Abstract
실시예는 태양전지 모듈 및 이의 제조방법을 제공한다. 실시예에 따른 태양전지 모듈은 지지기판 상에 배치되며, 제 1 분리 패턴을 포함하는 후면 전극층; 상기 후면 전극층 상에 배치되며, 제 2 분리 패턴을 포함하는 광 흡수층; 및 상기 광 흡수층 상에 배치되며, 절연부를 포함하는 전면 전극층이 형성된 다수개의 태양전지 셀들을 포함한다.
Description
실시예는 태양전지 모듈 및 이의 제조방법에 관한 것이다.
태양전지는 p-n 접합 다이오드에 빛을 쪼이면 전자가 생성 되는 광기전력 효과(photovoltaic effect)를 이용하여 빛 에너지를 전기 에너지로 변환시키는 소자로 정의할 수 있다. 태양전지는 접합 다이오드로 사용되는 물질에 따라, 실리콘 태양전지, I-III-VI족 또는 III-V족 화합물로 대표되는 화합물 반도체 태양전지, 염료감응 태양전지, 유기물 태양전지로 나눌 수 있다.
I-III-VI족 Chalcopyrite계 화합물 반도체 중 하나인 CIGS(CuInGaSe) 태양전지는 광 흡수가 뛰어나고, 얇은 두께로도 높은 광전 변환효율을 얻을 수 있으며, 전기 광학적 안정성이 매우 우수하여 기존 실리콘 태양전지를 대체할 수 있는 태양전지로 부각되고 있다.
도 1을 참조하면, 일반적인 CIGS 박막 태양전지는 나트륨을 포함하는 기판(10), 후면 전극층(20), 광 흡수층(30), 버퍼층(40), 고저항 버퍼층(50) 및 전면 전극층(60)을 순차적으로 형성시켜 제조된다. 또한, CIGS 박막 태양전지는 Bulk 태양전지와는 다르게 패터닝 공정(P1 내지 P3)에 의해 직렬 또는 병렬로 연결된 다수개의 태양전지 단위 셀들로 구성된다. 또한, 패터닝(P1 내지 P3) 과정에서 필수적으로 비활성 영역(G1, G2) 들이 발생하게 되며, 이는 태양전지 모듈의 광출력 저하의 원인이 된다.
이 중, P3 패터닝 공정은 다수개의 태양전지 셀들(C1, C2, C3)을 구분하는 공정으로, 종래에는 스크라이빙 팁(needle)을 사용하여 막을 기계적으로 제거하였다. 이러한 방법은 막 뜯김 등에 의해 선폭 제어가 쉽지 않아 정밀한 패터닝이 곤란하였고, 가공 시 발생하는 잔유물을 분리하기 위한 석션(suction) 또는 세정 장치가 필요한 문제가 있었다.
실시예는 정밀한 레이저 공정에 의해 분리되는 다수개의 태양전지 셀들을 포함하는 태양전지 모듈 모듈 및 이의 제조방법을 제공하고자 한다.
실시예에 따른 태양전지 모듈은 지지기판 상에 배치되며, 제 1 분리 패턴을 포함하는 후면 전극층; 상기 후면 전극층 상에 배치되며, 제 2 분리 패턴을 포함하는 광 흡수층; 및 상기 광 흡수층 상에 배치되며, 절연부를 포함하는 전면 전극층이 형성된 다수개의 태양전지 셀들을 포함한다.
실시예에 따른 태양전지 모듈의 제조방법은 지지기판 상에, 제 1 분리 패턴을 포함하는 후면 전극층을 형성하는 단계; 상기 후면 전극층 상에, 제 2 분리 패턴을 포함하는 광 흡수층을 형성하는 단계; 및 상기 광 흡수층 상에, 절연부를 포함하는 전면 전극층을 형성하는 단계를 포함한다.
실시예에 따른 태양전지 모듈은 전면 전극층의 소정 영역에 레이저를 조사함으로써 전면 전극층의 일부를 절연부로 전환한다. 태양전지 모듈을 구성하는 다수개의 태양전지 셀들은 전환된 절연부에 의하여 구분될 수 있다.
즉, 실시예에 따른 태양전지 모듈의 제조방법은 종래 사용되는 기계적 공정에 의해 태양전지 셀들을 분리하지 않고, 레이저 조사 공정에 의해 태양전지 셀들을 분리시킨다. 따라서, 실시예에 따른 태양전지 모듈의 제조방법은 정밀한 선폭 제어가 가능한 바 정밀한 패터닝이 가능하고, 부산물을 발생하지 않아 별도의 세정 장비 등을 필요로 하지 않는다.

