Description
The present invention relates to cadmium mercury counter photo detectors. Such detectors were used as infrared detectors in thermal imagers.
Cadmium mercury telleruid (CM.T.) detectors have been constructed by attaching a disk of CM.T. cut from a crystal number to a sapphire substrate and subsequent polishing of the C.M.T. disc until the required thickness (typically 10 to 20/am) is provided. Metal contacts are placed on the C.M.T. layer to form an array of photoconductive I.R. detectors. Photoelectric CM.T. detectors have been fabricated by doping the CM.T. layer with suitable ions. The composition of the CM.T. disc (which can be represented as CdxHg1_xTe) affects the response of the detectors. When x is approximately 0.3, the detectors respond mainly to IR radiation in the wavelength range 3/am to 5/am, while, on the other hand, when x is approximately 0.2, the detectors respond mainly to 8 to 14 μm radiation. For any bulk-grown CM.T. crystal, the composition would vary not only along the axis, but also across the axis. A major problem associated with previously known C.M.T. detector arrays has been the uneven response of the detectors within the array to 3-5 yum radiation and 8-14 /am radiation. The production of such detectors by previously known methods involves laboratory-intensive grinding and polishing techniques. Examples of such techniques are described in US patents no. 3,963,925 and 4,037,311 and the European patent applications no. 0,007,667 and 0,007,668.
The present invention provides a method for making cadmium mercury counter (CM.T.) photodetectors which at least partially overcomes the above-mentioned problems and which is compatible with existing techniques.
According to a feature of the present invention, a method for manufacturing cadmium mercury counter oxide photodetectors includes the steps of epitaxial growth of a cadmium mercury counter oxide layer on a compatible substrate which attaches the composite substrate/cadmium mercury counter oxide to a base plate so as to place the cadmium mercury counter oxide layer between the substrate and the base plate and subsequent etching away at least the major part of the substrate by a mainly chemical process with an acid corrosive solution.
The cadmium mercury counter layer may be attached directly to the base plate or a passivating layer may be epitaxially grown on the cadmium counter layer and be attached to the base plate. The passivating layer can preferably be cadmium telleruid.
The base plate can be attached by wax bonding or epoxy resin bonding and is preferably made of sapphire.
The substrate can preferably be cadmium telleruid, gallium arsenide, indium antimonide or silicon. The substrate can have an epitaxially grown surface layer to facilitate the epitaxial growth on the cadmium mercury counter surface layer.
The substrate can be removed in whole or in part by chemical etching.
According to a further feature of the invention, the cadmium mercury telleroid photodetector includes an epitaxial growth layer of cadmium mercury telleroid from which the substrate has been completely or partially removed by means of a mainly chemical etching technique. The substrate can preferably be cadmium telleruid. Cadmium mercury counter oxide can be brought to epitaxial growth by metal organic chemical vapor deposition (MOCVD), molecular beam epitaxy (MBE) or laser induced deposition and annealing (LADA) techniques.
It has been found that an etching solution comprising mixed hydrofluoric, nitric and lactic acids is useful for etching cadmium telleride, indium antimonide and gallium arsenide related compositions, and alloys which may be used as substrates for epitaxial cadmium-mercury telleride in a process in accordance with the invention. Such compositions and alloys are not etched at a suitable rate if they contain even a small amount of mercury. A corrosive solution thus consisting of equal volumes of 48% hydrofluoric acid, concentrated nitric acid and lactic acid etches cadmium telleruid at a rate greater than 350 jjm/min. and indium antinonide at a rate greater than 500 pm/min., but etch CdxHg1_xTe (X=0.24) at a rate less than 1 jum/min. CdxHg1_xTe is not satisfactorily etched by the etching solution according to the invention unless x is greater than 0.9. Mercury teller-ruid is also resistant to attacks.
In the process according to the invention, the cadmium-mercury-teller-uide junction can be brought to epitaxial growth on a passivating layer of e.g. cadmium telleruid, whose passivating layer of e.g. cadmium telleruid, whose passivating layer can be brought to growth on an acid-resistant barrier layer incorporated into the substrate. By an acid-resistant barrier layer is meant any layer that is etched more slowly than the substrate by an acid-etching solution. If the corrosive solution is a mixture of hydrofluoric acid, nitric acid and lactic acid, the barrier layer can be a mercury composition, e.g. mercury telleruid. The passivating layer exposed by etching away the substrate and the barrier layer (if present) protect the cadmium mercury counter surface.
The invention will now be described in more detail with reference to the drawings, where: Fig. 1 shows a cross-section of CM.T. (cadmium-mercury-telleruid joint) formed on a substrate with a mercury-telleruid barrier layer in accordance with the invention. Fig. 2 shows a diagrammatic representation by way of example of the steps in the manufacture of a C.M.T. photodetector in accordance with the invention.
