Abstract
Description
The present invention relates to a single crystal growth apparatus and method, and more particularly, to a single crystal growth apparatus and method capable of growing high quality single crystals with few defects.
As silicon (Si) used as a representative semiconductor device material shows physical limitations, broadband semiconductor materials such as SiC, GaN, AlN, and ZnO are in the spotlight as next-generation semiconductor device materials. However, SiC has superior thermal stability and excellent oxidation resistance compared to GaN, AlN, and ZnO. In addition, SiC has an excellent thermal conductivity of about 4.6W / ㎝ ℃, has the advantage that can be produced in a large diameter substrate of 2 inches or more in diameter. Therefore, SiC is in the spotlight compared with GaN, AlN, ZnO, etc. SiC is classified into various types according to the growth temperature. 6H-SiC single crystal is used as an LED device, and 4H-SiC single crystal is used for a power device. Currently, a method of manufacturing a 4H-SiC single crystal substrate is gaining popularity in view of environment friendliness and power loss reduction.
To fabricate 2H or larger 4H or 6H-SiC substrates, 4H or 6H-SiC seed crystals are attached onto seed crystal holders and placed on a crucible loaded with SiC powder. The crucible is then heated by induction heating to grow 4H or 6H-SiC single crystals on seed crystals. On the other hand, Korean Patent Publication No. 2006-0095268 discloses a single crystal growth method using such a crucible.
However, in the case of 6H-SiC, it is relatively easy to grow single crystals at a temperature range higher than that of 4H-SiC, but when growing 4H-SiC single crystals having similar temperature ranges, it is difficult to control the crystal polymorphism by incorporating various SiC polymorphs. When the mixing of the crystal polymorphs occurs, the interface between the crystal polymorphisms is generated, and various defects are generated around the interface, which adversely affects the application to semiconductor devices later.
In addition, the crucible generally uses a graphite material, and carbon is supplied from the graphite when the crucible is heated. Although carbon is a source material of SiC single crystal, the carbon ratio of SiC single crystal is increased by the carbon supplied from graphite, which acts as an impurity of SiC single crystal. Therefore, defects such as micropipes are generated in the SiC single crystal.
The present invention provides a single crystal growth apparatus and method capable of growing a small defect SiC single crystal.
The present invention provides a single crystal growth apparatus and method that can facilitate the temperature control of a crucible to more easily grow SiC single crystals.

The coating layer is formed of a material having a melting point higher than the sublimation temperature of the raw material, and formed of at least one of silicon carbide, metal carbide, and metal nitride.

Single crystal growth method according to an embodiment of the present invention comprises the steps of providing a growth device having a tantalum layer formed on the inner surface of the crucible; Attaching the seed crystals to the seed crystal holder top surface; Introducing the seed crystal holder into the crucible; And subliming the raw material into the crucible to grow a single crystal on the seed crystal.
The seed crystal is 4H-SiC, and the seed crystal is attached to the seed crystal holder in the (000-1) plane.
The single crystal is a 4H-SiC single crystal.
Embodiments of the present invention form a tantalum layer on at least an inner surface of the crucible. Tantalum layers are coated using arc ion plating equipment. In addition, a tantalum layer may be formed after the coating layer is formed on the inner surface of the crucible. In this case, the coating layer is formed using a material that is chemically inert to the material constituting the single crystal at the temperature at which the single crystal is grown.
Thus, by forming a tantalum layer on the inner surface of the crucible, temperature control of the crucible can be made easier than before. Therefore, 4H-SiC single crystals can be grown more easily, and the incorporation of crystal polymorphs during crystal growth can be controlled to reduce the occurrence of defects.
In addition, the carbon supplied from the crucible can be cut off when the crucible is heated to a single crystal growth temperature. Therefore, it is possible to prevent the occurrence of defects in the single crystal due to the excessive supply of carbon, and thereby to grow a single crystal superior to the conventional one.

