Abstract
포토 다이오드 및 이를 채용한 이미지센서가 개시되어 있다. 개시된 포토 다이오드는, p형 반도체 실리사이드와 n형 반도체 실리사이드가 접합된 구조이며, 이를 채용한 이미지센서는 광전변환을 일으키는 수광부와 수광부에서 발생하는 신호를 출력부까지 전송하는 신호전송부가 기판에 집적되어 있는 이미지센서로서, 수광부가 반도체 실리사이드로 형성된 포토 다이오드를 포함한다.

본 발명은 포토 다이오드 및 이를 채용한 이미지센서에 관한 것으로, 더욱 상세하게는, 반도체 실리사이드를 이용한 포토 다이오드 및 이를 채용한 이미지센서에 관한 것이다.
이미지센서는 빛을 감지하여 전기적인 신호로 변환하는 광전 변환 소자이다. 일반적인 이미지센서는 반도체 기판 상에 행렬로 배열되는 복수개의 화소들을 구비한다. 각각의 화소는 포토 다이오드 및 트랜지스터들을 구비한다. 반도체 기판 상의 반도체 층과 포토 다이오드는 외부로부터 빛을 감지하여 광전하를 생성한다. 생성된 광전하는 포토 다이오드에 모인다. 그리고, 트랜지스터들은 생성된 광전하의 전하량에 따른 전기적인 신호를 출력한다.
최근 들어, 이러한 이미지센서는, 고화소화를 구현하기 위해 한 화소의 사이즈가 1.1μm 이하가 될 정도로 미세화되고 있다. 그러나, 고화소 이미지센서는 화소의 사이즈가 매우 작게 됨에 따라 광량이 저하되는 문제점이 있다. 특히, 동일 평면상에 수광부와 신호 처리를 위한 CMOS(상보성금속산화물반도체, Complimentary Metal Oxide Semiconductor)가 형성되는 종래의 CMOS 이미지센서(CMOS Image Sensor)의 경우, 필 팩터(fill factor)가 크지 않아 화소 사이즈가 작아짐에 따라 발생하는 감도 저하의 문제가 더욱 심각할 수 있다. 이미지센서의 수광부에 비정질 Si계 포토 다이오드를 사용함으로써, 이와 같은 감도 저하의 문제를 해결하고자 하였으나, Si 자체의 가시광 흡수 계수의 한계로 인해 이미지센서에 적용하는데에는 한계가 있다.
본 발명은, 상술한 종래의 이미지센서에서 사용되는 수광부의 문제점을 개선하기 위해 안출된 것으로, 가시광 흡수 계수가 향상된 수광 재료를 이용하여 광량 감소 문제가 개선된 이미지센서를 제공하는 것을 목적으로 한다.
상기의 목적을 달성하기 위하여, 본 발명에 따른 포토 다이오드는 p형 반도체 실리사이드와 n형 반도체 실리사이드가 접합된 구조를 특징으로 한다.
또한, 상기의 목적을 달성하기 위하여, 본 발명에 따른 이미지센서는, 광전변환을 일으키는 수광부와 수광부에서 발생하는 신호를 출력부까지 전송하는 신호전송부가 기판에 집적되어 있는 것으로서, 상기 수광부는 상술된 포토 다이오드를 포함한다.
여기서, 반도체 실리사이드는 FeSi2, Ru2Si3, Os2Si3, 또는 Ir3Si5인 것이 바람직하다.
상기 포토 다이오드는 p형 반도체 실리사이드와 n형 반도체 실리사이드 사이에 i층이 개재된 핀(pin) 구조일 수 있다.
이때, i층은 절연성 비정질 실리콘(a-Si)을 포함할 수 있다.
상기 신호전송부는 CMOS를 포함할 수 있다.
이때, 상기 수광부는 상기 신호처리부의 상부에 위치할 수 있다.
상기 신호전송부는 CCD를 포함할 수 있다.
이하, 첨부된 도면을 참조하여 본 발명의 바람직한 실시예에 따른 이미지센서를 상세히 설명하기로 한다.
먼저 표 1과 도 1을 참조하여, 본 발명의 포토 다이오드에 사용될 수 있는 반도체 실리사이드(semiconductor silicide)에 대해 상세히 설명한다.

