Abstract

Description
실시예는 발광 소자 패키지에 관한 것이다.
발광 다이오드(LED)는 전기 에너지를 빛으로 변환하는 반도체 소자의 일종이다. 발광 다이오드는 형광등, 백열등 등 기존의 광원에 비해 저소비전력, 반영구적인 수명, 빠른 응답속도, 안전성, 환경친화성의 장점을 가진다. 이에 기존의 광원을 발광 다이오드로 대체하기 위한 많은 연구가 진행되고 있으며, 발광 다이오드는 실내외에서 사용되는 각종 램프, 액정표시장치, 전광판, 가로등 등의 조명 장치의 광원으로서 사용이 증가되고 있는 추세이다.
한편, 종래 기술의 발광 다이오드를 사용하여 발광 장치를 구현하는 방법 중 가장 널리 사용되고 있는 방법은 발광 다이오드(LED) 상에 형광체를 도포하는 방법이다. 그러나, 이와 같이 발광 다이오드(LED) 상에 형광체를 형성하는 종래 기술은 발광 다이오드(LED)의 광 출력이 저하되거나, 발광 다이오드 패키지를 제조하는 공정 시 발생하는 열에 의해 발광 다이오드(LED)에 손상이 있을 수 있는 문제점이 있었다.
실시예는 광 추출 효율이 향상되고, 발광 소자의 안정성을 향상시키는 발광 소자 패키지를 제공한다.
실시예는 제1 전극층 및 제2 전극층을 포함하는 패키지 본체; 상기 제1 전극층 및 상기 제2 전극층과 전기적으로 연결되는 발광 소자; 및 상기 발광 소자 상에 위치하고, 상기 발광 소자에서 발광되는 광을 투광하는 산화물로 구성된 옥사이드계 충진층을 포함하는 발광 소자 패키지를 제공한다.
그리고, 상기 발광 소자 패키지는 상기 옥사이드계 충진층 상에 위치하고, 상기 발광 소자에서 발광되는 광의 파장을 변환하는 형광체층을 더 포함할 수 있다.
여기서, 상기 옥사이드계 충진층은 상기 형광체층과의 경계면에서 요철을 포함할 수 있다.
이 때, 상기 요철 구조는 PEC 방법 또는 마스크를 이용하여 에칭 방법을 통하여 형성할 수 있다.
또한, 상기 요철은 포토닉 크리스탈 구조를 가질 수 있다.
그리고, 상기 옥사이드계 충진층은 500°C 이하에서 진행되는 화학증착방법(Chemical Vapor Deposition)에 의해 증착될 수 있다.
그리고, 상기 산화물은 실리콘 산화물, 산화 질화물, 및 산화 알루미늄 중 하나 이상을 포함할 수 있다.
그리고, 상기 발광 소자는 제1 도전형 반도체층과 활성층 및 제2 도전형 반도체층을 포함하는 발광 구조물, 상기 제1 도전형 반도체층 상의 제1 전극, 상기 제2 도전형 반도체 상의 제2 전극을 포함할 수 있다.
다른 실시예는 제1 전극층 및 제2 전극층을 포함하는 패키지 본체에 발광 소자를 위치시키고, 상기 발광 소자와 상기 제1 전극층 및 상기 제2 전극층을 전기적으로 연결하는 단계; 및 상기 발광 소자 상에 상기 발광 소자에서 발광되는 광을 투광하는 산화물로 구성된 옥사이드계 충진층을 증착하는 단계를 포함하는 발광 소자 패키지 제조 방법을 제공한다.
이 때, 상기 옥사이드계 충진층은 500°C 이하에서 진행되는 화학증착(Chemical Vapor Deposition) 방법에 의해 증착될 수 있다.
그리고, 상기 발광 소자 패키지 제조 방법은 상기 옥사이드계 충진층 상에 상기 발광 소자에서 발광되는 광의 파장을 변환하는 형광체층을 형성하는 단계를 더 포함할 수 있다.
실시예는 광 추출 효율이 향상되고, 발광 소자의 안정성을 향상시키는 발광 소자 패키지를 제공할 수 있다.

이하, 첨부된 도면을 참조하여 실시예에 따른 발광 소자 패키지에 대해 설명한다.