The composite layer shown in fig. 1 includes a relatively thick disc of cadmium telleruid 1 which is cut from a crystal grown from a melt mass. A 10 µm thick layer of cadmium telleruid 2 is epitaxially deposited on this substrate. A mercury counteruid barrier layer 3 of the composition HgTe and approximately 0.25 µm thick is deposited on layer 2 by means of M.O.C.V.D. (organic metal chemical vapor deposition). A further thin cadmium counter oxide layer 4 is epitaxially deposited on this layer and then a cadmium mercury counter oxide 5 is deposited on this layer by means of a M.O.C.V.D. method. A cadmium telleruid passivating layer is finally deposited on layer 5 by means of a M.O.C.V.D. method or alternatively from a suitable melt (epitaxy liquid phase). The exposed surface of layer 6 is bonded to a sapphire base plate (not shown) using wax or epoxy resin. The exposed surface of layer 1 is then placed in an etching bath and etched for a few minutes using an etching solution consisting of approximately equal volumes of 48% hydrofluoric acid, concentrated nitric acid and lactic acid until barrier layer 3 is reached. Prior art hand polishing would take a considerable amount of time to remove layers 1 and 2. The thin layer 3 can be controllably polished away relatively quickly to leave an optically flat surface with cadmium counter surface layer 4 exposed. The cadmium counter layers 4 and 6 passivate the surface of the C.M.T. layer 5 and prevent it from being destroyed by the finished device. Layers 1 and 2 may be composed of gallium arsenide or indium antimonide instead of cadmium telleruid, since both of these materials are etched using HF/HNO/3/lactic acid etchant.
Fig. 2a shows in plan and cross-section the resulting device, which includes a sapphire base plate 8 and a composite layer 7 including the CM.T. layer 5 placed between the cadmium telleruid layers 4 and 6. The composite layer 7 (which is shown as a single layer for simplicity) is bonded to the carrier plate 8 by means of epoxy resin 9. Before continuing with the description of fig. 2, it should be noted that in the process of fig. 1, the CdTe layers 4 and 6 can optionally be omitted, in which case it is necessary to passivate the exposed surface of the layer 7 (fig. 2a) by means of an anode film, which can be grown by plasma anodization.
The subsequent processing shown in fig. 2 uses both a composite and an anodically passivated cadmium-mercury telleruid layer 7, and is as follows: b) The layer 7 was divided into individual discs 10 of the desired size (e.g. 2.6 mm x 0.6 mm) upon application of e.g. photoresist as a masking layer. This can be provided either by chemical etching or by an ion beam removal process. c) Each disc 10 is mounted on a separate dielectric substrate 8' with an adhesive 11 for further processing. d) Individual slices are hand polished (chemo-mechanical) to give the desired thickness (approximately 5-20 pm) and rounding
av kantene for å unngå uregelmessigheter i det påføl-gende metalliserte sjiktet. of the edges to avoid irregularities in the subsequent metallized layer.
This thickness reduction and rounding can also be effected by polishing and etching in a manner as described in US patent no. 4,037,311. e) an anodic oxide layer 12 formed e.g. by plasma anodizing is formed on each disc to improve surface quality.
This step is not necessary when layer 7 is a composite layer of CM.T. layered between CdTe layers. f) A selectively exposed photoresist masking layer 13 is formed over the disc in the form of a strip. The underlying masked area defines the passivated sensitivity area for the detector. g) The area that is not protected by the photoresistor is provided with metallization, e.g. using a sputtering process that deposits a Cr/Au layer 14. h) A standard semiconductor photoresist lift-off process (which includes solvent penetration through breaks in
metallsjiktet 14 rundt strimmelen 13) blir utført for å fjerne maskeringsfotoresistsjiktet og metallet derpå som etterlater det øvrige metallsjiktet på både skiven the metal layer 14 around the strip 13) is performed to remove the masking photoresist layer and the metal thereon leaving the other metal layer on both the wafer
og substratet.and the substrate.
i) Ytterligere selektivt frilagt fotoresistmaskeringssjikt blir påført for å definere de aktive områdene 15 og i) Additional selectively exposed photoresist masking layer is applied to define the active regions 15 and
deres elektroder 16.their electrodes 16.
A high energy ion beam (known as ion beam ablation) was used to delineate the row pattern. This in turn gives flanks with active areas that are not
passifiserte.pacified.
k) A X/ 4 dielektrisk film 17 av sinksulfid blir avsatt på k) A X/ 4 dielectric film 17 of zinc sulphide is deposited on

Each plate 8' is then attached to the end of the glass tube provided with gold wires passing axially through its walls. These are tied to electrodes 16 and when in use, liquid nitrogen is pumped into the cavity defined by the plate and tube and thereby cools the detectors 15 to 77K.
