Description
Ten name van N.V. Philips' Gloeilampenfabrieken te Eindhoven: "Werkwijze voor het. selectief op een substraat aanbrengen vaiween metaaluit de vloeistoffase met behulp van een laser."
De uitvinding heeft betrekking op een werkwijze voor hetselectief aanbrengen van een metaal op een oppervlak van een substraat,waarbij het oppervlak in contact wordt gebracht met een oplossing van eenzout van dat metaal en het oppervlak locaal wordt belicht met eenlaserstraal.
Een dergelijke werkwijze is beschreven in de PCT-octrooiaanvrage Wö 82/03801. De daarin beschreven werkwijze omvat hetaanbrengen van een metaalspoor van bijvoorbeeld platina op eenhalfgeleideroppervlak van een III-V verbinding, zoals bijvoorbeeld ïnP.Daartoe wordt een dergelijk oppervlak in contact gebracht met eenwaterige of alcoholische oplossing van een platina-zout, bijvoorbeeldH^Ptcig. Een laserstraal wordt gericht op het InP-oppervlak, waarbijhet halfgeleideroppervlak wordt verplaatst ten opzichte van delaserstraal. Op de plaats waar de laser het halfgeleideroppervlak treft,vindt een chemische ractie plaats tussen het halfgeleideroppervlak en deoplossing, waarbij platina als metaal op het halfgeleideroppervlak wordtneergeslagen. Volgens de huidige inzichten berust het mechanisme op degeneratie van elektron-gat paren aan het halfgeleideroppervlak doorbestraling met de laser, mits de energie van de fotonen tenminste gelijkis aan de bandafstand (gap) van de halfgeleider. De opgewekte elektronenreduceren de metaalionen tot metaal. Op deze wijze wordt selectief eenmetaalspoor met een breedte van 2 mm zonder masker aangebracht op eenhalfgeleideroppervlak. Een dergelijke werkwijze kan worden gebruikt voorde vervaardiging van bijvoorbeeld contactplaatsen op Integrated Circuits(ÏC'sj.
Een nadeel van de bekende werkwijze is dat deze alleen kanworden toegepast voor de metallisering van halfgeleideroppervlakken.Metalliseren van metaaloppervlakken of oppervlakken van isolatoren is metgenoemde werkwijze niet mogelijk.
De uitvinding beoogt ondermeer een werkwijze van de in deaanhef vermelde soort te verschaffen, waarmee zowelhalfgeleideroppervlakken, als metaal- en isolatoroppervlakken gemetalliseerd kunnen worden.
Aan deze opgave wordt volgens de uitvinding voldaan dooreen werkwijze zoals in de aanhef is beschreven, welke is gekenmerktdoordat de oplossing tevens ammonia, amine of al dan niet gesubstitueerdecyclohexanol bevat en waarbij het vermogen van de laserstraal tenminste C Λ 10 W per cm bedraagt. Gebleken is dat uit een oplossing vanbijvoorbeeld PdCl2 in water waaraan ammonia, amine of cyclohexanol istoegevoegd, met behulp van een laser palladium op een substraatoppervlakkan worden afgescheiden. Het oppervlak kan hierbij een isolator, eenhalfgeleider of een metaaloppervlak zijn. Het mechanisme berust op dethermochemische ontleding van ammoniak, amine of al dan nietgesubstitueerde cyclohexanol onder invloed van de hoge energiedichtheidvan de laserstraal. Onder dergelijke omstandigheden worden de genoemdeverbindingen gedehydrogeneerd, waarbij atomaire waterstof ontstaatvolgens de vergelijkingen:
2NH3 —> N2 + 6Hcyclohexanol —> fenol + 6H
De gevormde atomaire waterstof reduceert de palladium-ionen tot hetovereenkomstige palladium metaal. De genoemde verbindingen die aan demetaalzoutoplossing worden toegevoegd, behoren niet tot de bekendereductiemiddelen zoals hypofosfiet, formaldehyde, hydrazine endimethylaminoboraan welke in electroless metalliseringsbaden wordentoegepast. Laatstgenoemde reductiemiddelen vertonen hun reducerendewerking bij temperaturen beneden 10G°C. Onder toepassing van dewerkwijze volgens de uitvinding vertonen stoffen als ammoniak, amine encyclohexanol reducerende werking, waarbij metaalionen tot hetovereenkomstige metaal worden gereduceerd. Cyclohexanol kan tervergroting van de oplosbaarheid in waterige oplossingen wordengesubstitueerd met bijvoorbeeld een of meer sulfonaatgroepen.
