Description
The invention relates to the field of polymer film-forming compositions, namely: compositions for the manufacture of pellicle films-special frames, superimposed on top of photo masks and preventing dust particles from entering their surface.
The aim of the invention is to increase the operating time of films obtained from polymer film-forming compositions.
The goal is achieved in that the polymer film-forming composition based on ABC and the solvent additionally contains butyl acetate, and as
растворител используют растворитель с температурой кипени в интервале 70- 160°С при следующем соотношении компонентов , мае.:the solvent uses a solvent with a boiling point in the range of 70-160 ° C in the following ratio, May:
ABC3-5 Solvent with a boiling point of 70-160 ° С 10-45 Butyl acetate 50-85 As a solvent, organic liquids that dissolve ABC well, boiling points of which are in the range of 70-160 ° С, for example, ethyl acetate, dioxane, can be used , cyclohexanone, acetylacetone. .creators with a boiling point less than 70 ° C, it is not possible to obtain films with the desired level of uniform thickness. At higher boiling points than 160 ° C, the rate of evaporation of the solvent system is small and, accordingly, the formation time of the polymer film exceeds technologically permissible (10 minutes). .
Of fundamental importance is the content of BA in the composition. When the BA content is less than 50 wt.%, A sharp decrease in the stability time of the polymer film in the tension state occurs. And at greater than 85 wt.%, Poor homogenization of the solution is observed, which significantly affects the uniformity of the films formed from the POC. The resulting thickness values are substantially greater than normal (Table 1). The introduction of AD into the composition is not obvious, since it is not a solvent for ABC, which leads to the precipitation of the polymer from the system with an increase in the content of AD over 85 wt.%. At the same time, the introduction of BA into the composition in the amounts indicated in the claims makes it possible to obtain films with a satisfactory level of properties.
Thus, when implementing the invention within the scope of the features presented in the claims, within the specified limits on the boiling point of the solvent and the ratio of the components, films of the required quality are obtained. Moreover, the use of the proposed formulation makes it possible to increase the operating time of the ABC film in the composition of the pellicle by a factor of 2–3.
