Claims (17)

상기 공정 챔버와 상기 재생 유닛을 연결하고 상기 유체를 순환시키는 순환 라인; 그리고
상기 재생된 유체에 함유된 상기 유기용제의 농도를 측정하는 농도 측정 유닛을 포함하되,
상기 농도 측정 유닛은,
상기 순환라인으로부터 분기되는 측정 배관;
상기 측정 배관에 연결되는 농도 계측기;
상기 측정 배관에 설치된 밸브; 그리고
상기 농도 측정 유닛을 제어하는 제어기를 포함하되,
상기 제어기는 상기 농도를 측정할 때 상기 유체가 상기 농도 계측기로 설정시간 동안 흐른 이후에 농도 측정을 시작하도록 상기 농도 계측기를 제어하는 기판 처리 장치.An apparatus for processing a substrate,
