본 발명에 따르면 가열 냉각용 및 발전용 박막형 열전모듈의 제작에서 기존에 p형 및 n형 박막을 별도로 증착하던 공정을 피할 수 있다. 기존에는 두 개의 기판위에 금속전극 패턴을 먼저 형성시키고, 한쪽에는 p형 열전반도체, 다른 한쪽에는 n형을 성장시켜 서로 결합시키거나 아니면 포토레지스터로 p형 및 n형이 증착될 자리를 구분하여 두 번에 걸쳐서 성장함으로 p-n 접합을 형성 시키고 있다. 이러한 기존의 공정은 복잡할 뿐만 아니라 저온 공정 및 금속패드 위에 열전반도체가 형성됨으로 열전 반도체의 우수한 특성을 기대 하기 어렵다. 본 발명에 따르면 p형 및 n형 열전반도체를 가운데 절연층을 두고 한꺼번에 성장시킴으로써 종래의 방법에 비해 공정이 단순하며 또한 다층박막 성장 시 고온공정을 사용하는 것이 가능하며 성장 후 고온에서 열처리를 통한 열전 반도체의 특성향상을 기대할 수 있다.According to the present invention it is possible to avoid the process of separately depositing the p-type and n-type thin film in the manufacture of the thin film type thermoelectric module for heating and cooling.
