Известны электролитические методы получения металлического кобальта, которые не нашли практического применения, поскольку получающийся мелкодисперсный продукт плохо поддается очистке от оксидов и не переносит длительного хранения. Другим известным способом получения кобальта повышенной чистоты является восстановление галогенидов, поскольку галоидные соединения летучи и в результате термической диссоциации могут быть переведены в металл и галоген. Известен способ производства распыляемых мишеней из высокочистого кобальта (US Patent N 6391172 от 21.05.2002), в соответствии с которым металлический кобальт, содержащий 500 ppm кислорода, 200 ppm никеля, 50 ppm железа, алюминия и хрома (каждого) и меньше чем 0,5 ppm натрия и калия, подвергают холодной деформации при температурах 300-422°С в течение нескольких часов, в результате чего в металле получается определенная микроструктура. В качестве исходных материалов использовали порошок хлорида кобальта марки ОСЧ и металлический кобальт, полученный электролитическим способом. Восстановление хлорида кобальта проводили в кварцевых лодочках в токе осушенного водорода. Навеску хлорида кобальта массой 70-80 г нагревали до температуры 700-750°С. В результате этой процедуры происходило гетерогенное восстановление хлорида кобальта с получением порошка металлического кобальта. Оптимальные условия стабильного химического процесса наблюдались при скорости подачи осушенного водорода 300 мл/мин. Продолжительность процесса составляла около 60 мин при выходе очищенного порошка металлического кобальта 95%. Часть кобальтового порошка (навеска 50 г) подвергали термической обработке в потоке хлора при температуре 600-650°С в течение 30 мин при скорости подачи хлора 100 мл/мин. Потеря массы при этом не превышала 10%. Порошок, полученный в результате водородного восстановления и термической обработки в хлоре, спекали в прутки квадратного сечения размером 6×6×80 мм для последующей вакуумной зонной плавки. Вакуумное зонное рафинирование прутков проводили 2-3 зонными проходами. Высота расплава в зоне не превышала 5 мм при диаметре переплавляемого прутка до 5 мм и скорости перемещения жидкой зоны 3 мм/мин. Из-за сильного газовыделения во время первого зонного прохода вакуум в плавильной камере был 10-3 Торр, однако при последующих проходах вакуум улучшался до 10-5-10-6 Торр. В результате получали поли- и монокристаллы высокочистого кобальта в виде прутков длиной 60-70 мм. Образцы (по три образца из каждой части слитка) для измерения отношения электросопротивлений, элементного анализа и структурных исследований вырезали из средней части зонно-рафинированных слитков кобальта. Перед проведением анализа поверхность образцов очищали в смеси соляной, азотной и фтористоводородной кислот, причем масса образца уменьшалась на 10-20%. Образцы после травления промывали деионизированной водой и сушили. Отношение электросопротивлений измеряли четырехточечным методом. Для анализа использовали навески массой 60-80 мг. Анализ проводили с помощью масс-спектрометра с ионизацией пробы в индуктивно связанной плазме, а также с помощью атомно-эмиссионного анализа с индуктивно связанной плазмой. Исследовано 5 схем очистки кобальта: Схема 1 - получение кобальтового порошка водородным восстановлением хлорида кобальта; Схема 2 - зонное рафинирование электролитического кобальта за шесть проходов; Схема 3 - водородное восстановление хлорида кобальта по Схеме 1, прессование кобальтового порошка в пруток и зонное рафинирование прутка кобальта за 4 прохода; Схема 4 - водородное восстановление хлорида кобальта по Схеме 1, прессование кобальтового порошка в пруток и зонное рафинирование прутка кобальта за 8 проходов; Схема 5 - водородное восстановление хлорида кобальта по Схеме 1, термическая обработка кобальтового порошка в токе хлора, прессование кобальтового порошка в пруток и зонное рафинирование прутка кобальта за 4 прохода. Результаты анализа образцов, приготовленных из слитков кобальта по 5 Схемам, приведены в таблице. Приготовление магнетронных мишеней различной конструкции производили в специальном охлаждаемом кристаллизаторе, устанавливаемом в вакуумной плавильной установке с аксиальной электронной пушкой большей мощности по сравнению с электронной пушкой в установке зонной плавки. В кристаллизатор помещали необходимое по массе количество прутков высокочистого кобальта и производили вакуумный переплав до получения плоского слитка в виде «блина», причем проплавление слитка с каждой его стороны производили на глубину до 0,6 толщины слитка.