도 1은 제1 실시예의 발광 다이오드 패키지의 단면을 도시한 도면이다.
도 1을 참조하면, 제1 실시예에 따른 발광 소자 패키지는 패키지 몸체(120)와, 상기 패키지 몸체(120)에 설치된 제 1 전극층(131) 및 제 2 전극층(132)과, 상기 패키지 몸체(120)에 설치되어 상기 제 1 전극층(131) 및 제 2 전극층(132)과 전기적으로 연결되는 발광 소자(100)과, 상기 발광 소자(100)를 감싸는 옥사이드계 충진층(140)을 포함한다.
상기 패키지 몸체(120)는 실리콘 재질, 합성수지 재질, 또는 금속 재질을 포함하여 형성될 수 있으며, 상기 발광 소자(100)의 주위에 경사면이 형성되어 광추출 효율을 높일 수 있다.
상기 제 1 전극층(131) 및 제 2 전극층(132)은 서로 전기적으로 분리되며, 상기 발광 소자(100)에 전원을 제공한다.
또한, 상기 제 1 전극층(131) 및 제 2 전극층(132)은 상기 발광 소자(100)에서 발생된 광을 반사시켜 광 효율을 증가시킬 수 있으며, 상기 발광 소자(100)에서 발생된 열을 외부로 배출시키는 역할을 할 수도 있다.
상기 발광 소자(100)는 상기 패키지 몸체(120) 상에 설치되거나 상기 제 1 전극층(131) 또는 제 2 전극층(132) 상에 설치될 수 있다.
이 때, 발광 소자(100)는 제1 도전형 반도체층과 활성층 및 제2 도전형 반도체층을 포함하는 발광 구조물, 상기 제1 도전형 반도체층 상의 제1 전극, 상기 제2 도전형 반도체 상의 제2 전극을 포함하여 구성될 수 있다.
상기 발광 소자(100)는 상기 제 1 전극층(131) 및 제 2 전극층(132)과 와이어 방식에 의해 전기적으로 연결될 수 있다. 또한, 실시예에 따라 발광 소자(100)는 제1 전극층(131) 및 제2 전극층(132)과 플립칩 방식 또는 다이 본딩 방식에 의해 전기적으로 연결될 수도 있다.
상기 옥사이드계 충진층(140)은 상기 발광 소자(100) 상부에 적층되어, 상기 발광 소자(100)를 감싸며 보호할 수 있다.
이 때, 상기 옥사이드계 충진층(140)은 광투과성을 가지는 산화물로 이루어질 수 있다. 일 예로, 상기 옥사이드계 충진층(1400)은 실리콘 산화물(SiO2)층, 산화 질화물층, 또는 산화 알루미늄층으로 이루어질 수 있다.
실시예에 따라, 상기 옥사이드계 충진층(140)은 저온 방식의 화학증착(Chemical Vapor Deposition) 방법에 의해 광투과성을 가지는 절연물질을 증착함으로써 생성될 수 있다.
예를 들어, 옥사이드계 충진층(140)은 500°C 이하에서 진행되는 화학증착방법에 의해 SiO2를 발광 소자(100) 상부에 증착시킴으로써, 생성될 수 있다.
상기 옥사이드계 충진층(140)은 발광 소자(100)의 광투광성을 가지는 산화물로 구성되므로 광 추출 저하를 최소화하는 효과가 있으며, 발광소자(100)와 제1 전극층(131) 및 제2 전극층(132)의 전기적 연결 이후 발광소자(100)를 전체적으로 보호할 수 있는 효과가 있다.
또한, 상기 옥사이드계 충진층(140)이 저온 방식의 화학증착방법으로 증착되는 경우 열 발생이 최소화되어 발광소자(100)를 공정상 발생할 수 있는 열 손상에서 보호할 수 있는 효과가 있다.
도 2a 내지 도 2d는 발광 소자 패키지의 제조방법을 도시한 도면이다.
도 2a를 참조하면, 먼저, 도 2a에 도시한 바와 같이 패키지 몸체(120)에 제 1 전극층(131) 및 제 2 전극층(132)을 설치하고, 발광 소자(100)를 상기 패키지 몸체(120) 상에 설치되거나 상기 제 1 전극층(131) 또는 제 2 전극층(132) 상에 설치한다.