De reactie treedt alleen daar op waar het substraatoppervlak door delaser wordt bestraald. De golflengte van het laserlicht dient zodaniggekozen te worden dat absorptie van het laserlicht door hetsubstraatoppervlak plaatsvindt, zodat het substraatoppervlak lokaal wordtverhit. De oplossing van het Pd-zout in ammonia is voor een ruimgolflengtegebied transparant, waardoor in de oplossing geen ongewensteabsorptie van het laserlicht plaatsvindt. Als oplosmiddel kan waterworden gebruikt of andere oplosmiddelen waarin metaalzouten oplossen zoals alcoholen, bijvoorbeeld glycol. Ook mengsels van dergelijkeoplosmiddelen kunnen worden gebruikt. In principe kunnen alle oplosbaremetaalzouten worden toegepast. Voor de afscheiding van metaallegeringenwordt een oplossing toegepast waarin twee of meer verschillendemetaalzouten zijn opgelost. Volgens deze werkwijze kunnen zonder maskermetallische contactplaatsen en patronen op ieder substraatoppervlakworden aangebracht. Door het substraatoppervlak en de laserstraal ten. opzichte van elkaar te verplaatsen kunnen metaalsporen in ieder gewenstpatroon op het substraatoppervlak worden aangebracht. Het substraat kanbijvoorbeeld met behulp van een XY-tafel ten opzichte van de laserstraalworden verplaatst. Een andere mogelijkheid is de laserstraal met behulpvan een kantelspiegelmechanisme over het substraatoppervlak teverplaatsen. Bekieming met bijvoorbeeld SnC^/PdC^, zoalsnoodzakelijk bij stroomloze metallisering van niet-metallischesubstraatoppervlakken, is bij de werkwijze volgens de uitvinding nietrioodzakeli jli. Bekieming van het substraat met SnCl^/PdC^ bevordertwel de initiatie van de metaalafzetting en bevordert de hechting van het.afgezette· metaal. De bij de werkwijze volgens de uitvinding gebruikteoplossing bevat geen reductiemiddel, zoals hypofosfiet, formaldehyde,hydrazine of dimethylaminoboraan.
Opgemerkt wordt dat uit het Amerikaanse octrooischriftUS 4,239,789 een werkwijze bekend is waarmee op ieder substraat metbehulp van een laser uit de vloeistoffase een metaallaag kan wordenafgescheiden. De daarin beschreven metalliseringsoplossing is eenelectroless metalliseringsbad, waarin een reductiemiddel zoalsnatriumhypofosfiet (NaH^PO^) is opgelost. Op niet-belichte plaatsenvan het substraat treedt z.g. "background plating" op, terwijl op debelichte plaatsen de afzetsnelheid wordt vergroot met een factor 10^a 104. Bovendien dient het substraatoppervlak vooraf te wordengeactiveerd met bijvoorbeeld PdCl^ zoals bij vele electrolessmetalliseringsprocessen. Bij de werkwijze volgens de uitvinding wordt inde metalliseringsoplossing geen reductiemiddel toegepast, zodat geen ' "background plating" optreedt. De vermelde afzetsnelheid bedraagt tenhoogste 0,08 pm/s, terwijl de afzetsnelheid met de werkwijze volgens deuitvinding circa 6 pm/s bedraagt. Bij de werkwijze volgens de uitvindingis activering met bijvoorbeeld PdCl2 niet nodig.
Uit het Amerikaanse octrooischrift US 4,349,583 is een werkwijze bekend waarmee met behulp van een laser uit de vloeistoffaseeen metaallaag op een metaalsubstraat kan worden afgescheiden. Degebruikte metalliseringsoplossing bevat geen reductiemiddel en is eenzogeheten uitwisselingsoplossing (metal exchange solution). Deze methodei is alleen toepasbaar bij substraten met een metaaloppervlak waarbij op deplaats waar de laserbundel het metaaloppervlak treft het. onedelere metaalvan het metaaloppervlak versneld wordt uitgewisseld met het edeleremetaal uit de metalliseringsoplossing. Bij de werkwijze volgens deuitvinding kunnen ook niet-metallische substraatoppervlakken wordeni gemetalliseerd.