Referring to FIG. 1, the single crystal growth apparatus has a
The
The heating means 160 is provided outside the
2 is a schematic diagram of a single crystal growth apparatus according to another embodiment of the present invention.
Referring to FIG. 2, the single crystal growth apparatus includes a

The single crystal growth method using the single crystal growth apparatus according to the embodiment of the present invention described above will be described with reference to FIG. 3.
Referring to FIG. 3, the single crystal growth method according to an embodiment of the present invention includes providing a growth device having a tantalum layer formed on at least an inner surface of the crucible (S110), preparing a seed crystal (S120), and seed. Attaching seed crystals to the upper surface of the crystal holder (S130); and inserting the seed crystal holder into the crucible and growing single crystals on the seed crystal (S140).
A crucible having a tantalum layer formed on at least an inner surface of the crucible is provided (S110). As described with reference to FIG. 1, the tantalum layer may be formed not only on the inner surface of the crucible but also on the upper surface of the guide ring and one surface of the crucible cover. In addition, the tantalum layer may be formed to surround the outer surface of the crucible. The tantalum layer may be formed by coating tantalum on the inner and outer surfaces of the crucible using an arc ion plating apparatus.
A seed crystal including 4H and 6H-SiC is prepared (S120). The seed crystal is not limited to this, and various kinds of seed crystals may be prepared including 3C-SiC, 15R-SiC, and the like. In addition to SiC seed crystals, seed crystals such as GaN, AlN, and ZnO may be provided. At this time, a seed crystal of a circular shape having a diameter of 2 inches or more may be used as the seed crystal.
Attaching the seed crystal on the seed crystal holder (S130). The seed crystal holder is formed on one surface of the crucible cover, that is, the surface drawn inside the crucible. At this time, the seed crystal is attached to the seed crystal holder, for example, on the (000-1) plane. In addition, any one of sugar, carbon paste, and photoresist may be used to attach seed crystals onto the seed crystal holder. Of course, the seed crystal may be attached to the upper surface of the seed crystal holder using various adhesive materials.
After the seed crystal holder with the seed crystal attached is introduced into the single crystal growth apparatus, the single crystal is grown on the seed crystal (S140). This will be described in more detail as follows. First, the crucible lid having the seed crystal holder attached to one surface thereof is sealed so that the seed crystal holder is positioned inside the crucible. Then, a single crystal raw material such as silicon carbide powder is charged into the crucible. Thereafter, the substrate is heated at a temperature of 1300 ° C to 1500 ° C and a vacuum pressure for 2 to 3 hours to remove impurities contained in the crucible. An inert gas, such as argon (Ar) gas, is then injected to remove air remaining inside the crucible and between the crucible and the heat insulator. And after raising a pressure to atmospheric pressure, a crucible is heated to the temperature of 2000 degreeC-2300 degreeC using a heating means. Here, the reason for maintaining the atmospheric pressure is to prevent the occurrence of unwanted crystal polymorphism at the beginning of crystal growth. That is, the single crystal raw material is grown by sublimation of the single crystal raw material while maintaining the atmospheric pressure while maintaining the growth pressure by reducing the inside of the growth apparatus to 20 mbar to 60 mbar by increasing the temperature of the single crystal raw material to the growth temperature. At this time, since the coating layer is formed on the inner surface of the crucible, carbon atoms generated from the crucible are not included in the single crystal. Thus, single crystals having crystals superior to the conventional ones can be grown.
4 is an XRD graph of a single crystal grown according to an embodiment of the present invention, and it is confirmed whether the single crystal grown on the c-plane (000-1) of the seed crystal is a 4H-SiC single crystal.
As shown in FIG. 4, it can be seen that three auxiliary peaks appear between the main peaks of 35.6 ° and 75.3 °. From this, it can be seen that the 4H-SiC single crystal was grown. That is, the desired crystal polymorph can be grown by growing 4H-SiC single crystal on seed crystals.
5 is a comparative photograph of a single crystal grown by a conventional method and a single crystal grown according to an embodiment of the present invention. That is, a 4H-SiC single crystal photo grown without forming a tantalum layer on the inner surface of the crucible (FIG. 5A) and a 4H-SiC single crystal photo grown by forming a tantalum layer on the inner surface and the outer surface of the crucible according to the present invention (FIG. 5). (b)). At this time, the crystalline value of the 4H-SiC single crystal grown in the conventional manner is 285arcsec, the crystalline value of the 4H-SiC single crystal grown in accordance with the present invention is 184arcsec, the crystallinity of the single crystal grown in accordance with the present invention is further improved. In addition, the 4H-SiC single crystal grown according to the present invention has fewer defects than before. Therefore, the red-shift phenomenon due to the reduction of recombination efficiency of electrons and holes generated by internal defects during semiconductor device manufacturing can be prevented, and there is an effect of having excellent carrier mobility.