일반적으로 PN접합부에는 전위 장벽이 있어서, 여기에 에너지 밴드 갭(Eg)보다 더 큰 에너지를 갖는 빛이 조사되면, 전자는 전도대에 끌어올려지면서, 광전하가 생성되게 된다. 표 1을 참조하면, FeSi2, Ru2Si3, Os2Si3 또는 Ir3Si5와 같은 직접 천이형 반도체 실리사이드는 그 에너지밴드 갭이 가시광선 대역에 적당하여, 이를 수광재료로 사용하면 간접 천이형인 Si과 대비할 때 우수한 광 특성이 예상된다. 이는 도 1을 통해서 확인할 수 있다. 가시광 대역을 포함하는 0.38μm ~ 0.8μm 구간을 살펴보면, 이러한 직접천이형 반도체 실리사이드가 현재 CMOS 이미지센서의 수광부로 사용되고 있는 Si에 비해 약 20배에서 100배까지 큰 광 흡수 계수를 가짐을 알 수 있다. 나아가, FeSi2나 Ir3Si5는 근적외선의 일부 대역에서도 높은 광 흡수 계수를 보여준다. 본 발명은 이러한 직접천이형 반도체 실리사이드를 이용한 포토 다이오드 및 이미지 센서이다.
도 2는 본 발명의 실시예에 따른 이미지센서의 개략적인 단면도를 나타낸다.
도 2를 참조하면, 본 실시예의 이미지센서(100)는 기판(110)과, 기판위에 마련된 배선층(130)과, 배선층(130) 위에 마련된 수광부인 포토 다이오드(150)와, 포토 다이오드(150)를 덮는 투명 전극(180)을 포함한다. 기판(110)은 예를 들어, 통상적인 실리콘 기판, 산화층과 같은 절연층을 구비한 SOI(Silicon On Insulator) 기판 등이 사용될 수 있다. 배선층(130)은 포토 다이오드(150)와 기판(110)를 전기적으로 연결하는 층으로, 적어도 하나의 절연층과, 비아홀(via hole)(135)을 포함하는 배선구조를 갖는다. 기판(110)에는 포토 다이오드(150)에서 발생하는 신호를 출력부까지 전송하는 CMOS 신호전송부(미도시)가 집적되어 있다.
본 실시예의 포토 다이오드(150)는 n층(151)와 p층(155) 사이에 i층(153)이 개재된 핀(pin) 구조이다. n층(151)과 p층(155)가 적층 위치가 서로 뒤바뀔 수 있다. n층(151)과 p층(155)은 반도체 실리사이드에 n형 불순물이나 p형 불순물이 첨가되어 형성된다. 이러한 반도체 실리사이드로 표 1과 도 1을 참조하여 설명한 바와 같이 FeSi2, Ru2Si3, Os2Si3, 또는 Ir3Si5가 이용될 수 있다. i층(153)은 불순물이 첨가되지 않은 진성 층(intrinsic layer)을 의미하며, 절연성 비정질 실리콘(insulating amorphorous Silicon) 등으로 형성될 수 있다. 이와 같은 구조는 종래의 핀 포토 다이오드에서 p형 반도체와 n형 반도체를 반도체 실리사이드로 대체한 구조이다. 본 실시예의 이미지센서(100)는, 이와 같이 반도체 실리사이드의 높은 광 흡수 계수를 이용함으로써, 광감도가 향상되고, 다이나믹 레인지가 넓을 수 있다. 나아가, 본 발명의 포토 다이오드(150)를 채용하는 경우, 기존의 Si 수광부에 비해 얇은 두께로 수광부를 형성하더라도 동일한 광감도를 구현할 수 있게 된다.
핀 구조의 포토 다이오드(150)는 단순 pn 접합구조의 포토 다이오드보다 i층(153) 내에서의 높은 전계에 의한 전하의 이동이 향상될 수 있다. 그러나 본 발명의 포토 다이오드는 이러한 핀 포토 다이오드에 한정되지 않고, p형 반도체 실리사이드와 n형 반도체 실리사이드가 단순 pn 접합된 구조일 수도 있다.
n층(151)은 배선층(130) 위에 형성되며, 비아홀(135)에 전기적으로 접속된다. 이미지센서(100)는 다수의 단위 화소(pixel)(P1,P2)가 2차원적으로 배열되어 구성된다. 단위 화소는 적어도 하나의 포토 다이오드(150))로 이루어지므로, 단위 화소마다 적어도 하나의 비아홀(135)이 마련되어 있다. 비아홀(135)은 배선층(130)에 마련된 홀로서, 도전성이 좋은 금속이 충진되어 층간의 전기적 통로가 된다. 배선층(130)은 절연층을 복수개 가질 수 있다. 이 경우, 각 층을 관통하는 비아홀와 각 층간에 마련된 패턴된 도금 영역으로 배선 구조가 이루어질 수 있다.