도 2 내지 도 6은 실시예에 따른 태양전지 모듈을 제조하는 방법을 나타내는 단면도들이다. 이하에서는, 도 2 내지 도 6을 참조하며, 실시예에 따른 태양전지 모듈 및 이의 제조방법을 상세 서술하도록 한다.
도 2를 참조하면, 지지기판(100) 상에 후면 전극층(200)이 형성된다. 상기 후면 전극층(200)은 PVD(Physical Vapor Deposition) 또는 도금의 방법으로 형성될 수 있다.
상기 지지기판(100)은 플레이트 형상을 가지며, 상기 후면 전극층(200), 광 흡수층(300), 버퍼층(400), 고저항 버퍼층(500), 전면 전극층(600) 및 절연부(600)를 지지한다.
상기 지지기판(100)은 절연체일 수 있다. 상기 지지기판(100)은 유리기판, 플라스틱기판 또는 금속기판일 수 있다. 더 자세하게, 상기 지지기판(100)은 소다 라임 글래스(soda lime glass) 기판일 수 있다. 상기 지지기판(100)은 투명할 수 있다. 상기 지지기판(100)은 리지드하거나 플렉서블할 수 있다.
상기 후면 전극층(200)은 도전층이다. 상기 후면 전극층(200)은 몰리브덴(Mo), 금(Au), 알루미늄(Al), 크롬(Cr), 텅스텐(W) 및 구리(Cu) 중 적어도 하나를 포함할 수 있다. 이 가운데, 몰리브덴(Mo)은 다른 원소에 비해 상기 지지기판(100)과 열팽창 계수의 차이가 적기 때문에 접착성이 우수하여 박리현상이 발생하는 것을 방지할 수 있고, 상술한 후면 전극층(200)에 요구되는 특성을 전반적으로 충족시킬 수 있다.
또한, 상기 후면 전극층(200)은 제 1 분리 패턴(P1)을 포함한다. 상기 제 1 분리 패턴(P1)은 상기 지지기판(100)의 상면을 노출하는 오픈 영역이다. 상기 제 1 분리 패턴(P1)은 레이저에 의해 형성될 수 있으나, 이에 제한되는 것은 아니다.
상기 후면 전극층(200)은 상기 제 1 분리 패턴(P1)에 의하여 다수개의 후면 전극들로 구분될 수 있다. 상기 제 1 분리 패턴(P1)의 폭은 약 50 ㎛ 내지 약 100 ㎛ 일 수 있으나, 이에 제한되는 것은 아니다.
도 3을 참조하면, 상기 후면 전극층(200) 상에 광 흡수층(300), 버퍼층(400), 고저항 버퍼층(500)이 형성된다.
상기 광 흡수층(300)은 상기 후면 전극층(200) 상에 배치된다. 상기 광 흡수층(300)은 ?-?-?족 계 화합물을 포함한다. 예를 들어, 상기 광 흡수층(300)은 구리-인듐-갈륨-셀레나이드계(Cu(In,Ga)Se2;CIGS계) 결정 구조, 구리-인듐-셀레나이드계 또는 구리-갈륨-셀레나이드계 결정 구조를 가질 수 있다. 또한, 상기 광 흡수층(300)의 에너지 밴드갭(band gap)은 약 1 eV 내지 약 1.8 Ev 일 수 있다.
상기 광 흡수층(300)은 스퍼터링 공정 또는 증발법 등에 의해서 형성될 수 있다. 예를 들어, 상기 광 흡수층(300)을 형성하기 위해서 구리, 인듐, 갈륨, 셀레늄을 동시 또는 구분하여 증발시키면서 구리-인듐-갈륨-셀레나이드계(Cu(In,Ga)Se2;CIGS계)의 광 흡수층(300)을 형성하는 방법과 금속 프리커서 막을 형성시킨 후 셀레니제이션(Selenization) 공정에 의해 형성시키는 방법이 폭넓게 사용되고 있다.