다음으로, 발광소자(100)를 상기 제 1 전극층(131) 및 제 2 전극층(132)과 전기적으로 연결한다.
이 때, 상기 발광 소자(100)는 상기 제 1 전극층(131) 및 제 2 전극층(132)과 와이어 방식으로 연결될 수 있으며, 실시예에 따라 플립칩 방식 또는 다이 본딩 방식에 의해 전기적으로 연결될 수 있다.
다음으로, 상기 옥사이드계 충진층(140)을 상기 발광 소자(100) 상부에 증착한다.
이 때, 상기 옥사이드계 충진층(140)은 광투과성을 가지는 산화물을 증착하여 생성될 수 있다. 일 예로서, 옥사이드계 충진층(1400)은 실리콘 산화물(SiO2)층 또는 산화 질화물층 또는 산화 알루미늄층 중 하나로 이루어지거나, 하나 이상 조합되어 조성될 수 있다.
실시예에 따라, 상기 옥사이드계 충진층(140)은 저온 방식의 화학증착(Chemical Vapor Deposition) 방법에 의해 증착될 수 있는 광투과성을 가지는 산화물을 증착함으로써 생성될 수 있다.
예를 들어, 옥사이드계 충진층(140)은 500°C 이하에서 진행되는 화학증착방법에 의해 SiO2를 발광 소자(100) 상부에 증착시킴으로써, 생성될 수 있다.
상기 옥사이드계 충진층(140)은 발광 소자(100)의 광투광성을 가지는 산화물로 구성되므로 광 추출 저하를 최소화하는 효과가 있으며, 발광소자(100)와 제1 전극층(131) 및 제2 전극층(132)의 전기적 연결 후 발광소자(100)를 전체적으로 보호할 수 있는 효과가 있다.
도 2b는 저온 방식의 화학증착방법으로 옥사이드계 충진층(140)이 증착된 실시예를 도시한 도면이다.
도 2b를 참조하면, 발광 소자 패키지는 옥사이드계 충진층(140)을 상기 발광 소자(100) 상에 포함한다.
옥사이드계 충진층(140)은 발광 소자(100)를 보호하기 위해, 발광 소자(100)를 감싸는 형태로 증착될 수 있으며, 증착된 형상 또는 두께에 그 실시예를 제한받지 않는다.
옥사이드 충전 부재층(140)이 증착되는 두께는 실시예에 따라 여러가지 값을 가질 수 있는데, 발광 소자(100)를 열 손상 또는 물리적인 손상으로부터 보호하기 위한 실험치로 결정될 수 있다.
일 예로, 발광 소자(100)의 두께(d1)가 4 ㎛ 일 경우, 옥사이드 충전 부재층(140)의 두께(d2)는 10 ㎛로 증착될 수 있다.
도 2b와 같은 옥사이드계 충진층(140)의 증착은 복수의 발광 소자 패키지에서 동시에 수행될 수 있으며, 복수의 발광 소자 패키지에서 옥사이드계 충진층(140)의 증착을 위한 트레이의 실시예는 도 6을 참조하여 후술한다.
그리고, 도 2c에 도시된 바와 같이 옥사이드계 충진층(140) 상으로 형광체층(160)을 형성하기 위한 트레이(151, 152)를 설치한다. 트레이는 실시예에 따라 상부 트레이(151) 및 하부 트레이(152)로 구성될 수 있다.
그리고, 도 2d에 도시된 바와 같이 옥사이드계 충진층(140) 상으로 형광체층(160)을 형성한다. 형광체층(160)는 특정 파장대의 출력광을 얻기 위하여 형성되며, 형광체층(160) 내에는 형광체 입자들이 분산되어 있을 수 있다.
형광체층(160)은 발광 소자(100)에서 생성되고, 옥사이드계 충진층(140)을 통과한 광의 파장이 변환되어 특정 파장대의 출력광이 되도록 한다.
예를 들어, 발광 소자(100)에서 청색광을 출력하는 경우, 옥사이드계 충진층(140)는 황색 형광체를 포함하여, 출력광이 백색광이 되도록 할 수 있다.
형광체층(160)이 형성되면, 트레이(151, 152)를 제거하여 도 3과 같은 발광 소자 패키지를 제조할 수 있다.
