KATODA MAGNETRONOWEGO URZĄDZENIA ROZPYLAJĄCEGOCATODE OF A MAGNETRON SPRAY EQUIPMENT
Przedmiotem wynalazku jest katoda magnetronowego urządzenia rozpylającego służącego do otrzymywania warstw, a w szczególności warstw odpornych na zużycie na powierzchni narzędzi skrawających .The subject of the invention is the cathode of a magnetron sputtering device for obtaining layers, in particular wear-resistant layers on the surface of cutting tools.
Zwóększa to koszty urządzenia i powoduje szereg trudności związanych z uszczelnienńem chłodzonej wodą obudowy katody. From US patent No. 4,309,226 a structure of the cathode of a magnetron sputtering device is known, consisting of a target and a water-cooled housing, inside which a magnetic system is placed. The position of the magnetic system in relation to the surface of the disc is changed by an appropriate adjustment system. This is necessary because during the spraying process the surface of the target is eroded, which reduces its thickness, so that the value of the magnetic field B over the sprayed area gradually increases. These changes cause the occurrence of a number of phenomena that adversely affect both the course of the process, as well as the current-voltage parameters of the electrical discharge and the conditions of the technological process. Compensating the increase in the value of the magnetic field by moving the magnetic system away from the surface of the target to a distance equal to the erosion of its surface ensures the stability of technological conditions, facilitates the control of the properties of the deposited layer, which ensures repeatability of the process. As the erosion rate of the disc is usually low, a few micrometers per hour, the structure of the mechanism for positioning the magnetic system is complicated and requires high accuracy. This increases the cost of the device and causes a number of difficulties in sealing the water-cooled cathode housing.
The cathode of the magnetron sputtering device according to the invention has a magnetic guide, in the seat of which is located a two-way armature made of a ferromagnetic material. The position of this armature in the magnetic system is changed by means of the adjustment system.

Układ taki zapewnia stałą wielkość pola magnetycznego nad rozpylaną powierzchnią tarczy poprzez wykorzystanie zjawiska zwiększenia oporu magnetycznego magnetowodu będącego częścią układu magnetycznego magnetronu. Opór ten zmienia się poprzez zastosowanie szczeliny powietrznej rozpraszającej strumień magnetyczny płynący przez magnetowćd i zespół magnesów stałych. Poprzez optymalizację kształtu -i wielkości zwory realizującej zmienny opór układu magnetycznego można zapewnić precyzyjnie zmieniane wielkości pola magnetycznego nad powierzchnią tarczy. Such a system ensures a constant magnitude of the magnetic field over the sprayed surface of the target by using the phenomenon of increasing the magnetic resistance of the magnetic core being a part of the magnetic system of the magnetron. This resistance is changed by using the air gap to dissipate the magnetic flux flowing through the magneto and the set of permanent magnets. By optimizing the shape and size of the armature realizing the variable resistance of the magnetic system, it is possible to ensure precisely changed magnitude of the magnetic field above the surface of the target. At the same time - the need for troublesome sealing of elements transmitting movement to the armature of the magnetic system is eliminated.
Obudowę anody 1 i katody 2 stanowią elementy dielektryczne 10. iThe invention is illustrated in an exemplary embodiment in a drawing showing the axial section of the cathode of the device. The cathode housing 2 is mounted in the anode 1 of the magnetron sputtering device. The sputtering target 3 is pressed against the front of the cathode housing 2, over the surface of which a magnetic field with an induction of 0.1 T is generated by means of a magnetic system. , a set of permanent magnets 5 and a movable armature 7. The magnet guide 4 and the armature 7 are made of a ferromagnetic material. The reciprocating movement is given by the armature 7 screw Θ. The whole device is mounted in the wall of the vacuum vessel 11 constituting the reaction chamber. Anode 1 and cathode 2 housing are insulated from each other - and from the housing by dielectric elements 9, marked in the figure by grating. The housing of the anode 1 and cathode 2 are dielectric elements 10.i
W czasie procesu rozpylania'tarcza 3 ulega erozji, co powoduje, że jej powierzchnia przechodzi- w obszar silniejszego pola magnetycznego, śruba 8 przesuwa zworę 7, w wyniku czego między powierzchnią czołową zwory 7 a magnetowodem 4 wytwarza się szczelina powietrzna 6.During the sputtering process, the disk 3 erodes, which causes its surface to pass into the area of a stronger magnetic field, the screw 8 moves the armature 7, as a result of which an air gap 6 is created between the armature face 7 and the magnetic conductor 4.
By changing the geometrical dimensions of the air gap 6, a change in its magnetic resistance is caused, thereby obtaining the desired magnitude of the magnetic field above the surface of the sputtering target 3 of the magnetron cathode.
