태양 전지 제조 방법을 제공한다. 상기 제조 방법은 기판 위에 투명 전도막을 증착하는 단계, 상기 투명 전도막을 패터닝하는 단계, 상기 패터닝된 투명 전도막 위에 차례로 적층되어 있는 P층, I층 및 N층을 포함하는 반도체층을 형성하는 단계, 상기 반도체층을 패터닝하는 단계, 상기 패터닝된 반도체층 위에 메탈 파우더를 도포하는 단계, 상기 메탈 파우더가 도포된 상기 반도체층 위에 후면 전극막을 형성하는 단계, 그리고 상기 후면 전극막 및 상기 반도체층을 패터닝하는 단계를 포함한다.

Description
본 발명은 태양 전지 및 그 제조 방법에 관한 것이다.
태양 전지는 태양빛의 에너지를 전기 에너지로 바꾸는 것으로 P형 반도체와 N형 반도체라고 하는 2종류의 반도체를 사용하여 전기를 일으킨다. 태양 전지는 크게 상용 제품의 대부분을 점유하고 있는 결정질 실리콘 태양 전지와 값싼 기판을 사용할 수 있는 박막 태양 전지, 그리고 결정질 실리콘 태양 전지와 박막 태양 전지의 혼합형 등으로 분류될 수 있다.
여기서, 박막 태양 전지는 얇은 유리나 플라스틱 기판에 막을 입히는 방식이다. 일반적으로 박막 특성상 캐리어의 확산거리가 결정질에 비해 매우 짧아 PN접합 구조로만 제조될 경우 태양광에 의해 생성되는 전자-정공쌍(electron-hole pairs)의 수집 효율이 매우 낮아 광흡수율이 높은 진성 반도체 재질의 광흡수층을 P형과 N형 반도체 사이에 삽입한 PIN구조를 갖는다.
일반적인 박막 태양 전지의 구조는 기판 위에 전면 투명 전도막, PIN막, 후 면 반사 전극막 순으로 증착된다. 이와 같은 구조에서 태양광은 전면 투명 전도막을 통과하여 광흡수층에서 흡수되고, 흡수가 되지 않고 광흡수층을 통과한 빛은 후면 반사 전극막에서 반사되어 다시 흡수되도록 한다.
태양 전지의 광흡수층이 수 마이크론 이하의 박막형으로 제조될 경우 태양광을 모두 흡수하지 못하고 투과에 의한 전류밀도 손실이 생긴다. 따라서, 전면 투명 전도막 및 후면 반사 전극을 이용한 광 산란/포획(Light Scattering/Trapping) 기술이 태양 전지의 효율을 결정하는 중요한 요소가 된다.
태양 전지의 효율을 높이기 위한 방법으로 투명 전도막에 텍스처링 공정을 적용할 수 있다. 또한, 빛의 경로를 더 증가시켜서 광효율을 향상시키기 위해 후면 전극막과 N층 사이에 텍스처링된 투명 전도막을 형성할 수 있다.
그러나, 후면 전극막과 광흡수층 사이에 투명 전도막을 텍스처링하면, 공정이 복잡해지고 메탈에 비해 전기 전도도가 낮은 투명 전도막으로 인해 광효율이 오히려 감소할 수 있다. 또한, 층간 접촉하는 계면이 증가함에 따라 디펙트(Defect)가 발생할 수 있는 가능성이 증가한다.
따라서, 본 발명이 해결하고자 하는 과제는 공정을 단순화하고, 전기 전도도의 감소 없이 후면 전극막의 반사도를 증가시킴으로써 광흡수량을 최대화할 수 있는 태양 전지 및 그 제조 방법을 제공하는데 있다.
본 발명의 한 실시예에 따른 태양 전지 제조 방법은 기판 위에 투명 전도막을 증착하는 단계, 상기 투명 전도막을 패터닝하는 단계, 상기 패터닝된 투명 전도막 위에 차례로 적층되어 있는 P층, I층 및 N층을 포함하는 반도체층을 형성하는 단계, 상기 반도체층을 패터닝하는 단계, 상기 패터닝된 반도체층 위에 메탈 파우더를 도포하는 단계, 상기 메탈 파우더가 도포된 상기 반도체층 위에 후면 전극막을 형성하는 단계, 그리고 상기 후면 전극막 및 상기 반도체층을 패터닝하는 단계를 포함한다.
