Abstract
Description
Embodiments relate to a lateral MOS (Lateral Double Diffused Metal Oxide Semiconductor) transistor and a method of manufacturing the same.
As the power semiconductor device, a device capable of operating at a high voltage close to the theoretical breakdown voltage of the semiconductor is preferable. Accordingly, when an external system using high voltage is controlled by an integrated circuit, the integrated circuit needs an element for high voltage control therein, and such an element needs a structure having a high breakdown voltage. do.
That is, in a drain or source of a transistor to which a high voltage is applied, the punch-through voltage between the drain and the source and the semiconductor substrate and the breakdown voltage between the drain and the source and the well or the substrate should be greater than the high voltage. .
The lateral diffused MOS (LDMOS), which is a high voltage MOS, is separated from a channel region and a drain electrode in a drift region or a well region, and is controlled by a gate electrode to have a structure suitable for high voltage.
1 is a cross-sectional view showing an example of the structure of a conventional LDMOS transistor. As shown in FIG. 1, the LDMOS transistor forms a
The
In order to solve such a problem, an embodiment is to provide an LDMOS transistor and a method of manufacturing the same that can increase the breakdown voltage BV and lower the resistance Rsp.
However, the problems to be solved by the present invention are not limited to the problems described above, and other problems not described can be clearly understood by those skilled in the art from the following description.

In the method of manufacturing the LDMOS transistor according to the embodiment, the breakdown voltage can be improved without affecting the current path by forming a field insulating film on the N-well top surface.