도 3은 제2 실시예의 발광 소자 패키지의 단면을 도시한 도면이다. 도 3은 도 1의 발광 소자 패키지에서 형광체층(160)을 추가적으로 형성한 것이다.
제2 실시예에 따른 발광 소자 패키지는 발광 소자(100)와 형광체층(160) 사이에 옥사이드계 충진층(140)을 위치시킴으로써, 발광소자(100) 상으로 형광체층(160)이 직접 위치할 때 발광 소자(100) 근처에 발생할 수 있는 기공을 방지하고, 발광 소자(100)에 근접한 형광체층의 변질에 의한 광추출 저하를 최소화할 수 있는 효과가 있다.
즉, 제2 실시예에 따른 발광 소자 패키지는 발광 소자(100)와 형광체층(160) 사이에 옥사이드계 충진층(140)을 위치시킴으로써, 발광소자(100)와 형광체층이 직접 접촉하지 않고 열에 강한 옥사이드계 충진충(140)과 접촉하도록 함으로써, 발광 소자의 안정성을 향상시키는 발광 소자 패키지를 제공하는 효과가 있다.
또한, 제2 실시예에 따른 발광 소자 패키지는 상술한 바와 같이 저온 화학증착방법으로 옥사이드계 충진층(140)을 증착시킴으로써, 열발생을 최소화하여 발광 소자 패키지 몰딩 시 발생하는 발광 소자의 열 손상을 최소화하는 효과가 있다.
도 4는 제3 실시예의 발광 소자 패키지의 단면을 도시한 도면이다. 도 4를 참조하면, 옥사이드계 충진층(140)과 형광체층(160) 경계면에는 요철 구조가 형성될 수 있다.
옥사이드계 충진층(140) 표면의 요철의 형상은, PEC 방법이나 마스크를 형성한 후 에칭을 통하여 형성할 수 있다. 여기서, 식각액의 양, UV(자외선)의 세기 및 노출 시간 등을 조절함으로써, 미세 크기의 요철의 형상을 조절할 수 있다.
이 때, 미세크기의 요철은 마스크를 이용한 에칭 공정을 이용하여 형성될 수 있는데, 마스크를 이용한 에칭 공정은, 옥사이드계 충진층(140)상에 포토레지스트를 코팅한 다음, 마스크를 사용하여 노광 공정을 진행한다. 그리고, 노광 공정이 진행되면, 이를 현상하여 식각 패턴을 형성한다. 상술한 공정에 따라 옥사이드계 충진층(140) 상에 식각 패턴이 형성되며, 식각 공정을 진행하여 옥사이드계 충진층(140) 상에 요철 구조를 형성한다. 상기 요철 구조는 상기 옥사이드계 충진층(140) 및 형광체층(160)의 표면적을 증가시켜 광투과성을 높이기 위한 것이므로, 통상적으로 마루와 골의 개수가 많을수록 좋다.
도 5는 제4 실시예의 발광 소자 패키지의 단면을 도시한 도면이다. 도 5를 참조하면, 옥사이드계 충진층(140)과 형광체층(160)의 경계면에는 2차원 포토닉 크리스탈이 형성될 수 있는데, 그 구조는 광의 파장의 반 정도의 주기로 상이한 굴절율을 가지는 적어도 2가지의 유전체를 주기적으로 배열하여 얻어진다. 이때, 각각의 유전체는 서로 동일한 패턴으로 구비될 수 있다.
포토닉 크리스탈은 상기 옥사이드계 충진층(140)의 표면에 광 밴드 갭(photonic band gap)을 형성하여 빛의 흐름을 제어할 수 있다.
도시된 바와 같이 실시예에 따른 발광 소자 패키지는 옥사이드계 충진층(140)을 패터닝한 후, 형광체층(160)을 형성함으로써, 광 추출 효율이 향상된 발광 소자를 제공할 수 있는 효과가 있다.
도 6은 옥사이드계 충진층의 증착을 위한 트레이의 실시예를 도시한 도면이다. 도 6에 도시된 바와 같이, 도 2b와 같은 옥사이드계 충진층(140)의 증착은 트레이(610)에 위치한 복수의 발광 소자 패키지(601)에서 동시에 수행될 수 있다.
