In general, a substrate processing apparatus refers to apparatuses for depositing a film on a wafer or etching a film deposited on a semiconductor substrate. A film is formed and etched through such a substrate processing apparatus to produce semiconductor devices, flat panel display panels, optical elements, and solar cells.
In the case of depositing a thin film on a wafer through a substrate processing apparatus, a wafer is placed inside a chamber which provides a space for processing the wafer, and then a number of unit processes such as chemical vapor deposition, sputtering, photolithography, A predetermined film is formed on the surface of the wafer through a sequential or repetitive processing and processing.
FIG. 1 is a block diagram showing a general substrate processing apparatus. The substrate processing apparatus includes a
In order to proceed the process of processing the wafer W in the substrate processing apparatus, the wafer W is chucked by a substrate holding unit (hereinafter referred to as "electrostatic chuck" hereinafter) 20 in the
The electrostatic chuck (ESC) 20 is a wafer supporting table for fixing the wafer W using an electrostatic force by A. Jehnson & K. Rahbek's force, In particular, in a dry etching process using a plasma, a lower electrode of the RF upper electrode provided at an upper portion of the chamber serves as a lower electrode And an inert gas is supplied to the back side of the wafer processed at a high temperature (about 150 to 200 ° C), or a separate water-cooling member is provided to maintain the temperature of the wafer at a constant level.
When the wafer W is loaded into the
On the other hand, a heater pattern is formed on a recent electrostatic chuck by means for uniformly heating the wafer for the purpose of improving various process efficiencies.
The electrostatic chuck equipped with the heater is divided into a separable type and an integral type. However, the separated type has a good temperature uniformity, but the aluminum thermal diffusion plate serves as an antenna and has a disadvantage that the discharge of plasma is great. In addition, although the integrated type has a lower possibility of plasma discharge than the separated type, the manufacturing method is complicated, the temperature uniformity is worse than the separation type, and the bonding of the hetero ceramic is not smooth.
2A and 2A are views showing a conventional separator type electrostatic chuck equipped with a heater.
The
The
On the other hand, since the process of processing the wafer W in the substrate processing apparatus generally proceeds at a high temperature of 150 ° C or more, the
In addition, the damage of the
Therefore, in order to prevent the
However, the
In the conventional electrostatic chuck, since the bonding layer for firmly fixing the base body and the electrostatic chuck body formed with the electrode is exposed to the outside in the conventional electrostatic chuck, the bonding layer is formed by the high temperature gas supplied into the chamber at the time of processing the wafer. A cap-type electrostatic chuck (Patent Document 1) which can protect the bonding layer to solve the problem that the bonding strength is damaged and burned and the inside of the chamber is contaminated.

The
The
The upper insulating
In particular, the upper insulating
The
The
At this time, the
Since the dielectric 110 is a region exposed to the plasma in the chamber, the plasma resistance and wear resistance of the dielectric 110 are preferably higher than plasma and abrasion resistance of the upper insulating layer and the lower insulating layer.
The dielectric 110, the upper insulating