상기 메탈 파우더를 도포하는 단계는 상기 메탈 파우더가 상기 패터닝된 반도체층의 상부면 및 측벽을 덮는다.
상기 메탈 파우더는 은(Ag), 알루미늄(Al), 티타늄(Ti) 및 이들의 합금 중에 어느 하나를 사용한다.
상기 메탈 파우더의 입자 크기는 50nm 내지 5㎛인 것을 사용한다.
상기 메탈 파우더를 휘발성 용매에 분산시켜 용액(Solution), 페이스트(Paste), 잉크(Ink) 형태로 상기 반도체층 위에 도포한다.
상기 메탈 파우더를 도포하는 단계는 스핀 코팅(Spin Coating), 스틸 코팅(Slit coating), 스프레이(Spray)법, 스크린 프린팅(Screen Printing), 잉크 젯(Ink-Jet)법, 그라비어(Gravure) 인쇄법, 오프셋(Off-Set) 인쇄법, 디스펜싱(Dispensing)법 중에 어느 하나를 사용한다.
상기 메탈 파우더를 도포하는 단계는 상기 메탈 파우더와 양수성 용매 또는 계면 활성제를 혼합하여 상기 반도체층 위에 도포한다.
상기 양수성 용매 또는 상기 계면 활성제는 에탄올, 메탄올, 아세톤, 이소프로필 알코올, N-메틸피롤리돈(N-methyl pyrrolidone; NMP), 시클로펜타논(Cyclopentanone), 시클로헥사논(Cyclohexanone) 중에 하나를 사용한다.
상기 메탈 파우더를 도포하는 단계 이전에 상기 반도체층에 플라스마를 조사하여 상기 반도체층 표면에 요철을 형성하는 단계를 더 포함한다.
상기 메탈 파우더를 도포하는 단계 이전에 상기 반도체층을 열처리하는 단계를 더 포함한다.
상기 열처리하는 단계는 200도 이하의 온도에서 30분 이하의 시간 동안 수행된다.
상기 메탈 파우더를 도포하는 단계 이전에 상기 반도체층 위에 접착제를 도포하는 단계를 더 포함한다.
상기 투명 전도막을 패터닝하는 단계 이전에 상기 투명 전도막 상부면을 텍스처링하는 단계를 더 포함한다.
본 발명의 다른 실시예에 따른 태양 전지 제조 방법은 기판 위에 투명 전도막을 증착하는 단계, 상기 투명 전도막을 패터닝하는 단계, 상기 패터닝된 투명 전도막 위에 차례로 적층되어 있는 P층, I층 및 N층을 포함하는 반도체층을 형성하는 단계, 상기 반도체층 위에 메탈 파우더를 도포하는 단계, 상기 반도체층을 패터닝하는 단계, 상기 패터닝된 반도체층 위에 후면 전극막을 형성하는 단계, 그리고 상기 후면 전극막 및 상기 반도체층을 패터닝하는 단계를 포함한다.
상기 투명 전도막을 패터닝하는 단계 이전에 상기 투명 전도막 상부면을 텍스처링하는 단계를 더 포함한다.
상기 메탈 파우더를 도포하는 것은 상기 메탈 파우더와 양수성 용매 또는 계면 활성제를 혼합하여 상기 반도체층 위에 도포한다.
상기 양수성 용매 또는 상기 계면 활성제는 에탄올, 메탄올, 아세톤, 이소프로필 알코올, N-메틸피롤리돈(N-methyl pyrrolidone; NMP), 시클로펜타논(Cyclopentanone), 시클로헥사논(Cyclohexanone) 중에 하나를 사용한다.
본 발명의 또 다른 실시예에 따른 태양 전지는 기판, 상기 기판 위에 적층되어 있는 투명 전도막, 상기 투명 전도막 위에 차례로 적층되어 있는 P층, I층, N층을 구비하는 반도체층, 상기 반도체층 위에 도포되어 있는 메탈 파우더, 상기 반도 체층에 형성되어 있는 콘택홀, 그리고 상기 콘택홀을 채우고, 상기 반도체층 위에 형성되어 있는 후면 전극막을 포함한다.