또한, 상기 발광 소자 패키지는 발광 소자를 복수개로 탑재할 수 있으며, 이에 대해 한정하지는 않는다.
또한, 실시 예에 따른 발광 소자 패키지는 복수개가 기판 상에 어레이되며, 상기 발광 소자 패키지의 광 경로 상에 광학 부재인 도광판, 프리즘 시트, 확산 시트 등이 배치될 수 있다. 이러한 발광 소자 패키지, 기판, 광학 부재는 라이트 유닛으로 기능할 수 있다. 또 다른 실시 예는 상술한 실시 예들에 기재된 반도체 발광소자 또는 발광 소자 패키지를 포함하는 표시 장치, 지시 장치, 조명 시스템으로 구현될 수 있으며, 예를 들어, 조명 시스템은 램프, 가로등을 포함할 수 있다.
이상에서 실시예들에 설명된 특징, 구조, 효과 등은 본 발명의 적어도 하나의 실시예에 포함되며, 반드시 하나의 실시예에만 한정되는 것은 아니다. 나아가, 각 실시예에서 예시된 특징, 구조, 효과 등은 실시예들이 속하는 분야의 통상의 지식을 가지는 자에 의해 다른 실시예들에 대해서도 조합 또는 변형되어 실시 가능하다. 따라서 이러한 조합과 변형에 관계된 내용들은 본 발명의 범위에 포함되는 것으로 해석되어야 할 것이다.

Claims (11)
- 제1 전극층 및 제2 전극층을 포함하는 패키지 본체;
상기 제1 전극층 및 상기 제2 전극층과 전기적으로 연결되는 발광 소자; 및
상기 발광 소자 상에 위치하고, 상기 발광 소자에서 발광되는 광을 투광하는 산화물로 구성된 옥사이드계 충진층
을 포함하는 발광 소자 패키지. - 제1항에 있어서,
상기 옥사이드계 충진층 상에 위치하고, 상기 발광 소자에서 발광되는 광의 파장을 변환하는 형광체층
을 더 포함하는 발광 소자 패키지. - 제2항에 있어서,
상기 옥사이드계 충진층은 상기 형광체층과의 경계면에서 요철 구조를 포함하는 발광 소자 패키지. - 제3항에 있어서,
상기 요철 구조는 PEC 방법 또는 마스크를 이용하여 에칭 방법을 통하여 형성하는 발광 소자 패키지. - 제3항에 있어서,
상기 요철은 포토닉 크리스탈 구조를 가지는 발광 소자 패키지. - 제1항에 있어서,
상기 옥사이드계 충진층은 500°C 이하에서 진행되는 화학증착(Chemical Vapor Deposition)에 의해 증착되는 발광 소자 패키지. - 제1항에 있어서,
상기 산화물은 실리콘 산화물, 산화 질화물, 및 산화 알루미늄 중 하나 이상을 포함하는 발광 소자 패키지. - 제1항에 있어서,
상기 발광 소자는 제1 도전형 반도체층과 활성층 및 제2 도전형 반도체층을 포함하는 발광 구조물, 상기 제1 도전형 반도체층 상의 제1 전극, 상기 제2 도전형 반도체 상의 제2 전극을 포함하는 발광 소자 패키지. - 제1 전극층 및 제2 전극층을 포함하는 패키지 본체에 발광 소자를 위치시키고, 상기 발광 소자와 상기 제1 전극층 및 상기 제2 전극층을 전기적으로 연결하는 단계; 및
상기 발광 소자 상에 상기 발광 소자에서 발광되는 광을 투광하는 산화물로 구성된 옥사이드계 충진층을 증착하는 단계
을 포함하는 발광 소자 패키지의 제조 방법. - 제9항에 있어서,
상기 옥사이드계 충진층은 500°C 이하에서 진행되는 화학증착(Chemical Vapor Deposition)에 의해 증착되는 발광 소자 패키지의 제조 방법. - 제9항에 있어서,
상기 옥사이드계 충진층 상에 상기 발광 소자에서 발광되는 광의 파장을 변환하는 형광체층을 형성하는 단계
를 더 포함하는 발광 소자 패키지의 제조 방법.