Een uitvoeringsvorm van de werkwijze volgens de uitvindingis daardoor gekenmerkt, dat als oppervlak van het substraat een isolatorwordt toegepast. De werkwijze volgens de uitvinding kan met voordeelworden toegepast voor het aanbrengen of repareren van metaalpatronen opoppervlakken van halfgeleiderinrichtingen. Dergelijke oppervlakkenbestaan vaak uit isolatoren als S1O2 of Si^N^.
Een uitvoeringsvorm van de werkwijze volgens de uitvindingis daardoor gekenmerkt, dat het metaal gekozen wordt uit de groepgevormd door Pd, Pt, Rh, Ir, Ru en Ag. Met de werkwijze volgens deuitvinding ondervinden deze metalen geen oxidatie tot de overeenkomstigeoxiden. Minder edele metalen, zoals Cu, leiden tot de vorming van oxiden,waardoor geen geleidende sporen op het substraatoppervlak ontstaan.Toevoeging van een edelmetaalzout aan de koperzoutoplossing, waardoor eenkoperlegering op het substraatoppervlak ontstaat, leidt wel toteen geleidend spoor. Waterige oplossingen van de metaalzouten vangenoemde metalen, bijvoorbeeld acetaten, chloriden of sulfaten, zijn natoevoeging van ammonia of amine kleurloos, zodat in de oplossing geenabsorptie van zichtbare laserstraling plaatsvindt. Als amine kanbijvoorbeeld 1,2-diaminoethaan worden toegepast. Demetaalionenconcentratie in de oplossing is niet kritisch en ligtbijvoorbeeld tussen 0,002 en 0,2 mol/1. De concentratie; van het ammoniaof amine is eveneens niet kritisch, mits in overmaat aanwezig tenopzichte van de stoechiometrische hoeveelheid.
Een voorkeursuitvoeringsvorm van de werkwijze volgens deuitvinding is daardoor gekenmerkt dat de laserstraal ter plaatse van hetsubstraatoppervlak tot een langwerpige spot wordt gevormd. Dediameter van de omgeschreven cirkel bedraagt hierbij ca. 100 pm, waarbij het 'grootste deel van de intensiteit geconcentreerd wordt in eenlangwerpig gebied met lange en korte as van respectievelijk 100 en 20pm. Het langwerpige gebied kan bijvoorbeeld de vorm van een ellips of eenrechthoek hebben. Een ellipsvormige spot wordt opgewekt door plaatsingvan een cilinderlens in de lichtweg tussen laser en substraat. Eenrechthoekige spot kan worden opgewekt door plaatsing van een rechthoekigdiafragma in de lichtweg. Bij het vervaardigen van metaalsporen, waarbijhet substraat ten opzichte van de laserspot wordt verplaatst, valt delange as van de ellips of rechthoek samen met de lengte-as van hetmetaalspoor. Door de optredende lokale kookverschijnselen ter plaatse vande laserspot vindt verbeterd massatransport van de metaalionen plaats inde lengterichting van het metaalspoor, waardoor een smallere lijnbreedtewordt verkregen dan met behulp van een cirkelvormige laserspot.
De uitvinding wordt toegelicht aan de hand van denavolgende uitvoéringsvoorbeelden ên aan de hand van de bijgaandefiguren, waarin:
Figuur 1 schematisch een opstelling weergeeft voor hetuitvoeren van de werkwijze voor het patroonmatig metalliseren van eensubstraat met behulp van een laser,
Figuur 2 schematisch een bovenaanzicht weergeeft van eensubstraat tijdens het aanbrengen van een metaalspoor op dat substraat,
Figuur 3a-c schematisch een aantal stappen weergeeft vaneen werkwijze volgens de uitvinding.
