Полезная модель относится электротехнике, в частности к устройствам защиты и температурной стабилизации работы импульсного СВЧ-усилителя мощности. Техническим результатом полезной модели является минимизация изменения электрических параметров усилителя мощности при изменении температуры теплоотвода под воздействием внешних факторов, а также при изменении параметров импульсного режима работы усилителя мощности. Технический результат полезной модели обеспечивается схемой температурной компенсации напряжения смещения импульсного усилителя мощности, при котором стабилизация рабочей точки усилителя осуществляется методом подстройки (компенсацией) напряжения затвора транзистора усилителя по сигналам обратной связи, поступающим от измерителя импульсного значения тока усилителя, от датчика температуры, а также от детектора мощности выходного СВЧ-сигнала, при этом отклик схемы температурной компенсации формируется в течение всего импульса модуляции. 1 ил. Решение задачи температурной компенсации транзистора усилителя, работающего в импульсном режиме, выполняется за счет контроля рассеиваемой мощности транзистора усилителя. Предпосылкой к этому является зависимость температуры полупроводникового кристалла транзистора усилителя от теплового сопротивления «переход-теплоотвод» и рассеиваемой мощности, а также аддитивной компоненты – температуры теплоотвода кристалла транзистора усилителя. В данной задаче допускается принять тепловое сопротивление постоянной компонентой в пределах рабочих мощностей усилителя. Температура теплоотвода является медленно меняющейся компонентой, а рассеиваемая мощность – высокочастотной компонентой. С этой целью, помимо сигнала датчика температуры теплоотвода транзистора усилителя, введены еще два сигнала обратной связи: импульсное значение тока стока транзистора усилителя и мощность выходного сигнала усилителя, позволяющих проводить измерение величины рассеиваемой мощности. Такое решение позволяет формировать отклик цепи компенсации в пределах длительности прямоугольного импульса модуляции напряжения стока транзистора усилителя, что является преимуществом относительно методов, использующих усредненные значения сигналов и не позволяющих учитывать эффект разогрева транзистора усилителя в течение импульса. Обработка сигналов обратной связи осуществляется аналоговой схемой, в основе которой заложены схемы на операционных усилителях. Применение аналоговых схем обработки сигналов обратной связи при решении данной задачи является оправданным относительно цифровых решений, а настройка сводится к расчету простых цепей обвязки.The solution to the problem of temperature compensation of an amplifier transistor operating in pulse mode is performed by controlling the power dissipation of the amplifier transistor. In this problem, it is allowed to assume that the thermal resistance is a constant component within the operating power of the amplifier. The heat sink temperature is the slow-varying component, and the power dissipation is the high-frequency component. For this purpose, in addition to the signal from the heat sink temperature sensor of the amplifier transistor, two more feedback signals are introduced: the pulse value of the drain current of the amplifier transistor and the power of the amplifier output signal, allowing for measuring the amount of power dissipation. This solution makes it possible to form the response of the compensation circuit within the duration of a rectangular pulse of modulation of the drain voltage of the amplifier transistor, which is an advantage over methods that use averaged signal values and do not allow the effect of heating the amplifier transistor to be taken into account during the pulse. Feedback signal processing is carried out by an analog circuit, which is based on operational amplifier circuits. The use of analog circuits for processing feedback signals when solving this problem is justified relative to digital solutions, and the setup is reduced to the calculation of simple wiring circuits.
