Abstract
Description
In the case of wet reaction baths for chemical reactions, various methods have been applied to improve reaction characteristics. Method of maintaining the concentration and temperature of the reaction solution, method of circulating the reaction liquid through the circulation pump, using a magnetic stirrer, equipped with a condenser to reduce the concentration change due to the evaporated solution Methods. However, these methods are mostly a method of improving only the reaction characteristics, and thus there is a limitation in removing bubbles which are formed on the surface of the reaction substrate during the reaction and act as the reaction prevention film. In general, the surface tension and the Vander Waals force are most important for bubbles adsorbed on the substrate surface. There is a limit to the above conventional method only for removing or removing bubbles having a size of several micrometers to several tens of micrometers adsorbed on the substrate surface from the surface.
In another conventional method, a method of supplying ultrasonic energy by mounting an ultrasonic oscillator under a wet reaction bath to remove bubbles generated on the surface of a substrate during chemical reaction to improve chemical reaction uniformity is used.
1A and 1B show schematic diagrams of a bubble removing device generated on a surface of a substrate using conventional ultrasonic waves. FIG. 1A shows a case where the direction 6 of the reactor plate is disposed perpendicular to the radial direction 7 of the ultrasonic oscillator 1 (a), and FIG. 1B shows that the direction of the reactor plate is horizontal to the radial direction of the ultrasonic oscillator. It shows the case where it was arranged. The reaction solution 2 and the reactor plate 4 are contained in the wet reactor 3, and the position of the ultrasonic oscillator is located below the bottom of the reactor and is disposed horizontally with the bottom surface. As shown in FIG. 1A, in the case of the reaction substrate positioned relatively vertically with the ultrasonic oscillator, energy is unevenly transmitted depending on the position of receiving the ultrasonic energy. Therefore, the bubbles 5 (a) present on the surface of the reactor plate are different in their degree of desorption depending on the relative position in the reactor plate. As shown in FIG. 1B, in the case of a reaction substrate positioned relatively horizontally with the ultrasonic oscillator, ultrasonic energy desorbs bubbles 5 (a) present on the surface of the reaction substrate evenly on the surface of the reaction substrate. The desorbed bubbles 5 (b) are resorbed (5 (c)) to the substrate placed in the horizontal direction by buoyancy. Therefore, the above-mentioned methods do not remove the bubbles smoothly, so that the bubbles are absorbed by chemicals. There is a problem in achieving uniformity and reproducibility of the chemical reaction by forming a local reaction mask (MicroMasking) that does not occur.
In the present invention, by mounting the ultrasonic vibrator on the side of the wet reaction tank to maintain the radial direction of the ultrasonic vibration and the direction of the reaction substrate in a perpendicular direction to increase the area of the ultrasonic energy uniformly transmitted to the substrate through the medium, By smoothing the flow of bubbles away from the surface of the substrate by vibration, solving the problem caused by bubbles generated on the surface of the substrate during chemical reaction-formation of a local reaction mask (MicroMasking)-to obtain a uniform and reproducible result. A method and apparatus that can be disclosed are disclosed.
In addition, in the present invention, ultrasonic energy from the vibrator is transferred through the liquid medium to easily remove bubbles generated on the surface of the substrate during chemical reaction, and locally stirred to the reaction part on the surface of the substrate by ultrasonic waves transmitted through the liquid medium. Disclosed is a method for improving the uniformity and reproducibility of the reaction result by making.

The ultrasonic energy transmitted by the ultrasonic vibrator through the liquid medium vibrates and accelerates the particles of the liquid to remove bubbles adsorbed on the substrate surface by the liquid particles accelerated by the ultrasonic energy.
The present invention is used in wet etching processes of silicon wafers used in semiconductor manufacturing processes, micro electro mechanical systems (MEMS) manufacturing processes, RF device manufacturing processes, chip packaging processes, as well as semiconductor devices and MEMS devices. Applicable to electrolytic plating and electroless plating processes.
Bubble generation in the wet reactor is clearly expressed in the following example.
In the wet etching process of a silicon wafer using an aqueous potassium hydroxide solution (KOH), the following reaction occurs.
Si + 2H2O +2OH-→SiO2(OH)2 2-+ H2 Si + 2H 2 O + 2OH - → SiO 2 (OH) 2 2- + H 2
At this time, the hydrogen gas (H 2 ) generated after the reaction is adsorbed on the surface of the reaction substrate (silicon wafer) and acts as a reaction mask (MicroMasking) to locally inhibit the reaction to reduce the uniformity and reproducibility of the wet etching of the silicon wafer. Play a role.
2 to 4 illustrate bubble removing devices generated on the surface of the substrate using ultrasonic waves provided by the present invention.
Figure 2 is a schematic diagram showing an embodiment of a bubble removing device generated on the surface of the substrate using the ultrasonic wave according to the present invention. The ultrasonic vibrator 1 (a) is mounted on the side of the wet reactor 3 so that the radial direction 7 of the ultrasonic vibration and the direction 6 of the reaction substrate are perpendicular to each other so that ultrasonic energy is uniformly transmitted to the substrate. The apparatus was shown to increase the area to efficiently desorb the bubbles 5 (a) generated on the surface of the substrate during the reaction so that the desorbed bubbles 5 (b) are removed from the surface of the substrate without being resorbed on the substrate surface.
Part of the hydrogen gas generated during the wet etching reaction of the silicon wafer rises to the surface of the reaction solution and thus to the surface of the solution, and part is adsorbed onto the substrate surface. Fine bubbles adsorbed on the substrate surface act as a reaction mask (MicroMasking).
Ultrasonic energy by the ultrasonic vibrator is transmitted through the liquid medium, and locally agitates the liquid medium near the substrate surface, so that the chemical reaction between the solution and the substrate occurs uniformly.
Bubbles dropped from the substrate surface by the ultrasonic energy transmitted through the liquid medium do not resorb to the reaction substrate surface again at the substrate surface perpendicular to the radial direction of the ultrasonic vibrator mounted on the side of the reaction vessel (parallel to the reaction vessel). To the surface of the solution to be removed.
3 and 4, different ultrasonic vibrators 1 (a), 1 (b), and 1 (c) having different frequencies are mounted on the side surface of the wet reactor 3 so that the radial direction of the ultrasonic vibration 7 can be achieved. And the direction 6 of the reactor plate are perpendicular to each other, thereby increasing the area where ultrasonic energy is uniformly transmitted to the substrate, thereby efficiently desorbing the bubbles 5 (a) generated on the surface of the substrate during the reaction, and desorbing the bubbles. An apparatus is shown in which (5 (b)) is removed from the substrate surface without being resorbed on the substrate surface.
In this case, the ultrasonic wave transmitted through the medium prevents the bubbles generated by the reaction from adsorbing to the surface of the substrate, and improves the local stirring function of the reaction liquid by applying ultrasonic vibrations of different frequencies sequentially so that deep and narrow grooves It is characterized by being applicable to the board | substrate which has a structure which there is.
In the present invention, by mounting the ultrasonic vibrator on the side of the wet reaction tank to easily remove the bubbles generated on the surface of the reaction substrate by the ultrasonic vibration transmitted through the liquid medium to eliminate the reaction prevention phenomenon caused by the bubbles, the substrate by the ultrasonic vibration By locally stirring the reaction part on the surface, there is an advantage that excellent reaction characteristics, reproducibility and uniformity can be ensured.