상기 콘택홀에 의해 노출된 상기 반도체층의 측벽에 상기 메탈 파우더가 형성되어 있다.
상기 메탈 파우더는 금, 알루미늄, 티타늄 및 이들의 합금 중에 어느 하나로 형성되어 있다.
상기 메탈 파우더는 양수성 용매 또는 계면 활성제와 혼합되어 상기 반도체층에 도포되어 있다.
상기 반도체층 및 상기 후면 전극막 사이에 형성되어 있는 투명 전도막을 더 포함하고, 상기 투명 전도막 상부면이 텍스처링되어 있다.
본 발명의 또 다른 실시예에 따른 태양 전지는 기판, 상기 기판 상에 적층되어 있는 반사 전극막, 상기 반사 전극막 위에 도포되어 있는 메탈 파우더, 상기 메탈 파우더가 도포된 상기 반사 전극막 위에 차례로 적층되어 있는 N층, I층, P층을 구비하는 반도체층, 그리고 상기 반도체층 위에 적층되어 있는 후면 전극막을 포함한다.
상기 반사 전극막과 상기 메탈 파우더 사이에 형성되어 있는 투명 전도막을 더 포함한다.
상기 후면 전극막 위에 형성되어 있는 연결 전극을 더 포함한다.
이와 같이 본 발명에 따르면, 광흡수층 위에 메탈 파우더를 도포하여 후면 반사 전극의 반사도를 증가시키고, 측면으로 흡수되는 빛의 반사도 또한 증가시켜 광흡수량을 최대화할 수 있다.
첨부한 도면들을 참조하여 본 발명의 바람직한 실시예들을 상세히 설명하기로 한다. 그러나, 본 발명은 여기서 설명되는 실시예에 한정되지 않고 다른 형태로 구체화될 수도 있다. 오히려, 여기서 소개되는 실시예들은 개시된 내용이 철저하고 완전해질 수 있도록 그리고 당업자에게 본 발명의 사상이 충분히 전달될 수 있도록 하기 위해 제공되는 것이다.

도 1 내지 도 7은 본 발명의 한 실시예에 따른 태양 전지의 제조 방법을 나타내는 단면도들이다.
먼저, 도 1에 나타낸 바와 같이, 기판(100) 위에 투명 전도막(110)을 증착하고, 그 표면을 텍스처링(Texture)한다. 투명 전도막(110)은 SnO2, ZnO:Al, ZnO:B, ITO(Indium Tin Oxide), IZO(Indium Zinc Oxide) 등으로 형성할 수 있다. 투명 전도막(110)의 표면을 텍스처링하는 것은 태양광이 입사하는 표면에서의 광반사를 줄여서 태양 전지 내부로 유효광의 흡수량을 증가시기 위한 목적으로 투명 전도막(110) 표면을 울퉁불퉁하게 직물의 표면처럼 형성할 수 있다.
다음, 도 2에 나타낸 바와 같이, 투명 전도막(110)을 레이저 스크라이빙(Laser Scribing)하여 패터닝한다.
다음, 도 3에 나타낸 바와 같이, 패터닝된 투명 전도막(110) 위에 P층(130), I층(140), N층(150)을 차례로 증착하여 반도체층(200)을 형성한다. P층(130), I층(140)과 N층(150)은 플라스마 강화 화학 기상 증착 방법(Plasma Enhanced Chemical Vapor Deposition, PECVD)으로 증착할 수 있다.
다음, 도 4에 나타낸 바와 같이, 반도체층(200) 위에 메탈 파우더(160)를 도포한다.
