본 발명은 반도체 소자 제조 방법에 관한 것으로, 실리콘 기판 또는 플리실리콘막 상의 자연산화막을 제거하는 동시에 파티클(particle)의 흡착을 방지하는 반도체 소자 제조 방법에 관한 것이다.BACKGROUND OF THE INVENTION 1.