금속 프리커서 막을 형성시킨 후 셀레니제이션 하는 것을 세분화하면, 구리 타겟, 인듐 타겟, 갈륨 타겟을 사용하는 스퍼터링 공정에 의해서, 상기 이면전극(200) 상에 금속 프리커서 막이 형성된다. 이후, 상기 금속 프리커서 막은 셀레이제이션(selenization) 공정에 의해서, 구리-인듐-갈륨-셀레나이드계(Cu(In,Ga)Se2;CIGS계)의 광 흡수층(300)이 형성된다.
이와는 다르게, 상기 구리 타겟, 인듐 타겟, 갈륨 타겟을 사용하는 스퍼터링 공정 및 상기 셀레니제이션 공정은 동시에 진행될 수 있다.
이와는 다르게, 구리 타겟 및 인듐 타겟 만을 사용하거나, 구리 타겟 및 갈륨 타겟을 사용하는 스퍼터링 공정 및 셀레니제이션 공정에 의해서, CIS계 또는 CIG계 광 흡수층(300)이 형성될 수 있다.
상기 버퍼층(400)은 상기 광 흡수층(300) 상에 배치된다. 본원 발명과 같은 태양전지는 p형 반도체인 CIGS 또는 CIGSS 화합물 박막의 광 흡수층(300)과 n형 반도체인 전면 전극층(600) 간에 pn 접합을 형성한다. 하지만 두 물질은 격자상수와 밴드갭 에너지의 차이가 크기 때문에 양호한 접합을 형성하기 위해서는 밴드갭이 두 물질의 중간에 위치하는 버퍼층이 필요하다.
예를 들어, 상기 버퍼층(400)은 황화 아연(ZnS)을 포함할 수 있다. 또한, 상기 버퍼층(400)의 두께는 약 10 nm 내지 약 30 nm 일 수 있으나, 이에 제한되는 것은 아니다.
상기 버퍼층(400)은 원자층 증착법(atomic layer deposition: ALD), 유기금속화학증착법(Metal-Organic Chemical Vapor Deposition; MOCVD) 또는 화학 용액 증착법(chemical bath deposition; CBD) 등에 의하여 형성될 수 있다. 더 자세하게, 상기 버퍼층(400)은 화학 용액 증착법(CBD)에 의하여 형성될 수 있다.
상기 고저항 버퍼층(500)은 상기 버퍼층(400) 상에 배치된다. 상기 고저항 버퍼층(500)은 불순물이 도핑되지 않은 징크 옥사이드(i-ZnO)일 수 있다. 또한, 상기 고저항 버퍼층(500)은 상기 버퍼층(400) 상에 징크 옥사이드가 스퍼터링 공정에 의하여 증착될 수 있다.
도 4를 참조하면, 상기 광 흡수층(300)을 관통하는 제 2 분리 패턴(P2)을 형성한다. 상기 제 2 분리 패턴(P2)은 기계적(mechanical) 공정, 예를 들어, 스크라이빙 팁 등을 이용하여 기계적으로 상기 광 흡수층(300)을 긁어 내어 형성될 수 있다.
더 자세하게, 상기 제 2 분리 패턴(P2)은 상기 고저항 버퍼층(500), 상기 버퍼층(400) 및 상기 광 흡수층(300)을 관통한다. 상기 제 2 분리 패턴(P2)은 상기 제 1 관통홈(P1)에 인접하여 형성된다. 즉, 상기 제 2 분리 패턴(P2)의 일부는 평면에서 보았을 때, 상기 제 1 분리 패턴(P1)의 옆에 형성된다. 상기 제 2 분리 패턴(P2)의 폭은 약 40 ㎛ 내지 약 150 ㎛ 일 수 있으나, 이에 제한되는 것은 아니다.
도 5를 참조하면, 상기 고저항 버퍼층(500) 상에 전면 전극층(600)을 형성한다. 상기 전면 전극층(600)은 상기 고저항 버퍼층(500) 상에 투명한 도전물질이 적층됨으로써 제조될 수 있다. 상기 투명한 도전물질로는, 예를 들어, 징크 옥사이드(zinc oxide), 인듐 틴 옥사이드(induim tin oxide;ITO) 또는 인듐 징크 옥사이드(induim zinc oxide;IZO) 등을 포함할 수 있다. 더 자세하게, 상기 전면 전극층(600)은 알루미늄이 도핑된 징크 옥사이드(Al doped zinc oxide; AZO)로 제조될 수 있다.