메탈 파우더(160)를 도포하는 방법은 스핀 코팅(Spin Coating), 스틸 코팅(Slit coating), 스프레이(Spray)법, 스크린 프린팅(Screen Printing), 잉크 젯(Ink-Jet)법, 그라비어(Gravure) 인쇄법, 오프셋(Off-Set) 인쇄법, 디스펜싱(Dispensing)법 중에 어느 하나를 사용할 수 있다. 상기 방법들을 이용하여 메탈 파우더(160)를 반도체층(200)에 도포하기 위해, 메탈 파우더(160)와 다른 막들에 영향을 주지 않는 휘발성이 강한 용매(Solvent)에 메탈 파우더(160)를 분산시켜 솔루션(Solution), 페이스트(Paste), 잉크(Ink) 형태로 반도체층(200)을 도포할 수 있다.
메탈 파우더(160)를 반도체층(200)에 도포하기 위한 분산제로 양수성 용매 또는 계면 활성제를 사용할 수 있다. 상기 양수성 용매 또는 상기 계면 활성제는 친수성과 소수성을 동시에 보유한 물질로 그 주변 환경에 따라서 특성을 갖게 되는 물질이다.
상기 양수성 용매 또는 상기 계면 활성제는 에탄올, 메탄올, 아세톤, 이소프로필 알코올, N-메틸피롤리돈(N-methyl pyrrolidone; NMP), 시클로펜타논(Cyclopentanone), 시클로헥사논(Cyclohexanone) 등일 수 있다. 이 가운데 N-메틸피롤리돈(N-methyl pyrrolidone; NMP), 시클로펜타논(Cyclopentanone), 시클로헥사논(Cyclohexanone)을 사용하는 것이 가장 바람직하다.
이 때, 상기 양수성 용매 또는 상기 계면 활성제가 친수성 용매로 작용할 수 있고, 메탈 파우더(160)가 친수성 용매와 혼합하여 메탈 파우더(160)의 표면을 상기 친수성 용매가 감싸게 하여 반도체층(200) 표면에 흡착이 잘 이루어질 수 있도록 하고, 메탈 파우더(160)가 서로 응집되지 않도록 할 수 있다.
메탈 파우더(160)와 반도체층(200) 사이의 흡착을 향상시키기 위해 다음과 같은 방법을 적용할 수 있다.
메탈 파우더(160)를 도포하기 전에 반도체층(200)을 수소 또는 아르곤 플라스마를 조사하여 반도체층(200) 표면에 요철을 형성할 수 있다.
반도체층(200) 및 메탈 파우더(160)와의 상호 반응이 없는 부착 촉진제(Adhesion Promotor) 또는 첨가제(Additive) 등을 사용하여 부착력을 향상시킬 수 있다.
또한, 메탈 파우더(160)를 도포하기 전에 200도 이하의 낮은 온도에서 30분 이하의 짧은 시간 동안 반도체층(200)을 열처리하여 부착력을 높일 수 있다. 이 방법은 막질의 변화없이 막을 안정화시키고, 저항을 감소시키는 부가적인 효과도 얻을 수 있다.
단순히 입자 표면의 거칠기(Roughness)가 큰 메탈 파우더(160)를 사용하여 부착력을 향상시키고, 상기 방법과 함께 사용하여 부착력을 극대화할 수 있다. 구체적으로, 메탈 파우더(160)는 전기 전도도 및 반사도가 우수한 은(Ag), 알루미늄(Al), 티타늄(Ti) 및 이들의 합금 중에 어느 하나를 사용할 수 있다. 메탈 파우더(160)의 입자 크기는 50nm 내지 5㎛까지 고르게 분포되어 넓은 파장의 영역의 빛을 고르게 반사시켜 줄 수 있도록 한다.
다음, 도 5에 나타낸 바와 같이, P층(130), I층(140), N층(150)이 차례로 적층된 반도체층(200)과 메탈 파우더(160)를 레이저 스크라이빙(Laser scribing)하여 패터닝한다. 패터닝하기 전에 반도체층(200) 위에 투명 전도막(미도시)을 형성하고 상기 투명 전도막의 상부면을 텍스처링할 수 있다.
다음 도 6에 나타낸 바와 같이, 반도체층(200) 위에 후면 전극막(170)을 증착한다. 여기서, 후면 전극막(170)은 2000Å 내지 4000Å의 두께로 형성할 수 있다.
이후, 도 7에 나타낸 바와 같이, 후면 전극막(170) 및 반도체층(200)을 레이저 스크라이빙(Laser scribing)하여 패터닝한다.
