Не существует устройств и регламентов, позволяющих проводить, например, вакуумное напыление радиоактивных металлов, по аналогии с напылением обычных металлов в микроэлектронной технологии, что связано, в первую очередь, с неизбежным и неконтролируемым загрязнением напылительного оборудования распыляемым радиоактивным металлом. Никель металлический с содержанием изотопа 63Ni 5÷15% помещается в тигель, изготовленный из керамики КВПТ и нагревается в вакууме (давление остаточного газа 10-5 мм. рт.ст) до температуры 2000К. В результате образуется расходящийся поток атомов диаметром 5-10 мм. В стороне от потока размещается коллектор, установленный на изолированном держателе. На коллектор подается напряжение минус 1000 В относительно корпуса вакуумной камеры. Лазерный луч диаметром 10 мм, проходит через поток пара напротив коллектора. Для увеличения области взаимодействия, в вакуумной камере установлены зеркала, обеспечивающие 8 кратное прохождение лазерного луча через поток атомов, при этом каждый раз пятно луча в паре смещается вдоль потока атомов на величину диаметра луча. В результате образуется рабочая зона с размерами 1 см на 8 см, вытянутая вдоль направления атомного потока для увеличения вероятности облучения атомов импульсным лазерным излучением. В качестве исходного материала для создания бета-вольтаического элемента типа диод Шоттки с электродом из пленки никеля-63 использовались подложки n-типа проводимости КЭФ-4,5 с кристаллографической ориентацией планарной поверхности (100) и толщиной 450-460 мкм. Подложка с размерами 20 мм на 40 мм размещается на коллекторе со стороны, обращенной к потоку атомов. Лазерный луч, состоящий из трех длин волн формируется лазерной системой на красителях с накачкой лазерами на парах меди. Частота следования лазерных импульсов 10 кГц, длительность импульсов 20 не. Средняя плотность мощности лазерного излучения первой ступени 50 мВт/см2, второй ступени 10 мВт/см2 и третьей ступени - 4 Вт/см2. При настройке длин волн лазеров на фотоионизацию изотопа 63Ni, средний фотоионный ток на кремниевую пластину составляет 0.1 мА. После сеанса фотоионизационного осаждения длительностью 1 час, нагрев тигля и лазерная система выключается. Затем, при сохранении вакуума, включается нагрев коллектора, и температура кремниевой пластины с осажденными никелем в течение 1 часа доводится до температуры 900 К. As a starting material for the creation of a beta-voltaic element of the Schottky diode type with an electrode from a nickel-63 film, n-type conductivity substrates KEF-4,5 with a crystallographic orientation of the planar surface (100) and a thickness of 450-460 μm were used. A substrate with dimensions of 20 mm by 40 mm is placed on the collector from the side facing the atomic stream. Three-wavelength laser beam formed by a dye laser system pumped by copper vapor lasers. The laser pulse repetition rate is 10 kHz, and the pulse duration is 20 ns. The average power density of the laser radiation of the first stage is 50 mW / cm 2 , the second stage is 10 mW / cm 2 and the third stage is 4 W / cm 2 . When tuning the laser wavelengths for photoionization of the 63 Ni isotope, the average photoionic current to the silicon wafer is 0.1 mA. After a photoionization deposition session lasting 1 hour, the crucible heating and the laser system are turned off. Then, while maintaining the vacuum, the collector heating is turned on, and the temperature of the silicon wafer with precipitated nickel is brought to 900 K for 1 hour. After that, the heating is turned off and the wafer cools in vacuum for 2 hours. Thus, a 63 Ni radionuclide layer is formed on the surface of the semiconductor substrate, which is the basis of beta-voltaic converters of any type.