투명 전극(180)은 예를 들어 ITO(Indium Tin Oxide, ITO)와 같은 투명한 도전성 물질로 형성된다. 투명 전극(180)은 복수개의 포토 다이오드(150)의 p층(155)에 공통적으로 접촉되어 공통 전극이 된다. 투명 전극(180)위에는 물리적 보호나, 전기적 절연 등을 위해 보호층(미도시)이 더 마련될 수도 있다.
외부의 빛에 의해 n층(151) 및 p층(155)에서 생성되는 전자와 전공 쌍은, 확산되어 공핍층에 해당되는 i층(153)에 이르게 되고, i층(153)에서 전계에 의해 가속되어 전자는 n층(151)으로 정공은 p층(155)으로 이동하게 된다. n층(151) 및 p층(155)에 축적된 전하는 배선층(130)을 통해 기판(110)에 마련된 CMOS 신호전송부로 전달된다.
CMOS 신호전송부가 포토 다이오드(150)에서 생성된 전기적 신호를 전송한다. 기판(110)에는 포토 다이오드(150)에서 발생하는 신호를 출력부까지 전송하는 CMOS 신호전송부가 집적되어 있다. 본 실시예는 CMOS 신호전송부가 마련된 기판 위에 배선층이 적층되고, 그 위에 포토 다이오드가 마련된 구조의 CMOS 이미지센서이다. 그러나, 신호전송부는 이미지센서의 방식에 따라 다르게 설계될 수 있으며, 이는 본 발명을 한정하지 않는다. 본 발명의 이미지센서(100)는 다양한 방식의 신호전송부가 가능하다. 가령, 신호전송부는 빛에 의해 발생한 전자를 각 화소 내에서 전압으로 변환한 후에 여러 CMOS 스위치를 통해 출력하는 CCD(전하결합소자, Charge Coupled Device)로 설계될 수도 있다.
본 실시예의 CMOS 신호전송부는 각 단위 화소마다 적어도 하나의 트랜지스터로 구성될 수 있다. 도 3은 CMOS 이미지센서의 단위 화소 회로도의 일례로서, 포토 다이오드(PD)와 4개의 NMOS 트랜지스터로 구성되는 단위 화소를 보이고 있다. 여기서 4개의 NMOS 트랜지스터로 구성된 회로가 CMOS 신호전송부에 해당되며, 이러한 CMOS 신호전송부는 기판(110) 상에 CMOS공정 기술을 이용하여 형성될 수 있다.
상기 4개의 NMOS 트랜지스터 중 트랜스퍼 트랜지스터(TX)는 핀드 포토 다이오드(PD)에서 생성된 광전하를 플로팅 확산 영역(FD)으로 전송하는 역할을 하고, 리셋 트랜지스터(RX)는 플로팅 확산 영역(FD)을 공급전압(VDD) 레벨로 리셋시켜 플로팅 확산 영역(FD)에 저장된 전하를 배출하는 역할을 한다. 드라이브 트랜지스터(DX) 및 선택 트랜지스터(SX)는 소스 팔로우(source follow)로서의 역할을 하며, 셀렉트 트랜지스터(SX)는 스위칭 및 어드레싱을 위한 것으로 픽셀 데이터 인에이블 신호를 받아 픽셀 데이터 신호를 출력으로 전송한다. 셀렉트 트랜지스터(SX)의 드레인 영역은 출력 전압(VOUT)을 출력하는 출력단(OUT)과 연결되어 있다. 도 3에서 "CFD" 는 플로팅 확산 영역(FD)이 갖는 커패시턴스를 나타낸다. 셀렉트 트랜지스터(SX)의 드레인 영역을 지나서는 CMOS를 구비하는 주변 회로부가 존재하게 된다.