상기와 같은 방법으로 제조된 태양 전지는 후면 투명 전도막의 증착 및 텍스 처링(Texturing) 공정 없이 후면 반사 전극막의 반사도를 극대화시킬 수 있다. 메탈 파우더(160)가 부착된 부분에서 난반사가 일어나기 때문에 빛의 경로를 증가시킬 수 있다.
도 8 내지 도 11은 본 발명의 다른 실시예에 따른 태양 전지의 제조방법을 나타내는 단면도들이다.
도 1 내지 도 3을 다시 참조하면, 본 발명의 다른 실시예에 따른 태양 전지의 제조 방법은 먼저, 기판(100) 위에 투명 전도막(110)을 증착하고, 텍스처링(Texturing)하여 그 표면이 울퉁불퉁하게 직물의 표면처럼 형성하여 빛의 흡수율을 증가시킬 수 있다.
다음, 투명 전도막(110)을 레이저 스크라이빙(Laser Scribing)하여 패터닝한다.
다음, 패터닝된 투명 전도막(110) 위에 P층(130), I층(140), N층(150)을 차례로 증착하여 반도체층(200)을 형성한다. P층(130), I층(140)과 N층(150)은 플라스마 강화 화학 기상 증착 방법(Plasma Enhanced Chemical Vapor Deposition, PECVD)으로 증착할 수 있다.
다음, 도 8에 나타낸 바와 같이, P층(130), I층(140), N층(150)이 차례로 적층된 반도체층(200)을 레이저 스크라이빙(Laser scribing)하여 패터닝한다. 패터닝하기 전에 반도체층(200) 위에 투명 전도막(미도시)을 형성하고, 상기 투명 전도막 상부면을 텍스처링할 수 있다.
다음, 도 9에 나타낸 바와 같이, 패터닝된 반도체층(200) 위에 메탈 파우 더(160)를 도포한다. 이 때, 메탈 파우더(160)는 패터닝된 반도체층의 상부면 및 측벽을 덮는다.

이후, 도 11에 나타낸 바와 같이, 후면 전극막(170) 및 반도체층(200)을 레이저 스크라이빙(Laser scribing)하여 패터닝한다.
상기와 같은 방법으로 제조된 태양 전지는 광흡수층인 반도체층(200)의 측면에도 메탈 파우더(160)가 부착되어 수직으로 들어오는 빛 뿐만 아니라, 측면에서 들어오는 빛, 그리고 내부에서 반사가 이루어진 빛까지도 다시 한번 반사된다. 따라서, 흡수된 빛의 경로가 증가함에 따라 광흡수가 더 잘 일어나게 되고 광효율이 향상된다. 게다가 후면 투명 전도막의 증착이 없이도 고효율 반사층을 형성하기 때문에 공정 수를 줄여 공정 단가를 줄일 수 있고, 후면 투명 전도막의 낮은 전기 전도도와 추가 계면의 발생으로 인해 생기는 접촉 저항에 의한 손실을 막을 수 있다.
도 7 및 도 11을 다시 참조하여 본 발명의 또 다른 실시예에 따른 태양 전지를 설명하기로 한다.
도 7에 나타낸 바와 같이 기판((100) 위에 투명 전도막(110)이 적층되어 있다. 투명 전도막(110) 상부면은 텍스처 구조를 가질 수 있다. 투명 전도막(110) 위에 차례로 적층되어 있는 P층, I층, N층을 구비하는 반도체층(200)이 형성되어 있다. 반도체층(200) 위에 메탈 파우더(160)가 도포되어 있다. 반도체층(200)이 패터닝되어 콘택홀(165)이 형성되어 있다. 반도체층(200) 위에 후면 전극막(170)이 콘택홀(165)을 채우고 형성되어 있다.
도 11을 참조하면, 도 7에서 나타낸 바와 달리 콘택홀(165)에 의해 노출된 반도체층(200)의 측벽에 메탈 파우더(160)가 형성되어 있다. 이로 인해, 측면에서 들어오는 빛까지도 반사하여 광효율을 증가시킬 수 있다.
