본 발명은 포토리소그래피에 관한 것으로서, 보다 상세하게는 반도체 소자의 포토마스크 형성방법에 관한 것이다. The present invention relates to photolithography, and more particularly, to a method of forming a photomask of a semiconductor device.
반도체 소자의 집적도가 높아지면서 디자인 룰(design rule)이 감소하면서 웨이퍼 상에 형성되는 패턴의 크기 또한 미세해지고 있다. 이러한 미세한 패턴을 형성하기 위해 포토마스크를 형성하는 포토리소그래피(photolithography) 공정이 이용되고 있다. 이 포토마스크는 일반적으로 기판 위에 광차단막을 형성한 다음, 이를 원하는 패턴으로 식각하여 투과광이 기판만을 통과하여 웨이퍼 위에 전사될 수 있도록 한 바이너리 마스크(Binary Mask)를 사용하여 왔다. 그러나 반도체 소자의 집적도가 높아지면서 바이너리 마스크보다 미세한 패턴을 웨이퍼 상에 형성할 수 있는 마스크가 요구되고 있다. 이에 따라 수%의 투과율을 갖는 위상 반전 물질을 이용하여 보다 미세한 패턴을 웨이퍼 상에 형성할 수 있는 하프톤 위상반전 마스크(Half-tone Phase Shift Mask)가 개발되어 적용되고 있다.
