Abstract
Description
The invention relates to the field of materials science, and more specifically to the study of the surface structure of crystals and films in the mesoscopic size range by atomic force microscopy and precision instruments for scientific and industrial research.
The principle of operation of the atomic force microscope (AFM) is based on the probe scanning the surface of the test sample, the change of position of which along three mutually perpendicular axes X, Y, Z is carried out using a piezoscanner. Due to the imperfect nature of piezoceramics, the microscope scanner gives a nonlinear height dependence, which leads to distortion of the resulting images. Thus, to ensure the reliability of the results, it is periodically necessary to calibrate the scanner.
There is a known method for calibrating a AFM piezoscanner, in which TGZ01 silicon calibration gratings made on the basis of planar technology are used as a reference sample [http://www.ntmdt.ru/, update date 2.10.1999, MDT Nanotechnology company]. The disadvantages of this method include: 1) the minimum value of the height of the steps of the lattice is 200 that does not provide accurate measurement of values in the atomic range of values; 2) a complex and expensive method of manufacturing calibration gratings based on planar technology and measuring the height of steps by other methods.
[Nagahara L.A. etc, Mica etch pits as a height calibration source for atomic force microscopy, J.Vac. Sci. Techol., 1994. V.B. 12, 3, p. 1694-1697]. The closest in essence and to the achieved result technical solution to the proposed one is the AFM piezoscanner calibration method, in which pits on the surface of crystalline mica made by irradiation and subsequent etching in concentrated hydrofluoric acid are used as a reference sample [Nagahara L.A. etc, Mica etch pits as a height calibration source for atomic force microscopy, J.Vac. Sci. Techol., 1994. V.B. 12, 3, p. 1694-1697]. The disadvantages of this method are: 1) the difficulty of preparing a reference sample (irradiation with high-energy ions, etching); 2) the spread in geometric dimensions of the etched pits obtained; 3) the formation of a rough relief due to chemical etching.
The proposed method for calibrating a AFM piezoscanner allows avoiding the indicated drawbacks and significantly increasing the accuracy of AFM measurements, reducing the laboriousness of manufacturing reference samples, and also ensuring high reproducibility of test structures.
(010). The essence of the proposed method for calibrating a piezoscanner is to scan the stepped surface of the reference sample with a probe, compare the values of the parameters of the reference sample with the values of the parameters obtained as a result of its scanning, and use the comparison results to introduce a correction factor into the control program of the microscope, and a triglycine sulfate crystal is used as the reference sample (TGS), cleaved along the cleavage plane (010).
The reference sample is a triglycine sulfate (TGS) crystal (NH 3 CH 2 OO) 3 H 2 SO 4 , chipped along the cleavage plane (010), normal to the axis of polarization, on the atomically smooth surface of which steps and troughs form as a result of a split, the height and the depth of which is b / 2 (where b is the parameter of the TGS monoclinic unit cell, which is a vector parallel to the spontaneous polarization vector. Moreover, the unit cell is characterized by the following parameters a = 9.15 A, b = 12.69 c = 5.73 A, β = 105 ° ). The fact that all steps on the plane of the indicated cleavage are of equal height ensures the fulfillment of the basic condition for the calibration of the piezoscanner (stability of the parameters of the test structure of the reference sample).
1. The proposed method for calibrating a piezoscanner is clearly illustrated by the circuit shown in figure 1.
The reference sample 1 is placed on the
6. The result of this interaction is converted into an electrical signal using a laser 5 and a photodiode 6.
Then the control program sets the mechanical stepwise movement of the scanner in the XY plane, which leads to a change in the electrical signal as the surface topography changes. According to this change in the electrical signal, an image of the surface of the sample is formed.
Z. From the obtained image of the surface of the reference sample, the value of the height of the steps (or the depth of the troughs) is calculated, which is compared with the reference value b / 2. Based on the comparison result, a correction factor is determined that takes into account the nonlinearity of the piezoscanner in the direction of the Z axis.
This correction factor is introduced into the control program, which sets the movement of the sample taking into account the nonlinearity of the piezoscanner.
The proposed calibration method is implemented and described in the following specific example.
2. A TGS crystal of size 5 • 5 • 2 mm was taken as a reference sample. Chipping was performed along the cleavage plane (010) perpendicular to the ferroelectric axis. In this case, the cleaved surface was a set of steps and troughs with a stable height equal to b / 2. The structure diagram of the stepped surface of the cleavage is shown in figure 2.
Таким образом разница между определенным и эталонным значением составила 1,655 (с учетом того, что b/2=6,345 ).After the sample was placed on a piezoscanner and brought its surface to the tip of the sensor, we scanned its surface in the XY plane at 256 • 256 points with a scanning step The scanning speed was
As a result of scanning the surface area of this sample, a three-dimensional image of the surface was obtained, shown in FIG. According to this image, through the coordinates X = 0, Y = 100000 a surface profile was built on which the step height was 8 A. Thus, the difference between the determined and the reference value was 1.655 (taking into account that b / 2 = 6.345 )
According to the algorithm specified in the control program, the correction coefficient was determined from the difference obtained, which was subsequently introduced into this program, which made it possible to take into account the nonlinear distortions of the piezoscanner.
Thus, the use of a TGS crystal manufactured by the above method as a reference sample for calibrating a piezoscanner can significantly simplify the process of manufacturing the test structure of a reference sample (there is no irradiation and etching) and at the same time provide a significantly higher stability of the geometric parameters of the reference sample, due to the absence of such destructive factors like etching.