Uitvoeringsvoorbeeld 1:
In gedeioniseerd water wordt ammonia toegevoegd tot eenconcentratie van 2 mol/1. In deze oplossing wordt bij kooktemperatuurPdC^ opgelost tot een concentratie van 0,02 mol/1. Na afkoeling totkamertemperatuur wordt deze oplossing 3 gebracht in een bekerglas 1 vanfiguur 1. In de oplossing bevindt zich een haifgeleiderinrichting 5, Hetbekerglas bevindt zich op een XY-tafel 7. Boven de oplossing bevindt zicheen Ar+-laser (vermogen 5W) van Spectra Physics, model 165 (nietafgebeeld). De golflengte van het laserlicht bedraagt 488-514 nm. Hetlaserlicht valt via een cilinderlens 11 op de halfgeleiderinrichting envormt ter plaatse een spot 13. Door middel van de XY-tafel beweegt dehalfgeleiderinrichting zich ten opzichte van de spot in de richting vanpijl 15. Figuur 2 geeft schematisch een bovenaanzicht weer van dehalfgeleiderinrichting en de daarbij gebruikte laserspot 13. De spot ter plaatse van het halfgeleideroppervlak 15 heeft een diameter van 100 pm.
De intensiteit van het laserlicht in de spot bedraagt circa 1,5 . 10®W/cm en is door toepassing van de cilmderlens 11 (Figuur 1) voorhet grootste gedeelte geconcentreerd in de vorm van een ellips 17 met eenlengte van 100 pm en een breedte van 20 pm. Het substraat beweegt tenopzichte van de laserspot in de richting van pijl 21 met een snelheid van500 pm/s. Hierbij wordt een Pd-spoor 19 gevormd met een breedte van 20 pmen een dikte van 10 pm. Dit komt overeen met een Pd-afzetsnelheid van105pm3/s.
Figuur 3a toont een dwarsdoorsnede door een deel van eenhalfgeleiderinrichting en bestaat uit een Si-plak 31 met daarop een laagSiOj 33 met een dikte van 0,6 pm en een laag Si^N^ 35 eveneens meteen dikte van 0,6 pm. In de S^-laag bevinden zich Al-sporen 37 en39. Met behulp van een gepulste Florod Xe-laser (pulstijd 1 psec;vermogen 700W) worden in omgevingslucht in de Si^N^-laag tweekontaktgaten 41 en 43 (Figuur 3b) gebrand met een diameter van 1-2 pm.
Met behulp van de werkwijze volgens de uitvinding worden de gaten met Pd-metaal 47 en 49 gevuld (Figuur 3c) en wordt het Pd-metaalspoor 45geschreven. Deze methode kan met voordeel worden gebruikt voor hetrepareren van metaalsporen van Integrated Circuits (IC's) of voor hetaanbrengen van wijzigingen in bestaande IC's in de test- enontwikkelfase.
Üitvoeringsvoorbeeld 2:
Hitvoeringsvoorbeeld 1 wordt herhaald met een waterigeoplossing van 0,02 mol/1 ^PtClg.e^O en een eindconcentratie van 1mol/1 aan 1,2-diaminoethaan. In dit geval ontstaat Pt-metaal 47 en 49 inde gaten 41 en 43 en een Pt-metaalspoor 45.
Üitvoeringsvoorbeeld 3: üitvoeringsvoorbeeld 1 wordt herhaald met 100 ml van eenwaterige oplossing van 0,02 mol/1 AgNO-^. Aan deze oplossing wordenenige druppels cyclohexanol toegevoegd, waarna de oplossing wordtgeschud. In dit geval ontstaat Ag-metaal 47 en 49 in de gaten 41 en 43 eneen Ag-metaalspoor 45.
Claims (4)
1. Werkwijze voor het. selectief aanbrengen van een met*al opeen oppervlak van een substraat, waarbij het oppervlak in contact wordtgebracht, met een oplossing van een: zout van dat metaal en het oppervlaklokaal wordt belicht met een laserstraal, met het kenmerk, dat deoplossing tevens ammonia, amine of al dan niet gesubstitueerdecyclohexanol bevat en waarbij het vermogen van de laserstraal ter plaatsevan het substraatoppervlak tenminste 10^ W per crn^ bedraagt.
2. Werkwijze volgens conclusie 1, met het kenmerk, dat alsoppervlak van het substraat een isolator wordt toegepast.
3. Werkwijze volgens conclusie 1 of 2, met het kenmerk dat het metaal gekozen wordt uit de groep gevormd door Pd, Pt, Rh, Ir, Ru enAg.
4. Werkwijze volgens conclusie 1,2 of 3, met het kenmerk,dat de laserstraal ter plaatse van het substraatoppervlak tot eenlangwerpige spot wordt gevormd.