더 자세하게, 상기 전면 전극층(600)은 스퍼터링 또는 화학기상증착법(chemical vapor deposition)에 의하여 제조될 수 있다. 더 자세하게, 상기 스퍼터링에 의하여 전면 전극층(600)을 형성하기 위하여, RF 스퍼터링방법으로 ZnO 타겟을 사용하여 증착하는 방법과 Zn 타겟을 이용한 반응성 스퍼터링 등이 사용될 수 있다.
도 5 및 도 6을 참조하면, 상기 전면 전극층(600)의 소정 영역에 절연부(700)를 형성한다. 실시예에 따른 태양전지 모듈은 상기 절연부(700)에 의하여 다수개의 태양전지 셀들(C1, C2, C3)로 구분될 수 있다.
상기 절연부(700)는 상기 전면 전극층(600)의 소정 영역에 레이저 빔을 조사시킴으로써 형성될 수 있다. 상기 전면 전극층(600)으로 주로 사용되는 알루미늄이 도핑된 징크 옥사이드(Al doped zinc oxide; AZO)는 약 250℃ 이상의 고온에서는 전도성을 상실하는 특성을 가지고 있다. 실시예에 따른 태양전지 모듈의 제조방법은 이와 같은 특성을 이용하여, 상기 전면 전극층(600)의 일부 영역에 레이저 빔을 조사시킴으로써, 상기 전면 전극층(600)의 일부를 절연부(700)로 전환하고자 한다.
이에 따라, 실시예에 따른 태양전지 모듈의 제조방법은 정밀한 선폭 제어가 가능한 바 정밀한 패터닝이 가능하다. 또한, 실시예에 따른 태양전지 모듈의 제조방법은 종래 사용되는 기계적 공정에 의해 태양전지 셀들을 분리하지 않는다. 따라서, 기계적 공정에 의해 발생되는 부산물을 형성하지 않는 바, 별도의 석션(suction) 장비 또는 세정 장비 등을 필요로 하지 않는다.
상기 레이저 조사 공정에서 사용되는 레이저 빔의 파장은 약 250 nm 내지 400 nm 일 수 있다. 레이저 빔의 파장이 약 250 nm 이하인 경우, 절연부(700)의 절연 특성이 충분히 나타나지 않을 수 있으며, 레이저 빔의 파장이 400 nm 이상인 경우 전면 전극층(600)을 투과하는 문제가 발생할 수 있다. 또한, 상기 전면 전극층(600)의 전도성을 상실하게 하기 위하여, 스폿(spot) 사이즈는 약 20 ㎛ 내지 약 60 ㎛ 이고, 파워 밀도는 0.5 J/cm2 내지 5 J/cm2 인 레이저 빔을 사용할 수 있으나, 이에 제한되지 않는다.
상기와 같은 방법에 의해 제조되는 절연부(700)는 전면 전극층(600)과 동일한 물질로 형성된다. 예를 들어, 상기 전면 전극층(600)과 상기 절연부(700) 모두 알루미늄이 도핑된 산화 아연(ZnO:Al)으로 형성될 수 있다.
한편, 상기 절연부(700)에서 알루미늄의 도핑 농도와 상기 전면 전극층(600)에서 알루미늄의 도핑 농도는 서로 다를 수 있다. 더 자세하게, 상기 절연부(700)에서 알루미늄의 도핑 농도는 상기 전면 전극층(600)에서 알루미늄의 도핑 농도보다 더 작을 수 있다. 예를 들어, 상기 절연부(700)는 매우 극소량의 알루미늄만이 도핑되거나, 아루미늄이 도핑되지 않을 수 있다. 이에 따라, 상기 절연부(700)는 종래 전면 전극층(600)의 전도성을 상실하게 된다.
상기 절연부(700)는 상기 제 2 분리 패턴(P2)과 인접한 영역 상에 배치될 수 있다. 즉, 상기 절연부(700)는 평면에서 보았을 때, 상기 제 2 분리 패턴(P2)의 옆에 형성될 수 있다. 또한, 상기 절연부(700) 의 폭은 약 10 ㎛ 내지 약 200 ㎛ 일 수 있으나, 이에 제한되는 것은 아니다.
일 구현예로, 상기 제 2 분리 패턴(P2)의 일 측면은 상기 절연부(700)의 타 측면과 동일 연장 선상에 형성될 수 있다. 즉, 실시예에 따른 제 2 분리 패턴(P2)과 절연부(700)는 도 1에서와 같이 G2 영역을 형성하지 않을 수 있다. 이는 실시예에 따른 태양전지의 제조방법은 레이저 빔의 스폿 사이즈 조절을 통해 미세한 선폭 제어가 가능하기 때문이다. 이에 따라, 제조되는 태양전지 모듈은 비활성 영역(dead zone)이 감소할 수 있으며, 결국 태양전지 모듈의 광 출력은 증가될 수 있다.
