Abstract

본 발명은 반도체패키지 제조용 자동몰딩프레스의 디컬링장치에 관한 것으로, 수지재로 몰딩된 두개의 리드프레임을 결합하고 있는 수지주입구 및 런너의 컬(Cull)을 커팅하는 디컬링장치로서, 상기 디컬링장치의 탑다이와 펀치를 제1,2실린더에 의해 2단 작동되도록 함으로써 작업속도를 향상시켜 생산성을 높이고, 에어쿨링노즐과 에어크리닝노즐을 설치하여 바텀다이 및 탑다이의 이물질을 제거하여 장비의 수명을 연장시키며, 바텀다이를 회전시킴으로 동작시간을 단축시킬 수 있는 반도체패키지 제조용 자동몰딩프레스의 디컬링장치이다.

Claims (3)

  1. 수지재로 몰딩된 두개의 리드프레임을 결합하고 있는 수지주입구 및 런너의 컬(Cull)을 컷팅하는 반도체패키지 제조용 자동몰딩프레스의 디컬링장치에 있어서, 상기 디컬링장치에는 제1실린더가 설치되고, 이 제1실린더의 로드(Rod)부에 제2실린더와 슬라이드베어링이 고정되며, 제2실린더의 로드(Rod)부에는 에어쿨링노즐(Air Cooling Nozzle)과 에어크리닝노즐(Air Cleaning Nozzle), 탑다이 및 펀치가 설치된 것을 특징으로 하는 반도체패키지 제조용 자동몰딩프레스의 디컬링장치.
  2. 제1항에 있어서, 상기 제1실린더는 고속운동하고, 제2실린더는 저속운동을 하는 2단작동에 의해 디컬링하는 것을 특징으로 하는 반도체패키지 제조용 자동몰딩프레스의 디컬링장치.
  3. 제1항에 있어서, 상기 탑다이의 하부에는 바텀다이가 설치되고, 이 바텀다이는 스테핑모터에 의해 회전되는 바텀플레이트에 결합되어 회전되는 것을 특징으로 하는 반도체패키지 제조용 자동몰딩프레스의 디컬링장치.
