e. The proposed system has a significant advantage over the classical pure spray system.
In FIG. 1 shows a diagram of the proposed cooling system, where:

(14).The method is carried out as follows. An electronic component (5) or several components are located on a substrate (6) which is placed in a mini-channel (7). In the case of insignificant heat release on the electronic component (chip) (5), only gas (1) is supplied to the channel. If the thermal load increases, then additional liquid (2) is supplied to the channel using a nozzle (3). Moreover, the expiration of liquid microdrops is carried out in the direction of the gas or working fluid flow in the channel at an angle of 10 to 90 degrees, which is measured from the axis of the gas flow direction. The nozzle (3) forms a flow of microdroplets (4), which, due to the force of inertia and under the action of the gas flow, irrigates the electronic component (5). In addition, in general, one or more cylindrical or flat nozzles arranged in a row can be used. The non-evaporated liquid together with the vapor-gas mixture (8) from the channel enters the condenser-separator (9), where the vapor is condensed and the gas and liquid are separated. The condenser-separator is cooled by the cooling system (10). From the condenser-separator (9), the gas enters the gas tank (11) and is then pumped by the gas pump (12). The liquid flows from the separator condenser (9) to the liquid reservoir (13) and is further pumped by the liquid pump (14).
It should be noted that this cooling system, with the appropriate design of the condenser-separator, can operate in microgravity, hypergravity and variable gravity, and in addition, on vehicles - cars, high-speed trains, ships, aircraft, manned and unmanned spacecraft, and stations.