본 발명의 실시에에 따른 태양 전지는 유리 기판을 사용한 TCO/P-I-N/메탈(metal) 구조의 수퍼스트레이트(Superstrate)형 뿐만 아니라 주로 불투명한 금속판을 이용한 메탈(metal)/N-I-P/TCO/그리드(grid) 구조의 서브스트레이트(Substrate)형에 적용될 수도 있다. 서브스트레이트(Substrate)형 태양 전지에서 메탈과 N층 사이에 메탈 파우더를 형성하여 반사막의 반사도를 증가시킬 수 있다.
이상에서 본 발명의 바람직한 실시예에 대하여 상세하게 설명하였지만 본 발명의 권리범위는 이에 한정되는 것은 아니고 다음의 청구범위에서 정의하고 있는 본 발명의 기본 개념을 이용한 당업자의 여러 변형 및 개량 형태 또한 본 발명의 권리범위에 속하는 것이다.

- 기판 위에 투명 전도막을 증착하는 단계,상기 투명 전도막을 패터닝하는 단계,상기 패터닝된 투명 전도막 위에 차례로 적층되어 있는 P층, I층 및 N층을 포함하는 반도체층을 형성하는 단계,상기 반도체층 위에 메탈 파우더를 도포하는 단계,상기 반도체층을 패터닝하는 단계,상기 패터닝된 반도체층 위에 후면 전극막을 형성하는 단계, 그리고상기 후면 전극막 및 상기 반도체층을 패터닝하는 단계를 포함하는 태양 전지 제조 방법.
- 제14항에서,상기 투명 전도막을 패터닝하는 단계 이전에상기 투명 전도막 상부면을 텍스처링하는 단계를 더 포함하는 태양 전지 제조 방법.
- 제14항에서,상기 메탈 파우더를 도포하는 것은상기 메탈 파우더와 양수성 용매 또는 계면 활성제를 혼합하여 상기 반도체층 위에 도포하는 태양 전지 제조 방법.
- 제16항에서,상기 양수성 용매 또는 상기 계면 활성제는 에탄올, 메탄올, 아세톤, 이소프로필 알코올, N-메틸피롤리돈(N-methyl pyrrolidone; NMP), 시클로펜타논(Cyclopentanone), 시클로헥사논(Cyclohexanone) 중에 하나를 사용하는 태양 전지 제조 방법.
- 기판,상기 기판 위에 적층되어 있는 투명 전도막,상기 투명 전도막 위에 차례로 적층되어 있는 P층, I층, N층을 구비하는 반도체층,상기 반도체층 위에 도포되어 있는 메탈 파우더,상기 반도체층에 형성되어 있는 콘택홀, 그리고상기 콘택홀을 채우고, 상기 반도체층 위에 형성되어 있는 후면 전극막을 포 함하는 태양 전지.
- 제18항에서,상기 콘택홀에 의해 노출된 상기 반도체층의 측벽에 상기 메탈 파우더가 형성되어 있는 태양 전지.
- 제19항에서,상기 메탈 파우더는 금, 알루미늄, 티타늄 및 이들의 합금 중의 어느 하나로 형성되어 있는 태양 전지.
- 제20항에서,상기 메탈 파우더는 양수성 용매 또는 계면 활성제와 혼합되어 상기 반도체층에 도포되어 있는 태양 전지.
- 제18항에서,상기 반도체층 및 상기 후면 전극막 사이에 형성되어 있는 투명 전도막을 더 포함하고, 상기 투명 전도막 상부면이 텍스처링되어 있는 태양 전지.
- 기판,상기 기판 상에 적층되어 있는 반사 전극막,상기 반사 전극막 위에 도포되어 있는 메탈 파우더,상기 메탈 파우더가 도포된 상기 반사 전극막 위에 차례로 적층되어 있는 N층, I층, P층을 구비하는 반도체층, 그리고상기 반도체층 위에 적층되어 있는 후면 전극막을 포함하는 태양 전지.
- 제23항에서,상기 반사 전극막과 상기 메탈 파우더 사이에 형성되어 있는 투명 전도막을 더 포함하는 태양 전지.
- 제23항에서,상기 후면 전극막 위에 형성되어 있는 연결 전극을 더 포함하는 태양 전지.