이상에서 실시예들에 설명된 특징, 구조, 효과 등은 본 발명의 적어도 하나의 실시예에 포함되며, 반드시 하나의 실시예에만 한정되는 것은 아니다. 나아가, 각 실시예에서 예시된 특징, 구조, 효과 등은 실시예들이 속하는 분야의 통상의 지식을 가지는 자에 의해 다른 실시예들에 대해서도 조합 또는 변형되어 실시 가능하다. 따라서 이러한 조합과 변형에 관계된 내용들은 본 발명의 범위에 포함되는 것으로 해석되어야 할 것이다.
또한, 이상에서 실시예를 중심으로 설명하였으나 이는 단지 예시일 뿐 본 발명을 한정하는 것이 아니며, 본 발명이 속하는 분야의 통상의 지식을 가진 자라면 본 실시예의 본질적인 특성을 벗어나지 않는 범위에서 이상에 예시되지 않은 여러 가지의 변형과 응용이 가능함을 알 수 있을 것이다. 예를 들어, 실시예에 구체적으로 나타난 각 구성 요소는 변형하여 실시할 수 있는 것이다. 그리고 이러한 변형과 응용에 관계된 차이점들은 첨부된 청구 범위에서 규정하는 본 발명의 범위에 포함되는 것으로 해석되어야 할 것이다.
Claims (11)
- 지지기판 상에 배치되며, 제 1 분리 패턴을 포함하는 후면 전극층;
상기 후면 전극층 상에 배치되며, 제 2 분리 패턴을 포함하는 광 흡수층; 및
상기 광 흡수층 상에 배치되며, 절연부를 포함하는 전면 전극층이 형성된 다수개의 태양전지 셀들을 포함하는 태양전지 모듈.
- 제 1 항에 있어서,
상기 절연부는 상기 전면 전극층의 소정 영역에 레이저 빔을 조사시켜 형성되는 태양전지 모듈.
- 제 1 항에 있어서,
상기 절연부와 상기 전면 전극층은 동일한 물질로 형성되는 태양전지 모듈.
- 제 3 항에 있어서,
상기 절연부와 상기 전면 전극층 각각은 알루미늄이 도핑된 산화 아연(ZnO:Al)으로 형성되는 태양전지 모듈.
- 제 4 항에 있어서,
상기 절연부에서 알루미늄의 도핑 농도는 상기 전면 전극층에서 알루미늄의 도핑 농도보다 낮은 태양전지 모듈.
- 제 1 항에 있어서,
상기 다수개의 태양전지 셀들은 다수개의 상기 절연부에 의해 구분하는 태양전지 모듈.
- 제 1 항에 있어서,
상기 절연부는 상기 제 2 분리 패턴과 인접한 영역 상에 배치되는 태양전지 모듈.
- 제 7 항에 있어서,
상기 제 2 분리 패턴의 일 측면은 상기 절연부의 타 측면과 동일 연장 선상에 형성되는 태양전지 모듈.
- 지지기판 상에, 제 1 분리 패턴을 포함하는 후면 전극층을 형성하는 단계;
상기 후면 전극층 상에, 제 2 분리 패턴을 포함하는 광 흡수층을 형성하는 단계; 및
상기 광 흡수층 상에, 절연부를 포함하는 전면 전극층을 형성하는 단계를 포함하는 태양전지 모듈의 제조방법.
- 제 9 항에 있어서,
상기 절연부를 포함하는 전면 전극층을 형성하는 단계는,
상기 광 흡수층 상에 전면 전극 형성 물질을 증착하고,
상기 증착된 전면 전극 형성 물질의 소정 영역 상에 레이저 빔을 조사시켜 상기 절연부를 형성하는 것을 포함하는 태양전지 모듈의 제조방법.
- 제 10 항에 있어서,
상기 레이저 빔의 파장은 250 nm 내지 400 nm 이고,
상기 레이저 빔의 스폿(spot) 사이즈는 20 ㎛ 내지 60 ㎛ 이고,
상기 레이저 빔의 파워 밀도는 0.5 J/cm2 내지 5 J/cm2인 태양전지 모듈의 제조방법.