다시 도 2를 참조하면, 본 실시예의 이미지센서(100)는 CMOS 신호전송부가 마련된 기판(100) 위에 배선층(130)이 적층되고, 그 위에 포토 다이오드(150)가 마련된 구조이다. 이와 같이 포토 다이오드(150)가 CMOS 신호전송부와 같은 평면상에 있지 않고, 배선층(130)에 의해 분리되어, CMOS 신호전송부가 배선층(130)의 하부에 있고, 포토 다이오드(150)가 배선층(130)의 상부에 있는 배치는, 종래의 CMOS 이미지센서와 다른 배치이다. 즉, 종래의 CMOS 이미지센서의 경우 포토 다이오드가 CMOS 신호전송부와 함께 깊은 곳에 위치하는 데 반하여, 본 실시예의 포토 다이오드(150)는 이미지센서(100)의 상부에 위치한다. 이와 같이 포토 다이오드(150)가 이미지센서(100)의 상부에 위치함에 따라 필 팩터가 큰 값을 가질 수 있다. 필 팩터는 단위 화소 면적에 대한 광전변환소자 면적의 비이다. 필 팩터가 클수록 동일 단위 화소 면적에 대해 빛의 양을 보다 충분히 확보할 수 있어, 이미지센서의 광감도가 커지고, 빛에 대한 다이내믹 레인지가 커질 수 있다.
따라서, 본 실시예는, 반도체 실리사이드를 포토 다이오드(150)의 수광재료로 사용하여 반도체 실리사이드의 높은 광 흡수 계수를 이용할 뿐만 아니라, 구조적으로도 포토 다이오드(150)에 들어오는 빛의 양을 보다 충분히 확보할 수 있어, 광량저하 문제가 심각할 수 있는 고화소 CMOS 이미지센서에 보다 적합하다.
나아가, 실리콘의 금속화합물인 실리사이드는, 기존의 Si CMOS공정에서 저저항 컨택으로 많이 사용되고 있는 것으로 Si 공정과의 친화성이 좋으며, 그 형성 및 집적 기술이 당해 분야에 잘 알려져 있다. 따라서, 본 실시예와 같이 CMOS 이미지센서에 반도체 실리사이드를 적용하는 것은 CMOS 이미지센서의 제조공정을 크게 변경하지 않고 적용할 수 있어, 제조상 유리하다.
이상에서 설명한 바와 같이, 본 발명에 따른 포토 다이오드 및 이를 채용한 이미지센서는, 반도체 실리사이드의 높은 광 흡수 계수를 이용함으로써, 광감도가 향상되고, 다이나믹 레인지가 넓으며, 기존의 Si 수광부에 비해 얇게 수광부가 형성될 수 있다. 나아가, 반도체 실리사이드 수광부가 표면에 위치하는 경우, 필 팩터가 증가될 수 있어 감도가 더욱 향상될 수 있다.
이러한 본 발명인 포토 다이오드 및 이를 채용한 이미지센서는 이해를 돕기 위하여 도면에 도시된 실시예를 참고로 설명되었으나, 이는 예시적인 것에 불과하 며, 당해 분야에서 통상적 지식을 가진 자라면 이로부터 다양한 변형 및 균등한 타 실시예가 가능하다는 점을 이해할 것이다. 따라서, 본 발명의 진정한 기술적 보호 범위는 첨부된 특허청구범위에 의해 정해져야 할 것이다.
Claims (8)
- p형 반도체 실리사이드와 n형 반도체 실리사이드가 접합된 구조를 특징으로 하는 포토 다이오드.
- 제1항에 있어서,상기 반도체 실리사이드는 FeSi2, Ru2Si3, Os2Si3, 또는 Ir3Si5인 것을 특징으로 하는 포토 다이오드.
- 제1항에 있어서,상기 p형 반도체 실리사이드와 n형 반도체 실리사이드 사이에 i층이 개재된 핀(pin) 구조인 것을 특징으로 하는 포토 다이오드.
- 제3항에 있어서,상기 i층은 절연성 비정질 실리콘(a-Si)을 포함한 것을 특징으로 하는 포토 다이오드.
- 광전변환을 일으키는 수광부와 수광부에서 발생하는 신호를 출력부까지 전송하는 신호전송부가 기판에 집적되어 있는 이미지센서에 있어서,상기 수광부는 제1항 내지 제4항 중 어느 한 항의 포토 다이오드를 포함하는 것을 특징으로 하는 이미지센서.
- 제5항에 있어서,상기 신호전송부는 CMOS를 포함한 것을 특징으로 하는 이미지센서.
- 제6항에 있어서,상기 포토 다이오드와 상기 신호전송부 사이에는 배선층이 마련되어,상기 수광부는 상기 신호처리부의 상부에 위치하는 것을 특징으로 하는 이미지센서.
- 제5항에 있어서,상기 신호전송부는 CCD를 포함하는 것을 특징으로 하는 이미지센서.
